Abstract

本实用新型公开了一种石墨烯太阳电池,其特征在于,在p型基底晶体硅片的正面沉积n型石墨烯薄膜,再在n型石墨烯薄膜的上面沉积金属上电极,然后在p型基底晶体硅片的背面沉积金属下电极。本实用新型的优点是结构和工艺简单,生产成本低,尤其是利用石墨烯材料良好的透光性、电导性和稳定性,使得制备的太阳能电池,载流子迁移率高,电池的光电转换效率高,稳定性好。

本实用新型涉及一种石墨烯太阳电池的结构。
背景技术
目前,晶体硅太阳电池依然占据着太阳能电池市场的主导地位,其主要通过磷扩散形成P-N结,但因其生产工艺复杂,生产成本高,使得晶体硅太阳电池的广泛推广应用受到了限制。因此,人们一直在寻找一种新的工艺和材料来制备廉价的太阳能电池。
2004年,英国曼彻斯特大学物理学家Geim等人成功地从实验中分离出石墨烯,引发了全世界科研工作者的研究热潮。研究发现,石墨烯是目前世界上最薄、最坚硬的材料,其结构非常稳定,它的光透过率可以达到97.7%,常温下电子迁移率超过15000 cm2 /(V·s),而电阻率大约只有10-6 Ω·cm,比铜和银还低,因此,它的电子迁移的速度极快,非常适合于用来制备太阳能电池。
发明内容
为解决上述晶体硅太阳电池生产工艺复杂,生产成本高的问题,本实用新型提供一种石墨烯太阳电池,该电池的结构是:在p型晶体硅片的正面沉积n型石墨烯薄膜,再在n型石墨烯薄膜的上面沉积金属上电极,然后在p型基底晶体硅片的背面沉积金属下电极。本实用新型的优点是结构和工艺简单,生产成本低,尤其是利用石墨烯材料良好的透光性、电导性和稳定性,使得制备的太阳能电池,载流子迁移率高,电池的光电转换效率高,稳定性好。

具体实施方式
本实用新型按附图各层结构,它包括从下至上依次分布的Al金属下电极4、p型基底晶体硅片3、n型石墨烯薄膜2、Ag金属上电极1。本实施例中,沉积n型石墨烯薄膜,采用的是化学气相沉积法或氧化-还原法中的一种;沉积Ag金属上电极采用蒸发法,厚度为10-50nm,其覆盖在n型石墨烯薄膜表面的面积应尽量小;沉积Al金属下电极采用的是丝网印刷法,厚度为10-50nm。
