Claims (14)
前記絶縁基板表面側のLEDチップ搭載位置と金属細線接続位置との金属薄板を除去する工程と、
前記金属薄板を除去した領域に第1及び第2の凹穴を、前記絶縁基板の裏面側の金属薄板まで到達する深さに形成する工程と、
前記凹穴の側面と前記金属薄板上の底面とに延設するように導電層を形成する工程と、
前記メッキ層の表面にAuを含む層を蒸着で形成する工程と、
絶縁領域を形成する工程と、
前記第1凹穴の底面にLEDチップを実装する工程と、
前記LEDチップと前記第2凹穴の底面とを金属細線を用いて電気的に接続する工程と、
ポッティング法にて第1透明樹脂により、前記LEDチップを覆うように第1凹穴と金属細線の一部とを封止する第1の封止工程と、
トランスファーモールド法にて第2透明樹脂により、第1透明樹脂を覆うように封止する第2の封止工程と
