は、SiN含有層を形成するために不活性雰囲気(例えばAr、He)、H含有雰囲気(例えばNH3)、N含有雰囲気(例えばN2)、またはこれらの組み合わせの下で、あるいはシリカ層を形成するためにO含有雰囲気(例えばO2、O3)の下で、約200℃~約1000℃の範囲の温度に約0.1秒~約7200秒の範囲の時間曝露されてもよい。最も好ましくは、温度は3600秒未満の間で600℃である。さらに好ましくは、温度は400℃未満である。アニール工程は、中で堆積プロセスが行われるものと同じ反応チャンバーの中で行われてもよい。あるいは、基板が反応チャンバーの中から取り出され、アニール/フラッシュアニールプロセスが別の装置の中で行われてもよい。上の後処理方法のいずれも、特にはUV硬化が、膜の結合性および架橋の強化、ならびに膜がSiN含有膜である場合の膜のH含有率の低減、に有効であることが見出された。典型的には、約50℃~約900℃の範囲の温度(好ましくは約100℃~300℃)までの熱アニールとUV硬化との組み合わせが、最も高い密度の膜を得るために使用される。
得られるPHPSは、以下の形でも使用することができる:
・固体PHPS組成物は、焼結のために、または他の液体配合物へのフィラーとして使用することができる。
・合成から直接、またはPHPS配合物の追加の処理(コーティング、焼結、キャスティング…)によって得られたSiN含有材料は、非常に高い硬度、強度、破壊靭性、耐摩耗性、および耐クリープ性を有するケイ素窒化物への変換のために1850℃までの温度でさらに焼成することができる。
・液体または固体のPHPSは、ロケット燃料の燃焼速度触媒として使用することができる。例えばAlsgaardの米国特許第3,137,599号明細書およびHuskinsらの米国特許第4,412,874号明細書を参照のこと。低いSiH2:SiH3比を有するPHPS組成物は、高い比エネルギーを有する。ロケット燃料としてのこのようなPHPSの使用の別の利点は、提案されているペルヒドリドポリシラン、オルガノシラン、またはアミノシラン(TSA自体を含む)組成物と比較して、空気中での反応性が低いために本質的に安全である。
・PHPS(MW>450)液体配合物は、PHPSを硬くて不活性な固体へと局所的に硬化させて緻密化するために、局所的に加熱するか放射に暴露することによって固体を形成するために使用できる。そのような配合物は、例えばケイ素窒化物の3D印刷のために使用することができる。この場合、PHPSは、加熱Tまたは放射への暴露時にのみ活性化される触媒を含んでいてもよい。
・ファイバースピニング、含侵、コーティングのいずれかのために、PHPSを高温に曝すとケイ素窒化物を生じるプレセラミック材料。例えば、PHPS組成物は、鋼材上にバリアコーティングを形成するために、または航空宇宙および旅客、軍用、および貨物用の車両産業において使用するための軽量耐熱構造材料として、使用することができる。
・PHPSからシリカ膜への変換によるガラス上の保護コーティング
窒素雰囲気下、ガラスバイアル中でトリシリルアミン[N(SiH3)3またはTSA](1.2g、11.2mmol)をトリス(ペンタフルオロフェニル)ボラン(10mg、0.02mmol)と混合した。激しいガスの発生が観察され、数分以内に無色透明の液体が無色の結晶固体(0.5g)に変わった。本出願人らは、TSAが直鎖状におよび/または樹状に重合してシランガスを放出すると考えている。
アルゴン雰囲気のグローブボックスの中で、磁気撹拌子を備えたガラスシンチレーションバイアルにTSA(2.03g、18.9mmol)を添加した。固体の塩化パラジウム粉末(0.43g、1.84mmol)を撹拌されているTSAの中にゆっくりと添加した。TSAのバイアルに近づくと、赤色のパラジウム材料が黒く変わるのが観察された。無色の液体TSAは激しく泡立ちながら黒色の懸濁液に変化した。これは気体状の生成物の形成を示唆している。
TSA(5g、46.6mmol)をペンタン(6.3g、10mL)に混合し、トリス(ペンタフルオロフェニル)ボラン(25mg、0.05mmol)を窒素雰囲気下でガラスバイアルの中に添加した。穏やかなガスの発生が観察され、無色透明の液体は数分以内に濁った。反応の進行はガスクロマトグラフィー(GC)分析により監視した。図4は、反応時間10分後および4時間後の、TSA反応物、ペンタン溶媒、およびビス(ジシリルアミノ)シラン反応中間体([(SiH3)2-N-SiH2-N-(SiH3)2またはBDSASI)のピークを示す比較のGCグラフである。図4に示されているように、TSA反応物は4時間で消費され、BDSISI反応中間体の量も時間と共に減少する。
BDSASI(5g、27.4mmol)をペンタン(6.3g、10mL)中で混合し、トリス(ペンタフルオロフェニル)ボラン(25mg、0.05mmol)を窒素雰囲気下でガラスバイアルの中に添加した。目に見えるガスの発生は観察されず、無色透明の液体は数分以内に濁った。反応の進行をGC分析によって監視した。BDSASI反応物の大部分は室温で5日後に消費された。
窒素を充填したグローブボックス中で、磁気撹拌器を備えたガラスシンチレーションバイアルに、0.7~1.3mmol/g(400mg、0.28mmol)のポリスチレン担持トリフェニルホスホニウムクロリドおよびトルエン(4mL)を入れた。この撹拌されている混合物に、TSA(3g、28mmol)のトルエン(4mL)溶液を4分かけて滴下し、その後反応物を室温でさらに8日間撹拌した。続いて混合物を濾過し、濾液の一定分量を低磁場1H NMR分光法で分析したところ、SiH2:SiH3の比が2.1:1であることが示唆された。ゲル浸透クロマトグラフィー分析から、平均分子量(Mn)が803であると決定された。
窒素充填グローブボックス中で、磁気撹拌子を備えた100mL丸底フラスコに、塩化テトラブチルホスホニウム(206mg、0.70mmol)、トルエン(3mL)、お
よびヘプタン(4mL)を入れた。この混合物に、トルエン(3mL)およびヘプタン(4mL)中のTSA(3g、28mmol)の溶液を20分かけて滴下した。この混合物をさらに27時間撹拌し、引き続き-35℃まで冷却し、その後濾過した。濾液の一定分量を、低磁場1H NMR分光法およびゲル浸透クロマトグラフィーによる分析のために採取した。1H NMR分析からは、SiH2/SiH3の比が2.12であることが示唆された。ゲル浸透クロマトグラフィー分析により、平均分子量(Mn)が10,900であると決定された。
窒素雰囲気下、ガラスバイアル中で(H3Si)2N(SiH2NiPr2)(3.3g、16mmol)をトリス(ペンタフルオロフェニル)ボラン(20mg、0.04mmol)と混合した。ゆっくりとしたガスの発生が観察され、無色透明の液体は、室温で18時間放置した後に無色の粘稠オイルへと変化した。得られたオイルのGC分析は、いくらかの未反応(H3Si)2N(SiH2NiPr2)および重いオリゴマーに対応する複数のピークを示した。図7は、反応時間30分後および18時間後の、(H3Si)2N(SiH2NiPr2)反応物および重いオリゴマー反応生成物のピークを示す比較のGCスペクトルである。図7に示されているように、(H3Si)2N(SiH2NiPr2)反応物の量は、30分のピークから18時間のピークまで減少する。
TSA(30g、0.28mol)を、ペンタン(266mL)と触媒(B(C6F5)3)(1.4mmol、0.7g)との懸濁液に添加した。反応混合物を室温で0.5時間撹拌した。次いで、ドライアイス/IPA浴を用いて反応器を-78℃まで冷却し、揮発性物質(主にシラン)を-196℃でステンレス鋼製レクチャーボトル(sslb)の中に低温トラップした。その後、ペンタン(5mL)中の溶液としての1mLのトリエチルアミンを添加することによって反応をクエンチした。反応器を不活性雰囲気下で開放し、濁った混合物を蒸留した。揮発性物質を除去した後、無色透明の粘稠なオイルを得た(16.5g)。粘稠なオイルに対してGC、GPC、NMR、およびFTIR分析を行った。

白色固体(0.25g)を得た。その後、無色の透明なペンタン溶液を蒸留した。揮発性物質を除去した後、無色透明の粘稠なオイルが得られた(18.5g)。固体をFTIRにより分析して、固体が触媒と阻害剤との付加物であることを確認した。オイル状のPHPS反応生成物に対してGC、GPC、FTIR、およびTGA分析を行った。

TSA反応物、B(C6F5)3触媒、およびトルエン溶媒を用いて室温で追加の合成反応を試験した。結果を表2に示す:

トルエン中10重量%のPHPS配合物(N-Hを含まない)5mLを窒素充填グローブボックス中の滴下漏斗の中に入れた。10重量%のPHPS配合物は、30gのTSAおよび0.25モル%のB(C6F5)触媒の逆添加を使用してトルエン中で合計1時間5分の反応時間で合成したPHPS生成物を使用した。PHPS生成物は、50,000のMw、7200のMn、および6.9のGPCを有していた。漏斗を密封し、空気安定性試験のためにドラフトチャンバーに移した。漏斗中のPHPS配合物をペトリ皿の中にゆっくり入れた。配合物の外観のあらゆる変化を30分間観察し、ビデオカメラで記録した。比較のために、5mLの市販のNH含有PHPS配合物を準備し、同じ条件下で試験した。両方の配合物は共に、ペトリ皿に入れられる前は透明であった。ドラフトチャンバー内で30分間周囲空気に直接触れさせた後も、N-Hを含まないPHPS配合物は濁りがなく透明なままであった。時間が経つと、配合物は粘性になり、最終的には溶媒の蒸発のため透明な固体に変化した。全く対照的に、市販のN-H含有PHPS配合物は、空気に触れてから5分以内に濁った白色に変わり、最終的には30分後に白色の固体に変化した。この違いは、NHを含まないPHPS配合物がNH基を有する同等のものよりも空気に安定であることを示している。
トルエン中の10重量%PHPS配合物を、1500rpmのスピン速度でガラス基板上にスピンコーティングした。このプロセスでは実施例17で使用したのと同じ10重量%PHPS配合物を使用した。その後、コーティングされた基板を窒素中で100℃で5分間プリベークした。次に、プリベークした基板を2つの別個の工程でハードベークした。最初に、これらを空気中で350℃で0.5時間酸化した。2番目に、酸化された基板を窒素中で350℃で0.5時間、紫外線照射によってさらに硬化させた。図20に示されているように、PHPS膜の透過率は、UV-VIS分光計によって各処理工程後に記録した。これらの透過率は350~800nmの波長範囲で80%を超えたままであった。これらの結果は、PHPSでコーティングされた基板がコーティングされていないガラス基板(実線)と同じくらい透明であり、したがって光学用途のために優れていることを示している。
トルエン中の10重量%PHPS配合物を、1500rpmのスピン速度で平坦なSi基板上にスピンコーティングして、400~500nmの範囲の厚さを有する膜を形成した。このプロセスでは実施例17で使用したのと同じ10重量%PHPS配合物を使用した。その後、コーティングされた基板を窒素中で150℃で3分間プリベークした。次に、プリベークした基板を、窒素中に酸素および水蒸気が含まれている制御された雰囲気の中で、400℃で20分間、500℃で20分間、そして最後に600℃または800℃で20分間、ハードベークした。表6に異なる水蒸気分圧を使用した結果が示されている。膜厚および屈折率(RI)はエリプソメーターによって測定した。収縮率は、1-(ハードベークされた膜厚/プリベークされた膜厚)として計算した。ウェットエッチング速度は、1%のHF水溶液中で行った。ウェットエッチング速度は、同じ条件下でウェットエッチングされた市販の熱酸化膜のものに正規化した。膜6については、膜を800℃で60分間維持した。膜7については、工程1)の後、膜を800℃で20分後にオーブンから取り出し、分析のために冷却した後、工程2)に記載の雰囲気下で400℃で20分間、500℃で20分間、そして最後に800℃で90分間加熱した。
トルエン中の10重量%PHPS配合物を、1500rpmのスピン速度でSi基板上にスピンコーティングした。このプロセスでは実施例17で使用したのと同じ10重量%PHPS配合物を使用した。その後、コーティングされた基板を窒素中で150℃で3分間プリベークした。次に、プリベークした基板を、窒素中に57%のN2、10%のH2O2、および33%の水蒸気が含まれている制御された雰囲気中で、400℃で2時間ハードベークした。得られた膜の屈折率は1.45であり、収縮率は9.5%であり、ウェットエッチング速度は2.9であった。膜厚および屈折率(RI)はエリプソメーターによって測定した。収縮率は、1-(ハードベークされた膜厚/プリベークされた膜厚)として計算した。ウェットエッチング速度は、1%のHF水溶液中で行った。ウェットエッチング速度は、同じ条件下でウェットエッチングされた市販の熱酸化膜のものに正規化した。出願人は、プロセスをさらに最適化するために継続的な研究を行っている。
SiHを含まない(NMRによる)。図22は、プリベーク後(実線)ならびにH2O2およびH2O中で2時間硬化後(点線)の堆積膜を示す比較のFTIRスペクトルである。プリベークされたPHPS膜のFTIRスペクトルは、-SiH2-および-SiH3基の存在から生じる、約2200cm-1の特徴的なSi-H伸縮ピークを示す。N2中にH2O2および水蒸気を含む雰囲気下で400℃で2時間硬化した後、Si-H伸縮ピークはスペクトルから完全に除去された。その結果、膜は、約1070cm-1および810cm-1にSi-O伸縮シグナルのみを有する純粋なケイ素酸化物膜に変わった。この結果は、H2O2が、低い焼成温度で本開示のPHPSをSiHを含まない純粋なケイ素酸化物へと変換させる助けとなり得ることを裏付けている。
トルエン中の10重量%PHPS配合物(N-Hを含まない)を、パターン化されたSi基板上に1500rpmのスピン速度でスピンコーティングした。このプロセスでは実施例17で使用したのと同じ10重量%PHPS配合物を使用した。パターン化されたSi基板は20:1のアスペクト比を有するフィーチャを有していた。その後、コーティングされた基板を窒素中で150℃で3分間プリベークした。次に、プリベークした基板を、80%N2/20%H2O雰囲気中で、400℃で20分間、500℃で20分間、そして最後に800℃で20分間ハードベークした。基板を冷却し、次いで80%N2/20%H2O雰囲気中で、400℃で20分間、500℃で20分間、そして最後に800℃で20分間ハードベークした。充填されたフィーチャの側面画像を得るためにウェハを切断した。図23Aは、エッチング前の切断した基板の走査型電子顕微鏡の側面画像である。図23Bは、1%HF水溶液を用いて20秒間エッチングした後の切断した基板の走査型電子顕微鏡の側面画像である。見られるように、エッチングは起こらなかった。膜のXPS分析からは、C濃度が3.7原子%、O濃度が63.1原子%、Si濃度が33.2原子%であることが明らかになった。
トルエン中の10重量%PHPS配合物(N-Hを含まない)を、平坦なSi基板上に1500rpmのスピン速度でスピンコーティングした。このプロセスでは実施例17で使用したのと同じ10重量%PHPS配合物を使用した。その後、コーティングされた基板を窒素中で150℃で3分間プリベークした。比較例として、市販のNH含有PHPS配合物を同じ条件下でスピンコーティングしてからプリベークした。次に、2つの堆積したままの膜についてFTIRスペクトルを収集した。その後、両方の膜を周囲空気中で3ヶ月間エージングし、それらのFTIRスペクトルを再び収集して空気安定性を評価した。図24のFTIRスペクトルは、Si-O伸縮ピークが大きく強まったことから、NH基を含む市販のPHPS膜が3ヶ月のエージング後に著しく酸化を受けたことを示している。全く対照的に、NH基を含まないPHPS膜は空気酸化に対してより耐性があり、非常に弱いSi-O伸縮ピークのみがエージング後に観察された。
アンモノリシスによるPHPSの製造のための出発物質としてのトリシリルアミンまたはトリシリルアミン誘導体の使用は、Songらの韓国特許出願公開第20140087903号明細書に記載されている。この事例では、トリシリルアミンのSi-Xを含まない性質(NH4Clの形成なし)が利用される。しかしながら、アミンにより触媒される反応は、それでもやはりアンモノリシスによって、すなわちアミン基によるSi上のHの置換およびアミノシランのさらなる縮合によって進行する。そのため、得られる無機PHPS(すなわちアミンとしてアンモニアを使用する)はNH結合を含むことになる。
Reinbergの米国特許第4,200,666号明細書には、揮発性モノマーであ
る液体トリシリルアミンの分解からの、グロー放電によりケイ素窒化物膜を作製する方法が開示されている。出願人らは、そのようなプラズマ支援蒸着プロセスがHを多く含むSiN固体膜を生じ、H含有率が典型的には5~30原子%であり、HがSi結合とN結合の間にランダムに分布すると考えている。出願人らはさらに、プラズマが前駆体構造を完全に破壊してその骨格構造を維持しないと考えている。
Hoppeらの米国特許出願公開第2014/0341794号明細書(Evonik)は、液相中でのモノクロロシラン(SiClH3またはMCS)とNH3との反応からのトリシリルアミンの合成が、重質残留物中に、(H3Si)2-N-SiH2-NH(SiH3)、(H3Si)2-N-SiH2-N(SiH3)2、(H3Si)2-N-SiH2-NH-SiH2-NH(SiH3)、およびそれより多くのものなどの複数のポリシラザンの形成をもたらすことに気付いた。これらのポリシラザンの生成源は記載されていないものの、それらが反応の終わりに依然としてSi-Clを含み、また二官能性ケイ素結合(すなわち「-SiH2-」)を含むという事実は、ジクロロシランがそのようなポリシラザンの生成に関与することを示している。ジクロロシランの供給源は、2MCS→SiH4+SiH2Cl2(例えばBehmらの米国特許出願公開第2012/0103857号明細書の第0058段落を参照のこと)によれば、MCS出発物質の周知の不均化によると推定される。最後に、アンモニアを用いたポリシラザン混合物の最終処理(残りのSi-Cl結合のアンモノリシス)は、ポリシラザン混合物中のN-H結合の形成を意味する。
