ウム酸化物被膜を形成した電子及び光電子デバイスに係
る。
I半導体光電子デバイスの所望の特性を得る上で、重要
な役割を果す。高密度に、密着して堆積させた薄膜は、
光電子デバイスの発光又は受光面といった表面を、汚染
及び酸化から保護するために、必要である。光電子デバ
イスの量子効率を増すために、発光又は受光面には、反
射防止被膜(AR)が必要である。界面準位を介しての
キャリヤ再結合といった非発光エネルギー分散プロセス
を最小にするため、禁制帯中央付近の界面準位密度の低
い誘電体薄膜が必要で、特に発光面では必要である。キ
ャリヤ再結合は、レーザ端面において熱逸走とよばれる
プロセスを誘起し、特に高光パワーで動作している時、
デバイスの故障の原因となることが、知られている。反
転チャネル電界効果デバイスは、誘電体/半導体界面に
おいて、フェルミ準位をピンニングせず、禁制帯の中央
より下(p−チャネルデバイス)又は上(n−チャネル
デバイス)の界面準位の密度が低い誘電体薄膜を、必要
とする。更に、フラットバンド電圧の優れた再現性、小
さなフラットバンド電圧シフト及び小さな周波数分散を
示すヒステリシスのない容量−電圧特性が、必要であ
る。また、III−V電子デバイスの露出された状態を
保護するためにも、禁制帯中央付近の界面密度が低いこ
とが、必要である。

iNX 、SiNX Oy 、Y2 O3 安定化ZrO2 、ボロ
シリケートガラス及びガリウム酸化物が含まれる。Si
O2 及びSiNX 層は通常スパッタリングにより堆積さ
せ、それは半導体表面に損傷を発生させる。Al2 O3
又はZrO2 のような被膜の電子ビーム堆積は、所望の
屈折率のための適切な化学量論的組成を得る目的で、酸
素を加える必要がある。この条件のために、層を再現性
よく形成することが、困難になっている。
X Oy 及びボロシリケートガラス層は、誘電特性を有す
るように作製されるが、禁制帯中央付近で、フェルミレ
ベルをピンニングし、裸のIII−V半導体層上に堆積
させた時、1013cm-2eV-1以上の禁制帯中央の界面
準位を有する。液体又は乾式表面不活性化技術により、
あらかじめ処理されたGaAs試料上に堆積させた時、
禁制帯中央付近の界面準位密度は、7×1011cm-2e
V-1ないし1013cm-2eV-1の範囲である。熱応力下
での液体不活性化半導体/誘電体界面の長期間安定性
は、まだ調べられていない。更に、大きなヒステリシス
(少くとも数ボルト)、再現性のないフラットバンド電
圧シフト(少くとも数ボルト)、容量の大きな周波数分
散及び価電子帯又は伝導帯端近くの高い界面準位密度の
ため、まだIII−V半導体デバイスでは、反転型チャ
ネル電界効果デバイスの作製が、可能になっていない。
他方、H2 及びN2 プラズマであらかじめ処理したGa
As表面とともに、酸素ラジオ周波プラズマ中で堆積さ
せたガリウム酸化物薄膜は、1011cm-2eV-1よりか
なり低い禁制帯中央付近の状態密度の誘電体/GaAs
界面を、形成する。反転型チャネル電界効果デバイスの
実現は、この場合、大きなヒステリシス(22V)、再
現性のないフラットバンド電圧シフト(2ないし10
V)及び漏れの大きなガリウム酸化物薄膜によって、妨
げられてきた。
半導体表面、特にデバイスの信頼性改善のため、発光面
上に堆積させた時、保護のための適切な被覆と、禁制帯
中央付近の界面準位密度が低い光反射を実現することで
ある。III−V半導体基板上に、反転型チャネル実現
のために、電界効果デバイス中に誘電体薄膜を形成する
ことが、本発明のもう1つの目的である。
低くし、適切な光学特性を有する薄膜を含む光電子II
I−V又はII−VI半導体デバイスを、実現する。本
発明は更に、必要な界面特性を与える誘電体薄膜を含
み、III−V又はII−VI半導体上に反転型チャネ
ルを形成するための電界効果デバイスを、実現する。デ
バイス構造の一部はまた、電子III−Vデバイスの露
出された表面の状態保護にも、適用できる。薄膜は、4
0ないし370℃の範囲の温度と1×10-10 Torr
又はそれ以上のバックグランド圧力に保たれた基板上
に、単結晶、高純度Gd3 Ga5 O12複合化合物の電子
ビーム蒸着により作製された一様で、均質、高密度な化
学量論的組成のガリウム酸化物(Ga2 O3 )誘電体薄
膜から成る。
体デバイスが、図1に概略的に示されている。デバイス
10は、任意のIII−V又はII−VIレーザ、発光
ダイード又は光検出器でよい。このレーザは、GaAs
を基礎とした分布帰還(DFB)レーザ、チャネル−基
板埋込みヘテロ構造(CSBH)レーザ又はリッジ導波
路量子井戸レーザでよい。そのような構造は当業者には
よく知られており、従って詳細に示したり、議論する必
要はない。
導波路量子井戸レーザである。半導体レーザ基体11の
−ミラー面上に、被膜12があり、それはこの例では、
約λ/4n又はその奇数倍の厚さを有する反射防止(A
R)被膜で、ここでλは放射される光の波長、nは被覆
の屈折率である。光検出デバイスの場合、λは受ける光
の波長でろう。もう一方の面上には、Si及びGa2 O
3 の交互になった層のような適切な材料の、高反射被膜
(HR)13がある。これら2つの被覆の結果、レーザ
は被覆されない面の場合より、高パワーのビームを、A
R被膜面から、放出することができる。リッジ導波路レ
ーザにおいて、AR被膜面でも、1ないし10パーセン
トの残留反射が望ましい。もしレーザがDFB型なら、
AR被膜はレーザ空胴の通常のファブリ−ペロ−モード
を抑え、単一縦モード放射が生じる。レーザが光学的に
ポンピングされる系において、両方のレーザ面はAR層
で被覆でき、そのためレーザ増幅器が生成する。Ga2
O3 層12は、もし厚さをλ/2nの偶数倍に堆積させ
るなら、反射率を変えない被覆としても働く。そのよう
な被覆は、不活性化被覆と、よばれる。そのような場
合、両方の面は被覆され、層は高光パワー動作又は通常
より大きな電流パルスの印加により発生する可能性のあ
る端面の劣化を、防止する。
R、HR又は不活性化層として用いるにも、電子ビーム
蒸着により堆積させた化学量論的組成のGa2 O3 から
成る。高品質、誘電的Ga2 O3 薄膜は、単結晶高純度
Gd3 Ga5 O12源の、電子ビーム蒸着を用いた技術に
より、堆積させる。電子ビーム蒸着は一般に、周知の技
術に従って行なわれる。たとえば、ここに参照文献とし
て含まれる米国特許第4,749,255号を参照のこ
と。原料は、排気された蒸着容器内に含まれる標準的る
つぼ又は貴金属るつぼ中に、供給される。また、蒸着室
内には、電子源と被覆すべき少くとも1つの半導体基体
表面を支持するホルダが、含まれる。電子ビームは原料
に向けられ、材料の蒸発と被覆すべき表面上への堆積を
起す。電子ビーム蒸着は半導体表面には、著しい損傷を
与えず、層厚のその場でのモニターが可能である。
構造を有し、0.98μmで発光するInGaAs活性
領域を含む多くのリッジ導波路レーザを、蒸着装置の真
空室中に、置いた。Ga2 O3 で被覆すべきミラー面以
外のレーザの表面は、ステンレススチール又はレジスト
のようなマスクで、被覆した。蒸着すべき層の原料は、
フィラメントにより放出された電子ビームが、原料に入
射するように、フィラメントに隣接したるつぼ中に入れ
た。蒸着室中の圧力は典型的な場合、1×10-10 To
rr又はそれ以上である。

ている1994年3月23日出願の審査中の米国特許出
願第08/217,296号(フント・エヌ・イー・ジ
エイ(Humt,N.E.J)ら、ケース5−1−24
−38)に明らかにされているガリウム酸化物薄膜の堆
積プロセスにより、基体11の相対する端面上に、堆積
させた。表面被膜は、単結晶高純度Gd3 Ga5 O12源
を用い、Ga2 O3 の電子ビーム蒸着により、堆積させ
た。この原料は約2000Kで蒸発する比較的共有性の
酸化物Ga2 O3 と、この温度より十分高い沸点(>4
000K)をもつ転移前酸化物Gd2 O3 を組合せたも
のである。より複雑な化合物Gd3 Ga5 O12(融点〜
2000K)が、加熱中、音をたてて焼け、ゆっくり高
純度のGa2 O3 を、放出する。真空室中のバックグラ
ンド圧力(O2 は流さず)は、1−2×10-6Torr
であった。1×10-10 あるいは1×10-11 もの低い
バックグランド圧力が、可能である。0.05nm/秒
に保たれた堆積速度及び膜厚は、堆積中、結晶膜厚モニ
タにより、測定した。
Ga0.8 As/GaAs量子井戸レーザのファセット
を、高品質のGa2 O3 薄膜で、被覆した。そのように
堆積させたレーザファセット被膜は、低界面準位密度を
示した。堆積させたGa2 O3薄膜は、優れた均一性を
示す。このことは、上で引用した審査中の米国特許中に
述べられているように、オージュ深さプロフィルによ
り、示された。測定はまた、オージュ分光の限界内で、
薄膜が化学量論的組成であることも、示している。オー
ジュ分析(感度0.1%)により、Ga2 O3 薄膜中の
主要な不純物と考えられるGdを含め、不純物は検出さ
れなかった。SIMSにより評価されたGdの含有量
は、0.1%のオーダーであった。

0nmの厚さを有する均一で高品質の誘電体Ga2 O3
薄膜を、a)90nm厚のTiW層で被覆されたSiウ
エハ上、b)n+ GaAs基板及びc)これらの薄膜の
電気的及び光学的特性を決るために、溶融シリカ上に、
堆積させた。続いて、レーザファセットは、40℃とい
った50℃以下の基板温度Tsにおいて、過剰の酸素な
しで、及び125℃といった150℃以下の温度におい
て、蒸着室中の酸素分圧pox=2×10-4Torr
で、被覆した。屈折率は、反射、透過及びエリプソメト
リ測定により、決定した。溶融石英上のGa2 O3 薄膜
の透過は、分光器とともに、タングステン・ハロゲンラ
ンプにより、測定した。反射率測定は、アンリツ光スペ
クトル分析器MS9001B1及びタングステン・ハロ
ゲンランプを用いて、行った。波長は0.6ないし1.
2μmの間で走査し、透過及び反射測定の両方の結果
は、吸収誘電薄膜についての理論モデルに、フィッティ
ングさせた。
80nmで放射するリッジ導波路レーザについて、調べ
た。例のリッジ導波路レーザは、80Å厚のIn0.2 G
a0. 8 As量子井戸活性領域、0.1μm厚のアンドー
プGaAs光閉じ込め層、及び1.2μm厚のGa0.5
In0.5 Pクラッド層を含む。屈折率n2 を有し、λ/
4n2 又はその奇数倍の厚さを有する反射防止被膜で分
離されたそれぞれ屈折率n、(空気)及びn3 (III
−V半導体材料)を有する2つの媒体の急峻な遷移の計
算された反射率Rは、

蒸着室中に2×10-4Torrの酸素が存在して堆積さ
せたGa2 O3 薄膜の屈折率は、堆積中の基板温度4
0、125、250及び370℃の場合、それぞれ1.
78、1.80、1.87及び1.87である。過剰の
酸素を含まずバックグランド圧力1−2×10-6Tor
rで堆積させたGa2 O3 薄膜は、40℃の基板温度で
堆積させた時、1.91の屈折率を示し、また125℃
の基板温度で堆積させた時、屈折率は複素数(2.06
+i0.1)を示す。このように、前記作製方法で堆積
させたGa2 O3 被膜は、広い堆積条件に渡り、必要な
屈折率をもつ。屈折率の虚数部は、図2中の測定点23
により、表わされる。
5℃に保たれたGaAs基板上に、蒸着室中のO2 分圧
2×10-4Torrで堆積させた1250Å厚のGa2
O3層の反射率も、調べた。図3は波長対反射率の対応
するプロットを示す。リッジ導波路レーザは、低反射被
覆を必要とするため、Ga2 O3 被膜の厚さは、980
nmの波長において、0.5%の反射率を生じるよう、
設計された。屈折率1.80のGa2 O3 被膜の最小反
射率は、907nmの波長において、0.05%であっ
た。0.03%の最小反射率を、他の試料で測定した。
a2 O3 /n形GaAs(曲線41)及びAu/Ti/
Ga2 O3 /n形Ga0.5 In0.5 P(曲線42)金属
/絶縁体/半導体構造についてのバイアス対高周波容量
のプロットである。Ga2 O3 薄膜は350℃の基板温
度(曲線41)及び125℃の基板温度(曲線42)に
おいて、蒸着室中に2×10-4Torrの酸素が存在し
て、裸の基板上に、堆積させた。300Kにおいて、1
MHzの周波数で測定した容量特性は、GaAs/Ga
2 O3 及びGa0.5 In0.5 P/Ga2 O3 半導体/誘
電体界面において、ピンニングされないフェルミ準位
と、それぞれ約1012cm-2eV-1と1011cm-2eV
-1以下の、禁制帯中央付近の界面準位密度を、示す。界
面での再結合速度は、禁制帯中央付近の界面準位密度に
直接比例するから、界面準位を経由した再結合のような
エネルギー分散プロセスは、裸の試料上に堆積させた他
の被覆に比べ、1ないし2桁減少する。
て、フォトルミネセンス強度の測定がある。それぞれ3
50℃及び125℃の基板温度及び蒸着室中に2×10
-4Torrの酸素が存在して裸のGaAs及び裸ののG
a0.5 In0.5 P基板上に堆積させたGa2 O3 被膜に
より、同一の被覆していない試料に比べ、1.4ないし
1.7倍フォトルミネセンス強度が増加する。裸のGa
As試料上に堆積させたAl2 O3 、SiOx、SiN
x、ZrO2 及びY2 O3 で安定化させたZrO2 とい
った他の被膜は、被覆しないGaAs試料に比べ、フォ
トルミネセンス強度は増加しない。
後(曲線52)の0.98μmにおいて放射するリッジ
導波路In0.2 Ga0.8 As/GaAs量子井戸レーザ
についての、dc電流の関数としての光出力をプロット
したものを示す。このレーザのリッジは、幅5μm、長
さ500μmである。レーザのファセットは、125℃
の基板温度、蒸着室中の酸素分圧2×10-4Torrで
堆積させたGa2 O3薄膜で被覆した。薄膜の堆積前
に、レーザファセットは、エチルアルコールで清浄化し
た。前面ファセット被膜の厚さは、125nmで、測定
された反射率及び計算された反射率は、それぞれ0.5
%及び0.75%であった。測定された、反射率29%
の35nm厚(厚さ<<λ/(4n2 ))の薄い保護層
を、裏面ファセット上に、堆積させた。強度比(曲線5
3)は被覆前後の前面ファセットにおける外部光強度間
の関係を表わす。ファセット被覆後、51%だけ微分量
子効率は、増加する。
ついて示したが、本発明はまた発光ダイオード及び光検
出器のような発光デバイスの表面を被覆するためにも、
有用であることが、認識されるであろう。デバイスはG
aAs基板中に、InP、InGaAs及びGaAsの
複数の層とともに、形成されたが、本発明は一般に、二
元、三元又は四元であってもIII−V半導体材料に適
用でき、II−VI半導体を含む構造にも適用できるは
ずである。
半導体電子デバイス、特に反転チャネル用の電界効果デ
バイス及び電子デバイスの露出された表面の状態保護
に、係る。図6は反転チャネル用の電界効果デバイス6
0を概略的に表わし、それは電気的端子62及び導電体
63を含む金属電界印加プレート61に、制御電圧又は
バイアスを印加する手段を含む。誘電体薄膜64は、単
結晶高純度Gd3 Ga5O12複合化合物を、別々又は同
様に堆積させた一様で、均質で、高密度な誘電体Ga2
O3 層を含む。(別々というのに対し、)同時という用
語は、UHV雰囲気を解くことなく、MBE成長半導体
層上に、前記誘電体Ga2 O3 薄膜を堆積させること
が、特徴である。前記誘電体Ga2 O3 薄膜の堆積方法
は、上述のようで、ここに参照文献として含まれている
1994年3月23日申請の審査中の特許第08/21
7,296号(フント・エヌ・イー・ジエイ(Hun
t,N.E.J)ら、ケース5−1−24−38)に述
べられているとうりである。III−V半導体65はp
反転チャネル及びn反転チャネル用に対して、それぞれ
弱いn形又は弱いp形である。オーム性接触66は、回
路を完成させる。そのようなデバイスの動作原理は、S
i−MOSFET技術から、よく知られており、従って
詳細には議論しない。(えとえば、エス・エヌ・シー
(S.M.Sze)“半導体デバイスの物理”ジョーン
・ウィリー・アンド・サンズ、366頁、ニューヨーク
を参照のこと)
作製方法により、裸のn形GaAs上に、別々に堆積さ
せた。GaAs基板は堆積中350℃に保たれ、蒸着室
中のO2 分圧は、2×10-4Torrであった。デバイ
スは、シャドーマスクを通した蒸着により、Ga2 O3
薄膜の最上部上に、異なる直径(50、100、20
0、500μm)のAu/Tiドット61を作製し、オ
ーム性裏面接触66を形成することにより、完成した。
高周波(1MHz)容量−電圧測定により、ピンニング
されないフェルミレベル、フラットバンド電圧の優れた
再現性が示され、フラットバンド電圧のシフトは、検出
されなかった。ヒステリンスは非常に小さく、典型的な
場合、数十ミリボルトかそれ以下であった。図7は、基
板ドーピング濃度1.6×1016cm-3(曲線71)及
び8.6×1016cm-3(曲線72)について、禁制帯
エネルギーに対し、対応する界面準位密度のプロットを
示す。界面準位Ditは、ターマン法を用いた高周波測
定によっては、禁制帯より下には、検出されなかった。

わち同一の高周波容量における測定されたバイアス点及
び計算されたバイアス点である。(ティー・エム・ター
マン(T.M.Terman)、“金属−酸化物−シリ
コンダイオードを用いたシリコン/シリコン酸化物界面
における表面準位の研究”ソリッド−ステート・エレク
トロニクス、第5巻、285頁(1962))。この方
法の分解能は、約1011cm-2eV- 1 である。図7か
ら決められた禁制帯中央付近の界面準位密度は、1012
cm-2eV -1 以下である。
り、裸のn形Ga0.5 In0.5 P基板上に、Ga2 O3
薄膜を、別々に堆積させた。GaAs基板は堆積中12
5℃に保たれ、蒸着室中のO2 分圧は、2×10-4To
rrであった。前記Ga2 O3 薄膜の特性抵抗率、誘電
定数及びdc降伏電界は、4×1012Ωcm、10.2
及び1.91MV/cmである。容量の周波数分散は、
500Hzないし1MHzの測定範囲内で、禁制帯中央
以下で、5%以下であった。やはり高周波(1MHz)
容量−電圧測定により、ピンニングされないフェルミ準
位、フラットバンド電圧の優れた再現性が示され、フラ
ットバンドのシフトは検出されなかった。ヒステリシス
は非常に小さく、典型的な場合、数十ミリボルト又はそ
れ以下であった。図8は基板ドーピング濃度3×1016
cm-3(曲線81)及び3×1017cm-3(曲線82)
についての、禁制帯エネルギーに対して、対応する界面
準位密度をプロットしたものである。禁制帯中央付近の
界面準位密度は、1011cm-2eV-1より十分低く、界
面準位密度は価電子帯端に向って、典型的な場合優れた
Si/SiO2 界面で見い出される値に向って、増加す
る。
電界効果デバイスは、ピンニングされないフェルミ準
位、禁制帯中央以下の非常に低い界面準位密度(p−反
転チャネル)、フラットバンド電圧の優れた再現性、検
出されないフラットバンド電圧のシフト、小さなヒステ
リシス(典型的な場合、数十ミリボルト又はそれ以下)
及び反転型チャネル用の500Hzないし1MHzにお
ける容量の小さな周波数分散(5%以下)といったすべ
ての要求にあう。
O3 薄膜は、任意の種類のIII−V電子デバイスの露
出された表面の、状態保護に有用である。界面再結合速
度は、禁制帯中央付近の界面準位密度に、直接比例す
る。示した禁制帯中央付近の界面準位密度は、GaAs
/Ga2 O3 界面及びGa0.5 In0.5 P/Ga2 O3
界面において、それぞれ1012cm-2eV-1より十分
下、1011cm-2eV-1より十分下であるから、デバイ
ス特性及び信頼性は、小さな再結合速度により、改善さ
れる。

Claims (10)
- 【請求項1】 光電子デバイスの製造方法において、 III-V及びII-VI化合物半導体よりなる群より選択される
半導体を準備し、 高純度単結晶Gd3Ga5O12を用いる堆積室中での
電子ビーム蒸着により、前記半導体の表面の少なくとも
一部上にGa2O3被膜を堆積させることを含む方法で
あって、 前記半導体表面が、約40℃乃至約370℃の範囲の温
度及び約1×10−10Torrのバックグランド圧力
で保持され、前記Ga2O3被膜が、それにより低い禁
制帯中央付近の界面準位密度を有する化学量論的組成の
Ga2O3薄膜を形成することを特徴とする方法。 - 【請求項2】 前記温度が、約50℃以下であり、 前記バックグランド圧力が、約1×10−6乃至約2×
10−6Torrの範囲にあり、 前記Ga2O3が、堆積室中にO2を加えることなく堆
積されることを特徴とする請求項1記載の方法。 - 【請求項3】 前記温度が、約150℃以下であり、 前記堆積が、2×10−4Torrの酸素分圧までO2
を堆積室へ導入することを含むことを特徴とする請求項
1記載の方法。 - 【請求項4】 前記半導体表面が、発光面及び受光面か
らなる群より選択されることを特徴とする請求項1記載
の方法。 - 【請求項5】 前記光電子デバイスがレーザーであり、
前記Ga2O3被膜が反射防止被膜であることを特徴と
する請求項1記載の方法。 - 【請求項6】 前記反射防止被膜が前記レーザーの1つ
のファセット上にあり、前記レーザーの他のファセット
がSi及びGa2O3の交互の層により被覆されること
を特徴とする請求項5記載の方法。 - 【請求項7】 前記光電子デバイスが、発光ダイオード
及び光検出器からなる群より選択されることを特徴とす
る請求項1記載の方法。 - 【請求項8】 前記Ga2O3被膜が、約1×1013
乃至約7×1011cm−2eV−1の範囲にある禁制
帯中央付近の界面準位密度で堆積されることを特徴とす
る請求項1記載の方法。 - 【請求項9】 前記光電子デバイスが、反転型チャネル
用のIII-V及びII-VI化合物半導体上の電界効果デバイス
であり、 前記光電子デバイスが、 半導体基体、 前記半導体基体上のGa2O3層、及び前記半導体基体
及びGa2O3層に対する電極を含み、 前記温度が、約125℃以上であり、及び前記堆積が、
2×104Torrの酸素分圧へO2を導入することを
含むことを特徴とする請求項1記載の方法。 - 【請求項10】 前記半導体基体が、GaAs基板を含
み、 前記温度が、約350℃であり、及び、 前記Ga2O3層が、1×1012cm−2eV−1以
下の禁制帯中央付近の界面準位密度を示すことを特徴と
する請求項9記載の方法。
