Abstract
Description
実施の一形態による半導体装置の製造方法について図1乃至図3の断面図を参照しながら説明する。
W → W4+ + 4e− ・・・式(1)
W4+ + 4e− + 2H2O → WO2 + 2H2 ・・・式(2)
WO2 + 2OH− → WO3 − + H2O ・・・式(3)
式(1)および(2)による酸化反応と、式(3)による反応とは反復継続して順次に進行する。この結果、金属膜10の凸部が除去され、図3に示すように、金属膜10の表面が平坦化される。
W → W6+ + 6e− ・・・式(4)
2W6+ + 12e− + 3H2O → 2WO3 + 3H2 ・・・式(5)
WO3 + 2OH− → WO4 2− + H2O ・・・式(6)
上記説明では金属膜10としてタングステン(W)膜を取り挙げたが、金属膜10は、処理液13中において第1触媒14によって酸化される限りにおいて特に限定されるものではなく、その成膜方法もなんら限定されるものではない。また、金属膜10は二種類以上の金属を含んでいてもよく、合金や積層膜であってもよい。
上述した半導体装置の製造方法の実施に好適な製造装置のいくつかについて、半導体製造装置の実施形態として図4乃至図7を参照しながら説明する。
Claims (5)
- 金属を含み凹凸を有する被加工物に処理液を供給する工程と、
前記被加工物に第1触媒を接触させて前記被加工物の凹凸表面に酸化膜を形成し、第2触媒と前記酸化膜が形成された凹凸の凸部とを相互に接触または接近させて前記凸部表面の前記酸化膜を前記処理液中に溶出させる工程と、
を備える半導体装置の製造方法。 - 前記処理液は、水(H2O)または酸化剤を含む水(H2O)であり、前記第1触媒は酸化性固体触媒であり、前記第2触媒は塩基性固体触媒であることを特徴とする請求項1に記載の半導体装置の製造方法。
- 金属を含み凹凸を有する被加工物を保持する被加工物保持部と、
前記被加工物に接触して前記被加工物の凹凸表面に酸化膜を形成する第1触媒と、前記酸化膜が形成された凹凸の凸部と相互に接触または接近して前記凸部表面の前記酸化膜を処理液中に溶出させる第2触媒とを保持可能な触媒保持部と、
を備える半導体製造装置。 - 前記触媒保持部は、
前記被加工物保持部の周辺に設けられて前記第1触媒を保持可能な第1触媒保持部と、
前記第2触媒を保持可能な第2触媒保持部と、
を含むことを特徴とする請求項3に記載の半導体製造装置。 - 前記触媒保持部は、前記第1触媒と前記第2触媒とを共に保持し、同時に走査可能であることを特徴とする請求項3に記載の半導体製造装置。
