Claims (17)
- EUV-Spiegelanordnung (100) mit einer Vielzahl von nebeneinander angeordneten Spiegelelementen (110, 111, 112), die gemeinsam eine Spiegelfläche (115) der Spiegelanordnung bilden, wobei jedes Spiegelelement ein Substrat (120) und eine auf dem Substrat aufgebrachte, für Strahlung aus dem extremen Ultraviolettbereich (EUV) reflektierend wirkende Mehrlagen-Schichtanordnung (130) aufweist, die eine Vielzahl von Schichtpaaren (135) mit abwechselnden Schichten aus einem hoch brechenden Schichtmaterial und einem niedrig brechenden Schichtmaterial umfasst,
wobei
die Mehrlagen-Schichtanordnung (130) eine zwischen einer Strahlungseintrittsfläche (120) und dem Substrat angeordnete, aus einem piezoelektrisch aktiven Schichtmaterial bestehende aktive Schicht (140) aufweist, deren Schichtdicke durch Einwirkung eines elektrischen Feldes veränderbar ist; und
für jede aktive Schicht eine Elektrodenanordnung zur Erzeugung eines auf die aktive Schicht wirkenden elektrischen Feldes vorgesehen ist,
wobei die Mehrlagen-Schichtanordnung (130) eine zwischen der Strahlungseintrittsfläche und der aktiven Schicht (140) angeordnete erste Schichtgruppe (131) mit einer ersten Anzahl N1 von Schichtpaaren sowie eine zwischen der aktiven Schicht (140) und dem Substrat (120) angeordnete zweite Schichtgruppe (132) mit einer zweiten Anzahl N2 von Schichtpaaren aufweist, wobei die Anzahlen N1 und N2 von Schichtpaaren der ersten Schichtgruppe und der zweiten Schichtgruppe derart ausgewählt sind, dass für mindestens einen Inzidenzwinkel der auf die Strahlungseintrittsfläche auftreffenden Strahlung die erste Schichtgruppe (131) einen Anteil der eintretenden Strahlung durch die aktive Schicht (140) zur zweiten Schichtgruppe (132) transmittiert und die durch die Mehrlagen-Schichtanordnung reflektierte Strahlung einen durch die erste Schichtgruppe reflektierten ersten Anteil (A1) und einen durch die zweite Schichtgruppe reflektierten zweiten Anteil (A2) enthält. - EUV-Spiegelanordnung nach Anspruch 1, wobei die aktive Schicht in Abwesenheit eines elektrischen Feldes eine Schichtdicke aufweist, die derart gewählt ist, dass für einen Referenz-Inzidenzwinkel der eintreffenden Strahlung eine Reflektivät der Mehrlagen-Schichtanordnung durch Anlegen eines elektrischen Feldes um maximal 20% veränderbar ist.
- EUV-Spiegelanordnung nach Anspruch 1 oder 2, wobei das piezoelektrisch aktive Schichtmaterial im Wesentlichen aus Bariumtitanat (BaTiO3) besteht.
- EUV-Spiegelanordnung (100) mit einer Vielzahl von nebeneinander angeordneten Spiegelelementen (110, 111, 112), die gemeinsam eine Spiegelfläche (115) der Spiegelanordnung bilden, wobei jedes Spiegelelement ein Substrat (120) und eine auf dem Substrat aufgebrachte, für Strahlung aus dem extremen Ultraviolettbereich (EUV) reflektierend wirkende Mehrlagen-Schichtanordnung (830) aufweist, die eine Vielzahl von Schichtpaaren (835) mit abwechselnden Schichten aus einem hoch brechenden Schichtmaterial und einem niedrig brechenden Schichtmaterial umfasst, wobei die Mehrlagen-Schichtanordnung (830) eine Vielzahl von zwischen einer Strahlungseintrittsfläche (120) und dem Substrat angeordneten, aus einem piezoelektrisch aktiven Schichtmaterial bestehenden aktiven Schichten (840) aufweist, deren Schichtdicke durch Einwirkung eines elektrischen Feldes veränderbar ist; und
für jede aktive Schicht eine Elektrodenanordnung zur Erzeugung eines auf die aktive Schicht wirkenden elektrischen Feldes vorgesehen ist, wobei die aktiven Schichten (840) jeweils abwechslend mit nicht-aktiven Schichten (836) angeordnet sind. - EUV-Spiegelanordnung nach Anspruch 5, wobei das aktive Schichtmaterial überwiegend aus einem keramischen Material des Typs (Li, Na, K)(Nb, Ti)O3 besteht, wobei das aktive Schichtmaterial vorzugsweise ausgewählt ist aus der Gruppe Kaliumniobat (KNbO3), Lithiumniobat (LiNbO3), PbNb2O6 und Natrium-Kalium-Niobat (Na0,9K0,1NbO3).
- EUV-Spiegelanordnung nach Anspruch 5 oder 6, wobei die einzelnen nicht aktiven durch elektrisch leitendes, nicht piezoelektrisch aktives Schichtmaterial gebildeten Schichten mit einzelnen Ausgängen einer Spannungsquelle verbunden sind, so dass die Feldstärke des elektrischen Feldes, das die verschiedenen aktiven Schichten beeinflusst, unterschiedlich eingestellt werden kann.
- EUV-Spiegelanordnung nach einem der vorhergehenden Ansprüche, wobei die Elektrodenanordnung eine erste Elektrodenschicht (142, 836, 1042) und eine zweite Elektrodenschicht (143, 836, 1043) aufweist und die aktive Schicht (140, 840, 1040) zwischen den Elektrodenschichten angeordnet ist.
- EUV-Spiegelanordnung nach einem der vorhergehenden Ansprüche, wobei die Elektrodenanordnung zur Ansteuerung der aktiven Schicht (1040) eine Elektrodenschicht (1042) aufweist, die als strukturierte Schichtelektrode ausgelegt ist und in mehrere nebeneinander liegende, elektrisch gegeneinander isolierte Elektrodensegmente (1042A, 1042B) unterteilt ist, wobei jedes der Elektrodensegmente nur einen Bruchteil der gesamten Querschnittsfläche des Spiegelelements (1010) abdeckt, wobei die Elektrodenanordnung vorzugsweise eine gemeinsame Elektrode gegenüber der strukturierten Schichtelektrode umfasst, wobei sich die gemeinsame Elektrode über eine Vielzahl von Spiegelelementen oder alle Spiegelelemente erstreckt, wobei die gemeinsame Elektrode vorzugsweise auf einer Strahlungsinzidenzseite der aktiven Schicht gegenüber der Substratseite der aktiven Schicht gebildet ist, wobei die gemeinsame, auf der Strahlungsinzidenzseite angeordnete Elektrode eine Vielzahl von Einzelschichten umfasst, die übereinandergestapelt sind, um eine Mehrlagenschicht zu bilden.
- EUV-Spiegelanordnung nach einem der vorhergehenden Ansprüche, wobei die aktive Schicht eine durch Laserstrahlverdampfen (pulsed laser deposition, PLD) aufgebrachte PLD-Schicht ist.
- EUV-Spiegelanordnung nach einem der Ansprüche 9 bis 10, wobei mindestens eine Elektrodenschicht eine durch Laserstrahlverdampfen (pulsed laser deposition, PLD) aufgebrachte PLD-Schicht ist und/oder
wobei eine Elektrodenschicht aus einem elektrisch leitenden Keramikmaterial besteht, insbesondere SrRuO3 oder AlN. - EUV-Spiegelanordnung nach einem der vorhergehenden Ansprüche, wobei das piezoelektrisch aktive Schichtmaterial ausgewählt ist aus der Gruppe: Ba(Sr,Zr)TiO3, Bi(Al,Fe)O3, (Bi,Ga)O3, (Bi,Sc)O3, CdS, (Li,Na,K)(Nb,Ta)O3, Pb(Cd,Co,Fe,In,Mg,Ni,Sc,Yb,Zn,Zr)(Nb,W,Ta,Ti)O3, ZnO, ZnS oder mindestens ein Material dieser Gruppe in Kombination mit mindestens einem anderen Material enthält.
- Optisches System mit mindestens einer EUV-Spiegelanordnung nach einem der vorhergehenden Ansprüche.
- Optisches System nach Anspruch 13, wobei das optische System ein Beleuchtungssystem (1110) oder ein Projektionsobjektiv (1130) einer Mikrolithographie-Projektionsbelichtungsanlage (1100) ist.
- Optisches System nach Anspruch 14, wobei die EUV-Spiegelanordnung (1000, 1170) in einem Strahlengang des Beleuchtungssystems (1110) zwischen einer Lichtquelle (1114) und einem zu beleuchtenden Beleuchtungsfeld (1152) in oder nahe bei einer Feldebene (1172) angeordnet ist, die optisch konjugiert zu einer Ebene (1120) des Beleuchtungsfeldes liegt,
wobei vorzugsweise bei mehreren oder allen Spiegelelementen (1010, 1011, 1012) der Spiegelanordnung (1000) die Schichtdicke der aktiven Schicht (1040) derart ortsabhängig veränderbar ist, dass die Reflektivität R eines Spiegelelementes ortsabhängig einstellbar und variierbar ist. - Optisches System nach einem der Ansprüche 13 bis 15, wobei die EUV-Spiegelanordnung (1180) im Bereich einer Pupillenebene (1182) des Beleuchtungssystems angeordnet ist, die Fouriertransformiert zur Ebene (1120) des Beleuchtungsfeldes liegt.
- Verfahren zum Betreiben eines optischen Systems mit mindestens einer EUV-Spiegelanordnung nach einem der Ansprüche 1 bis 12, wobei eine örtliche Reflektivitätsverteilung über die Spiegelfläche der EUV-Spiegelanordnung durch selektives Ansteuern einzelner oder aller aktiver Schichten der Spiegelelemente ortsabhängig variiert wird,
wobei durch Änderung der Schichtdicke der aktiven Schicht vorzugsweise eine Verstimmung der Schichtperiode erzeugt wird, insbesondere zur Anpassung der Reflektivität an eine von einem Sollwert abweichende Zentralwellenlänge der Strahlung und/oder an eine veränderte Inzidenzwinkelverteilung an der Spiegelanordnung.
