Abstract
【解決手段】バラクタダイオードにより発振周波数を制御するマイクロ波帯電圧制御発振器であって、前記バラクタダイオードと容量とが直列に接続された直列接続回路を複数備え、該直列接続回路が複数並列に接続されたバラクタダイオード回路と、前記バラクタダイオードが、GaAsのHyper Abrupt型のバラクタダイオードおよびSiのAbrupt型のバラクタダイオードを少なくとも1つ以上含む。

とがある。使用に際しては、それぞれの物理的特性から最適なものが用いられる。
前記バラクタダイオードの少なくとも1つが、GaAsのHyper Abrupt型のバラクタダイオードであり、他の少なくとも1つがSiのAbrupt型のバラクタダイオードであることを特徴とする。

前記能動素子の出力電極に接続された第1の容量と、
前記能動素子の制御電極に一端が接続された第2の容量と、
前記第2の容量の他端に一端が接続され、他端が前記バラクタダイオード回路の

- バラクタダイオードと容量とが直列に接続された直列接続回路が複数並列に接続されたバラクタダイオード回路を備え、
前記バラクタダイオードの少なくとも1つが、GaAsのHyper Abrupt型のバラクタダイオードであり、他の少なくとも1つがSiのAbrupt型のバラクタダイオードであることを特徴とする電圧制御発振器。 - 請求項1記載の電圧制御発振器において、
前記電圧制御発振器はさらに、
能動素子と、
前記能動素子の出力電極に接続された第1の容量と、
前記能動素子の制御電極に一端が接続された第2の容量と、
前記第2の容量の他端に一端が接続され、他端が前記バラクタダイオード回路の
前記バラクタダイオード側の端子に接続されたラインと、
を備えることを特徴とする電圧制御発振器。
