发明背景
本发明总体上涉及去除存在于硅晶片中的铜及其它金属杂质的工艺,更尤其涉及铜及其它金属扩散至这种硅晶片表面、从而可从该晶片中去除、同时避免形成铜及其它金属硅化物沉淀的工艺过程。
硅器件的性能由于金属杂质的存在而降低。过渡金属,包括铜、铁和镍将会在与集成电路制造条件相关的正常热循环过程中溶解和扩散。当从这种高温冷却时,这些及其它金属可能会沉淀或聚集在晶片表面、以及晶片界面、缺陷点和晶片的深掺杂区域。这些沉淀物常常导致位错和其它缺陷的形成。这些沉淀物及其相关的位错和其它缺陷如果出现在晶片的器件制备区域,可能会使得由这些晶片制备的集成电路失效。
吸收剂(gettering)技术已被用来试图降低硅晶片本体中金属杂质的浓度或将其消除。这种技术包括在不影响由晶片制备的集成电路性能的晶片位置引入缺陷点。然而吸收剂技术并非没有限制,比如对于扩散相对快的金属如铜和镍,暴露于高的制备温度可能使这些金属从吸收剂位置逸出而到达器件区域。另外,硅中引入的缺陷作为吸收剂汇点,它们本身就会降低硅质量,比如降低少数载流子复合的寿命。

优选实施方案的详述
不受缚于任何具体理论,认为铜与硼形成了一种复合物,铜以这种形式被引入或“贮存”在硼掺杂的硅晶片中。另外还认为这种铜-硼复合物即使在室温下也是介稳定的,因此随着时间推移,这些复合物分解使得铜占据填隙位置上。铜在硅中是一种快速扩散元素,在所有金属中是最快的,即使在室温下迁移性也很强。然而,另外其在硅中的溶解度明显取决于温度,并在低温如室温下是很低的。所以在低温下填隙铜将快速扩散进晶片表面。
晶片表面铜浓度的增加作为时间的函数,部分取决于由抛光过程引入的铜数量,同时部分取决于晶片的硼浓度。随着晶片中硼浓度的增加,铜的“贮存”容量和具有时间依赖性的铜表面浓度的潜能同样也增加,根据本发明将硼掺杂的晶片在酸中进行相对短时间段的低温退火,会增加铜掺杂剂复合物的分解速率以及铜从晶片本体扩散至表面的速率。
总体上说,对于本发明的退火步骤优选低于约400℃的温度。在低于400℃的温度范围内,铜在硅中具有相对低的溶解度。因此当铜掺杂剂复合物在该范围内分解时,铜快速扩散进晶片表面而没有形成沉淀物;换言之,沉积反应的能量势垒从未被越过,铜在晶片表面以一种与其它铜表面杂质一样能采用标准的、现有技术中的清洗化学技术从表面清除的形式存在。
除了从晶片本体中去除铜外,本发明的工艺可用于从晶片表面和近表面区域,即所述表面0.01至1微米之内的晶片区域,去除其它金属如镍、铁、铬、钴、锰和锌。未能在晶片加热之前去除这些金属能引起金属扩散进晶片本体。特定金属可能的扩散深度是金属扩散率和包含该金属的晶片所处温度的指标。快速扩散金属如铜和镍,即使在相对低温即低于约60℃的温度下,也可能达到晶片的深层,相反,慢扩散金属如铁、铬、钴、锰和锌,在暴露于这些相同温度时,只能从表面扩散至不足约1微米的深度。然而,如果不去除这些金属,在暴露于与集成电路制备相关的高温下时,可能会进一步扩散进晶片本体中。在晶片本体,金属如铁的出现会导致晶片整体电特性的降低,以及晶片整体寿命的降低。
所以优选加热晶片的同时,应从晶片表面去除金属。在这种方法中,能够避免偏聚和沉淀,也能防止存在于表面的金属扩散进入晶片。由此根据本发明的工艺过程,已发现可从未制作布线图案的硅晶片中去除金属杂质,其过程是通过将晶片进行低温退火,以便外扩散金属至晶片表面,同时当这些金属到达表面时,使其氧化、配合并去除。在外扩散过程中使晶片保持在氧化气氛中,出现在晶片表面的残余金属在温度升高时被阻止扩散进入晶片。另外,该过程防止了外扩散至晶片表面的金属的团聚和沉淀,这是由于在这种反应发生之前这些金属被配合和去除了。
加热晶片使金属外扩散是通过将晶片浸入热酸溶液中实现的,酸溶液温度及晶片浸入时间周期反向相关,即较短的时间用于较高的温度,反之亦然。典型地,晶片在大约125℃至大约400℃范围内的一个或多个温度下退火,持续时间为大约0.1至大约10小时或更多,较短的时间用于较高的温度,反之亦然。优选晶片在至少约150℃的温度退火,更优选在至少约250℃的温度,对于一些应用,还更优选在约250℃至400℃的温度之间。在约125℃至约250℃的范围内的温度,退火时间一般位于大约0.5至大约10小时的范围内。在约250℃至约400℃的范围内的温度,退火时间一般大约为0.1至约0.5小时的范围内。

如果很关心晶片表面的腐蚀,则优选所述酸中不包含大量氢氟酸。例如,如该酸溶液中存在氢氟酸,那么已抛光的硅晶片不应该采用本工艺处理,因为已抛光表面会被腐蚀。然而,如不关心表面腐蚀,则可采用酸溶液和氢氟酸的混合物。
酸溶液的组成将部分取决于所需的温度和加热持续时间,一般地酸溶液的沸点超过125℃。所以酸溶液可包含一种或多种沸点超过125℃的酸,比如浓硫酸(H2SO4,沸点388℃);磷酸(H3PO4,沸点213℃);硫酸和磷酸的氟化衍生物如氟磺酸(FSO3H,沸点165℃)和三氟磺酸(沸点162℃);二水合高氯酸(HClO4·2H2O,沸点203℃);丙酸(沸点141℃)及其衍生物;丁酸(沸点165℃)及其衍生物;戊酸(沸点186℃)及其衍生物;沸点超过约125℃的乙酸衍生物。该酸溶液另外还可包括一种或多种沸点低于125℃的酸,比如二氟磷酸(沸点116℃)、氢氯酸(HCl,沸点108℃)和硝酸(HNO3,68%溶液,沸点121℃)。
在本发明的一个实施例中,酸溶液包含优选的浓硫酸,因为其蒸汽压低,可采用大约380℃的工艺温度。同时也优选在约213℃沸腾的浓磷酸以及磷酸和硫酸的混合物,因为它们均允许使用较高温度。
本发明的工艺提供了一种方法,通过它可以从晶片本体中去除快扩散金属,如铜和镍。应该指出的是本工艺还提供了一种方法,通过它在这些相同的工艺条件下可以从靠近晶片表面的区域,即距表面不足约1微米的区域中去除慢扩散金属,如铁、铬、钴、锰和锌。一般地,在晶片内部不会发现后一组金属,因为它们的扩散率低,进而这些条件足以去除掉它们。
当硅晶片退火完成,随后从酸溶液中移出,并用水漂洗,为了从晶片表面去除少量残留酸溶液,一般采用快速倾泄漂洗池或溢出漂洗池。随后晶片再进入制造过程的下一步,如现有技术中的标准的RCA-型清洗方法(如参见F.Shimura,Semiconductor Silicon Crystal Technology,Academic Press,1989,pp.188-191和附录XII),或者进入剥离已形成的表面氧化层的氟化氢处理步骤。
本发明工艺可在任何类型的未制作布线图案的硅晶片上实现,用于有效地配合和去除金属杂质。换言之,优选本工艺在已抛光的晶片上进行,即具有裸露的硅表面(除了当硅暴露于空气中时总是存在的自然二氧化硅层)的晶片,该表面已抛光以在其上提供镜面抛光面,而本工艺不在已制作布线图案的硅晶片上进行,即其上已沉积有或采用掩膜或相似方法在晶片整个表面的一部分上已形成有机材料、金属或其它材料的晶片。另外,该工艺可在集成电路制备开始之前的任何阶段进行。该工艺优选在表面抛光已完成之后进行,因为已知抛光过程会使铜杂质扩散进晶片内部(参见例,J.Electrochem.Soc.,138(1991).pp.1385-89)。
如以下实例所示,本发明的工艺可用来扩散金属杂质至硅晶片表面,并在偏聚和沉淀发生之前,通过氧化和配合从晶片表面去除它们,进而防止对晶片表面的破坏。虽然高温下置于酸溶液中较长的时间可能导致晶片表面的一定程度的破坏,但是经验表明由本发明的工艺导致的表面破坏是有限的。例如,经历本发明工艺的晶片的光点缺陷(light pointdefect)分析结果表明,超过约0.12微米的光散射事件之和增加了不足约20%,所以,根据本发明工艺制备的晶片适于集成电路制造商采用。
本实例仅示出了为取得所需结果而采用的一组条件,所以本实例不应解释为限制性的。
实例
根据本发明的工艺,将四个p+型硅晶片的测试样品组浸入加热至约125℃的酸溶液中保持约l小时,该酸溶液包含约4%的硝酸(70%溶液)和约96%浓硫酸。从酸溶液中移出后,四个晶片的测试组和对照组再经过标准的RCA-型清洗方法处理(如参见F.Shimura,Semiconductor SiliconCrystal Technology,Academic Press,1989,pp.188-191和附录XII,这里引入供参考)。
现在请参考表1(下面)和图1,在清洗以后,采用AA(原子吸收)和ICP/MS(感应耦合等离子体/质谱仪)分析方法,该两种方法在本领域中均是标准的,对测试组(示为“热酸”)和对照组(示为“对照”)的表面与近表面(即距表面约0.01微米)的铜浓度或含量进行了分析。(如参见G.W.Ewing,Instrumental Methods of Chemical Analysis,McGraw Hill,1985.)。结果表明经过本工艺处理的晶片具有低的铜浓度。

现在请看下表2,在清洗后,对两组晶片也进行了分析,以测定表面与近表面区域的其它金属的浓度。如结果所示,经过本工艺处理的晶片中其它金属的浓度也较低,这些其它金属包括铁、铬、钴、镍和锌。

应该指出所得结果表明铝浓度实际上由于本工艺而增加,然而,原来的分析方法难以提供铝含量的一致数据。对于这样的少量样品,单一异常数据点就能产生误导的结果,如这里与对照组相比,测试组的高标准偏差(示为“σ”)所指示的情况。
分析完成以后,两组晶片均放置于一烘箱中,在约120℃保持约1小时,以使残留在晶片内部的铜进一步向外扩散。随后再一次分析晶片表面和近表面的铜浓度。请再参考表1和图1,结果显示经历本工艺处理的晶片(示为“热酸/烘干”)相对对照晶片(示为“对照/烘干”)具有较低的铜浓度。这些结果确认了铜成功地从晶片内部向外扩散并被去除。
由于上述方法可进行各种改变而不偏离本发明的范围,所以包含在上述说明书中的所有内容都应解释为说明性的而并非限制意义上的。
Claims (19)
1.一种从未制作布线图案的硅晶片中去除金属杂质的工艺,该工艺包括将晶片退火,通过将其浸入加热到至少约125℃温度的酸溶液中保持至少约0.1小时,以使所述金属扩散至晶片表面,在该晶片表面氧化、配合扩散的金属并从晶片表面去除氧化的金属配合物。
2.根据权利要求1提出的工艺,其中晶片的退火是通过将晶片浸入加热到约125℃至约250℃温度的酸溶液保持约0.5至约10小时而完成的。
3.根据权利要求1提出的工艺,其中晶片的退火是通过将晶片浸入加热到约250℃至约400℃温度的酸溶液保持约0.1至约0.5小时而完成的。
4.根据权利要求1提出的工艺,其中酸溶液的PH值约为4或更低。
5.根据权利要求4提出的工艺,其中酸溶液的PH值约为2或更低。
6.根据权利要求5提出的工艺,其中酸溶液包含硫酸。
7.根据权利要求1提出的工艺,其中晶片退火是为了从晶片内部扩散金属。
8.根据权利要求7提出的工艺,其中被扩散金属可为铜或镍。
9.根据权利要求1提出的工艺,其中晶片退火是为了从距晶片表面不足约1微米的深度扩散所述金属。
10.根据权利要求9提出的工艺,其中被扩散金属可为铜、镍、铁、铬、钴、锰或锌。
11.一种从未制作布线图案的硅晶片中去除金属杂质的工艺,该工艺包括将晶片退火,通过将其浸入加热到至少约150℃温度的酸溶液,以使金属扩散至晶片表面,在晶片表面氧化、配合扩散的金属并从晶片表面去除氧化的金属配合物。
12.根据权利要求11提出的工艺,其中晶片的退火是通过将晶片浸入加热到约250℃至约400℃温度的酸溶液保持约0.1至约0.5小时而完成。
13.根据权利要求11提出的工艺,其中酸溶液的PH值约为4或更低。
14.根据权利要求13提出的工艺,其中酸溶液的PH值约为2或更低。
15.根据权利要求14提出的工艺,其中酸溶液包含硫酸。
16.根据权利要求11提出的工艺,其中晶片退火是为了从晶片内部扩散金属。
17.根据权利要求16提出的工艺,其中被扩散金属可为铜或镍。
18.根据权利要求11提出的工艺,其中晶片退火是为了从距晶片表面不足约1微米的深度扩散金属。
19.根据权利要求18提出的工艺,其中被扩散金属可为铜、镍、铁、铬、钴、锰或锌。
