Abstract
Description
所要のマイクロ波誘電セラミックは、そのサイズが材料の誘電率の平方根と反比例するため、デバイスの小型化を達成するために、誘電材料に高い誘電率が求められる。多くの研究によると、BaTiO3のような強誘電体材料は、高い誘電率を有するが、その誘電率が温度によって大きく変化するため、マイクロ波デバイスに適用することができない。従来から使用されているマイクロ波誘電セラミックとして、タングステンブロンズ構造のBaO-Ln2O3-TiO2(BLT)系、CaTiO3改質物系、Ba(Zn1/3Ta2/3)O3ペロブスカイト系等が挙げられるが、それらの誘電率が100以下であり、本発明の誘電率の値よりも遥かに低いものである。
Shail Upadhyayらは、『Journal of Materials Science: Materials in Electronics』で発表した「Dielectric relaxation and conduction in the system Ba1-xLaxSn1-xCrxO3」と、『Journal of Physics: Applied Physics』で発表した「Synthesis、structure and electrical behaviour of lanthanum-doped barium stannate」という論文において、10Hz~5MHz周波数範囲内におけるBa1-xLaxSn1-xCrxO3及びBa1-xLaxSnO3の誘電性能をそれぞれ検討した。これら2種類の材料は、誘電率が103以上となるものの、周波数依存性及び温度依存性が極めて高い。
本発明に係るドープされたペロブスカイト型スズ酸バリウム材料は、高誘電率、低損失及び優れた温度安定性を有し、低周波数セラミックコンデンサ媒介に応用することができるだけでなく、特にマイクロ波セラミックとして優れた性能を示し、マイクロ波通信分野において高い応用価値を有する。
本発明のもう一つの目的は、前記ドープされたペロブスカイト型スズ酸バリウム材料の製造方法を提供することにある。この製造方法は、
一般式におけるモル比に従ってバリウム源、四価のスズ源、A3+含有反応物及びB5+含有反応物をはかりとる工程(1)と、
上記反応物をボールミル処理で均一に混合して、乾燥後、均一な混合物を得る工程(2)と、
工程(2)で得られる混合粉体をアルミナ坩堝に置いて、焼成処理を行い、焼成後の粉体を得る工程(3)と、
焼成後の粉体に焼成助剤であるB2O3を加えて、2回目のボールミル処理を行い、乾燥後、予備粉体を得る工程(4)と、
工程(4)で得られる予備粉体をプレスしてシート状に成形し、その後、焼結処理を行い、前記ドープされたペロブスカイト型スズ酸バリウム材料を得る工程(5)と、
を含む。
好ましくは、前記バリウム源が、BaCO3、Ba(NO3)2、Ba(NO3)2の水和物、BaSO4、BaSO4の水和物、Ba(OH)2、Ba(OH)2の水和物、Ba(C2H3O2)2、Ba(C2H3O2)2の水和物、Ba3(PO4)2及びBa3(PO4)2の水和物の少なくとも一種である。
好ましくは、前記スズ源が、SnO2である。
好ましくは、前記A3+含有反応物が、A2O3、A2(C2O4)3、A2(C2O4)3の水和物、A(NO3)3、A(NO3)3の水和物、A2(SO4)3、A2(SO4)3の水和物、A2(CO3)3 、A2(CO3)3の水和物、A(C2H3O2)3及びA(C2H3O2)3の水和物の少なくとも一種である。
好ましくは、前記B5+含有反応物が、B2O5である。
好ましくは、工程(3)において、前記焼成処理は、昇温速度4~6℃/minで、温度範囲1000℃~1200℃まで昇温し、3時間保温し、終了後、室温まで放冷することである。
好ましくは、工程(4)において、前記焼成助剤であるB2O3の添加量は、重量百分比で、前記焼成後の粉体の0.5%~5%である。
好ましくは、工程(5)の後に、工程(5)で得られるドープされたペロブスカイト型スズ酸バリウム材料に対して表面研磨処理を行い、その後、焼入れを行う工程(6)をさらに含む。焼入れ処理により、空間電荷をなくすことができ、引いて性能を最適化することができ、ドープ量が0<x≦0.025の範囲内にある場合、得られた材料の誘電性能が周波数依存性を有するかを判断し、その誘電性能が周波数依存性を有する場合、焼入れ処理により解決することができる。しかし、x>0.025となると、焼入れ処理を行っても、製造された材料の性能をさらに向上させることができない。
好ましくは、前記焼入れは、昇温速度1.5~15℃/minで、1000℃~1500℃まで昇温し、1~24時間保温し、雰囲気を空気とし、終了後、室温まで放冷することである。
好ましくは、前記表面研磨処理は、まず、240メッシュのサンドペーパーで粗研磨を行い、その後、1200メッシュのサンドペーパーで仕上げ研磨を行うことである。
好ましくは、工程(5)において、プレスしてシート状に成形する際の圧力が、≧1MPaである。
好ましくは、工程(5)において、前記焼結処理は、昇温速度4~6℃/minで、1300℃~1500℃まで昇温し、6~24時間保温し、終了後、室温まで放冷することである。
好ましくは、工程(2)及び工程(4)において、前記ボールミル処理は、イットリア安定化ジルコニアボールを媒介とし、分散媒介であるエチルアルコール及び/又はアセトンにおいて、12時間以上ボールミル処理を行う。
好ましくは、工程(3)における焼成処理及び工程(5)における焼結処理の雰囲気が、空気又は窒素ガスであることを特徴とする。
本発明のもう一つの目的は、低周波数セラミックコンデンサ又はマイクロ波通信誘電セラミックにおける前記ドープされたペロブスカイト型スズ酸バリウム材料の使用を提供することにある。
実施例1
実施例1におけるドープされたペロブスカイト型スズ酸バリウム材料の一般式は、BaAxBxSn1-2xO3となり、ここで、A=La、B=Nb、xが原子比であり、かつx=0.0005である。製造過程は、以下のとおりである。

Claims (10)
- ドープされたペロブスカイト型スズ酸バリウム材料であって、
前記ドープされたペロブスカイト型スズ酸バリウム材料の一般式が、BaAxBxSn1-2xO3であり、前記Aが、In、Y、Bi及びLaの少なくとも一種であり、前記BがNbとTaの少なくとも一種であり、かつ、0<x≦0.025であることを特徴とする、ドープされたペロブスカイト型スズ酸バリウム材料。 - 請求項1に記載のドープされたペロブスカイト型スズ酸バリウム材料の製造方法であって、
一般式におけるモル比に従ってバリウム源、四価のスズ源、A3+含有反応物及びB5+含有反応物をはかりとる工程(1)と、
上記反応物をボールミル処理で均一に混合して、乾燥後、均一な混合物を得る工程(2)と、
工程(2)で得られる混合粉体をアルミナ坩堝に置いて、焼成処理を行い、焼成後の粉体を得る工程(3)と、
焼成後の粉体に焼成助剤であるB2O3を加えて、2回目のボールミル処理を行い、乾燥後、予備粉体を得る工程(4)と、
工程(4)で得られる予備粉体をプレスしてシート状に成形し、その後、焼結処理を行い、前記ドープされたペロブスカイト型スズ酸バリウム材料を得る工程(5)と、
を含むことを特徴とする、製造方法。 - 請求項2に記載のドープされたペロブスカイト型スズ酸バリウム材料の製造方法であって、以下の(a)~(d)のいずれか一項を特徴とする、製造方法。
(a)前記バリウム源が、BaCO3、Ba(NO3)2、Ba(NO3)2の水和物、BaSO4、BaSO4の水和物、Ba(OH)2、Ba(OH)2の水和物、Ba(C2H3O2)2、Ba(C2H3O2)2の水和物、Ba3(PO4)2及びBa3(PO4)2の水和物の少なくとも一種である。
(b)前記スズ源が、SnO2である
(c)前記A3+含有反応物が、A2O3、A2(C2O4)3、A2(C2O4)3の水和物、A(NO3)3、A(NO3)3の水和物、A2(SO4)3、A2(SO4)3の水和物、A2(CO3)3 、A2(CO3)3の水和物、A(C2H3O2)3及びA(C2H3O2)3の水和物の少なくとも一種である。
(d)前記B5+含有反応物が、B2O5である。 - 請求項2に記載のドープされたペロブスカイト型スズ酸バリウム材料の製造方法であって、工程(3)において、前記焼成処理は、昇温速度4~6℃/minで、温度範囲1000℃~1200℃まで昇温し、3時間保温し、終了後、室温まで放冷することであることを特徴とする、製造方法。
- 請求項2に記載のドープされたペロブスカイト型スズ酸バリウム材料の製造方法であって、工程(4)において、前記焼成助剤であるB2O3の添加量は、重量百分比で、前記焼成後の粉体の0.5%~5%であることを特徴とする、製造方法。
- 請求項2に記載のドープされたペロブスカイト型スズ酸バリウム材料の製造方法であって、工程(5)の後に、
工程(5)で得られるドープされたペロブスカイト型スズ酸バリウム材料に対して表面研磨処理を行い、その後、焼入れを行う工程(6)をさらに含むことを特徴とする、製造方法。 - 請求項6に記載のドープされたペロブスカイト型スズ酸バリウム材料の製造方法であって、前記焼入れは、昇温速度1.5~15℃/minで、1000℃~1500℃まで昇温し、1~24時間保温し、雰囲気を空気とし、終了後、室温まで放冷することであることを特徴とする、製造方法。
- 請求項2に記載のドープされたペロブスカイト型スズ酸バリウム材料の製造方法であって、工程(5)において、前記焼結処理は、昇温速度4~6℃/minで、1300℃~1500℃まで昇温し、6~24時間保温し、終了後、室温まで放冷することであることを特徴とする、製造方法。
- 請求項2に記載のドープされたペロブスカイト型スズ酸バリウム材料の製造方法であって、工程(2)及び工程(4)において、前記ボールミル処理は、イットリア安定化ジルコニアボールを媒介とし、分散媒介であるエチルアルコール及び/又はアセトンにおいて、12時間以上ボールミル処理を行うことを特徴とする、製造方法。
- 低周波数セラミックコンデンサ又はマイクロ波通信誘電セラミックにおける請求項1に記載のドープされたペロブスカイト型スズ酸バリウム材料の使用。
