Description
技术领域
本发明涉及制造使用纳米颗粒的薄膜晶体管的方法以及通过该方法制造的薄膜晶体管。更具体而言,本发明涉及在柔性衬底上使用纳米颗粒形成的顶栅薄膜晶体管及其制造方法,其中在衬底上沉积亲水性缓冲层,以促进纳米颗粒膜的形成,并且利用烧结的纳米颗粒作为薄膜晶体管的沟道层,还利用高介电常数的介电材料作为栅极层,以在栅极介电层上形成顶栅电极(top gate electrode),由此能够实现低电压运行和低温制造。
背景技术
通常,目前用于包括液晶显示器(LCD)的平板显示器中的场效应薄膜晶体管是通过利用非晶硅(a-Si:H)或多晶硅作为沟道层以及利用氧化硅或氮化硅作为栅极介电层来制造的。
近年来,已经对使用有机材料例如并五苯或六噻吩制造薄膜晶体管进行了大量的研究,以期能够实现低温处理和低成本制造。但是,这种有机薄膜晶体管在迁移率、物理和化学稳定性等方面具有内在的缺陷。此外,难于将有机薄膜晶体管直接应用于目前为无机半导体所研究的工艺中。
为了克服这些困难,B.A.Ridley,B.Nivi和J.M.Jacobson在MIT于1999年使用CdSe纳米颗粒来制造薄膜晶体管(参见Science,vol.286,p.746)。
在该研究中,已经制造了具有约1cm2/Vsec的场效应迁移率和104或更大的开/关电流比的代表性晶体管,从而提出具有由纳米颗粒组成的沟道的薄膜晶体管的可能性。在2005年,D.V.Talapin和C.B.Murray在IBM也制造出具有由PbSe纳米颗粒组成的沟道的薄膜晶体管(参见Science,vol.310,p.86)。
在该研究中,在纳米颗粒膜上对肼进行化学处理,以改善膜的导电性。此外,通过热处理制造n-或p-沟道晶体管。当以这种方式使用无机半导体纳米颗粒时,可以获得如有机薄膜晶体管中的溶液态的工艺优点,并且还可以解决与有机材料有关的基本问题。
但是,迄今为止使用无机半导体纳米颗粒研制的晶体管,包括大多数有机薄膜晶体管,是背栅晶体管,其使用SiO2即氧化硅衬底作为栅极介电层。因此,需要几十伏或更高的栅极电压来使晶体管运行。
发明内容
构思本发明以解决现有技术中的上述问题。本发明的一个目的是提供具有在柔性衬底上形成的由纳米颗粒膜组成的沟道的顶栅薄膜晶体管及其制造方法,其中在柔性衬底上沉积亲水性缓冲层,以促进纳米颗粒膜的形成,使用烧结的纳米颗粒作为沟道层并在纳米颗粒膜上形成栅极介电层,由此能够实现低电压运行和低温制造。
为了实现该目的,根据本发明,提供一种制造使用纳米颗粒的薄膜晶体管的方法,包括以下步骤:在衬底上形成纳米颗粒膜并烧结该膜;在纳米颗粒膜上形成源和漏电极;在其上形成有源和漏电极的纳米颗粒膜上沉积介电材料以形成栅极介电层;和在栅极介电层上形成顶栅电极。
本发明的方法还包括使用亲水性材料在衬底和纳米颗粒膜之间沉积缓冲层的步骤。
优选的是,衬底选自硅衬底、玻璃衬底和柔性衬底。
优选的是,柔性衬底是塑料衬底,并且塑料衬底是PET(聚对苯二甲酸乙二醇酯)、PEN(聚萘二酸乙二醇酯Polyethyle Napthalate)、PC(聚碳酸酯)和PES(聚醚砜)中的一种。
缓冲层可以由亲水性无机材料或亲水性有机材料形成。优选的是,亲水性无机材料选自Al2O3、HfO2、Ta2O5、La2O3和SiO2。
亲水性无机材料可以利用原子层沉积(ALD)法或溅射法或金属有机化学气相沉积(MOCVD)法来形成。
优选的是,有机材料选自AIDCN、聚苯胺、Cd-AA(花生酸盐)、PVP、PVA和PEDOT。此外,可以通过使用O3作为反应气体的紫外处理或使用O2作为反应气体的等离子体处理来使有机材料的表面亲水化。
有机材料可以通过旋涂法、喷涂法、Langmuir-Blodgett法和印刷法中的任意一种来沉积。
优选的是,缓冲层具有2~20nm的厚度。
优选的是,缓冲层在100~150℃的温度下沉积在衬底上。
形成纳米颗粒膜的步骤包括以下步骤:通过将纳米颗粒分散在溶剂中来制备纳米颗粒溶液;将沉淀剂和纳米颗粒溶液混合;和将含有沉淀剂的纳米颗粒溶液沉积在衬底上。
优选的是,纳米颗粒选自HgTe、HgSe、HgS、CdTe、CdSe、CdS、ZnTe、ZnSe、ZnS、PbTe、PbSe、PbS和ZnO。含有沉淀剂的纳米颗粒溶液可以通过旋涂法、深涂(deep coating)法、冲压法、喷涂法、Langmuir-Blodgett法以及印刷法中的任意一种来沉积在衬底上。
优选的是,烧结步骤在100~185℃的温度下进行10~200分钟。
优选的是,通过在纳米颗粒膜上沉积高介电常数的介电材料来形成栅极介电层,并且介电材料是无机材料例如Al2O3、HfO2、Ta2O5、La2O3、SiO2中的任意一种,或者是有机材料例如AIDCN、聚苯胺、花生酸盐、PVP、PVA、PEDOT中的任意一种。
优选的是,当高介电常数的介电材料沉积在纳米颗粒膜上时,衬底具有100~185℃的温度并且栅极介电层具有10~500nm的厚度。

下文中,将参考附图详细说明根据本发明制造使用纳米颗粒的薄膜晶体管的方法的优选实施方案。
根据本发明的制造使用纳米颗粒的薄膜晶体管的方法基本包括以下步骤:在衬底上形成纳米颗粒膜并烧结该纳米颗粒膜,在纳米颗粒膜上形成源和漏电极,通过在形成有源和漏电极的纳米颗粒膜上沉积介电材料来形成栅极介电层,和在栅极介电层上形成顶栅电极。
根据本发明的制造使用纳米颗粒的薄膜晶体管的方法还包括使用亲水性材料在衬底和纳米颗粒膜之间沉积缓冲层的步骤。此时,衬底可以是硅衬底、玻璃衬底和柔性衬底中的任意一种。
下文中,将仅描述根据本发明制造使用纳米颗粒的薄膜晶体管的方法,其包括在衬底和纳米颗粒膜之间使用亲水性材料形成的缓冲层。但是,下面的说明同样适用于制造使用纳米颗粒但不包括缓冲层的薄膜晶体管的方法。
图1~4是说明根据本发明制造使用纳米颗粒的顶栅薄膜晶体管的方法的截面图。
如图1所示,使用亲水性材料在柔性衬底10上形成缓冲层15。多种衬底可用作柔性衬底10,只要它们仅仅为柔性即可。例如,可以使用柔性塑料衬底。
由于本发明的薄膜晶体管可以在低温过程中制造,因此可以使用塑料衬底。在使用柔性塑料衬底作为柔性衬底10的情况下,可以使用诸如PET(聚对苯二甲酸乙二醇酯)、PEN(聚萘二酸乙二醇酯)、PC(聚碳酸酯)和PES(聚醚砜)的任意一种塑料衬底。
形成在塑料衬底10上的缓冲层15由亲水性无机材料和亲水性有机材料形成。亦即,缓冲层15可以由无机或有机材料形成。优选的是,缓冲层由亲水性材料形成。
在缓冲层15由亲水性无机材料形成的情况下,可以使用诸如Al2O3、HfO2、Ta2O5、La2O3和SiO2的任意一种无机材料。可以通过多种方法来沉积亲水性无机材料,Al2O3。在本发明中,可使用ALD、MOCVD和溅射在塑料衬底10上沉积诸如Al2O3、HfO2、Ta2O5、La2O3和SiO2的任意一种无机材料,使得可形成缓冲层15。
一方面,在缓冲层15由亲水性有机材料形成的情况下,其选自诸如AIDCN、聚苯胺、Cd-AA(花生酸盐)、PVP、PVA和PEDOT的任意一种有机材料。应该处理有机材料以表现出亲水性能。因此,通过使用O3作为反应气体的紫外处理或使用O2作为反应气体的等离子体处理来处理有机材料,以使其具有亲水表面。
亲水性有机材料可以通过多种方法来沉积。本发明可以采用旋涂法、喷涂法、Langmuir-Blodgett法和印刷法中的任意一种。
可以形成具有多种厚度的缓冲层15。优选沉积具有2~20nm厚度的缓冲层15。当形成具有上述厚度的缓冲层15时,其在100~150℃的相对低的沉积温度下沉积在衬底上。
通过在塑料衬底10上形成缓冲层15,可以实现下面的有益效果。即,可以克服将在下文中说明的纳米颗粒溶液由于其疏水性而不能适当沉积在塑料衬底10上的问题。
以这种方法在塑料衬底10上形成缓冲层15之后,在缓冲层15上形成纳米颗粒膜20,如图2所示。
下文中将详细说明在缓冲层15上形成纳米颗粒膜的方法。
首先,将所需纳米颗粒分散在溶剂中,以制备纳米颗粒溶液。此时,纳米颗粒的浓度优选为0.01~1mg/μl。然后,使沉淀剂例如2-丙醇与纳米颗粒溶液混合。
此时,混合物的体积比为1∶100~1∶1。然后,将含有沉淀剂的纳米颗粒溶液沉积在缓冲层15上,以在缓冲层15上形成纳米颗粒膜20。
在上述方法中,可以使用多种纳米颗粒。在本发明中,可以使用包括HgTe、HgSe、HgS、CdTe、CdSe、CdS、ZnTe、ZnSe、ZnS、PbTe、PbSe、PbS、ZnO等的半导体纳米颗粒中的任意一种。
另外,可以通过利用旋涂法、深涂法、冲压法、喷涂法、印刷法和其它各种溶液处理技术,通过使含有沉淀剂的纳米颗粒溶液沉积在缓冲层15上,可以在缓冲层15上形成纳米颗粒膜20。
以上述相同的方法在缓冲层15上形成纳米颗粒膜20之后,在预定温度下热处理和烧结纳米颗粒膜20。根据纳米颗粒的种类,该烧结过程在100~185℃的温度下进行10~200分钟。由于目前可用的柔性PES塑料衬底具有185℃的熔化温度,因此纳米颗粒膜可以在如上所述的较低温下烧结。
该烧结过程不仅仅用于改善纳米颗粒膜的结晶度并因此提高迁移率,而且还改善纳米颗粒膜和衬底之间的粘附力,即防止可能在光刻过程中发生的由于粘附力下降而导致的纳米颗粒层和衬底相互分离。
图5是表示在150℃下烧结180分钟的HgTe纳米颗粒膜的电流的测量图。如图5所示,当将烧结膜(曲线‘b’)与制成态的(as-prepared)膜(曲线‘a’)比较时,可以看出,烧结膜的电流增加105倍或更大。烧结纳米颗粒膜20可用作沟道层。
以这种方式烧结纳米颗粒膜之后,利用电子束或光刻法或金属掩模在纳米颗粒膜20上形成源和漏电极31和32,如图3所示。
以这种方式在纳米颗粒膜20上形成源和漏电极31和32之后,在其上形成有源和漏电极31和32的纳米颗粒膜20上沉积高介电常数的介电材料,由此形成栅极介电层40。然后,利用电子束或光刻法或金属掩模在栅极介电层40上形成栅电极50。
通过在纳米颗粒膜20上沉积高介电常数的介电材料来形成栅极介电层40。优选的是,这种介电材料是包括Al2O3、HfO2、Ta2O5、La2O3、SiO2等的无机材料中的任意一种,或者是包括AIDCN、聚苯胺、花生酸盐、PVP、PVA、PEDOT等的有机材料中的任意一种。
当介电材料沉积在纳米颗粒膜上时,优选衬底温度为100~185℃并且栅极介电层的厚度为10~500nm。
图6是表示利用如此构建的塑料衬底来制造的顶栅薄膜晶体管的光学显微图。图7表示根据本发明实施方案在透明塑料衬底上制造的顶栅晶体管的照片,以及图8是表示根据本发明实施方案在透明塑料衬底上制造的顶栅晶体管的弯曲状态的照片。如图7和8所示,在利用透明塑料衬底来制造顶栅薄膜晶体管的情况下,顶栅薄膜晶体管可具有透明性和柔性。
图9和10是表示根据本发明实施方案在塑料衬底上形成的顶栅晶体管的特性图。在此,HgTe纳米颗粒膜被用作沟道层,并且通过ALD法沉积的60nm厚的Al2O3栅极介电层被用作顶栅极。源极-漏极距离为10μm并且宽度为1000μm。
图9表示相对于不连续栅极电压(VG),漏极电流(ID)对施加到漏和源电极的电压(VDS)的依赖性。当栅极电压下降时,漏极电流增加。因此,它是指p-沟道晶体管。
图10表示栅极电压对漏极电流的图。在固定的VDS=10V时,场效应迁移率为0.88cm2/Vs,它由
对VG曲线的斜率来计算。此外,使用纳米颗粒溶液在塑料衬底上制造顶栅薄膜晶体管的实例还没有报道。因此,在本发明中首次进行尝试。
根据使用纳米颗粒的顶栅薄膜晶体管及其制造方法,在衬底上沉积亲水性缓冲层,以促进纳米颗粒膜的形成。此外,纳米颗粒膜用作塑料衬底上的沟道层,高介电常数的介电材料用作顶栅介电层,由此形成能够进行低电压工作的顶栅薄膜晶体管。因此,由于可以在低温下实施制作过程,因此本发明可应用于柔性塑料衬底或透明衬底。另外,由于可以在溶液状态下实施该过程,因此薄膜晶体管的制造成本可以降低。
此外,由于可以使用塑料衬底,因此可获得透明和柔性的薄膜晶体管。具体而言,由于可获得大尺寸晶体管并且可以在室温下沉积纳米颗粒层,因此不需要昂贵的真空设备。因此,实现降低的制造成本和高的工业实用性。
此外,由于使用无机半导体纳米颗粒来制造半导体薄膜晶体管,因此制造的晶体管可表现出高电荷迁移率、高化学稳定性、高耐热性和强的耐高压性。
另外,形成在塑料衬底上的传统半导体薄膜晶体管的沟道是非晶体或多晶体。但是,根据本发明,使用纳米颗粒在塑料衬底上形成的半导体薄膜晶体管的沟道几乎由单晶材料形成,产生更高的电荷迁移率。
虽然已经结合优选实施方案阐述和说明了使用纳米颗粒的顶栅薄膜晶体管的结构和运行以及该晶体管的制造方法,但这仅是用于示例性说明的目的。对本领域技术人员而言,显而易见的是,可以对本发明做出各种修改和变化,而不偏离由所附权利要求所限定的精神和范围。
Claims (20)
1.一种制造使用纳米颗粒的薄膜晶体管的方法,包括以下步骤:
在衬底上形成纳米颗粒膜并烧结所述衬底上的纳米颗粒膜;
在纳米颗粒膜上形成源和漏电极;
通过在其上形成有源和漏电极的纳米颗粒膜上沉积介电材料来形成栅极介电膜;和
在栅极介电膜上形成顶栅电极。
2.权利要求1的方法,还包括使用亲水性材料在衬底和纳米颗粒膜之间沉积缓冲层的步骤。
3.权利要求1或2的方法,其中衬底选自硅衬底、玻璃衬底和柔性衬底。
4.权利要求3的方法,其中柔性衬底包括塑料衬底。
5.权利要求4的方法,其中塑料衬底是PET(聚对苯二甲酸乙二醇酯)、PEN(聚萘二酸乙二醇酯)、PC(聚碳酸酯)和PES(聚醚砜)中的一种。
6.权利要求2的方法,其中缓冲层由亲水性无机材料或亲水性有机材料形成。
7.权利要求6的方法,其中亲水性无机材料选自Al2O3、HfO2、Ta2O5、La2O3和SiO2。
8.权利要求7的方法,其中亲水性无机材料是利用原子层沉积(ALD)法或溅射法形成的。
9.权利要求6的方法,其中有机材料选自AIDCN、聚苯胺、Cd-AA(花生酸盐)、PVP、PVA和PEDOT。
10.权利要求9的方法,其中通过使用O3作为反应气体的紫外处理或使用O2作为反应气体的等离子体处理来使有机材料的表面成为亲水性的。
11.权利要求10的方法,其中通过旋涂法、喷涂法和印刷法中的任意一种来沉积有机材料。
12.权利要求2的方法,其中缓冲层具有2~20nm的厚度。
13.权利要求2的方法,其中缓冲层在100~150℃的温度下沉积在衬底上。
14.权利要求1或2的方法,其中形成纳米颗粒膜的步骤包括以下步骤:
通过将纳米颗粒分散在溶剂中来制备纳米颗粒溶液;
混合沉淀剂和纳米颗粒溶液;
将含有沉淀剂的纳米颗粒溶液沉积在衬底上。
15.权利要求14的方法,其中纳米颗粒选自HgTe、HgSe、HgS、CdTe、CdSe、CdS、ZnTe、ZnSe、ZnS、PbTe、PbSe、PbS和ZnO。
16.权利要求14的方法,其中通过旋涂法、深涂法、冲压法、喷涂法和印刷法中的任意一种来使含有沉淀剂的纳米颗粒溶液沉积在衬底上。
17.权利要求1或2的方法,其中烧结步骤在100~185℃的温度下进行10~200分钟。
18.权利要求1或2的方法,其中通过在纳米颗粒膜上沉积高介电常数的介电材料来形成栅极绝缘膜,并且介电材料是无机材料例如Al2O3、HfO2、Ta2O5、La2O3、SiO2中的任意一种,或者是有机材料例如AIDCN、聚苯胺、Cd-AA(花生酸盐)、PVP、PVA和PEDOT中的任意一种。
19.权利要求18的方法,其中当高介电常数的介电材料沉积在纳米颗粒膜上时,衬底具有100~185℃的温度并且栅极介电膜具有10~500nm的厚度。
20.一种使用纳米颗粒的顶栅薄膜晶体管,包含:
缓冲层,其通过在柔性衬底上沉积亲水性材料而形成;
纳米颗粒膜,其沉积并烧结在缓冲层上;
源和漏电极,其形成在纳米颗粒膜上;
栅极介电膜,其通过在其上形成有源和漏电极的纳米颗粒膜上沉积介电材料而形成;和
顶栅电极,其形成在栅极介电层上。
