Description
技术领域
本发明涉及尤其可用于抛光或者平整表面的浆料组合物。本发明尤其可用于抛光或者平整在集成电路器件中用作互连线的铜,该集成电路器件例如是包含铜大马士革(damascene)和双大马士革部件的半导体晶片。本发明还涉及采用本发明的组合物的抛光工艺。
背景技术
在半导体工业中,在集成电路的制造过程中,对一般没有擦伤的表面进行抛光,以便平整所涉及的结构和/或除去不想要的材料。所包含的抛光是化学机械抛光(CMP)。例如,平整如铝、铜和钨等的金属。此外,在铝、铜或钨的下面一般具有难熔金属衬垫,以提供与下面的绝缘体之间的良好粘附力和与低层金属化(moralization)的良好的接触电阻。该衬垫可以是单独的铌、钽、和钛,或者与它们的氮化物或任何其它难熔金属的组合。近来已经开发铜和铜的合金作为芯片互连/布线材料,尤其用于VLSI和ULSI半导体芯片。
与铝及其合金相比,使用铜和铜合金提高了器件的性能。
在半导体器件的制造中,布线结构的金属互连材料例如铜或其合金一般开始为介质层上的均厚电沉积膜(blanket electrodepositedfilm),该介质层具有蚀刻到其表面中的沟槽结构。所沉积的铜膜填充介质中预蚀刻的间隙或者沟槽,留下必须被除去的、晶片表面上的多余金属。一旦除去了多余的金属,就在晶片表面上留下了镶嵌的金属布线结构。该工艺称为大马士革工艺。通常,化学机械抛光(CMP)包括利用浸饱了常规的抛光浆料的抛光衬垫、在控制的下压力下晶片所作的圆形/轨道运动。利用这种方式,完成了过剩金属的除去、晶片表面的再平整化。最近,在CMP工艺中使用浸有适当的研磨剂粒子的抛光衬垫。更详细的关于化学机械抛光的说明请参考美国专利Nos.4,671,851、4,910,155和4,944,836,这里引入上述文献作为参考。
用于金属的CMP的抛光浆料一般是水悬浮液,包括金属氧化物研磨剂例如三氧化二铝或者二氧化硅、有机酸、表面活性剂、螯合物和适当的氧化剂。研磨剂的作用是便于通过机械作用除去材料。氧化剂通过腐蚀辅助作用加强机械除去作用。所使用的这种在市场上可以买到或者专有的浆液中的氧化剂一般是以较大浓度存在的无机金属盐例如FeNO3或者KIO3以及过氧化氢。所存在的配合或者螯合剂防止自由铜离子在加工浆料中堆积,该堆积会导致衬垫污染并且增加氧化剂的反应性。这些添加剂通常提高CMP浆料的抛光性能。
关于目前的Cu化学机械抛光浆料的一个特征是,这种抛光浆料一般提供200-500埃/分钟的抛光速度。例如参见美国专利5,954,997、6,117,775和6,126,853。提高机械参数例如将下压力提高到例如高达大约41.34千帕(6磅/英寸2)能够提供1500-1700埃/分钟的抛光速度。然而,即使以这样的速度,在线的后端(BlackEnd Of the Line(BEOL))应用中要除去1至2微米的Cu也需要相当长的抛光时间。当要在布图的晶片上进行抛光时,不希望使用增加的下压力,因为这样会导致Cu凹陷的增加。
因此,希望提供一种用于抛光Cu的方法,该方法能够克服凹陷和腐蚀问题。此外,该抛光工艺还应避免刮擦铜表面,该铜表面易受刮擦的影响,因为它相当软。此外,相对于与Cu接触的任何衬垫材料,该抛光浆料对Cu应提供高的选择性。
而且,作为背景技术,在Landers等人的US5,676,587、名称为“Selective Polish Process for Titanium,TitaniumNitride,Tantalum Nitride”中能够找到选择抛光和CMP的描述,这里引入作为参考。
发明内容
本发明提供具有显著增加的抛光速度例如至少大约8000-9000埃/分钟、并且不需要相当高的下压力(41.34千帕(6磅/英寸2)或者更高)的浆料组合物。因此,本发明提供了明显减少的抛光时间。本发明提供一种浆料,该浆料能够利用低的下压力工作,使CMP过程中Cu的凹陷和氧化物腐蚀最小。
此外,本发明提供一种浆料,通过对该组合物成份的审慎选择,该浆料提供了比Ta、TaN、Ti、TiN、W及其组合以及其它衬垫材料相比对Cu高的选择性。尤其是,本发明涉及一种浆料组合物,包括研磨剂粒子;氧化和氯离子源和硫酸根离子源。
本发明还涉及抛光表面,包括在将被抛光的表面上提供上面所公开的浆料;通过与抛光衬垫接触抛光该表面。
本发明提供以下技术方案:
(1)一种浆料组合物,其中包括0.5至6%重量百分比的研磨剂粒子、1至50g/l的氧化剂、0.1至大约100ml/l的表面活性剂;0.001至20g/l的氯离子源和0.001至20g/l的硫酸根离子源。
(2)根据上述(1)的浆料组合物,其中还包括腐蚀抑制剂。
(3)根据上述(2)的浆料组合物,其中腐蚀抑制剂的量为0.1至5克/升。
(4)根据上述(3)的浆料组合物,其中腐蚀抑制剂选自咪唑、三唑和取代三唑。
(5)根据上述(3)的浆料组合物,其中腐蚀抑制剂包括苯并三唑。
(6)根据上述(1)的浆料组合物,其中氯离子源包括氯化钠。
(7)根据上述(1)的浆料组合物,其中氯离子源的量为0.001至5克/升。
(8)根据上述(1)的浆料组合物,其中氯离子源的量为0.05至0.1克/升。
(9)根据上述(1)的浆料组合物,其中硫酸根离子源的量为1至3克/升。

具体实施方式
本发明的浆料组合物包括氧化剂。适当的氧化剂包括氧化性金属盐;氧化性金属配合物;氧化性酸如硝酸、过硫酸、过乙酸和高碘酸;铁盐例如其硝酸盐、硫酸盐、EDTA和柠檬酸盐;铁氰化钾;过氧化氢;铝盐;钠盐;钾盐例如碘酸钾;铵盐例如硝酸铈铵、季铵盐;鏻盐;氯酸盐;高氯酸盐例如高氯酸钾;硝酸盐;高锰酸盐例如高锰酸钾;过硫酸盐及其混合物。
优选的氧化剂是硝酸铁和过氧化氢。组合物中一般含有大约1-50克/升的氧化剂,优选含有大约10-40克/升。
当采用本发明的组合物抛光铜时,该组合物还包含铜腐蚀抑制剂。当使用本发明的组合物抛光Al或者W时,这些组合物可以并且优选还包括铜腐蚀抑制剂。典型的铜腐蚀抑制剂包括咪唑(imidozoles)、三唑例如1,2,4-三唑和苯并三唑。当存在铜腐蚀抑制剂时,其含量一般大约为0.1-5克/升,典型的例子为大约2.5克/升。
本发明的组合物还包括研磨剂粒子。所采用的研磨剂粒子包括那些在抛光浆料中经常使用的研磨剂粒子。适当的研磨剂粒子的例子包括氧化铝、二氧化硅、氧化铁、氧化锆、氧化铈和二氧化钛及其混合物。优选的研磨剂粒子是氧化铝。而且,研磨剂粒子可以包括二价稀土离子或者其胶态氢氧化物悬浮体,其中稀土离子具有其较高价态。一些适当的稀土例子为Ce4+、Pr4+和Tb4+或它们的胶态氧化物例如氧化铈的悬浮体。二价稀土或者稀土氧化物胶体起氧化催化剂的作用。
二价稀土添加剂例如在共同未决的美国专利申请序列号08/756,361中公开的那些添加剂,可以是抛光浆料的一部分,这里引入上述美国专利作为参考。
研磨剂粒子一般具有大约10-1000纳米的粒径,优选具有大约50-200纳米的粒径。研磨剂粒子的量以重量百分比表示大约为0.5%-6%,优选重量百分比大约为2%-4%。
当需要时可以采用研磨剂的混合物。这些混合物的例子包括氧化铝(大约0.1-6重量%)、二氧化硅(大约0.1-5重量%)和氧化锆(大约0.1-6重量%)。更典型的研磨剂混合物包括氧化铝(大约1-5重量%)和二氧化硅(大约1-20重量%)。
而且,本发明的浆料优选是含水浆料。其它类型的适当浆料包括那些使用稀释有机溶剂的浆料,所述稀释有机溶剂例如是碳酸亚丙酯、单和多元醇例如甲醇、乙醇、乙二醇和甘油。当然,当需要时,这些稀释剂的混合物以及与水的混合物都是可以使用的。

表面活性剂的量一般为大约0.1-100毫升/升,优选大约为20-50毫升/升。
本发明的组合物还包括氯离子源和硫酸根离子源。氯离子源和硫酸根离子源一般以盐的形式存在,包括碱金属例如钠和钾的盐;碱土金属例如钙的盐;和氨盐。
优选的氯离子源是氯化钠,优选的硫酸根离子源是硫酸钠。
氯离子源和硫酸根离子源中每一种的含量一般大约为0.001-5克/升,优选的氯离子源的量大约为0.05-0.1克/升。优选的硫酸根离子源的量大约为1-3克/升。
优选,但不是必须地,浆料组合物包括两个部分,其中部分A包括氧化剂、表面活性剂、氯离子源和硫酸根离子源以及腐蚀抑制剂(如果存在);部分B包括研磨剂粒子。
本发明的组合物、尤其各组分的最佳浓度导致在低的下压力下对铜的高抛光速度、相对于其它衬垫材料例如Ta和Ti来说对铜的良好选择性、漂洗之后更清洁的表面、更好的最后形貌和更低的冶金缺陷例如刮擦、点蚀等。
本发明的浆料组合物可用于抛光Cu、W和Al及其合金,并且相对于Ti、TiN、Ta和TaN对Cu、W和Al具有选择性。
根据本发明处理的结构一般是具有埋在介质材料例如二氧化硅中的铜互连(线、栓塞、通路、整体的和局部的互连)的半导体器件,该结构还可以包括覆盖层,例如氮化硅,如在低k介质/大马士革和双大马士革结构中的。二氧化硅一般是高密度等离子体淀积的二氧化硅或者TEOS(硅酸四乙酯)。
铜互连通常使用钽、氮化钽、钛或者氮化钛及其组合物作为铜和介质之间的阻挡或者衬垫材料。因此,CMP组合物接触各种不同的材料,铜、介质或者覆盖层以及晶片背面,晶片背面通常是氧化的硅薄层。
据此,与介质相比抛光组合物还必须具有选择性以除去金属。
本发明使其能够在低的下压力下实现对Cu的高抛光速度。例如,所采用的下压力可以低至6.89千帕(1磅/英寸2)。一般所采用的下压力大约为6.89千帕(1磅/英寸2),优选大约为13.78-41.34千帕(2-6磅/英寸2)。一旦知晓了本公开内容,在不进行过多试验的情况下,本领域技术人员能够确定抛光或者平整的其它参数。例如,抛光台板(衬垫)的旋转速度一般大约为10-90转/分,优选大约40-80转/分,晶片载体的旋转速度一般大约为10-70转/分,优选大约15-60转/分。
抛光衬垫可以是在微电子器件抛光中经常使用的衬垫。
通过本发明可提供的抛光速度一般大约为6,000至11,000埃/分钟,更典型地大约为8000至9000埃/分钟。
下面的非限制性的例子用于进一步说明本发明。
特别地,表1示出了在存在和不存在各种盐的情况下Cu的抛光速度。当不存在任何添加盐时,Cu的抛光速度低,大约为330埃/分钟。然而,添加10mM的NaCl能够将抛光速度提高到大约9400埃/分钟。添加基于辛基硫酸钠的阴离子表面活性剂Duponol也能够将Cu抛光速度提高到大约1900埃/分钟。所有其它的盐没有表现出能显著提高Cu抛光速度。
在下面给出的例子中,浆料包含10g/l的硝酸铁、1.5W%的三氧化二铝和1.5克/升的苯并三唑。辛基硫酸钠为市场可以买到的表面活性剂Duponol(Dupont)、Standapol(Cognis)或者Texapon(Cognis)。

图1示出了对于各种添加剂来说,Cu的抛光速度变化与下压力之间的关系。比较曲线1和2可以看出,即使在较高的下压力下,BTA的存在也降低了Cu的抛光速度。添加氯化物没有显著增加抛光速度(曲线3、4和7)。然而,与辛基硫酸钠的结合效果显著,如曲线5和6所示。
比较曲线2和3可以看出,在存在辛基硫酸钠(Duponol)的情况下,即使在较低的氯化物浓度下也能够得到较高的抛光速度。
本发明提供一种利用两个浆料部分流的抛光技术,这两个浆料部分流包括第一流中的部分A和第二流中的部分B。在本发明的不同实施例中,能够使用流速的各种组合来建立最适用于给定条件的浆料的不同组成。在抛光过程中能够在不同的时间调整这种流动以在各个抛光阶段建立浆料的不同组成。

Claims (24)
1.一种浆料组合物,其中包括0.5至6%重量百分比的研磨剂粒子、1至50g/l的氧化剂、0.1至100ml/l的表面活性剂;0.001至20g/l的氯离子源和0.001至20g/l的硫酸根离子源。
2.权利要求1的浆料组合物,其中还包括腐蚀抑制剂。
3.权利要求2的浆料组合物,其中腐蚀抑制剂的量为0.1至5克/升。
4.权利要求3的浆料组合物,其中腐蚀抑制剂选自咪唑、三唑和取代三唑。
5.权利要求3的浆料组合物,其中腐蚀抑制剂包括苯并三唑。
6.权利要求1的浆料组合物,其中氯离子源包括氯化钠。
7.权利要求1的浆料组合物,其中氯离子源的量为0.001至5克/升。
8.权利要求1的浆料组合物,其中氯离子源的量为0.05至0.1克/升。
9.权利要求1的浆料组合物,其中硫酸根离子源的量为1至3克/升。
10.权利要求1的浆料组合物,其中硫酸根离子源包括硫酸钠。
11.权利要求1的浆料组合物,其中氧化剂包括硝酸铁。
12.权利要求1的浆料组合物,其中研磨剂粒子包括氧化铝。
13.权利要求1的浆料组合物,其中表面活性剂包括硫酸盐。
14.权利要求13的浆料组合物,其中该硫酸盐选自己基硫酸钠、庚基硫酸钠、辛基硫酸钠、壬基硫酸钠和十二烷基硫酸钠及其混合物。
15.权利要求1的浆料组合物,其中表面活性剂选自烷基硫酸钠、烷基磺酸盐、季铵盐、壬醚及其混合物。
16.权利要求1的浆料组合物,其中表面活性剂包括辛基硫酸钠。
17.一种用于抛光表面的方法,包括在表面上提供权利要求1的浆料组合物;通过与抛光衬垫接触而抛光该表面。
18.权利要求17的方法,其中该表面选自铜、铝、钨和它们的合金。
19.权利要求18的方法,其中将被抛光的表面是铜或者铜合金,其中浆料组合物进一步包括铜腐蚀抑制剂。
20.权利要求19的方法,其中在铜或者铜合金下面的是难熔金属衬垫。
21.权利要求20的方法,其中该难熔金属衬垫选自铌、钽、钛、它们的氮化物和它们的混合物。
22.权利要求17的方法,其中采用6.89至62.01千帕的下压力进行抛光。
23.权利要求22的方法,其中下压力为13.78至41.34千帕。
24.权利要求19的方法,其中在抛光过程中抛光衬垫的速度为10至90转/分钟,在抛光过程中晶片载体的速度为10至70转/分钟。
