Abstract
TFT層(30a)は、順に設けられたドレイン電極(18d)、第1無機絶縁膜(19)、第1平坦化膜(20)、第2無機絶縁膜(21)及び中継電極(22a)と、中継電極(22a)をドレイン電極(18d)に電気的に接続するための第1無機絶縁膜(19)、第1平坦化膜(20)及び第2無機絶縁膜(21)にそれぞれ形成された第1、第2及び第3コンタクトホール(H19,H20,H21)を重ねて配置するコンタクトホール(Ha)とを有し、平面視で第3コンタクトホール(H21)の開口部(O21)と第1コンタクトホール(H19)の開口部(O19)とは互いに部分的に重なっている。
Description
本発明は、表示装置に関するものである。
近年、液晶表示装置に代わる表示装置として、有機エレクトロルミネッセンス(electroluminescence、以下「EL」とも称する)素子を用いた自発光型の有機EL表示装置が注目されている。有機EL表示装置では、画像表示を行う表示領域を構成し、画像の最小単位であるサブ画素毎に複数の薄膜トランジスタ(thin film transistor、以下「TFT」とも称する)が設けられている。例えば、下部導電層と、複数の層間膜からなる積層膜と、上部導電層とが順に積層された積層構造を有するTFTでは、下部導電層と上部導電層とを電気的に接続するためのコンタクトホールが複数の層間膜にそれぞれ形成される。層の異なる複数のコンタクトホールを重ねて配置する積層コンタクトホール構造では、コンタクトホールの境界部において、導電層の段切れが発生するおそれがある。
例えば特許文献1には、コンタクトホールの境界部での導電層の段切れを防止するために、複数のコンタクトホールは、上層側に設けられたコンタクトホールが下層側に設けられたコンタクトホールよりも大きく形成されている積層コンタクトホール構造(上層側>下層側)が提案されている。
特許文献1の構造(上層側>下層側)では、上層側のコンタクトホールを形成するときに、その下層にある複数の層間膜(下地膜)が掘り込まれることに起因して、上層側のコンタクトホールを覆う上部導電層が下地膜の掘り込み部分で断切れするおそれがある。
一方、上層側に設けられたコンタクトホールが下層側に設けられたコンタクトホールよりも小さく形成されている積層コンタクトホール構造(上層側<下層側)とすると、上層側のコンタクトホールが微細なパターンである場合、その開口不良を生じるおそれがある。
本発明は、かかる点に鑑みてなされたものであり、その目的とするところは、層の異なる複数のコンタクトホールを重ねて配置する積層コンタクトホール構造において、コンタクトホールの境界部での導電層の段切れを抑制することにある。
上記目的を達成するために、本発明に係る表示装置は、ベース基板と、上記ベース基板上に設けられた薄膜トランジスタ層とを備え、上記薄膜トランジスタ層は、順に設けられた下部導電層、第1無機絶縁膜、平坦化膜、第2無機絶縁膜及び上部導電層と、上記上部導電層を上記下部導電層に電気的に接続するためのコンタクトホールとを有し、上記コンタクトホールは、上記第1無機絶縁膜に形成された第1コンタクトホールと、上記平坦化膜に形成された第2コンタクトホールと、上記第2無機絶縁膜に形成された第3コンタクトホールとを重ねて配置する積層コンタクトホール構造に形成された表示装置であって、平面視で、上記第3コンタクトホールの開口部と上記第1コンタクトホールの開口部とは、互いに部分的に重なっていることを特徴とする。
本発明によれば、層の異なる複数のコンタクトホールを重ねて配置する積層コンタクトホール構造において、コンタクトホールの境界部での導電層の段切れを抑制することができる。
以下、本発明の実施形態を図面に基づいて詳細に説明する。なお、本発明は、以下の各実施形態に限定されるものではない。
《第1の実施形態》
図1~図7は、本発明に係る表示装置の第1の実施形態を示している。なお、以下の各実施形態では、発光素子を備えた表示装置として、有機EL素子を備えた有機EL表示装置を例示する。ここで、図1は、本実施形態の有機EL表示装置50aの概略構成を示す平面図である。図2は、有機EL表示装置50aの表示領域Dの平面図である。図3は、有機EL表示装置50aの表示領域Dの断面図である。図4は、有機EL表示装置50aのTFT層30a(薄膜トランジスタ層)に形成されるコンタクトホールHaを構成する第1コンタクトホールH19、第2コンタクトホールH20及び第3コンタクトホールH21の位置関係を示す概略平面図である。図5は、有機EL表示装置50aのTFT層30aに形成されるコンタクトホールHa近傍を示す図4中のV-V線に沿った拡大断面図である。図6は、有機EL表示装置50aを構成するTFT層30aの等価回路図である。図7は、有機EL表示装置50aを構成する有機EL層33の断面図である。なお、図4では、ドレイン電極18d及びコンタクトホールHa以外の層が省略されている。図5では、第2層間絶縁膜17の下層及び第2平坦化膜24の上層が省略されている。
図1~図7は、本発明に係る表示装置の第1の実施形態を示している。なお、以下の各実施形態では、発光素子を備えた表示装置として、有機EL素子を備えた有機EL表示装置を例示する。ここで、図1は、本実施形態の有機EL表示装置50aの概略構成を示す平面図である。図2は、有機EL表示装置50aの表示領域Dの平面図である。図3は、有機EL表示装置50aの表示領域Dの断面図である。図4は、有機EL表示装置50aのTFT層30a(薄膜トランジスタ層)に形成されるコンタクトホールHaを構成する第1コンタクトホールH19、第2コンタクトホールH20及び第3コンタクトホールH21の位置関係を示す概略平面図である。図5は、有機EL表示装置50aのTFT層30aに形成されるコンタクトホールHa近傍を示す図4中のV-V線に沿った拡大断面図である。図6は、有機EL表示装置50aを構成するTFT層30aの等価回路図である。図7は、有機EL表示装置50aを構成する有機EL層33の断面図である。なお、図4では、ドレイン電極18d及びコンタクトホールHa以外の層が省略されている。図5では、第2層間絶縁膜17の下層及び第2平坦化膜24の上層が省略されている。
有機EL表示装置50aは、図1に示すように、例えば、矩形状に設けられた画像表示を行う表示領域Dと、表示領域Dの周囲に枠状に設けられた額縁領域Fとを備える。なお、本実施形態では、矩形状の表示領域Dを例示したが、この矩形状には、例えば、辺が円弧状になった形状、角部が円弧状になった形状、辺の一部に切り欠きがある形状等の略矩形状も含まれる。有機EL表示装置50aでは、後述する樹脂基板10の基板表面に平行な方向Xと、方向Xに垂直で且つ該基板表面に平行な方向Yが規定されている。
表示領域Dには、図2に示すように、複数のサブ画素Pがマトリクス状に配列されている。また、表示領域Dでは、図2に示すように、例えば、赤色の表示を行うための赤色発光領域Lrを有するサブ画素P、緑色の表示を行うための緑色発光領域Lgを有するサブ画素P、及び青色の表示を行うための青色発光領域Lbを有するサブ画素Pが互いに隣り合うように設けられている。なお、表示領域Dでは、例えば、赤色発光領域Lr、緑色発光領域Lg及び青色発光領域Lbを有する隣り合う3つのサブ画素Pにより、1つの画素が構成されている。なお、サブ画素Pの配列は、特に限定されず、例えば、ペンタイル配列、ストライプ配列等が挙げられる。
額縁領域Fの一端(図1では右端)には、端子部Tが一方向(方向Y、図1中の縦方向)に延びるように設けられている。表示領域Dと端子部Tとの間における額縁領域Fには、方向Xを折り曲げの軸として、例えば180°に(U字状に)折り曲げ可能な折り曲げ部(不図示)が一方向(方向Y)に延びるように設けられていてもよい。
有機EL表示装置50aは、図3に示すように、ベース基板として設けられた樹脂基板10と、樹脂基板10上に設けられたTFT層30aと、表示領域Dを構成する発光素子層として設けられた有機EL素子層40と、有機EL素子層40上に設けられた封止膜45とを備える。
樹脂基板10は、例えば、ポリイミド樹脂等の有機樹脂材料により構成されている。
TFT層30aは、図3に示すように、樹脂基板10上に設けられたベースコート膜11と、ベースコート膜11上にサブ画素P毎に設けられた複数の第1TFT9a、複数の第2TFT9b、複数の第3TFT9c及び複数のキャパシタ9dと、各第1TFT9a、各第2TFT9b、各第3TFT9c及び各キャパシタ9d上に設けられた第1無機絶縁膜19、第1平坦化膜20、第2無機絶縁膜21及び第2平坦化膜24とを備えている。
TFT層30aでは、図3に示すように、樹脂基板10上に、ベースコート膜11と、半導体層12a,12b等となる半導体膜と、ゲート絶縁膜13と、ゲート電極14a,14b、下側導電層14c、ゲート線14g(図2及び図6参照)、発光制御線14e(図2及び図6参照)等となる第1金属膜と、第1層間絶縁膜15と、上側導電層16c等となる第2金属膜と、第2層間絶縁膜17と、ソース線18f(図2及び図6参照)、電源線18g(図2及び図6参照)、ソース電極18a,18c、ドレイン電極18b,18d等となる第3金属膜と、第1無機絶縁膜19と、第1平坦化膜20と、第2無機絶縁膜21と、中継電極22a、金属層22b等となる第4金属膜と、第2平坦化膜24とが順に積層されている。
ベースコート膜11、ゲート絶縁膜13、第1層間絶縁膜15、第2層間絶縁膜17、第1無機絶縁膜19及び第2無機絶縁膜21は、例えば、窒化シリコン(SiNx(xは正数))、酸化シリコン(SiO2)、酸窒化シリコン(SiON)等の無機絶縁膜の単層膜又は積層膜により構成されている。半導体層12a及び12bは、例えば、低温ポリシリコン膜やIn-Ga-Zn-O系の酸化物半導体膜等により構成されている。第1金属膜、第2金属膜、第3金属膜及び第4金属膜は、例えば、モリブデン(Mo)、チタン(Ti)、アルミニウム(Al)、銅(Cu)、タングステン(W)等の金属単層膜、又はMo(上層)/Al(中層)/Mo(下層)、Ti/Al/Ti、Al(上層)/Ti(下層)、Cu/Mo、Cu/Ti等の金属積層膜により構成されている。
図2に示すように、TFT層30aでは、図中のX方向に互いに平行に延びるように複数のゲート線14gが設けられている。また、TFT層30aでは、図中のX方向に互いに平行に延びるように複数の発光制御線14eが設けられている。なお、各発光制御線14eは、各ゲート線14gと隣り合うように設けられている。また、TFT層30aでは、図中のY方向に互いに平行に延びるように複数のソース線18fが設けられている。また、TFT層30aでは、図中のY方向に互いに平行に延びるように複数の電源線18gが設けられている。なお、各電源線18gは、各ソース線18fと隣り合うように設けられている。また、図6に示すように、TFT層30aでは、各サブ画素Pにおいて、第1TFT9a、第2TFT9b、第3TFT9c及びキャパシタ9dがそれぞれ設けられている。第1TFT9a、第2TFT9b及び第3TFT9cは、半導体層12a,12b等に、例えば、ホウ素等の不純物がドーピングされたp型のTFTである。
第1TFT9aは、図6に示すように、各サブ画素Pにおいて、対応するゲート線14g、ソース線18f及び第2TFT9bに電気的に接続されている。また、第1TFT9aは、図3に示すように、ベースコート膜11上に設けられた半導体層12aと、半導体層12a上にゲート絶縁膜13を介して設けられたゲート電極14aと、第2層間絶縁膜17上に互いに離間するように設けられたソース電極18a及びドレイン電極18bとを備えている。ここで、半導体層12a及び半導体層12bは、例えば、In-Ga-Zn-O系等の酸化物半導体からなる半導体膜により、図3に示すように、ベースコート膜11上に島状に設けられ、互いに離間するように規定されたソース領域及びドレイン領域と、それらのソース領域及びドレイン領域の間に規定されたチャネル領域とを備えている。また、ゲート電極14aは、半導体層12aのチャネル領域に重なるように設けられ、ソース電極18a及びドレイン電極18bの間の導通を制御するように構成されている。また、ソース電極18a及びドレイン電極18bは、図3に示すように、ゲート絶縁膜13、第1層間絶縁膜15及び第2層間絶縁膜17の積層膜に形成された各コンタクトホールを介して、半導体層12aのソース領域及びドレイン領域にそれぞれ電気的に接続されている。
第2TFT9bは、図6に示すように、各サブ画素Pにおいて、対応する第1TFT9a、電源線18g及び第3TFT9cに電気的に接続されている。なお、第2TFT9bは、第1TFT9a及び第3TFT9cと実質的に同じ構造を有している。
第3TFT9cは、図6に示すように、各サブ画素Pにおいて、対応する第2TFT9b、後述する有機EL素子35の第1電極31及び発光制御線14eに電気的に接続されている。また、第3TFT9cは、図3に示すように、ベースコート膜11上に設けられた半導体層12bと、半導体層12b上にゲート絶縁膜13を介して設けられたゲート電極14bと、第2層間絶縁膜17上に互いに離間するように設けられたソース電極18c及びドレイン電極18dとを備えている。ここで、ゲート電極14bは、半導体層12bのチャネル領域に重なるように設けられ、ソース電極18c及びドレイン電極18dの間の導通を制御するように構成されている。また、ソース電極18c及びドレイン電極18dは、図3に示すように、ゲート絶縁膜13、第1層間絶縁膜15及び第2層間絶縁膜17の積層膜に形成された各コンタクトホールを介して、半導体層12bのソース領域及びドレイン領域にそれぞれ電気的に接続されている。
なお、本実施形態では、トップゲート型の第1TFT9a、第2TFT9b及び第3TFT9cを例示したが、第1TFT9a、第2TFT9b及び第3TFT9cは、ボトムゲート型であってもよい。
キャパシタ9dは、図6に示すように、各サブ画素Pにおいて、対応する第1TFT9a及び電源線18gに電気的に接続されている。ここで、キャパシタ9dは、図3に示すように、第1金属膜により形成された下側導電層14cと、下側導電層14cを覆うように設けられた第1層間絶縁膜15と、第1層間絶縁膜15上に下側導電層14cと重なるように第2金属膜により形成された上側導電層16cとを備えている。なお、上側導電層16cは、第2層間絶縁膜17に形成されたコンタクトホール(不図示)を介して電源線18gに電気的に接続されている。
第1平坦化膜20及び第2平坦化膜24は、表示領域Dにおいて平坦な表面を有し、例えば、ポリイミド樹脂、アクリル樹脂等の有機樹脂材料、又はポリシロキサン系のSOG(spin on glass)材料等により構成されている。
第1平坦化膜20及び第2平坦化膜24の間には、図3に示すように、第4金属膜と同一層に同一材料により形成された中継電極22a(後述する上部導電層)及び金属層22bが設けられている。金属層22bは、例えばサブ画素P毎に、第1無機絶縁膜19、第1平坦化膜20及び第2無機絶縁膜21の積層膜に形成されたコンタクトホール(不図示)を介して、ソース線18f及び電源線18gに電気的に接続されることにより、ソース線18f及び電源線18gの電気抵抗を低下させるように構成されている。
上記のように構成されるTFT層30aは、図3及び図5に示すように、第2層間絶縁膜17上に順に設けられた下部導電層と、第1無機絶縁膜19と、平坦化膜と、第2無機絶縁膜21と、上部導電層とを有する。
下部導電層は、上部導電層よりも下層にある導電層をいう。下部導電層は、例えば、第1TFT9aのソース電極18a及びドレイン電極18b、第3TFT9cのソース電極18c及びドレイン電極18d等の第3金属膜と同一層に同一材料により形成された電極が挙げられる。以下では、ドレイン電極18dを例に下部導電層を説明する。
第1無機絶縁膜19は、図3及び図5に示すように、第2層間絶縁膜17及び下部導電層上に設けられる。第1無機絶縁膜19は、下部導電層を覆うように設けられる。ドレイン電極18d(下部導電層)の周端部は、第1無機絶縁膜19で覆われている。図5に示すように、第1無機絶縁膜19には、サブ画素P毎に複数の第1コンタクトホールH19が形成される。
平坦化膜は、図3及び図5に示すように、第1無機絶縁膜19上に設けられる。以下では、第1平坦化膜20を例に平坦化膜を説明する。図5に示すように、第1平坦化膜20には、サブ画素P毎に複数の第2コンタクトホールH20が形成される。
第2無機絶縁膜21は、図3及び図5に示すように、第1平坦化膜20上に設けられる。図5に示すように、第2無機絶縁膜21には、サブ画素P毎に複数の第3コンタクトホールH21が形成される。
上部導電層は、下部導電層よりも上層にある導電層をいう。以下では、第4金属膜と同一層に同一材料により形成された中継電極22aを例に上部導電層を説明する。中継電極22aは、図3に示すように、後述する有機EL素子35の第1電極31と電気的に接続されている。また、中継電極22aは、図3及び図5に示すように、後述するコンタクトホールHaの内壁面の少なくとも一部を覆うように形成される。中継電極22aは、コンタクトホールHaから露出する第3TFT9cのドレイン電極18d(下部導電層)と電気的に接続される。そのため、中継電極22aは、ドレイン電極18dと第1電極31とを電気的に接続する電極である。
図5に示すように、TFT層30aには、第1コンタクトホールH19と、第2コンタクトホールH20と、第3コンタクトホールH21とで一つのコンタクトホールHaが構成される。コンタクトホールHaは、第1無機絶縁膜19、第1平坦化膜20及び第2無機絶縁膜21の積層膜に形成される。そのため、コンタクトホールHaは、層の異なる3つのコンタクトホール(第1コンタクトホールH19,第2コンタクトホールH20及び第3コンタクトホールH21)を重ねて配置する積層コンタクトホール構造を有する。コンタクトホールHaは、ドレイン電極18d(下部導電層)の少なくとも一部を露出するように形成される。コンタクトホールHaは、下部導電層と上部導電層とを電気的に接続する。
ここで、上層側の無機絶縁膜に形成されたコンタクトホールが下層側の無機絶縁膜に形成されたコンタクトホールよりも小さく形成されている従来の積層コンタクトホール構造(上層側<下層側)では、上層側のコンタクトホールが微細なパターンである場合、上層側のコンタクトホールの露光解像不良に起因して、上層側のコンタクトホールの開口不良が懸念される。具体的には、下層側のコンタクトホール内に、さらに小さい上層側のコンタクトホールを形成する構造では、レジスト膜厚が厚くなるため、上層側のコンタクトホールが開口不良になりやすい。
上記の構造とは反対に、上層側の無機絶縁膜に形成されたコンタクトホールが下層側の無機絶縁膜に形成されたコンタクトホールよりも大きく形成されている従来の積層コンタクトホール構造(上層側>下層側)では、上層側の無機絶縁膜をエッチングするときに、下層側の無機絶縁膜との間に介在している平坦化膜のテーパーが急峻になることに起因して、上部導電層の段切れが懸念される。
これに対し、有機EL表示装置50aでは、積層コンタクトホール構造において、上層側の第3コンタクトホールH21と下層側の第1コンタクトホールH19の各々の大きさ(開口径)を異ならせるのではなく、図4に示すように、平面視で、第3コンタクトホールH21の開口部O21と、第1コンタクトホールH19の開口部O19とは、互いに部分的に重なっている。なお、第1コンタクトホールH19の開口部O19は、図5に示すように、ドレイン電極18dの少なくとも一部を露出する第1無機絶縁膜19の貫通孔の開口をいう。第3コンタクトホールH21の開口部O21は、図5に示すように、ドレイン電極18d、第1コンタクトホールH19及び第1平坦化膜20の少なくとも一部を露出する第2無機絶縁膜21の貫通孔の開口をいう。換言すると、図4に示すように、平面視で、第3コンタクトホールH21の開口部O21の全部は、第1コンタクトホールH19の開口部O19と重なっていない。平面視で、第3コンタクトホールH21の開口部O21は、第1コンタクトホールH19の開口部O19とは、全体的には(完全には)重ならず、一部でのみ重なっている。さらに換言すると、第3コンタクトホールH21の開口部O21の中心は、第1コンタクトホールH19の開口部O19の中心とは異なる位置にある(各々の中心の位置がずれている)。このように、有機EL表示装置50aでは、積層コンタクトホール構造において、上層側の第3コンタクトホールH21と下層側の第1コンタクトホールH19とを半掛け構造とする。
有機EL表示装置50aでは、図5に示すように、積層コンタクトホール構造を上記の半掛け構造とすることで、コンタクトホールHaの内壁面の少なくとも一部には、中継電極22a(上部導電層)が設けられずに切断された段切れ部C22aが形成される。段切れ部C22aは、図4及び図5に示すように、コンタクトホールHaにおいて、第1コンタクトホールH19の開口部O19(及び第2コンタクトホールH20の開口部O20)の周縁が第3コンタクトホールH21の開口部O21の周縁よりも内側に位置する部分である。一方、コンタクトホールHaの段切れ部C22a側とは反対側(対向する側)の内壁面部において、中継電極22a(上部導電層)とドレイン電極18d(下部電極)とを電気的に接続する電流経路CPが確保される。段切れ部C22a側とは反対側の内壁面部は、図4及び図5に示すように、コンタクトホールHaにおいて、第1コンタクトホールH19の開口部O19(及び第2コンタクトホールH20の開口部O20)の周縁が第3コンタクトホールH21の開口部O21の周縁よりも外側に位置する部分である。このように、有機EL表示装置50aでは、意図的に、第1コンタクトホールH19の開口部O19に対して、第3コンタクトホールH21の開口部O21の位置をずらすことで、従来の積層コンタクトホール構造で懸念される上層側のコンタクトホールの開口不良や上部導電層の段切れなどの不都合が低減される。
なお、第3コンタクトホールH21の開口部O21と第1コンタクトホールH19の開口部O19の各々の大きさ(開口径)は、同等であってもよく、本発明の目的を阻害しない範囲で異なっていてもよい。
また、図5に示すように、第2コンタクトホールH20の開口部O20の周縁は、第1コンタクトホールH19の開口部O19の周縁よりも外側に位置する。なお、第2コンタクトホールH20の開口部O20とは、図5に示すように、ドレイン電極18d及び第1コンタクトホールH19の少なくとも一部を露出する第1平坦化膜20の貫通孔の開口をいう。換言すると、図4に示すように、平面視で、第1コンタクトホールH19の開口部O19の全部は、第2コンタクトホールH20の開口部O20と重なっている。また、上記の半掛け構造により、平面視で、第3コンタクトホールH21の開口部O21と、第2コンタクトホールH20の開口部O20とは、互いに部分的に重なっている。換言すると、平面視で、第3コンタクトホールH21の開口部O21の全部は、第2コンタクトホールH20の開口部O20と重なっていない。平面視で、第3コンタクトホールH21の開口部O21は、第2コンタクトホールH20の開口部O20とは、全体的には(完全には)重ならず、一部でのみ重なっている。さらに換言すると、第3コンタクトホールH21の開口部O21の中心は、第2コンタクトホールH20の開口部O20の中心とは異なる位置にある(各々の中心の位置がずれている)。なお、第3コンタクトホールH21の開口部O21と第2コンタクトホールH20の開口部O20の各々の大きさ(開口径)は、同等であってもよく、本発明の目的を阻害しない範囲で異なっていてもよい。
有機EL素子層40は、図3に示すように、複数のサブ画素Pに対応してマトリクス状に配列された複数の発光素子として複数の有機EL素子35を備えている。
有機EL素子35は、図3に示すように、第2平坦化膜24上に順に設けられた複数の第1電極31と、第1電極31上に各サブ画素Pに設けられた複数の有機EL層33と、有機EL層33上に複数のサブ画素Pに共通して設けられた第2電極34とを備えている。また、有機EL素子35は、図3に示すように、封止膜45で覆われている。
第1電極31は、図3に示すように、複数のサブ画素Pに対応するように、第2平坦化膜24上にマトリクス状に設けられている。第1電極31は、図3に示すように、第2平坦化膜24に形成されたコンタクトホールHbを介して、各サブ画素の中継電極22aに電気的に接続されている。そして、第1電極31は、中継電極22aを介して、各第3TFT9cのドレイン電極18d(又はソース電極18c)に電気的に接続されている。また、第1電極31は、有機EL層33にホール(正孔)を注入する機能を有している。また、第1電極31は、有機EL層33への正孔注入効率を向上させるために、仕事関数の大きな材料で形成するのがより好ましい。ここで、第1電極31を構成する材料としては、例えば、銀(Ag)、アルミニウム(Al)、バナジウム(V)、コバルト(Co)、ニッケル(Ni)、タングステン(W)、金(Au)、チタン(Ti)、ルテニウム(Ru)、マンガン(Mn)、インジウム(In)、イッテルビウム(Yb)、フッ化リチウム(LiF)、白金(Pt)、パラジウム(Pd)、モリブデン(Mo)、イリジウム(Ir)、スズ(Sn)等の金属材料が挙げられる。また、第1電極31を構成する材料は、例えば、アスタチン(At)/酸化アスタチン(AtO2)等の合金であっても構わない。さらに、第1電極31を構成する材料は、例えば、酸化スズ(SnO)、酸化亜鉛(ZnO)、インジウムスズ酸化物(ITO)、インジウム亜鉛酸化物(IZO)のような導電性酸化物等であってもよい。また、第1電極31は、上記材料からなる層を複数積層して形成されていてもよい。なお、仕事関数の大きな化合物材料としては、例えば、インジウムスズ酸化物(ITO)やインジウム亜鉛酸化物(IZO)等が挙げられる。
第1電極31の周端部は、複数のサブ画素Pに共通して格子状に設けられたエッジカバー32で覆われている。ここで、エッジカバー32を構成する材料としては、例えば、ポリイミド樹脂、アクリル樹脂、ポリシロキサン樹脂、ノボラック樹脂等のポジ型の感光性樹脂材料、又はポリシロキサン系のSOG材料等が挙げられる。エッジカバー32の表面の一部は、図3に示すように、図中上方に突出して、島状に設けられた画素フォトスペーサになっている。
有機EL層33は、図3に示すように、各第1電極31上に配置され、複数のサブ画素Pに対応するように、マトリクス状に設けられている。ここで、各有機EL層33は、図7に示すように、第1電極31上に順に設けられた正孔注入層1、正孔輸送層2、発光層3、電子輸送層4及び電子注入層5を備えている。
正孔注入層1は、陽極バッファ層とも呼ばれ、第1電極31と有機EL層33とのエネルギーレベルを近づけ、第1電極31から有機EL層33への正孔注入効率を改善する機能を有している。ここで、正孔注入層1を構成する材料としては、例えば、トリアゾール誘導体、オキサジアゾール誘導体、イミダゾール誘導体、ポリアリールアルカン誘導体、ピラゾリン誘導体、フェニレンジアミン誘導体、オキサゾール誘導体、スチリルアントラセン誘導体、フルオレノン誘導体、ヒドラゾン誘導体、スチルベン誘導体等が挙げられる。
正孔輸送層2は、第1電極31から有機EL層33への正孔の輸送効率を向上させる機能を有している。ここで、正孔輸送層2を構成する材料としては、例えば、ポルフィリン誘導体、芳香族第三級アミン化合物、スチリルアミン誘導体、ポリビニルカルバゾール、ポリ-p-フェニレンビニレン、ポリシラン、トリアゾール誘導体、オキサジアゾール誘導体、イミダゾール誘導体、ポリアリールアルカン誘導体、ピラゾリン誘導体、ピラゾロン誘導体、フェニレンジアミン誘導体、アリールアミン誘導体、アミン置換カルコン誘導体、オキサゾール誘導体、スチリルアントラセン誘導体、フルオレノン誘導体、ヒドラゾン誘導体、スチルベン誘導体、水素化アモルファスシリコン、水素化アモルファス炭化シリコン、硫化亜鉛、セレン化亜鉛等が挙げられる。
発光層3は、第1電極31及び第2電極34による電圧印加の際に、第1電極31及び第2電極34から正孔及び電子がそれぞれ注入されると共に、正孔及び電子が再結合する領域である。ここで、発光層3は、発光効率が高い材料により形成されている。そして、発光層3を構成する材料としては、例えば、金属オキシノイド化合物[8-ヒドロキシキノリン金属錯体]、ナフタレン誘導体、アントラセン誘導体、ジフェニルエチレン誘導体、ビニルアセトン誘導体、トリフェニルアミン誘導体、ブタジエン誘導体、クマリン誘導体、ベンズオキサゾール誘導体、オキサジアゾール誘導体、オキサゾール誘導体、ベンズイミダゾール誘導体、チアジアゾール誘導体、ベンズチアゾール誘導体、スチリル誘導体、スチリルアミン誘導体、ビススチリルベンゼン誘導体、トリススチリルベンゼン誘導体、ペリレン誘導体、ペリノン誘導体、アミノピレン誘導体、ピリジン誘導体、ローダミン誘導体、アクイジン誘導体、フェノキサゾン、キナクリドン誘導体、ルブレン、ポリ-p-フェニレンビニレン、ポリシラン等が挙げられる。
電子輸送層4は、電子を発光層3まで効率良く移動させる機能を有している。ここで、電子輸送層4を構成する材料としては、例えば、有機化合物として、オキサジアゾール誘導体、トリアゾール誘導体、ベンゾキノン誘導体、ナフトキノン誘導体、アントラキノン誘導体、テトラシアノアントラキノジメタン誘導体、ジフェノキノン誘導体、フルオレノン誘導体、シロール誘導体、金属オキシノイド化合物等が挙げられる。
電子注入層5は、第2電極34と有機EL層33とのエネルギーレベルを近づけ、第2電極34から有機EL層33へ電子が注入される効率を向上させる機能を有し、この機能により、有機EL素子35の駆動電圧を下げることができる。なお、電子注入層5は、陰極バッファ層とも呼ばれる。ここで、電子注入層5を構成する材料としては、例えば、フッ化リチウム(LiF)、フッ化マグネシウム(MgF2)、フッ化カルシウム(CaF2)、フッ化ストロンチウム(SrF2)、フッ化バリウム(BaF2)のような無機アルカリ化合物、酸化アルミニウム(Al2O3)、酸化ストロンチウム(SrO)等が挙げられる。
第2電極34は、図3に示すように、各有機EL層33及びエッジカバー32を覆うように設けられている。また、第2電極34は、有機EL層33に電子を注入する機能を有している。また、第2電極34は、有機EL層33への電子注入効率を向上させるために、仕事関数の小さな材料で構成するのがより好ましい。ここで、第2電極34を構成する材料としては、例えば、銀(Ag)、アルミニウム(Al)、バナジウム(V)、コバルト(Co)、ニッケル(Ni)、タングステン(W)、金(Au)、カルシウム(Ca)、チタン(Ti)、イットリウム(Y)、ナトリウム(Na)、ルテニウム(Ru)、マンガン(Mn)、インジウム(In)、マグネシウム(Mg)、リチウム(Li)、イッテルビウム(Yb)、フッ化リチウム(LiF)等が挙げられる。また、第2電極34は、例えば、マグネシウム(Mg)/銅(Cu)、マグネシウム(Mg)/銀(Ag)、ナトリウム(Na)/カリウム(K)、アスタチン(At)/酸化アスタチン(AtO2)、リチウム(Li)/アルミニウム(Al)、リチウム(Li)/カルシウム(Ca)/アルミニウム(Al)、フッ化リチウム(LiF)/カルシウム(Ca)/アルミニウム(Al)等の合金により形成されていてもよい。また、第2電極34は、例えば、酸化スズ(SnO)、酸化亜鉛(ZnO)、インジウムスズ酸化物(ITO)、インジウム亜鉛酸化物(IZO)等の導電性酸化物により形成されていてもよい。また、第2電極34は、上記材料からなる層を複数積層して形成されていてもよい。なお、仕事関数が小さい材料としては、例えば、マグネシウム(Mg)、リチウム(Li)、フッ化リチウム(LiF)、マグネシウム(Mg)/銅(Cu)、マグネシウム(Mg)/銀(Ag)、ナトリウム(Na)/カリウム(K)、リチウム(Li)/アルミニウム(Al)、リチウム(Li)/カルシウム(Ca)/アルミニウム(Al)、フッ化リチウム(LiF)/カルシウム(Ca)/アルミニウム(Al)等が挙げられる。
封止膜45(Thin Film Encapsulation、TFE膜)は、図3に示すように、各有機EL素子35を覆うように有機EL素子層40上に設けられている。封止膜45は、図3に示すように、第2電極34を覆うように設けられた第1無機封止膜41と、第1無機封止膜41上に設けられた有機封止膜42と、有機封止膜42を覆うように設けられた第2無機封止膜43とを備え、有機EL層33を水分や酸素等から保護する機能を有している。第1無機封止膜41及び第2無機封止膜43は、例えば、酸化シリコン(SiO2)や酸化アルミニウム(Al2O3)、四窒化三ケイ素(Si3N4)のような窒化シリコン(SiNx(xは正数))、炭窒化ケイ素(SiCN)等の無機材料により構成されている。また、有機封止膜42は、例えば、アクリル樹脂、ポリ尿素樹脂、パリレン樹脂、ポリイミド樹脂、ポリアミド樹脂等の有機材料により構成されている。
上述した有機EL表示装置50aは、各サブ画素Pにおいて、ゲート線14gを介して第1TFT9aにゲート信号が入力されることにより、第1TFT9aがオン状態となり、ソース線18fを介して第2TFT9bのゲート電極及びキャパシタ9dにソース信号に対応する所定の電圧が書き込まれて、発光制御線14eを介して第3TFT9cに発光制御信号が入力されたときに第3TFT9cがオン状態となり、第2TFT9bのゲート電圧に応じた電流が電源線18gから有機EL層33に供給されることにより、有機EL層33の発光層3が発光して、画像表示が行われる。なお、有機EL表示装置50aでは、第1TFT9aがオフ状態になっても、第2TFT9bのゲート電圧がキャパシタ9dによって保持されるので、次のフレームのゲート信号が入力されるまで発光層3による発光が各サブ画素Pで維持される。
次に、本実施形態の有機EL表示装置50aの製造方法について説明する。本実施形態の有機EL表示装置50aの製造方法は、TFT層形成工程と、有機EL素子層形成工程と、封止膜形成工程とを備える。
<TFT層形成工程>
例えば、ガラス基板上に形成した樹脂基板10の表面に、周知の方法を用いて、ベースコート膜11、第1TFT9a、第2TFT9b、第3TFT9c〔そのドレイン電極18d等(下部導電層)〕、キャパシタ9d、第1無機絶縁膜19、第1平坦化膜20、第2無機絶縁膜21、コンタクトホールHa(第1コンタクトホールH19、第2コンタクトホールH20及び第3コンタクトホールH21)、上部導電層(中継電極22a等)、第2平坦化膜24等を順に形成して、TFT層30aを形成する。
例えば、ガラス基板上に形成した樹脂基板10の表面に、周知の方法を用いて、ベースコート膜11、第1TFT9a、第2TFT9b、第3TFT9c〔そのドレイン電極18d等(下部導電層)〕、キャパシタ9d、第1無機絶縁膜19、第1平坦化膜20、第2無機絶縁膜21、コンタクトホールHa(第1コンタクトホールH19、第2コンタクトホールH20及び第3コンタクトホールH21)、上部導電層(中継電極22a等)、第2平坦化膜24等を順に形成して、TFT層30aを形成する。
ここで、有機EL表示装置50aの製造方法では、積層コンタクトホール構造を有するコンタクトホールHaを形成するときに、平面視で第1コンタクトホールH19の開口部O19と第3コンタクトホールH21の開口部O21とが互いに部分的に重なるように、第1コンタクトホールH19に対して半掛け構造に、第3コンタクトホールH21を形成する。なお、第2コンタクトホールH20は、その開口部O20の周縁が、第1コンタクトホールH19の開口部O19の周縁よりも外側に位置するように形成する。
<有機EL素子層形成工程>
表示領域Dにおいて、TFT層形成工程で形成されたTFT層30aの第2平坦化膜24上に、周知の方法を用いて、第1電極31、エッジカバー32、有機EL層33(正孔注入層1、正孔輸送層2、発光層3、電子輸送層4、電子注入層5)及び第2電極34を形成して、有機EL素子35を形成して、有機EL素子層40を形成する。
表示領域Dにおいて、TFT層形成工程で形成されたTFT層30aの第2平坦化膜24上に、周知の方法を用いて、第1電極31、エッジカバー32、有機EL層33(正孔注入層1、正孔輸送層2、発光層3、電子輸送層4、電子注入層5)及び第2電極34を形成して、有機EL素子35を形成して、有機EL素子層40を形成する。
<封止膜形成工程>
まず、有機EL素子層形成工程で形成された有機EL素子層40が形成された基板表面に、各有機EL素子35を覆うように、蒸着マスクとしてCMMを用いて、例えば、窒化シリコン膜、酸化シリコン膜、酸窒化シリコン膜等の無機絶縁膜をプラズマCVD(Chemical Vapor Deposition)法により成膜して、第1無機封止膜41を形成する。続いて、第1無機封止膜41上に、例えば、インクジェット法により、アクリル樹脂等の有機樹脂材料を成膜して、有機封止膜42を形成する。その後、有機封止膜42を覆うように、蒸着マスクとしてCMMを用いて、例えば、窒化シリコン膜、酸化シリコン膜、酸窒化シリコン膜等の無機絶縁膜をプラズマCVD法により成膜して、第2無機封止膜43を形成する。以上の工程により、第1無機封止膜41、有機封止膜42及び第2無機封止膜43が順に積層された封止膜45が形成される。
まず、有機EL素子層形成工程で形成された有機EL素子層40が形成された基板表面に、各有機EL素子35を覆うように、蒸着マスクとしてCMMを用いて、例えば、窒化シリコン膜、酸化シリコン膜、酸窒化シリコン膜等の無機絶縁膜をプラズマCVD(Chemical Vapor Deposition)法により成膜して、第1無機封止膜41を形成する。続いて、第1無機封止膜41上に、例えば、インクジェット法により、アクリル樹脂等の有機樹脂材料を成膜して、有機封止膜42を形成する。その後、有機封止膜42を覆うように、蒸着マスクとしてCMMを用いて、例えば、窒化シリコン膜、酸化シリコン膜、酸窒化シリコン膜等の無機絶縁膜をプラズマCVD法により成膜して、第2無機封止膜43を形成する。以上の工程により、第1無機封止膜41、有機封止膜42及び第2無機封止膜43が順に積層された封止膜45が形成される。
最後に、基板表面に保護シート(不図示)を貼付した後に、樹脂基板10のガラス基板側からレーザー光を照射することにより、樹脂基板10の下面からガラス基板を剥離させ、ガラス基板を剥離させた樹脂基板10の下面に保護シート(不図示)を貼付する。以上のようにして、有機EL表示装置50aを製造することができる。
<効果>
以上説明したように、本実施形態の有機EL表示装置50aによれば、以下の効果を得ることができる。
(1)有機EL表示装置50aは、下部導電層(第3TFT9cのドレイン電極18d等)と、第1無機絶縁膜19と、平坦化膜(第1平坦化膜20等)と、第2無機絶縁膜21と、上部導電層(中継電極22a等)と、下部導電層と上部導電層とを電気的に接続するためのコンタクトホールHaとを有するTFT層30aを備える。コンタクトホールHaは、第1無機絶縁膜19、平坦化膜及び第2無機絶縁膜21にそれぞれ形成された第1コンタクトホールH19、第2コンタクトホールH20及び第3コンタクトホールH21という層の異なる3つのコンタクトホールを重ねて配置する積層コンタクトホール構造を有する。有機EL表示装置50aでは、上記の積層コンタクトホール構造において、平面視で、下層側の第1コンタクトホールH19の開口部O19と、上層側の第3コンタクトホールH21の開口部O21とは、互いに部分的に重なっている。第3コンタクトホールH21と第1コンタクトホールH19とを半掛け構造とすることで、第3コンタクトホールH21の開口部O21が確保され、且つ、上部導電層は一部段切れするものの(中継電極22aの段切れ部C22a等)、それ以外の部分において下部導電層から上部導電層への電流経路CPを確保できる。
(2)有機EL表示装置50aでは、上記(1)より、従来の積層コンタクトホール構造で懸念される上層側のコンタクトホールの開口不良や上部導電層の段切れなどの不都合を低減できる。
(3)有機EL表示装置50aでは、上記(1)及び(2)より、表示装置の信頼性向上を図ることができる。
以上説明したように、本実施形態の有機EL表示装置50aによれば、以下の効果を得ることができる。
(1)有機EL表示装置50aは、下部導電層(第3TFT9cのドレイン電極18d等)と、第1無機絶縁膜19と、平坦化膜(第1平坦化膜20等)と、第2無機絶縁膜21と、上部導電層(中継電極22a等)と、下部導電層と上部導電層とを電気的に接続するためのコンタクトホールHaとを有するTFT層30aを備える。コンタクトホールHaは、第1無機絶縁膜19、平坦化膜及び第2無機絶縁膜21にそれぞれ形成された第1コンタクトホールH19、第2コンタクトホールH20及び第3コンタクトホールH21という層の異なる3つのコンタクトホールを重ねて配置する積層コンタクトホール構造を有する。有機EL表示装置50aでは、上記の積層コンタクトホール構造において、平面視で、下層側の第1コンタクトホールH19の開口部O19と、上層側の第3コンタクトホールH21の開口部O21とは、互いに部分的に重なっている。第3コンタクトホールH21と第1コンタクトホールH19とを半掛け構造とすることで、第3コンタクトホールH21の開口部O21が確保され、且つ、上部導電層は一部段切れするものの(中継電極22aの段切れ部C22a等)、それ以外の部分において下部導電層から上部導電層への電流経路CPを確保できる。
(2)有機EL表示装置50aでは、上記(1)より、従来の積層コンタクトホール構造で懸念される上層側のコンタクトホールの開口不良や上部導電層の段切れなどの不都合を低減できる。
(3)有機EL表示装置50aでは、上記(1)及び(2)より、表示装置の信頼性向上を図ることができる。
《第2の実施形態》
次に、図8を用いて、本発明の第2の実施形態について説明する。図8は、本実施形態の有機EL表示装置50bのTFT層30bに形成されるコンタクトホールHa近傍を示す拡大断面図であり、図5に相当する図である。なお、図8では、第2層間絶縁膜17の下層及び第2平坦化膜24の上層が省略されている。有機EL表示装置50bの全体構成は、TFT層30bの構成以外、上述の第1の実施形態の場合と同じであるため、ここでは詳しい説明を省略する。また、上述の第1の実施形態と同様の構成部分については同一の符号を付してその説明を省略する。
次に、図8を用いて、本発明の第2の実施形態について説明する。図8は、本実施形態の有機EL表示装置50bのTFT層30bに形成されるコンタクトホールHa近傍を示す拡大断面図であり、図5に相当する図である。なお、図8では、第2層間絶縁膜17の下層及び第2平坦化膜24の上層が省略されている。有機EL表示装置50bの全体構成は、TFT層30bの構成以外、上述の第1の実施形態の場合と同じであるため、ここでは詳しい説明を省略する。また、上述の第1の実施形態と同様の構成部分については同一の符号を付してその説明を省略する。
有機EL表示装置50bを構成するTFT層30bは、図8に示すように、上部導電層(中継電極22a等)の上層として、第3無機絶縁膜23をさらに有する。第3無機絶縁膜23は、コンタクトホールHa(それを構成する第3コンタクトホールH21)を覆うように設けられる。そのため、コンタクトホールHaの内壁面に形成された中継電極22a及び当該内壁面の段切れ部C22aは、第3無機絶縁膜23で覆われる。これにより、段切れ部C22aから露出する第1平坦化膜20への水分の浸入・伝達を防止する。すなわち、第3無機絶縁膜23は、段切れ部C22aから露出する第1平坦化膜20を水分等から保護する機能を有する。
第3無機絶縁膜23は、上記の機能より、コンタクトホールHaを覆うように、少なくともコンタクトホールHaの周囲に沿う領域に設けられていてもよく、表示領域D全面〔第2無機絶縁膜21及び上部導電層(中継電極22a等)上〕に設けられていてもよい。なお、図8に示すように、第3無機絶縁膜23上には、第2平坦化膜24が設けられる。
第3無機絶縁膜23は、例えば、窒化シリコン(SiNx(xは正数))、酸化シリコン(SiO2)、酸窒化シリコン(SiON)等の無機絶縁膜の単層膜又は積層膜により構成される。
有機EL表示装置50bは、上述の有機EL表示装置50aのTFT層形成工程において、以下のように変更すればよい。TFT層形成工程において、上部導電層(中継電極22a等)を形成した後、第2平坦化膜24を形成する前に、周知の方法を用いて、第3無機絶縁膜23を形成する。
<効果>
以上に説明した有機EL表示装置50bによれば、上述した有機EL表示装置50aの効果に加えて、以下の効果を得ることができる。
(4)有機EL表示装置50bは、コンタクトホールHa(それを構成する第3コンタクトホールH21)を覆うように設けられた第3無機絶縁膜23をさらに有するTFT層30bを備える。有機EL表示装置50bでは、コンタクトホールHaの内壁面の段切れ部C22aから露出する第1平坦化膜20が第3無機絶縁膜23で覆われているため、当該第1平坦化膜20への水分の浸入・伝達を防止できる。その結果、有機EL表示装置50bでは、表示装置の信頼性向上をより一層図ることができる。
以上に説明した有機EL表示装置50bによれば、上述した有機EL表示装置50aの効果に加えて、以下の効果を得ることができる。
(4)有機EL表示装置50bは、コンタクトホールHa(それを構成する第3コンタクトホールH21)を覆うように設けられた第3無機絶縁膜23をさらに有するTFT層30bを備える。有機EL表示装置50bでは、コンタクトホールHaの内壁面の段切れ部C22aから露出する第1平坦化膜20が第3無機絶縁膜23で覆われているため、当該第1平坦化膜20への水分の浸入・伝達を防止できる。その結果、有機EL表示装置50bでは、表示装置の信頼性向上をより一層図ることができる。
《その他の実施形態》
上記各実施形態では、下部導電層として第3金属膜により形成されたドレイン電極と、上部導電層として第4金属膜により形成された中継電極とを有するTFT層を例示したが、TFT層は、下部導電層、下層側の無機絶縁膜、平坦化膜、上層側の無機絶縁膜及び上部導電層が順に積層された積層構造であれば、下部導電層及び上部導電層を形成する金属膜は上記のものに特に限定されない。
上記各実施形態では、下部導電層として第3金属膜により形成されたドレイン電極と、上部導電層として第4金属膜により形成された中継電極とを有するTFT層を例示したが、TFT層は、下部導電層、下層側の無機絶縁膜、平坦化膜、上層側の無機絶縁膜及び上部導電層が順に積層された積層構造であれば、下部導電層及び上部導電層を形成する金属膜は上記のものに特に限定されない。
上記各実施形態では、正孔注入層、正孔輸送層、発光層、電子輸送層及び電子注入層の5層積層構造の有機EL層を例示したが、有機EL層は、例えば、正孔注入層兼正孔輸送層、発光層、及び電子輸送層兼電子注入層の3層積層構造であってもよい。
また、上記各実施形態では、第1電極を陽極とし、第2電極を陰極とした有機EL表示装置を例示したが、本発明は、有機EL層の積層構造を反転させ、第1電極を陰極とし、第2電極を陽極とした有機EL表示装置にも適用することができる。
上記各実施形態では、第1電極に接続されたTFTの電極をドレイン電極とした有機EL表示装置を例示したが、本発明は、第1電極に接続されたTFTの電極をソース電極と呼ぶ有機EL表示装置にも適用することができる。
上記各実施形態では、表示装置として有機EL表示装置したが、本発明は、アクティブマトリクス駆動方式の液晶表示装置等の表示装置にも適用することができる。
上記各実施形態では、表示装置として有機EL表示装置を例に挙げて説明したが、本発明は、有機EL表示装置に限定されず、フレキシブルな表示装置であれば適用可能である。例えば、量子ドット含有層を用いた発光素子であるQLED(Quantum-dot light emitting diode)等を備えたフレキシブルな表示装置に適用することができる。
以上説明したように、本発明は、フレキシブルな表示装置について有用である。

Claims (12)
- ベース基板と、上記ベース基板上に設けられた薄膜トランジスタ層とを備え、
上記薄膜トランジスタ層は、順に設けられた下部導電層、第1無機絶縁膜、平坦化膜、第2無機絶縁膜及び上部導電層と、上記上部導電層を上記下部導電層に電気的に接続するためのコンタクトホールとを有し、
上記コンタクトホールは、上記第1無機絶縁膜に形成された第1コンタクトホールと、上記平坦化膜に形成された第2コンタクトホールと、上記第2無機絶縁膜に形成された第3コンタクトホールとを重ねて配置する積層コンタクトホール構造に形成された表示装置であって、
平面視で、上記第3コンタクトホールの開口部と上記第1コンタクトホールの開口部とは、互いに部分的に重なっていることを特徴とする表示装置。 - 請求項1に記載された表示装置において、
上記第3コンタクトホールの開口部の中心は、上記第1コンタクトホールの開口部の中心とは異なる位置にあることを特徴とする表示装置。 - 請求項1又は2に記載された表示装置において、
上記コンタクトホールの内壁面の少なくとも一部には、上記上部導電層の切断された段切れ部が形成されていることを特徴とする表示装置。 - 請求項3に記載された表示装置において、
上記コンタクトホールの上記段切れ部側とは反対側の内壁面部において、上記上部導電層を上記下部導電層に電気的に接続する電流経路が形成されていることを特徴とする表示装置。 - 請求項1~4の何れか1つに記載された表示装置において、
上記薄膜トランジスタ層は、上記コンタクトホールを覆うように設けられた第3無機絶縁膜をさらに有することを特徴とする表示装置。 - 請求項5に記載された表示装置において、
上記コンタクトホールの内壁面の少なくとも一部には、上記上部導電層の切断された段切れ部が形成され、
上記段切れ部から露出する上記平坦化膜は、上記第3無機絶縁膜で覆われていることを特徴とする表示装置。 - 請求項1~6の何れか1つに記載された表示装置において、
上記第2コンタクトホールの開口部の周縁は、上記第1コンタクトホールの開口部の周縁よりも外側に位置することを特徴とする表示装置。 - 請求項1~7の何れか1つに記載された表示装置において、
平面視で、上記第3コンタクトホールの開口部と上記第2コンタクトホールの開口部とは、互いに部分的に重なっていることを特徴とする表示装置。 - 請求項1~8の何れか1つに記載された表示装置において、
上記下部導電層は、上記薄膜トランジスタ層に、表示領域を構成する複数のサブ画素に対応してそれぞれ配置された薄膜トランジスタのソース電極又はドレイン電極であることを特徴とする表示装置。 - 請求項1~9の何れか1つに記載された表示装置において、
上記薄膜トランジスタ層上に設けられ、表示領域を構成する複数のサブ画素に対応して発光素子がそれぞれ配列された発光素子層を備え、
上記発光素子は、第1電極を有し、
上記上部導電層は、上記第1電極と電気的に接続されていることを特徴とする表示装置。 - 請求項10に記載された表示装置において、
上記発光素子は有機エレクトロルミネッセンス素子であることを特徴とする表示装置。 - 請求項10又は11に記載された表示装置において、
上記発光素子層を覆うように設けられ、第1無機封止膜、有機封止膜及び第2無機封止膜が順に積層された封止膜を備えることを特徴とする表示装置。
