能量过滤器6以使得其具有不同厚度的区域的方式来构造。最厚的区域是最薄区域的厚度的例如大于1.5倍、大于2倍、大于3倍或大于5倍。该结构可以是例如三角形的,如图1所示。然而,这仅是示例。任何其他类型的结构也是可能的。
能量过滤器6的基本原理如下:在单能离子束2穿过微结构的能量过滤器组件时,其能量取决于其进入的点而改变。得到的离子的能量分布导致基底8的基质中注入物质的深度分布的改变。
图2a和图2b示出了晶片在结合静态(即主要是高斯)离子束2的旋转晶片轮20上的布置。标号13表示注入室,标号14表示束线插入件14,标号15表示束开口,以及标号16表示过滤膜18的悬架。
在图2a和图2b的示例中,能量过滤器悬架16和晶片轮20布置在真空工程单元,即所谓的“终端站(end station)”中。图2a示出了晶片轮20,待注入的基底8安装在其上。在加工/注入过程中,晶片轮20倾斜90°并设置在旋转中。由虚线表示的离子束2因此在晶片轮20上“写入”同心圆。为了辐照晶片的整个表面,晶片轮20在加工期间垂直移动,即晶片轮20在竖直方向上振荡。图2b示出了安装在束出口的区域的能量过滤器6。
最终,表明基底温度的升高。特别是结合SiC的使用,导致点缺陷浓度的降低。这特别是已经在SiC中高剂量注入Al期间观察到。在这一点上,参见V.Heera et al.,AppliedSurface Science,184(2001),307-316;C.A.Fisher et al.:11th European Conferenceon Silicon Carbide and Related Materials,September 2016,Halkidki,Greece,Bookof Abstracts;N.S.Saks et al.:Applied Physics Letters 84,5195(2004);doi10.1063/1.1764934。唯一被称为“被注入”的外来原子分布是高斯分布(更准确地是Pearson分布)。在高温注入条件下,与低温注入相比,这种分布包括降低的(高斯)点缺陷浓度(以及峰值浓度)。此外,通过高温注入产生的掺杂分布可以在随后的愈合过程中示出了更高的激活程度和更好的激活程度再现性。
发明内容
本发明提供了以下问题的解决方案:
由于涉及相当大的机械复杂性,期望消除晶片轮20的旋转运动和振荡运动。
如果能量过滤器6位于注入室13(也可称为辐照室或晶片室)的开口中,如图2a和图2b所示,则在辐照室中产生或释放真空(抽真空/排气)期间,由于真空泵施加的吸力或由于流入的空气,过滤膜18上可能出现机械应力。另外,源自颗粒污染的环境空气的颗粒会沉积在微结构过滤膜18的微结构中,并损害能量过滤器6的功能。应该避免这种机械应力和颗粒沉积。
期望的是在注入期间在半导体材料中产生尽可能少的点缺陷。也比较DE 102 39312 B4,图3a和图3b示出了具有几个离散的注入能量的链注入的已知缺陷分布。在图3a和图3b中,PDC代表“点缺陷浓度”,且d代表“深度”。标号22代表缺陷分布的波浪形,并且标号24代表归因于累加效应的减小。
在两种情况之间进行区分。情况1(图3a)是较深位置的注入不会导致点缺陷累加的情况。这种通过离子注入而自愈的效果是已知的;参见Wendler et al.:NuclearInstruments and Methods in Physics Research B,141(1998)105-117;以及Rambach etal.:Nucl.Instr.and Meth.in Phys.Res.B,237(2005)68-71。情况2(图3b)是点缺陷浓度经受累加效应的情况。
为解决上述问题,应特别考虑以下次要条件:
(A)在注入期间的能量过滤器6和基底8(晶片)之间的距离应该在几毫米至几厘米的范围内。
(B)能量过滤器6应该具有最大可能的横向尺寸,使得来自离子束2的能量输入可以分布在尽可能大的区域上。结果,能量过滤器6的加热减少,并且载流容量增加。
(C)能量过滤器6的安装应尽可能地是适应性的,因为根据当前的发展状况,必须预期不同的应用将需要不同的能量过滤器设计构思。
(D)如果可能的话,过滤膜18不应该暴露于任何机械振动,例如当要更换被辐照的基底8时,在排气和抽真空过程中可能发生的那些。
(E)在尽可能的情况下,微结构过滤膜18应不暴露于颗粒污染的外部空气中,因为能量过滤器6的功能可能被颗粒沉积物损害。
(F)用于布置能量过滤器6和晶片夹45或晶片轮20的装置应当被设计为使得可以通过使用能量过滤器6以减少点缺陷的产生的方式产生注入分布,尤其是在半导体材料SiC的情况下。
发明内容
根据本发明的解决方案在独立权利要求中限定,并在下面参考附图更详细地描述。特别描述的是离子注入系统或这种离子注入系统的部件的可能的实施方式,以及用于操作离子注入系统及其部件的方法。这些系统和方法适用于将离子注入任何期望的半导体材料的晶片中,然而尤其是基于碳化硅(SiC)的晶片中。

具体实施方式
下面将更详细地描述本发明的第一实施方式。为了实现晶片8(基底)的均匀辐照,穿过注入过滤器6的离子束2应该在注入期间扫描晶片的整个表面(基底表面)。为此,离子束2的静电偏转(扫描)与过滤器6的机械运动结合提供。可能的结构如图4和图5所示。标号2表示离子束,标号6表示过滤器,标号8表示基底/晶片,标号26表示过滤器和离子束在y方向上的同步振荡,且标号32表示离子束在z方向上的振荡。
扫描在y和z方向上静电发生,但是每个方向以不同的方式扫描。扫描在z方向上快速发生,使得狭缝状能量过滤器6在其整个活性表面上被辐照。y方向上的扫描采取缓慢的静电振荡运动的形式,其与过滤器6的耦合机械振荡运动同步执行。因此,离子束2和能量过滤器6的活性表面总是一致的,使得离子束2总是在撞击晶片8之前穿过过滤器6。在z方向上,过滤器6的尺寸可以与晶片8在z方向上的最大尺寸相同,使得不需要在z方向上机械地移动过滤器6,仅离子束2在该z方向上移动。在y方向上,过滤器6的尺寸小于晶片8的最大尺寸,使得在该方向上,过滤器6在注入期间与离子束2同步移动,以在离子束2传导通过过滤器6的情况下以连续的方式辐照晶片8的所有区域。
下面描述上述实施方式的另一修改。
为了优化能量过滤器6的通量,可以期望的是最小化晶片8附近的辐照区域(过扫描),即尽可能地只辐照圆形晶片8,而不辐照晶片8周围的区域。在根据图4、5和图6(右)的辐照的最简单的情况下,离子束2的振荡运动总是相同的;也就是说,离子束2总是在相同的两个端点(z0和z1)之间在z方向上移动,并且总是在相同的两个端点(y0和y1)之间在y方向上移动。过滤器6在相关联的端点之间与离子束2在y方向上同步移动。这导致矩形的辐照表面;即,由离子束2扫描的区域是矩形的,并且角点的坐标由离子束2在y和z方向上的振荡运动的端点来限定。这些坐标是例如(z0,y0)、(z1,y0)、(z0,y1)、(z1,y1)。因此,在圆形晶片8的情况下,位于矩形辐照区域内部但在晶片8外部的区域也被离子束辐照。这在图6的右侧示出,其示出了离子束2在矩形辐照区域和圆形晶片8内的振荡。
离子束2在z方向上的基底优化的偏转在图6和图7的左侧示出。图7显示了具有可变过滤器振荡速度和束速度的减小区域的辐照。t1和t2代表束线的不同辐照时间。标号34表示过滤器单元6和离子束2的可变振荡运动。
如图6和图7左侧所示,离子束2在z方向上仅偏转足够远,使得离子束2基本上仅撞击晶片8。离子束2在z方向上的偏转的端点适应于晶片8的尺寸。根据一个示例,离子束2以基本恒定的速度在z方向上移动,使得无论在哪里发生辐照,产生近似相等的注入剂量。离子束2以限定的方式在z方向上扫描晶片8一次或多次需要多长时间取决于晶片8在相关的y位置处的宽度。这个时间可以称为过滤器6在所讨论的y位置处的“停留时间”,其中当过滤器6在y方向上与离子束2同步移动时,这个停留时间可以从一个y位置到另一y位置变化。
根据一个示例,过滤器6以步进方式在y方向上移动。根据另一示例,过滤器6在y方向上连续移动。在这种情况下,离子束2和能量过滤器6在y方向上的缓慢振荡运动的速度以这样的方式适应于离子束2在z方向上扫描晶片一次或多次需要的时间,即始终保证离子束2和能量过滤器6的一致性,即离子束2总是穿过过滤器6并撞击晶片。
下面描述本发明的另外的实施方式。
基本构思在于,将能量过滤器芯片安装在辐照系统中所需的设备布置在真空密封单元(其也可以称为过滤器室36)中,其与晶片室42(其也可以称为晶片终端站、晶片处理室或注入室)分开,如图8中作为示例所示。
过滤器室36包括两个开口,其可以通过密封件或阀(图8中的第一真空阀38和第二真空阀40)关闭。这些密封件在辐照过程中是打开的,并且以这样的方式布置,当密封件打开时,来自加速器的离子束2可以不受阻碍地穿过过滤器6并到达待辐照的基底8。当开口关闭时,过滤器室36中的过滤器6被保护免受外部机械影响。根据一个示例,开口可以通过密封件以压力密闭的方式关闭,使得在它们已经关闭之后,保留在关闭之前存在于过滤器室36中的相同压力条件。真空泵41可以连接到过滤器室36。当开口关闭时,该泵可以平衡由于未气密密闭的密封件而导致的压力变化。
当晶片室42必须排气使得例如可以更换基底时,开口在排气之前关闭。分开的过滤器室36继续抽气,使得过滤器6上的颗粒负荷最小化,并且压力条件保持恒定。因此避免了由抽气或排气过程引起的过滤器6上的机械负载。
分开的能量过滤器-真空室36在引入晶片期间关闭,在注入期间打开。其通过至少一个真空阀38与晶片室42分开。根据现有技术,晶片室42被配置为“商用”晶片室42。在离子注入过程中,其中存在高真空或超高真空条件。过滤器6根据现有技术和/或根据可变的保持器选择来安装。可以提供公共的真空泵系统41或几个独立的真空泵系统。
在另一实施方式中(见图9),能量过滤器6布置在分开的上游真空单元(过滤器室36)中的可移动设备(过滤器保持器44)上。可能由于分开的真空单元36和晶片夹4的设计,基底8和过滤器6之间可能存在太大的距离。因此设备44用于使能量过滤器6更靠近待辐照的基底8。过滤器6也可以(但不是必须)移动通过打开的密封件或真空阀(图9中的真空阀38)中的一个。在过滤器室36关闭之前(例如在晶片更换期间),过滤器6移动回到过滤器室36中。能量过滤器保持器44被机械地转移到晶片终端站42中,以调节晶片8和过滤器6之间的距离。双箭头指示向前和向后移动能量过滤器安装件的能力。另外,标号表示具有与图8中的那些属性相同的相同元素。
在图8和图9所示的示例中,过滤器室36布置在晶片室42的外部,晶片室42的束开口(注入开口)的前部。束开口是离子束2通过其进入晶片室42的开口。在另一实施方式中(见图10),用于容纳能量过滤芯片的上述的分开的真空单元(过滤器室36)布置在晶片室42(终端站)内部。同样在这种情况下,可能需要将过滤器6机械地移向基底8。另外,标号表示具有与图8中的那些属性相同的相同元素。
下面参考图11-14描述本发明的另外的实施方式。参考轴线的标记,PDC表示点缺陷浓度,IIC表示注入离子浓度,以及d表示深度。标号46表示注入的离子浓度,标号48表示左轴线,标号50表示右轴线,标号52表示冷注入缺陷浓度,标号54表示热注入缺陷浓度,标号56表示非射程末端缺陷(not-end-of-range defects),标号58表示射程末端缺陷,以及图12-14中的两个向下指的平行箭头指示浓度的缺陷降低。
在每次离子注入期间,注入的离子与基底材料原子的碰撞导致点缺陷的形成。在未过滤的注入的情况下,这些点缺陷在注入的外来原子的射程末端区域中达到最大浓度。
设想能量过滤器6与可加热晶片夹45结合使用(见图11)。晶片夹45用于将晶片8安装在晶片室42中,并在注入期间保持晶片8。利用图11中描绘的可加热晶片保持器(晶片夹45、晶片轮20或任何其他期望的保持器)和用于离子注入的能量过滤器6的新颖布置,可以产生点缺陷和外来原子分布的至今未知的组合。可加热晶片保持器45适用于SiC晶片8,但也适用于任何其它所期望的半导体材料的晶片8。
能量过滤器6可以以任何类型的设计存在,例如固定的或可移动的、与晶片盘45在分开的室中或在相同的室中、在尺寸上小于晶片8或大于或等于晶片8、旋转的、提供有准直结构等。
通过经由能量过滤器6辐照晶片8可以实现的分布组合具有以下性质,例如:
-点缺陷浓度(PDC)在已经被能量过滤器6扩展的注入的整个深度区域上减小。
-扩展的深度范围通常从表面延伸到几微米的深度(见图12和图13)。
-注入的外来原子的浓度深度函数取决于能量过滤器6的几何构型和材料-技术构型,并且因此是完全可控的。缺陷深度分布遵循注入的外来原子的浓度深度函数的形式,并对于给定的基底材料由它们确定(见图12和图13)。
-缺陷浓度深度分布还取决于离子束诱导的愈合效应(“情况1”)是否由于离子轰击而发生在较深的区域。因此,在“情况1”(图12)和“情况2”(图13和14)之间进行区分。“情况1”还明确包括离子束诱导的愈合非常有效的情况,并且因此包括(在盒形外来原子分布的情况下)缺陷浓度随深度增加的情况。
-外来原子分布和点缺陷分布是平滑的;即它们的特征不在于深度方向上的峰状浓度极大值和极小值。因此缺陷分布没有“波浪形”。
-扩展的深度区域也可以从表面以下的特定距离开始;例如,其可以从2μm的深度处开始,并且延伸到6微米的深度(见图14)。在这种情况下,在射程末端缺陷58和非射程末端缺陷56之间必须进行区分。对于这两种类型的缺陷,在注入期间升高的温度会降低浓度都是正确的。
-在另一实施方式中,深度范围<1μm。
-注入的离子是例如高浓度的铝。
-与低温能量过滤器注入相比,获得了更高程度的激活和可再现的激活。
-晶片夹45的温度可以从室温向上调节,并且优选在T=400℃至T=1000℃的范围内。
要求保护新的缺陷分布(在增加的注入温度下)还延伸到通过使用能量过滤器及其相关缺陷分布可获得的所有注入分布,以及延伸到缺陷累积或离子束诱导愈合的所有情况,即,特别是两种情况“情况1”和“情况2”。
晶片8优选地是半导体晶片。也可以加工其他类型的晶片,包括光学材料(如LiNbO3)的晶片。
在上述实施方式中,作为示例,注入过滤器6在大多数情况下被称为能量过滤器,但是也可以使用本发明的范围内从现有技术中已知的其他注入过滤器。
在本说明书的范围内,作为示例,晶片保持器被称为晶片夹45和晶片轮20,但是也可以使用任何其他传统类型的晶片保持器。

Claims (9)
1.一种用于在晶片中注入离子的设备,包括:
晶片室(42),其包括晶片保持器(20,45),所述晶片保持器(20,45)配置为保持至少一个晶片(8),以及
过滤器室(36),其包括过滤器保持器(44)以及第一可关闭开口和第二可关闭开口。
2.根据权利要求1所述的设备,其中,所述第一可关闭开口和所述第二可关闭开口是各自以压力密闭的方式可密封的。
3.根据权利要求1所述的设备,其中,所述第一可关闭开口和所述第二可关闭开口以及所述过滤器保持器(44)位于一直线上。
4.根据权利要求1所述的设备,其中,所述过滤器保持器(44)是在至少一个方向上可移动的。
5.根据权利要求4所述的设备,其中,所述过滤器保持器(44)可移出所述过滤器室(36)超出第一开口和第二开口中的一个。
6.根据权利要求1所述的设备,其中,所述过滤器室(36)布置在所述晶片室(42)中。
7.根据权利要求1所述的设备,其中,所述过滤器室(36)布置在所述晶片室(42)外。
8.根据权利要求6所述的设备,其中,所述晶片室(42)包括注入开口,其中所述过滤器保持器(44)、所述注入开口和所述晶片保持器(20,45)以以下方式位于一直线上:穿过插入所述过滤器保持器(44)的注入过滤器(6)并穿过所述注入开口的离子束(2)可以撞击由所述晶片保持器(20,45)保持的晶片(8)。
9.根据权利要求7所述的设备,其中,所述晶片室(42)包括注入开口,其中所述过滤器保持器(44)、所述注入开口和所述晶片保持器(20,45)以以下方式位于一直线上:穿过插入所述过滤器保持器(44)的注入过滤器(6)并穿过所述注入开口的离子束(2)可以撞击由所述晶片保持器(20,45)保持的晶片(8)。
