Abstract

技术领域
本发明是有关于一种红磷光体(Red Phosphor)、红磷光体的制造方法以及使用红磷光体的发光器件。
背景技术
发光二极管(light emitting,LED)是一种具有半导体p-n结结构的化合物半导体,并且是指通过少数载流子(minority carrier)(电子或空穴)的重组而发射预定的光的器件。LED包括使用GaAsP或者类似材料的红LED、使用GaP或者类似材料的绿LED以及使用InGaN/AlGaN双异质结构(doublehetero structure)的蓝LED等等。
使用LED的发光器件具有能耗低、使用寿命长、可安装于狭窄空间内以及抗震性强等特性。近年来,除了单色发光器件,例如红光、蓝光或者绿光发射器件以外,白光发射器件已经投放市场。随着白光发射器件应用于汽车以及照明产品,其需求量将迅速地增长。
在发光器件技术中,实现白色的方法可以大致分成两类。第一类方法是将红、蓝以及绿LED芯片彼此相邻地排列,并且从各个LED发射的光的颜色进行混合以便实现白色。然而,由于各个LED芯片具有不同的热特性或者时间特性,出现由于色调(color tone)根据使用环境发生变化而无法获得均匀混色的问题,特别是,出现色斑(color spot)或类似情况,并且因而亮度不够高。进一步,操作各个LED芯片的电路配置相当复杂,并且由于难以依据芯片位置来获得混合三色光的最佳条件,因而难易实现理想的白光。此外,由于其显色指数(color rendering index)低到大约40,存在不适合作为一般照明源(lighting source)或闪光的问题。
第二种方法是将磷光体设置于LED芯片上,并且从LED芯片发射的一次光(primary light)的一部分的颜色与其波长已经由磷光体转换的二次光(secondary light)的颜色进行混合以实现白色。例如,磷光体附着到发射蓝光的LED芯片上,此磷光体使用一部分蓝光作为激发源而发射黄绿光或黄光,所以可通过混合发光二极管芯片所发射的蓝光以及磷光体所发射的黄绿光或黄光而获得白光。然而,问题是这种发光器件对应于单个的黄磷光体的光发射,并且由于光谱缺少绿色以及红色而导致显色指数低。
为了解决与上述低显色指数相关的问题,使用蓝LED芯片以及绿磷光体和红磷光体来制造白光发射器件,绿磷光体和红磷光体由蓝LED芯片的蓝光激发。也就是,通过混合蓝光与从由蓝光所激发的磷光体发射的绿光以及红光可实现85或更高显色指数的白光。此时,由蓝光激发而发射绿光至黄光的基于镓硫化物(thiogallate)的磷光体用来作为绿光发射磷光体。典型的基于镓硫化物的磷光体的成分表示为(Ca,Sr,Ba)(Al,Ga,In)2S4:Eu(或Ce)。在成分中,SrGa2S4:Eu磷光体是具有高发光强度的绿光发射磷光体。同时,SrS:Eu、(Sr,Ca)S:Eu、CaS:Eu以及类似材料用来作为红光发射磷光体,其由蓝光激发而发射红光。
然而,由于红磷光体的发光特性非常差,需要开发一种具有良好发光效率的红磷光体。具体来说,表示成(Sr,Ca)S:Eu的红光发射磷光体的发光强度低,并且对湿气的化学稳定性差。结果,限制了红磷光体应用于一般照明源以及LCD背光照明器件。
发明内容
本发明用于解决现有技术的上述问题。因而,本发明的目的是提供一种具有改良的可靠性及发光效率的红磷光体及其制造方法。
本发明的另一目的是提供一种具有更好的色再现性及光学特性的发光器件,其使用具有改良的可靠性及发光效率的红磷光体。
为了实现上述目的,根据本发明的一方面,提供了一种红磷光体,其化学式为(Ca,Sr)1-x-yEuxPbyS,其中0.0005≤x≤0.01且0.001≤y≤0.05。优选地,x的范围为0.001≤x≤0.005,而y的范围为0.005≤y≤0.03。
红磷光体可以发射波长为600nm至660nm的光。
根据本发明的另一方面,提供一种红磷光体的制造方法,包括以下步骤:将包含Sr、Ca、Eu以及Pb的起始材料(starting material)分别定量化,并将起始材料溶解在硝酸或盐酸中;加入(NH4)2CO3或(NH4)2C2O4以将溶液沉淀成各个起始材料分散的状态;以及对沉淀物进行干燥并随后在二氧化硫的环境内以900℃至1250℃的温度对干燥的沉淀物进行热处理1小时至5小时。优选地,起始材料从SrCO3、CaCO3、Eu2O3以及Pb(NO3)2所构成的群组中选择。
根据本发明的另一方面,提供一种发光器件,包括发光二极管芯片以及红磷光体,红磷光体的化学式为(Ca,Sr)1-x-yEuxPbyS,其中0.0005≤x≤0.01以及0.001≤y≤0.05。发光二极管芯片可发射蓝光或紫外线。优选地,发光二极管芯片发射蓝光,并且发光器件更包括绿光发射磷光体。优选地,绿光发射磷光体是(Ba,Sr,Ca)2SiO4:Eu或SrGa2S4:Eu。
优选地,发光二极管芯片安装于主体上,用于密封发光二极管芯片的成型部分形成于主体上,并且磷光体分布于成型部分内。主体可以是基板(substrate)、散热器(heat sink)以及引线端子(lead terminal)中的任意一个。
根据本发明,由于将Pb元素部分置换到磷光体内,可以通过使用红磷光体中的新的成分而制造出具有良好发光强度的红磷光体。进一步,可以解决红磷光体对湿气的化学稳定性较差的问题,并且因而还可以改良其可靠性。
由于本发明的红磷光体在长波长的紫外区以及蓝区的光激发下发射具有非常好发光效率的红光,因而在使用紫外光以及蓝光制造白光发射二极管时,可以作为良好的照明源。
根据本发明,通过使用具有良好可靠性及改良发光效率的红磷光体,可制造出具有良好色再现性以及光学特性的发光器件。由于本发明的发光器件可以实现90或更高显色指数的白光,它可不仅用来作为一般的照明源,并且由于良好的显色性以及再现性,还可以作为LCD背光源。

磷光体由主晶格(host lattice)以及在预定位置掺杂杂质的活性离子(active ion)构成,并且活性离子用于决定与发光过程相关的能级(energylevel),由此决定发光颜色。发光颜色由晶格结构中的活性离子的基态与激发态之间的能隙(energy gap)决定。也就是,具有活性离子的磷光体的主要发光颜色最终由活性离子的电子态(即,能级)决定。例如,在Tb3+离子的情况下,在主晶格中从5d跃迁到7f是最可能的,由此导致黄-绿光发射现象。
存在各种使用这种能隙的磷光体,并且使用各种磷光体可以制造具有各种发光颜色的发光二极管,特别是白光发射二极管。
本发明提供一种具有新成分的磷光体,通过将Pb元素部分置换到表示为(Sr,Ca)S:Eu的传统红光发射磷光体中而使其发光效率以及对湿气的化学稳定性得以改善。
本发明的红磷光体具有如下化学式(1)的结构。

其中0.0005≤x≤0.01,且0.001≤y≤0.05。更优选地,x的范围为0.001≤x≤0.005,而y的范围为0.005≤y≤0.03。

首先,制备用于合成磷光体的起始材料。SrCO3、CaCO3、Eu2O3以及Pb(NO3)2可分别用来作为Sr、Ca、Eu以及Pb的起始材料。也就是,制备碱土金属材料,即SrCO3、CaCO3和Pb(NO3)2,以及活生剂,即Eu2O3,并且将上述材料以一定摩尔比例混合,以便获得所希望的成分并溶解于硝酸或盐酸内。随后,加入过量的(NH4)2CO3或(NH4)2C2O4,以将混合物沉淀成各种起始材料分散的状态。在完全干燥沉淀物以后,对干燥的沉淀物重复进行热处理工艺,热处理工艺在二氧化硫的环境内以900℃至1250℃的温度进行1小时到5小时,使得干燥的沉淀物可以从碳化物完全地转换成硫化物。
通过这种工艺制造的红磷光体的粒子分布为2微米至30微米,并且具有更高的红光发射强度。
图1是根据本发明的红磷光体的扫描电子显微镜照片,即具有以0.01比例置换的Pb的Ca0.987Eu0.003Pb0.01S磷光体。参照图1,根据本发明的红磷光体的粒子分布为2至30□。
进一步,图2是显示在根据本发明的红磷光体(即Ca0.997-yEu0.003PbyS磷光体)中发光强度随Pb比例变化的曲线图。参照2,其中部分置换Pb的本发明红磷光体的发光强度高于不包含Pb的红磷光体。具体来说,Ca0.992Eu0.003Pb0.005S磷光体的发光强度高于Ca0.997Eu0.003S磷光体大约10%。
如上文所描述的,表示成(Sr,Ca)S:Eu的传统红磷光体广泛地用来作为由蓝光激发而发射红光的元件。然而,(Sr,Ca)S:Eu磷光体容易与湿气反应,并且因而其化学机构变成二硫化氢(hydrogen disulfide),以及碱土金属硫酸盐(alkaline earth metal sulfate)。因而,由于红磷光体与湿气的化学反应,(Sr,Ca)S:Eu红磷光体的红光谱逐渐地衰减,并且以副产物形式产生的二硫化氢引起磷光体的光学特性迅速变差的现象,即发光器件中的金属元件被腐蚀。
另一方面,如上文所描述的,使用本发明的红磷光体的制造方法来制造表示成(Ca,Sr)1-x-yEuxPbyS的红磷光体,所以可以避免与湿气的反应,并且通过消除化学不稳定而改良化学可靠性。
图3是比较通过使用本发明的红磷光体以及传统红磷光体制造的发光器件的发光强度以及颜色变化的曲线图。对于使用传统Ca0.997Eu0.003S磷光体的发光器件以及使用其中部分置换Pb的本发明的Ca0.987Eu0.003Pb0.01S磷光体的发光器件,在60℃的温度下在湿度为90%的外界环境内进行可靠度测试,并且显示了相对定义为100的初始值的发光强度变化。此时,发光强度随时间逐渐降低的原因是由于磷光体与湿气反应并后续分解而导致的磷光体的光学特性损失。如图所示,可以注意到,与传统红磷光体相比,其中部分置换Pb的本发明红磷光体的发光强度降低相当小。也就是,由于本发明的红磷光体对湿气具有非常好的稳定性,可以避免由于磷光体与湿气的化学反应而产生的光学特性降低。
如上文描述的,由于Pb元素部分置换到表示成(Sr,Ca)S:Eu的传统红磷光体中,在长波长紫外区以及蓝区的激发下可以实现非常好的红光。进一步,由于对湿气的良好的化学稳定性可以制造具有改良的可靠性的红磷光体。
在下文中,将参照附图描述使用根据本发明的磷光体的发光器件。
图4是使用本发明的红磷光体制造的芯片型发光器件的截面图。
参照此图,发光器件包括基板10、形成于基板10上的第一电极30和第二电极35、安装于第一电极30上的发光二极管芯片20以及用于密封发光二极管芯片20的成型部分40。如上文所描述的红磷光体均匀地分布于成型部分40中。
基板10在安装发光二极管芯片20的中心区域的周围形成有预定的沟槽,使得沟槽的侧壁表面以预定的倾斜度进行倾斜。此时,发光二极管芯片20安装于沟槽的底面,并且具有预定倾斜度的侧壁表面允许从发光二极管芯片20发射的光来最大程度地反射并且增加发光效率。
进一步,基板10更包括散热器(heat sink),以便将发光二极管芯片20产生的热量释放到外面。例如,移除将要安装发光二极管芯片20的基板10上的预定区域,以便形成可将散热器插入并固定于其中的通孔,并且发光二极管芯片20安装于散热器上。优选地,散热器由具有良好导热性的材料制成。最优选地,散热器由具有良好导热性以及导电性的材料制成。
第一电极30和第二电极35形成于基板10上,并且分别连接到发光二极管芯片20的阳极端子和阴极端子。第一电极30和第二电极35可通过使用印刷技术形成。第一电极30和第二电极35由金属材料制成,例如由具有良好导电性且配置为彼此电断开的铜或铝制成。
发光二极管芯片20是基于GaN、InGaN、AlGaN或AlGaInN的发光二极管芯片,以发射蓝光。在本实施例中,使用发射420nm至480nm范围内的蓝光的发光二极管芯片。然而,本发明并不局限与此,而是可以使用发射紫外线以及蓝光的发光二极管芯片。进一步,可以仅使用一个发光二极管芯片20或者如果需要可使用多个发光二极管芯片。
发光二极管芯片20安装于第一电极30上,并且通过电线60与第二电极35电连接。或者,在发光二极管芯片20不安装在第一电极30或第二电极35上,而是形成于基板10上的情况下,它可以通过两根电线60分别连接到第一电极30和第二电极35。
进一步,用于封装发光二极管芯片20的成型部分40形成于基板10上。如上文所描述的,表示为(Ca,Sr)1-x-yEuxPbyS的红磷光体50均匀地分布于成型部分40内。可通过射出工艺(injection process)使用预定的透明环氧树脂或者硅树脂以及红磷光体50来形成成型部分40。或者,成型部分40可以通过使用独立的模具制造并随后进行挤压或热处理。成型部分40可以形成各种形状,例如光学透镜型、平板型、以及其表面不平坦的类型。
如图所示,红磷光体50可均匀地分布于成型部分40内,或者通过打点工艺(dotting precess)形成于发光二极管芯片20上。
图5是通过使用根据本发明的红磷光体制造的灯型发光器件的截面图。
参照附图,发光器件包括其上形成有反射部的第一引线端子70以及与第一引线端子70隔开预定间隔的第二引线端子75。发光二极管芯片20安装于第一引线端子70的反射部内,并且通过电线60电连接到第二引线端子75。包含红磷光体50的成型部分40形成于发光二极管芯片20上,并且通过模具制造的外围成型部分45形成于第一引线端子70和第二引线端子75的前端。在成型部分40中均匀分布红磷光体50以将光转换成具有红波长的光,红磷光体50表示为(Ca,Sr)1-x-yEuxPbyS,并且吸收从发光二极管芯片20发射的光。外围成型部分45由透明环氧树脂或硅树脂制成,以改良从发光二极管芯片20发射的光的透射度。
在根据本发明的这种发光器件中,一次光从发光二极管芯片20发射,并且红磷光体50发射具有转换波长的二次光,使得通过一次光与二次光的混合可实现所希望光谱区域内的颜色。也就是,蓝光从蓝发光二极管芯片发射,并使红磷光体发射具有良好发光强度的红光。因而,一部分蓝光(即,一次光)可与红光(即,二次光)混合,来实现从粉红到紫色范围内的淡(pastel-based)光。
可进一步包括具有各种成分的其它磷光体,以实现所希望的颜色。具体来说,发光器件在发光二极管芯片上可进一步包括绿磷光体以及表示为(Ca,Sr)1-x-yEuxPbyS的红磷光体以实现白光发射。绿磷光体可包括(Ba,Sr,Ca)2SiO4:Eu磷光体或SrGa2S4:Eu磷光体。此时,蓝光发射二极管芯片发射蓝光,蓝光分别激发红绿磷光体以及绿磷光体来发射红光以及绿光。因此,一部分蓝光(一次光)可与红光和绿光(二次光)混合以实现白光。这种白光发射二极管的显色指数可以为90,其与使用传统蓝发光二极管芯片以及YAG:Ge黄磷光体的传统白光发射器件的85的显色指数相比增加了大约10%或不到10%。
这样,本发明的发光器件可实现显色指数高于传统发光器件的白光,并可通过使用具有良好发光效率的红磷光体来改良色再现性以及均匀性。进一步,由于本发明的发光器件包括对湿气的稳定性优于传统发光器件的红磷光体,红磷光体的寿命可以增长,由此改良发光器件的稳定性。
本发明的技术精神以及特征并不局限于上述实施例,而是能够以各种方式进行修饰和变化。因而,本发明可适用于各种物品。
Claims (11)
1.一种红磷光体,其特征在于其化学式为:
(Ca,Sr)l-x-yEuxPbyS,
其中0.0005≤x≤0.01且0.001≤y≤0.05。
2.如权利要求1所述的红磷光体,其特征在于其中0.001≤x≤0.005且0.005≤y≤0.03。
3.如权利要求1所述的红磷光体,其特征在于其中所述红磷光体发射波长为600nm至660nm的光。
4.一种红磷光体的制造方法,其特征在于包括:
将包含Sr、Ca、Eu以及Pb的起始材料分别定量化,并且将所述起始材料溶解在硝酸或盐酸中;
加入(NH4)2CO3或(NH4)2C2O4,以使所述溶液沉淀成各种所述起始材料分散的状态;以及
干燥所述沉淀物,并且随后在二氧化硫的环境内并且在900℃至1250℃的温度下热处理干燥的所述沉淀物1小时至5小时。
5.如权利要求4所述的红磷光体的制造方法,其特征在于其中所述起始材料是选自由SrCO3、CaCO3、Eu2O3以及Pb(NO3)2所组成之群。
6.一种发光器件,其特征在于包括:
发光二极管芯片;以及
红磷光体,其化学式为(Ca,Sr)1-x-yEuxPbyS,
其中0.0005≤x≤0.01以及0.001≤y≤0.05。
7.如权利要求6所述的发光器件,其特征在于其中所述发光二极管芯片发射蓝光或紫外线。
8.如权利要求6所述的发光器件,其特征在于其中所述发光二极管芯片发射蓝光,并且所述发光器件更包括绿光发射磷光体。
9.如权利要求8所述的发光器件,其特征在于其中所述绿光发射磷光体是(Ba,Sr,Ca)2SiO4:Eu或者SrGa2S4:Eu。
10.如权利要求6至9任一权利要求所述的发光器件,其特征在于其中所述发光二极管芯片安装于主体上,而用于密封所述发光二极管芯片的成型部分形成于所述主体上,并且所述磷光体分布于所述成型部分内。
11.如权利要求10所述的发光器件,其特征在于其中所述主体为从基板、散热器以及引线端子所构成的群组中选择的一个。
