Zur Kühlung wird oft an der Wärmeableitplatte zusätzlich noch mittels Wärmeleitpaste ein Kühlkörper angeordnet. Die Kühlung kann mit Luft oder Flüssigkeit unterstützt erfolgen. Im ersten Fall ist der Kühlkörper ein berippter Metallblock, oft aus Aluminium oder Kupfer, oft mit zusätzlich auf dem Kühlkörper angebrachten Lüftern. Beim Löt / Bondprozess (DCB) wird beispielsweise Lot aus einer SnAgCu-Legierung über
den Schmelzpunkt bei 2210C hinaus bis zu einer Löttemperatur von 250 - 26O0C und die Wärmeableitplatte auf bis zu 260°C erhitzt. Beim anschließenden Abkühlen verformt sich das komplette Bauteil, da die Wärmeausdehnungskoeffizienten der Keramik mit 4-6x10'6 1/K sich sehr stark von dem Wert der Cu- Wärmeableitplatte mit 17X10"6 1/K unterscheiden. Unter ungünstigen Bedingungen können die auftretenden Spannungen so groß werden, dass die Keramik reißt. Abhilfe könnte eine Wärmeableitplatte aus einem Werkstoff mit niedrigerem Ausdehnungskoeffizienten und ausreichend guter thermischer Leitfähigkeit schaffen. Kühlkörper (1 ) für Leistungselektronikmodule oder für Halbleiterbauelemente mit einer ebenen metallischen Wärmeableitplatte (11), dadurch gekennzeichnet, dass die Wärmeableitplatte (11) auf der dem Leistungselektronikmodul oder der dem Halbleiterbauelement zugewandten Seite eine matrixförmig strukturierte Oberfläche (12) mit hervortretenden Erhebungen (13) aufweist, wobei die Wärmeableitplatte (11) und matrixförmig strukturierte Oberfläche (12) aus einem Stück gefertigt sind.1.
