ープLAN(企業内通信網)及びキャンパス中枢機関を含めた短距離用の場合、
配備される部品の数はかなり多くなり、それらのコストが重要な因子になってき
ている。短距離ネットワークは、屡々短い780nm及び850nmの波長で作
動するように設計されており、この場合、直接変調レーザーは、VCSEL(垂
直空洞型表面発光レーザー)技術を用いてそれほど高価にならずに製造すること
ができる。多重モード、62.5μm直径ファイバーは、これらのシステムのた
めに選択されるファイバーである。この大きな芯のファイバーは、同じ大面積検
出器が必要であることを意味する。この用途に対し、もし変調速度が1.25G
bit/秒(ギガビット イーサネット)より低いならば、Si−及びGaAs
系光検出器を入手することができる。1.25Gbit/秒より高いGaAs検
出器が好ましい。
ワーク・プロバイダーは、62.5−μm多重モードファイバーも使用した10
Gbit/秒連結の開発に向けて動き出している。この動きは研究/開発の段階
にあり、高速診断がそれらの特性認識のため現在必要になっている。一般に10
Gbit/秒で作動することができる部品は、8GHzの帯域幅が有りさえすれ
ばよい。開発するのが困難なことが判明している部品の一つは、780nm及び
850nm光に敏感な8GHz光検出器である。GaAs系検出器は両方の規格
を満たすことは出来ない。GaAsの持つ限界は、短波長での吸収係数が低いこ
とにある。実際、GaAs系8GHz検出器は作られてはいるが、活性領域が厚
さ2μm以下のものである。この厚さは、光学的に発生した全ての電子及びホー
ルが、8GHz帯域幅を達成するのに充分な速さで掃出されるのを確実にする。
しかし、GaAs検出器により1量子効率に近い効率を850nmで達成するに
は、4μmより大きい活性層を必要とする。これは、2μm領域を二回通過させ
ることにより可能であるが、製造及びパッケージに費用が掛り採用できない。7
80nmの光に対してはその状況はいくらか改善される。しかし、2μm一回通
過による発光は、依然として1量子効率よりも低くなる結果を与えるであろう。

い禁止帯幅を有し、1/4の厚さで850nmで同等の吸収を与えることができる

zを得ることができ、1550nmまでの強い吸収を行わせることができる。I
n0.53Ga0.47As系p−i−nホトダイオードは、1300nm及び1550
nmで使用するためには以前から入手できるようになっている。これらのホトダ
イオードは、多量にドープした薄いp型とn型のIn0.52Al0.48As領域の間
に比較的厚い非ドープIn0.53Ga0.47As活性領域を挟んだものからなるヘテ
ロ構造体である。これらの殆どは、屡々後方照明検出器である。光は、活性In 0.53 Ga0.47As層によって吸収される前に、基体及び透明n−ドープIn0.52 Al0.48As層の両方を通って伝播する。後方照明のカット・オフ波長はInP
の吸収端によって決定され、900nmである。780nm又は850nmで検
出するためには、前方設計が必要であり、光を通過させるためp−ドープ頂部層
は透明でなければならない。In0.53Ga0.47Asに基づく前方照明p−i−n
ホトダイオードは、原理的には780nm又は850nmで量子限界感度を有し
、8GHzの帯域幅も有する。この帯域幅の実現を妨げているのは、透明p−コ
ンタクトの面積抵抗である。

しなければならないので、n−層の面積抵抗が問題になる。浅いドナーでドープ
した層の抵抗は、ドープ剤濃度を増大することにより減少することができる。n
−型コンタクトのための最も広く用いられている浅いドナーは、錫(Sn)であ
る。Snは、拡散が問題になる前に、1020cm-3のレベルまでドープすること
ができる。この濃度で、700nmの厚さのn−ドープ層の抵抗は〜20Ωであ
る。この層は、比較的厚いが、1300nm及び1550nm光に対し透明であ
ることに注意されたい。相対するコンタクトには、p−ドープ層が存在する。後
方照明検出器の場合、このコンタクトは、その外側表面を金属薄膜で覆うことに
よりその面積抵抗を1Ωより小さくすることができる。もしこのホトダイオード
がそのRC寄生によってのみ限定されるならば(即ち、掃出限界がないとすると
)、それは10ピコ秒(ps)の応答を示すであろう。2μmの活性層をもつ典
型的な後方照明検出器では、RC時定数は、電荷掃出時間(〜30ps)より速
い。ガウス形パルス・プロファイルを仮定すると、二つの時定数による総合効果
は、(102+302)1/2=32psになり、これは〜8GHz帯域幅に相当す
る。
、p−ドープIn0.52Al0.48Asコンタクトは、もはや金属上表面被覆をもつ
ことができない。検出器はn−及びp−ドープ層の両方から横への伝導に依存し
なければならない。850nmで光学的損失を20%以下に維持するためには、
p−層の厚さを400nm以下にする必要がある。この問題は、工業的に標準的
p−ドープ剤であるベリリウム(Be)及び亜鉛(Zn)を、n−ドープ層でS
nで行なっているのと同じ1020cm-3の濃度までドープすることができないこ
とによりさらに複雑になる。それは、Be及びZnがSnより遥かに大きな拡散
係数を持つからである。例えば、5×1018より高いと、Beは近くの領域中に
拡散し始め、欠陥チャンネルに沿って極めて速く移動する。これは、p−i−n
ホトダイオードのドープされていないi−領域をBeによって汚染させることに
なり、その暗電流を著しく増大し、ダイオードを悪化し、ショートする。もしB
e濃度を、Be拡散が最小限になる安全なレベル(5×1018cm-3以下)まで
に限定すると、p−ドープ層の抵抗は50Ω位に高くなる。この前方検出器の帯
域幅は、8GHzから5GHz未満へ劣化する。
するp−i−nホトダイオードに関する。入射光は、活性i領域へ直接通る。こ
れは、禁止帯幅より上の光(λ≦900nm)の減衰を回避する。もし光が基体
を通過しなければならないと、その減衰が起きる。上表面側照明の設計により、
700nm位の短い波長を活性領域により検出することができる。本発明の重要
な点は、In0.52Al0.48Asに炭素をドープする新規な適用である。炭素をI
n0.52Al0.48Asにp−型ドープ剤として導入し、高度に伝導性のp−層を形
成し、それがホトダイオードのための頂部窓としても働く。この層の電気伝導度
が高いことにより、金属上表面層を必要することなく、高速ホトダイオードを設
計することができ、それにより上表面から光を利用できるようになる。炭素は、
最も一般的な種類のp−ドープ剤であるBe及びZnよりも、エピタキシャル成
長過程中静止たままであることができる点で優れていることが判明している。成
長及びその後の微細加工後、炭素はIn0.52Al0.48As領域から拡散してp−
i−nホトダイオードのi領域へ入る兆候を示さない。ダイオードを劣化するこ
となく、In0.52Al0.48As層中に高濃度(Be5×1018cm-3以下に対し
1020cm-3)の炭素を導入することができる。p−層のドープ剤レベルを増大
することにより、その直列抵抗を低下することができ、そのことがホトダイオー
ドのRC時定数を低下することができる。RC時定数が低いと、検出器の応答を
増大する効果を有する。

i−nは、InP:Fe基体34上に格子整合成長されている。このメサは、頂
部層を通ってInP基体まで化学的にエッチングすることにより形成する。メサ
は、InP基体34表面より上に数μm立っている。メサの頂部は薄い(公称4
nmの厚さであるが、下の構造を保護することができるどのような厚さでもよい
)In0.53Ga0.47As層12を保護し、それはIn0.52Al0.48As p−層
14を保護する。In0.53Ga0.47Asキャップ層12は、5×1019までドー
プされ、良好な電気伝導度を与えるが、電気を導く別のレベルまでドープしても
よい。この層は、In0.52Al0.48As層14を雰囲気から密封する働きをする
。さもないと、In0.52Al0.48As p−層14中のアルミニウムが酸素と反
応し(恐らく微細加工中)、絶縁層を形成する。In0.53Ga0.47Asキャップ
12は、認め得る吸収を起こさないように薄く成長させる。p−ドープIn0.52 Al0.48As頂部層14は、入射光に対し透明な層である。一方、この層は、他
方で吸収を最小にするのに充分な薄さであるのと同時に、低い直列抵抗を与える
のに充分な厚さを持つ必要がある。この層内で吸収される光は、検出器の応答性
を低下し、その応答時間も遅くする。p−層14の好ましい厚さは、700〜1
600nmの波長を最小の吸収で透過できるように100nm〜300nmであ
る。p−層14の炭素ドーピングは、Be又はZnで可能な濃度よりも高いドー
ピング濃度の(5.0×1019cm-3より大きく、好ましくは1020cm-3以下
)を可能にする。Be又はZnは、そのような高いドーピングレベルでは層界面
を越えて移動し始め、ダイオードを電気的にショートすることがある。このドー
ピング濃度の増大は、ホトダイオードのp−層の抵抗及び付随するRC時定数を
著しく減少し、一層速い活性化速度をもたらす。

p−層と同じ平面形状を有する。i−層16は、ドープしてないIn0.53Ga0. 47 As16から形成されている。これは、入射光が吸収され、電場がダイオード
中で最も高くなる場所である。i−層16が厚くなる程、吸収は大きくなる。i
−層16を余りにも厚く作ると、その層を通る電荷掃出時間が検出器の速度を限
定する。
n−コンタクト層32が存在する。好ましいドープ剤濃度は5×1019cm-3以
上である。この層は、500〜1000nmの厚さに成長させるのが好ましい。
n−層32は、メサを越えて伸び、n−コンタクト電極18に接触するための大
きな表面積を与える。n−コンタクト電極18は、n−コンタクト結合パッド2
4に電気的に接続されている。反射防止被覆22が、全表面上に蒸着されており
、電気的接続のため結合パッドの上に窓が形成されている。反射防止被覆22は
、広い波長範囲をカバーするように設計することができる。
、光の〜86%がi−領域によって吸収され(即ち、検出され)、残りがInP
基体によって吸収される(損失)。
m-1である。 同じ厚さの活性層について、I=0.0003×I0になり、即ち、本質的に
全ての光が検出される。
基体と接触してp−ドープIn0.52Al0.48As層から出発し、n−ドープIn 0.52 Al0.48As層で終わる。この構造では、p−層は700nmの厚さに成長
させ、n−層は200nmの厚さに成長させる。n−ドープIn0.53Ga0.47A
sキャップ層が、p−ドープIn0.53Ga0.47As層の代わりに必要になる。こ
のn−i−pホトダイオード構造は、両方のn−及びp−型層が5×1019cm -3 より高くドープされるので、可能である。
エピタキシャル成長技術又は方法の当業者に知られている標準IC製造技術によ
り検出器を形成する。

ことができることは理解すべきである。
Claims (27)
- 【請求項1】 半導体p−i−nホトダイオードにおいて、 基体、 前記基体の表面に結合されたn−層、 前記n−層の表面に結合されたi−層、及び 前記i−層の表面に結合された炭素ドープしたp−層、 を具えた上記ホトダイオード。
- 【請求項2】 ドープしたp−層の表面に結合されたキャップ層を更に有す
る、請求項1に記載のホトダイオード。 - 【請求項3】 キャップ層が光に対し透明である、請求項2に記載のホトダ
イオード。 - 【請求項4】 キャップ層が、炭素ドープされてp−型コンタクトを形成す
るようにされたIn0.53Ga0.47Asを含む、請求項2記載のホトダイオード。 - 【請求項5】 キャップ層の表面に結合された伝導性環を更に具え、前記伝
導性環が電極に結合されている、請求項2に記載のホトダイオード。 - 【請求項6】 炭素ドープしたp−層が、In0.52Al0.48Asを含む、請
求項1に記載のホトダイオード。 - 【請求項7】 i−層がIn0.53Ga0.47Asを含む、請求項1に記載のホ
トダイオード。 - 【請求項8】 n−層がIn0.52Al0.48Asを含む、請求項1に記載のホ
トダイオード。 - 【請求項9】 炭素ドーピングが、1×1020cm-3以下の濃度を有する、
請求項1に記載のホトダイオード。 - 【請求項10】 i−層が、炭素ドープしたp−層とn−層との間に挟まれ
ている、請求項1記載のホトダイオード。 - 【請求項11】 ホトダイオードが、700〜1600nmの波長範囲の電
磁波により活性化される、請求項1に記載のホトダイオード。 - 【請求項12】 炭素ドープしたp−層が、厚さが200nmに等しいか又
はそれより薄い、請求項1に記載のホトダイオード。 - 【請求項13】 半導体光検出器において、 基体、 前記基体の表面に結合されたn−層、 前記n−層の表面に結合されたi−層、及び 前記i−層の表面に結合された炭素ドープしたp−層、 を具え、然も、前記i−層が、前記p−層と前記n−層との間に挟まれてホトダ
イオードを形成している、半導体光検出器。 - 【請求項14】 ホトダイオードが光学的スイッチングのための通信用途で
用いられ、入射光によりスイッチされる、請求項13に記載の半導体光検出器。 - 【請求項15】 ホトダイオードの表面に結合された透明キャップ層を更に
具え、前記キャップ層が入射光に対し透明であり、それにより前記入射光が前記
ホトダイオードを活性化する、請求項13に記載の半導体光検出器。 - 【請求項16】 キャップ層が、In0.53Ga0.47Asを含む、請求項15
に記載のホトダイオード。 - 【請求項17】 電極に接続するための、前記キャップ層の表面に結合され
た金属環を更に具えた、請求項15に記載の半導体光検出器。 - 【請求項18】 p−層が、厚さが200.0nmに等しいか又はそれより
薄い、請求項13に記載半導体光検出器。 - 【請求項19】 ホトダイオードが、700〜1600nmの波長範囲を有
する入射電磁波に呼応する、請求項13に記載の半導体光検出器。 - 【請求項20】 炭素ドープが、1×1020cm-3以下の濃度を有する、請
求項13に記載の半導体光検出器。 - 【請求項21】 炭素ドープしたp−層が、In0.52Al0.48Asを含む、
請求項13に記載の半導体光検出器。 - 【請求項22】 i−層がIn0.53Ga0.47Asを含む、請求項13に記載
のホトダイオード。 - 【請求項23】 n−層がIn0.52Al0.48Asを含む、請求項13に記載
のホトダイオード。 - 【請求項24】 半導体光検出器において、 基体、 前記基体の表面に結合されたn−層、 前記n−層の表面に結合されたi−層、及び 前記i−層の表面に結合された炭素ドープしたp−層、 を具え、然も、前記i−層が、前記p−層と前記n−層との間に挟まれてホトダ
イオードを形成しており、前記n、i、及びp−層がn−i−pホトダイオード
を形成するように配列されている、半導体光検出器。 - 【請求項25】 n−層が、厚さが200.0nmに等しいか又はそれより
薄い、請求項24に記載半導体光検出器。 - 【請求項26】 n−i−pホトダイオードが、700〜1600nmの波
長範囲を有する入射電磁波により活性化される、請求項24に記載の半導体光検
出器。 - 【請求項27】 炭素ドーピングが、1×1020cm-3以下の濃度を有する
、請求項24に記載の半導体光検出器。
