本発明は、電子部品とプリント配線基板のハンダ接続部の熱疲労寿命の評価を、電気的な導通によって行うための評価用プリント配線基板に関する。

ボールグリッドアレイ(BGA)、チップサイズパッケージ(CSP)等の電子部品をプリント配線基板に実装し、そのハンダ接続部の熱疲労寿命を電気的な導通によって評価する場合、評価しようとする電子部品とパッケージが同一であって、該パッケージの内部において隣り合うハンダボールが接続されるように配線されている、所謂デジチェーンパターンを持つ評価専用のパッケージを使用することが一般的に行われている。

BGA、CSP等の電子部品は、パッケージの形状が様々であり、QFP、SOP等のガルウイングタイプの電子部品と比較すると、実装後の信頼性がパッケージの形状により大きく異なる。このため、電子部品のパッケージ毎に実装後のハンダ接合部の熱疲労寿命を評価する必要がある。

この熱疲労寿命の評価を電気的な導通によって行うために、BGA、CSP等の電子部品には、デジチェーンパターンを持つ評価専用のパッケージが用意されている。デジチェーンパターンを持つ評価専用のパッケージの一例を図1および図2に示す。

図1および図2は、評価専用のパッケージ1を、ハンダボール13の取り付け側から見た図である。図1および図2に示すように、前記パッケージ1は、隣り合う前記ハンダボール13が内部の接続パターン(デジチェーンパターン2)によって接続されているものが一般的である。このデジチェーンパターン2は、前記パッケージ1の内部にあるので、前記ハンダボール13の取り付け側からは実際に見ることができないが、説明をわかりやすくするために実線で示している。

前記デジチェーンパターン2に統一された配線パターンがないため、前記パッケージ1は、図1、図2に示すように、電子部品メーカーが独自に設計、製作したものが供給されている。

ハンダ接続部の熱疲労寿命の評価は、前記パッケージ1を、評価専用のプリント配線基板にハンダ付け実装し、「評価専用のプリント配線基板→ハンダ接続部→デジチェーンパターン2→ハンダ接続部→評価専用のプリント配線基板」というデジチェーン回路を連続的に形成し、評価専用のプリント配線基板を高温または低温にさらしながら電圧を加えることにより、抵抗値を連続または定期的に測定して行う方法が一般的である。

例えば、図2に示されたデジチェーンパターン2をもつパッケージ1について評価する場合、図3に示された評価専用のプリント配線基板11を設計製作し、前記パッケージ1を前記評価専用のプリント配線基板11にハンダ付け実装する。ハンダ付け実装は、まず、評価専用のプリント配線基板11の全てのパッド14にクリームハンダを印刷し、その上に前記パッケージ1の前記ハンダボール13を位置決めして実装した後、リフロー炉等でハンダ付けすることにより行う。

【発明が解決しようとする課題】
前記したようにデジチェーンパターンには統一された配線パターンがなく、パッケージごとに異なっている。このため、前記した熱疲労寿命の評価を電気的な接続により行うためには、各電子部品のハンダ接続部の熱疲労寿命を評価するために準備された評価専用のパッケージのデジチェーンパターンに対応した接続パターンを持つ評価専用のプリント配線基板を、新しいパッケージを評価する都度、設計製作しなければならない。

以下本発明の実施の形態につき、図面を用いて説明する。

図5は、本発明の一実施例を示す評価用プリント配線基板の平面図であり、例えば四角形の矩形エリア4の左上の1/4について信号線7、スルーホール8を詳細に図示したものである。図5における他の部分は図示を省略しているだけであって、図示した左上の1/4の部分と同様に信号線およびスルーホールが設けられている。また、図6は、図5の左上1/4の部分の部分拡大図である。

尚、本発明者らの試験および研究により、ハンダ接続部の熱疲労寿命を電気的な接続により評価する試験は、パッケージの対角線上にあるハンダ接続部を評価すれば、全てのハンダ接続部を評価しなくても、目的とする評価結果を得られることがわかっている。

その理由は、温度変化により、パッケージ、パッケージ内のシリコンチップ、評価用プリント配線基板等の熱膨張の影響を最も受けやすいのは、パッケージ中心から最も遠くに位置するハンダ接続部であり、特に距離の長い対角線上は、最初に故障が発生するからである。また、パッケージサイズと、パッケージ中にあるシリコンチップのサイズが異なる場合、前記シリコンチップのコーナーの近傍、例えばシリコンチップのコーナー部(対角線上)の真下にあるハンダ接続部が故障する場合もある。これは、シリコンの熱膨張率が、評価用プリント配線基板の材料であるガラスエポキシと大きく異なるためだと思われる。
