Abstract

1491122 Zone melting furnace SIEMENS AG 27 March 1975 [27 March 1974(2)] 13089/75 Heading ClA [Also in Division Bl] An apparatus for the production of a compound semi-conductor, e.g. Ga, Al or In arsenide, phosphide or sulphide or an alloy comprises as shown in Fig. 1 a cylindrical pressure vessel 2 having a cooling jacket 8 surrounding it and fitted with cooled end covers 4 and 5 and two hollow cylindrical furnaces 20 and 22 with a tubular quartz ampoule 28 arranged therein so that each end of the ampoule is heated by its respective furnace. Gallium 32 is provided in graphite heat 30 heated by induction coil 60, whilst phosphorus 34 is arranged in the end of the ampoule 28. Pusher rod 46 serves to move the ampoule through furnaces 20 and 22 and the induction coil 60 for zonal melting. Inside the pressure vessel 2 is a gas, e.g. nitrogen, whose pressure is adjusted to higher than that in the ampoule. The gas carries off heat from the high temperature zone to the inner wall of the pressure vessel and so establishes a gas cooling circuit represented by the arrow.
