Abstract
1300049 Electric solid state devices HAMILTON WATCH CO 20 Jan 1970 [22 April 1969] 2797/70 Heading H1K [Also in Division G3] An electronic watch (see Division G3) has a digital display indicator 14 (Fig. 1) comprising four arrays each including an integrated solid state matrix of thirteen light-emitting semi-conductor diodes, the construction of which is illustrated in Figs. 3a to 3f. Individual diode elements 42a, 42b, 42c (Fig. 3a) are supported on transparent glass or plastics 44. Conductor leads (not shown) may be deposited by evaporation techniques. A composite diode element (Fig. 3b) is formed into an array of 13 mesas (Fig. 3c) by means of an ultrasonic tool. A passivation layer 52 (Fig. 3d) of silicon dioxide is applied and then the transparent supporting matrix 44 is provided, e.g. by pressing into a heated glass blank so that the glass fully occupies the cut away spaces between the diodes. Alternatively a transparent polymer material may be used to encapsulate the structure. Openings 54 (Fig. 3e) are then formed in the matrix 44 directly above each diode element and the remaining portion of the monolithic substrate 46a is removed leaving only portions of the substrate 46 in the regions of the diode elements. Alternatively, instead of providing openings in matrix 44 the latter is lapped down to expose the "P" layers of the diodes, and a lens array 55 of epoxy is formed, e.g. by moulding. Thus raised lens elements 56 concentrate the light output of the diodes. The lower surface of the display may be coated with a phosphorescent layer 58 (Fig. 3f). The diode material may be gallium phosphide, silicon carbide, gallium phosphide-aluminium arsenide or gallium arsenide-phosphide.
