Abstract
Description
まず、一実施形態に係るプラズマ処理装置(基板処理装置)10について、図1を参照しながら説明する。図1は、一実施形態に係るプラズマ処理装置10の一例として、平行平板型の容量結合(CCP:Capacitively Coupled Plasma)プラズマ処理装置の断面模式図を示す。
次に、一実施形態に係る基板処理システム100について、図6を用いて説明する。図6は、一実施形態に係る基板処理システム100の構成模式図の一例である。

Claims (7)
- 基板を載置する第1載置部及び前記基板の外周にエッジリングを載置する第2載置部とを有する載置台と、
前記第2載置部において前記載置台を貫通する貫通孔に昇降自在に配置される支持ピンと、
前記支持ピンを昇降させる昇降装置と、
前記昇降装置を制御する制御部と、
を備える、基板処理装置。 - 前記エッジリングは、
円環部と、
前記円環部の内周側に設けられ、前記基板及び前記エッジリングを搬送する際に前記基板を支持する基板支持部と、を有する、
請求項1に記載の基板処理装置。 - 前記エッジリングは、
前記基板支持部に前記基板を配置した際、前記基板と前記円環部との間に、前記エッジリングの厚さ方向に開口する開口部を有する、
請求項2に記載の基板処理装置。 - 前記基板は、底面側外縁部において円環状の切り欠き部を有する、
請求項3に記載の基板処理装置。 - 請求項1乃至請求項4のいずれか1項に記載の基板処理装置と、
前記基板を収容するキャリアと、
前記エッジリングを収容するストッカーと、を備え、
前記基板処理装置から前記キャリアへの搬送経路において、前記基板と前記エッジリングを分離し、前記基板を前記キャリアに収容し、前記エッジリングを前記ストッカーに収容する、基板処理システム。 - 請求項1乃至請求項4のいずれか1項に記載の基板処理装置と、
前記基板及び前記エッジリングを収容するキャリアと、を備える、基板処理システム。 - 通路を有する処理容器と、前記処理容器内に配置され、基板を載置する第1載置部及び前記基板の外周にエッジリングを載置する第2載置部とを有する載置台と、前記第2載置部において前記載置台を貫通する貫通孔に昇降自在に配置される支持ピンと、前記支持ピンを昇降させる昇降装置と、前記昇降装置を制御する制御部と、を有する基板処理装置と、
搬送アームと、を備え、
前記支持ピンを上昇させて前記エッジリングとともに前記基板を持ち上げる工程と、
前記搬送アームによって、前記エッジリング及び前記基板を前記処理容器外に搬出する工程と、を実行する、基板搬送方法。
