Solarzellen mit einer Verkapselungsschicht auf Basis von Polysilazan
Die vorliegende Erfindung betrifft eine chalkopyritische Solarzelle, umfassend ein Substrat und eine photovoltaische Schichtstruktur. Insbesondere handelt es sich um eine Dünnschichtsolarzelle mit einer photovoltaischen Schichtstruktur vom Typ Kupfer-Indium-Sulfid (CIS) oder Kupfer-Indium-Gallium-Selenid (CIGSe).
Im Weiteren betrifft die Erfindung ein Verfahren zur Herstellung von Solarzellen auf Chalkopyrit-Basis. Im Rahmen des Verfahrens wird die Solarzelle mit einer Verkapselungsschicht ausgestattet, die durch Härten einer Lösung von
Polysilazanen und Additiven bei einer Temperatur im Bereich von 20 bis 1.000 0C, insbesondere 80 bis 200 0C erzeugt wird.
Angesichts der Verknappung fossiier Ressourcen, kommt der Photovoitaik ais erneuerbarer und umweltschonender Energiequelle eine große Bedeutung zu. Solarzellen konvertieren Sonnenlicht in elektrischen Strom. Überwiegend wird in Solarzellen kristallines oder amorphes Silizium als licht-absorbierendes halbleitendes Material eingesetzt. Die Verwendung von Silizium ist mit erheblichen Kosten verbunden. Demgegenüber können Dünnschichtsolarzellen mit einem Absorber aus einem chalkopyritischen Material, wie Kupfer-Indium-Sulfid (CIS) oder Kupfer-Indium-Gallium-Selenid (CIGSe) mit wesentlich geringeren Kosten hergestellt werden.
Ganz allgemein ist es für eine schnelle Verbreitung der Photovoitaik erforderlich, das Preis-Leistungsverhältnis der photovoltaischen Energieerzeugung zu verbessern. Hierzu ist es wünschenswert, den Wirkungsgrad und die Lebensdauer von Solarzellen zu erhöhen. Der Wirkungsgrad einer Solarzelle ist definiert als das Verhältnis von elektrischer Leistung, d. h. dem Produkt aus Spannung und Photostrom, zu einfallender Lichtleistung. Unter anderem ist der Wirkungsgrad proportional zur Anzahl der Photonen, die in die Absorberschicht eindringen und zur Erzeugung von Elektron-Loch-Paaren beitragen können. Photonen, die an der Oberfläche der Solarzelle reflektiert werden, liefern keinen Beitrag zum Photostrom. Dementsprechend kann der Wirkungsgrad durch eine Verminderung der Lichtreflexion an der Oberfläche der Solarzelle erhöht werden. Die Lebensdauer von Solarzellen kann durch einen verbesserten Schutz gegen witterungsbedingte Abbauprozesse verlängert werden. Durch eindringendes Wasser bzw. Wasserdampf werden die Abbauprozesse beschleunigt. Zur Abschirmung von Solarzellen gegen Wasserdampf, wird im Stand der Technik deshalb eine Verkapselung aus einem Schichtverbund eingesetzt, der Glas und EVA sowie ggf. PVA und andere Polymerfolien umfasst.
Die im Stand der Technik zur Verkapselung eingesetzten Materialien weisen jedoch Nachteile auf. Insbesondere Glas führt zu hohen Modulgewichten, was z. B. an die Statik von Dächern erhöhte Anforderungen stellt und PVA und PVB geben bei Lichteinwirkung zusammen mit Spuren von Wasser Säuren frei, die die Funktion der Solarzellen beeinträchtigen. Die Wirksamkeit von frontseitigen Diffusionsbarrieren bzw. Verkapseiungsschichten wird mit Hiife von beschleunigten Alterungstests gemäß DIN EN 61646 in Klimakammern geprüft. Verkapselte Solarmodule werden länger als 1.000 h bei 85 0C und 85 % relativer Luftfeuchte gelagert und in regelmäßigen Zeitabständen anhand ihrer elektrischen Kenndaten vermessen und so der Abbau ermittelt.
Es ist bekannt, zur frontseitigen Verkapselung von Solarzellen SiOx-Schichten zu verwenden. Derartige SiOx-Schichten werden aus der Gasphase mittels CVD-Verfahren wie Mikrowellen-Plasma-unterstützter Gasphasenabscheidung (MWPECVD) und PVD-Verfahren wie Magnetronsputtern abgeschieden. Diese vakuumtechnischen Verfahren sind mit hohen Kosten verbunden und weisen zudem den Nachteil auf, dass die damit hergestellten Schichten eine geringe
Haftung und mechanische Festigkeit haben. CVD-Verfahren erfordern außerdem die Verwendung hochentzündlicher (SiHU, CH4, H2) und giftiger (NH3) Gase.
Als Substratmaterialien für Chalkopyrit-Solarzellen werden Glas oder Folien aus Metall oder Polyimid eingesetzt. Glas erweist sich in mehrfacher Hinsicht als vorteilhaft, da es elektrisch isolierend ist, eine glatte Oberfläche hat und während der Herstellung der chalkopyritischen Absorberschicht Natrium bereitstellt, welches aus dem Glas in die Absorberschicht diffundiert und als Dotierstoff die Eigenschaften der Absorberschicht verbessert. Nachteilig an Glas ist sein großes Gewicht sowie fehlende Flexibilität. Insbesondere können Glassubstrate wegen ihrer Steifigkeit nicht in kostengünstigen Rolle-zu-Rolle-Verfahren beschichtet werden. Folienartige Substrate aus Metall oder Kunststoff sind leichter als Glas und flexibel, so dass sie sich für die Herstellung von Solarzellen mittels eines kostengünstigen Rolle-zu-Rolle-Verfahren eignen. Allerdings können Metall- oder Kunststofffolien je nach ihrer Beschaffenheit die Eigenschaft des chalkopyritischen Schichtverbundes nachteilig beeinflussen und verfügen zudem nicht über ein Natrium-Depot zur Absorberdotierung. Wegen der erhöhten Temperaturen (zum Teil über 500 0C), denen das Substrat während der Herstellung der Solarzellen ausgesetzt ist, werden bevorzugt Metallfolien aus Stahl oder Titan eingesetzt.
Zwecks monolithischer Verschaltung von Solarzellen auf Titan- oder Stahlfolie, muss die photovoltaische Schichtstruktur bzw. der Rückkontakt von der Substratfolie elektrisch isoliert werden. Hierzu wird auf die metallische
Substratfolie eine Schicht aus einem elektrisch isolierenden Material aufgebracht. Diese elektrisch isolierende Schicht soll zudem als Diffusionsbarriere wirken, um die Diffusion von Metallionen zu verhindern, die die Absorberschicht schädigen können. Z. B. können Eisenatome die Rekombinationsrate von Ladungsträgern (Elektronen und Löchern) in chalkopyritischen Absorberschichten erhöhen, wodurch der Photostrom abnimmt. Als Material für isolierende und diffusionshemmende Barriereschichten eignet sich Siliziumoxid (SiOx).
Im Stand der Technik ist es bekannt, Schutz- bzw. Verkapselungsschichten, die im Wesentlichen aus SiOx oder SiNx bestehen, für elektronische Bauelemente und Solarzellen auf Basis von Silizium oder anderen Halbleitermaterialien einzusetzen.
US 7,067,069 offenbart eine isolierende Verkapselungsschicht aus Siθ2 für Silizium-basierte Solarzellen, wobei die Siθ2-Schicht durch Aufbringen von Polysilanen und anschließendes Härten bei einer Temperatur von 100 bis 800 0C, vorzugsweise von 300 bis 500 °C erzeugt wird. US 6,501 ,014 B1 betrifft Artikel, insbesondere Solarzellen auf Basis von amorphem Silizium mit einer transparenten, hitze- und wetterbeständigen Schutzschicht aus einem Silikat-artigen Material. Die Schutzschicht wird auf einfache Weise unter Verwendung einer Polysilazanlösung erzeugt. Zwischen der Schutzschicht auf Basis von Polysilazan und dem photovoltaischen Schichtsystem ist eine flexible gummiartige Klebe- bzw. Pufferschicht angeordnet.
US 7,396,563 lehrt die Abscheidung von dielektrischen und passivierenden Polysilazanschichten mittels PA-CVD, wobei Polysilane als CVD-Precursor eingesetzt werden.
US 4,751 ,191 offenbart die Abscheidung von Polysilazanschichten für Solarzellen mittels PA-CVD. Die erhaltene Polysilazanschicht wird fotolithografisch strukturiert und dient zur Maskierung von metaiiischen Kontakten sowie ais Antirefiexschicht.
Die im Stand der Technik beschriebenen Solarzellen mit Verkapselungsschichten aus SiOx oder SiNx sind aufwendig in ihrer Herstellung und erfordern den Einsatz von zwei- oder mehrlagigen Verbundschichten, die neben der Verkapselungsschicht eine Trägerfolie, eine Pufferschicht, eine Haftvermittlerschicht und/oder eine Reflektorschicht umfassen. Insbesondere für Solarzellen, deren photovoltaischer Absorber nicht auf Silizium basiert, werden Pufferschichten benötigt, welche die thermische Fehlanpassung zur Verkapselungsschicht kompensieren. Thermische Fehlanpassung, d. h. Unterschiede im Temperaturausdehnungskoeffizienten benachbarter Schichten, rufen mechanische Spannungen hervor, die häufig zu Rissbildung und Ablösung führen. Diesem Problem wird u. a. auch dadurch begegnet, dass die Verkapselungsschicht bei niedrigen Temperaturen auf der Solarzelle abgeschieden wird. Derartige, bei niedriger Temperatur erzeugte Verkapselungsschichten weisen jedoch zumeist eine unzureichende Barrierewirkung gegenüber Wasserdampf und Sauerstoff auf.
In Anbetracht des Standes der Technik hat die vorliegende Erfindung die Aufgabe, eine chalkopyritische Solarzelle mit hohem Wirkungsgrad und hoher Beständigkeit gegen Alterung sowie ein kostengünstiges Verfahren zu ihrer Herstellung zu schaffen.
Diese Aufgabe wird gelöst durch eine chalkopyritische Solarzelle, umfassend ein Substrat, eine photovoltaische Schichtstruktur und eine Verkapselungsschicht auf Basis von Polysilazan.
Die Erfindung wird im Folgenden anhand von Figuren näher erläutert, wobei: Fig. 1 einen perspektivischen Schnitt einer Solarzelle, und Fig. 2 Reflexionskurven einer Solarzelle ohne und mit Verkapselungsschicht wiedergeben.
Figur 1 zeigt in perspektivischer Ansicht einen Schnitt durch eine erfindungsgemäße Solarzelle 10 mit einem Substrat 1 , einer optionalen Barriereschicht 2, einer photovoltaischen Schichtstruktur 4 und einer Verkapselungsschicht 5. Die Solarzelle 10 ist vorzugsweise als Dünnschichtsolarzelle ausgestaltet und weist eine photovoltaische Schichtstruktur 4 vom Typ Kupfer-Indium-Sulfid (CIS) oder Kupfer-Indium-Gallium- Selenid (CIGSe) auf.
Die erfindungsgemäße Verkapselungsschicht 5 weist eine erste und zweite Oberfläche auf, die einander gegenüberliegen. In einer bevorzugten Ausführungsform grenzt die erste Oberfläche der Verkapselungsschicht direkt an die photovoltaische Schichtstruktur 4 an und die zweite Oberfläche der Verkapselungsschicht bildet die Aussenseite der Solarzelle.
Weiterbildungen der erfindungsgemäßen Solarzelle 10 sind dadurch gekennzeichnet, dass:
- sie als Dünnschichtsolarzelle ausgestaltet ist und eine photovoltaische
Schichtstruktur 4 vom Typ Kupfer-Indium-Sulfid (CIS) oder Kupfer-Indium- Gallium-Selenid (CIGSe) aufweist; die photovoltaische Schichtstruktur 4 einen Rückkontakt 41 aus Molybdän, einen Absorber 42 der Zusammensetzung CuInSe2, CuInS2, CuGaSe2, Culn1-xGaxSe2 mit 0 < x < 0,5 oder Cu(lnGa)(Sei-ySy)2 mit 0 < y ≤ 1. einen Puffer 43 aus CdS, eine Fensterschicht 44 aus ZnO oder ZnO:AI und einen Frontkontakt 45 aus AI oder Silber umfasst; das Substrat 1 aus einem Werkstoff, enthaltend Metall, Metalllegierungen, Glas, Keramik oder Kunststoff, besteht; - das Substrat 1 als Folie, insbesondere als Stahl- oder Titanfolie ausgebildet ist;
- die Verkapselungsschicht 5 eine Dicke von 100 bis 3.000 nm, vorzugsweise von 200 bis 2.500 nm, und insbesondere von 300 bis 2.000 nm hat; das Substrat 1 aus einem elektrisch leitfähigen Material besteht und dass eine oder mehrere der Schichten, aus denen sich die photovoltaische
Schichtstruktur 4 zusammensetzt, galvanisch abgeschieden worden ist;
- die Solarzelle 10 eine zwischen dem Substrat 1 und der photovoltaischen Schichtstruktur 4 angeordnete Barriereschicht 2 auf Basis von Polysilazan umfasst; - die Barriereschicht 2 Natrium enthält oder eine Natrium-haltige Precursorschicht 21 umfasst;
- die Verkapselungsschicht 5 und gegebenenfalls die Barriereschicht 2 aus einer geharteten Lösung von Polysilazanen und Additiven in einem Lösemittel, bei dem es sich vorzugsweise um Dibutylether handelt, besteht; - die Polysilazane die allgemeine Strukturformel (I)
-(SiR'R"-NRIM)n- (I) haben, wobei R1, R", R"1 gleich oder unterschiedlich sind und unabhängig voneinander für Wasserstoff oder einen gegebenenfalls substituierten Alkyl-, Aryl, Vinyl oder (Trialkoxysilyl)alkyl-Rest stehen, wobei es sich bei n um eine ganze Zahl handelt und n so bemessen ist, dass das
Polysilazan ein zahlenmittleres Molekulargewicht von 150 bis 150.000 g/mol, vorzugsweise von 50.000 bis 150.000 g/mol, und insbesondere von 100.000 bis 150.000 g/mol aufweist;
- mindestens ein Polysilazan aus der Gruppe der Perhydropolysilazane mit R1, R" und R1" = H ausgewählt ist;
- die Solarzelle 10 für Licht im Wellenlängenbereich von 300 bis 900 nm eine mittlere relative Reflektivität von weniger als 97 %, vorzugsweise von weniger als 96 %, und insbesondere von weniger als 95 % aufweist. bezogen auf die Reflektivität der Solarzelle 10 vor Aufbringung der
Verkapselungsschicht 5; und
- die Solarzelle 10 für Licht im Wellenlängenbereich von 1.100 bis 1.500 nm eine mittlere relative Reflektivität von mehr als 120 %, vorzugsweise von mehr als 150 %, und insbesondere von mehr als 200 % aufweist, bezogen auf die Reflektivität der Solarzelle 10 vor Aufbringung der
Verkapselungsschicht 5.
Fig. 2 zeigt die Ergebnisse einer Messung der spektralen Reflektivitäten einer chalkopyritischen Solarzelle mit und ohne erfindungsgemäße Verkapselungsschicht auf Basis von Polysilazan (in Fig. 2 durch eine durchgezogene "mit SiOx" und eine gestrichelte Linie "ohne SiOx" bezeichnet). Die spektralen Reflektivitäten werden in Anlehnung an DiN EN iSO 8980-4 an erfindungsgemäßen Solarzellen mit Verkapselungsschicht und an Referenz- Solarzellen ohne Verkapselungsschicht gemessen. Die erfindungsgemäßen und die Referenz-Solarzellen weisen - abgesehen von der Verkapselungsschicht - denselben Aufbau auf und haben denselben Herstellungsprozess durchlaufen. Zur Bestimmung der mittleren relativen Reflektivität werden die erhaltenen spektralen Reflexionskurven überlagert und in zwei Wellenlängenintervallen von 300 bis
900 nm und von 1.100 bis 1.500 nm numerisch ausgewertet. Hierbei wird in jedem der oben genannten Wellenlängenintervalle an äquidistanten Stützstellen, deren Abstand zueinander im Bereich von 1 bis 20 nm gewählt sein kann, der Quotient der Reflexionswerte der erfindungsgemäßen Solarzelle und der Referenz- Solarzelle berechnet und der Mittelwert der Quotienten sämtlicher, im Intervall enthaltenen Stützstellen gebildet.
Im Wellenlängenintervall von 300 bis 900 nm weisen die erfindungsgemäßen Solarzellen eine mittlere relative Reflektivität von kleiner 97 % bis zu kleiner 95 % auf. Die Reflektivität geht als Faktor in die externe Quanteneffizienz (EQE) und den Wirkungsgrad einer Solarzelle ein. Dementsprechend erhöht die erfindungsgemäße Verkapselungsschicht die externe Quanteneffizienz einer Solarzelle im Mittel um mehr als 3 % bis über 5 % gegenüber einer Referenz- Solarzelle. Mit den im Stand der Technik bekannten VerkaDselunαsschichten wird die mittlere Reflektivität um maximal 2 % relativ zur Referenz angehoben. Somit kann mittels der erfindungsgemäßen Verkapselungsschicht der Wirkungsgrad einer herkömmlichen chalkopyritischen Solarzelle um einen Faktor von 1 ,01 bis 1 ,03 erhöht werden. Bei einem Wirkungsgrad von beispielsweise 15 % entspricht dies einer Verbesserung um mehr als 0,15 % bis 0,45 %.
Der Wirkungsgrad von chalkopyritischen Solarzellen fällt mit steigender Temperatur ab. Aufgrund erhöhter Reflektivität für Infrarotlicht vermindert die erfindungsgemäße Verkapselungsschicht die durch Sonneneinstrahlung verursachte Erwärmung der Solarzelle und trägt somit auch auf diese Weise zu einer Verbesserung des Wirkungsgrades bei. Im Wellenlängenbereich von 1.100 bis 1.500 nm weist die erfindungsgemäße Solarzelle eine mittlere relative Reflektivität von größer 120 % bis zu mehr als 200 % auf.
In einem beschleunigten Alterungstest gemäß DIN EN 61646 (Damp Heat Test bei einer Temperatur von 85 0C und 85 % relativer Luftfeuchte) zeigen die erfindungsgemäßen Solarzellen nach 800 h einen Wirkungsgrad von größer 70 %, vorzugsweise größer 75 %, und insbesondere größer 80 %, bezogen auf den Ausgangswert, d. h. vor Beginn des Alterungstests.
Das Verfahren zur Herstellung der erfindungsgemäßen Solarzellen umfasst die folgenden Schritte a) bis f): a) Aufbringen einer photovoltaischen Schichtstruktur auf Chalkopyrit-Basis auf ein gegebenenfalls mit einer Barriereschicht ausgestattetes Substrat, b) Beschichten der photovoltaischen Schichtstruktur mit einer Lösung enthaltend mindestens ein Polysilazan der allgemeinen Formel (I) -(SiR1R"-NR"')n- (I) wobei R1, R", R"1 gleich oder unterschiedlich sind und unabhängig voneinander für Wasserstoff oder einen gegebenenfalls substituierten Alkyl-, Aryl, Vinyl oder (Trialkoxysilyl)alkyl-Rest stehen, wobei es sich bei n um eine ganze Zahl handelt und n so bemessen ist, dass das Polysilazan ein zahlenmittleres Molekulargewicht von 150 bis 150.000 g/mol, vorzugsweise von 50.000 bis 150.000 g/mol, und insbesondere von 100.000 bis 150.000 g/mol aufweist, c) Entfernen des Lösemittels durch Verdampfen, wobei eine Polysilazanschicht mit einer Dicke von 100 bis 3.000 nm, vorzugsweise von 200 bis 2.500 nm, und insbesondere von 300 bis 2.000 nm erhalten wird, d) gegebenenfalls ein- oder mehrfaches Wiederholen der Schritte b) und c), e) Härten der Polysilazanschicht durch i) Erwärmung auf eine Temperatur im
Bereich von 20 bis 1.000 0C, insbesondere 80 bis 200 0C und/oder ii) Bestrahlung mit UV-Licht mit Wellenlängenanteilen im Bereich von 180 bis 230 nm, wobei die Erwärmung und/oder Bestrahlung über einen Zeitraum von 1 min bis 14 h, vorzugsweise 1 min bis 60 min, und insbesondere 1 min bis 30 min erfolgt, vorzugsweise in einer Atmosphäre aus wasserdampfhaltiger Luft oder Stickstoff, und f) optionales Nachhärten der Polysilazanschicht bei einer Temperatur von
20 bis 1.000 0C, bevorzugt 60 bis 130 0C in Luft mit einer relativen Feuchte von 60 bis 90 % über einen Zeitraum von 1 min bis 2 h, vorzugsweise
30 min bis 1 h.
Vorteilhafte Ausgestaltungen des erfindungsgemäßen Verfahrens zeichnen sich dadurch aus, dass die zur Beschichtung eingesetzte Polysilazanlösung einen oder mehrere der nachfolgend genannten Bestandteile enthält:
- mindestens ein Perhydropolysilazan mit R', R" und R"' = H; und
- einen Katalysator, sowie gegebenenfalls weitere Additive. Vorzugsweise werden die chalkopyritischen Solarzellen auf einem flexiblen bahnartigen Substrat in einem Rolle-zu-Rolle-Prozess gefertigt.
In der zur Herstellung der erfindungsgemäßen Verkapselungsschicht eingesetzten Polysilazanlösung beträgt der Anteil von Polysilazan 1 bis 80 Gew.-%, bevorzugt 2 bis 50 Gew.-%, und insbesondere 5 bis 20 Gew.-%, bezogen auf das Gesamtgewicht der Lösung.
Als Lösemittel eignen sich insbesondere organische, vorzugsweise aprotische Lösemittel, die kein Wasser sowie keine reaktiven Gruppen wie Hydroxyl- oder Aminogruppen enthalten und sich dem Polysilazan gegenüber inert verhalten. Beispiele sind aromatische oder aliphatische Kohlenwasserstoffe und deren Mischungen. Dabei handelt es sich beispielsweise um aliphatische oder aromatische Kohlenwasserstoffe, Halogenkohlenwasserstoffe, Ester wie Ethylacetat oder Butylacetat, Ketone wie Aceton oder Methylethylketon, Ether wie Tetrahydrofuran oder Dibutylether, sowie Mono- und Polyalkylenglykoldialkylether (Glymes) oder Mischungen aus diesen Lösemitteln.
Zusätzliche Bestandteile der Polysilazanlösung können Katalysatoren sein, beispielsweise organische Amine, Säuren, sowie Metalle oder Metallsalze oder Gemische dieser Verbindungen, die den Schichtbildungsprozess beschleunigen. Als Amin-Katalysator eignen sich insbesondere N,N-Diethylethanolamin, N,N-Dimethylethanolamin, N,N-Dimethylpropanolamin, Triethylamin, Triethanolamin und 3-Morpholinopropylamin. Die Katalysatoren werden vorzugsweise in Mengen von 0,001 bis 10 Gew.-%, insbesondere 0,01 bis 6 Gew.-%, besonders bevorzugt 0,1 bis 5 Gew.-%, bezogen auf das Gewicht des Polysilazans, eingesetzt.
Weiterer Bestandteil können Additive für Untergrundbenetzung und Filmbildung sowie anorganische Nanopartikel aus Oxiden wie SiO2, TiO2, ZnO, ZrO2 oder AI2O3 sein.
Zur Herstellung der erfindungsgemäßen Solarzelle wird auf einem Substrat wie einer Stahlfolie eine photovoltaische Schichtstruktur auf Chalkopyrit-Basis gemäß bekannter Verfahren erzeugt. Vorzugsweise wird die Stahlfolie vor dem Aufbringen der photovoltaischen Schichtstruktur mit einer elektrisch isolierenden Schicht, insbesondere einer SiOx-Barriereschicht auf Basis von Polysilazan, ausgestattet. Hierauf wird als Rückkontakt eine etwa 1 μm dicke Molybdänschicht mittels DC-Magnetronsputtern abgeschieden und vorzugsweise für eine monolithische Verschaltung strukturiert (P1 -Schnitt). Die hierzu erforderliche Teilung der Molybdänschicht in Streifen wird mit einer Laserschneidvorrichtung vorgenommen. Die Präparation der chalkopyritischen Absorberschicht erfolgt vorzugsweise in einem 3-Stufen PVD-Prozess bei einem Druck von etwa 3-106 mbar. Die Gesamtdauer des PVD-Prozesses beträgt circa 1 ,5 h. Hierbei ist es vorteilhaft, die Prozesse so zu führen, dass das Substrat eine maximale Temperatur unterhalb von 400 0C annimmt.
Die anschließende Abscheidung der CdS-Pufferschicht erfolgt nasschemisch bei einer Temperatur von etwa 60 0C. Die Fensterschicht aus i-ZnO und mit Aluminium dotiertem ZnO wird mittels DC-Magnetronsputtern abgeschieden.
Zur Herstellung der erfindungsgemäßen Verkapselungsschicht wird eine Polysilazanlösung der vorstehend beschriebenen Zusammensetzung mit herkömmlichen Beschichtungsverfahren, beispielsweise mittels Sprühdüsen oder Tauchbad auf ein Substrat, vorzugsweise auf eine Stahifolie aufgetragen und ggf. mit einem elastischen Rakel glattgezogen, um eine gleichmäßige Dickenverteilung bzw. Massenbelegung auf der photovoltaischen Schichtstruktur zu gewährleisten. Bei flexiblen Substraten wie Folien aus Metall oder Kunststoff, die sich für die Roiie-zu-Roiie Beschichtung eignen, können auch Schlitzdüsen als Antragssystem für die Erlangung von sehr dünnen homogenen Schichten eingesetzt werden. Hieran anschließend wird das Lösemittel verdunstet. Dies kann bei
Raumtemperatur oder bei Einsatz geeigneter Trockner bei höheren Temperaturen, vorzugsweise von 40 bis 60 0C im Rolle-zu-Rolle Verfahren bei Geschwindigkeiten von > 1 m/min erfolgen.
Die Schrittsequenz der Beschichtung mit Polysilazanlösung, gefolgt von
Verdunstung des Lösemittels wird ggf. ein-, zwei- oder mehrfach wiederholt, um eine trockene ungehärtete ("grüne") Polysilazanschicht mit einer Gesamtdicke von 100 bis 3.000 nm zu erhalten. Durch mehrfaches Durchlaufen der Schrittsequenz aus Beschichtung und Trocknung wird der Gehalt an Lösemittel in der grünen Polysilazanschicht stark reduziert bzw. eliminiert. Durch diese Maßnahme lässt sich die Haftung des gehärteten Polysilazanfilms auf der chalkopyritischen Schichtstruktur verbessern. Ein weiterer Vorteil der mehrfachen Beschichtung und Trocknung besteht darin, dass in Einzelschichten eventuell vorhandene Löcher oder Risse weitgehend überdeckt und geschlossen werden, so dass die Wasserdampfdurchlässigkeit weiter reduziert wird.
Die getrocknete bzw. grüne Polysilazanschicht wird durch Härten bei einer Temperatur im Bereich von 100 bis 180 °C über einen Zeitraum von 0,5 bis 1 h in eine transparente keramische Phase überführt. Die Härtung erfolgt in einem Konvektionsofen, der wahlweise mit gefilterter und mit Wasserdampf befeuchteter Luft oder mit Stickstoff betrieben wird. Je nach Temperatur, Dauer und Ofenatmosphäre - wasserdampfhaltige Luft oder Stickstoff - hat die keramische Phase eine unterschiedliche Zusammensetzung. Erfolgt die Härtung beispielsweise in wasserdampfhaltiger Luft, so wird eine Phase der Zusammensetzung SiNvHwOχCy mit x > v; v < 1 ; 0 < x < 1 ,3; 0 < w ≤ 2,5 und y < 0,5 erhalten. Bei einer Härtung in Stickstoffatmosphäre hingegen wird eine Phase der Zusammensetzung SiNvHwOxCy mit v < 1 ,3; x < 0,1 ; 0 ≤ w < 2,5 und y < 0,2 gebildet.
Die Wasserdampfdurchlässigkeit kann außerdem verringert werden, indem die Polysilazanschicht ein weiteres Mal gehärtet wird. Diese "Nachhärtung" erfolgt insbesondere bei einer Temperatur um 85 0C in Luft mit einer relativen Feuchte von 85 % über einen Zeitraum von 1 h. Spektroskopische Analysen zeigen, dass die Nachhärtung den Stickstoffgehalt der Polysilazanschicht deutlich absenkt.
Die in der vorstehenden Beschreibung, in den Ansprüchen sowie in den Zeichnungen offenbarten Merkmale der Erfindung können sowohl einzeln als auch in jeder beliebigen Kombination für die Verwirklichung der Erfindung in ihren verschiedenen Ausführungsformen wesentlich sein.

Claims

Patentansprüche
1. Chalkopyritische Solarzelle (10), umfassend ein Substrat (1 ), eine photovoltaische Schichtstruktur (4) und eine Verkapselungsschicht (5) auf Basis von Polysilazan.
2. Solarzelle (10) nach Anspruch 1 , dadurch gekennzeichnet, dass sie als Dünnschichtsolarzelle ausgestaltet ist und eine photovoltaische Schichtstruktur (4) vom Typ Kupfer-Indium-Sulfid (CIS) oder Kupfer-Indium-Gallium-Selenid (CIGSe) aufweist.
3. Solarzelle (10) nach Anspruch 1 oder 2, dadurch gekennzeichnet, dass die photovoltaische Schichtstruktur (4) einen Rückkontakt (41 ) aus Molybdän, einen Absorber (42) der Zusammensetzung CuInSe2, CuInS2, CuGaSe2, CuIn-I-XGaxSe2 mit 0 < x < 0,5 oder Cu(lnGa)(Sei-ySy)2 mit 0 < y ≤ 1 , einen Puffer (43) aus CdS, eine Fensterschicht (44) aus ZnO oder ZnO:AI und einen Frontkontakt (45) aus AI oder Silber umfasst.
4. Solarzelle (10) nach Anspruch 1 , 2 oder 3, dadurch gekennzeichnet, dass das Substrat (1 ) aus einem Werkstoff, enthaltend Metall, Metallegierungen, Glas,
Keramik oder Kunststoff, besteht.
5. Solarzelle (10) nach einem oder mehreren der Ansprüche 1 bis 4, dadurch gekennzeichnet, dass das Substrat (1 ) als Folie, insbesondere als Stahl- oder Titanfolie ausgebildet ist.
6. Solarzelle (10) nach einem oder mehreren der Ansprüche 1 bis 5, dadurch gekennzeichnet, dass die Verkapselungsschicht (5) eine Dicke von 100 bis 3.000 nm, vorzugsweise von 200 bis 2.500 nm, und insbesondere von 300 bis 2.000 nm hat.
7. Solarzelle (10) nach einem oder mehreren der Ansprüche 1 bis 6, dadurch gekennzeichnet, dass das Substrat (1) aus einem elektrisch leitfähigen Material besteht und dass eine oder mehrere der Schichten, aus denen sich die photovoltaische Schichtstruktur (4) zusammensetzt, galvanisch abgeschieden worden ist.
8. Solarzelle (10) nach einem oder mehreren der Ansprüche 1 bis 7, dadurch gekennzeichnet, dass sie eine zwischen dem Substrat (1 ) und der photovoltaischen Schichtstruktur (4) angeordnete Barriereschicht (2) auf Basis von Polysilazan umfasst.
9. Solarzelle (10) nach Anspruch 8, dadurch gekennzeichnet, dass die
Barriereschicht (2) Natrium enthält oder eine Natrium-haltige Precursorschicht (21) umfasst.
10. Solarzelle (10) nach einem oder mehreren der Ansprüche 1 bis S, dadurch gekennzeichnet, dass die Verkapselungsschicht (5) und gegebenenfalls die
Barriereschicht (2) aus einer gehärteten Lösung von Polysilazanen und Additiven in einem Lösemittel, bei dem es sich vorzugsweise um Dibutylether handelt, besteht.
11. Solarzelle (10) nach Anspruch 10, dadurch gekennzeichnet, dass die Polysilazane die allgemeine Strukturformel (I)
-(SiRIR"-NRm)n- (I) haben, wobei R1, R", R"' gleich oder unterschiedlich sind und unabhängig voneinander für Wasserstoff oder einen gegebenenfalls substituierten Alkyl-, Aryl, Vinyl oder (Trialkoxysilyl)alkyl-Rest stehen, wobei es sich bei n um eine ganze Zahl handelt und n so bemessen ist, dass das Polysilazan ein zahlenmittleres Molekulargewicht von 150 bis 150.000 g/mol, vorzugsweise von 50.000 bis 150.000 g/mol, und insbesondere von 100.000 bis 150.000 g/mol aufweist.
12. Solarzelle (10) nach Anspruch 11 , dadurch gekennzeichnet, dass mindestens ein Polysilazan aus der Gruppe der Perhydropolysilazane mit R1, R" und R"1 = H ausgewählt ist.
13. Solarzelle (10) nach einem oder mehreren der Ansprüche 1 bis 12, dadurch gekennzeichnet, dass sie für Licht im Wellenlängenbereich von 300 bis 900 nm eine mittlere relative Reflektivität von weniger als 97 %, vorzugsweise von weniger als 96 %, und insbesondere von weniger als 95 % aufweist, bezogen auf die Reflektivität der Solarzelle (10) vor Aufbringung der Verkapselungsschicht (5).
14. Solarzelle (10) nach einem oder mehreren der Ansprüche 1 bis 13, dadurch gekennzeichnet, dass sie für Licht im Wellenlängenbereich von 1.100 bis
1.500 nm eine mittlere relative Reflektivität von mehr als 120 %, vorzugsweise von mehr als 150 %, und insbesondere von mehr als 200 % aufweist, bezogen auf die Reflektivität der Solarzelle (10) vor Aufbringung der Verkapselungsschicht (5).
15. Solarzelle (10) nach einem oder mehreren der Ansprüche 1 bis 14, dadurch gekennzeichnet, dass sie in einem beschleunigten Alterungstest gemäß DIN EN 61646 nach 800 h einen Wirkungsgrad von größer 70 %, vorzugsweise größer 75 %, und insbesondere größer 80 %, bezogen auf den Ausgangswert aufweist.
16. Verfahren zur Herstellung von chalkopyritischen Solarzellen, umfassend die Schritte: a) Aufbringen einer photovoltaischen Schichtstruktur auf Chalkopyrit-Basis auf ein gegebenenfalls mit einer Barriereschicht ausgestattetes Substrat, b) Beschichten der photovoltaischen Schichtstruktur mit einer Lösung enthaltend mindestens ein Polysilazan der allgemeinen Formel (I) -(SiRIR"-NR1")n- (I) wobei R", R", R'" gleich oder unterschiedlich sind und unabhängig voneinander für Wasserstoff oder einen gegebenenfalls substituierten Alkyl-, Aryl, Vinyl oder (Trialkoxysilyl)alkyl-Rest stehen, wobei es sich bei n um eine ganze Zahl handelt und n so bemessen ist, dass das Polysilazan ein zahlenmittleres Molekulargewicht von 150 bis 150.000 g/mol, vorzugsweise von 50.000 bis 150.000 g/mol, und insbesondere von 100.000 bis 150.000 g/mol aufweist, c) Entfernen des Lösemittels durch Verdampfen, wobei eine Polysilazanschicht mit einer Dicke von 100 bis 3.000 nm, vorzugsweise von 200 bis 2.500 nm, und insbesondere von 300 bis 2.000 nm erhalten wird, d) gegebenenfalls ein- oder mehrfaches Wiederholen der Schritte b) und c), e) Härten der Polysilazanschicht durch i) Erwärmung auf eine Temperatur im
Bereich von 20 bis 1.000 0C, insbesondere 80 bis 200 0C und/oder ii) Bestrahlung mit UV-Licht mit Wellenlängenanteilen im Bereich von 180 bis 230 nm, wobei die Erwärmung und/oder Bestrahlung über einen Zeitraum von 1 min bis 14 h, vorzugsweise 1 min bis 60 min, und insbesondere 1 min bis 30 min erfolgt, vorzugsweise in einer Atmosphäre aus wasserdampfhaltiger Luft oder Stickstoff, und f) optionales Nachhärten der Polysilazanschicht bei einer Temperatur von
20 bis 1.000 0C, bevorzugt 60 bis 130° C in Luft mit einer relativen Feuchte von 60 bis 90 % über einen Zeitraum von 1 min bis 2 h, vorzugsweise
30 min bis 1 h.
17. Verfahren nach Anspruch 16, dadurch gekennzeichnet, dass die Polysilazanlösung mindestens ein Perhydropolysilazan mit R', R" und R'" = H enthält.
18. Verfahren nach Anspruch 16 oder 17, dadurch gekennzeichnet, dass die Polysilazanlösung einen Katalysator, sowie gegebenenfalls weitere Additive enthält.
19. Verfahren nach Anspruch 16, 17 oder 18, dadurch gekennzeichnet, dass die chalkopyritischen Solarzellen auf einem flexiblen bahnartigen Substrat in einem Rolle-zu-Rolle-Prozess gefertigt werden.
20. Verwendung von Polysilazanlösungen enthaltend mindestens ein Polysilazan der allgemeinen Formel (I)
-(SiR1R"-NR1")n- (I) wobei R', R", R'" gleich oder unterschiedlich sind und unabhängig voneinander für Wasserstoff oder einen gegebenenfalls substituierten Alkyl-, Aryl, Vinyl oder (Trialkoxysilyl)alkyl-Rest stehen, wobei es sich bei n um eine ganze Zahl handelt und n so bemessen ist, dass das Polysilazan ein zahlenmittleres Molekulargewicht von 150 bis 150.000 g/mol aufweist, zur Herstellung von Verkapselungsschichten für Chalkopyrit-Dünnschichtsolarzellen des Typs Kupfer-Indium-Sulfid (CIS) oder Kupfer-Indium-Gallium-Selenid (CIGSe).
