Abstract
一种发光二极管,其包括一基板及在基板上依次形成的P-GaN层、活性层及n-GaN层。该发光二极管进一步包括一电极层,该电极层设置n-GaN层的表面。该n-GaN层包括第一扩散部及第二扩散部。该第一扩散部临近该电极层,该第二扩散部设置在该第一扩散部的远离该电极层一侧,且该第一扩散部的掺杂浓度小于该第二扩散部的掺杂浓度。本发明通过在n-GaN层表面设置第一扩散部与第二扩散部,由于第二扩散部的掺杂浓度大于第一扩散部,即第二扩散部的电阻率小于第一扩散部,使电流朝远离电极的第二扩散部延伸,从而增加电流分布的均匀性,提高发光二极管的发光效率。
Description
技术领域
本发明涉及一种发光二极管,尤其涉及一种电流扩散均匀性较佳的发光二极管以及该发光二极管的制作方法。
背景技术
发光二极管(Light Emitting Diode,LED)是一种可将电流转换成特定波长范围的光的半导体元件。发光二极管以其亮度高、工作电压低、功耗小、易与集成电路匹配、驱动简单、寿命长等优点,从而可作为光源而广泛应用于照明领域。
LED通常包括p型半导体层、活性层及n型半导体层。在LED两端施加电压,空穴和电子将会在活性层复合,辐射出光子。LED在应用过程中所面临的一个问题是其出光效率问题。由于在活性层中有电流通过才能产生光子,因此LED的出光效率与电流在LED器件表面的分布均匀性有很大关系。在实际应用过程中,为防止发光二极管所发出的光线被电极所阻挡,电极的面积通常设置的比较小,此时将会出现在电极下方的位置电流密度较大,而远离电极位置的电流密度较小的情况,从而使到在发光二极管表面的电流分布不均匀。其在远离电极的边缘部位的活性层没有电流通过,从而使其发光效率较低。
发明内容
有鉴于此,有必要提供一种电流扩散均匀性较佳的发光二极管。
一种发光二极管,其包括一基板及在基板上依次形成的P-GaN层、活性层及n-GaN层。该发光二极管进一步包括一电极层,该电极层设置n-GaN层的表面。该n-GaN层包括第一扩散部及第二扩散部。该第一扩散部临近该电极层,该第二扩散部设置在该第一扩散部的远离该电极层一侧,且该第一扩散部的掺杂浓度小于该第二扩散部的掺杂浓度。
一种发光二极管的制作方法,其包括以下步骤:
提供一个基板;
在基板上依次形成P-GaN层、活性层及n-GaN层;
在n-GaN层表面设置第一扩散部及第二扩散部,在制作过程中,使第一扩散部的掺杂浓度小于第二扩散部的掺杂浓度;
在n-GaN层表面制作电极层。
与现有技术相比,本发明通过设置沿远离电极方向排列的第一扩散部及第二扩散部,由于第一扩散部的掺杂浓度小于第二扩散部的掺杂浓度,即第一扩散部的电阻率大于第二扩散部的电阻率。由于电流会朝电阻率小的地方流动。因此,设置掺杂率不同的第一扩散部及第二扩散部能够使电流在发光二极管的表面分布均匀,从而提高发光二极管的发光效率。

具体实施方式
下面以具体的实施例对本发明作进一步地说明。
请参见图1,本发明第一实施例的发光二极管100包括一个基板11及依次在基板11上层叠的p-GaN层12、活性层13、n-GaN层14、镜面反射层15及电极层16。同时,该发光二极管100还进一步包括一第一扩散部17和一第二扩散部18。
基板11由具有高导热率的材料制成,其可以是采用铜、铝、镍、银、金等金属材料或者任意两种以上金属所形成的合金所制成的基板,或者是采用导热性能好的陶瓷基板如硅基板、锗基板。在本实施例中,基板11为具有高导热效率的金属镍层。通过MOCVD的方法在蓝宝石基板上生长p-GaN层12、活性层13、n-GaN层14及镜面反射层15后,采用激光切割的方法使蓝宝石基板基板剥离,然后再通过粘合或者电镀的方法使p-GaN层12、活性层13、n-GaN层14及镜面反射层15与导热基板11结合。
p-GaN层12、活性层13及n-GaN层14依次层叠在基板11的表面。当在p-GaN层12表面施加正电压,在n-GaN层14表面施加负电压时,p-GaN层12中的空穴与n-GaN层14电子将会在活性层复合,能量以光子的形式发出,从而使发光二极管发光。在本实施例中,发光层由GaN材料制作。根据需要,发光层的制作材料还可以包括A1GaN、InGaN等。
镜面反射层15设置在p-GaN层12与基板11之间,镜面反射层15由银、镍、铝、铜、金等金属所制成。该镜面反射层15的目的在于将活性层13所发出的,朝向p-GaN层12的光线反射,使其从n-GaN层14表面发出,提高整个发光二极管100的出光效率。在本实施例中,镜面反射层15可以通过真空蒸镀,溅射等方法形成。
电极层16设置在n-GaN层14的表面,该电极层16的作用在于使外界电源与发光二极管100相接触从而为发光二极管100提供电流使其发光。在本实施例中,电极层16位于n-GaN层14的中心位置。该电极层16由银材料制成,其通过热蒸镀或化学蒸镀的方法形成在n-GaN层14的表面。
第一扩散部17和第二扩散部18设置在n-GaN层14表面。该第一扩散部17和第二扩散部18沿远离电极层16的方向排列。即第二扩散部18与电极层16之间的距离比第一扩散部17与电极层16之间的距离要短。该第一扩散部17和第二扩散部18采用B、P、As等气态原子掺杂。其中,第一扩散部17的掺杂浓度小于第二扩散部18的掺杂浓度。即第一扩散部17的电阻率要大于第二扩散部18的电阻率。在这种情况下,由于电流会倾向于朝电阻率小的地方流动,从而使电流朝远离电极层16的第二扩散部18流动,使电流在发光二极管100的表面充分分布均匀,从而提高了发光二极管100的出光效率。在本实施例中,第一扩散部17与第二扩散部18为设置在电极层16周围的两个圆环,其中,第一扩散部17的圆环的半径要小于第二扩散部18的圆环的半径。在本实施例中,第一扩散部17和第二扩散部18的掺杂浓度可以在1×1018cm-3至9×1018cm-3范围内变化。
请一并参阅图2A图2F,在本实施例中,该第一扩散部17与第二扩散部18通过以下方式制作。
首先是第二扩散部18的制作。如图2A所示,在n-GaN层14表面制作具有第二扩散部18图案的SiO2阻挡层19,即SiO2阻挡层19覆盖在除第二扩散部18所处区域以外的区域。该SiO2阻挡层19图案的制作步骤包括:在n-GaN层14表面沉积一层SiO2阻挡层19,其沉积方法可以是等离子体增强化学气相沉积法(PECVD)或者是感应耦合等离子体增强化学气相沉积法(ICPECVD)。然后在SiO2阻挡层19的表面涂覆涂覆感光层。感光层可以采用正光阻或者负光阻,其涂布方法可以是旋转式、喷涂式、浸粘式或者滚筒式等。利用曝光显影的方法在感光层上定义出需要进行扩散的第二扩散部18的区域。然后将第二扩散部18区域上感光层去除,露出SiO2阻挡层19的表面。采用感应耦合等离子体蚀刻技术(ICP)对未被感光层覆盖的SiO2阻挡层19进行蚀刻,显露出n-GaN层14表面。然后将剩余的感光层去除。此时,未被SiO2阻挡层19覆盖的区域即是需要进行扩散的第二扩散部18的区域。如图2B所示,将具有SiO2阻挡层19图案的发光二极管100放置于通有B、P、As等气体或者蒸气源的高温炉中,由于温度的作用,B、P、As等气体原子将会扩散到n-GaN层14中,形成具有特定掺杂浓度的第二扩散部18。一般地,扩散温度选择在500度至750度的温度范围内。其中,第二扩散部18的掺杂浓度和深度可以通过高温炉中的气体浓度及发光二极管100在高温炉中的扩散时间来确定。高温炉中B、P、As等气体原子的浓度越大,第二扩散部18的掺杂浓度就越大。发光二极管100在高温炉中的扩散时间越长,第二扩散部18在n-GaN层14中的扩散深度就越深,即第二扩散部18的厚度越高。因此,第二扩散部18的掺杂浓度和厚度就可以通过高温炉中B、P、As等气体原子的浓度和扩散时间确定。优选地,通过选择合适的气体原子浓度和扩散时间,使第二扩散部18的扩散深度不超过n-GaN层14的厚度,以避免B、P、As等气体原子扩散到活性层13中,从而对活性层13的发光性能造成影响。在扩散完成后,去除SiO2阻挡层19,如图2C所示。去除的方法可以采用盐酸或者硫酸等酸性溶液腐蚀。
在第二扩散部18的扩散过程完成之后,就可以采用相同的过程制作第一扩散部17。即首先制作具有第一扩散部17图案的SiO2阻挡层110,如图2D所示,未被SiO2阻挡层110所覆盖的区域即是需进行扩散的第一扩散部17。参见图2E,将具有SiO2阻挡层110的发光二极管100放置于通有B、P、As等气体或者蒸气源的高温炉中,由于温度的作用,B、P、As等气体原子将会扩散到n-GaN层14中,形成具有特定掺杂浓度的第一扩散部17。需要注意的是,在第一扩散部17的制作过程中,可以通过降低高温炉中B、P、As等气体原子的浓度来降低第一扩散部17的掺杂浓度。使第一扩散部17的掺杂浓度小于第二扩散部18的掺杂浓度。在扩散完成之后,去除SiO2阻挡层110,参见图2F。
在第一扩散部17和第二扩散部18都制作好之后,在n-GaN层14的中心位置制作电极层16。该电极层16与第一扩散部17之间的距离小于与第二扩散部18之间的距离。
可以理解的是,也可以先在n-GaN层表面沉积一层感光层,然后对感光层进行曝光显影,定义出需进行扩散的区域。将不需要进行扩散的区域上的感光层去除,然后沉积SiO2阻挡层,从而形成具有需扩散区域图案的SiO2阻挡层。
可以理解的是,在该第一扩散部17和第二扩散部18的制作过程中并不限于首先制作第二扩散部18,然后制作第一扩散部17。其也可以是首先制作第一扩散部17,后制作第二扩散部18。
可以理解的是,本实施例的扩散部并不限于两个,其也可以是三个或者三个以上。该三个或者三个以上的扩散部沿着远离电极层的方向上分布,其掺杂浓度也沿着远离电极层的方向上逐渐增大。从而形成一个掺杂浓度从n-GaN层的中心位置朝边缘逐渐变化的掺杂区域,使电流从发光二极管的中心区域朝边缘流动,从而提高了发光二极管电流分布的均匀性,提高了其发光效率。
另外,该第一扩散部及第二扩散部并不限于以上制作方法,请参见图3,为本发明第二实施例的发光二极管200。
本发明第二实施例的发光二极管200包括一个基板21及依次在基板21上层叠的p-GaN层22、活性层23、n-GaN层24、镜面反射层25及电极层26。同时,该发光二极管200还进一步包括一第一扩散部27和一第二扩散部28。该第一扩散部27和第二扩散部28沿远离电极层26的方向上顺序分布。
其中,在本实施例中,基板21、p-GaN层22、活性层23、n-GaN层24、镜面反射层25及电极层26在发光二极管200中的作用与第一实施例的相同。
与第一实施例不同的是,该第一扩散部27包括扩散区域271与非扩散区域272。第二扩散部28同样包括扩散区域281与非扩散区域282。在本实施例中,扩散区域271与扩散区域281的掺杂浓度相同。但是,在第一扩散部27中,扩散区域271与非扩散区域272宽度之间的比值要小于第二扩散部28中扩散区域281与非扩散区域282宽度之间的比值。因此,从整体上讲,第一扩散部27的掺杂浓度要小于第二扩散部28的掺杂浓度。即第二扩散部28的电阻率小于第一扩散部27的电阻率,从而使电流从电极层26朝远离电极层26的第二扩散部28流动。使电流在发光二极管100的表面分布均匀,从而提高其出光效率。
通过将第一扩散部27分成扩散区域271及非扩散区域272和将第二扩散部28同样分成扩散区域281和非扩散区域282,使到第一扩散部27与第二扩散部28的制作在一次扩散过程中完成,从而提高了效率。请一并参阅图4A-图4C,本实施例的发光二极管200的第一扩散部27和第二扩散部28的制作过程如下:
请参见图4A,在n-GaN层24表面制作具有扩散区域271和扩散区域281图案的SiO2阻挡层29,即SiO2阻挡层29覆盖除扩散区域271和扩散区域281外的其他区域。该SiO2阻挡层29图案的制作步骤包括:在n-GaN层24表面沉积一层SiO2阻挡层29,其沉积方法可以是等离子体增强化学气相沉积法(PECVD)或者是感应耦合等离子体增强化学气相沉积法(ICPECVD)。然后在SiO2阻挡层29的表面涂覆涂覆感光层。感光层可以采用正光阻或者负光阻,其涂布方法可以是旋转式、喷涂式、浸粘式或者滚筒式等。利用曝光显影的方法在感光层上定义出需要进行扩散的扩散区域271和扩散区域281。然后将扩散区域271和扩散区域281上感光层去除,露出SiO2阻挡层29的表面。采用感应耦合等离子体蚀刻技术(ICP)对未被感光层覆盖的SiO2阻挡层29进行蚀刻,显露出n-GaN层24表面,然后将剩余的感光层去除。此时,未被SiO2阻挡层29覆盖的区域即是需要进行扩散的扩散区域271和扩散区域281。需要注意的是,在第一扩散部27中,扩散区域271与与非扩散区域272之间宽度的比值要小于第二扩散部28中扩散区域281与非扩散区域282之间的比值。请参见图4B,将制作好的具有SiO2阻挡层29图案的发光二极管200放置于通有B、P、As等气体或者蒸气源的高温炉中,由于温度的作用,B、P、As等气体原子将会扩散到n-GaN层24中,从而在扩散区域271和扩散区域281掺杂B、P、As等原子。同样,扩散温度选择在500度至750度的温度范围内。扩散区域271和扩散区域281掺杂浓度和深度可以通过高温炉中的气体浓度及发光二极管200在高温炉中的扩散时间来确定。高温炉中B、P、As等气体原子的浓度越大,扩散区域271和扩散区域281的掺杂浓度就越大。发光二极管200在高温炉中的扩散时间越长,B、P、As等气体原子在n-GaN层24中的扩散深度就越深,即扩散区域271和扩散区域281的厚度越大。一般来讲,B、P、As等气体原子的扩散区域271和扩散区域281的扩散深度不超过n-GaN层24的厚度,以避免B、P、As等气体原子扩散到活性层23中,从而对活性层23的发光性能造成影响。扩散过程完成后,去除SiO2阻挡层29,如图4C所示。
可以理解的是,本发明还可以有其他的实施方式,请参见图5,本发明的第三实施例的发光二极管300。
本发明第二实施例的发光二极管300包括一个基板31及依次在基板31上层叠的p-GaN层32、活性层33、n-GaN层34、镜面反射层35及电极层36。同时,该发光二极管300还进一步包括一第一扩散部37和一第二扩散部38。
其中,本实施例中的基板31、p-GaN层32、活性层33、n-GaN层34、镜面反射层35与第一实施例中的相同。
请一并参见图6,与第一实施例不同的是,本实施例的电极层36为网状电极,该网状的电极层36将n-GaN层34的表面分割成多个正方形的区域。第二扩散部38设置在由电极层36所分割而成的正方形区域的内部,第一扩散部37设置在电极层36与第二扩散部38之间。且第一扩散部37的掺杂浓度小于第二扩散部38的掺杂浓度。在本实施例中,不对第一扩散部37实施扩散过程而只对第二扩散部38进行扩散过程,同样可实现第一扩散部37的掺杂浓度小于第二扩散部38的掺杂浓度。
第二扩散部38的制作过程可参照第一实施例及第二实施例。即利用SiO2阻挡层将除第二扩散部38以外的其他区域覆盖。然后将具有SiO2阻挡层的发光二极管300放置于通有B、P、As等气体或者蒸气源的高温炉中进行扩散,从而形成具有特定掺杂浓度的第二扩散部38。
在应用过程中,由于第二扩散部38的掺杂浓度比第一扩散部37的掺杂浓度高,因此电流将会从电极层36往其围成的正方形区域的中心的第二扩散部38上流动,从而使电流分布均匀。
同样,在本实施例中,扩散部并不限于两个,其也可以是三个或者三个以上,其掺杂浓度也随着远离电极层的方向上逐渐增大。这需要根据实际应用来确定。
应该指出,上述实施方式仅为本发明的较佳实施方式,本领域技术人员还可在本发明精神内做其它变化。这些依据本发明精神所做的变化,都应包含在本发明所要求保护的范围之内。
Claims (10)
1.一种发光二极管,其包括一基板及在基板上依次形成的P-GaN层、活性层及n-GaN层,该发光二极管进一步包括一电极层,该电极层设置n-GaN层的表面,其特征在于,该n-GaN层包括第一扩散部及第二扩散部,该第一扩散部临近该电极层,该第二扩散部设置在该第一扩散部的远离该电极层一侧,且该第一扩散部的掺杂浓度小于该第二扩散部的掺杂浓度。
2.如权利要求1所述的发光二极管,其特征在于,该电极层设置在n-GaN层的中心位置且位于该第一扩散部上,该第二扩散部围绕第一扩散部排布。
3.如权利要求1所述的发光二极管,其特征在于,该第一扩散部和第二扩散部分别包括间隔排布的扩散区域及非扩散区域,扩散区域的掺杂浓度相同,第一扩散部中的扩散区域与非扩散区域宽度之间的比值小于第二扩散部中的扩散区域与非扩散区域宽度之间的比值。
4.如权利要求1所述的发光二极管,其特征在于,该电极层为网状电极,该网状电极将n-GaN层分割多个区域,该第二扩散部设置于每个区域的中心部位,第一扩散部设置于电极层与第二扩散部之间。
5.如权利要求1至4中任意一项所述的发光二极管,其特征在于,该第一扩散部和第二扩散部的扩散深度小于n-GaN层的厚度。
6.如权利要求1至4中任意一项所述的发光二极管,其特征在于,该第一扩散部和第二扩散部的掺杂离子包括B、P、As三种元素中的一种或者几种。
7.如权利要求1至4中任意一项所述的发光二极管,其特征在于,该发光二极管进一步包括一镜面反射层,该镜面反射层设置在P-GaN层与基板之间。
8.一种发光二极管的制作方法,其包括以下步骤:
提供一个基板;
在基板上依次形成P-GaN层、活性层及n-GaN层;
在n-GaN层表面形成第一扩散部及第二扩散部,在制作过程中,使第一扩散部的掺杂浓度小于第二扩散部的掺杂浓度;
在n-GaN层表面制作电极层。
9.如权利要求8所述的发光二极管的制作方法,其特征在于,该第一扩散部与该第二扩散部的制作过程包括以下步骤:
首先制作第二扩散部:
a.在n-GaN层表面沉积一层SiO2阻挡层;
b.在SiO2阻挡层表面涂覆一层感光层,对感光层进行曝光显影,将第二扩散部区域的感光层去除;
c.对未被感光层覆盖的SiO2阻挡层的区域进行蚀刻,显露出n-GaN层的表面,然后去除感光层,从而在SiO2阻挡层形成第二扩散部的图案;
d.将形成有SiO2阻挡层图案的发光二极管放至含有B、P、As之中一种或任意几种原子的气体或者蒸气源的高温炉中,通过热扩散的方法使上述原子扩散至第二扩散部中;
e.去除SiO2阻挡层;
然后在制作好第二扩散部的发光二极管上制作第一扩散部:
a.在n-GaN层表面沉积一层SiO2阻挡层;
b.在SiO2阻挡层表面涂覆一层感光层,对感光层进行曝光显影,将第一扩散部区域的感光层去除;
c.对未被感光层覆盖的SiO2阻挡层的区域进行蚀刻,显露出n-GaN层的表面,然后去除感光层,从而在SiO2阻挡层形成第一扩散部的图案;
d.将形成有SiO2阻挡层图案的发光二极管放至含有B、P、As之中一种或任意几种原子的气体或者蒸气源的高温炉中,通过热扩散的方法使上述原子扩散至第一扩散部中;
e.去除SiO2阻挡层。
10.如权利要求8所述的发光二极管的制作方法,其特征在于,该第一扩散部与该第二扩散部的制作过程包括以下步骤:
a.在n-GaN层表面沉积一层SiO2阻挡层;
b.在SiO2阻挡层表面涂覆一层感光层,对感光层进行曝光显影,定义出第一扩散部和第二扩散部的位置,其中,该第一扩散部与第二扩散部分别包括扩散区域与非扩散区域,在第一扩散部中的扩散区域与非扩散区域宽度之间的比值小于在第二扩散部中的扩散区域与非扩散区域宽度之间的比值,然后将扩散区域的感光层去除;
c.对未被感光层覆盖的SiO2阻挡层的区域进行蚀刻,显露出n-GaN层的表面,然后去除感光层,从而在SiO2阻挡层形成扩散区域的图案;
d.将具有SiO2阻挡层图案的发光二极管放至含有B、P、As之中一种或任意几种原子的气体或者蒸气源的高温炉中,通过热扩散的方法使上述原子扩散至扩散区域中;
e.去除SiO2阻挡层。
