Abstract
<PICT:0894241/III/1> In pulling a dendritic crystal from a melt by the method of the parent Specification, the melt comprises both n- and p-type doping impurities having different segregation constants with respect to the semi-conductor material so as to produce alternate elongated layers of n- and p-type material. The seed crystal is orientated as shown in Fig. 2. An n-p-n type material may be produced by doping germanium with antimony (n-type) and boron or gallium (p-type) and a p-n-p type material may be produced by doping germanium with phosphorus (n-type) and indium (p-type). A germanium melt may contain 1014 atoms of boron and 1016 atoms of antimony per cc. of melt and the resulting pulled crystal may contain 2X1014 atoms of boron and 1015 atoms of antimony in the outer layers and 8X1014 atoms of boron and 2X1014 atoms of antimony in the inner layer. The pulled crystal may have a thickness of 0,025-0,63 mm. and a width across the flat faces of 0,5-5 mm. Examples are given.
