Abstract
絶縁基板は、ガラス基板と、前記ガラス基板の少なくとも一部を覆うガラス膜と、を備える。前記ガラス基板は第1ガラスで構成され、前記第1ガラスはSiO2とB2O3の合計含有量が80mol%以上であって、B2O3の含有量が10mol%以上であって、且つアルカリ金属酸化物の合計含有量が0.5mol%以下である。前記ガラス膜は第2ガラスで構成され、前記第2ガラスはSiO2とB2O3の合計含有量が80mol%未満であって、B2O3の含有量が前記ガラス基板よりも少ない。前記ガラス膜の膜厚が前記ガラス基板の板厚の0.05倍以下である。
Description
本開示は、絶縁基板、及び回路基板に関する。
近年、インターポーザと呼ばれる貫通電極を有する基板を用いて、複数の半導体チップを搭載し相互接続した、2.5Dデバイス、3Dデバイスと呼ばれる半導体の積層デバイスの開発が進んでいる。基板の材料としては、シリコン、ガラス、有機材料、セラミックなどが検討されている。これらの中でも、ガラスは、薄型化のための剛性、孔開けのための加工性、平坦性、及び電気的な絶縁性に優れている。
特許文献1には、ガラス基板に対するCu膜の密着性を改善すべく、ガラス基板の表面に酸化マンガン層を形成する技術が開示されている。酸化マンガン層は、触媒を担持する。触媒は、無電解めっきによるCu膜の形成を促進する。無電解めっきの後、電解めっきが行われてもよい。ガラス基板は、SiO2含有量が50mol%~100mol%である。
ガラス基板の表面には、電気信号を伝達する金属膜が設けられる。近年、電気信号の高周波化が進んでおり、伝送損失の低減が求められている。伝送損失とは、電気信号が距離に応じて減衰する度合いのことである。一般的に、周波数が大きいほど、伝送損失が大きくなる。
伝送損失は、誘電損失を含む。誘電損失とは、誘電体に交流電場を加えた時、そのエネルギーの一部が誘電体内部で熱となって失われる現象である。誘電損失は、ガラス基板の誘電特性に依存する。ガラス基板の比誘電率が小さいほど、また、ガラス基板の誘電正接が小さいほど、誘電損失が小さく、伝送損失が小さい。
特許文献1に記載の石英ガラス(SiO2含有量が100mol%であるガラス)は、伝送損失を低減できるが、特殊な製法で製造するので、ガラス基板の大量生産に適していない。
そこで、ガラス基板のガラスとして、無アルカリボロシリケートガラスを採用することが考えられる。無アルカリボロシリケートガラスは、例えば、酸化物基準のモル%表示でSiO2とB2O3の合計含有量が80mol%以上であって、B2O3の含有量が10mol%以上であって、且つアルカリ金属酸化物の合計含有量が0.5mol%以下である。
無アルカリボロシリケートガラスは、伝送損失を低減でき、且つガラス基板の大量生産に適している。但し、無アルカリボロシリケートガラスは、耐酸性が低く、また、金属との密着性が低い。なお、耐酸性は、金属膜の形成時、または金属膜のパターンニング時に求められる。
本開示の一実施形態は、伝送損失の低減と、耐酸性の向上と、金属との密着性の向上とを図ることができる、技術を提供する。
本開示の一実施形態に係る絶縁基板は、第1主面と前記第1主面とは反対向きの第2主面を有するガラス基板と、前記ガラス基板の前記第1主面と前記第2主面の少なくとも片面の少なくとも一部を覆うガラス膜と、を備える。前記ガラス基板は第1ガラスで構成され、前記第1ガラスは酸化物基準のモル%表示でSiO2とB2O3の合計含有量が80mol%以上であって、B2O3の含有量が10mol%以上であって、且つアルカリ金属酸化物の合計含有量が0.5mol%以下である。前記ガラス膜は第2ガラスで構成され、前記第2ガラスは酸化物基準のモル%表示でSiO2とB2O3の合計含有量が80mol%未満であって、B2O3の含有量が前記ガラス基板よりも少ない。前記ガラス膜の膜厚が前記ガラス基板の板厚の0.05倍以下である。
本開示の一実施形態によれば、伝送損失の低減と、耐酸性の向上と、金属との密着性の向上とを図ることができる。
以下、本開示を実施するための形態について図面を参照して説明する。各図面において同一の又は類似の構成には同一の符号を付し、説明を省略することがある。明細書中、数値範囲を示す「~」は、その前後に記載された数値を下限値及び上限値として含むことを意味する。数値範囲は、四捨五入した範囲を含む。以下において、ガラスの各成分の組成範囲は、酸化物基準のモル%で表示する。
図1の(A)を参照して、一実施形態に係る絶縁基板10について説明する。絶縁基板10は、ガラス基板11とガラス膜12とを備える。ガラス基板11は、第1主面11aと、第1主面11aとは反対向きの第2主面11bを有する。すなわち、ガラス基板11において第1主面11aと第2主面11bとは、互いに対向している。ガラス膜12は、ガラス基板11の第1主面11aと第2主面11bの少なくとも片面(本実施形態では両面)の少なくとも一部(本実施形態では全体)を覆う。
ガラス基板11は、第1ガラスで構成される。第1ガラスは、いわゆる無アルカリボロシリケートガラスである。第1ガラスは、SiO2とB2O3の合計含有量が80mol%以上であって、B2O3の含有量が10mol%以上であって、且つアルカリ金属酸化物の合計含有量が0.5mol%以下である。ここで、アルカリ金属酸化物の合計含有量とは、Li2O、Na2O及びK2Oの含有量の合計を表す。
ガラス膜12は、第2ガラスで構成される。第2ガラスは、シリケートガラスであるが、SiO2とB2O3の合計含有量が80mol%未満であって、B2O3の含有量がガラス基板11よりも少ない。ガラス膜12の膜厚t2がガラス基板11の板厚t1の0.05倍以下である。
ガラス基板11を構成する第1ガラスは、ガラス膜12を構成する第2ガラスに比べて、B2O3の含有量が多いので、比誘電率と誘電正接が小さく、伝送損失が小さい。一方で、第2ガラスは、第1ガラスに比べて、B2O3の含有量が少ないので、耐酸性が高い。また、第2ガラスは、第1ガラスに比べて、B2O3の含有量が少ないので、金属との密着性が高い。
第1ガラスで構成されるガラス基板11を、第2ガラスで構成されるガラス膜12で保護することで、絶縁基板10の耐酸性の向上と、絶縁基板10と金属との密着性の向上とを図ることができる。また、ガラス膜12の膜厚t2をガラス基板11の板厚t1の0.05倍以下に制限し、第2ガラスの使用量を制限することで、伝送損失の低減を図ることができる。
第1ガラスは、上記の通り、SiO2とB2O3の合計含有量が80mol%以上であって、B2O3の含有量が10mol%以上であって、且つアルカリ金属酸化物の合計含有量が0.5mol%以下である。第1ガラスは、下記(A1)~(A11)のうちの1つ以上の条件を満たすことが好ましく、任意の組み合わせの複数の条件を満たすことがより好ましく、全ての条件を満たすことが最も好ましい。
(A1)アルカリ金属酸化物の合計含有量が0.001mol%以上である。
(A2)Na2OとK2Oの合計含有量に対するNa2Oの含有量の比(モル比)が0.01~0.99である。上記モル比は、0.50以上であることがより好ましい。また、上記モル比は、0.95以下であることが好ましく、0.90以下であることがより好ましい。
(A3)SiO2の含有量は、40mol%~75mol%である。SiO2の含有量は、55mol%以上であることがより好ましい。SiO2の含有量は、65mol%以下であることがより好ましい。
(A4)B2O3の含有量が13mol%~36mol%である。B2O3の含有量は、18mol%以上であることがより好ましい。B2O3の含有量は、28mol%以下であることがより好ましい。
(A5)SiO2とB2O3の合計含有量が82mol%~90mol%である。
(A6)Al2O3の含有量が0.5mol%~15mol%である。Al2O3の含有量は、6mol%以上であることがより好ましい。Al2O3の含有量は、10mol%以下であることがより好ましい。
(A7)MgOの含有量が0mol%~10mol%である。MgOの含有量は、0.1mol%以上であることがより好ましい。MgOの含有量は、5mol%以下であることがより好ましい。

第1ガラスの組成は、金属膜21を薬液によるエッチングで除去し、さらに、第2ガラスを研磨により除去した上で、XRF(蛍光X線分析法)で測定する。
(A1)アルカリ金属酸化物の合計含有量が0.001mol%以上である。
(A2)Na2OとK2Oの合計含有量に対するNa2Oの含有量の比(モル比)が0.01~0.99である。上記モル比は、0.50以上であることがより好ましい。また、上記モル比は、0.95以下であることが好ましく、0.90以下であることがより好ましい。
(A3)SiO2の含有量は、40mol%~75mol%である。SiO2の含有量は、55mol%以上であることがより好ましい。SiO2の含有量は、65mol%以下であることがより好ましい。
(A4)B2O3の含有量が13mol%~36mol%である。B2O3の含有量は、18mol%以上であることがより好ましい。B2O3の含有量は、28mol%以下であることがより好ましい。
(A5)SiO2とB2O3の合計含有量が82mol%~90mol%である。
(A6)Al2O3の含有量が0.5mol%~15mol%である。Al2O3の含有量は、6mol%以上であることがより好ましい。Al2O3の含有量は、10mol%以下であることがより好ましい。

第1ガラスの組成は、金属膜21を薬液によるエッチングで除去し、さらに、第2ガラスを研磨により除去した上で、XRF(蛍光X線分析法)で測定する。
第2ガラスは、SiO2とB2O3の合計含有量が80mol%未満であって、B2O3の含有量が第1ガラスよりも少ない。第2ガラスは、下記(B1)~(B10)のうちの1つ以上の条件を満たすことが好ましく、任意の組み合わせの複数の条件を満たすことがより好ましく、全ての条件を満たすことが特に好ましい。
(B1)SiO2の含有量は、55mol%~78mol%である。SiO2の含有量は、60mol%以上であることがより好ましい。SiO2の含有量は、70mol%以下であることがより好ましい。
(B2)B2O3の含有量が0mol%~12mol%である。B2O3の含有量は、1mol%以上であることがより好ましい。B2O3の含有量は、8mol%以下であることがより好ましい。
(B3)SiO2とB2O3の合計含有量が60mol%~80mol%未満である。SiO2とB2O3の合計含有量は、65mol%以上であることがより好ましい。SiO2とB2O3の合計含有量は、78mol%以下であることがより好ましい。
(B4)Al2O3の含有量が5mol%~18mol%である。Al2O3の含有量は、10mol%超であることがより好ましい。Al2O3の含有量は、15mol%以下であることがより好ましい。
(B5)MgOの含有量が0mol%~15mol%である。MgOの含有量は、1mol%以上であることがより好ましい。MgOの含有量は、12mol%以下であることがより好ましい。

(B10)アルカリ金属酸化物の合計含有量(Li2O、Na2O、K2Oの含有量の合計)が0mol%~11mol%である。アルカリ金属酸化物の合計含有量は、5mol%以下であることが好ましく、0.5mol%以下であることがより好ましい。
第2ガラスの組成は、XPS(X線光電子分光法)で測定する。金属膜が表面に存在する場合は、金属膜21を薬液で除去した上で、第2ガラスの表面をArスパッタリングで2nm~5nmエッチングした箇所をXPS(X線光電子分光法)で測定する。
(B1)SiO2の含有量は、55mol%~78mol%である。SiO2の含有量は、60mol%以上であることがより好ましい。SiO2の含有量は、70mol%以下であることがより好ましい。
(B2)B2O3の含有量が0mol%~12mol%である。B2O3の含有量は、1mol%以上であることがより好ましい。B2O3の含有量は、8mol%以下であることがより好ましい。

第2ガラスの組成は、XPS(X線光電子分光法)で測定する。金属膜が表面に存在する場合は、金属膜21を薬液で除去した上で、第2ガラスの表面をArスパッタリングで2nm~5nmエッチングした箇所をXPS(X線光電子分光法)で測定する。
ガラス基板11の板厚t1は、例えば0.2mm~2.0mmである。絶縁基板10の強度を考慮すると、ガラス基板11の板厚t1は、好ましくは0.4mm以上であり、より好ましくは0.5mm以上であり、さらに好ましくは0.8mm以上である。後述する貫通孔11cの加工の難易度を考慮すると、ガラス基板11の板厚t1は、好ましくは1.8mm以下である。
ガラス膜12の膜厚t2は、例えば0.005μm~100μmである。絶縁基板10の誘電特性を考慮すると、ガラス膜12の膜厚t2は、好ましくは80μm以下であり、より好ましくは50μm以下である。絶縁基板10の耐酸性および絶縁基板10と金属との密着性を考慮すると、ガラス膜12の膜厚t2は、好ましくは0.01μm以上である。
第1ガラスの比誘電率が測定周波数10GHzにおいて5.0以下であれば、伝送損失が小さい。第1ガラスの比誘電率は、測定周波数10GHzにおいて5.0以下であることが好ましく、4.9以下であることがより好ましく、4.8以下であることがさらに好ましい。なお、第1ガラスの比誘電率は、測定周波数10GHzにおいて2.0以上であってよい。
第1ガラスの誘電正接が測定周波数10GHzにおいて0.010以下であれば、伝送損失が小さい。第1ガラスの誘電正接は、測定周波数10GHzにおいて0.010以下であることが好ましく、0.004以下であることがより好ましい。なお、第1ガラスの誘電正接は、測定周波数10GHzにおいて0.001以上であってよい。
第2ガラスの比誘電率が測定周波数10GHzにおいて10.0以下であれば、伝送損失が小さい。第2ガラスの比誘電率は、測定周波数10GHzにおいて10.0以下であることが好ましく、6.0以下であることがより好ましく、5.8以下であることがさらに好ましい。なお、第2ガラスの比誘電率は、測定周波数10GHzにおいて2.0以上であってよい。
第2ガラスの誘電正接が測定周波数10GHzにおいて0.030以下であれば、伝送損失が小さい。第2ガラスの誘電正接は、測定周波数10GHzにおいて0.030以下であることが好ましく、0.012以下であることがより好ましく、0.008以下であることがさらに好ましい。なお、第2ガラスの誘電正接は、測定周波数10GHzにおいて0.001以上であってよい。
本明細書において、比誘電率と誘電正接は、JIS R1641:2007に準拠して測定する。具体的には、比誘電率と誘電正接は、空洞共振器およびベルトネットワークアナライザを用いて測定する。測定周波数は、空洞共振器の空気の共振周波数である10GHzである。
図1の(B)を参照して、第1変形例に係る絶縁基板10について説明する。以下、上記実施形態との相違点について主に説明する。ガラス基板11は、第1主面11aから第2主面11bまで貫通する貫通孔11cを有する。詳しくは後述するが、貫通孔11cに貫通電極を充填できる。貫通電極は、第1主面11aに形成される第1配線と、第2主面11bに形成される第2配線とを電気的に接続する。貫通孔11cの数は特に限定されない。
貫通孔11cは、例えば図1の(B)に示すようにストレート孔である。ストレート孔は、第1主面11a又は第2主面11bからの深さに関係なく一定の直径を有する。なお、貫通孔11cは、テーパー孔であってもよい。テーパー孔は、第1主面11a又は第2主面11bからの深さが深くなるほど直径が小さくなる。
図示しないが、貫通孔11cは途中にくびれを有し、くびれを挟んで2つのテーパー孔を有してもよい。1つのテーパー孔は、第1主面11aからの深さが深くなるほど直径が小さくなる。別のテーパー孔は、第2主面11bからの深さが深くなるほど直径が小さくなる。また、貫通孔11cは、テーパー孔とストレート孔を組み合わせた孔であってもよい。
貫通孔11cの加工方法は、例えばアブレーション加工である。アブレーション加工では、レーザ光線の照射点においてガラスが局所的に蒸発するか昇華し、ガラスが局所的に除去される。ドリル加工の場合に比べて、欠陥の発生を抑制できる。欠陥は、例えば割れ又はクラックである。
なお、貫通孔11cの加工方法は、一般的な方法であってよい。例えば、貫通孔11cの加工方法は、ドリル加工、エッチング加工、又はブラスト加工であってもよい。レーザ加工とエッチング加工が組み合わされてもよい。レーザ加工はガラス基板の一部を改質することで改質部を形成し、エッチング加工は改質部を優先的にエッチングする。
本変形例のガラス膜12は、貫通孔11cの内壁面を覆わない。貫通孔11cは、例えばガラス基板11のみならずガラス膜12を貫通する。ガラス膜12の形成後に、貫通孔11cの形成が行われてよい。但し、ドライプロセスでガラス膜12を形成する場合、貫通孔11cの形成後に、貫通孔11cを避けてガラス膜12を形成することも可能である。
図1の(C)を参照して、第2変形例に係る絶縁基板10について説明する。以下、上記実施形態および上記第1変形例との相違点について主に説明する。本変形例のガラス膜12は貫通孔11cの内壁面を覆う。この場合、貫通孔11cの形成後に、ガラス膜12の形成が行われる。ガラス膜12は、ウェットプロセスで形成することが好ましい。ガラス膜12が貫通孔11cの内壁面を覆えば、貫通孔11cの内壁面における耐酸性の向上と、ガラス基板11と貫通電極の密着性の向上とを図ることができる。
図2の(A)を参照して、一実施形態に係る回路基板20について説明する。回路基板20は、上記の絶縁基板10と金属膜21とを備える。金属膜21は、ガラス基板11の第1主面11aと第2主面11bの少なくとも片面(本実施形態では両面)の少なくとも一部(本実施形態では全体)に、ガラス膜12を挟んで設けられる。金属膜21をパターンニングすることで、金属配線を形成することができる。
図2の(B)を参照して、第1変形例に係る回路基板20について説明する。以下、上記実施形態との相違点について主に説明する。回路基板20は、ガラス基板11の第1主面11aと第2主面11bの少なくとも片面(本変形例では両面)の一部のみにガラス膜12と金属膜21をこの順番で有する。ガラス膜12と金属膜21は同じパターンを有する。金属膜21のパターンニング後、続いてガラス膜12のパターンニングを行うことで、不要になったガラス膜12を除去でき、伝送損失を低減することができる。
図2の(C)を参照して、第2変形例に係る回路基板20について説明する。以下、上記実施形態および上記第1変形例との相違点について主に説明する。ガラス膜12は金属膜21よりも大きく、ガラス膜12の金属膜21に重ならない部位12Aの膜厚はガラス膜12の金属膜21に重なる部位12Bの膜厚よりも薄い。金属膜21のパターンニング後、続いて金属膜21の開口部においてガラス膜12を薄化することで、不要になったガラス膜12を除去でき、伝送損失を低減することができる。
なお、「ガラス膜12は金属膜21よりも大きい」とは、回路基板20の平面視において、ガラス膜12の面積が金属膜21の面積よりも大きいことを意味する。ここで、回路基板20の平面視とは、回路基板20をその厚み方向に平行な方向、すなわち紙面の上部から下部に向かう方向、又は、紙面の下部から上部に向かう方向から視ることを表す。
図2の(C)の例(第2変形例)では、ガラス基板11の第1主面11a上のガラス膜12は金属膜21よりも大きく、該ガラス膜12における部位12Aの膜厚は部位12Bの膜厚よりも薄い。また、ガラス基板11の第2主面11b上のガラス膜12は金属膜21よりも大きく、該ガラス膜12における部位12Aの膜厚は部位12Bの膜厚よりも薄い。
なお、「ガラス膜12は金属膜21よりも大きい」とは、回路基板20の平面視において、ガラス膜12の面積が金属膜21の面積よりも大きいことを意味する。ここで、回路基板20の平面視とは、回路基板20をその厚み方向に平行な方向、すなわち紙面の上部から下部に向かう方向、又は、紙面の下部から上部に向かう方向から視ることを表す。

図3の(A)を参照して、第3変形例に係る回路基板20について説明する。以下、上記実施形態および上記変形例との相違点について主に説明する。ガラス基板11は、第1主面11aから第2主面11bまで貫通する貫通孔11cを有する。ガラス膜12は、貫通孔11cの内壁面を覆わない。回路基板20は、貫通孔11cを充填する貫通電極22を備える。貫通電極22は、貫通孔11cの内壁面に接する。
図3の(B)を参照して、第4変形例に係る回路基板20について説明する。以下、上記実施形態および上記変形例との相違点について主に説明する。ガラス基板11は、第1主面11aから第2主面11bまで貫通する貫通孔11cを有する。ガラス膜12は、貫通孔11cの内壁面を覆う。回路基板20は、貫通孔11cを充填する貫通電極22を備える。貫通電極22は、貫通孔11cの内壁面に、ガラス膜12を挟んで設けられる。
図4を参照して、一実施形態に係る回路基板20の製造方法について説明する。回路基板20の製造方法は、例えばステップS101~S108を有する。なお、回路基板20の製造方法は、ステップS101~S108の全てを有しなくてもよく、例えばステップS108を有しなくてもよい。また、回路基板20の製造方法は、ステップS106とS107のうち、S106のみを有してもよい。また、回路基板20の製造方法は、図示しないステップを有してもよい。例えば、貫通電極22は、ビアフィリングめっきで形成してもよい。
ステップS101は、ガラス基板11を洗浄することを含む。ガラス基板11の洗浄法は、一般的なものであってよい。ガラス基板11は、貫通孔11cを有してもよいし、貫通孔11cを有しなくてもよい。なお、貫通孔11cは、上記の通り、ガラス膜12の成膜(ステップS102)の後に形成してもよい。
ステップS102は、ガラス膜12を成膜することを含む。ガラス膜12の成膜方法は、ウェットプロセスでもよいし、ドライプロセスでもよい。ウェットプロセスは、例えばゾルゲル法またはLPD(Liquid Phase Deposition)法を含む。ドライプロセスは、例えばスパッタリング法または蒸着法を含む。
ゾルゲル法は、ゾル溶液を加熱して酸化物を得る方法である。ゾル溶液のコーティング法は、特に限定されないが、均一な膜厚のガラス膜12を形成する観点から、ディップコーティング法であることが好ましい。ゾル溶液は、ガラスの前駆体と溶媒とを含む混合液である。溶媒は、水と有機溶媒の少なくとも1つを含む。有機溶媒は、アルコールなどである。
ゾル溶液のSi源は、例えばTEOS(Tetraethoxysilane)又はTMOS(Tetramethoxylsilane)である。ゾル溶液のAl源は、例えばAl(NO3)3、AlCl3、又は(Al(OC4H9)3)などである。ゾル溶液のアルカリ土類金属源は、例えば、Ca(NO3)2、Mg(NO3)2、Ba(NO3)2、又はSr(NO3)2などである。ゾル溶液のB源は、B2O3、又はNa2B4O7・10H2Oなどである。
各元素源の混合比は、第2ガラスの組成に応じて決める。Si源の添加量(モル)は、溶媒の添加量(モル)の0.01倍~0.4倍であることが好ましい。各元素源と溶媒とpH調節剤とを含む混合液を撹拌しながら反応させ、ゾル溶液を作製する。pHが1~6である場合、pH調節剤は塩酸、硝酸または硫酸などである。pHが8~13である場合、pH調節剤はアンモニア水またはNaOH水溶液などである。撹拌時間は48時間以下であってよい。撹拌温度は室温~80℃であることが好ましい。
ゾル溶液に浸漬したガラス基板11をゾル溶液から引き上げることで均一なコーティング膜を形成できる。引き上げ速度は、0.1mm/sec~10mm/secであることが好ましい。引き上げ速度が上記範囲内であれば、ゾル溶液の表面張力によって第1主面11aと第2主面11bと貫通孔11cの内壁面に均一なコーティング膜を形成できる。コーティング膜を加熱することで、ガラス膜12を得ることができる。なお、金属膜21との密着性を高めるために、ガラス膜12の上に金属酸化物の密着層をさらに形成してもよい。
ステップS103は、触媒の吸着(ステップS104)のための前処理を含む。前処理は、特に限定されないが、例えばセンシタイジング処理またはコンディショニング処理を含む。センシタイジング処理は、例えばSnCl2の水溶液に絶縁基板10を浸漬させ、絶縁基板10の表面にSn2+を吸着させることを含む。コンディショニング処理は、例えばカチオン性ポリマーの水溶液に絶縁基板10を浸漬させ、絶縁基板10の表面にポリマーを吸着させることを含む。
ステップS103において、酸性(例えばpH0~3程度)の水溶液を使用することがある。本実施形態によれば、耐酸性の低いガラス基板11を耐酸性の高いガラス膜12で保護する。それゆえ、ステップS103において絶縁基板10の表面からガラスが溶出することを抑制でき、絶縁基板10の表面にSn2+又はポリマーなどを吸着させることができる。
ステップS104は、触媒を含む水溶液に絶縁基板10を浸漬させ、絶縁基板10の表面に触媒を吸着させることを含む。触媒は、Pd、Au又はAgを含む。Pdは、例えば、PdCl2、SnとPdの複合コロイド、又はアミン系有機分子で錯体化したPdイオンの形態で水溶液に含まれる。
ステップS104において、酸性(例えばpH0~3程度)の水溶液を使用することがある。本実施形態によれば、耐酸性の低いガラス基板11を耐酸性の高いガラス膜12で保護する。それゆえ、ステップS104において絶縁基板10の表面からガラスが溶出することを抑制でき、絶縁基板10の表面に触媒を吸着させることができる。
ステップS105は、触媒を活性化させることを含む。触媒を活性化させることは、例えばPdイオンをPd金属に還元することを含む。還元には、還元剤を含む水溶液が用いられる。還元剤は、ジメチルアンモニウムボラン(DMAB)又は次亜リン酸ナトリウムなどである。触媒を活性化させることは、不要物を除去することを含んでもよい。不要物の除去には、硫酸、塩酸または水酸化ナトリウム水溶液などが用いられる。
ステップS105において、酸性(例えばpH0~3程度)の水溶液を使用することがある。本実施形態によれば、耐酸性の低いガラス基板11を耐酸性の高いガラス膜12で保護する。それゆえ、ステップS105において絶縁基板10の表面からガラスが溶出することを抑制でき、触媒を活性化させることができる。
ステップS106は、無電解めっきにより金属膜21の一部を成膜することを含む。無電解めっきは、絶縁基板10をめっき液に浸漬させ、錯体化した金属イオンの還元によって金属(例えばCu)を絶縁基板10の表面に析出させることを含む。めっき液は、例えば金属源と錯化剤と還元剤を含む。金属源は、特に限定されないが、例えば硫酸銅である。錯化剤は、特に限定されないが、例えばロッシェル塩(酒石酸ナトリウムカリウム)またはEDTA(エチレンジアミン四酢酸)である。還元剤は、特に限定されないが、例えばホルムアルデヒドである。
ステップS106において、めっき液のpHは通常11.5~13程度であるので、ガラスの耐酸性は不要である。
ステップS107は、電解めっきにより金属膜21の残部を成膜することを含む。電解めっきは、無電解めっきを施した絶縁基板10をカソード電極としてめっき液に浸漬させ、カソード電極とアノード電極の間に電圧を印加することで、絶縁基板10の表面に金属(例えばCu)を析出させることを含む。めっき液は、例えば硫酸銅と硫酸を含む水溶液である。
なお、ステップS107において、めっき液のpHは通常0以下である。本実施形態によれば、耐酸性の低いガラス基板11を耐酸性の高いガラス膜12で保護する。それゆえ、無電解めっき皮膜のピンホールを介して絶縁基板10の表面からガラスが溶出することを抑制でき、電解めっきの不良を抑制できる。
ステップS108は、金属膜21のパターンニングを含む。金属膜21のパターンニングは、金属膜21のエッチングを含む。エッチング液としては、塩化鉄水溶液、又はSPM(硫酸と過酸化水素水の混合液)などの強酸水溶液を使用する。本実施形態によれば、耐酸性の低いガラス基板11を耐酸性の高いガラス膜12で保護する。それゆえ、ステップS108において絶縁基板10の表面からガラスが溶出することを抑制でき、パターンニングの不良を抑制できる。
[実施例]
以下、実験データについて説明する。表1は、図5に示す回路基板20の伝送損失をシミュレーションで算出した結果を示す。

シミュレーションの解析には、Dassault Systemes Simulia社製のCST Studio Suite(登録商標)を使用した。回路基板20は、図5に示すように、絶縁基板10と、絶縁基板10の上面に設けられる線状の銅配線層21Aと、絶縁基板10の下面全体に設けられるグランド層21Bとで構成した。銅配線層21Aとグランド層21Bは、いわゆるマイクロストリップラインであった。
シミュレーションでは、ガラス基板11の板厚t1とガラス膜12の膜厚t2の合計(t1+t2×2)を500μmに維持しながらガラス膜12の膜厚t2を0μm~250μmの範囲で変化させたときの、1GHz~100GHzでのSパラメータ(散乱パラメータS21)を計算した。銅配線層21Aの幅wは、銅配線層21Aの特性インピーダンスが50Ωになるように設定した。また、銅配線層21Aの表面粗度は、表皮効果が問題とならないほど十分に平滑に設定した。
表1から、t2がt1の0.05倍以下であれば、伝送損失が小さいことが分かる。なお、表1において、ガラス基板11は表2に示す第1ガラスで構成し、ガラス膜12は表2に示す第2ガラスで構成した。表2にXRFで測定した第1ガラスの組成とXPSで測定した第2ガラスの組成を示す。
表2に、耐酸性の測定結果を併せて示す。耐酸性は、45℃の混酸水溶液(HNO3:6質量%、H2SO4:5質量%)にガラスを170秒浸漬し、単位表面積当たりのガラス成分の溶出量(mg/cm2)で評価した。溶出量が少ないほど、耐酸性が良い。表2から、第2ガラスは第1ガラスに比べて耐酸性に優れていることが分かる。
表2に、比誘電率及び誘電正接の測定結果を併せて示す。比誘電率及び誘電正接はJIS R1641:2007に準拠して、空洞共振器およびベルトネットワークアナライザを用いて測定した。測定周波数は、空洞共振器の空気の共振周波数である10GHzとした。
表2において、第3ガラスは、第1ガラスを第2ガラスでコーティングしたものである。第3ガラスを構成する第2ガラスは、RFマグネトロンスパッタリング法で成膜した。その成膜条件は、下記の通りであった。

表2に、無電解めっき皮膜の析出試験の結果を併せて示す。第2ガラスと第3ガラスは表面全体が無電解めっき皮膜で覆われたのに対し、第1ガラスは表面のほとんどが無電解めっき皮膜で覆われずに露出していた。表2における無電解めっき皮膜の析出試験(ステップS103~S106)の条件を表3に示す。
表3に示すステップS104において水溶液のpHが0以下であったため、第1ガラスの表面からガラス成分が溶出し、その結果、第1ガラスの表面のほとんどが無電解めっき皮膜で覆われずに露出したと考えられる。
表3とは別の条件(表4に示す条件)でめっき皮膜(膜厚:20μm)を第1ガラス、第2ガラス、第3ガラス及びソーダライムガラスの表面に形成し、めっき皮膜の密着性を評価した。
表4のステップS106(無電解めっき)の後であってステップS107(電解めっき)の前に、400℃で30分間、加熱処理を行った。また、表4のステップS107(電解めっき)の後に、370℃で1時間、加熱処理を行った。
めっき皮膜の密着性は、ピール強度で評価した。ピール強度が高いほど、密着性が良い。ピール強度は、島津製作所社製の精密万能試験機オートグラフ(商品名:AGX-V)で測定した。引張速度は50mm/minであって、剥離角度は90°であって、試験ストロークは30mmであった。ピール強度の測定結果を図6に示す。
図6に示すように、第2ガラス及び第3ガラスに対するめっき皮膜の密着性は、第1ガラスに対するめっき皮膜の密着性よりも高く、ソーダライムガラスに対するめっき皮膜の密着性と同程度であった。
以上、本開示に係る絶縁基板および回路基板について説明したが、本開示は上記実施形態などに限定されない。特許請求の範囲に記載された範疇内において、各種の変更、修正、置換、付加、削除、及び組み合わせが可能である。それらについても当然に本開示の技術的範囲に属する。

- 第1主面と前記第1主面とは反対向きの第2主面を有するガラス基板と、前記ガラス基板の前記第1主面と前記第2主面の少なくとも片面の少なくとも一部を覆うガラス膜と、を備える、絶縁基板であって、
前記ガラス基板は第1ガラスで構成され、前記第1ガラスは酸化物基準のモル%表示でSiO2とB2O3の合計含有量が80mol%以上であって、B2O3の含有量が10mol%以上であって、且つアルカリ金属酸化物の合計含有量が0.5mol%以下であり、
