Abstract
Patin de liaison (100) pour une liaison par thermocompression d'une matière de support (106) avec une autre matière de support. Le patin de liaison (100) a une couche de base (102) et une couche de couverture (104). La couche de base (102) en métal déformable, est reliée à la matière de support (106). Le métal est à base de nickel. La couche de couverture (104) métallique est reliée directement à la couche de base (102). La couche de couverture (104) est installée sur la matière de support (106) sur le côté opposé à celui de la couche de base (102). La couche de couverture (104) est moins épaisse que la couche de base (102) et la couche de couverture (104) est notamment plus résistante à l'oxydation que la couche de base (102).
Description
Domaine de l'invention La présente invention se rapporte à un patin de liaison pour des liaisons par thermo-compression, un procédé de réalisation d'un tel patin et le composant obtenu.
Etat de la technique Les liaisons par thermo-compression permettent de relier de manière définitive deux surfaces métalliques. Pour cela, on comprime des surfaces sous une pression et à une température élevées jusqu'à ce que les surfaces limites de contact des métaux subissent une transformation de la structure des grains des cristaux réalisant la liai- son entre les surfaces. Le document US 2010 283 138 A 1 décrit par exemple un procédé selon lequel on utilise du nickel comme métal de liaison pour un composant MEMS (composant mico-électromécanique). La liaison se fait directement par les couches de nickel. A l'endroit de la liaison on relie une matière à base de nickel à une autre matière à base de nickel ou à une matière à base d'aluminium. Pour relier des plaquettes par le procédé de liaison par thermo-compression on peut utiliser plusieurs métaux. Dans différentes publications (par exemple « Investigations of thercompression bonding with thin metal layer », proceedings of Transucers 11), on décrit de tels métaux. Sont également très utilisés, les métaux tels que Al, Cu, Au. Dans le cas de Al et Cu, on risque de développer de l'oxyde à la surface avant que ne se réalise la liaison et qui peut influencer négativement l'accrochage des surfaces limites de liaison. L'or(Au) comme métal de liaison a les avantages de ce point de vue mais il est relativement couteux à réaliser en couches épaisses. Le document US7737560 décrit un procédé pour réaliser une liaison de fil par ultrasons utilisant un système métallique de patin de liaison, en couches avec une couche contenant Ni et pardessus celle- ci une couche de passivation par exemple en Pd et Au. Exposé et avantages de l'invention La présente invention a pour objet un patin de liaison pour une liaison par thermo-compression d'une matière de support avec une autre matière de support, le patin de liaison ayant une couche de base déformable en métal, reliée à la matière de support, le métal étant à base de nickel et une couche de couverture métallique reliée directement à la couche de base et installée au moins sur le côté de la couche de base à l'opposé de la matière de support, la couche de cou- verture d'épaisseur inférieure à celle de la couche de base notamment la couche de couverture, étant plus résistante à l'oxydation que la couche de base. Une matière de liaison à base de nickel offre des caracté- ristiques de ductilité ce qui est avantageux par exemple pour compenser les tolérances de fabrication et les irrégularités de la surface de contact. La matière à base de nickel risque toutefois de s'oxyder de sorte que des inclusions d'oxyde et ainsi des défauts d'étanchéité ou des problèmes de contact peuvent exister au niveau d'un point de liaison. L'invention repose sur la considération que la matière à base de nickel représente une grande partie du volume d'un patin de liaison pour avoir les propriétés de ductilité souhaitées. La matière à base de nickel peut être protégée contre l'oxydation par une mince couche de couverture, métallique, de passivation. De façon avantageuse, la couche de couverture a une épaisseur de couche très petite par rapport à la matière à base de nickel et correspond ainsi à la taille des cristallites. Du fait de la faible dimension des cristallites, on aura par unité de surface, un grand nombre de cristallites comme germes de croissance qui pourront se développer dans la surface comprimée au cours de la liaison par thermo- compression. L'épaisseur de la couche de couverture métallique peut être dans un rapport fixe à l'épaisseur de la couche de base ou en nickel, par exemple représenter entre 1/10 et 1/5. La présente invention réalise ainsi un patin de liaison pour la liaison par thermo-compression comme indiquée ci-dessus. L'invention a également pour objet un composant ayant une première matière de support avec sur une première surface au moins un patin de liaison, une seconde matière de support à une distance de la première matière de support et qui a un point de contact à l'opposé du patin de contact sur la seconde surface de la seconde ma- tière de support tournée vers la première surface de la première matière de support, ce point de contact étant appliqué sur le patin de liaison, le point de contact étant relié au patin de liaison notamment le contour du patin de liaison étant à l'intérieur du contour du point de contact avec une zone de tolérance. L'invention a également pour objet un procédé pour réaliser un patin de liaison sur une matière de support comprenant au moins les étapes suivantes consistant à déposer une couche de base déformable, à base de nickel, en métal, sur la matière de support, dépo- ser une couche de couverture métallique directement sur le côté de la matière de support à l'opposé de la couche de base, la couche de couverture ayant une épaisseur inférieure à la couche de base et la couche de couverture étant notamment plus résistante à l'oxydation que la couche de base.
L'expression « patin de liaison » désigne un dispositif de contact qui, à une température inférieure à la température de liquidus de la matière de la couche de couverture, peut être reliée à un autre patin par une liaison par la matière. Les deux patins de liaison sont pressés l'un contre l'autre pour être reliés sous forte pression et sous température élevée. Cela se traduit par une liaison irréversible des pa- tins de liaison, comme ce qui se passe lors du soudage par diffusion. Les cristallites se développent ainsi au-delà de la surface limite des patins de liaison et réalisent une liaison résistant mécaniquement et électro-conductrice. La matière de support peut être un substrat tel que par exemple une plaquette ou une puce. La matière de support comporte un patin de contact à l'endroit du patin de liaison. Le patin de contact est par exemple en aluminium, cuivre, titane, tantale, A1Si, A1SiCu, A1Cu, TiN, TiW, TaN. Un métal à base de nickel est par exemple un métal ayant au moins en partie du nickel ou du nickel élémentaire. Le métal à base de nickel peut également être NiP, NiMoP, NiPd, NiB, NiCo. La couche de couverture est une couche métallique de passivation. La couche de couverture présente de manière idéale une tendance à l'oxydation plus faible que celle de la couche de base.
L'expression « faible tendance à l'oxydation » désigne une propriété selon laquelle la matière de la couche de couverture exposée à un milieu contenant de l'oxygène s'oxyde plus lentement que la matière de la couche de base. La couche de couverture peut notamment conte- nir des cristallites de taille plus petite que celle de la couche de base. Par exemple l'épaisseur de la couche de couverture se situe dans le domaine des nanomètres. Le composant est par exemple un capteur. Le point de contact peut être un patin de contact. Le patin de liaison sera de forme analogue à celle du point ou emplacement de contact. Le patin de liaison sera plus grand ou plus petit que le point de contact. La plage de tolérance aura par exemple une dimension comprise entre 1 pm et 500 pm. Le dépôt modifie par exemple l'état d'agrégation passant de l'état liquide ou gazeux à un état solide. Par exemple pendant le dépôt, le métal pourra se déposer sur la matière de support et/ ou sur du métal de la couche de base. Au moins l'une des étapes de dépôt se fait par un procédé de dépôt électrochimique. L'expression « procédé de dépôt électrochimique désigne par exemple le dépôt d'ions métalliques sur une anode ou une cathode dans un procédé galvanique. L'échange des électrons avec les ions métalliques permet aux ions métalliques de cristalliser sous la forme de cristallites de métaux. Le procédé de dépôt électrochimique permet de réaliser des couches de couverture d'épaisseurs à la fois grandes et aussi très petites. Le procédé de dépôt électrochimique permet d'obtenir des épaisseurs de couche régulières sur la surface du patin de liaison. On arrive ainsi à une surface très lisse ayant des ca- ractéristiques de liaison particulièrement bonnes. Le procédé peut comporter une étape d'application et de mise en structure d'une couche de masque sur la matière de support pour obtenir un masque servant à réaliser le dépôt. La couche formant le masque peut être une couche électro-conductrice ou une couche non électro-conductrice. La couche de masque comporte une ouverture à l'endroit du patin de liaison. Le masque permet de placer très précisément le patin de liaison. Le procédé peut également comporter une étape de net- toyage de la couche de couverture. Le nettoyage peut consister en un lissage supplémentaire de la couche de couverture pour améliorer d'autant les caractéristiques de liaison de la couche de couverture. Le nettoyage peut se faire par exemple par un traitement au plasma ou encore par un traitement sous gaz et/ou un traitement par voie chimique humide. La couche de couverture sera au moins une couche ayant au moins en partie l'une des matières telles que palladium, or, platine, cuivre. Le palladium, l'or et le platine sont des métaux nobles. Le cuivre est un métal semi-noble. Ces métaux ont une très grande tenue à la corrosion. Sous une atmosphère normale, ces métaux ne s'oxydent pas ou à peine. Ainsi, le patin de liaison pourra être stocké de façon intermédiaire, par exemple sans atmosphère de gaz protecteur. L'épaisseur de la couche de base sera dans un rapport prédéfini avec l'épaisseur de la couche de couverture. L'expression « rapport prédéfini » désigne par exemple un rapport tel que 1 / 5ème et de façon avantageuse au moins 1/ 10èine de l'épaisseur de la couche de couverture par rapport à celle de la couche de base. En prédéfinissant le rapport on arrive à une très grande fiabilité. La surface partielle de la couche de couverture peut être plane et/ou parallèle à la surface de la matière de support. Une surface partielle plane constitue une surface de contact homogène, prédéfinie. Grâce à l'alignement parallèle de la surface partielle, la pression d'application au moment de la liaison agira dans la direction normale à la surface partielle de sorte que la liaison sera particulièrement réussie.
Le point de contact sur la seconde matière de support se- ra un autre patin de contact selon la proposition ci-dessus. Deux patins de contact identiques permettent de réaliser une liaison particulièrement garantie. Le contour des deux patins de contact peut être fermé en périphérie pour former un volume intérieur entre la première et la se- conde matière de support selon une forme annulaire. En variante ou en complément, le contour des points de contact autour du volume intérieur de forme annulaire sera fermé en périphérie. Le patin de contact et le point de contact permettent de réaliser un cadre de liaison et le vo- lume intérieur peut être creux. Le volume intérieur peut être fermé hermétiquement par rapport à l'environnement. Le composant comporte au moins un patin de liaison supplémentaire et au moins un point de contact supplémentaire. Un patin de contact supplémentaire et un point de contact supplémentaire réalisent une autre liaison. Par exemple, la liaison électrique entre la première matière de support et la seconde matière de support sera ainsi réalisé. Le patin de liaison et le patin de liaison supplémentaire peuvent avoir la même hauteur. Les surfaces peuvent être dans un plan. Le patin de liaison et le patin de liaison supplémentaire peuvent être réalisés au cours des mêmes étapes de fabrication. Au moins la première matière de support comporte un élément de capteur MEMS. Un élément de capteur MEMS est un élé- is ment de capteur micromécanique. Par exemple, l'élément de capteur MEMS est logé dans le volume intérieur pour être protégé contre la saleté ou être mis à une certaine pression intérieure. Les surfaces du patin de liaison sont avantageusement mises en relief pour la liaison électrique et hermétique sur au moins 20 l'une des matières de support par rapport à la surface restante et elles se trouvent chaque fois au même niveau, par exemple du fait de la même infra-structure de couche ou du fait que la surface supérieure est aplanie avant ou après application de la métallisation de liaison de la plaquette. 25 Il est également avantageux que les patins de liaison cor- respondant de l'une des matières de support soient dimensionnés de manière plus petite pour que même dans le cas d'une topographie des bords de liaison, on dispose néanmoins de force de contact importante. Dessins 30 La présente invention sera décrite ci-après de manière plus détaillée à l'aide d'un exemple de patin de liaison pour la liaison par thermo-compression d'une matière de support ainsi que d'un composant réalisé et d'un procédé de réalisation représenté dans les dessins annexés dans lesquels : - la figure 1 est un schéma par bloc d'un patin de liaison correspondant à un exemple de réalisation de l'invention, - la figure 2 montre très schématiquement un ordinogramme du procédé de réalisation d'un patin de liaison sur une matière de support correspondant à un exemple de réalisation de l'invention, - la figure 3a est une vue en coupe d'un exemple de réalisation d'un composant selon l'invention, - la figure 3b est une autre vue en coupe d'un exemple de réalisation d'un composant selon l'invention, - la figure 4 est une vue de dessus d'un exemple de réa- lisation d'une puce selon l'invention, - la figure 5 montre un ordinogramme d'un procédé de réalisation de deux substrats correspondant à un mode de réalisation de l'invention.
Dans les dessins annexés on utilisera les mêmes réfé- rences pour désigner les mêmes éléments ou des éléments de même fonction. Description de modes de réalisation de l'invention La figure 1 montre un schéma par blocs d'un patin de liaison 100 correspondant à un mode de réalisation de l'invention. Le patin de liaison 100 a une couche de base 102 et une couche de couverture 104. La couche de base 102 est sur une matière de support 106. La couche de base 102 est une couche métallique à base de nickel c'est-à-dire qu'elle se compose d'un métal avec au moins en partie du nickel.
Le nickel du métal de base rend la couche de base 102 ductile, c'est-à- dire déformable. La couche de base 102 est comprise entre la couche de couverture 104 et la matière de support 106. La matière de support 106 de cet exemple de réalisation est une plaquette par exemple en silicium revêtue d'une couche d'isolation telle que par exemple de l'oxyde de sili- cium. La couche de base 102 est appliquée par un procédé de dépôt électrochimique sur la matière de base 106. La couche de couverture 104 est reliée directement c'est-à-dire sans intermédiaire à la couche de base 102. La couche de couverture 104 est métallique. La couche de couverture 104 a une épaisseur plus mince d'un multiple que l'épaisseur de la couche de base 102. Grâce à sa faible épaisseur, la couche de couverture 104 a des cristallites plus petites que celles de la couche de base 102. La couche de couverture 104 est en un métal résistant plus à l'oxydation que la couche de base 102. La couche de couverture 104 st appliquée par un procédé de dépôt électrochimique sur la couche de base 102. La couche de couverture 104 est plane et lisse. Le patin de liaison 100 est destiné à être relié à un autre patin de liaison par un procédé de liaison par thermo-compression. Du fait de la faible dimension des cristallites de la couche de couverture 104, on peut réaliser une liaison particulièrement fiable avec l'autre patin de liaison.
En d'autres termes, la figure 1 montre une métallisation 100 pour la liaison par thermo-compression. Le système de couches permet de réaliser une liaison fiable et économique. La liaison résiste à la corrosion et constitue une liaison hermétique, étanche, avec une faible résistance de contact électrique et une faible dispersion de la ré- sistance. La métallisation 104 permet un procédé de liaison robuste. La figure 2 montre un ordinogramme très simplifié d'un procédé 200 pour réaliser un patin de liaison sur une matière de support selon un exemple de réalisation de l'invention. Le procédé 200 se compose de deux étapes successives de dépôt 202, 204. Le patin de liai- son correspond à celui décrit à l'aide de la figure 1. Dans la première étape 202 de dépôt, on dépose une couche de base sur la matière de support. Dans la deuxième étape 204 de dépôt, on dépose une couche de base sur la matière de support. Dans la deuxième étape 204 de dépôt on dépose une couche de couverture sur la couche de base. Dans la première étape de dépôt 202 on dépose la couche de base métallique, déformable à base de nickel sur la matière de support par exemple par un dépôt électrochimique. Dans la seconde étape de dépôt 204 on dépose la couche de couverture métallique directement sur le côté de la couche de base non tourné vers la matière de support par exemple par un dépôt électrochimique. Pour le dépôt électrochimique on fait passer un courant électrique entre les pôles en passant par un électrolyte. Les ions du métal se déposent sur la cathode à partir de l'électrolyte, de sorte que dans les étapes de dépôt 202, 204 on a une couche formée par le dépôt métallique. La matière de support ou le patin de liaison de cet exemple de réalisation est la cathode. A l'endroit où la matière de support est par exemple isolée électriquement par un masque il n'y a pas de dépôt. La couche de couverture a une épaisseur inférieure à celle de la couche de base. La couche de couverture résiste plus à l'oxydation que la couche de base.
Le procédé 200 décrit ci-dessus donne des cristallites plus petites du fait de la minceur de la couche de couverture. Les petites cristallites permettent une inversion rapide et ainsi une liaison robuste. Par les dépôts galvaniques comme dans les étapes 202 et 204 on obtient une surface lisse. Le dépôt peut également se faire sans appliquer de courant électrique, sans se fixer au bord de la plaquette. Le procédé 200 présenté ci-dessus permet de réaliser une liaison résistant à la corrosion qui crée une distance définie entre deux substrats. Les figures 3a et 3b montrent un composant 300 selon un exemple de réalisation de l'invention. La figure 3a est par exemple une section d'un exemple de réalisation d'une métallisation de liaison selon l'invention avant de réaliser la liaison selon une vue de détail. La figure 3b montre par exemple une section d'un exemple de réalisation d'une métallisation de liaison selon l'invention après avoir réalisé la liaison et cela selon une vue de détail. Le composant 300 a une partie supérieure 302 et une partie inférieure 304. La partie supérieure 302 selon la figure se trouve au-dessus de la partie inférieure 304. La partie supérieure 302 est sy- métrique par rapport à la partie inférieure 304. Les deux parties 302, 304 ont chacune une couche de substrat 306, une couche d'infrastructure 308, une couche de câblage de puce 310 et une couche de métallisation de liaison 312. La métallisation de liaison 312 corres- pond à la structure d'un patin de liaison selon un exemple de réalisa- tion de l'invention tel que présenté à la figure 1. Le substrat 306, l'infrastructure de couche 308 et le câblage de puce 310 sont regroupés à la figure 1 comme une matière de support sur laquelle on a les patins de liaison. On décrira ci-après la partie inférieure 304. La partie supé- rieure 302 a une construction analogue. Le substrat 306 est une couche de support par exemple en silicium. Le substrat 306 de l'exemple de réalisation de la partie inférieure 304 est la couche inférieure. L'infrastructure de couche 308 est appliquée directement sur le substrat 306. L'infrastructure de couche 308 est en oxyde de silicium.
L'infrastructure de couche 308 a des propriétés modifiées pour recevoir d'autres structures. Le câblage de puce 310 est réalisé directement sur l'infrastructure de couche 308. Le câblage de puce 310 est électroconducteur sous le forme de chemins conducteurs et/ou de patin de contact. Dans cet exemple de réalisation, le câblage 310 correspond à une région dans laquelle se trouve un cadre d'étanchéité de liaison 314 et dans une région dans laquelle on a les contacts de liaison 316, les chemins conducteurs et les patins de contact des espaces intermédiaires pour l'isolation électrique. Le câblage de puce 310 est au moins couvert en partie par une couche de matière diélectrique 318. La couche diélectrique 318 peut servir de masque pour appliquer la métal- lisation de liaison 312 pendant le procédé de fabrication. Dans la région du câblage de puce 310, la couche diélectrique 318 comporte des ouvertures. Dans l'étape de dépôt comme cela est décrit à la figure 2, on remplit les ouvertures avec la couche de base 102. La couche de base est ici une métallisation de base, épaisse, souple, contenant du nickel. La couche de base 102 est plus épaisse que la couche diélectrique 318. La couche de base 102 après le remplissage des ouvertures se développe latéralement sur la couche diélectrique 318 de sorte que la couche de base 102 a une forme de champignon. La couche de base 102 a une surface supérieure plane et lisse qui est pratiquement parallèle à la sur- face du câblage de puce 310 dans les ouvertures. La surface dans la région du cadre d'étanchéité de liaison 314 est ainsi dans le même plan que la surface dans la région des contacts de liaison 316. Le bord des surfaces est arrondi et rejoint les flans de la couche de base 102. Dans une autre étape de dépôt, on applique la couche de couverture 104 sur la surface supérieure et les flans. La couche de couverture 104 est ici une passivation métallique mince par exemple en un métal noble. La couche de couverture 104 est d'une minceur régulière. Les ouvertures dans la couche diélectrique 318 de la partie supérieure 302 sont légè- rement plus petites que les ouvertures de la partie inférieure 304 de sorte que la surface plane des métallisations de liaison 312 de la partie supérieure 302 est également réduite. La figure 3a montre le composant 300 avant de réalisa- tion la liaison. Les métallisations de liaison 312 du cadre de liaison 314 et les contacts de liaison 316 sont alignés tout en étant écartés. La couche de couverture 104 dans la position représentée pourra par exemple être nettoyée pour permettre de réaliser une meilleure liaison. La figure 3b montre le composant 300 après avoir réalisé la liaison. Les métallisations de liaison 312 du cadre de liaison 314 ain- si que des contacts de liaison 316 sont pressées l'une contre l'autre pendant l'opération de liaison avec une pression tout en chauffant le composant à la température de liaison. Les surfaces des patins de liaison sont pressées en un contact étroit pour que des processus de diffusion se produisent au niveau des deux surfaces se traduisant par la croissance de cristallites au niveau des surfaces limites et réalisant une liaison permanente de la partie supérieure 302 et de la partie inférieure 304. La qualité élevée de la surface de la couche de couverture 104 donne une liaison sans inclusions et ainsi une liaison étanche aux fluides.
En d'autres termes, la figure 3b est une vue de détail d'un composant 300 formé d'au moins deux substrats 302, 304 (par exemple des plaquettes ou des puces) reliées l'une à l'autre par une liaison métallique de plaquettes. La liaison métallique de plaquette 312 se compose de plusieurs couches 102, 104 ; sur le patin de contact 312 par exemple en Al, A1Si, A1SiCu, Alcu, Cu, Ti, TiN, TiW, Ta, Tan, on a une métallisation de base avec du nickel 102 (par exemple Ni, NiP, NiMoP, NiPd, NiB, NiCo et au-dessus de celle-ci, une couche de couverture métallique 104. La couche de passivation métallique 104 se compose d'au moins une couche d'au moins l'un des métaux Pd, Au, Pt et Cu. La liaison métallique de plaquette 312 comporte au moins une liaison électrique 316 et aussi une liaison étanche hermétique annulaire (cadre de liaison) 314 entre les deux substrats 302, 304.
Au moins l'une des matières de support 302, 304 intègre un composant MEMS. Les surfaces des métallisations de liaison 312 peuvent être en relief par rapport à la surface restante pour une liaison élec- trique et hermétique sur les matières de support 302, 304 et se situer sur le même niveau de la matière de support par exemple en ce que ces surfaces ont la même infrastructure de couche ou en ce que la surface a été rendue plane avant ou après application des métallisations de liaison 312.
La liaison métallique 312 a une largeur latérale de struc- ture au moins dans une direction, comprise entre 1 pm et 500 pm. La liaison métallique de plaquette 312 permet de régler une distance définie, comprise entre 0,5 pm et 20 pm entre au moins deux matières de support 302, 304.
La figure 4 est une vue de dessus d'une puce 400 corres- pondant à un mode de réalisation de l'invention. La figure montre en vue de dessus une disposition caractéristique du composant avec la métallisation de liaison. La puce 400 a un cadre de liaison 314, plusieurs contacts de liaison 316 et une région fonctionnelle 402. Le cadre de liai- son 314, les contacts de liaison 316 et la région fonctionnelle 402 sont installées sur une matière de support 106. La vue en coupe de détails suivant la ligne de coupe 404 à travers le cadre de liaison 314 et l'un des contacts de liaison 316 est représentée à la figure 3. Le câblage de puce 310 relie respectivement l'un des contacts de liaison 316 à la ré- gion fonctionnelle 402. Le cadre de liaison 314 n'est pas relié à la région fonctionnelle 402. La région fonctionnelle 402 intègre par exemple des structures semi-conductrices et des structures MEMS. La région fonctionnelle 402 a une forme rectangulaire. Sept contacts de liaison 316 sont à intervalle régulier sur les petits côtés opposés de la région fonc- tionnelle 402 à distance de cette région fonctionnelle 402. Le cadre de liaison 314 entoure la région fonctionnelle 402 et les contacts de liaison 316 sous la forme d'un rectangle à coins arrondis. Le cadre d'une liaison 314 est écarté de la région fonctionnelle 402 et des contacts de liaison 316.
La figure 5 montre un ordinogramme d'un procédé 500 pour relier deux substrats. Les étapes de procédé suivantes s'appliquent à au moins deux matières de support à relier l'une à l'autre : - appliquer 502 et structurer une couche de masque par exemple en polyamide, en nitrure de silicium, - déposer 202 une couche contenant du nickel par exemple Ni, NiP, NiMoP, NiPd, NiB, NiCo sur une métallisation de base par exemple par un procédé de dépôt électrochimique, - déposer 204 au moins une autre couche mince, mé- tallique de passivation et de liaison (par exemple Pd, Au, Pt, Cu), par exemple par un procédé de dépôt électrochimique, - lier par thermo-compression 504 au moins deux matières de support, - faire un recuit post-liaison 506 pour renforcer l'accrochage de la liaison. En option, avant de réaliser la liaison, on peut insérer une étape consistant à enlever la couche formant le masque. De même, on peut nettoyer et/ou conditionner les surfaces supérieures métalliques de liaison par un traitement au plasma, par exemple par pulvéri- sation arrière avec argon AR et/ou faire un traitement au gaz de formage et/ou un nettoyage par chimie humide avant de réaliser la liaison. La liaison de plaquette décrite ou le procédé 500 s'appliquent à la réalisation de réseau de capteur infrarouge, le capteur d'accélération, le capteur de vitesse de rotation, le capteur de pression ou autre. Pour la liaison par thermo-compression dans l'étape 504 il est avantageux que les surfaces de liaison soient aussi lisses que possible et que sur la matière de support toutes les surfaces soient dans le même plan. Alors, dans l'opération de liaison on aura des surfaces im- portantes qui viendront initialement en contact. Pour réaliser des surfaces lisses, on peut utiliser des procédés de dépôt électrochimiques comme ceux décrits pour les étapes 202 et 204 qui conviennent particulièrement bien. Ces procédés permettent en outre de revêtir sélective- ment certaines régions et d'obtenir à la fois des couches très minces de quelques nm et aussi des couches très épaisses de plusieurs }gym. Pendant la liaison par thermo-compression 504 au ni- veau des surfaces de contact on a une recristallisation et un dévelop- pement de grains par diffusion (inter-diffusion) des deux côtés de la surface de liaison ce qui se traduit par l'accrochage des surfaces limites de liaison. Dans le cas de couches minces, les grains sont significativement plus petits ; les surfaces sont moins rugueuse et l'inversion au moment de la liaison s'effectue plus rapidement et de manière plus complète que dans le cas de couches épaisses. Il est en outre avantageux que la métallisation de liaison soit relativement souple et puisse absorber les contraintes mécaniques élastiques. Cela se traduit notamment dans le cas de plaquettes à relier, par le fléchissement pour une meilleure homogénéité de la liaison dans la plaquette et protège contre les dommages dans l'infrastructure de couche. Les couches contenant du nickel se distinguent par cette propriété. Pour des raisons de compatibilité, les procédés de liaison à basses températures et qui néanmoins peuvent tenir à des tempéra- tures élevées sont avantageux. Les métaux de liaison qui ont une faible énergie de diffusion ce qui est généralement lié à de faibles énergies de liaison et des faibles températures de fusion, sont dans ces conditions particulièrement intéressants. Si on utilise la métallisation de liaison comme élément d'étanchéité pour enfermer un vide il faut en outre veiller à la tenue à la corrosion. Cela évite l'oxydation des surfaces de liaison avant que ne soit faite la liaison. De manière particulièrement avantageuse, on utilise la dé-métallisation avec des métaux nobles tels que par exemple Pd, Au, Pt. Pour améliorer l'accrochage et éviter les inter-diffusions des couches de métaux nobles, on peut avoir des couches intermédiaires par exemple Pd, Ti, Ta, TiW, TaN. La solution développée ci-dessus propose un système mé- tallique pour relier des plaquettes combinant toutes les propriétés décrites ci-dessus. Il se compose d'une couche épaisse contenant du nickel, couverte par au moins une couche mince de passivation (par exemple Pd, Au, Pt). La solution proposée peut convenir pour toutes les appli- cations dans lesquelles il faut avoir un joint hermétique et/ou un con- tact électrique entre deux matières de support. Claims (10)
- REVENDICATIONS1°) Patin de liaison (100) pour une liaison par thermo-compression (504) d'une matière de support (106) avec une autre matière de support, patin de liaison (100) caractérisé par : - une couche de base déformable (102) en métal, reliée à la matière de support (106), le métal étant à base de nickel, et - une couche de couverture métallique (104) reliée directement à la couche de base (102) et installée au moins sur le côté de la couche de base (102) à l'opposé de la matière de support (106), la couche de couverture (104) ayant une épaisseur inférieure à celle de la couche de base (102) notamment la couche de couverture (104) étant plus résistante à l'oxydation que la couche de base (102).
- 2°) Patin de liaison (100) selon la revendication 1, caractérisé en ce que la couche de couverture (104) se compose d'au moins une couche qui est au moins en partie l'une des matières : palladium, or, platine, cuivre.
- 3°) Patin de liaison (100) selon la revendication 1, caractérisé en ce que l'épaisseur de la couche de base (102) est dans un rapport prédéfini avec l'épaisseur de la couche de couverture (104).
- 4°) Patin de liaison (100) selon la revendication 1, caractérisé en ce qu' une surface partielle de la couche de couverture (104) est plane et/ou est parallèle à la surface supérieure de la matière de support (106).
- 5°) Composant (300) caractérisé par : - une première matière de support (302) ayant sur une première surface, au moins un patin de liaison (100) selon l'une quelconque des revendications 1 à 4, - une seconde matière de support (304) écartée de la première matière de support (302) et comportant un point de contact à l'opposé du pa-tin de contact (100) sur la seconde surface de la seconde matière de support (304) tournée vers la première surface de la première matière de support, ce point de contact étant appliqué sur le patin de liaison (100), - le point de contact étant relié au patin de liaison (100) et notamment le contour du patin de liaison (100) étant à l'intérieur du contour du point de contact avec une région de tolérance.
- 6°) Composant (300) selon la revendication 5, caractérisé en ce que le point de contact est réalisé comme autre patin de liaison (100) selon l'une des revendications 1 à 4.
- 7°) Composant (300) selon la revendication 5, caractérisé en ce que le contour du patin de contact (100) est fermé autour du volume intérieur entre la première matière de support (302) et la seconde matière de support (304) et/ou le contour du point de contact est fermé de manière annulaire, périphérique, autour du volume intérieur.
- 8°) Composant (300) selon la revendication 5, caractérisé en ce qu' il comporte au moins un patin de liaison supplémentaire (100) et au moins un point de contact supplémentaire.
- 9°) Composant (300) selon la revendication 8, caractérisé en ce que le patin de contact (100) et le patin supplémentaire (100) ont la même hauteur au-dessus de la surface de la matière de support.
- 10°) Composant (100) selon la revendication 5, caractérisé en ce qu' au moins la première matière de support (302) comporte un élément de capteur MEMS (402). 30 3511°) Procédé (200) pour réaliser un patin de liaison (100) sur une matière de support (106), comprenant au moins les étapes suivantes consistant à : - déposer (202) une couche de base (102) déformable, avec du nickel, en métal sur la matière de support (106), - déposer (204) une couche de couverture métallique (104) directement sur le côté de la matière de support (106) à l'opposé de la couche de base (102), la couche de couverture (104) ayant une épaisseur inférieure à la couche de base (102) et la couche de couverture (104) étant notamment plus résistante à l'oxydation que la couche de base (102). 12°) Procédé (200) selon la revendication 11, caractérisé en ce qu' au moins l'une des étapes de dépôt (202, 204) se fait par un procédé de dépôt électrochimique. 13°) Procédé (200) selon la revendication 11, caractérisé par l'étape d'application (502) et de mise en structure d'une couche formant masque (318) sur la matière de support (106) pour obtenir un masque servant dans les étapes de dépôt (202, 204). 14°) Procédé (200) selon la revendication 11 comportant l'étape consis- tant à nettoyer la couche de couverture (104).30
