Abstract
Description
−上記金属基板は、好ましくは、実質的に円形又は楕円形の断面を有する長基板であり、さらに好ましくは、チューブ状の基板、又は溝付きのシート、波形を有するシートもしくは畝を有するシートであり、
−上記金属基板は、二軸配向されており、好ましくは、上記金属基板の長さ方向に直交する[001]方向の粒子を有する立方体集合組織(cubic texture)を有しており、[100]方向は上記金属基板の長さ方向に平行であり、
次の各ステップを含んでおり、
(1) 少なくとも一つの金属酸化物よりなるプリカーサ膜は、少なくとも一つのプリカーサの水性溶液又は有機溶液、例えば上記金属カルボン酸塩(と好ましくはプロピオン酸塩)を用いて、堆積され、上記溶液は、好ましくは、当該方法の温度で測定され、1mPa・s〜20mPa・sの間の値、さらに好ましくは2mPa・s〜10mPa・sの間の値の粘度を有しており、
(2) 上記酸化プリカーサ膜は、好ましくは80℃〜100℃との間の値の温度にて、乾燥に晒され、
(3) 上記酸化プリカーサ膜を熱分解すると共に上記金属酸化物を形成するために、熱処理が実行され、上記熱処理の少なくとも一部は、還元ガス流の下、好ましくはアルゴン(Ar)と5%(vol)の水素(H2)からなる上記還元ガス流の下で実行され、上記還元ガスは、好ましく0.005cm/sよりも大きい流量を有し、好ましく0.012cm/s〜0.1cm/sの間の値、より好ましくは0.04cm/s〜0.08cm/sの間の値の流量を有している。
(i) 少なくとも一つの曲面状の表面を有する金属基板が設けられ、該基板は典型的には、好ましくはチューブ状の基板、又は溝付きのシート、波形を有するシートもしくは畝を有するシートである実質的に円形又は楕円形の断面を有する長基板(long substrate)であって、該基板は二軸配向されており、好ましくは、該基板の長手方向に対して垂直である[100]方向の粒子を有する立方体集合組織(cubic texture)を有しており、該[100]方向は該基板の長手方向に並行であって、該長手方向は典型的には圧延方向、押出方向又は延伸方向であり、
(ii) 選択的に、機能化処理が、好ましくはH2Sを用いて、該金属基板表面の少なくとも一部の上で実行され、
(iii) 少なくとも一つの金属元素からなる酸化物のエピタキシャル膜がその表面の少なくとも一部の上に堆積されており、該表面は、適用される場合には、液体溶液を用いて、該表面の該機能化部分を含んでおり、
該方法は上記ステップ(iii)において、
(a) 第一に、好ましくは上記金属A及びBのカルボン酸塩溶液を用いて、少なくとも一つの金属元素からなる酸化物のプリカーサ膜が堆積され、該溶液は好ましくは、本方法の温度で測定され、1mPa・s〜20mPa・sの間の値、さらに好ましくは2mPa・s〜10mPa・sの間の値を有する粘度を有しており、
(b) 上記プリカーサ膜は、好ましくは60℃〜150℃との間の温度、好ましくは80℃〜100℃の間の温度で、乾燥に晒され、
(c) 熱処理は、800℃〜1100℃の間の値の温度T、好ましくは850℃〜1000℃の間の値の温度Tにて、上記酸化物を形成するために、実行され、
−100℃/h〜2000℃/hの間の値を有する温度上昇率、好ましくは250℃/h〜2000℃/hの間の値を有する温度上昇率、さらに好ましくは500℃/h〜2000℃/hの間の値を有する温度上昇率で行われ、1分〜120分の間の値の期間、温度Tで安定フェイズ(level phase)が続き、100℃/h〜2000℃/hの間の温度上昇率、好ましくは100℃/h〜1000℃/hの間の値の温度上昇率、さらに好ましくは100℃/h〜500℃/hの温度上昇率で冷却され、
−好ましくはアルゴン(Ar)と5%(vol)の水素(H2)からなる還元ガス流の下で行われ、該還元ガスは好ましく0.005cm/sよりも大きい流量を有し、好ましく0.012cm/s〜0.1cm/sの間の値、より好ましくは0.04cm/s〜0.08cm/sの間の値を有する。
好ましくは金属基板の機能化処理が次の各ステップを含む方法によって実行される。
−室温で且つ10−3bar(バール)の圧力、好ましくは大気圧にて、少なくとも1分間、より好ましくは約30分間、0.1%(vol)のH2Sを用いた不活性ガス(Arガス)流による、機能化処理、
不活性ガス流であるアルゴンに5%(vol)の水素を含む不活性ガス流の下、800℃/hの温度上昇率で、30分間、850℃での安定フェイズと共に、続いて室温まで冷却する処理を有する。
本発明に係る方法は、二軸延伸金属基板に対して適用できる。上述したように、該基板は、実質的に円形又は楕円形の横断面を有するケース状の基板、特に、チューブ、波形又は畝形状を有する基板、又は曲面状の表面を有するその他の形状であってもよい。これらの基板はFCC(面心立方格子構造)タイプの構造に結晶化する金属から形成されており、立方体集合組織(立方晶系の配向){100}<100>を持たなければならない。これらの基板は例えばニッケル、又は面心立方格子構造を有し且つ同様の格子定数を有する合金であるニッケル−鉄合金、ニッケル−タングステン合金又はニッケル−銅合金から形成されてもよい。
ある場合には、酸化物膜からなる有機金属プリカーサを堆積する前に、基板を機能化することが望ましい。金属基板の機能化には二つの目的がある。一つ目の目的は、酸化物が金属に結合することを可能とする適合膜を設けることである。金属上に結晶サイトを形成して酸化物の結晶サイトに結合させる例である。このように、基板の原子構造(すなわち、エピタキー)を再生する膜が得られる。
−室温、約30分間、大気圧下、約0.1%(vol)の硫化水素(H2S)を有する不活性ガス(Ar)を用いたフロー処理、
−好ましくはアルゴン(Ar)と5%(vol)の水素(H2)からなる還元ガス流の下、温度上昇率が600℃/h〜1000℃/hの間(好ましくは800℃/h)の値である処理が実行され、温度750℃〜900℃(好ましくは850℃)、約30分間の安定フェイズが選択的に続き、そして、室温にまで冷却する処理。
第1に、プリカーサ膜は液体法によって堆積され、続いて、熱処理が実行されて酸化物膜を形成する。性質の良い酸化膜は、最初に基板の配向を再生し、次に、二軸延伸された金属基板の原子の拡散に対する効果的なバリアを構成する。
(1) プリカーサ
プリカーサの分解により酸化物が生じなければならない。本発明では、好ましくはカルボン酸塩で作られており、そこでは、カチオンが酸素と連携している。それゆえ、基板金属の酸化を防止する還元条件下でさえ、酸化物が形成され得る。カルボンサン塩の利点は、大気中における水蒸気の安定性である。プリカーサは液体法によって堆積され、特に浸漬によって堆積される。カルボン酸塩の中では、プロピオン酸塩が好ましい。加えて、それらは、多くの金属元素にとって商業的に利用されていたり、かなり容易に準備され得るものである。
(2) 粘度
該溶液の粘度ηは大変重要なパラメータである。なぜなら粘度は、浸漬後に堆積される膜厚を決定するからである。
乾燥は、ポリマー樹脂の外観を有する固形膜を得ることを可能にする。乾燥はその物体を容易に扱うことを可能にする。この膜を得る目的で、液体法によって堆積されたプリカーサ膜は、60℃〜150℃の間の値の温度、好ましくは80℃〜100℃の間の値の温度で、好ましくは赤外線加熱により、乾燥される。この乾燥により、膜は少なくとも部分的に重合され、このことは、プリカーサが堅くなって且つ通常の溶媒中で水溶性になっているという事実から裏付けられる。この膜は、好ましくは80℃〜100℃の間の値の温度で、熱い中性ガス(例えばアルゴンガスや窒素ガス)流によっても乾燥され得る。
膜厚は想定されるアプリケーションに応じて選択されるであろう。膜厚は引出し速度、粘度及び液体―蒸気表面張力に依存する。LZO膜及びYBaCuOタイプの超伝導体を意図した同様の膜にとって、LZO膜の最適な膜厚範囲は、続いてそれを被覆する超伝導体の特性に関連するが、30nm〜250nmの間の値が適している。本件発明者らは、曲面状の表面の上へ、特に数ミリメーターの直径を有するチューブ上に、連続する幾つかの堆積において、クラックが形成されることなく且つ正しい配向特性を有するLZO膜を250nmになるまで堆積することができるが、これらの膜はその表面において要求される通りに必ずしも結晶化されるわけではない。正しい配向と結晶化特性があるという条件で、その密度のみならずその膜厚が上述の制限内で大きいバッファ膜を有することが好ましい。こうする理由は、REBaCuO又はYBaCuOの超伝導体膜の特性は、もっとも厚い膜厚を持つLZO膜に対して良好であることを本件発明者らが見出したからである。基板の表面欠陥は分厚いバッファ膜によってより覆われるという説明が可能である。60nm〜250nmの間の値の膜厚が好ましく、80nm〜250nmの間の値の膜厚がさらにより好ましい。こうする理由は、本発明の方法によると、クラックを形成することなく、30nm〜約120nmの間の値の厚さを一気に堆積することが可能であるからである。一気に堆積される一般的な膜厚は80nmである。複数膜を互いに重ねて堆積する場合に、これらの膜が同一組成を有している場合には、良好な緻密性を有するバッファ膜が得られる。単一の堆積又は複数の連続する堆積による膜は二軸配向である。
このステップは本発明の方法にとって特に重要である。乾燥の後、残留溶媒は真空下で蒸発され得、酸化物プリカーサは典型的には熱分解によって酸化物に変換される。続いて、結晶化処理が実行される。すなわち、膜は、還元ガス流下、好ましくは5vol%の水素を含有するアルゴン混合物ガス流の下、100℃/h〜2000℃/hの間の値の温度上昇率で850℃〜1100℃の間の値まで上昇される。そのようなガスの使用により、基板の酸化が防止される。高温で安定フェイズを実行することは有用であるかもしれない。
堆積された膜が適切な膜厚(典型的には30nm〜250nmの間の膜厚)を有するLZOタイプの膜である場合には、REBaCuO又はYBaCuOタイプの一つ又は二以上の超伝導体膜上への堆積が可能である。これらの超伝導体膜の最後のものの上には、銀(Ag)のスパッタリングによって微細な保護膜が堆積される。典型的な実施形態では、超伝導体膜の全体の膜厚は200nm〜500nmの間の値である。
これらの実施例は本発明の実施形態を説明する役割を有するが、この例に限定されるものではない。
セラミック超伝導体デバイスは、高温下、本発明の方法によって堆積された酸化物膜の上に形成された。このデバイスは次の特徴を有している。
この例では、波形状のシート上にLa2Zr2O7のからなるエピタキシャル薄膜を堆積する例について説明する。基板は、二軸配向され畝を有するニッケルシートであって、80μmの厚さを持ち、長さ4cmで且つ幅が1cmであった。その形状は図5に概略的に示されている。このシートは、試料の長さ方向に平行に配置され且つ互いに約7mmの間隔を置いている直径1mmの二つのアルミナ棒の上に、平坦なシートをプレスすることによって得られた。プレスの後、棒の形状がシート中に付けられ、それにより、わずかに角度がついた突き出し部分を有する波形が得られる。シートの膜厚の大幅な増加が見られるが、それにより、取扱いが容易になる。

Claims (15)
- 配向金属基板の曲面状の表面に、少なくとも一つの金属よりなる酸化物膜を堆積する方法であって、
−前記金属基板は、好ましくは、実質的に円形又は楕円形の断面を有する長基板であり、さらに好ましくは、チューブ状の基板、又は溝付きのシート、波形を有するシートもしくは畝を有するシートであり、
−前記金属基板は、二軸配向されており、好ましくは、前記金属基板の長さ方向に直交する[001]方向の粒子を有する立方体集合組織を有しており、[100]方向は前記金属基板の長さ方向に平行であり、
次の各ステップを含んでおり、
(1) 少なくとも一つの金属酸化物よりなるプリカーサ膜は、少なくとも一つのプリカーサの水性溶液又は有機溶液、例えば前記金属カルボン酸塩(と好ましくはプロピオン酸塩)を用いて、堆積され、前記溶液は、好ましくは、当該方法の温度で測定され、1mPa・s〜20mPa・sの間の値、さらに好ましくは2mPa・s〜10mPa・sの間の値の粘度を有しており、
(2) 前記酸化プリカーサ膜は、好ましくは80℃〜100℃との間の値の温度にて、乾燥に晒され、
(3) 前記酸化プリカーサ膜を熱分解すると共に前記酸化物を形成するために、熱処理が実行され、前記熱処理の少なくとも一部は、還元ガス流の下、好ましくはArと5%(vol)のH2からなる前記還元ガス流の下で実行され、前記還元ガスは、好ましく0.005cm/sよりも大きい流量を好ましくは有し、好ましく0.012cm/s〜0.1cm/sの間の値、より好ましくは0.04cm/s〜0.08cm/sとの間の値の流量を有する、
ことを特徴とする方法。 - 請求項1に記載の方法において、
前記熱処理(ステップ(3))は、所謂熱分解フェイズと所謂結晶化フェイズとを含み、
前記熱分解フェイズは、150℃〜約450℃の間の値の熱処理を含み、
前記結晶化フェイズは、約450℃〜約1100℃の間の値の熱処理を含んでいる、
ことを特徴とする方法。 - 請求項1又は2に記載の方法において、
前記熱処理(ステップ(3))は、800℃〜1100℃の間の値、好ましくは850℃〜1100℃の間の値の温度Tでの処理を含んでいる、
ことを特徴とする方法。 - 請求項1〜3のうちのいずれか1項に記載の方法において、
前記熱処理は、100℃/h〜2000℃/hの間、好ましくは250℃/h〜2000℃/hの間、さらにより好ましくは500℃〜2000℃/hの間の値の温度上昇率を含んでおり、
そして、1分〜120分の間、好ましくは10分〜90分の間、さらにより好ましくは20分〜60分の間、温度Tにて、安定フェイズが続き、
そして、100℃/h〜2000℃/hの間、好ましくは100℃/h〜1000℃/hの間、さらにより好ましくは100℃/h〜500℃/hの間の値の温度上昇率にて、冷却が行われる、
ことを特徴とする方法。 - 請求項2〜4のうちのいずれか1項に記載の方法において、
前記熱分解フェイズが、少なくとも減圧にて実行される、
ことを特徴とする方法。 - 請求項2〜5のうちのいずれか1項に記載の方法において、
前記結晶化フェイズは、還元ガス流の下、好ましくはアルゴンと水素、又は窒素と水素からなる還元ガス流の下で、実行され、
前記還元ガスは、0.005cm/sよりも大きいガス流量、より好ましくは0.012cm/s〜0.1cm/sの間の値のガス流量、さらにより好ましくは0.04cm/s〜0.08cm/sの間の値のガス流量を、好ましくは有している、
ことを特徴とする方法。 - 請求項1〜6のうちのいずれか1項に記載の方法において、
前記酸化物は、面心立方構造、立方晶構造又は斜方晶構造で結晶化する酸化物であり、
(a) 前記酸化物が面心立方構造を有するとき、前記基板の格子定数()と前記酸化物の格子定数(aox)との間の不整合(e)は、次の公式[数6]
前記パラメータaoxは、前記酸化物の立方格子定数に関連して得られるものであるか、又は、下記[数7]
(b) 前記酸化物が立方晶構造又は斜方晶構造を有するとき、格子定数の2/3は前記(a)で示された要件を満たす必要がある、
ことを特徴とする方法。 - 請求項1〜7のうちのいずれか1項に記載の方法において、
前記酸化物は、A2−xB2+xO7タイプの酸化物膜であり、ここでAは、価数3の一つ又は複数の金属元素(例えばLa又はlantahanide、例えばGd、Dy、Lu、Nd、Sa、又はScであり、Laが好ましい)を表しており、Bは、価数4の一つ又は複数の金属元素(例えばZr、Ti、Sn、Hf、Pb、Ce、Taであり、Zrが好ましい)を表しており、xは−0.1と+0.1との間の値である、
ことを特徴とする方法。 - 請求項1〜8のうちのいずれか1項に記載の方法において、
前記酸化物は、YSZ (yttrium-stabilised zirconium oxide:イットリウム安定化酸化ジルコニウム)、Gd2Zr2O7、Sm2Zr2O7、Y2O3、LaAlO3、La2Zr2O7、Gd2O3、CeO2、Sm2O2、La0.7Sr0.3MnO3 (LSMOと称される)、SrTiO3、La2Mo2O9 (LMOと称される)、BaTiO3 及びLaMnO3からなる郡のうちから選択される、
ことを特徴とする方法。 - 請求項1〜9のうちのいずれか1項に記載の方法において、
前記酸化物膜が互いに重なって複数堆積されており、該複数の酸化物膜は、同一又は異なる化学組成を持つことができる、
ことを特徴とする方法。 - 請求項1〜10のうちのいずれか1項に記載の方法において、
前記結晶化フェイズの後に、前記酸化物膜の上にシリコンを堆積するステップを含んでいる、
ことを特徴とする方法。 - 請求項7〜11のうちのいずれか1項に記載の方法において、
前記酸化物膜の上部に「REBaCuO」タイプ又は「YBaCuO」タイプの超伝導体酸化物を堆積する工程をさらに含み、これらの「REBaCuO」タイプ又は「YBaCuO」タイプという表現は、名づけられた元素間の化学量論を定義しないものであって、一つ又は複数のレアアース元素を意味している、
ことを特徴とする方法。 - 請求項1〜12のうちのいずれか1項に記載の方法において、
前記プリカーサ膜を堆積する前に、液体法、好ましくは硫黄を含む化学物質を用いて、前記表面を機能化する工程をさらに含んでいる、
ことを特徴とする方法。 - 請求項1〜13のうちのいずれか1項に記載の方法において、
前記金属基板は、波形又は畝のような溝を有している、
ことを特徴とする方法。 - 請求項1〜14のうちのいずれか1項に記載の方法の用途であって、
YBaCuOタイプ又はREBaCuOタイプの超伝導体を堆積するための基板を準備するための用途、又は光起電性デバイスへの用途である、
ことを特徴とする用途。
