現在、上記深紫外の光源、特に殺菌用光源として使用されているのは水銀ランプである。しかしながら、水銀ランプは人体に有害な水銀を使用しているため、無害で長寿命、高輝度な深紫外光源の開発が求められている。
その光源として、深紫外発光LEDではAlGaN系の窒化物半導体が主に研究され、すでに市販されている。しかし、このLEDは、点光源であり、殺菌などで求められる面光源として利用するためには多数並べる必要がある。また、高品質のAlGaN結晶の作製が困難なことから、発光強度、発光効率ともに低く課題が残されている。
一方、電子線励起によって蛍光体を発光させるフィールドエミッションランプや無機ELは、面発光可能であり殺菌用途に相応しい。特にフィールドエミッションランプでは、深紫外発光材料としてアルミン酸亜鉛粉末(ZnAl2O4)を用いたデバイスが報告されている。このデバイスは、この粉末を増粘剤と混合してペースト状にし、このペーストを塗布して蛍光体とするものである。従って、蛍光体中に残存した増粘剤が電子線照射により黒化物となるなどにより、発光特性に悪影響を及ぼすことが知られている(非特許文献1)。

As the light source, in the deep ultraviolet light emitting LED, an AlGaN-based nitride semiconductor is mainly researched and is already on the market. However, these LEDs are point light sources, and in order to be used as a surface light source required for sterilization or the like, a large number of LEDs need to be arranged. In addition, since it is difficult to produce a high-quality AlGaN crystal, there remains a problem of low emission intensity and emission efficiency.
On the other hand, field emission lamps and inorganic ELs that emit phosphors by electron beam excitation can emit light and are suitable for sterilization applications. In particular, for field emission lamps, devices using zinc aluminate powder (ZnAl 2 O 4 ) as a deep ultraviolet light emitting material have been reported. In this device, this powder is mixed with a thickener to form a paste, and this paste is applied to form a phosphor. Accordingly, it is known that the thickening agent remaining in the phosphor becomes a blackened product by irradiation with an electron beam and the like, which adversely affects the light emission characteristics (Non-Patent Document 1).
深紫外域に相当するバンドギャップエネルギーを持つ材料として、Ga2O3がある。しかしながら、当該単結晶膜のバンドギャップエネルギー(4.8〜4.9eV)に相当する波長約260nmのバンド端発光については議論がある。(非特許文献2)。本願発明者らも、当該Ga2O3単結晶膜の発光に関して検討したが、260nm近傍での発光は観察されなかった(非特許文献3)。その他、深紫外発光する材料としては、電子線励起により発光するダイヤモンド、六方晶窒化ホウ素、窒化アルミニウムなどが知られている。
ランタン(La)を含むガリウム酸化物については、これまで数報の報告があるが、何れも超伝導用、燃料電池材料を目的としたものであり、発光特性に関しては何ら記載がない(特許文献1、2、非特許文献4、5)。

〔深紫外発光材料〕

当該酸化物は、ペロブスカイト型構造をもつ、LaAlO3(x=1)、或いはLaGaO3とLaAlO3との混晶体La(Ga1−xAlx)O3である。
形状は、塊状或いは薄膜状とすることができる。薄膜状の酸化物は、製法上任意の化学組成にしやすいこと、並びに大面積化が可能であること、更に原料の使用量が極小であることから好適である。
結晶性も特に限定されず、非晶質、多結晶、単結晶の何れでもよく、使用目的や使用環境に応じて選択される。特に、単結晶であると、欠陥や粒界が少なく、それらによる非輻射再結合や深い準位からの発光を抑えることができるため有利である。
結晶構造はペロブスカイト型構造である。当該酸化物は、無色ないしはわずかに着色した透明な固体であり、良好な化学的安定性を有しており、通常の使用においては短期間での性能の劣化は認められない。

本発明において用いる基板は、目的の酸化物と格子定数がほぼ等しいストロンチウムチタン酸化物(SrTi03)基板、ランタンアルミネート(LaAl03)基板、スピネル(MgAl2O4)基板などが好適に用いられる。
ターゲットとしては、LaGa03、LaAl03、またはLa(Ga1−xAlx)O3の焼結体または単結晶が用いられる。更にLa(Ga1−xAlx)O3に対してGaやAlを過剰にした混合焼結体も用いることができる。
ターゲットとしてLaGa03及びLaAl03を用いて任意組成のLa(Ga1−xAlx)O3薄膜を製造する場合は、一層成長させる間に上記ターゲットを切り替える。このとき、各ターゲットに照射するパルス数を調整することにより目的組成を実現し、各層に対して同じ切り替え操作を繰り返して薄膜を製造する。即ち、LaGa03にP1パルス照射した後、ターゲットをLaAl03に切り替えP2パルス照射して一層成長させた後、再びLaGa03にP1パルス照射した後、ターゲットをLaAl03に切り替えP2パルス照射して更に一層成長させることを必要に応じて繰り返す。このときLaGa03に照射するレーザーのパルス数P1とLaAl03に照射するレーザーのパルス数P2とにより、得られる薄膜の組成を制御する。
得られる薄膜は、発光効率や光の再吸収などの観点から、平均厚みが50nm〜1μmとすることが好ましい。面積は、大きいほど大面積の発光が可能なるので有利である。
薄膜の結晶性は、大面積化の観点からは、非晶質または多結晶であることが好ましく、発光効率や発光強度の観点からは、多結晶、特に単結晶であることが好ましい。その結晶はペロブスカイト型構造である。

実施例1(LaGaO3とLaAlO3とのコンポジションスプレッド薄膜)
SrTi03基板上に、パルスレーザー堆積装置(パスカル株式会社製
ST−LMBE)を使用して、LaGaO3とLaAlO3とのコンポジションスプレッド薄膜を形成した。なお基板中央部に7mm幅で組成傾斜させた。ターゲットはLaGaO3焼結体、LaAlO3とAl2O3との混合体(Al/La=1.3)の焼結体を用いた成膜条件は、パルスレーザーとしてKrFエキシマレーザ(248nm)、繰り返し周波数4Hz、エネルギー密度1 J/cm2、酸素分圧1mTorr、基板温度650℃とした。一層につきLaGaO3側が32パルス、LaAlO3側が69パルスとなるようにしてコンポジションスプレッド膜を作製した。得られた薄膜の厚みは、約220nmであり、ペロブスカイト型構造を有する薄膜であった。この薄膜とCLスペクトル測定点を模式的に図1に示す。
組成傾斜部において、コンポジションスプレッド薄膜の両端(Gaリッチ端及びYリッチ端)の2点とその間を4等分した3点の計5点についてCL測定した。測定時間は5sec/nm、測定波長間隔は1nm、回折格子は1200gr/mm、検出器は光電子増倍管を使用した。その結果を図2に示す。図2から、これら酸化物は、190〜340nm域に深紫外発光を行うことが認められた。特にGaがリッチな組成(測定点1,2)では、260nm近傍および320nm近傍に強い発光ピークが観察され、有力な深紫外発光材料となることが期待できる。以下に、EPMAによる、各測定点におけるLaGaO3とLaAlO3との組成割合を示す。

Example 1 (composition spread thin film of LaGaO 3 and LaAlO 3 )
A composition spread thin film of LaGaO 3 and LaAlO 3 was formed on a SrTiO 3 substrate using a pulse laser deposition apparatus (ST-LMBE manufactured by Pascal Co., Ltd.). The composition was tilted at a center of the substrate with a width of 7 mm. The film forming conditions using a LaGaO 3 sintered body, a mixture of LaAlO 3 and Al 2 O 3 (Al / La = 1.3) as a target were KrF excimer laser (248 nm) as a pulse laser, repetition frequency 4 Hz, energy The density was 1 J / cm 2 , the oxygen partial pressure was 1 mTorr, and the substrate temperature was 650 ° C. A composition spread film was prepared so that there were 32 pulses on the LaGaO 3 side and 69 pulses on the LaAlO 3 side per layer. The obtained thin film had a thickness of about 220 nm and was a thin film having a perovskite structure. This thin film and CL spectrum measurement points are schematically shown in FIG.
In the composition gradient portion, CL measurement was performed on a total of five points, that is, two points on both ends (Ga-rich end and Y-rich end) of the composition spread thin film and three points obtained by equally dividing the two points. The measurement time was 5 sec / nm, the measurement wavelength interval was 1 nm, the diffraction grating was 1200 gr / mm, and the detector used was a photomultiplier tube. The result is shown in FIG. From FIG. 2, it was recognized that these oxides emit deep ultraviolet light in the 190 to 340 nm region. In particular, in a Ga-rich composition (measurement points 1 and 2), strong emission peaks are observed in the vicinity of 260 nm and 320 nm, and it can be expected that the composition will be a powerful deep ultraviolet light-emitting material. The composition ratio of LaGaO 3 and LaAlO 3 at each measurement point by EPMA is shown below.
