Description
技术领域
本发明涉及氧化物半导体膜,尤其涉及一种半导体氧化膜及其制备方法。
背景技术
通常将禁带宽度小于2eV的材料称为半导体。随着禁带宽度不同在室温下其电导率不同。由于热激发(或者光激发,电激发等)满带中的电子进人导带,这样在满带中出现空穴,在导带中出现电子,空穴和电子都是电荷载流子。当存在杂质时,在禁带中出现杂质能级,杂质原子能给出电子的,其能级为施主能级,该半导体为n型半导体。杂质原子能接收电子的,其能级为受主能级,该半导体为P型半导体。对于n型半导体,电子激发进入导带,成为主要载流子;对于p型半导体,空穴激发进入满带,成为主要载流子。温度越高被激发的载流子越多,则薄膜的电阻率越小,半导体薄膜具有负的电阻温度系数。
随着制备半导体薄膜的技术不同,在结构上可分为单晶,多晶和无定形薄膜。同质或异质外延生长的Si、Ga、As半导体薄膜是构成大规模集成电路的极重要材料。多晶半导体薄膜是尺寸大小按某种分布的晶粒构成的。这些晶粒取向是随机分布的。在晶粒内部原子按周期排列,在晶粒边界存在着大量缺陷,这样就形成了多晶半导体膜,具有不同的电学和光学特性。当膜中原子的排列短程有序而长程无序时,称为无定形半导体薄膜,例如射频或微波等离子体化学气相沉积的非晶硅薄膜,它是非晶硅太阳能电池的主要材料。
发明内容
本发明为解决目前的技术不足之处,提供了一种半导体氧化膜,其具有优异的阈值电压和场效应迁移率。
本发明还提供了一种半导体氧化膜的制备方法,其能够制备出具有良好场效应迁移率的半导体氧化膜。
本发明还通过对制备工艺中热处理的温度控制,来提高制备出的半导体氧化膜的迁移率性能。

步骤一、采用溅射法在基板表面进行成膜工序制备氧化物薄膜,并且控制体系内的水分压在2.5×10-3Pa以上且4.8×10-1Pa以下的环境内,环境气体为水蒸汽;
步骤二、对所述基板的表面上形成的氧化物薄膜进行热处理制得半导体氧化膜,其中,热处理温度为120℃~550℃。

所述步骤二中的热处理的方法包括:快速热退火和灯退火。

具体实施方式
下面对本发明做进一步的详细说明,以令本领域技术人员参照说明书文字能够据以实施。
本发明提供了一种半导体氧化膜,所述氧化物半导体膜由纳米晶氧化物或非晶氧化物构成,其中所述氧化物半导体膜中以氧化物的形式含有铟、钨、锌和镓;并且,还含有氢;所述氧化物半导体膜中各金属元素相对于全部金属元素的合计(In+Ga+Zn+W)的比例为In:20~50原子%、Ga:8~25原子%、Zn:20~50原子%和W:10~30原子%。
所述半导体氧化膜的厚度等于或大于3nm且等于或小于30nm。此范围内的膜厚度的益处在于,增大了场效应迁移率,减小了阈值电压Vth和/或减小了截止电流。
所述氧化物半导体膜中的锌和钨的原子比等于或高于0.6且等于或低于4.8。此范围内的Zn/W比的益处在于增大了场效应迁移率,减小了阈值电压Vth和/或减小了截止电流。
在所述氧化物半导体薄膜中,载流子的浓度为6×1018cm-1以下。载流子的迁移率为11.3cm2V-1sec-1。
本发明的非晶质或微结晶的氧化物半导体薄膜,在铟以及镓之外的元素中,也可以含有正四价以上的元素中的锡和钨。锡和钨有助于提高非晶质或微结晶的氧化物半导体薄膜的载流子迁移率。
通过二次离子质谱分析法(SIMS、Secondary Ion Mass Spectroscopy)、卢瑟福背散射分析法(RBS、Rutherford Backscattering Spectrometry)、氢前向散射分析法(HFS、Hydrogen Forward Scattering)等测定本发明的非晶质或微结晶的氧化物半导体薄膜中含有的氢含量。例如,优选,由二次离子质谱分析法测定所得的氢含量为3.50×1020原子/cm3以上且6.0×1021原子/cm3以下,氢在非晶质或微结晶的氧化物半导体薄膜中存在于氧的附近,有助于降低氧化物半导体薄膜的载流子浓度。最好所含的氢在膜深度方向的分布尽可能是均匀的。均匀的是指薄膜表面附近的平均氢浓度相对于基板附近的平均氢浓度之比在0.68~1.00的范围内。
本发明提供了一种半导体氧化膜的制备方法,主要包括:成膜工序,在体系的水分压在规定压力的环境中,使用以氧化物的形式含有铟、镓、锡和钨的氧化物烧结体构成的靶,通过溅射法在基板表面进行氧化物薄膜的成膜;热处理工序,对在前述基板的表面形成的氧化物薄膜进行热处理。
成膜工序
(1)溅射法
在本发明的制造方法中,作为优选的溅射法,可举出直流溅射法、频率1MHz以下的交流溅射以及脉冲溅射。特别是,这些当中,从工业的观点出发,特别优选直流溅射法。此外,也可以使用RF溅射,但因为是无指向性的,所以随之而来的是难以确定在大型玻璃基板上的均匀成膜的条件,因此没有必要刻意选择。
(2)水分压
在溅射装置室内以水蒸汽的方式导入体系内的水。并且控制体系内的水分压在2.5×10-3Pa以上且4.8×10-1Pa以下的环境内,环境气体为水蒸汽;
(3)其它的气体条件
在本成膜工序中,作为构成基于溅射法的成膜的环境气体的气体种类,优选稀有气体、氧以及水蒸汽,特别地,稀有气体为氩,而对于水蒸汽,更优选在溅射装置室内以水蒸汽方式导入。
热处理工序
热处理工序是指对基板的表面上形成的氧化物薄膜进行热处理的工序。在由基于非平衡工艺的溅射法的成膜所得到的氧化物薄膜中,过剩地导入了缺陷。因为导入了过剩的缺陷,所以产生离子(原子)、晶格的排列等薄膜结构的混乱,其最终结果是载流子浓度的增加、载流子迁移率的下降。通过后续处理,能够使氧化物薄膜中过剩的缺陷减少,并且使混乱的氧化物薄膜的结构恢复,由此能够使载流子浓度以及载流子迁移率稳定化。通过后续处理,能够制成被控制为适度载流子浓度的高载流子迁移率的氧化物半导体薄膜。
(1)热处理方法
使结构稳定化的方法有热处理、激光处理。具体的热处理法可举出利用了红外线加热的急速热处理法(RTA;Rapid Thermal Annealing:快速热退火)、或利用了灯加热的热处理法(LA;Lamp Annealing:灯退火)等。激光处理可举出基于使用氧化物半导体可吸收波长的准分子激光、YAG激光进行的处理。如果考虑对大型玻璃基板的适用,优选RTA等热处理。
(2)热处理条件
在不结晶化的范围内且基板不变形、不损伤的范围内能适当选择热处理工序中的热处理温度。通过提高升温速度,能够极力限定在目标温度来实施热处理。进而,还具有能提高制造工序中的生产能力的优点。对于热处理时间,保持在热处理温度下的时间优选为1分钟以上且120分钟以下,优选的为所述热处理时间满足5≤t≤60。
热处理时的升温速率V满足:

实施例和对比例
通过以下说明的工艺对半导体氧化膜进行制备,
使用直流电源、6英寸阴极、局部司机质谱仪的负载锁定式磁控溅射装置进行了基于直流溅射的成膜。作为靶,使用了由以氧化物的形式含有铟及镓的氧化物烧结体构成的靶。靶的各金属元素含量参见表1。在实际的成膜中,在10分钟的预溅射后,将基板输送到溅射靶的正上方即静止相对的位置,形成氧化物薄膜。以下,示出了详细的成膜条件。

如表中所示,其中ω1、ω2、ω3和ω4单位%,T的单位℃,t的单位min,V的单位℃/min。实施例1-5制备的半导体氧化膜的载流子浓度均在6×1018cm-1以内,迁移率均在11.3cm2V-1sec-1以上。实施例5中的升温速率为按照公式计算而得,得到的载流子迁移率也最高。而对比例中制备的各半导体氧化膜则性能没有实施例中的优异。
尽管本发明的实施方案已公开如上,但其并不仅仅限于说明书和实施方式中所列运用,它完全可以被适用于各种适合本发明的领域,对于熟悉本领域的人员而言,可容易地实现另外的修改,因此在不背离权利要求及等同范围所限定的一般概念下,本发明并不限于特定的细节和这里示出与描述的实施例。
Claims (4)
1.一种半导体氧化膜的制备方法,其特征在于,
使用一种半导体氧化膜,所述半导体氧化膜 由纳米晶氧化物或非晶氧化物构成,其中
所述半导体氧化膜 中以氧化物的形式含有铟、钨、锌和镓;
并且,还含有氢;
所述半导体氧化膜 中各金属元素相对于全部金属元素的合计(In+Ga+Zn+W)的比例为In:20~50原子%、Ga:8~25原子%、Zn:20~50原子%和W:10~30原子%;
所述半导体氧化膜的厚度等于或大于3nm且等于或小于30nm;
所述半导体氧化膜 中的锌和钨的原子比等于或高于0.6且等于或低于4.8;
在所述半导体氧化膜 中,载流子的浓度为6×1018cm-1以下;
在所述半导体氧化膜 中,载流子的迁移率为11.3cm2V-1sec-1以上;
包括以下步骤:
步骤一、采用溅射法在基板表面进行成膜工序制备氧化物薄膜,并且控制体系内的水分压在2.5×10-3Pa以上且4.8×10-1Pa以下的环境内,环境气体为水蒸汽;
步骤二、对所述基板的表面上形成的氧化物薄膜进行热处理制得半导体氧化膜,其中,热处理温度为120℃~550℃;
在所述步骤二中,热处理时的升温速率V满足:
其中,f为校正系数,t为热处理时间,T为热处理温度,ω1为铟元素相对于全部金属元素的合计的比例,ω2为钨元素相对于全部金属元素的合计的比例,ω3为锌元素相对于全部金属元素的合计的比例,ω4为镓元素相对于全部金属元素的合计的比例。
2.根据权利要求1所述的半导体氧化膜的制备方法,其特征在于,
所述步骤二中的热处理的方法包括:快速热退火和灯退火。
3.根据权利要求2所述的半导体氧化膜的制备方法,其特征在于,
所述热处理的过程中环境为氧化性环境,所述氧化性环境包括氧、臭氧、水蒸汽环境。
4.根据权利要求3所述的半导体氧化膜的制备方法,其特征在于,
所述热处理时间满足5≤t≤60。
