Description
本発明は、太陽電池に関する。
太陽電池は、一般に、光入射側に設けられる透明電極層と、光入射側の反対側に設けられる裏面電極層との間に、光電変換部が設けられている。太陽電池の光電変換効率を高めるため、光電変換部と裏面電極との間に、入射した光の一部を反射する反射層を設けることが提案されている(特許文献1)。
本発明の目的は、光電変換効率を高めることができる太陽電池を提供することにある。
本発明の太陽電池は、第1の主面、及び前記第1の主面と反対側に設けられる第2の主面を有する一導電型の結晶シリコン基板と、前記第1の主面側に設けられる他導電型の第1の非晶質シリコン膜と、前記第2の主面側に設けられる一導電型の第2の非晶質シリコン膜と、前記第2の非晶質シリコン膜に接触するコンタクト層と、前記コンタクト層に接触するMgドープ酸化亜鉛層と、前記第1の非晶質シリコン膜の上に設けられる第1の電極層と、前記Mgドープ酸化亜鉛層の上に設けられる第2の電極層とを備え、前記コンタクト層の格子定数が、前記Mgドープ酸化亜鉛層の格子定数の±30%の範囲内である。
本発明によれば、光電変換効率を高めることができる。
以下、好ましい実施形態について説明する。但し、以下の実施形態は単なる例示であり、本発明は以下の実施形態に限定されるものではない。また、各図面において、実質的に同一の機能を有する部材は同一の符号で参照する場合がある。
図1は、第1の実施形態の太陽電池の積層構造を示す模式的断面図である。図1に示す太陽電池1は、一導電型の結晶シリコン基板2を備えている。一導電型の結晶シリコン基板2は、第1の主面3及び第2の主面4を有している。第1の主面3の上には、真性の非晶質シリコン膜5が形成されている。非晶質シリコン膜5の上には、他導電型の第1の非晶質シリコン膜6が形成されている。他導電型の第1の非晶質シリコン膜6の上には、第1の電極層としての受光面電極層9が形成されている。受光面電極層9の上には、フィンガー電極10が形成されている。
結晶シリコン基板2の第2の主面4上には、真性の非晶質シリコン膜7が形成されている。真性の非晶質シリコン膜7の上には、一導電型の第2の非晶質シリコン膜8が形成されている。第2の非晶質シリコン膜8の上には、コンタクト層11が接触するように形成されている。コンタクト層11の上には、Mgドープ酸化亜鉛層12が接触するように形成されている。Mgドープ酸化亜鉛層12の上には、第2の電極層としての裏面電極層13が接触するように形成されている。なおコンタクト層11は、第2の非晶質シリコン膜8とMgドープ酸化亜鉛層12との間のコンタクト抵抗値を小さくするため挿入される層である。
結晶シリコン基板2は、単結晶シリコンから形成されていてもよいし、多結晶シリコンから形成されていてもよい。また、本明細書において、「非晶質シリコン」には、微結晶シリコンも含まれる。微結晶シリコンとは、非晶質シリコン中にシリコン結晶が析出しているものをいう。
以下、結晶シリコン基板2の導電型がn型であり、第1の非晶質シリコン膜6の導電型がp型であり、第2の非晶質シリコン膜8の導電型がn型である場合について説明する。
p型の非晶質シリコン膜6におけるドーパント濃度は、i型(真性)の非晶質シリコン膜5よりも高く、1×1020cm−3以上であることが好ましい。また、p型の非晶質シリコン膜6の厚みは、光の吸収をできるだけ少なくするように薄くし、一方で光電変換部で発生したキャリアを接合部で効果的に分離し、かつキャリアを受光面電極層9で効率よく収集できる程度に厚くすることが好ましい。具体的には、p型の非晶質シリコン膜6の厚みは、1nm以上50nm以下であることが好ましい。
n型の非晶質シリコン膜8におけるドーパント濃度は、i型(真性)の非晶質シリコン膜7よりも高く、1×1020cm−3以上であることが好ましい。また、n型の非晶質シリコン膜8の厚みは、結晶シリコン基板2内部で発生したキャリアを接合部で効果的に分離し、かつキャリアを裏面電極層13で効率よく収集できる程度に厚くすることが好ましく、具体的には、n型の非晶質シリコン膜8の厚みは、1nm以上50nm以下であることが好ましい。
i型(真性)の非晶質シリコン膜5及び7におけるp型またはn型のドーパント濃度は、5×1018cm−3以下であることが好ましい。また、非晶質シリコン膜5及び7の厚みは、光の吸収をできるだけ抑えられるように薄くし、一方で結晶シリコン基板2の表面が十分にパッシベーションされる程度に厚くすることが好ましい。具体的には、1nm以上25nm以下であることが好ましく、さらには2nm以上10nm以下であることが好ましい。
コンタクト層11の格子定数は、Mgドープ酸化亜鉛層12の格子定数の±30%の範囲内であり、好ましくは±10%の範囲内であり、さらに好ましくは±5%の範囲内である。ここで、格子定数は、a軸方向の格子定数である。コンタクト層11の格子定数を上記の範囲内に設定することにより、フィルファクター(F.F.)の低減を抑制でき、短絡電流(Isc)を向上することができる。したがって、光電変換効率を高めることができる。
コンタクト層11は、酸化亜鉛層であることが好ましく、Ga(ガリウム)またはAl(アルミニウム)がドープされた酸化亜鉛層であることがさらに好ましい。本実施形態では、Gaドープ酸化亜鉛層である。Gaドープ酸化亜鉛層におけるGaの含有量は、0.1at%以上10at%以下であることが好ましく、さらには0.5at%以上5at%以下であることが好ましい。Gaの含有量を上記の範囲内にすることにより、入射する光の吸収を抑えつつ、電気抵抗が高くなることを抑制できる。
コンタクト層11の厚みは、10nm以上80nm以下であることが好ましく、さらには20nm以上50nm以下であることが好ましい。コンタクト層11の厚みを上記の範囲内にすることにより、入射する光の吸収を抑えつつ、コンタクト抵抗が高くなることを抑制できる。
Mgドープ酸化亜鉛層12は、本実施形態において、低屈折率層として機能する。Mgドープ酸化亜鉛層12の屈折率は、1.7以上1.9以下であることが好ましい。Mgドープ酸化亜鉛層12におけるMgの含有量は、0at%より多く、かつ25at%以下であることが好ましく、さらには0at%より多く15at%以下であることが好ましい。Mgの含有量を上記の範囲内にすることにより、入射する光の吸収を抑えつつ、電気抵抗が高くなることを抑制できる。
Mgドープ酸化亜鉛層12には、さらにAlがドープされていてもよい。
Mgドープ酸化亜鉛層12の厚みは、30nm以上120nm以下であることが好ましく、さらには40nm以上80nm以下であることが好ましい。コンタクト層11の厚みを上記の範囲内にすることにより、入射する光の吸収を抑えつつ、電気抵抗が高くなることを抑制できる。
コンタクト層11を、第2の非晶質シリコン膜8とMgドープ酸化亜鉛層12との間に挿入することにより、第2の非晶質シリコン膜8との間のコンタクト抵抗値を、第2の非晶質シリコン膜8とMgドープ酸化亜鉛層12との間のコンタクト抵抗値より小さくすることができる。本実施形態において、コンタクト層11とMgドープ酸化亜鉛層12の界面は反射層として機能する。したがって、結晶シリコン基板2を含む光電変換部を透過した光を、この反射層で反射して、光電変換部に再入射させることができる。これにより、短絡電流(Isc)を向上することができ、光電変換効率を高めることができる。
裏面電極層13は、本実施形態において、Mgドープ酸化亜鉛層12の全面上に設けられている。裏面電極層13は、例えば、Cu(銅)、Ag(銀)などの金属膜から形成することができる。本実施形態においては、Cu膜が形成されている。裏面電極層13の厚みは、200nm以上1000nm以下であることが好ましく、さらには300nm以上700nm以下であることが好ましい。裏面電極層13の厚みを上記の範囲内にすることにより、光電変換部でキャリアの損出を低減し、より良く収集することができる。
また、結晶シリコン基板2を透過した光は、Mgドープ酸化亜鉛層12と裏面電極層13との界面は反射層として機能する。したがって、透明度が高く、光の吸収率が低いMgドープ酸化亜鉛層12を用いることにより、光電変換部へ入射する光量を増加させることができ、太陽電池1の短絡電流(Isc)を向上できる。
受光面電極層9は、導電性及び透光性を有する材料から形成される。具体的には、酸化インジウム、酸化錫、酸化亜鉛、酸化チタンなどの金属酸化物を用いることができる。これらの金属酸化物に、W(タングステン)、Sn(錫)、Zn(亜鉛)、Sb(アンチモン)、Ti(チタン)、Ce(セリウム)、Ga(ガリウム)などのドーパントがドープされていてもよい。金属酸化物層としては、酸化インジウム層であることが特に好ましい。
本実施形態において、受光面電極層9は、Wドープ酸化インジウム層から形成されている。Wドープ酸化インジウム層におけるWの含有量は、0.3at%以上5at%以下であることが好ましく、さらには0.5at%以上2at%以下であることが好ましい。Wの含有量を上記の範囲内にすることにより、入射する光の吸収を抑えつつ、電気抵抗が高くなることを抑制できる。
受光面電極層9の厚みは、50nm以上150nm以下であることが好ましく、さらには70nm以上120nm以下であることが好ましい。受光面電極層9の厚みを上記の範囲内にすることにより、入射する光の吸収を抑えつつ、電気抵抗が高くなることを抑制できる。
フィンガー電極10は、一般的な太陽電池におけるフィンガー電極の形成方法より形成することができる。例えば、フィンガー電極10は、Ag(銀)ペーストを印刷することにより形成することができる。フィンガー電極10と交差するバスバー電極を形成してもよい。しかしながら、バスバー電極を形成しないバスバーレスであってもよい。
太陽電池1の各層は、以下のようにして形成することができる。 まず、結晶シリコン基板2の表面は、各層の成膜前に洗浄されていることが好ましい。具体的には、フッ化水素酸溶液やRCA洗浄液を用いて行うことができる。また、水酸化カリウム水溶液(KOH水溶液)等のアルカリ性エッチング液を用いて、結晶シリコン基板2の表面や裏面にテクスチャ構造を形成することが好ましい。この場合、(100)面を有する結晶シリコン基板2をアルカリ性エッチング液で異方性エッチングすることによって、ピラミッド型の(111)面を有するテクスチャ構造を形成することができる。また、非晶質シリコン膜5および非晶質シリコン膜7との整合性を良くするために、非晶質シリコン膜5および非晶質シリコン膜7の成膜前に所定の酸化処理をして、酸化界面を形成してもよい。所定の酸化処理としては、大気や湿度制御された雰囲気中に所定時間放置するか、オゾン水処理、過酸化水素水処理、オゾナイザー処理などを適宜使用することが出来る。
非晶質シリコン膜5、非晶質シリコン膜6、非晶質シリコン膜7および非晶質シリコン膜8は、プラズマ化学気相成長、熱化学気相成長、光化学気相成長およびスパッタリングなどの方法により形成することができる。プラズマ化学気相成長には、RFプラズマ方式、VHFプラズマ方式、さらにマイクロ波プラズマ方式などいずれの手法を用いてもよい。例えばRFプラズマ化学気相成長を用いる場合は、シラン(SiH4)等のケイ素含有ガス、ジボラン(B2H6)等のp型ドーパント含有ガスおよびホスフィン(PH3)等のn型ドーパント含有ガスを水素で希釈して供給し、平行平板電極等にRF高周波電力を印加してプラズマ化して、加熱された結晶シリコン基板2の表面に供給することによって形成することができる。なお、成膜時の基板温度は150℃から250℃の範囲にあることが好ましい。また、成膜時のRF電力密度は1mW/cm2から10mW/cm2の範囲にあることが好ましい。
コンタクト層11、Mgドープ酸化亜鉛層12、及び受光面電極層9は、スパッタリング、蒸着、化学気相成長等の薄膜形成方法により形成することができる。
裏面電極層13は、スパッタリング、蒸着、化学気相成長法、印刷やめっき等の薄膜形成方法により形成することができる。
上記実施形態では、結晶シリコン基板と第1の非晶質シリコン膜及び第2の非晶質シリコン膜の間に、真性の非晶質シリコン膜が設けられているが、本発明をこれに限定されるものではない。結晶シリコン基板側の上に、直接第1の非晶質シリコン膜または第2の非晶質シリコン膜が設けられていてもよい。
上記各実施形態では、一導電型をn型、他導電型をp型とした例を示したが、本発明はこれに限定されるものではなく、一導電型をp型、他導電型をn型としてもよい。また、上記各実施形態では、結晶シリコン基板2をn型、つまり一導電型とした例を示したが、本発明はこれに限定されるものでなく、p型、つまり他導電型としてもよい。

Claims (8)
- 第1の主面、及び前記第1の主面と反対側に設けられる第2の主面を有する一導電型の結晶シリコン基板と、
前記第1の主面側に設けられる他導電型の第1の非晶質シリコン膜と、
前記第2の主面側に設けられる一導電型の第2の非晶質シリコン膜と、
前記第2の非晶質シリコン膜に接触するコンタクト層と、
前記コンタクト層に接触するMgドープ酸化亜鉛層と、
前記第1の非晶質シリコン膜の上に設けられる第1の電極層と、
前記Mgドープ酸化亜鉛層の上に設けられる第2の電極層とを備え、
前記コンタクト層の格子定数が、前記Mgドープ酸化亜鉛層の格子定数の±30%の範囲内である、太陽電池。 - 前記コンタクト層が、酸化亜鉛層である、請求項1に記載の太陽電池。
- 前記コンタクト層の厚みが、10nm以上80nm以下である、請求項2に記載の太陽電池。
- 前記酸化亜鉛層が、Gaドープ酸化亜鉛層である、請求項1〜3のいずれか一項に記載の太陽電池。
- 前記第2の電極層が、前記Mgドープ酸化亜鉛層の全面上に設けられる金属膜である、請求項1〜4のいずれか一項に記載の太陽電池。
- 前記第1の電極層が、酸化インジウム層である、請求項1〜5のいずれか一項に記載の太陽電池。
- 前記酸化インジウム層が、Wドープ酸化インジウムである。請求項6に記載の太陽電池。
- 前記第1の非晶質シリコン膜と前記結晶シリコン基板との間、及び前記第2の非晶質シリコン膜と前記結晶シリコン基板との間の少なくともいずれか一方に、真性の非晶質シリコン膜が設けられている、請求項1〜7のいずれか一項に記載の太陽電池。
