技术领域
本发明涉及陶瓷材料的涂覆方法和陶瓷膜。
背景技术
目前,作为用于半导体装置(例如,强电介质存储器(FeRAM))的强电介质膜,提出了具有钙钛矿结构的强电介质膜(例如,PbZrTiO系)或具有层状钙钛矿结构的强电介质膜(例如BiLaTiO系、BiTiO系、SrBiTaO系)。
作为这些强电介质膜的形成方法,已知使用溶胶·凝胶材料或MOD材料的旋转涂覆法。该旋转涂覆法与溅射法相比具有比较容易控制膜的组成,不产生颗粒等特征。
发明内容
本发明的目的是提供一种可以得到具有优异膜特性的陶瓷膜的陶瓷材料的涂覆方法以及陶瓷膜。
本发明的陶瓷材料的涂覆方法是通过旋转涂覆法在基体上涂覆含有复合氧化物的陶瓷材料从而形成涂覆膜的方法,包含
在规定转数下,使前述基体旋转的第1旋转工序和、
在转数比前述第1旋转工序少的情况下,使前述基体旋转的第2旋转工序和、
在转数比前述第2旋转工序多的情况下,使前述基体旋转的第3旋转工序。
根据本发明,通过含有转数比前述第1旋转工序少的前述基基体旋转的第2旋转工序,可以得到膜特性优异的陶瓷膜。
在本发明的涂覆方法中,前述第3旋转工序中前述基体的转数可以比前述第1旋转工序中前述基体的转数多。
进而在本发明的涂覆方法中,通过前述旋转涂覆法形成前述的涂覆膜后,还可以具有干燥该涂覆膜的工序。
在本发明的涂覆方法中,干燥前述涂覆膜的工序可以通过向前述的涂覆膜中吹气而进行。
在本发明的涂覆方法中,前述的陶瓷材料可以由至少下述原料中的一方构成,即,含有前述复合氧化物的水解产物和缩聚物中的一种的溶胶·凝胶原料、以及在有机溶剂中含有前述复合氧化物的构成元素的有机金属分解(Metal Organic Decomposition,以下简称为MOD)原料。
在本发明的涂覆方法中,涂覆前述陶瓷材料的前述基体的表面可以具有由铂族元素形成的电极层。
本发明的陶瓷膜是通过本发明的陶瓷材料的涂覆方法得到的。

具体实施方式
接下来就根据本发明实施方式的一个例子进行说明。图1是模式表示本实施方式的涂覆方法中旋转涂覆的转数的图。
本实施方式的陶瓷材料的涂覆方法是通过旋转涂覆法在基体上涂覆含有复合氧化物的陶瓷材料而形成涂覆膜。该过程包含:在规定转数下使基体旋转的第1旋转工序、在转数比第1旋转工序少的情况下使基体旋转的第2旋转工序和在转数比第2旋转工序多的情况下使基体旋转的第3旋转工序。
具体的说,在向基体上旋转涂覆陶瓷材料时,如图1所示,首先在第1旋转工序10中,在第1转数(R1)下使基体旋转。接着,在第2旋转工序20中,在小于第1旋转工序10的转数(R2)下使基体旋转。接着,在第3旋转工序30中,在大于第2旋转工序20的转数(R3)下使基体旋转。
第1旋转工序10主要地是分配陶瓷材料使其遍布在基体表面上的工序。第3旋转工序30主要地是使陶瓷材料均匀地分布到基体上的工序。本实施方式的特征在于第1旋转工序10后,具有以小于第1旋转工序10的转数(R2)下使基体旋转的第2旋转工序20。通过含有该第2旋转工序20,可以得到膜特性优异的陶瓷膜。
虽然通过该涂覆方法而得到优异的陶瓷膜的原因还不清楚,但是以下的一些因素是值得考虑的。也就是,在使基体高速旋转的第3旋转工序30前,通过使基体暂时低速旋转或停止旋转的第2旋转工序20,陶瓷材料在基体上的停留时间变长。因此,陶瓷材料与电极例如由铂族金属形成的电极的接触时间变长,可以给最终形成的晶体结构带来好的影响。作为铂族元素可以列举的有铂、钌、铑、钯、锇、铱。这些元素具有催化作用,例如对溶胶·凝胶原料的醇交换反应有效,认为它们给得到的陶瓷膜的特性带来好的影响。
在过去是如图2所示的,在以转数(R1)使基体转动的第1旋转工序40后,进行以转速(R3)使基体转动的第2旋转过程50。图2中所示的第1旋转工序40是在与本实施方式的第1旋转工序10相同的目的下进行的,第2旋转工序50是在与本实施方式的第3旋转工序30相同的目的下进行的。本实施方式如接下来的实施例中所述,由于含有低速旋转下进行的第2旋转工序20,大幅度地改善了得到的陶瓷膜的特性。
本实施方式的涂覆方法中,第3旋转工序30中的基体转数(R3)比第1旋转工序10中的基体的转数(R1)多是优选的。通过设定这样的转数,可以形成膜厚均匀的涂覆膜。另外,为了形成膜厚均匀的涂覆膜,第3旋转工序30中的基体旋转时间比第1旋转工序10中的基体的旋转时间长是优选的。
图1中记载了在第1到第3旋转工序中,基体在各自规定的时间内和规定的转数下旋转的例子。对于本实施方式,各旋转工序的旋转不一定要在规定的转速下进行,可以使转速分段的或连续的变化。另外,对于本实施方式,可以含有第1到第3旋转工序,此外还可以含有其它的旋转工序。
本实施方式的涂覆方法中,通过旋转涂覆法在基体上形成涂覆膜后,还可以含有干燥该涂覆膜的第1热处理工序。干燥该涂覆膜的第1热处理工序可以通过向涂覆膜吹入例如氮气这类惰性气体的送风处理而进行。用于送风处理的气体可以加热到100℃左右。选取直至100℃左右的加热温度,这是由于考虑到例如在涂覆膜中含有Pb时,如果温度高于约120℃其容易挥发。另外,该第1热处理工序可以通过加热板加热基体到例如150℃左右而进行。而且,还可以进行用加热板加热基体对涂覆膜进行暂时焙烧的第2热处理。第2热处理可以在比第1热处理高的温度(例如300℃左右)下进行。
在本实施方式的涂覆方法中,陶瓷材料可以由至少含有复合氧化物的水解产物和缩聚物中的一种的溶胶·凝胶原料、以及在有机溶剂中含有前述复合氧化物的构成元素的MOD原料这上述2者中的至少1种而形成。
溶胶·凝胶原料具体地可以根据如下方法调节。首先,混和碳原子数为4以下(其中“以下”是指“小于和等于”,下述相同)的金属醇盐后,进行水解和缩聚。通过该水解和缩聚,可以产生牢固的M-O-M-O…键。此时得到的M-O-M键具有与陶瓷的晶体结构(钙钛矿结构)相似的结构。这里,M是金属元素(例如,Bi、Ti、La、Pb等),O表示氧。接着,在水解和缩聚而得到的产物中加入溶剂,得到原料。这样可以调配溶胶·凝胶原料。
作为MOD原料可以列举的有,例如陶瓷膜的构成元素之间直接或间接地连续连接的多核金属配位化合物原料。MOD原料具体可以列举羧酸的金属盐。作为羧酸可以列举的有醋酸、2-乙基己酸等。作为金属可以列举的有,例如Bi、Ti、La、Pb等。在MOD原料中,与溶胶·凝胶原料相同,具有M-O键。但是,其M-O键不是像通过缩聚得到的溶胶·凝胶原料那样连续地结合而成的,另外,键的结构也和与接近线性结构的钙钛矿结构相差甚远。
另外,对于陶瓷材料,可以通过调节溶胶·凝胶原料或MOD原料等的复合氧化物使其达到化学计量的组成,并且在它们的混合物中,对于在复合氧化物中所含的金属材料(例如,Pi、Bi等),可以以相对于前述化学计量组成过量的量存在。
在本实施方式中,将陶瓷材料加入到复合氧化物中,其中可以含有对该复合氧化物具有催化作用的常电介质材料。在陶瓷材料中,除了构成强电介质的复合氧化物之外,通混合常电介质材料,可以在复合氧化物的结晶化过程中,复合氧化物的部分构成元素可以与常电介质材料的构成元素置换而降低结晶化温度。
这里,常电介质材料可以由在其构成元素中含有Si或Ge的氧化物,或在其构成元素中含有Si和Ge的氧化物而形成。
作为这样的常电介质材料可以采用的有,例如在构成元素中含有Si或Ge的氧化物,或在构成元素中含有Si和Ge的氧化物。这样的氧化物是以ABOx或BOx表示的常电介质材料,可以采用A位置由Pb、Bi、Hf、Zr、V、W中的任一种单一元素或复合元素形成,B位置由Si、Ge中的任一种单一元素或复合元素形成的材料。具体可以列举的有,PbSiO系(Pb5Si3Ox、Pb2Si1Ox)、PbGeO系(Pb5Ge3Ox、Pb2Ge1Ox)、BiSiO系(Bi4Si3Ox、Bi2Si1Ox)、BiGeO系(Bi4Ge3Ox、Bi2Ge1Ox)、ZrGeOx、HfGeOx、VGeOx、WGeOX、VSiOx、WSiOx等。另外,在A位置中使用Zr、Hf、V、W时,具有抑制强电介质的氧缺损的效果。
作为基体,例如可以使用在基板上形成有电极层的物质。作为基板可以列举的有,硅、锗等元件半导体、GaAs、ZnSe等化合物半导体等的半导体基板、Pt等金属基板、蓝宝石基板、MgO,SrTiO3,BaTiO3、玻璃等绝缘性基板。基板可以根据陶瓷膜的用途而选择。陶瓷膜在应用于半导体装置时,作为基板,优选使硅基板,更优选使用单晶硅基板。
本实施方式的陶瓷材料可以通过公知的方法热处理而得到陶瓷膜,例如强电介质膜。比如陶瓷膜可以通过如下方法得到。首先,通过将本实施方式的陶瓷材料旋转涂覆在基体上形成涂覆膜。接着,根据需要,干燥和暂时焙烧涂覆膜。接着,通过热处理涂覆膜,使薄膜结晶而形成陶瓷膜。
接下来参照附图,就本实施方式的涂覆方法的更加详细的实施例进行说明。
(实施例)
本实施例是在形成铂电极的基体上,使用加压型热处理装置制作PbZr0.2Ti0.8O3(PZT)薄膜。
首先,使用调整为化学计量的成分的、用于形成PbZr0.2Ti0.8O3薄膜的溶胶凝胶溶液(浓度:10重量%)制作涂覆膜。另外,在本实施例中,使原材料的Pb过量10摩尔%。涂覆膜通过以下的工序制作。通过旋转涂覆法在电极上涂覆用于形成PbZr0.2Ti0.8O3薄膜的溶胶·凝胶溶液。此时,旋转涂覆是,在500rpm下3秒(第1旋转工序)、50rpm下10秒(第2旋转工序)、再在3000rpm下30秒(第3旋转工序)的条件下进行的。接着,使用加热板在150℃下加热涂覆膜2分钟(干燥工序)、再在300℃下加热5分钟进行暂时焙烧。通过反复进行以上的涂覆工序和干燥·焙烧工序3次,形成膜厚150nm的涂覆层。选取这样得到的实施例样品为样品1。
在涂覆膜的干燥工序中,加入氮气送风处理,其它步骤与上述的样品1相同而得到涂覆膜,选取其为样品2。
而且,为了进行比较,没有经过第2旋转工序,其它步骤与上述样品1相同而得到涂覆膜,选取其为比较样品1。
接着,对于各样品使用加压型热处理装置进行涂覆膜的结晶。作为结晶的条件选取压力为9.9个大气压,热处理温度为550℃,处理时间为10分钟。
接着,在涂覆膜上形成直径为100μm、厚度为100nm的铂电极,得到电容器。使用这些电容器测定强电介质特性(磁滞特性)。其结果如图3A~图3C中所示。图3A表示本实施例样品1的磁滞特性,图3B表示本实施例样品2的磁滞特性,图3C表示比较样品1的磁滞特性。从这些结果中可以看出,本实施例的样品1、2与比较样品1相比,在低电压下具有优异的饱和矩形性,说明具有良好的磁滞性。另外,本实施例的样品2与本实施例的样品1相比,通过在涂覆膜的干燥工序中进行送风处理,得到更加良好的磁滞性。
如上所述,通过本发明的实施例,在旋转涂覆陶瓷材料时,经过第1到第3旋转工序,可以形成具有良好强电介质特性的陶瓷膜。
Claims (6)
1.一种陶瓷材料的涂覆方法,通过旋转涂覆在基体上涂覆含有复合氧化物的陶瓷材料而形成涂覆膜,其中,含有
在规定转数下,使前述的基体旋转的第1旋转工序、
在小于前述第1旋转工序的转数下,使前述基体旋转的第2旋转工序以及
在大于前述第2旋转工序的转数下,使前述基体旋转的第3旋转工序。
2.根据权利要求1中所述的陶瓷材料的涂覆方法,其中,前述第3旋转工序中的前述基体的转数比前述第1旋转工序中前述基体的转数多。
3.根据权利要求1中所述的陶瓷材料的涂覆方法,其中,在通过前述旋转涂覆形成前述涂覆膜后,还具有干燥该涂覆膜的工序。
4.根据权利要求3中所述的陶瓷材料的涂覆方法,其中,使前述涂覆膜干燥的工序是通过向涂覆膜上吹气而进行的。
5.根据权利要求1~4中任一项所述的陶瓷材料的涂覆方法,其中,前述陶瓷材料由下述两种材料中的至少一种形成,所述两种材料为至少含有前述复合氧化物的水解产物和缩聚物中的一种的溶胶·凝胶原料、以及在有机溶剂中含有前述复合氧化物的构成元素的有机金属分解原料。
6.根据权利要求1~4中任一项所述的陶瓷材料的涂覆方法,其中,涂覆前述陶瓷材料的前述基体表面具有由铂族元素形成的电极层。
