Abstract

1491123 Zone melting furnace SIEMENS AG 30 June 1975 [5 July 1974] 27584/75 Addition to 1491122 Heading BIS An apparatus for the production of a compound semiconductor, e.g. GaP, comprises as shown in Fig. I a cylindrical pressure vessel I having a cooling jacket 4 surrounding it and fitted with cooled end covers 2 and 3. Two hollow cylindrical furnaces 20 and 21 with a tubular quartz ampoule 19 and arranged within the vessel so that each end of the ampoule is heated by its respective furnace. The interior of the cooling jacket is formed with partitions 5 and 6 and webs 12 to provide a meandering flow path for the coolant which enters through inlets 10. Gallium 25 is provided in graphite crucible 25 heated by induction coil 22 whilst phosphous 26 is arranged in the end of the ampoule 19. Pusher rod 28 serves to move the ampoule through furnaces 20 and 21 and the induction coil 22 for zonal melting. Inside the pressure vessel 1 is a gas, e.g. nitrogen, whose pressure is adjusted to be higher than that in the ampoule. The gas carries off heat from the high temperature zone to the inner wall of the pressure vessel and so establishes a stable gas cooling circuit represented by arrows 31.
