化合物系のひとつに、Cd・Teを原料とするCdTe太陽電池が挙げられる。CdTe太陽電池は省資源で量産可能であり、さらに製造コストも比較的低いことから実用化されており、様々な研究も行われている。
CdTe太陽電池もスーパーストレート型太陽電池として、形成されることが一般的である。例えば特許文献1は、透明電極を構成するガラス基板に着目し、CdTe太陽電池の変換効率(発電効率)の向上を図ったものである。すなわち、特許文献1では、CdTe太陽電池用のガラス基板が、特定の組成及び物性を満たすことにより、高い透過率、高いガラス転移点温度、所定の平均熱膨張係数、高いガラス強度、低いガラス密度、板ガラス生産時の溶解性、成形性、失透防止の特性をバランスよく有することができ、CdTe太陽電池の発電効率を高くできることが開示されている。
しかしながら、CdTe太陽電池では、n型層すなわち陰極の方向に取り出された電子が、陰極表面、すなわち透明電極基板表面の不純物準位でトラップされ、電池内でホールと再結合してしまう現象が発生し、電池効率が低下する傾向がある。また、この傾向は、CdTe太陽電池に限らず、他のスーパーストレート型太陽電池にも見られる。
[1]太陽電池に用いられる透明電極基板であって、ガラス基板と透明導電膜とを含み、前記透明導電膜は、前記ガラス基板側に位置する導電層と、表面層とから構成され、前記表面層の比抵抗が、前記透明導電膜の比抵抗よりも高い透明電極基板。
[2]前記表面層の比抵抗が0.1Ωcm以上であり、前記透明導電膜の比抵抗が0.001Ωcm以下である前記[1]に記載の透明電極基板。
[3]前記表面層がSnO2を主成分とし、ドーパントを含有しない層である前記[1]又は[2]に記載の透明電極基板。
[4]前記表面層がSnO2及びTiO2を含む層である前記[1]又は[2]に記載の透明電極基板。
[5]前記導電層がSnO2を主成分とする層である前記[1]〜[4]のいずれか1に記載の透明電極基板。
[6]前記透明導電膜の膜厚が300〜800nmであり、前記表面層の厚さが10〜80nmである前記[1]〜[5]のいずれか1に記載の透明電極基板。
[7]前記ガラス基板と前記透明導電膜との間に、アンダーコート層をさらに含む前記[1]〜[6]のいずれか1に記載の透明電極基板。
[8]前記[1]〜[7]のいずれか1に記載の透明電極基板を有するスーパーストレート型太陽電池。
先述したように、CdTe太陽電池は透明電極基板側から光照射を行うと電池層のうちのp型層で吸収され、電子とホール(正孔)のキャリアが発生する。発生した電子は電池層のうちのn型層から透明電極基板の方へと流れ、外部回路へ向かう。しかしながら、発生した電子が外部回路に出る前に、電池内で再度ホールと結合して消滅することがある。これをキャリアの再結合と言うが、この再結合が起こると、エネルギー変換効率は低下する。このキャリアの再結合とエネルギー変換効率の低下は、CdTe太陽電池に限らず、他のスーパーストレート型太陽電池にも見られるものである。
具体的には、表面層の比抵抗は、キャリアの再結合を好適に防止する観点から0.1Ωcm以上が好ましく、また、透明導電膜の比抵抗は、透明電極基板の導電性を維持し、電池とした際の低い内部抵抗を実現する観点から0.001Ωcm以下が好ましい。
透明導電膜は、ガラス基板側に位置する導電層と、表面層とから構成される。
透明導電膜の比抵抗は、上記のとおり0.001Ωcm以下が好ましく、0.0008Ωcm以下がより好ましく、0.0006Ωcm以下がさらに好ましい。また、透明導電膜の比抵抗は低いほど好ましいが、0.0001Ωcm以上が実際的である。
なお、本明細書において、透明導電膜の比抵抗(Rt)は、透明電極基板に対してホール効果測定装置を用いることで、測定することができる。
表面層の比抵抗は、上記のとおり0.1Ωcm以上が好ましく、0.2Ωcm以上がより好ましく、0.3Ωcm以上がさらに好ましい。また、表面層の比抵抗が高過ぎると、透明導電膜の導電率が低くなり、電池とした際の内部抵抗が高くなることから、1.5Ωcm以下が好ましく、1.0Ωcm以下がより好ましい。
一つ目の方法としては、透明電極基板を表面研磨機により、表面層の厚みtsの分だけ研磨して表面層を除去した後に、前記透明導電膜の比抵抗の際と同様にして、表面層除去後の比抵抗Rbを測定する。次いで、透明導電膜の比抵抗Rtを用いて下記の式より、表面層の比抵抗Rsを求めることができる。
Rs=ts/{tt/Rt−(tt−ts)/Rb}
ここでRsが表面層の比抵抗(Ωcm)、Rtが透明導電膜の比抵抗(Ωcm)、Rbが表面層除去後の比抵抗(Ωcm)、tsが表面層の厚み(nm)、ttが透明導電膜の厚み(nm)をそれぞれ意味する。
なお、表面層の研磨は、非常に精密に研磨することが求められることから、仕上げ研磨を行うことが好ましい。この際、研磨膜厚を確認するために、頻繁に表面計により膜厚を確認しながら、所定膜厚の研磨を行うことがより好ましい。
ただし、この方法は透明電極基板の製造工程において、導電層を形成せずに表面層のみ形成することで表面層の比抵抗を測定できるものである。そのため、製造された透明電極基板から表面層の比抵抗を求める場合には、上記一つ目の方法を用いることが有用である。
表面層の主成分は、SnO2又はZnOがより好ましく、SnO2がさらに好ましい。また、導電層の主成分と同じ酸化物を用いることも可能であるが、ドーパントを含有しない層であることが好ましい。すなわち、ドーパントを含有しないSnO2又はZnOがよりさらに好ましく、ドーパントを含有しないSnO2が特に好ましい。
表面層の組成はX線光電子分光法(XPS)や二次イオン質量分析法(SIMS)により同定することができる。
先述したように、透明導電膜のうちn型層等の電池層に接する表面近傍に位置する表面層として不純物準位を減少させた層を設けることにより、流れ込んだ電子をトラップするサイトが減少する。これにより、電池層内へ電子が逆流して再結合する現象を抑制することができるものと推測される。これと同様の原理に基づいて、当該表面層にホールをブロックする機能を持たせることも有効である。
ホールブロック機能を有するものとしてTiO2が挙げられ、このTiO2を、比抵抗を上昇させすぎない程度にSnO2と混合して用いることも非常に有効である。
導電層の比抵抗は、前記表面層の比抵抗の測定と同様、表面層を、研磨により除去した後、透明導電膜と同様にホール効果測定装置を用いて直接測定することにより求めることができる。
導電層の比抵抗は、透明電極基板全体の導電性を維持するため0.0008Ωcm以下が好ましく、0.0006Ωcm以下がより好ましい。また、下限は特に限定されないが、0.0001Ωcm以上が実際的である。
なお、導電層の組成はX線光電子分光法(XPS)や二次イオン質量分析法(SIMS)により同定することができる。
ガラス基板は、従来太陽電池に用いられているものと同様のものを用いることができる。例えば、SiO2、Al2O3、B2O3、MgO、CaO、SrO、BaO、ZrO2、Na2OおよびK2Oを母組成として含むガラス基板が挙げられる。より具体的には、酸化物基準のモル百分率表示で、SiO2を60〜75%、Al2O3を1〜7.5%、B2O3を0〜1%、MgOを8.5〜12.5%、CaOを1〜6.5%、SrOを0〜3%、BaOを0〜3%、ZrO2を0〜3%、Na2Oを1〜8%、K2Oを2〜12%含有するガラス基板が挙げられる。ただし、これら組成に限定されるものではない。
具体的には、ガラス転移温度(Tg)は640℃以上が好ましく、645℃以上がより好ましく、655℃以上がさらに好ましい。一方、溶解時の粘性を上げすぎないようにするため、ガラス転移温度は750℃以下が好ましく、720℃以下がより好ましく、690℃以下がさらに好ましい。
ガラス基板と透明導電膜との間には、図1に示すように、所望によりアンダーコート層30をさらに含んでいてもよい。アンダーコート層30は、光の反射を防止することで変換効率を向上することができる。また、太陽電池の作製に際し、熱処理を行った場合であっても、ガラス基板10からのアルカリの拡散を防止し、導電層21の変質を防ぐことができる。
アンダーコート層には、従来公知のものを用いることができる。例えばSiO2、SiOxCy、SnO2、TiO2等が挙げられる。
透明電極基板1は、ガラス基板10上に、導電層21、表面層22を順に積層することにより得ることができる。また、導電層21を積層する前に、所望によりアンダーコート層30を積層してもよい。
具体的には、ガラス基板は、ガラス原料を加熱して溶融ガラスを得る溶解工程、溶融ガラスから泡を除く清澄工程、溶融ガラスを板状にしてガラスリボンを得る成形工程、およびガラスリボンを室温状態まで徐冷する徐冷工程により得ることができる。また、溶融ガラスをブロック状に成形し、徐冷した後に、切断、研磨を経てガラス基板を製造してもよい。
アンダーコート層、導電層、表面層はいずれも、CVD(Chemical Vapor Deposition:化学気相蒸着)法やスパッタリング法、化学メッキ法、湿式塗布法等により形成することができる。スパッタリング法は製板されたガラス基板上に製膜する方法であり、化学メッキ法は鏡を作る方法である。
オンラインCVD法とはフロートライン上でガラス基板の製造過程中に、ガラスの表面に直接、膜を製膜する方法である。すなわち、ガラス基板を得た後に透明導電膜等を製膜するのではなく、ガラス基板を得る工程の途中で透明導電膜等を製膜する。
具体的には、ガラス基板の製造の際、ガラスリボンが溶融錫浴の上を移動した後、徐冷されることで、連続的にガラス基板が製造されるが、このガラスリボンの移動中に、ガラスリボンの上面に、所望する層の製膜工程を連続的に実施するものである。
オンラインCVD法はガラス基板を製造する一連の工程の中で、アンダーコート層、導電層及び表面層を形成することができることから、製造コストを低く抑えることができるため好ましい。この場合、オンラインでの製膜となることから、製膜する層の組成は限定される。例えば、アンダーコート層をSiO2やSiOxCyとし、導電層をフッ素ドープされたSnO2とし、表面層は、SnO2やSnO2とTiO2の混合物とすることが好ましい態様として挙げられる。
スパッタリング法は一度製板されたガラス基板上に層を形成することから、製造コストはかかるものの、所望する様々な組成の層を形成することができる。
本発明は、上記透明電極基板を有するスーパーストレート型太陽電池に関する。当該透明電極基板の構成や好ましい態様は、上記<透明電極基板>で記載したものと同様である。
本発明のスーパーストレート型太陽電池とは、透明電極基板の側から光が入射するタイプの太陽電池であればよく、例えばCdTe太陽電池が挙げられる。ただし、上記透明電極基板をスーパーストレート型以外のタイプの太陽電池、例えば、サブストレート型太陽電池に適用することを何ら排除するものではない。
CdTe太陽電池は、図3に示すように、透明電極基板1の表面層22側の表面上に、n型層40、p型層50、及び裏面電極(陽極)60が順に積層された構成である。
n型層の厚みは30nm以上が好ましく、また、100nm以下が好ましい。
n型層は近接昇華法により形成することができ、昇華速度を変更したり、基板温度を変更することにより、その厚みや膜質を調整することができる。
p型層は近接昇華法により形成することができ、昇華速度を変更したり、基板温度を変更することにより、その厚みや膜質を調整することができる。
裏面電極と裏板ガラス又はバックフィルムとの間は、樹脂封入や接着用の樹脂により接着される。
裏面電極の厚みは100nm以上が好ましく、また、1000nm以下が好ましい。裏板ガラス又はバックフィルムの厚みは1mm以上が好ましく、また、3mm以下が好ましい。
以下に示すように、フロート法によりガラス基板を製造すると同時に、オンライン常圧CVD(化学気相)法によりアンダーコート層、導電層及び表面層を形成することで、透明電極基板を得た。
ガラスリボンの温度が700℃となる最上流側に位置する第1のコーティングビームから、モノシラン(SiH4)、エチレン、及びCO2のガスを供給し、ガラスリボン上に膜厚30nmのSiOC膜であるアンダーコート層を製膜した。
続いて、ガラスリボンが600℃となる下流側に位置する第2のコーティングビームから、モノブチル錫トリクロライド、酸素、水、窒素及びトリフロロ酢酸からなる混合ガスを供給し、SiOC膜上に膜厚420nmのSnO2:Fを成分とする導電層(フッ素ドープ酸化錫膜、SnO299.8重量%)を製膜した。
さらに、そのすぐ下流にある第3のコーティングビームから、モノブチル錫トリクロライド、酸素、水及び窒素からなる混合ガスを供給し、膜厚が45nmのSnO2を成分とする表面層を製膜することで、透明電極基板を得た。なお、ガラス基板の板厚は3.2mmであった。
導電層を製膜する際の第2のコーティングビームから供給した各原料の量は、モノブチル錫トリクロライド20.5L/時間(液相)、酸素35.7Nm3/時間、水88.6kg/時間、トリフロロ酢酸4.9L/時間(液相)であった。
表面層を製膜する際の第3のコーティングビームから供給した各原料の量は、モノブチル錫トリクロライド5.9L/時間(液相)、酸素1.27Nm3/時間、水44.6kg/時間であった。
第2のコーティングビームから供給した各原料の量を、モノブチル錫トリクロライド24.4L/時間(液相)、酸素32.7Nm3/時間、水118.5kg/時間、トリフロロ酢酸6.7L/時間(液相)へと変更し、第3のコーティングビームから供給した各原料の量を、モノブチル錫トリクロライド2.6L/時間(液相)、酸素1.23Nm3/時間、水22.7kg/時間へと変更し、導電層及び表面層の組成及び厚みを変更した以外は実施例1と同様にして、透明電極基板を得た。なお、導電層であるフッ素ドープ酸化錫膜におけるSnO2は99.8重量%であった。
第2のコーティングビームから供給した各原料の量を、モノブチル錫トリクロライド26.8L/時間(液相)、酸素54.0Nm3/時間、水104.3kg/時間、トリフロロ酢酸5.6L/時間(液相)へと変更し、第3のコーティングビームから供給した各原料の量を、モノブチル錫トリクロライド6.6L/時間(液相)、酸素2.47Nm3/時間、水49.6kg/時間へと変更し、導電層及び表面層の組成及び厚みを変更した以外は実施例1と同様にして、透明電極基板を得た。なお、導電層であるフッ素ドープ酸化錫膜におけるSnO2は99.8重量%であった。
第2のコーティングビームから供給した各原料の量を、モノブチル錫トリクロライド17.1L/時間(液相)、酸素45.8Nm3/時間、水99.6kg/時間、トリフロロ酢酸7.1L/時間(液相)へと変更し、第3のコーティングビームから供給した各原料の量を、モノブチル錫トリクロライド7.9L/時間(液相)、酸素1.69Nm3/時間、水118.9kg/時間へと変更し、導電層及び表面層の組成及び厚みを変更した以外は実施例1と同様にして、透明電極基板を得た。なお、導電層であるフッ素ドープ酸化錫膜におけるSnO2は99.7重量%であった。
第2のコーティングビームから供給した各原料の量を、モノブチル錫トリクロライド34.2L/時間(液相)、酸素45.8Nm3/時間、水99.6kg/時間、トリフロロ酢酸4.7L/時間(液相)へと変更し、第3のコーティングビームから供給した各原料の量を、モノブチル錫トリクロライド9.2L/時間(液相)、酸素1.23Nm3/時間、水138.8kg/時間へと変更し、導電層及び表面層の組成及び厚みを変更した以外は実施例1と同様にして、透明電極基板を得た。なお、導電層であるフッ素ドープ酸化錫膜におけるSnO2は99.9重量%であった。
第2のコーティングビームから供給した各原料の量を、モノブチル錫トリクロライド24.4L/時間(液相)、酸素32.7Nm3/時間、水118.5kg/時間、トリフロロ酢酸6.7L/時間(液相)へと変更し、第3のコーティングビームから供給した各原料の量を、モノブチル錫トリクロライド2.0L/時間(液相)、チタンテトライソプロポキシド5.7L/時間(液相)、酸素0.90Nm3/時間、水17.0kg/時間へと変更し、導電層及び表面層の組成及び厚みを変更した以外は実施例1と同様にして、透明電極基板を得た。この時、導電層であるフッ素ドープ酸化錫膜におけるSnO2は99.8重量%であり、表面層は、TiO2を15重量%含有したSnO2とTiO2の混合酸化物膜であった。
まず、透明電極基板を表面研磨機(井元製作所、ラビングテスター)により、表面層の厚みtsの分だけ研磨して表面層を除去した後に、基板を1cm角に切断し、透明導電膜の比抵抗の際と同様にして、表面層除去後の比抵抗Rbを測定した。
次いで、先に測定した透明導電膜の比抵抗Rtを用いて下記の式より、表面層の比抵抗Rsを求めた。
Rs=ts/{tt/Rt−(tt−ts)/Rb}
ここでRsが表面層の比抵抗(Ωcm)、Rtが透明導電膜の比抵抗(Ωcm)、Rbが表面層除去後の比抵抗(Ωcm)、tsが表面層の厚み(nm)、ttが透明導電膜の厚み(nm)をそれぞれ意味する。
なお、ここでの表面層の研磨は、非常に精密に研磨することが求められることから、ダイアモンドペースト(平均粒度1μm、BUEHLER製)と研磨用バフ(マスターテックス、BUEHLER製)とを用いて仕上げ研磨を行った。また、研磨膜厚を確認するために、頻繁に表面計(DEKTAK、ブルカー社製)により膜厚を確認しながら、所定膜厚の研磨を行った。
結果を表1に示す。
透明電極基板の製造工程において、透明導電膜を製膜する際に、導電層の形成工程で基板内の部分製膜を行うようにコーティングビームの部分マスキングを行うことで、基板の一部に表面層のみが形成されるエリアを作製した。そのエリアを用いて、前記透明導電膜の比抵抗の際と同様にして、表面層の比抵抗を測定した。結果を表1に示す。

- 太陽電池に用いられる透明電極基板であって、
ガラス基板と透明導電膜とを含み、
前記透明導電膜は、前記ガラス基板側に位置する導電層と、表面層とから構成され、
前記表面層の比抵抗が、前記透明導電膜の比抵抗よりも高い透明電極基板。 - 前記表面層の比抵抗が0.1Ωcm以上であり、前記透明導電膜の比抵抗が0.001Ωcm以下である請求項1に記載の透明電極基板。
- 前記表面層がSnO2を主成分とし、ドーパントを含有しない層である請求項1又は2に記載の透明電極基板。
- 前記表面層がSnO2及びTiO2を含む層である請求項1又は2に記載の透明電極基板。
- 前記導電層がSnO2を主成分とする層である請求項1〜4のいずれか1項に記載の透明電極基板。
- 前記透明導電膜の膜厚が300〜800nmであり、前記表面層の厚さが10〜80nmである請求項1〜5のいずれか1項に記載の透明電極基板。
- 前記ガラス基板と前記透明導電膜との間に、アンダーコート層をさらに含む請求項1〜6のいずれか1項に記載の透明電極基板。
- 請求項1〜7のいずれか1項に記載の透明電極基板を有するスーパーストレート型太陽電池。
