Abstract

樹脂製基材と表面処理銅箔の密着性が優れており、伝送損失が小さく、且つ、レーザー加工性が良好なプリント配線板等を製造可能な表面処理銅箔を提供する。表面処理銅箔は、粗化粒子が形成された粗化処理面を少なくとも一方の面に有し、粗化処理面について測定した物性値が下記の(ア)、(イ)、(ウ)を満たす。 (ア)波長600nmの45°偏光を出射する光源を有する分光光度計を用い、入射角と反射角がいずれも70°という条件で測定した粗化処理面の正反射率が、0.20%以上0.90%以下である。 (イ)粗化処理面の明度のY値が10.0以上15.5以下である。 (ウ)レーザー顕微鏡を用いて測定した粗化処理面のSskが0.30以上0.80以下である。

Description

表面処理銅箔、銅張積層板、及びプリント配線板
 本発明は、プリント配線板等の製造に好適に使用可能な表面処理銅箔、並びに、該表面処理銅箔を用いた銅張積層板及びプリント配線板に関する。
 近年、電子機器の情報処理速度の向上及び高速無線通信などに対応するために、電子回路基板には電気信号の高速伝送が求められており、高周波回路基板の適用が増えている。高周波回路基板においては、電気信号の高速伝送のために伝送損失を低減する必要がある。伝送損失を低減する方法としては、樹脂製基材を低誘電率化及び低誘電正接化する方法と、導体である回路配線(特に銅箔)において伝送損失を低減する方法とが挙げられる。
 樹脂製基材の低誘電率化及び低誘電正接化を図る方法としては、樹脂製基材の材料として誘電率及び誘電正接が低い樹脂(例えば、液晶ポリマー等)を選択する方法が挙げられる。しかしながら、樹脂の種類によっては、カップリング剤等を用いても樹脂製基材と銅箔との十分な化学的密着性が得られ難いという問題があった。
 また、銅箔において伝送損失を低減する方法としては、粗化粒子等による表面の凹凸を小さくする方法が挙げられる。しかしながら、表面の凹凸を小さくすると、樹脂製基材と銅箔との十分な物理的密着性(アンカー効果)が得られ難いという問題があった。
 上記のように、樹脂製基材と銅箔との密着性と伝送損失は、トレードオフの関係にあった。そのため、従来は、樹脂製基材の低誘電率化及び低誘電正接化を図りつつ、銅箔の表面の凹凸で、樹脂製基材と銅箔との密着性を得る方法が一般的であった。例えば、特許文献1には、液晶ポリマーフィルムとの密着性を向上するために、銅箔の表面粗さ及び明度値(輝度)を調整する方法が開示されている。また、特許文献2には、液晶ポリマーフィルムとの密着性を向上するために、銅箔の表面の粗化粒子の高さ及びアスペクト比を調整する方法が開示されている。しかしながら、特許文献1及び特許文献2に開示の技術は、銅箔の表面の凹凸を大きくすることによって液晶ポリマーフィルムとの密着性の向上は図れているものの、伝送損失の低減は十分ではなく、近年求められている小さい伝送損失には対応できないおそれがあった。
 ところで、これまで高周波回路基板においては、伝送損失の低減と密着性の向上が重視されてきたが、電子機器の小型化、薄型化に伴い、特に携帯電話端末に代表される携帯機器に用いられる各種電子部品においては、高度に集積化された小型で高密度のプリント配線板が求められている。
 このような小型で高密度のプリント配線板においては、層間接続にブラインドビアホールが用いられることがあり、レーザー照射によりビアホールを形成する製造プロセスが増えてきている。ビアホールの底部には必ず粗化粒子が形成されていることとなるので、レーザー照射によるブラインドビアホールの形成においては、形成されたブラインドビアホールの底部に、樹脂製基材に由来する樹脂が残留することがある。樹脂が残留すると、めっきを施しても十分な導通が得られず、層間接続時の接続信頼性が低下することがあるので、樹脂の残留は少ないことが好ましい。
 よって、銅箔には、表面に密着された樹脂がレーザー照射によって表面から除去されやすい性質(以下「レーザー加工性」と記す)が要求されていた。銅箔のレーザー加工性が優れていれば、レーザー照射によるブラインドビアホールの形成において、形成されたブラインドビアホールの底部に樹脂製基材に由来する樹脂が残留しにくい。
 なお、層間接続導体が形成された有底ビアホールの底部では、層間接続導体を構成する金属と銅箔及び粗化粒子とが一体化している。そのため、プリント配線板の層間接続導体部では、銅箔の表面や粗化粒子の界面を明確に特定することは困難である。
 樹脂製基材と銅箔との密着性と、レーザー加工性とを両立させるため、樹脂製基材に由来する樹脂の残留を抑制することができる銅箔を用いる方法(特許文献3)が提案されている。
 特許文献3に開示の技術では、銅箔の表面にレーザー吸収性の高い黒化処理層を設けることにより、レーザー照射により形成されたブラインドビアホールの底部に樹脂製基材に由来する樹脂が残留することを抑制することは可能である。
 しかしながら、特許文献3に開示の技術では、ブラインドビアホールが形成されている領域以外の領域における樹脂製基材と銅箔との界面に、伝送損失の大きいレーザー吸収層又は黒化処理層が存在するため、伝送損失が増加するおそれがあった。そのため、近年求められている小さい伝送損失には対応できないおそれがあった。

 本発明は、樹脂製基材と表面処理銅箔の密着性が優れており、伝送損失が小さく、且つ、レーザー加工性が良好なプリント配線板等を製造可能な表面処理銅箔及び銅張積層板を提供することを課題とする。また、本発明は、樹脂製基材と表面処理銅箔の密着性が優れており、伝送損失が小さく、且つ、レーザー加工性が良好なプリント配線板を提供することを併せて課題とする。
 本発明の一態様に係る表面処理銅箔は、粗化粒子が形成された粗化処理面を少なくとも一方の面に有する表面処理銅箔であって、粗化処理面について測定した物性値が下記の(ア)、(イ)、及び(ウ)を満たすことを要旨とする。
  (ア)波長600nmの45°偏光を出射する光源を有する分光光度計を用い、入射角と反射角がいずれも70°という条件で測定した粗化処理面の正反射率が、0.20%以上0.90%以下である。
  (イ)粗化処理面の明度のY値が10.0以上15.5以下である。
  (ウ)レーザー顕微鏡を用いて測定した粗化処理面のSskが0.30以上0.80以下である。
 また、本発明の別の態様に係る表面処理銅箔は、粗化粒子が形成された粗化処理面を少なくとも一方の面に有する表面処理銅箔であって、表面処理銅箔を切断して、粗化処理面に直交する断面を出現させた場合に、該断面を走査型電子顕微鏡で観察することによって測定した粗化処理面についての物性値が、下記の(カ)、(キ)、及び(ク)を満たすことを要旨とする。
  (カ)粗化粒子の断面粒子高さの平均値h_aveが0.35μm以上0.70μm以下である。
  (キ)粗化粒子の断面粒子幅の標準偏差w_σが0.05μm以上0.10μm以下である。
  (ク)粗化粒子の断面粒子高さの歪度h_skが0.80以上-2.50×h_ave+3.50以下である。
 さらに、本発明のさらに別の態様に係る銅張積層板は、上記一態様又は上記別の態様に係る表面処理銅箔と、表面処理銅箔の粗化処理面に貼り合わされた樹脂製基材と、を備えることを要旨とする。
 さらに、本発明のさらに別の態様に係るプリント配線板は、上記さらに別の態様に係る銅張積層板を備えることを要旨とする。
 本発明の表面処理銅箔及び銅張積層板は、樹脂製基材と表面処理銅箔の密着性が優れており、伝送損失が小さく、且つ、レーザー加工性が良好なプリント配線板等を製造可能である。本発明のプリント配線板は、樹脂製基材と表面処理銅箔の密着性が優れており、伝送損失が小さく、且つ、レーザー加工性が良好である。

 本発明の一実施形態について説明する。なお、以下に説明する実施形態は、本発明の一例を示したものである。また、本実施形態には種々の変更又は改良を加えることが可能であり、その様な変更又は改良を加えた形態も本発明に含まれ得る。
〔第一実施形態に係る表面処理銅箔〕
 第一実施形態に係る表面処理銅箔は、粗化粒子が形成された粗化処理面を少なくとも一方の面に有する表面処理銅箔であって、粗化処理面について測定した物性値が下記の(ア)、(イ)、及び(ウ)を満たす。
  (ア)波長600nmの45°偏光を出射する光源を有する分光光度計を用い、入射角と反射角がいずれも70°という条件で測定した粗化処理面の正反射率が、0.20%以上0.90%以下である。
  (イ)粗化処理面の明度のY値が10.0以上15.5以下である。
  (ウ)レーザー顕微鏡を用いて測定した粗化処理面のSskが0.30以上0.80以下である。
 第一実施形態に係る表面処理銅箔は、表裏両面のうち少なくとも一方の面に、表面処理である粗化処理(例えば銅めっき)が施されている。粗化処理が施された面は、粗化処理によって粗化粒子が形成された粗化処理面を有している。表面処理銅箔の面の全体が粗化処理面であってもよいし、一部分が粗化処理面であってもよい。表面処理銅箔を製造する際には、原料となる銅箔に粗化処理を施すが、原料となる銅箔としては、例えば、電解銅箔、圧延銅箔が挙げられる。
 そして、粗化処理面が上記構成(ア)、(イ)、及び(ウ)をいずれも満足する表面処理銅箔を用いれば、樹脂製基材と表面処理銅箔の密着性が優れており、伝送損失が小さく、且つ、レーザー加工性が良好なプリント配線板等を製造可能である。また、製造されたプリント配線板の回路に高周波信号を伝送した場合でも伝送損失が小さいので、第一実施形態に係る表面処理銅箔は、高周波帯域で使用されるプリント配線板(高周波回路を有するプリント配線板)の製造に好適に用いることができる。
 第一実施形態に係る表面処理銅箔について、さらに詳細に説明する。
 上記の効果が得られるメカニズムは必ずしも定かではないが、以下のように推定している。
(ア)正反射率
 まず、入射角と反射角がいずれも70°という表面に近い幾何条件での正反射率であることから、表面形状に敏感な評価が可能となる。
 また、入射光を分光し、銅のプラズマ周波数よりも低エネルギー(長波長)の光での反射率を用いることで、銅による光の吸収が抑えられ、銅の表面での反射が支配的となる。その反射角は銅の表面形状に大きく起因し、特に入射角と反射角が同一である正反射成分は、表面に形成した粗化粒子の形状に影響されると推測している。そこで、粗化粒子の断面粒子高さの平均値h_aveに近い波長600nmの分光を用いることで、粗化粒子の形状を敏感に反映する評価が可能であることを見出した。そのため、正反射率が高いほど伝送損失がより小さくなり、正反射率が低いほど樹脂製基材と表面処理銅箔の密着性が高まる。
(イ)明度のY値
 白色光の入射角45°、反射角0°の反射率である明度のY値は、特に反射角が0°とサンプルの表面に垂直であることから、サンプルの表面に直交する方向の上方からサンプルの表面を見たときの粗化粒子の形状、すなわち粗化粒子の粒子幅に敏感に反映した値となると推測している。
 明度のY値が高いほど粗化粒子の粒子幅が大きいので、表面処理銅箔の粉落ち耐性が高まり(粉落ちが生じにくくなり)、明度のY値が低いほどレーザー加工性(ビアホールの底部への樹脂の残留の抑制)の向上が得られる。
(ウ)Ssk
 粗化処理面のSskは、粗化粒子を表面から観察したときの粗化粒子の粒子高さの分布の偏りを評価できる。Sskが大きいほどレーザー光が粗化粒子の根元まで到達しやすくなるので、レーザー加工性(粗化粒子の根元への樹脂の残留の抑制)が優れており、Sskが小さいほど粉落ち耐性が良好となる。
 これら3つの項目(ア)、(イ)、及び(ウ)はそれぞれトレードオフの関係を持つが、所定の範囲となるように制御することにより、上記の効果が奏される銅箔が得られることを見出した。これら3つの項目を所定の範囲に制御する方法として、例えば、粗化処理時に異なる電解液を用いて2段階の電気めっき処理を行い、2段階目の電気めっきで電解槽内の上下方向の温度比を制御する方法がある。電解槽内の上下方向の温度比を一定範囲に制御することにより、2段階目の粗化処理中の粗化粒子の成長速度が変化する。そのため、所定の正反射率と明度のY値の分布となりながら、分布に偏りを持った粗化粒子を形成することができると考える。
 粗化処理面の正反射率は、分光光度計を用いて測定する。そして、光源からの光を波長600nmに分光した光を45°偏光で出射し、入射角と反射角がいずれも70°という条件で、粗化処理面の正反射率を測定する。なお、「45°偏光」とは、s偏光が0°、p偏光が90°となる偏光子を試料の前に設置し、その偏光子を45°の状態として光源を出射することである。
 粗化処理面の正反射率は0.20%以上0.90%以下である必要があるが、その下限値は0.26%以上であってもよい。また、その上限値は0.78%以下であってもよい。
 本明細書において明度のY値は、国際照明委員会(CIE)が規定するXYZ表色系において反射率を表すYの値を意味する。粗化処理面の明度のY値の測定方法は特に限定されるものではないが、例えば、測色計によって測定することができる。例えば、白色光を粗化処理面に照射し、入射角45°、反射角0°という条件で粗化処理面の明度のY値を測定することができる。
 粗化処理面の明度のY値は10.0以上15.5以下である必要があるが、その下限値は11.0以上であってもよい。また、その上限値は15.0以下であってもよいし、14.5以下であってもよい。
 第一実施形態に係る表面処理銅箔においては、レーザー顕微鏡を用いて測定した粗化処理面のSskが0.30以上0.80以下である。粗化処理面のSskは、レーザー顕微鏡を用いて特定波長のレーザーを粗化処理面に照射することにより測定されたものである。照射するレーザーの波長の例としては、404nmが挙げられる。
 粗化処理面のSskの数値範囲は0.30以上0.80以下である必要があるが、その下限値は0.35以上であってもよい。また、その上限値は0.70以下であってもよい。
 また、第一実施形態に係る表面処理銅箔においては、粗化処理面上にニッケル皮膜が形成されていてもよく、ニッケル皮膜によるニッケル(Ni)の付着量は0.20mg/dm2以上0.40mg/dm2以下であってもよい。ニッケル皮膜を有していれば、表面処理銅箔の防錆性と耐熱性がより良好となる。
 なお、粗化処理面の上には、ニッケル皮膜、亜鉛皮膜、及びクロム皮膜の少なくとも1つを積層してもよい。ニッケル皮膜、亜鉛皮膜、及びクロム皮膜の少なくとも1つを積層してなる皮膜は、防錆処理層として機能するので、表面処理銅箔の防錆性がより高められる。
 また、防錆処理層の上には、化学密着剤を含有する化学密着剤層をさらに積層してもよい。化学密着剤層は、シランカップリング剤等の化学密着剤を用いた化学密着剤処理によって形成することができる。化学密着剤層によって、表面処理銅箔と樹脂製基材との密着性がより高められる。なお、上記防錆処理層および化学密着剤層は、その処理厚みが非常に薄いため、表面処理銅箔の粗化処理面における粗化粒子の形状に影響を与えるものではない。
 また、化学密着剤層の形成方法としては、例えば、表面処理銅箔の前記粗化処理面上に、直接、または防錆処理層等を介して間接的にシランカップリング剤溶液を塗布した後、風乾(自然乾燥)又は加熱乾燥により形成する方法が挙げられる。塗布されたシランカップリング剤溶液の乾燥は、水が蒸発すればよいが、50℃以上180℃以下の温度で加熱乾燥すると、シランカップリング剤と銅箔との反応が促進される点で好適である。
 化学密着剤層は、エポキシ系シラン、アミノ系シラン、ビニル系シラン、メタクリル系シラン、アクリル系シラン、スチリル系シラン、ウレイド系シラン、メルカプト系シラン、スルフィド系シランおよびイソシアネート系シランのいずれか1種類以上のシランカップリング剤を含有することが好ましい。これらのシランカップリング剤は、樹脂基材の樹脂中に含有される反応性を有する官能基との作用により効果が異なるため、樹脂との相性を考慮して適切なものを選定することが必要である。
 上記シランカップリング剤の具体例としては、一例として3-アミノプロピルトリメトキシシラン、3-アミノプロピルトリエトキシシラン、ビニルトリメトキシシラン、ビニルトリエトキシシラン、3-メタクリロキシプロピルトリメトキシシラン、3-メタクリロキシプロピルトリエトキシシラン、p-スチリルトリメトキシシラン、p-スチリルトリエトキシシラン、3-グリシドキシプロピルトリメトキシシラン、3-アクリロキシプロピルトリメトキシシラン、3-ウレイドプロピルトリエトキシシラン、3-メルカプトプロピルトリメトキシシラン、3-イソシアネートプロピルトリエトキシシラン、ビス(3-(トリエトキシシリル)プロピル)ジスルフィド等を挙げることができるが、これ以外のシランカップリング剤であっても、適宜選択して使用することができる。また、これらのシランカップリング剤は、単独で使用してもよく、2種類以上を併用してもよい。
〔第二実施形態に係る表面処理銅箔〕
 第二実施形態に係る表面処理銅箔は、粗化粒子が形成された粗化処理面を少なくとも一方の面に有する表面処理銅箔であって、表面処理銅箔を切断して、粗化処理面に直交する断面を出現させた場合に、該断面を走査型電子顕微鏡で観察することによって測定した粗化処理面についての物性値が、下記の(カ)、(キ)、及び(ク)を満たす。
  (カ)粗化粒子の断面粒子高さの平均値h_aveが0.35μm以上0.70μm以下である。
  (キ)粗化粒子の断面粒子幅の標準偏差w_σが0.05μm以上0.10μm以下である。
  (ク)粗化粒子の断面粒子高さの歪度h_skが0.80以上-2.50×h_ave+3.50以下である。
 第二実施形態に係る表面処理銅箔は、表裏両面のうち少なくとも一方の面に、表面処理である粗化処理(例えば銅めっき)が施されている。粗化処理が施された面は、粗化処理によって粗化粒子が形成された粗化処理面を有している。表面処理銅箔の面の全体が粗化処理面であってもよいし、一部分が粗化処理面であってもよい。表面処理銅箔を製造する際には、原料となる銅箔に粗化処理を施すが、原料となる銅箔としては、例えば、電解銅箔、圧延銅箔が挙げられる。
 そして、粗化処理面が上記構成(カ)、(キ)、及び(ク)を満足する表面処理銅箔を用いれば、樹脂製基材と表面処理銅箔の密着性が優れており、伝送損失が小さく、且つ、レーザー加工性が良好なプリント配線板等を製造可能である。また、製造されたプリント配線板の回路に高周波信号を伝送した場合でも伝送損失が小さいので、第二実施形態に係る表面処理銅箔は、高周波帯域で使用されるプリント配線板(高周波回路を有するプリント配線板)の製造に好適に用いることができる。
 第二実施形態に係る表面処理銅箔について、さらに詳細に説明する。粗化処理面の粗化粒子が上記構成(カ)、(キ)、及び(ク)を満足するような形状であれば、上記効果が奏される。そのメカニズムは必ずしも明らかではないが、表面処理銅箔の断面の走査型電子顕微鏡像(SEM像)を観察することによって初めて正確に把握できる粗化粒子の断面粒子高さの分布、粗化粒子の断面粒子幅の分布から得られるパラメータの範囲を規定することで、上記効果が得られると推測される。
 より具体的には、粗化粒子の断面粒子高さの平均値h_aveは0.35μm以上0.70μm以下であるが、粗化粒子の断面粒子高さの平均値h_aveが大きいほど樹脂製基材と表面処理銅箔の密着性が優れており、粗化粒子の断面粒子高さの平均値h_aveが小さいほど伝送損失が小さい。
 また、粗化粒子の断面粒子幅の標準偏差w_σは0.05μm以上0.10μm以下であるが、粗化粒子の断面粒子幅の標準偏差w_σが大きいほど、樹脂製基材と表面処理銅箔の密着性が優れており、粗化粒子の断面粒子幅の標準偏差w_σが小さいほどレーザー加工性(ビアホールの底部への樹脂の残留の抑制)が優れている。
 さらに、粗化粒子の断面粒子高さの歪度h_skは0.80以上-2.50×h_ave+3.50以下であるが、粗化粒子の断面粒子高さの歪度h_skが大きいほどレーザー加工性(粗化粒子の根元への樹脂の残留の抑制)が優れており、粗化粒子の断面粒子高さの歪度h_skが小さいほど粉落ち耐性が優れている。なお、「0.80以上-2.50×h_ave+3.50以下」の「h_ave」は、粗化粒子の断面粒子高さの平均値h_aveである。
 これら3つの項目(カ)、(キ)、及び(ク)はそれぞれトレードオフの関係を持つが、所定の範囲となるように制御することにより、上記の効果が奏される銅箔が得られることを見出した。これら3つの項目を所定の範囲に制御する方法として、例えば、粗化処理時に異なる電解液を用いて2段階の電気めっき処理を行い、2段階目の電気めっきで電解槽内の電解液の上下方向の流出流量比を制御する方法がある。電解槽内の電解液の上下方向の流出流量比を一定範囲に制御することにより、2段階目の粗化処理中に、粗化粒子の成長速度に影響するカソード近傍の電解液の流量に高さ分布が生じると予想される。それによって、2段階目の粗化処理中の粗化粒子の成長速度が変化する。そのため、粗化粒子の断面粒子高さの平均値h_aveと粗化粒子の断面粒子幅の標準偏差w_σが上記所定の範囲となりながら、粗化粒子の断面粒子高さの分布に一定の偏りが生じるので、粗化粒子の断面粒子高さの歪度h_skが上記所定の範囲となる粗化粒子を形成することができると考えられる。
 なお、第二実施形態に係る表面処理銅箔における粗化粒子の断面粒子高さとは、ある特定の1個の粗化粒子に着目した場合に、表面処理銅箔の粗化処理面から当該粗化粒子が突出する方向の当該粗化粒子の長さである。粗化粒子の断面粒子高さの平均値は0.35μm以上0.70μm以下である必要があるが、その下限値は0.40μm以上であってもよい。また、その上限値は0.60μm以下であってもよい。
 また、第二実施形態に係る表面処理銅箔における粗化粒子の断面粒子幅とは、ある特定の1個の粗化粒子に着目した場合に、表面処理銅箔の粗化処理面から当該粗化粒子が突出する方向に対して直交する方向の当該粗化粒子の長さである。粗化粒子の断面粒子幅の標準偏差は0.05μm以上0.10μm以下である必要があるが、その下限値は0.06μm以上であってもよい。また、その上限値は0.09μm以下であってもよい。
 なお、粗化処理面の上には、ニッケル皮膜、亜鉛皮膜、及びクロム皮膜の少なくとも1つを積層してもよい。ニッケル皮膜、亜鉛皮膜、及びクロム皮膜の少なくとも1つを積層してなる皮膜は、防錆処理層として機能するので、表面処理銅箔の防錆性がより高められる。
 また、防錆処理層の上には、化学密着剤を含有する化学密着剤層をさらに積層してもよい。化学密着剤層は、シランカップリング剤等の化学密着剤を用いた化学密着剤処理によって形成することができる。化学密着剤層によって、表面処理銅箔と樹脂製基材との密着性がより高められる。なお、上記防錆処理層および化学密着剤層は、その処理厚みが非常に薄いため、表面処理銅箔の粗化処理面における粗化粒子の形状に影響を与えるものではない。
 また、化学密着剤層の形成方法としては、例えば、表面処理銅箔の前記粗化処理面上に、直接、または防錆処理層等を介して間接的にシランカップリング剤溶液を塗布した後、風乾(自然乾燥)又は加熱乾燥により形成する方法が挙げられる。塗布されたシランカップリング剤溶液の乾燥は、水が蒸発すればよいが、50℃以上180℃以下の温度で加熱乾燥すると、シランカップリング剤と銅箔との反応が促進される点で好適である。
 化学密着剤層は、エポキシ系シラン、アミノ系シラン、ビニル系シラン、メタクリル系シラン、アクリル系シラン、スチリル系シラン、ウレイド系シラン、メルカプト系シラン、スルフィド系シランおよびイソシアネート系シランのいずれか1種類以上のシランカップリング剤を含有することが好ましい。これらのシランカップリング剤は、樹脂基材の樹脂中に含有される反応性を有する官能基との作用により効果が異なるため、樹脂との相性を考慮して適切なものを選定することが必要である。
 上記シランカップリング剤の具体例としては、一例として3-アミノプロピルトリメトキシシラン、3-アミノプロピルトリエトキシシラン、ビニルトリメトキシシラン、ビニルトリエトキシシラン、3-メタクリロキシプロピルトリメトキシシラン、3-メタクリロキシプロピルトリエトキシシラン、p-スチリルトリメトキシシラン、p-スチリルトリエトキシシラン、3-グリシドキシプロピルトリメトキシシラン、3-アクリロキシプロピルトリメトキシシラン、3-ウレイドプロピルトリエトキシシラン、3-メルカプトプロピルトリメトキシシラン、3-イソシアネートプロピルトリエトキシシラン、ビス(3-(トリエトキシシリル)プロピル)ジスルフィド等を挙げることができるが、これ以外のシランカップリング剤であっても、適宜選択して使用することができる。また、これらのシランカップリング剤は、単独で使用してもよく、2種類以上を併用してもよい。
〔銅張積層板〕
 本実施形態に係る銅張積層板30は、図1に示すように、第一実施形態又は第二実施形態に係る表面処理銅箔10と、該表面処理銅箔10の粗化処理面10aに貼り合わされた樹脂製基材20と、を備える。
 本実施形態に係る銅張積層板30は、第一実施形態又は第二実施形態に係る表面処理銅箔10を備えるので、本実施形態に係る銅張積層板30を用いれば、樹脂製基材20と表面処理銅箔10の密着性が優れており、伝送損失が小さく、且つ、レーザー加工性が良好なプリント配線板等を製造可能である。
 樹脂製基材を形成する樹脂の種類は特に限定されるものではないが、例えば、液晶ポリマー、ポリエーテルエーテルケトン、ポリフェニレンサルファイド、ポリフェニレンエーテル、ポリフェニレンオキサイド、ポリエーテルイミド、ポリエーテルサルフォン、ポリエチレンナフタレート、ポリエチレンテレフタラート、熱可塑性ポリイミド、環状ポリオレフィン等の熱可塑性樹脂や、ポリイミド、耐熱性エポキシ樹脂、シアネート系樹脂(例えばビスマレイミドトリアジン)、熱硬化変性ポリフェニレンエーテル等の熱硬化性樹脂が挙げられる。
 これらの樹脂の中では、サーモトロピック液晶ポリマー、レオトロピック液晶ポリマー等の液晶ポリマーが好ましい。サーモトロピック液晶ポリマーの例としては、液晶ポリエステルが挙げられ、例えば、液晶ポリエステルの例としては、芳香族ヒドロキシカルボン酸を必須のモノマーとし、芳香族ジカルボン酸又は芳香族ジオールと反応させることにより得られる芳香族ポリエステルが挙げられる。
 芳香族ポリエステルの具体例としては、パラヒドロキシ安息香酸(PHB)とフタル酸と4,4’-ビフェノールから合成されるポリエステル、PHBと2,6-ヒドロキシナフトエ酸から合成されるポリエステル、PHBとテレフタル酸とエチレングリコールから合成されるポリエステルが挙げられる。
〔プリント配線板〕
 本実施形態に係るプリント配線板は、上記の本実施形態に係る銅張積層板を備える。本実施形態に係るプリント配線板は、第一実施形態又は第二実施形態に係る表面処理銅箔を備えるので、樹脂製基材と表面処理銅箔の密着性が優れており、伝送損失が小さく、且つ、レーザー加工性が良好である。
 本実施形態に係るプリント配線板は、表面処理銅箔及び樹脂製基材が塑性変形されていてもよい。本実施形態に係るプリント配線板は、金属箔と樹脂製基材(例えば熱可塑性樹脂製フィルム)で構成されているため、塑性変形させやすい。加熱すると、さらに塑性変形させやすくなる。
 また、本実施形態に係るプリント配線板は、表面処理銅箔及び樹脂製基材が一体的に曲げられていてもよい。図2は、表面処理銅箔及び樹脂製基材が一体的に曲げられているプリント配線板の一例を示す断面図である。本実施形態に係るプリント配線板は、樹脂製基材と表面処理銅箔の密着性が優れているため、変形させたときに樹脂製基材と表面処理銅箔が剥離せずに一体的に曲げることができる。
 本実施形態に係るプリント配線板は、電子回路基板の構成や製造条件に応じて、本発明の範囲内において種々の応力、変形を加えることができるが、本実施形態に係るプリント配線板は、電子機器に組み込まれた際に、曲げられていてもよいし、曲げられていなくてもよい。
 なお、本実施形態に係るプリント配線板は、伝送線路を構成していてもよい。また、本実施形態に係るプリント配線板は、ストリップライン型、マイクロストリップ型、又はコプレーナ型の伝送線路を構成していてもよい。本実施形態に係るプリント配線板は、伝送損失が小さいので、粗化処理面を対向させても特性が良好であり、あらゆる形態の伝送線路を形成することができる。
 図3は、ストリップライン型の伝送線路を構成するプリント配線板の一例を示す断面図である。図3のプリント配線板が有する複数の表面処理銅箔のうち少なくとも一つが、第一実施形態又は第二実施形態に係る表面処理銅箔となっている。第一実施形態又は第二実施形態に係る表面処理銅箔は、樹脂製基材との密着性が優れており、伝送損失が小さく、且つ、レーザー加工性が優れているため、プリント配線板が有する複数の表面処理銅箔のうちいずれの表面処理銅箔としても使用することができる。すなわち、プリント配線板の最外層に位置する表面処理銅箔として使用することもできるし、プリント配線板の内部に位置する表面処理銅箔として使用することもできる。
〔実施例〕
 以下に実施例及び比較例を示して、本発明をさらに具体的に説明する。
〔第一実施形態に係る表面処理銅箔の実施例及び比較例〕
[1]銅箔基体の準備
 表面処理銅箔の原料となる銅箔として、電解銅箔を準備した。この電解銅箔は、粗化処理を施すための銅箔基体となる。電解銅箔は、下記条件の電気分解によって製造した。また、下記条件によって製造された電解銅箔の厚さは12μmであり、表面粗さ(JIS B0601-2001に準拠した十点平均粗さRzjis)は1.1μmである。なお、表面粗さの測定は、電解銅箔の表面において、接触式表面粗さ測定機(株式会社小坂研究所製「サーフコーダーSE1700」)を用いて行った。

[2]粗化処理
 次に、上記[1]にて準備した銅箔基体の片面に、粗化処理としてめっき処理を施して粗化処理面を形成し、表面処理銅箔を製造した。このめっき処理は、2段階の電気めっき処理である。1段階目のめっき処理(1)には、下記の組成の1段階目処理液を用い、電流密度及び通電時間は表1に記載の通りとした。また、1段階目のめっき処理(1)に続けて行う2段階目のめっき処理(2)には、下記の組成の2段階目処理液を用い、電流密度、通電時間、及び電解槽内の上下方向の温度比は表1に記載の通りとした。電解槽内の上下方向の温度比は、電解槽内の開口位置上部の電解液の液温(K)を電解槽内の開口位置下部の電解液の液温(K)で除することにより求める。なお、必要に応じて、1段階目のめっき処理(1)の前及び2段階目のめっき処理(2)の後に、追加の処理を行ってもよい。

 続いて、上記[2]で製造した表面処理銅箔の粗化処理面上に、下記の条件でニッケル、亜鉛(Zn)、クロム(Cr)の順に金属めっきを施して、下地層及び中間層を形成した。

[4]シランカップリング剤層の形成
 最後に、上記[3]で形成した中間層(特に、最表面のCrめっき層)の上に、シランカップリング剤層を形成した。シランカップリング剤層は、濃度3質量%の3-グリシドキシプロピルトリメトキシシラン水溶液を中間層上に塗布し、100℃で乾燥させることによって形成した。シランの付着量は、ケイ素(Si)原子換算で0.003mg/dm2である。
 上記[1]~[4]に記載のようにして、実施例A1~A10及び比較例A1~A10の表面処理銅箔を製造した。表面処理銅箔の製造条件の一部は上記の通りであり、他部は表1に記載の通りである。
 得られた各表面処理銅箔の粗化処理面について、種々の物性値を測定した。また、得られた各表面処理銅箔について、樹脂製基材との密着性、伝送損失、粉落ち耐性、銅箔の酸化、及びレーザー加工性を評価した。以下に、測定方法及び評価方法を説明する。また、測定結果及び評価結果をそれぞれ表1に示す。
<粗化処理面の正反射率>
 日本分光株式会社製の分光光度計V-780と絶対反射率測定ユニットARSN-918iを用いて、粗化処理面の正反射率を測定した。測定に用いる入射光は、波長600.0nm、バンド幅5.0nmの45°偏光であり、アパーチャー無しである。
 入射光の入射面が、電解銅箔を製造する際の銅箔の流れ方向(MD)に直交する横方向(TD)と平行になるように、表面処理銅箔を分光光度計に設置し、入射角と反射角がいずれも70°という条件で、粗化処理面の正反射率を測定した。ダーク補正とブランク補正は実施し、繰り返し回数は1回とした。
<粗化処理面の明度のY値>
 スガ試験機株式会社製の明度計カラーメーターSM-T45を使用して、CIEで規定されているXYZ表色系のY値を測定した。測定条件は、以下の通りである。すなわち、測色条件はC光源2度視野であり、光学条件はJIS Z8722:2009の条件aに準拠するものであり、直径30mmのアパーチャーを用いた。
<粗化処理面のSsk>
 株式会社キーエンス製の共焦点レーザー顕微鏡VK-X3100を使用し、ISO25178に規定の方法に従って、粗化処理面のSskを測定した。レーザー光源の波長は404nmとした。粗化処理面の無作為に選んだ5カ所で測定を行い、その平均値を粗化処理面のSskとした。
 なお、共焦点レーザー顕微鏡の対物レンズの倍率は100倍、スキャンモードはレーザーコンフォーカル、測定サイズは2048×1536、測定品質は高精細、ピッチは0.06μm、光量は自動調節とした。また、Sskの演算は、以下に示すフィルター処理及び演算条件で行った。

<ニッケル皮膜によるニッケルの付着量>
 株式会社リガク製の走査型蛍光X線分析装置ZSX Primus IVを使用して、表面処理銅箔の粗化処理面の蛍光X線分析を行い、ニッケルの付着量を測定した。なお、ニッケル原子の量は、既知の標準試料を用いて得た検量線を使って定量した。
<樹脂製基材との密着性>
 厚さ50μmの液晶ポリマーフィルム(株式会社伊勢村田製作所製、厚さ精度:0.7μm、比誘電率:3.4、誘電正接:0.0020、熱線膨張係数の最小値に対する最大値の比:1.4)の一方の面に、粗化処理面が液晶ポリマーフィルムに接するように表面処理銅箔を積層し、他方の面に離形材としてポリイミドフィルム(UBE株式会社製の「ユーピレックス20S」)を積層して、積層体を得た。
 この積層体を厚さ2mmの2枚のステンレス板で挟み、さらに積層体をステンレス板で挟んだものを、クッション材である厚さ1mmの2枚のステンレス繊維織布で挟んで、真空プレス機に設置した。そして、真空プレス機を用いて、温度300℃、圧力3MPaで5分間保持した。冷却後に真空プレス機から熱圧着された積層体を取り出し、離形材を取り除いて、片面銅張積層板を得た。
 引張試験機(株式会社島津製作所製「AGS-H」)を用い、JIS C6471-1995に規定された方法に準拠して、この片面銅張積層板から表面処理銅箔を50mm/minの速度で180°方向に引き剥がした際の強度(単位:N/mm)を測定した。
 具体的には、片面銅張積層板の銅箔に幅5mmのマスキングテープを張り付けて、塩化第二鉄溶液に浸漬して銅箔の不要部分をエッチングし除去した。その後、片面銅張積層板を水洗してマスキングテープを剥離し、80℃の循環式オーブンで1時間乾燥して、幅5mmの直線状の回路パターンを形成した。
 片面銅張積層板から銅箔を引き剥がす際に、試験片(片面銅張積層板)が屈曲して剥離角度が変化してしまわないように、試験片を厚さ1mm以上の補強板に張り付けた。形成した回路パターンの一端を引き剥がし、上記引張試験機に挟んだ後に、銅箔を試験片に対して180°方向に50mm/minの速度で10mm以上引き剥がし、その間の全強度の平均値を算出して、得られた値をピール強度(N/mm)とした。結果を表1に示す。
 実施例及び比較例では、樹脂製基材と表面処理銅箔の密着性の指標として、上記180°ピール強度の測定を行い、180°ピール強度が0.70N/mm以上である場合は合格と評価し、0.70N/mm未満である場合は不合格と評価した。
<伝送損失>
 厚さ50μmの液晶ポリマーフィルム(株式会社伊勢村田製作所製、厚さ精度:0.7μm、比誘電率:3.4、誘電正接:0.0020、熱線膨張係数の最小値に対する最大値の比:1.4)の両面に、表面処理銅箔を熱融着法で貼り合せて、両面銅張積層板を作製した。
 次に、上記両面銅張積層板の一方の面の表面処理銅箔をエッチングして、所定の幅(110μm)と長さ(20mm及び50mm)の直線状パターンを形成してシグナル層とし、他方の面の表面処理銅箔をグラウンド層として、マイクロストリップライン構造の回路基板を作製した。
 さらに、この回路基板を50℃の循環式オーブン中に24時間保持することにより乾燥した後に、JIS C6481-1996に記載の標準環境下で室温まで冷却して、高周波特性評価用回路基板を作製した。
 上記のようにして作製した高周波特性評価用回路基板のパターンの両端を、テストフィクスチャに挟み込み、パターンに高周波信号(40GHz)を流して、通過する信号(S21)の強度を測定した。信号の強度の測定は、キーサイト・テクノロジーズ株式会社製のPNAマイクロ波ネットワーク・アナライザN5227Bとアンリツ株式会社製のユニバーサルテストフィクスチャ3680Vを用いて行った。上記測定は、同じパターンで5回行い、平均値を各回路基板の伝送損失量とした。
 そして、パターンの長さが20mmである高周波特性評価用回路基板の伝送損失量と、パターンの長さが50mmである高周波特性評価用回路基板の伝送損失量との差分、及び、両高周波特性評価用回路基板のパターンの長さの差分から、単位長さ当たりの伝送損失量を算出した。
 さらに、後述する実施例B2の単位長さ当たりの伝送損失量を基準値(100)として、各実施例及び比較例の表面処理銅箔の単位長さ当たりの伝送損失量を指数化した。結果を表1に示す。実施例及び比較例では、伝送損失量の指数が115超過である場合は伝送損失が大きく不合格であると評価し、表1においては×印で示してある。また、伝送損失量の指数が115以下である場合は伝送損失が小さく合格であると評価し、表1においては○印で示してある。さらに、伝送損失量の指数が100以下である場合は伝送損失が特に小さく合格であると評価し、表1においては◎印で示してある。
<レーザー加工性(ビアホールの底部への樹脂の残留の抑制)>
 レーザー照射によるブラインドビアホールの形成においては、形成されたブラインドビアホールの底部に、樹脂製基材に由来する樹脂が残留することがあるが、樹脂が残留すると、層間接続体を形成しても十分な導通が得られず、層間接続時の接続信頼性が低下することがある。表面処理銅箔を用いて銅張積層板を作製して、そのレーザー加工性、すなわち、レーザー照射によるブラインドビアホールの形成において、形成されたブラインドビアホールの底部に樹脂製基材に由来する樹脂が残留しにくいか否かを評価した。
 厚さ50μmの液晶ポリマーフィルム(株式会社伊勢村田製作所製、厚さ精度:0.7μm、比誘電率:3.4、誘電正接:0.0020、熱線膨張係数の最小値に対する最大値の比:1.4)の一方の面に、厚さ12μmの表面処理銅箔を熱融着法で貼り合せて、片面銅張積層板を作製した。
 次に、上記片面銅張積層板の液晶ポリマーフィルム側に、炭酸ガスレーザーを照射して、任意の箇所に150個のビアホールを形成した。ビアホールの直径は、100μmとした。なお、レーザー照射は、粗化粒子の構造に応じて、パルス幅1~5μs、先端エネルギー1~3mJ、マスク径1~3mm、照射数5~10shotの条件で行った。
 ビアホールの形成後に、ビアホールの底部の表面処理銅箔の粗化処理面を観察し、樹脂の残留の有無を確認した。樹脂の残留の有無の確認は、レーザー加工後に表面処理銅箔をエッチングによって除去した後に、ビアホールの底部に樹脂が膜として残っているか否かを、光学顕微鏡を用いて倍率10倍にて観察することによって行った。光学顕微鏡による観察は、150個のビアホール全てについて行い、樹脂の残留が無かったビアホールの個数を計数した。
 実施例及び比較例では、樹脂の残留が無かったビアホールの個数が80個以上である場合は、加工性が非常に優れているため合格と評価し、表1においては◎印で示してある。また、樹脂の残留が無かったビアホールの個数が40個以上79個以下である場合は合格と評価し、表1においては○印で示してある。さらに、樹脂の残留が無かったビアホールの個数が39個以下である場合は不合格と評価し、表1においては×印で示してある。
<レーザー加工性(粗化粒子の根元への樹脂の残留の抑制)>
 本実施形態は、樹脂製基材と表面処理銅箔の密着性が優れており、伝送損失が小さく、且つ、長期の接続信頼性が良好なプリント配線板を提供することを課題としている。具体的には、表面処理銅箔の粗化粒子の根元への樹脂の残留を抑制し、長期使用時の熱応力によって樹脂製基材と表面処理銅箔との間で割れが発生して接続不良やクラック発生の原因となり接続信頼性が低下することを抑制することを課題としている。
 本実施形態によれば、樹脂製基材と表面処理銅箔の密着性が優れており、伝送損失が小さく、且つ、粗化粒子の根元への樹脂の残留が生じにくい(レーザー加工性が優れた)プリント配線板を提供することができる。粗化粒子の根元への樹脂の残留が生じにくいので、長期の接続信頼性を確保することができる。
 表面処理銅箔を用いて銅張積層板を作製して、そのレーザー加工性、すなわち、レーザー照射によるブラインドビアホールの形成において、形成されたブラインドビアホール内の粗化粒子の根元に樹脂製基材に由来する樹脂が残留しにくいか否かを評価した。
 上記の「レーザー加工性(ビアホールの底部への樹脂の残留の抑制)」の場合と同様にして、片面銅張積層板を作製した後に、炭酸ガスレーザーを用いてビアホールを形成した。そして、ビアホールを形成した片面銅張積層板について、下記のようにして分析を行った。
 まず、ビアホールを形成した片面銅張積層板に対して、前処理を行った。片面銅張積層板にオスミウム(Os)又は白金(Pt)-パラジウム(Pd)を蒸着した。これにより、ビアホールの底部を走査型電子顕微鏡(SEM)で観察できるようにした。片面銅張積層板をエポキシ樹脂等の包埋樹脂で包埋し、ビアホールの最大径断面を観察できるように片面銅張積層板を切断して、出現した断面を鏡面研磨した。そして、フラットミリングで研磨痕を除去して、走査型電子顕微鏡観察の試料を得た。
 走査型電子顕微鏡を用いて上記試料の断面を観察し、倍率5千倍の二次電子像(SEM画像)を得た。走査型電子顕微鏡の加速電圧は、10kVである。1つの視野において幅25μmのSEM画像を取得し、10の視野でそれぞれSEM画像を取得した。そして、これら10のSEM画像を画像解析することにより、ビアホールの底部への樹脂の残留の程度を評価した。以下に説明する。
 まず、粗化処理面の表面形状の輪郭線を抽出する。そして、1つの視野内に存在する粗化粒子の中で、先端が最も高い粗化粒子を選定して、その先端をその視野の最高点とする。また、1つの視野内に存在する粗化粒子において、粗化粒子同士の間の隙間の底が最も低い隙間を選定して、その隙間の底をその視野の最低点とする。
 次に、最高点を通り且つ銅箔の表面に平行な直線(すなわち、視野の幅方向に平行な直線)である最高線と、最低点を通り且つ銅箔の表面に平行な直線である最低線とを引き、この2つの直線で挟まれた領域を測定エリアとする。そして、この測定エリアの高さ(最高線と最低線との間の距離)の25%の高さ(最低線からの高さ)を「基準高さ」とする。
 この基準高さにおいて、粗化粒子同士の間の隙間の幅が0.2μm以上である隙間を、粗化粒子間の「谷部」とする。そして、谷部に樹脂が残留していた場合は、谷部の底と残留している樹脂の表面との間の距離によって、粗化粒子の根元への樹脂の残留の度合いを評価した。
 ビアホールの底部の中心を中心とした長さ25μmの範囲に存在する全ての谷部において、粗化粒子の根元への樹脂の残留の度合いを算出し、合計10視野において粗化粒子の根元への樹脂の残留の度合いを算出した。そして、それらの平均値によって、レーザー加工性(粗化粒子の根元への樹脂の残留の抑制)を評価した。結果を表1に示す。
 実施例及び比較例では、谷部の底と残留している樹脂の表面との間の距離が0.6μm以下である場合は合格と評価し、表1においては○印で示してある。また、谷部の底と残留している樹脂の表面との間の距離が0.6μm超過である場合は不合格と評価し、表1においては×印で示してある。なお、上記基準高さを表す直線に対して直交し且つ谷部の中心を通る直線と、銅箔の表面との交点を、谷部の底とする。
<粉落ち耐性>
 表面処理銅箔の粗化処理が施されていない側の面に基準板を貼り付けた後に、表面処理銅箔の粗化処理面に白色の無塵紙を接触させた。白色の無塵紙の上に質量1kgの重りを載せ、粗化処理面と白色の無塵紙の接触面に平行な方向に速度100mm/minで白色の無塵紙を50mm移動させた。
 光学顕微鏡を用いて白色の無塵紙の表面を反射照明にて撮影して、拡大画像を得た。拡大の倍率は20倍である。拡大画像の最も明るい箇所を明度255、最も暗い箇所を明度0としたとき、明度200以下の箇所が、白色の無塵紙に転写した銅粉(粗化粒子に起因する銅粉)とみなした。そして、拡大画像における明度200以下の箇所の面積の割合(面積率)を算出した。結果を表1に示す。
 実施例及び比較例では、面積率が0.5%未満である場合は合格と評価し、表1においては○印で示してある。また、面積率が0.5%以上である場合は不合格と評価し、表1においては×印で示してある。
<銅箔の酸化>
 表面処理銅箔をオーブンに投入して加熱し、加熱後の変色の有無を確認した。加熱条件は、温度が250℃、加熱時間が30min、雰囲気が空気である。結果を表1に示す。実施例及び比較例では、表面処理銅箔に変色がなかった場合は合格と評価し、表1においては○印で示してある。また、表面処理銅箔に変色があった場合は不合格と評価し、表1においては×印で示してある。
 実施例A1~A10と比較例A1~A6とを比較すると、実施例A1~A10は、両レーザー加工性がいずれも優れていることが分かる。ビアホールの底部への樹脂の残留が抑制されているとともに、粗化粒子の根元への樹脂の残留も抑制されているため、層間接続のためのビアホールの破断起点が少なくなる。そのため、初期の接続信頼性だけでなく長期の接続信頼性も良好なプリント配線板を得ることができる。
 図7は、従来の表面処理銅箔を用いた銅張積層板の断面図である。図7にはビアホールの断面が示されているが、ビアホールの底部に存在する粗化粒子の根元に樹脂が残留していることがわかる。よって、ビアホール内の層間接続導体と表面処理銅箔との界面にクラックソースが生じやすい。
 図8は、第一実施形態の表面処理銅箔を用いた銅張積層板の断面図である。図8にはビアホールの断面が示されているが、粗化粒子の根元までレーザー光が導入されやすいので、ビアホールの底部に存在する粗化粒子の根元への樹脂の残留が抑制されていることがわかる。そのため、ビアホール内の層間接続導体と表面処理銅箔との接合が強くなるので、層間接続導体と表面処理銅箔との界面にクラックソースが生じにくい。
 なお、銅張積層板に対して、ビアホールの形成、回路パターンの形成、及び層間接続体の形成を行うプロセスは、図4に示すとおりであり、その具体的な内容は以下のとおりである。
 レーザー照射によって両面銅張積層板100にブラインドビアホールを形成するプロセスの一例を、図5に示す。また、レーザー照射によって片面銅張積層板100にブラインドビアホールを形成するプロセスの一例を、図6に示す。ブラインドビアホールを形成するプロセスは、両面銅張積層板であっても片面銅張積層板であってもほぼ同様であるので、両面銅張積層板を例にして以下に説明する。なお、図5と図6においては、対応する部材に対しては同一の符号を付してある。
 図5の(a)に示す銅張積層板100にレーザー130を照射して、ブラインドビアホールを形成する(図5の(b)を参照)。レーザー照射によるブラインドビアホールの形成においては、レーザー130を照射して加工した後のブラインドビアホールの底部140に、残留物120(表面処理銅箔111に起因する金属や、樹脂製基材113に起因する樹脂)が残留することがある(図5の(b)を参照)。
 よって、ブラインドビアホールを形成した後の銅張積層板100にデスミア処理を行って、ブラインドビアホール内の残留物120を除去する(図5の(c)を参照)。そして、デスミア処理の後に層間接続体116を形成する。層間接続体116の形成方法としては、めっき膜115を形成する方法や、めっき及び金属ペーストの少なくとも一方でブラインドビアホール内を充填して層間接続体116を形成する方法が挙げられる。
 図5の(d)に示すように、めっき処理を行って、ブラインドビアホールの内面にめっき膜115を形成することができる。また、図5の(e)に示すように、めっき及び金属ペーストの少なくとも一方でブラインドビアホール内を充填して層間接続体116を形成することができる。なお、層間接続体116の上面は、表面処理銅箔111や樹脂製基材113の表面と同一面である必要はない。
〔第二実施形態に係る表面処理銅箔の実施例及び比較例〕
[1]銅箔基体の準備

[2]粗化処理
 次に、上記[1]にて準備した銅箔基体の片面に、粗化処理としてめっき処理を施して粗化処理面を形成し、表面処理銅箔を製造した。このめっき処理は、2段階の電気めっき処理である。1段階目のめっき処理(1)には、下記の組成の1段階目処理液を用い、電流密度及び通電時間は表2に記載の通りとした。また、1段階目のめっき処理(1)に続けて行う2段階目のめっき処理(2)には、下記の組成の2段階目処理液を用い、電流密度、通電時間、及び電解槽内の電解液の上下方向の流出流量比は表2に記載の通りとした。電解槽内の電解液の上下方向の流出流量比は、電解槽内の開口位置上部の電解液の流出流量を電解槽内の開口位置下部の電解液の流出流量で除することにより求める。なお、必要に応じて、1段階目のめっき処理(1)の前及び2段階目のめっき処理(2)の後に、追加の処理を行ってもよい。

[3]下地層及び中間層の形成
 続いて、上記[2]で製造した表面処理銅箔の粗化処理面上に、下記の条件でニッケル、亜鉛(Zn)、クロム(Cr)の順に金属めっきを施して、下地層及び中間層を形成した。

[4]シランカップリング剤層の形成
 最後に、上記[3]で形成した中間層(特に、最表面のCrめっき層)の上に、シランカップリング剤層を形成した。シランカップリング剤層は、濃度3質量%の3-グリシドキシプロピルトリメトキシシラン水溶液を中間層上に塗布し、100℃で乾燥させることによって形成した。シランの付着量は、ケイ素(Si)原子換算で0.003mg/dm2である。
 上記[1]~[4]に記載のようにして、実施例B1~B10及び比較例B1~B9の表面処理銅箔を製造した。表面処理銅箔の製造条件の一部は上記の通りであり、他部は表2に記載の通りである。
 得られた各表面処理銅箔の粗化処理面について、種々の物性値を測定した。また、得られた各表面処理銅箔について、樹脂製基材との密着性、伝送損失、粉落ち耐性、銅箔の酸化、及びレーザー加工性を評価した。以下に、測定方法及び評価方法を説明する。また、測定結果及び評価結果をそれぞれ表2に示す。
<粗化粒子の断面粒子高さの平均値h_ave、断面粒子幅の標準偏差w_σ、及び断面粒子高さの歪度h_sk>
 まず、表面処理銅箔を切り出して得た一辺5mmの正方形状の試験片を、エポキシ樹脂等(例えばエポキシ系接着剤)で樹脂埋めして硬化させた後に、表面処理銅箔及び樹脂を切断して、粗化処理面に直交する断面を出現させ、株式会社日立ハイテクノロジーズ製のイオンミリング装置IM4000を用いて上記断面を精密研磨加工した。精密研磨加工の条件は、ステージモードC1(スイング角度:±15°、スイング速度:6往復/min)、加速電圧6kV、研磨時間30分間である。なお、イオンミリング装置による精密研磨加工は、切断時の樹脂の割れ、表面処理銅箔の変形、及び、粗化粒子の変形が発生しない突き出し量で行った。突き出し量は、例えば約50μmである。
 そして、株式会社日立ハイテクノロジーズ製の走査型電子顕微鏡(SEM)SU8020を用いて上記断面を観察し、倍率5千倍の二次電子像(図9のSEM画像を参照)を得た。走査型電子顕微鏡の加速電圧は、3kVである。上記断面の観察により、縦19μm、横500μmの長方形状の領域についてのSEM画像を用意した。
 なお、1つの表面処理銅箔から無作為に1つの断面を出現させ、その断面から縦19μm、横500μmの長方形状の領域についてのSEM画像を得た。走査型電子顕微鏡によって実際に取得できる1つのSEM画像は、縦19μm、横25μmの長方形状の領域のSEM画像であるので、縦19μm、横500μmの長方形状の領域についてのSEM画像とは、縦19μm、横25μmの長方形状の領域のSEM画像20枚を、撮像領域が連続するように取得して繋げた物である。この連続する20枚のSEM画像について下記の画像解析を行うので、SEM画像の横方向の長さ500μmの領域に対して、下記の画像解析を行うこととなる。この長さ500μmの領域に対して下記の画像解析を行った結果、本発明の構成要件を満たすものが、本発明に係る表面処理銅箔である。
 SEM観察の際には、断面のSEM画像内で表面処理銅箔が水平な状態となるように調整するものとする。なお、断面のSEM画像を撮影するための観察試料には、必要に応じて銅張積層板又はプリント配線板を用いてもよい。銅張積層板又はプリント配線板を用いる場合は、表面処理銅箔を樹脂製基材から剥離する必要はなく、銅張積層板やプリント配線板をそのまま切断して、断面の加工や観察を行ってもよい。
 また、粗化処理面に形成された粗化粒子の寸法の計測は、上記SEM観察で得られた倍率5千倍のSEM画像を画像解析することにより行った。すなわち、SEM画像において1つの粗化粒子を特定し、その粗化粒子の断面粒子高さ及び断面粒子幅を計測した。そして、複数の粗化粒子について断面粒子高さ及び断面粒子幅を計測して、断面粒子高さの平均値h_ave、断面粒子幅の標準偏差w_σ、及び断面粒子高さの歪度h_skを算出した。
 上記SEM画像に対して、画像解析ソフトウェア(オープンソースのフリーソフト「imageJ」)を用いて、粗化粒子の輪郭を強調する画像処理を行い、さらに粗化粒子を色分けするために「二値化」処理した。その後、「二値化」処理に伴い生じたノイズを除去する画像処理を行い、さらに、「二値化」処理により黒色で表示されている粗化粒子の部分を白抜きする画像処理を行った。その後、粗化粒子の輪郭線を抽出し、一般的な計測ソフト(Photo Ruler等)を用いて、輪郭線における粗化粒子の断面粒子高さ及び断面粒子幅をそれぞれ計測した。
 なお、粗化粒子の断面粒子高さ及び断面粒子幅の計測は、一般的な画像計測ソフトウェアである「WinROOF」、「Photo Ruler」等の公知の処理ソフトにより行うことができる。具体的な説明は、後述する。以下、最も単純な粗化粒子の計測方法(画像解析の方法)の一例を、図10を参照しながら説明する。
 まず、図10の(a)に示すように、表面処理銅箔の粗化処理面から粗化粒子が突出する方向に平行で、且つ、粗化粒子の先端(頂点)Vを通る直線Lを、SEM画像上に描く。次に、図10の(b)に示すように、直線Lに平行な2辺(2つの縦辺)と、直線Lに直交する2辺(上辺及び下辺)とを有する長方形Sqを、SEM画像上に描く。長方形Sqは、正方形であってもよい。この長方形Sqの上辺は粗化粒子の先端Vを通り、下辺は粗化粒子の輪郭線のうち粗化粒子の根元部分に接する。粗化粒子の輪郭線においては粗化粒子の根元部分は2カ所存在するが、縦辺がより長くなる方の根元部分に下辺が接触するように長方形Sqを描く。なお、根元部分とは、粗化粒子の輪郭線において、粗化処理前の銅箔基体の表面と粗化粒子との境界点、又は、隣接する粗化粒子との境界点を意味する。
 長方形Sqの下辺は、粗化粒子の輪郭線のうち粗化粒子の根元部分と1点で接する場合(粗化処理面に対して直交しない方向に粗化粒子が突出する場合)と2点で接する場合(粗化処理面に対して直交する方向に粗化粒子が突出する場合)とがある。
 長方形Sqの下辺と粗化粒子の輪郭線のうち粗化粒子の根元部分とが1点で接する場合は、その接点が、長方形Sqの下辺側の2つの角のうち一方の角となるので、この角をR1とする。
 長方形Sqの下辺と粗化粒子の輪郭線のうち粗化粒子の根元部分とが2点で接する場合は、両接点が長方形Sqの下辺側の2つの角となるので、2つの角のうち一方の角をR1とする。
 そして、長方形Sqの下辺と粗化粒子の輪郭線のうち粗化粒子の根元部分とが1点で交差する場合及び2点で交差する場合いずれにおいても、長方形Sqの下辺側の2つの角のうち他方の角をR2とする(図10の(b)を参照)。
 長方形Sqの下辺と粗化粒子の輪郭線のうち粗化粒子の根元部分とが1点で接する場合は、長方形Sqの上辺と下辺を結ぶ2つの縦辺のうち角R2を通る縦辺は、粗化粒子の輪郭線のうち粗化粒子の根元部分R2’と交差する。この根元部分R2’は、長方形Sqの下辺が接していない根元部分である。
 そして、図10の(c)に示すように、長方形Sqの縦辺の長さを、粗化粒子の断面粒子高さhとする。また、上辺又は下辺の長さを、粗化粒子の断面粒子幅wとする。なお、下記の特殊な例を除いて、1つの長方形Sqを描いて断面粒子高さh及び断面粒子幅wを計測した凸部を、1つの粗化粒子とみなす。
 断面のSEM画像に関しては、該SEM画像の幅方向の長さ500μmの領域について観察を行い、その領域全てにおいて各粗化粒子の断面粒子高さh及び断面粒子幅wを計測する。そして、計測した粗化粒子の個数に基づいて、粗化粒子の断面粒子高さの平均値h_ave、断面粒子幅の標準偏差w_σ、断面粒子高さの歪度h_skをそれぞれ算出する。なお、断面粒子幅の標準偏差w_σと断面粒子高さの歪度h_skは、それぞれ下記数式のように定義する。数式中に、xの上方に横棒(-)が記載された記号(エックスバー)があるが、これは測定値x1、x2、x3、・・・、xnの平均値を意味する。
 次に、粗化粒子として計測しない例と、特殊な形状を有する粗化粒子の計測方法(上記の特殊な例)について、必要に応じて図11を参照しながら説明する。
 切断面よりも奥に向かって斜めに突出している粗化粒子の断面が、部分的に観察断面に映り込む場合がある。このような粗化粒子は、観察断面において、表面処理銅箔から浮いているように見えるが、このような粗化粒子については、断面粒子高さ及び断面粒子幅の計測対象とはしない。
 また、図示はしないが、上記基準で計測される凸部のうち、断面粒子高さが0.15μm以下のものは、本発明で注目する伝送特性や密着性には影響を及ぼさず、また正確な計測も困難である。よって、断面粒子高さが0.15μm以下のものは、断面粒子高さ及び断面粒子幅の計測対象とはせず、この場合は本発明における「粗化粒子」には含めないものとする。
 さらに、図11の(a)に示されるように、上記基準で計測される凸部のうち、断面粒子幅wに対する断面粒子高さhの比(h/w)が0.40未満となるものも、本発明で注目する伝送特性や密着性には影響を及ぼさない。よって、断面粒子幅wに対する断面粒子高さhの比(h/w)が0.40未満となるものは、断面粒子高さ及び断面粒子幅の計測対象とはせず、この場合は本発明における「粗化粒子」には含めないものとする。
 次に、図11の(b)は、先端が2つ以上ある凸部の計測例である。この場合は、図11の(b)に示されるように、上述の定義に基づいて、各先端を一つの粗化粒子とみなして、断面粒子高さ及び断面粒子幅を計測すればよい。
 図11の(c)も、先端が2つ以上ある凸部の計測例であるが、1つの凸部に対して描いた直線L’が、別の凸部の長方形Sqが有する2つの縦辺と交点を持つ場合は、当該1つの凸部は計測対象としない。例えば、図11の(c)においては、1つの凸部の先端V’に対して描いた直線L’が、先端Vを有する別の凸部の長方形Sqの2つの縦辺と交点を持つため、先端V’を有する前記1つの凸部は計測対象としない。
 ただし、2つ以上の凸部が、互いに直線L’が異なる別の凸部の長方形Sqが有する2つの縦辺と交点を持つ関係となる場合には、断面粒子高さhが最も高い凸部を計測対象とし、それ以外の凸部は、本発明で注目する伝送特性や密着性への影響が小さいため、計測対象とはしない。
 図11の(d)は、断面粒子幅wに対する断面粒子高さhの比(h/w)が0.40未満であり且つ根元部分が比較的曖昧である凸部の上に、さらに別の凸部が存在する場合の計測例である。この場合は、曖昧な根元部分は計測対象とはせず、区別できる根元部分を有する凸部に着目し、上記定義に基づき計測すればよい。そもそも曖昧な根元部分を有するなだらかな凸部は、本発明で注目する伝送特性や密着性には影響を及ぼさないためである。
 上記以外の形状を有する粗化粒子については、本発明で注目する伝送特性や密着性への効果を考慮して、上記の基準に準じて断面粒子高さh及び断面粒子幅wを計測する。
<樹脂製基材との密着性>
 厚さ50μmの液晶ポリマーフィルム(株式会社伊勢村田製作所製、厚さ精度:0.7μm、比誘電率:3.4、誘電正接:0.0020、熱線膨張係数の最小値に対する最大値の比:1.4)の一方の面に、粗化処理面が液晶ポリマーフィルムに接するように表面処理銅箔を積層し、他方の面に離形材としてポリイミドフィルム(UBE株式会社製の「ユーピレックス20S」)を積層して、積層体を得た。
 この積層体を厚さ2mmの2枚のステンレス板で挟み、さらに積層体をステンレス板で挟んだものを、クッション材である厚さ1mmの2枚のステンレス繊維織布で挟んで、真空プレス機に設置した。そして、真空プレス機を用いて、温度300℃、圧力3MPaで5分間保持した。冷却後に真空プレス機から熱圧着された積層体を取り出し、離形材を取り除いて、片面銅張積層板を得た。
 引張試験機(株式会社島津製作所製「AGS-H」)を用い、JIS C6471-1995に規定された方法に準拠して、この片面銅張積層板から表面処理銅箔を50mm/minの速度で180°方向に引き剥がした際の強度(単位:N/mm)を測定した。
 具体的には、片面銅張積層板の銅箔に幅5mmのマスキングテープを張り付けて、塩化第二鉄溶液に浸漬して銅箔の不要部分をエッチングし除去した。その後、片面銅張積層板を水洗してマスキングテープを剥離し、80℃の循環式オーブンで1時間乾燥して、幅5mmの直線状の回路パターンを形成した。
 片面銅張積層板から銅箔を引き剥がす際に、試験片(片面銅張積層板)が屈曲して剥離角度が変化してしまわないように、試験片を厚さ1mm以上の補強板に張り付けた。形成した回路パターンの一端を引き剥がし、上記引張試験機に挟んだ後に、銅箔を試験片に対して180°方向に50mm/minの速度で10mm以上引き剥がし、その間の全強度の平均値を算出して、得られた値をピール強度(N/mm)とした。結果を表2に示す。
 実施例及び比較例では、樹脂製基材と表面処理銅箔の密着性の指標として、上記180°ピール強度の測定を行い、180°ピール強度が0.70N/mm以上である場合は合格と評価し、0.70N/mm未満である場合は不合格と評価した。
<伝送損失>
 厚さ50μmの液晶ポリマーフィルム(株式会社伊勢村田製作所製、厚さ精度:0.7μm、比誘電率:3.4、誘電正接:0.0020、熱線膨張係数の最小値に対する最大値の比:1.4)の両面に、表面処理銅箔を熱融着法で貼り合せて、両面銅張積層板を作製した。
 次に、上記両面銅張積層板の一方の面の表面処理銅箔をエッチングして、所定の幅(110μm)と長さ(20mm及び50mm)の直線状パターンを形成してシグナル層とし、他方の面の表面処理銅箔をグラウンド層として、マイクロストリップライン構造の回路基板を作製した。
 さらに、この回路基板を50℃の循環式オーブン中に24時間保持することにより乾燥した後に、JIS C6481-1996に記載の標準環境下で室温まで冷却して、高周波特性評価用回路基板を作製した。
 上記のようにして作製した高周波特性評価用回路基板のパターンの両端を、テストフィクスチャに挟み込み、パターンに高周波信号(40GHz)を流して、通過する信号(S21)の強度を測定した。信号の強度の測定は、キーサイト・テクノロジーズ株式会社製のPNAマイクロ波ネットワーク・アナライザN5227Bとアンリツ株式会社製のユニバーサルテストフィクスチャ3680Vを用いて行った。上記測定は、同じパターンで5回行い、平均値を各回路基板の伝送損失量とした。
 そして、パターンの長さが20mmである高周波特性評価用回路基板の伝送損失量と、パターンの長さが50mmである高周波特性評価用回路基板の伝送損失量との差分、及び、両高周波特性評価用回路基板のパターンの長さの差分から、単位長さ当たりの伝送損失量を算出した。
 さらに、実施例B2の単位長さ当たりの伝送損失量を基準値(100)として、各実施例及び比較例の表面処理銅箔の単位長さ当たりの伝送損失量を指数化した。結果を表2に示す。実施例及び比較例では、伝送損失量の指数が115超過である場合は伝送損失が大きく不合格であると評価し、表2においては×印で示してある。また、伝送損失量の指数が115以下である場合は伝送損失が小さく合格であると評価し、表2においては○印で示してある。さらに、伝送損失量の指数が100以下である場合は伝送損失が特に小さく合格であると評価し、表2においては◎印で示してある。
<レーザー加工性(ビアホールの底部への樹脂の残留の抑制)>
 レーザー照射によるブラインドビアホールの形成においては、形成されたブラインドビアホールの底部に、樹脂製基材に由来する樹脂が残留することがあるが、樹脂が残留すると、層間接続体を形成しても十分な導通が得られず、層間接続時の接続信頼性が低下することがある。表面処理銅箔を用いて銅張積層板を作製して、そのレーザー加工性、すなわち、レーザー照射によるブラインドビアホールの形成において、形成されたブラインドビアホールの底部に樹脂製基材に由来する樹脂が残留しにくいか否かを評価した。
 厚さ50μmの液晶ポリマーフィルム(株式会社伊勢村田製作所製、厚さ精度:0.7μm、比誘電率:3.4、誘電正接:0.0020、熱線膨張係数の最小値に対する最大値の比:1.4)の一方の面に、厚さ12μmの表面処理銅箔を熱融着法で貼り合せて、片面銅張積層板を作製した。
 次に、上記片面銅張積層板の液晶ポリマーフィルム側に、炭酸ガスレーザーを照射して、任意の箇所に150個のビアホールを形成した。ビアホールの直径は、100μmとした。なお、レーザー照射は、粗化粒子の構造に応じて、パルス幅1~5μs、先端エネルギー1~3mJ、マスク径1~3mm、照射数5~10shotの条件で行った。
 ビアホールの形成後に、ビアホールの底部の表面処理銅箔の粗化処理面を観察し、樹脂の残留の有無を確認した。樹脂の残留の有無の確認は、レーザー加工後に表面処理銅箔をエッチングによって除去した後に、ビアホールの底部に樹脂が膜として残っているか否かを、光学顕微鏡を用いて倍率10倍にて観察することによって行った。光学顕微鏡による観察は、150個のビアホール全てについて行い、樹脂の残留が無かったビアホールの個数を計数した。
 実施例及び比較例では、樹脂の残留が無かったビアホールの個数が80個以上である場合は、加工性が非常に優れているため合格と評価し、表2においては◎印で示してある。また、樹脂の残留が無かったビアホールの個数が40個以上79個以下である場合は合格と評価し、表2においては○印で示してある。さらに、樹脂の残留が無かったビアホールの個数が39個以下である場合は不合格と評価し、表2においては×印で示してある。
<レーザー加工性(粗化粒子の根元への樹脂の残留の抑制)>
 本実施形態は、樹脂製基材と表面処理銅箔の密着性が優れており、伝送損失が小さく、且つ、長期の接続信頼性が良好なプリント配線板を提供することを課題としている。具体的には、表面処理銅箔の粗化粒子の根元への樹脂の残留を抑制し、長期使用時の熱応力によって樹脂製基材と表面処理銅箔との間で割れが発生して接続不良やクラック発生の原因となり接続信頼性が低下することを抑制することを課題としている。
 本実施形態によれば、樹脂製基材と表面処理銅箔の密着性が優れており、伝送損失が小さく、且つ、粗化粒子の根元への樹脂の残留が生じにくい(レーザー加工性が優れた)プリント配線板を提供することができる。粗化粒子の根元への樹脂の残留が生じにくいので、長期の接続信頼性を確保することができる。
 表面処理銅箔を用いて銅張積層板を作製して、そのレーザー加工性、すなわち、レーザー照射によるブラインドビアホールの形成において、形成されたブラインドビアホール内の粗化粒子の根元に樹脂製基材に由来する樹脂が残留しにくいか否かを評価した。
 上記の「レーザー加工性(ビアホールの底部への樹脂の残留の抑制)」の場合と同様にして、片面銅張積層板を作製した後に、炭酸ガスレーザーを用いてビアホールを形成した。そして、ビアホールを形成した片面銅張積層板について、下記のようにして分析を行った。
 まず、ビアホールを形成した片面銅張積層板に対して、前処理を行った。片面銅張積層板にオスミウム(Os)又は白金(Pt)-パラジウム(Pd)を蒸着した。これにより、ビアホールの底部を走査型電子顕微鏡(SEM)で観察できるようにした。片面銅張積層板をエポキシ樹脂等の包埋樹脂で包埋し、ビアホールの最大径断面を観察できるように片面銅張積層板を切断して、出現した断面を鏡面研磨した。そして、フラットミリングで研磨痕を除去して、走査型電子顕微鏡観察の試料を得た。
 走査型電子顕微鏡を用いて上記試料の断面を観察し、倍率5千倍の二次電子像(SEM画像)を得た。走査型電子顕微鏡の加速電圧は、10kVである。1つの視野において幅25μmのSEM画像を取得し、10の視野でそれぞれSEM画像を取得した。そして、これら10のSEM画像を画像解析することにより、ビアホールの底部への樹脂の残留の程度を評価した。以下に説明する。
 まず、粗化処理面の表面形状の輪郭線を抽出する。そして、1つの視野内に存在する粗化粒子の中で、先端が最も高い粗化粒子を選定して、その先端をその視野の最高点とする。また、1つの視野内に存在する粗化粒子において、粗化粒子同士の間の隙間の底が最も低い隙間を選定して、その隙間の底をその視野の最低点とする。
 次に、最高点を通り且つ銅箔の表面に平行な直線(すなわち、視野の幅方向に平行な直線)である最高線と、最低点を通り且つ銅箔の表面に平行な直線である最低線とを引き、この2つの直線で挟まれた領域を測定エリアとする。そして、この測定エリアの高さ(最高線と最低線との間の距離)の25%の高さ(最低線からの高さ)を「基準高さ」とする。
 この基準高さにおいて、粗化粒子同士の間の隙間の幅が0.2μm以上である隙間を、粗化粒子間の「谷部」とする。そして、谷部に樹脂が残留していた場合は、谷部の底と残留している樹脂の表面との間の距離によって、粗化粒子の根元への樹脂の残留の度合いを評価した。
 ビアホールの底部の中心を中心とした長さ25μmの範囲に存在する全ての谷部において、粗化粒子の根元への樹脂の残留の度合いを算出し、合計10視野において粗化粒子の根元への樹脂の残留の度合いを算出した。そして、それらの平均値によって、レーザー加工性(粗化粒子の根元への樹脂の残留の抑制)を評価した。結果を表2に示す。
 実施例及び比較例では、谷部の底と残留している樹脂の表面との間の距離が0.6μm以下である場合は合格と評価し、表2においては○印で示してある。また、谷部の底と残留している樹脂の表面との間の距離が0.6μm超過である場合は不合格と評価し、表2においては×印で示してある。なお、上記基準高さを表す直線に対して直交し且つ谷部の中心を通る直線と、銅箔の表面との交点を、谷部の底とする。
<粉落ち耐性>
 表面処理銅箔の粗化処理が施されていない側の面に基準板を貼り付けた後に、表面処理銅箔の粗化処理面に白色の無塵紙を接触させた。白色の無塵紙の上に質量1kgの重りを載せ、粗化処理面と白色の無塵紙の接触面に平行な方向に速度100mm/minで白色の無塵紙を50mm移動させた。
 光学顕微鏡を用いて白色の無塵紙の表面を反射照明にて撮影して、拡大画像を得た。拡大の倍率は20倍である。拡大画像の最も明るい箇所を明度255、最も暗い箇所を明度0としたとき、明度200以下の箇所が、白色の無塵紙に転写した銅粉(粗化粒子に起因する銅粉)とみなした。そして、拡大画像における明度200以下の箇所の面積の割合(面積率)を算出した。結果を表2に示す。
 実施例及び比較例では、面積率が0.5%未満である場合は合格と評価し、表2においては○印で示してある。また、面積率が0.5%以上である場合は不合格と評価し、表2においては×印で示してある。
<銅箔の酸化>
 表面処理銅箔をオーブンに投入して加熱し、加熱後の変色の有無を確認した。加熱条件は、温度が250℃、加熱時間が30min、雰囲気が空気である。結果を表2に示す。実施例及び比較例では、表面処理銅箔に変色がなかった場合は合格と評価し、表2においては○印で示してある。また、表面処理銅箔に変色があった場合は不合格と評価し、表2においては×印で示してある。
 図7は、従来の表面処理銅箔を用いた銅張積層板の断面図である。図7にはビアホールの断面が示されているが、ビアホールの底部に存在する粗化粒子の根元に樹脂が残留していることがわかる。よって、ビアホール内の層間接続導体と表面処理銅箔との界面にクラックソースが生じやすい。
 図8は、第一実施形態の表面処理銅箔を用いた銅張積層板の断面図である。図8にはビアホールの断面が示されているが、粗化粒子の根元までレーザー光が導入されやすいので、ビアホールの底部に存在する粗化粒子の根元への樹脂の残留が抑制されていることがわかる。そのため、ビアホール内の層間接続導体と表面処理銅箔との接合が強くなるので、層間接続導体と表面処理銅箔との界面にクラックソースが生じにくい。
 なお、銅張積層板に対して、ビアホールの形成、回路パターンの形成、及び層間接続体の形成を行うプロセスは、図4に示すとおりであり、その具体的な内容は以下のとおりである。
 レーザー照射によって両面銅張積層板100にブラインドビアホールを形成するプロセスの一例を、図5に示す。また、レーザー照射によって片面銅張積層板100にブラインドビアホールを形成するプロセスの一例を、図6に示す。ブラインドビアホールを形成するプロセスは、両面銅張積層板であっても片面銅張積層板であってもほぼ同様であるので、両面銅張積層板を例にして以下に説明する。なお、図5と図6においては、対応する部材に対しては同一の符号を付してある。
 図5の(a)に示す銅張積層板100にレーザー130を照射して、ブラインドビアホールを形成する(図5の(b)を参照)。レーザー照射によるブラインドビアホールの形成においては、レーザー130を照射して加工した後のブラインドビアホールの底部140に、残留物120(表面処理銅箔111に起因する金属や、樹脂製基材113に起因する樹脂)が残留することがある(図5の(b)を参照)。
 よって、ブラインドビアホールを形成した後の銅張積層板100にデスミア処理を行って、ブラインドビアホール内の残留物120を除去する(図5の(c)を参照)。そして、デスミア処理の後に層間接続体116を形成する。層間接続体116の形成方法としては、めっき膜115を形成する方法や、めっき及び金属ペーストの少なくとも一方でブラインドビアホール内を充填して層間接続体116を形成する方法が挙げられる。
 図5の(d)に示すように、めっき処理を行って、ブラインドビアホールの内面にめっき膜115を形成することができる。また、図5の(e)に示すように、めっき及び金属ペーストの少なくとも一方でブラインドビアホール内を充填して層間接続体116を形成することができる。なお、層間接続体116の上面は、表面処理銅箔111や樹脂製基材113の表面と同一面である必要はない。

Claims (9)

  1.  粗化粒子が形成された粗化処理面を少なくとも一方の面に有する表面処理銅箔であって、前記粗化処理面について測定した物性値が下記の(ア)、(イ)、及び(ウ)を満たす表面処理銅箔。
      (ア)波長600nmの45°偏光を出射する光源を有する分光光度計を用い、入射角と反射角がいずれも70°という条件で測定した前記粗化処理面の正反射率が、0.20%以上0.90%以下である。
      (イ)前記粗化処理面の明度のY値が10.0以上15.5以下である。
      (ウ)レーザー顕微鏡を用いて測定した前記粗化処理面のSskが0.30以上0.80以下である。
  2.  前記粗化処理面上にニッケル皮膜が形成されており、前記ニッケル皮膜によるニッケルの付着量は0.20mg/dm2以上0.40mg/dm2以下である請求項1に記載の表面処理銅箔。
  3.  粗化粒子が形成された粗化処理面を少なくとも一方の面に有する表面処理銅箔であって、前記表面処理銅箔を切断して、前記粗化処理面に直交する断面を出現させた場合に、該断面を走査型電子顕微鏡で観察することによって測定した前記粗化処理面についての物性値が、下記の(カ)、(キ)、及び(ク)を満たす表面処理銅箔。
      (カ)前記粗化粒子の断面粒子高さの平均値h_aveが0.35μm以上0.70μm以下である。
      (キ)前記粗化粒子の断面粒子幅の標準偏差w_σが0.05μm以上0.10μm以下である。
      (ク)前記粗化粒子の断面粒子高さの歪度h_skが0.80以上-2.50×h_ave+3.50以下である。
  4.  請求項1~3のいずれか一項に記載の表面処理銅箔と、前記表面処理銅箔の前記粗化処理面に貼り合わされた樹脂製基材と、を備える銅張積層板。
  5.  前記樹脂製基材が熱可塑性樹脂で形成された請求項4に記載の銅張積層板。
  6.  前記樹脂製基材が液晶ポリマーで形成された請求項4に記載の銅張積層板。
  7.  請求項4に記載の銅張積層板を備えるプリント配線板。
  8.  前記表面処理銅箔及び前記樹脂製基材が塑性変形されている請求項7に記載のプリント配線板。
  9.  前記表面処理銅箔及び前記樹脂製基材が一体的に曲げられている請求項7に記載のプリント配線板。
