Abstract
Description
エハの製造方法に関する。詳細には、本発明は、該分布が、後の酸素析出熱処理
の際に、ウエハがウエハの表面に近い領域にデニューデッドゾーンを形成し、お
よびデニューデッドゾーンの外側の領域に酸素が析出するような分布である、酸
素析出物核形成中心の不均一分布を有するウエハの製造方法に関する。
、単一の種結晶を、溶融シリコンに浸漬し、次に、ゆっくり引き上げることによ
って成長させる、いわゆるチョクラルスキー法によって製造される。溶融塊の温
度におけるシリコン中の酸素の溶解度および凝固シリコンにおける酸素の実際の
凝離率(actual segregation coefficient)によって決まる所定濃度に達するま
で、シリコン溶融塊の温度において、シリコンを収容する石英ルツボから結晶格
子に酸素が入る。そのような濃度は、集積回路の製造法に一般的な温度における
固体シリコン中の酸素の溶解度より大きい。従って、溶融塊から結晶が成長し、
冷却する際に、その中の酸素の溶解度が急激に減少し、それによって、得られる
スライスまたはウエハにおいて、酸素が過飽和濃度で存在する。

たは真性ゲッタリング(internal or intrinsic gettering)(IG)と一般に 称される。しかし、ウエハの活性デバイス領域(ウエハの研磨表面の数ミクロン
以内)に位置する酸素析出物は、デバイス性能をかなり低下させる。従って、こ
れらの析出物の高度に不均一な分布を形成することが望ましい。シリコンウエハ
の前(研磨)表面に近い領域は、最少密度のこれらの酸素析出物を有さなければ
ならない。次に、表面からある距離で(約20〜200ミクロン)、析出物の密
度が急激に増加しなければならない。表面に近い無析出物領域は一般に「デニュ
ーデッドゾーン」と称される。このゾーンは集積回路(IC)の製造における重

1つの方法は、ウエハの酸素濃度範囲を狭くすることである。例えば、多くのI
C製造者は、酸素濃度範囲が1ppmaの目標値以内、またはそれよりさらに低
いことを要求する。しかし、この方法は、技術的能力を酷使し、他のパラメータ
ーを制御する結晶成長業者にとっての融通性を減少させ、コストを増加させる。
さらに良くないことに、酸素濃度規格を厳しくすることは、必ずしも成功を保証
しない;シリコンウエハの熱履歴が、酸素析出挙動に大きな影響を与える。従っ
て、同じ酸素濃度を有するが異なる熱履歴を有するウエハは、顕著に異なる析出
物密度を示す。

れる。重要なことに、デニューデッドゾーン境界20が、900℃に到達するシ

素濃度または既に存在する核形成部位の密度によって制御されない。従って、制
御された確実なデニューデッドゾーンを得るために、酸素濃度または結晶熱履歴
の特殊な制御が必要とされない。シリコンウエハの酸素規格を、外方拡散に基づ
く表面デニューデッド法に依存することから主として生じる現在の要求よりも実
質的に広くすることができる。酸素濃度を制御する必要性を除くことによって、
結晶成長生産性も向上する。
