本発明は、マイクロ波やミリ波用の高周波用部品を搭載する配線基板に関し、配線基板にリードフレームを付けて、配線基板を表面実装したときの長期信頼性と高周波特性とを両立し、一括リフローにより外部電気回路基板への実装を容易に行なえるリードフレーム付き配線基板に関するものである。

【従来の技術】
近年、高度情報化時代を迎え、情報伝達に用いられる高周波信号は、1〜30GHzのマイクロ波領域から30〜300GHzのミリ波領域の周波数までを活用することが検討されており、例えば、車間レーダーのようなミリ波の高周波信号を用いた応用システムも提案されるようになっている。

このような高周波信号を用いた応用システムにおいては、高周波信号の周波数が高いことにより、回路を構成する高周波線路にインピーダンス不整合があった場合には、高周波信号が反射し、高周波信号が減衰してしまうとともに反射波が他の回路に悪影響を及ぼしてしまうこととなる。このことから、高周波信号を用いた応用システムにおいては、高周波用の配線の接続部におけるインピーダンス変化を小さく抑えるために、高周波用部品を搭載する配線基板の外部電気回路基板への接続端子構造を外部電気回路基板の接続端子構造と概略同じにした、いわゆるセラミックウォールパッケージやメタルウォールパッケージが用いられてきた。

しかしながら、これらのパッケージの外部電気回路基板への実装は、パッケージのグランド電位を安定化するためにパッケージのベースが金属から成るものとされることから、パッケージを構成する配線基板の外部電気回路基板への機械的接続にねじ止めが、また、パッケージの外部電気回路基板への接続端子において高周波線路の線路導体が配線基板の上面に露出した構造であることから、電気的接続にワイヤボンディングがそれぞれ必要になり、実装に手間がかかってしまうため、システムが高価になってしまうという問題点があった。

このような従来のパッケージに対して、外部電気回路基板への実装をいわゆる一括リフローで行なえる表面実装型のパッケージが提案されている。例えば、特開平5−335432号公報には、グランドプレーンとリードからなる金属リードフレームと、表面に金属リードフレームの形状に対応した形状の導体パターンが形成された、この表面が金属リードフレームの裏面に接着されてなる絶縁基板と、表面に回路部品が搭載されるとともに裏面に金属リードフレームの形状に対応した形状の導体パターンが形成され、回路部品で構成される回路のグランドおよび端子がスルーホール内の導体を経由して裏面に形成された導体パターンと接続された、この裏面が金属リードフレームの表面に接着されてなる回路基板と、この回路基板を覆う金属キャップとを備えた、配線基板にリードフレームが接合された構成のパッケージ構造体が開示されている。

このようなリードフレームを使った表面実装は、熱や外力による応力をリードフレームが変形して吸収することができるため、実装の長期信頼性の面で優れている。しかしその一方で、組立て時のリードの変形を考慮すると、隣接するリード同士のギャップ(間隔)をあまり小さくすることができず、そのため高周波信号に対するリード部のインピーダンスを所望の値に設定することができずに、高周波特性が悪いものとなる場合があるという問題点があった。

図2は、特開平5−335432号公報に開示されたパッケージ構造体の組立工程図である。図2に示す組立工程によれば、絶縁基板54上に金属リードフレーム52を接合し、その上に回路基板56を接合している。金属リードフレーム52は、組立て時には図2(c)に示すように、外周フレームに支持されている。このリードフレーム52のグランドプレーンは一方の外周フレームから対向する外周フレームまでつながっており、外周フレームに安定して支持されている。一方、金属リードフレーム52の信号用のリードは外周フレームから突き出た形になっており、変形しやすくなっている。そのため、リードとグランドプレーンとのギャップは、リードが変形しても短絡しないように広く取る必要がある。このことから、このパッケージ構造体では、パッケージ組立ての歩留りを確保するために、リードとグランドプレーンとのギャップを広く取る結果、リード部のインピーダンスが大きくなってしまう傾向があり、外部電気回路基板やパッケージの内部配線のインピーダンスが小さい場合には、リード部においてインピーダンスの不整合が発生してしまうこととなり、取り扱う信号が高周波の場合には、高周波信号がリード部で反射してしまうという問題点があった。

本発明のリードフレーム付き配線基板は、上面に高周波用部品が搭載される誘電体基板と、この誘電体基板の上面に配置された、前記高周波用部品の信号電極が電気的に接続される信号用線路導体と、前記誘電体基板の内部に配置され、前記信号用線路導体の端部が対向する位置にスロットが形成された接地導体層とを具備する配線基板の下面に、信号用リードおよび接地用リードを有し、それらの一端同士を第1の連結部材で連結し、他端同士を第2の連結部材で連結して成るリードフレームを、前記接地用リードの他端側を前記接地導体層から導出された接地導体に電気的に接続するとともに、前記信号用リードの他端側を前記スロットを介して前記信号用線路導体の前記端部と電磁結合するように接合したことを特徴とするものである。

信号用線路導体2および接地導体層3を形成する導体材料としては、タングステン・モリブデン・金・銀・銅等を主成分とするメタライズ導体、あるいは金・銀・銅・アルミニウム等を主成分とする金属箔等が用いられる。

特に、リードフレーム付き配線基板に高周波部品を搭載する場合は、誘電体基板1を形成する誘電体材料は、誘電正接が小さく、かつ気密封止が可能であることが望ましい。この場合に特に望ましい誘電体材料としては、酸化アルミニウム質焼結体・窒化アルミニウム質焼結体・ガラスセラミックス焼結体の中から選ばれる無機誘電体材料が挙げられる。これらは硬質系材料であり、このような硬質系材料で誘電体基板1を形成すれば、誘電正接が小さく、かつ搭載した高周波部品を蓋体(図示せず)を接合することによって気密に封止することができるので、搭載した高周波部品の信頼性を高める上で好ましいものとなる。またこの場合は、導体材料としては、これら誘電体材料との同時焼成が可能なメタライズ導体を用いることが、気密封止性と生産性の上で望ましい。

本発明のリードフレーム付き配線基板は、例えば以下のようにして作製される。例えば誘電体基板1の誘電体材料に酸化アルミニウム質焼結体を用いる場合であれば、まず酸化アルミニウム・酸化珪素・酸化マグネシウム・酸化カルシウム等の原料粉末に適当な有機溶剤・溶媒を添加混合してスラリー状にし、これをドクターブレード法やカレンダーロール法によりシート状に成形してセラミックグリーンシートを作製する。また、タングステンやモリブデン等の高融点金属・酸化アルミニウム・酸化珪素・酸化マグネシウム・酸化カルシウム等の原料粉末に適当な溶剤・溶媒を添加混合してメタライズペーストを作製する。次に、セラミックグリーンシートに、必要に応じてビア導体やスルーホール導体等の貫通導体を形成するための貫通孔を形成し、例えば印刷法によりその貫通孔にメタライズペーストを埋め込み、続いて所定のセラミックグリ−ンシートにそれぞれ信号用線路導体2の導体パターンおよびスロット5を有する接地導体層3の導体パターン、ならびに接地導体層3から誘電体基板1の下面に導出される接地導体の導体パターンにメタライズペーストを印刷する。誘電体基板1が複数の誘電体層の積層構造である場合には、これらメタライズペーストが埋め込まれた、または印刷されたセラミックグリーンシートを積層し、加圧して圧着し、高温(約1600℃)で焼成する。そして、金属板から打ち抜き加工やエッチング加工で作製したリードフレームを、例えば銀銅ろう材によって誘電体基板1の下面に、接地用リード7の他端側を接地導体層3から導出された接地導体(図示せず)に電気的に接続されるように、また信号用リード6の他端側が接地導体層3のスロット5を介して信号用線路導体2の端部と電磁結合するように接合する。最後に、信号用線路導体2および信号用リード6・接地用リード7のように表面に露出する導体の表面には、ニッケルめっきおよび金めっきを被着させる。

信号用線路導体2と信号用リード6とのスロット5を介しての電磁結合には特に制約はなく、例えば図1に示すように信号用線路導体2の先端を開放して電磁結合させてもよい。この場合、スロット5の中心から信号用線路導体2の開放先端までの長さを、nを自然数としたときに高周波信号の信号波長のおよそ(2n−1)/4倍に設定すれば、高周波線路4を伝送してきた進行波と、信号用線路導体2の開放された先端で反射した反射波との合成による定在波は、高周波線路4のスロット5に対向する部分で磁界が最も強くなり、高周波線路4からスロット5への磁界を介した電磁結合が最も良好に行なわれ、信号用リード6への信号伝送の高周波特性を高めることができる。

このようなスロット5の大きさとしてはスロット5に信号用線路導体2から結合した磁界が安定して存在できるように、その長さをnを自然数としたときに高周波信号の信号波長のおよそ(n−1)/2倍とすればよい。また、スロット5の長さとしては、使用する高周波信号の中心周波数に対する上記長さから意図的にずらし、結合する周波数帯域を広げてもよい。スロット5と信号用線路導体2の端部との距離およびスロット5と信号用リード6の他端側との距離については、それぞれの間で不要な高次モードの共振が発生しないように、高周波信号の信号波長の1/4倍以下とすればよい。

【発明の効果】
