前記Xはハロゲンアニオンを表す、
光吸収材料を提供する。
<本開示の基礎となった知見>
本開示の基礎となった知見は以下のとおりである。
本実施形態の光吸収材料は、組成式ABX3で示されるペロブスカイト化合物と、3族元素の3価のカチオンと、を含む。ペロブスカイト化合物において、Aは1価のカチオンを表し、BはSnカチオンを含む2価のカチオンを表し、Xはハロゲンアニオンを表す。以下、このようなペロブスカイト化合物を「本実施形態におけるペロブスカイト化合物」と記載することがある。ペロブスカイト化合物のために慣用的に用いられている表現に従い、本明細書においては、A、B、およびXは、それぞれ、Aサイト、Bサイト、およびXサイトとも言う。光吸収材料は、光電変換材料として機能する。
本実施形態の光吸収材料は、太陽電池用の光吸収材料として有用な物性を示し得る。本実施形態におけるペロブスカイト化合物は、長い蛍光寿命を有する。
光吸収材料における3族元素の3価イオンの含有量は、X線光電子分光(XPS)、ICP発光分光分析法(ICP−AES)などによって測定することができる。XPSでは、太陽電池に含まれる光吸収層の内部まで太陽電池を破断し、露出した表面について測定を行う。ICPにおいては、DMSO(ジメチルスルホキシド)などのペロブスカイト化合物を溶解することができる溶媒で光吸収層を溶解し、測定を行う。
以下、本実施形態におけるペロブスカイト化合物の製造方法を説明する。本実施形態におけるペロブスカイト化合物の製造方法は特に限定されない。以下、ITC(Inverse temperature crystallization)法による製造方法が説明される。
以下、本開示のペロブスカイト太陽電池の実施形態について説明する。
基板1は、太陽電池100の各層を保持する。基板1は、透明な材料から形成することができる。基板1としては、例えば、ガラス基板又はプラスチック基板を用いることができる。プラスチック基板は、例えば、プラスチックフィルムであってもよい。第1電極2が十分な強度を有している場合、第1電極2によって各層を保持することができるので、必ずしも基板1を設けなくてもよい。
第1電極2は、導電性を有する。第1電極2は、光吸収層3とオーミック接触を形成しない。さらに、第1電極2は、光吸収層3からの正孔に対するブロック性を有する。当該ブロック性とは、光吸収層3で発生した電子のみを通過させ、光吸収層3で発生した正孔を通過させない性質のことである。ブロック性を有する材料とは、光吸収層3の価電子帯上端のエネルギーよりも、フェルミエネルギーが高い材料である。上記の材料は、光吸収層3のフェルミエネルギーよりも、フェルミエネルギーが高い材料であってもよい。ブロック性を求められる第1電極2のために好適な材料としては、アルミニウムが挙げられる。
(i) リチウム、マグネシウム、ニオブ、フッ素のうち少なくとも1種をドープした酸化チタン、
(ii) 錫、シリコンのうち少なくとも1種をドープした酸化ガリウム、
(iii) シリコン、酸素のうち少なくとも1種をドープした窒化ガリウム、
(iv) インジウム−錫複合酸化物、
(v) アンチモン、フッ素の少なくとも1種をドープした酸化錫、
(vi) ホウ素、アルミニウム、ガリウム、インジウムの少なくとも1種をドープした酸化亜鉛、及び、
(vii) これらの複合物が挙げられる。
光吸収層3は、本実施形態の光吸収材料を含む。すなわち、光吸収層3の光吸収材料は、本実施形態におけるペロブスカイト化合物を含む。光吸収層3の厚さは、その光吸収の大きさにもよるが、例えば100nm以上10μm以下である。光吸収層3の厚さは、100nm以上1000nm以下であってもよい。光吸収層3は、ペロブスカイト化合物を含む層を切り出すことによって形成されてもよい。光吸収層3は、FASnI3からなるテンプレート層と、当該テンプレート層の上に形成されたペロブスカイト化合物とを有していてもよい。
第2電極4は、導電性を有する。第2電極4は、光吸収層3とオーミック接触しない。さらに、第2電極4は、光吸収層3からの電子に対するブロック性を有する。光吸収層3からの電子に対するブロック性とは、光吸収層3で発生した正孔のみを通過させ、電子を通過させない性質のことである。このような性質を有する材料とは、光吸収層3の伝導帯下端のエネルギーよりも、フェルミエネルギーが低い材料である。上記の材料は、光吸収層3のフェルミエネルギーよりも、フェルミエネルギーが低い材料であってもよい。具体的な材料としては、白金、金、及び、グラフェンなどの炭素材料が挙げられる。
図4は、本実施形態の太陽電池の第2例を示す断面図である。太陽電池200は、電子輸送層5を備える点で、図3に示す太陽電池100と異なる。太陽電池100と同一の機能及び構成を有する構成要素については、太陽電池100と共通する符号を付し、説明を適宜省略する。
第1電極22は、導電性を有する。第1電極22は、第1電極2と同様の構成とすることもできる。太陽電池200では、電子輸送層5を用いるため、第1電極22は、光吸収層3からの正孔に対するブロック性を有さなくてもよい。すなわち、第1電極22の材料は、光吸収層3とオーミック接触する材料であってもよい。
(i) リチウム、マグネシウム、ニオブ、フッ素のうち少なくとも1種をドープした酸化チタン、
(ii) 錫、シリコンのうち少なくとも1種をドープした酸化ガリウム、
(iii) シリコン、酸素のうち少なくとも1種をドープした窒化ガリウム、
(iv) インジウム−錫複合酸化物、
(v) アンチモン、フッ素の少なくとも1種をドープした酸化錫、
(vi) ホウ素、アルミニウム、ガリウム、インジウムの少なくとも1種をドープした酸化亜鉛、及び、
(vii) これらの複合物が挙げられる。
電子輸送層5は、半導体を含む。電子輸送層5は、バンドギャップが3.0eV以上の半導体であってもよい。バンドギャップが3.0eV以上の半導体で電子輸送層5を形成することにより、可視光及び赤外光を光吸収層3まで透過させることができる。半導体の例としては、有機又は無機のn型半導体が挙げられる。
図5は、本実施形態の太陽電池の第3例を示す断面図である。太陽電池300は、多孔質層6を備える点で、図4に示す太陽電池200と異なる。太陽電池200と同一の機能及び構成を有する構成要素については、太陽電池200と共通する符号を付し、説明を適宜省略する。
多孔質層6は、光吸収層3を形成する際の土台となる。多孔質層6は、光吸収層3の光吸収、及び、光吸収層3から電子輸送層5への電子移動を阻害しない。多孔質層6によって光散乱が起こることにより、光吸収層3を通過する光の光路長が増大する。光路長が増大すると、光吸収層3中で発生する電子及び正孔の量が増加すると予測される。
図6は、本実施形態の太陽電池の第4例を示す断面図である。太陽電池400は、正孔輸送層7を備える点で、図5に示す太陽電池300と異なる。太陽電池300と同一の機能及び構成を有する構成要素については、太陽電池300と共通する符号を付し、説明を適宜省略する。
上述したように、第2電極34は、光吸収層3からの電子に対するブロック性を有さなくてもよい。すなわち、第2電極34の材料は、光吸収層3とオーミック接触する材料であってもよい。そのため、第2電極34を、透光性を有するように形成することができる。
基板31は、図1に示す太陽電池100の基板1と同様の構成とすることができる。第2電極34が透光性を有している場合には、基板31は、透光性を有さなくてもよい。例えば、基板31の材料として、金属、セラミックス、及び光透過性の小さい樹脂材料を用いることができる。
正孔輸送層7は、有機物または無機半導体によって構成される。正孔輸送層7は、互いに異なる材料からなる複数の層を含んでいてもよい。
図7は、本実施形態の太陽電池の第5例を示す断面図である。太陽電池500は、多孔質層6を備えていない点で、図6に示す太陽電池400と異なる。太陽電池400と同一の機能及び構成を有する構成要素については、太陽電池400と共通する符号を付し、説明を適宜省略する。
図8は、本実施形態の太陽電池の第6例を示す断面図である。太陽電池600は、テンプレート層8を備えている点で、図7に示す太陽電池500と異なる。太陽電池600において、テンプレート層8及び光吸収層3が光吸収層として機能してもよい。すなわち、光吸収層がテンプレート層8(第1層)及び光吸収層3(第2層)を含んでいてもよい。太陽電池500と同一の機能及び構成を有する構成要素については、太陽電池500と共通する符号を付し、説明を適宜省略する。
テンプレート層8は、組成式ABX3(式中、Aは1価のカチオンであり、Bは2価のカチオンであり、Xはハロゲンアニオンである)で示され、ペロブスカイト構造を有するペロブスカイト化合物を含む。テンプレート層8に含まれるペロブスカイト化合物は、例えば、FASnI3である。テンプレート層8に含まれるペロブスカイト化合物は、本実施形態におけるペロブスカイト化合物と異なる組成を有していてもよい。テンプレート層8の厚さは、例えば、50nm以上1000nm以下である。
図9は、本実施形態の太陽電池の第7例を示す断面図である。太陽電池700は、多孔質層6を備えている点で、図8に示す太陽電池600と異なる。太陽電池600と同一の機能及び構成を有する構成要素については、太陽電池600と共通する符号を付し、説明を適宜省略する。
以下、本開示を実施例によって具体的に説明する。以下のように、実施例1〜6、比較例1、参考例1及び参考例2のペロブスカイト太陽電池を作製し、それらの特性を評価した。
図6に示したペロブスカイト太陽電池400と同じ構造を有するペロブスカイト太陽電池を作製した。実施例1の太陽電池の詳細は、以下のとおりである。
第1電極32:インジウムドープSnO2層(表面抵抗10Ω/sq.)
電子輸送層5:酸化チタン (厚さ30nm)
多孔質層6:多孔質酸化チタン
光吸収層3:CH(NH2)2SnI3+Y3+
正孔輸送層7:ポリトリアリルアミン(以下、「PTAA」という。Aldrich社製)
第2電極34:金 (厚さ80nm)
Snに対するYのモル比を表1に示す値に調節したことを除き、実施例1と同じ方法によって、実施例2及び3の太陽電池を得た。
YI3の代わりに、ScI3をDMSO溶液に加えたこと、及び、Snに対するScのモル比を表1に示す値に調節したことを除き、実施例1と同じ方法によって、実施例4〜6の太陽電池を得た。
DMSO溶液にYI3を加えなかったことを除き、実施例1と同じ方法によって、比較例1の太陽電池を得た。
YI3の代わりに、BiI3をDMSO溶液に加えたこと、及び、Snに対するBiのモル比を表1に示す値に調節したことを除き、実施例1と同じ方法によって、参考例1及び2の太陽電池を得た。
