Bauelemente und Arrays aus Silizium zur Detektion von infrarotem Licht
Die Erfindung betrifft ein optoelektrisches Bauelement
aus Silizium zur Detektion von Licht im Wellenlängenbereich zwischen 8 und 12 um mit einem Schottky-übergang
aus p-dotiertem Silizium und einem Metall mit vorgegebener Austrittsarbeit.
Bei der Photodetektion von Licht im sichtbaren und nahen Infrarot spielen Detektoren aus Halbleiter-Silizium
eine sehr wichtige Rolle. Die Si-Detektoren werden dabei z. B. in Form von pn-Photodioden, PIN-Photoelementen,
Schottkybarrierenelementen oder MOS-Elementen gestaltet. Diese Si-Bauelemente haben im
sichtbaren und nahen Infrarot eine hohe Quantenausbeute. Ein weiterer Vorteil der Verwendung von Si
liegt darin, daß man auf Grund der hochentwickelten Technologie dieses Materials in der Lage ist eindimensionale
Zeilen und sog. zweidimensionale Arrays zu fertigen, die eine Vielzahl von gleichmäßig empfindlichen
Detektoren z. B. 256 χ 256 mit Abmessungen vom 25 χ 25 ,um enthalten. Zusätzlich kann das
Auslesen und die Weiterverarbeitung der Signale den einzelnen Detektorelementen mit Bauelementen erfolgen,
die ebenfalls in demselben Siliziumchip integriert sind, in dem auch die Detektorelemente enthalten
sind. Diese Bauweise; hat einen hohen Entwicklungsstand, es werden bereit:; Festkörpervidikons auf Si-Basis
hergestellt.
Von großem Interesse is - die Detektion und Bildaufnahme
von Licht mit Wellen Längen oberhalb von 1 ,um, ins-

besondere im Spektralbereich 3-5 ,um und 8-12 ,um. Hierfür
werden insbesondere Halbleiter mit kleiner, diesem Spektralbereich angepaßter Ehergielücke verwendet. Solche
Halbleiter sind z. B. Indiumantimonid (In Sb) und Cadmium-Quecksilbertellurid (Cd Hg Te). Obwohl die
Kristallzucht dieser Materialien und die Herstellung von Bauelementen hieraus wesentlich schwieriger ist als
bei Silizium,hat man doch bereits Arrays mit einer relativ geringen Zahl von Detektorelementen realisiert.
Außerdem ist es gelungen, in Silizium mit einer anderen Art von Detektorelement als dem oben Beschriebenen,
die Detektoren von IR bei 3-5 ,u zu erreichen. Diese Detektoren nützen den Effekt der sog. internen Photoemission mittels einer Schottky-Barriere aus. Bringt
man auf die Frontseite von geeignet präpariertem Silizium Kontakte aus Metallen mit passender Austrittsarbeit
auf, so entstehen an der Grenzfläche Metall/Silizium-Barrieren, die zur Detektion von IR im Bereich
von 3-5 ,um geeigent sind. Insbesondere die Edelmetalle Palladium und Platin erwiesen sich als hierfür ι geeignet.
Mit Pt und p-dotiertem Sx werden Barrieren von 0,27 eV erhalten (z.B. "Evaluation of a Schottky IR CCD
Staring Mosaic Focal Plane, by B. Capone e.a. in SPIE, 156 Modem Utilization of Infrared Technology
IV (1978)"oder auch "Platinum Silicide Schottky-Barrier IR-CCD Image Sensors by M. Kimata e.a. in Japanese
Journal of Applied Physies 21, 231, (1982)"). Diese Detektorelemente
besitzen zwar eine - verglichen mit intrinsischen Halbleiterdetektoren - geringe Quantenausbeute,
sie können jedoch mit sehr großer Uniformität hergestellt werden und sind deshalb für die Herstellung
größerer Arrays mit vielen Detektorelementen gut geeigent. Zum Auslesen der einzelnen Detektorsignale können
in das Silizium wiederum geeignete Strukturen z.B. die bekannten CCD's (Charge Conpled Devices) mitinte-

griert werden.
Es ist Aufgabe der Erfindung, Detektoren bzw. Detektorarrays vom eben beschriebenen Schottky-Barrieren-Typ
auch für das längerwellige, sog. thermische IR, vorzugsweise bei 8-12 ,um herzustellen. Hierzu ist
die Formierung von Barrieren der Größe 0,10 - 0,15 eV nötig. Durch Aufbringen von Metallen auf Silizium
ist jedoch Erreichung der erwünschten Barrierenhöhe infolge der festliegenden physikalisch bedingten Austrittsarbeiten
der Metalle und des Siliziums nicht möglich.
Durch das erfindungsgemäß vorgesehene Ein- oder Aufbringen einer extrem dünnen Dotierschicht mit einer
kontrollierten hohen Dotierkonzentration in den ansonsten schwach dotierten Halbleiter unmittelbar an
der Grenzfläche zwischen Metall und Halbleiter, wird ein elektrisches Feld E erzeugt und damit eine gewünschte
Barriere erhalten unter gleichzeitiger Beibehaltung der guten Sperreigenschaften (geringer
Sperrstrom) des übergangesJZwar ist schon von den Schottky'sehen Arbeiten her bekannt (siehe z. B.
"Fundaments of Semiconductor Devices,by E.S. Yang, Mc Graw-Hill Book Company, 1978, S. 133"), daß durch
Anlegen eines elektrischen Feldes E an einem Metall/ Halbleiter-Kontakt eine Erniedrigung der vorhandenen
Barriere, entsprechend Δ 0 =7?—-— stattfindet (q = Elementarladung, £. = absolute Dielektrizitätskonstante,
£i% = relative Dielektrizitätskonstante
von Silizium). Das benötigte hohe Feld E wird an der Grenzfläche Metall/Halbleiter jedoch nur erreicht,
wenn der Halbleiter sehr hoch dotiert wird (z.B, höher

als 10 Dotieroatome pro cm3.) Eine derartig hohe Dotierung führt ;edoch dazu, daß am Metall/Haibleiter ein so hoher Sperrstrom fließt, daß die Anordnung für

Detektoranwendungen gänzlich ungeeignet ist.
Mittels der dünnen Dotierschicht wird nach obiger Gleichung für die Barriere Δ 0 das benötigte hohe Feld
E in der Grenzfläche erzeugt; die geringe Dotierung des übrigen Halbleiters im Volumen ist maßgebend für
gate Sperreigenschaften.
Im Fall der Verwendung von Platin und Silizium wird eine Barriere von 0 = 0,10 - 0,15 eV die zur Detektion
von infrarotem Licht im Bereich 8-12 ,um dann erhalten, wenn p-Si (10-50jCLcm) verwendet wird und
als Barrierenmetall Platin dient. Vor dem Aufbringen des Platin durch Aufdampfen oder Aufsputtern in einem
definierten Flächenbereich wird eine 50 - 200 A r vor-1
zugsweise 100 A dünne Schicht im p-Si an der Grenzfläche zum Metall durch Implantation von dreiwertigen
Elementen vorzugsweise Bor, stark ρ dotiert mit einer
18 19 Dotierkonzentration von 5 . 10 -5.10
In der Figur ist ein Schnitt durch ein optoelektrisches Bauteil für den fernen IR-Bereich gezeigt. Das
zu detektierende IR-Licht wird rückwärts von der Seite
der Si-Schicht eingestrahlt und dringt durch das Silizium zum Metall-Silizium-Übergang vor. Vom Licht im
Metall 2 erzeugte Ladungsträger mit einer Energie, die größer als die Barrierehöhe Δ 0 ist, können diese überqueren
und aus der Raumladungszone 4 in das Silizium
gelangen, über elektrische Leitungen 5 und 6 können
die so freigewordenen Ladungsträger abgezogen und nachgewiesen werden.
Unter Verwendung der vorher beschriebenen Bauelemente läßt sich eine Anordnung aufbauen, bei welcher ein
Array abwechselnd Detektorelemente der angegebenen Art für eine Detektion von IR-Strahlung zwischen 8-12 ,um

und zusätzlich Schottky-Barrier-Elemente, die für IR-Strahlung
von 3-5 ,um empfindlich sind, enthält. Auf diese Weise können Bilder in unterschiedlichen IR-Bereichen
parallel oder sersiell erhalten werden. Es ist auch die Kombination von IR-Detektoren in einem
der beiden angegebenen Bereichen mit Detektoren von z. B. des intrinsischen np-Typs, welcher empfindlich
im sichtbaren und nahen IR sind, im selben Silizium oder aller drei verschiedenen Detektortypen möglich.

- 2. Optoelektrisches Bauelement nach Anspruch 1, dadurch gekennzeichnet, daß als Metall Platin verwendet wird und durch Tempern der auf das Silizium (1, 3 ) aufgebrachten Platinschicht (2) im Temperaturbereich zwischen 350 und 5000C PtSi2 gebildet wird, welches teilweise in die hochdotierte p+-Siliziumschicht (3) einlegiert wird.
- 3. Optoelektrisches Bauelement bestehend aus jeweils paarweise nebeneinander angeordneten Bauelementen gemäß Anspruch 1 oder 2 und an sich bekannten Detektorelementen, die in einem anderen Infrarotbereich (3-5 ,um) und/oder im sichtbaren Spektralbereich empfindlich sind.-χ-
