Description

プローブ装置およびその製造方法
 本発明は、被検査基板の表面に形成された電極に接触させて、被検査基板の電気的な測定・検査を可能とするプローブ装置およびその製造方法に関する。
 フリップチップ技術を用いたフリップチップパッケージ(半導体パッケージ)が開発されている。フリップチップパッケージは、半導体チップと、この半導体チップを搭載するためのパッケージ基板と、を備える。パッケージ基板の表面には、多数の電極パッド部が形成されている。それぞれの電極パッド部には、はんだバンプが形成されている。はんだバンプは、半導体チップとの接続部となるものであり、電極パッド部のメタル層の上に例えばめっき技術などによって形成されている。
 このようなパッケージ基板の電気特性の測定・検査には、複数のプローブを備えるプローブ装置が用いられる。プローブ装置では、はんだバンプの高さにばらつきがあっても、複数のプローブが同時にはんだバンプに接触することが要求される。従来のプローブ装置としては、プローブの先端が進退(出没)動作可能となるように、スプリングコイルで付勢された機械構造のものを2次元的に配置したものが知られている(例えば、特許文献1参照)。この従来のプローブ装置では、4端子検査方法により、被測定対象基板の電気特性が測定される。この他のプローブとしては、MEMS(Micro Electro Mechanical Systems)技術を用いて製造された多数のカンチレバー構造のものを2次元的に配置するものなどが知られている。

 近年、半導体チップは、製造プロセス技術の向上により益々高集積化が進んでいる。これに伴い、この半導体チップを搭載するためのパッケージ基板の表面においては、はんだバンプが形成された電極パッド部の数が増加して、電極パッド部の微細化および狭ピッチ化も進んでいる。しかし、上述のスプリングコイルを備える機械構造のプローブや、MEMS技術を用いて作製されるプローブなどは、パッケージ基板の表面において微細化および狭ピッチ化が進んだ電極パッド部に対向するように、2次元的に集積・配置させることが困難である。
 本発明は、上記の課題に鑑みてなされたものであって、微細化ならびに狭ピッチ化に対応して確実な測定・検査を可能にするプローブ装置およびその製造方法を提供することを目的とする。
 上述した課題を解決するために、本発明の態様は、複数のプローブを有し、電気特性の測定・検査を行うプローブ装置であって、プローブ装置基板と、前記プローブ装置基板の基板面上に設けられた第1弾性材料層と、前記第1弾性材料層の上面に形成され、前記第1弾性材料層の周縁部に配置された第1配線パッド部を有し、それぞれの前記プローブと対応する複数の第1配線パターンと、前記第1弾性材料層の上に積層された第2弾性材料層と、前記第2弾性材料層の上に形成され、それぞれの前記プローブに接続された第2配線パターンと、前記第2弾性材料層を貫通して、互いに対応する前記第1配線パターンと前記第2配線パターンとを接続するスルーホールと、を備え、前記プローブが前記第2配線パターンの上に、前記第2弾性材料層の上面に対して直角をなす方向へ突出するように形成されていることを特徴とする。
 上記態様としては、複数の前記プローブは、前記第2弾性材料層の上に集約して配置され、前記スルーホール同士は、前記プローブ同士の間隔よりも長い間隔で配置され、前記第2配線パターンは、それぞれの対応する前記スルーホールに向けて互いに間隔が広がるように形成されていることが好ましい。
 上記態様としては、前記第2弾性材料層は、感光性を有するポリイミドを用いて形成されていることが好ましい。
 上記態様としては、前記プローブは、ニッケルまたはニッケルコバルト合金で形成されていることが好ましい。
 上記態様としては、前記プローブ装置基板は、ガラスからなることが好ましい。
 上記態様としては、前記プローブは、前記第2配線パターンにおける電極パッド部に設けられていることが好ましい。

 本発明の他の態様は、プローブ装置の製造方法であって、プローブ装置基板の基板面上に第1弾性材料層を成膜する工程と、前記第1弾性材料層の上に、前記第1弾性材料層の周縁部に配置される第1配線パッド部を有する複数の第1配線パターンを形成する工程と、前記第1弾性材料層の上に第2弾性材料層を積層する工程と、前記第2弾性材料層に、それぞれが前記第1配線パターンに接続する複数のスルーホールを形成する工程と、前記第2弾性材料層の上に、それぞれの前記スルーホールに接続する複数の第2配線パターンを形成する第2配線パターン形成工程と、それぞれの前記第2配線パターンの電極パッド部に、前記第2弾性材料層の上面に対して直角をなす方向に突出する複数のプローブを電鋳加工により形成するプローブ形成工程と、を備えることを特徴とする。
 上記態様としては、複数の前記プローブを前記第2弾性材料層の上に集約するように配置させ、前記スルーホール同士は、前記プローブ同士の間隔よりも長い間隔で配置させ、前記第2配線パターンを、それぞれの対応する前記スルーホールに向けて互いに間隔が広がるように形成することが好ましい。

 本発明に係るプローブ装置およびその製造方法によれば、微細化ならびに狭ピッチ化に対応して確実な測定・検査を可能にするという効果がある。

 以下に、本発明の実施の形態に係るプローブ装置およびその製造方法の詳細を図面に基づいて説明する。但し、図面は模式的なものであり、各部材の数、各部材の寸法、寸法の比率、形状などは現実のものと異なることに留意すべきである。また、図面相互間においても互いの寸法の関係や比率や形状が異なる部分が含まれている。
 本実施の形態では、被検査基板として、例えば表面または裏面に多数のバンプが設けられているパッケージ基板、プリント配線基板、フレキシブル基板、多層配線基板、液晶ディスプレイや有機ELディスプレイなどの電極板、およびフィルムキャリアなど種々の基板に適用可能である。また、本実施の形態に係るプローブ装置は、ウェハやLSIチップと呼ばれる半導体素子の電気特性を測定する場合にも適用できる。
[第1の実施の形態]
(プローブ装置の概略構成)
 図1から図3を用いて、本発明の第1の実施の形態に係るプローブ装置20の構成、作用、および効果について説明する。
 図1から図3に示すように、本実施の形態に係るプローブ装置20は、プローブ装置基板1と、第1弾性材料層2と、第1配線パターン3Aと、第2弾性材料層4と、第2配線パターン10と、第2弾性材料層4を貫通するスルーホール6と、第2弾性材料層4の中央に集約して配置された複数のプローブ12と、を備える。
 プローブ装置基板1は、長方形のガラス板からなり、例えば、500μmの厚さを有する。プローブ装置基板1の大きさは、図示しない被測定基板の大きさ、バンプの数、バンプの配置構造などに応じて、適宜設定される。
 第1弾性材料層2は、クッション性、可撓性などを有するポリイミドからなり、プローブ装置基板1の一方の基板面の全体に亘って積層されている。すなわち、第1弾性材料層2もプローブ装置基板1と同様に長方形に形成されている。第1弾性材料層2の厚さ寸法として、例えば3.0~50.0μmに設定可能であるが、これに限定されるものではない。本実施の形態では、第1弾性材料層2の厚さ寸法が5μmに設定されている。
 図2に示すように、第1弾性材料層2の上面(図2においては下面)には、複数の第1配線パターン3Aが形成されている。これら第1配線パターン3Aは、銅(Cu)からなり、膜厚が例えば6μmに設定されている。図1に示すように、第1配線パターン3Aは、X方向に沿って延在し、第1弾性材料層2の一辺の周縁部近傍に互いに間隔を隔てて略平行をなすように配置されている。図1に示すように、これら第1配線パターン3AにおけるX方向における周縁側に位置する端部には、平面長方形状の第1配線パッド部3Bが形成されている。本実施の形態では、Y方向に沿って、第1配線パッド部3BがX方向に互い違いに配置され、Y方向に並ぶ第1配線パッド部3Bが2列になるような配置に設定されている。このため、それぞれのY方向に沿った列における第1配線パッド部3B同士の間隔が、大きくなるように設定されている。なお、本実施の形態では、第1配線パッド部3Bの列を2列に設定したが、第1配線パターン3Aの数(プローブ12の数)に応じて、適宜列数を設定してもよい。
 図2に示すように、本実施の形態では、第1弾性材料層2の上面側(図2においては下面側)に対して、この第1弾性材料層2の輪郭内に収まる小さな領域に第2弾性材料層4を積層している。第2弾性材料層4におけるY方向の辺の長さは、第1弾性材料層2のY方向の辺の長さに近い寸法に設定されている。図1および図2に示すように、上記第1配線パターン3Aにおける第1弾性材料層2の周縁側に設けられた第1配線パッド部3Bと反対側の端部は、第2弾性材料層4の輪郭内に入る位置まで延在されている。
 本実施の形態では、第2弾性材料層4は、感光性を有するポリイミドからなり、膜厚が例えば10μmに設定されている。図1に示すように、上記した複数のスルーホール6は、第1弾性材料層2において第1配線パッド部3Bが配置されている領域に近い、第2弾性材料層4(保護膜13の下地層)の周縁部の近傍に、Y方向に沿って配置されている。スルーホール6同士の間隔は、後述するプローブ12同士の間隔よりも大きくなるように設定されている。
 スルーホール6は、第2弾性材料層4に所定パターンが設定されたフォトマスクを介して光照射を行い、光照射された領域が除去されるように現像して形成された接続用開口部4A(図5-2参照)内に無電解めっきおよびCuめっきにより形成されている。
 第2弾性材料層4の上面(図2においては下面)には、シード層7を下地とする第2配線パターン10が形成されている。図1および図3に示すように、それぞれの第2配線パターン10(シード層7を含む)の一端は、スルーホール6の上端面に接続されている。複数の第2配線パターン10は、それぞれの端部に形成された電極パッド部10Aが、第2弾性材料層4の中央部にマトリクス状に集束するように引き回されている。
 図2および図3に示すように、この電極パッド部10Aには、プローブ12が、第2弾性材料層4に直角をなす方向に突出するように設けられている。このプローブ12には、ニッケルまたはニッケルコバルト合金を用いることができ、本実施の形態では、ニッケルコバルト合金を用いている。具体的には、図9-1に示すように、電極パッド部10Aの中央に露出したシード層7から露出開口部11Bを経てプローブ12が成長するように電鋳加工して形成されている。
 スルーホール6同士は、プローブ12同士の間隔よりも長い間隔で配置され、第2配線パターン10は、それぞれの対応するスルーホール6に向けて互いに間隔が広がるように形成されている。
 プローブ12が設けられた第2弾性材料層4の上には、保護膜13が形成されている。保護膜13としては、レジストもしくは感光性を有するポリイミドを用いることが好ましい。本実施の形態では、保護膜13の厚さとしては、例えば20μmに設定されているが、これに限定されるものではない。この保護膜13からは、プローブ12が突出している。
 図1および図2に示すように、本実施の形態では、第1弾性材料層2における第1配線パッド部3Bが形成された周縁部に、フレキシブル回路基板14が接続されている。図2に示すように、フレキシブル回路基板14は、一端側の表面に、第1配線パッド部3Bに接続する接続パッド部14Aが形成され、他端側の裏面に接続パッド部14Bが設けられている。この接続パッド部14Bは、テスタなどへの接続に用いることができる。なお、本実施の形態では、フレキシブル回路基板14を用いたが、この他にソケットを用いることも可能である。
 また、本実施の形態では、第1弾性材料層2および第2弾性材料層4として、ポリイミドを用いたが、それ以外の材料として、ポリアミド、ポリエステル、ポリエチレン、ポリビニルアルコール、ポリプロピレン、ポリカーボネート、ポリスチレン等を挙げることができる。
 本実施の形態では、第2弾性材料層4として感光性のポリイミドを用いたが、感光性を有しないポリイミドを用い、スルーホール6のための接続用開口部4Aをレーザ照射で加工することにより開口させる構成としてもよい。
[本実施の形態の作用・効果]
 本実施の形態では、マトリクス状に配置された複数のプローブ12が、被検査基板側のバンプ同士の間隔などに応じて短い間隔に設定されている。しかし、それぞれのプローブ12に接続された第2配線パターン10は、間隔が長く設定されたスルーホール6の上端面に向けて、引き回せばよいため、微細化ならびに狭ピッチ化されたプローブ12であっても、確実に測定・検査を可能にすることができる。
 上述のように、本実施の形態に係るプローブ装置20では、微細化ならびに狭ピッチ化されたプローブ12であっても、第1配線パターン3A同士の間隔を広く設定することが可能となるため、配線接続ミスを回避できるという効果がある。
 本実施の形態では、第1弾性材料層2の上に、第2弾性材料層4を積層し、さらに、第2弾性材料層4からプローブ12を突出させる構成であるため、フレキシブル回路基板14やソケットを接続した場合に、これらフレキシブル回路基板14やソケットがプローブ12側へ突出することがないため、配線接続の自由度を向上できる。
 本実施の形態では、第1弾性材料層2および第2弾性材料層4を積層した構成により、プローブ12を被測定基板側へ接触させた際に、被測定基板側からの反力を吸収するクッション性が得られるため、配線接続自由度の向上に加えて、プローブ12や、被測定基板側へダメージが発生することを防止できるという効果がある。このため、本実施の形態によれば、従来のようなスプリングコイルで付勢された機械構造を有するプローブを用いる必要がなく、検査の安定性および精密性を向上できる。
 すなわち、本実施の形態では、第1弾性材料層2および第2弾性材料層4により、被検査基板側の複数のバンプ間の高さにばらつきがあった場合に、ばらつきを吸収できるため、測定精度が高く、安定した測定を可能となる。
 本実施の形態では、スルーホール6が、無電解めっきと、Cuめっきと、で形成されたものであるため、第2弾性材料層4に対してスルーホール6の密着性を向上できる。このため、本実施の形態によれば、電気的な安定性を確保できる。
(プローブ装置の製造方法)
 以下、図4-1から図9-2を用いて、本実施の形態に係るプローブ装置20の製造方法について説明する。
(第1弾性材料層形成工程)
 まず、図4-1に示すように、プローブ装置基板1の上にポリイミドからなる第1弾性材料層2を、例えば膜厚が3.0~50μmとなるように塗布する。
(第1配線パターン形成工程)
 次に、図示しないフォトレジストを用いてパターニングを行い、パターニングされたフォトレジストを用いて、図4-3に示すような第1配線パターン3Aを電鋳成膜する。なお、この第1配線パターン形成工程は、図4-2に示すように、第1弾性材料層2の上に、Cuからなる第1配線層3を形成し、図示しないフォトレジストを用いて、周知のフォトリソグラフィー技術を行い、図4-3に示すような第1配線パターン3Aを形成してもよい。このような第1配線パターン3Aの形成工程においては、第1弾性材料層2の周縁部に図1に示すような第1配線パッド部3Bが配置されるようにパターン形成する。
(第2弾性材料層形成工程)
 次に、図5-1に示すように、第1配線パターン3Aが形成された第1弾性材料層2の上に第2弾性材料層4を、例えば膜厚が10μmとなるように塗布する。第2弾性材料層4としては、感光性を有するポリイミドを用いる。
(スルーホール形成工程)
 そして、図5-1に示すように、フォトマスク5を用いて、スルーホール6を充填する接続用開口部4Aを形成するための露光を行う。第2弾性材料層4は感光性を有するため、図5-2に示すように、露光された部分が現像により除去されて、接続用開口部4Aが形成される。なお、接続用開口部4Aは、スルーホール6を形成するため、下地の第1配線パターン3Aが露呈される。
 次に、図6-1に示すように、無電解めっきおよびCuめっきを行って、接続用開口部4A内にスルーホール6を形成する。
(第2配線パターン形成工程)
 次に、図6-2に示すように、スルーホール6が形成された第2弾性材料層4の上に、ニッケルコバルト合金からなるシード層7を無電解めっきで形成する。なお、シード層7としては、ニッケル(Ni)を無電解めっきしてもよい。また、シード層7の形成方法としては、無電解めっきの他に、スパッタリング、蒸着などを行ってもよい。
 その後、シード層7の上にポジ型のフォトレジスト8を塗布、プリベークし、フォトマスク9を用いて露光を行う。なお、本実施の形態では、ポジ型のフォトレジスト8を用いたが、ネガ型のフォトレジストを用いることも可能である。なお、上記の露光において、フォトマスク9を用いずに、DMD(Digital Micromirror Device)等を用いた直描露光で動的にパターンを作成してもよい。
 次に、図7-1に示すように、現像を行ってフォトレジスト8の残存部8Aを形成する。なお、残存部8Aが形成されない部分は、露出部8Bとなる。次いで、図7-2に示すように、電鋳加工を行って電極パッド部10Aを含む第2配線パターン10を形成し、残存部8Aを除去する
(プローブ形成工程)
 次に、図8-1に示すように、フォトレジスト11を塗布した後、フォトレジスト11に所定のフォトマスクを用いて露光を行い、その後、現像を行う。これにより、フォトレジスト11は、残存部11Aと、シード層7を露出させる露出開口部11Bとが形成される。図8-2に示すように、それぞれの第2配線パターン10の電極パッド部10Aに、第2弾性材料層4の上面に対して直角をなす方向に突出する複数のプローブ12を電鋳加工によりニッケルコバルト合金を成長させて形成する。その後、図9-1に示すように、フォトレジスト11を除去する。
 なお、本実施の形態では、複数のプローブ12は、第2弾性材料層4の中央部上に集約するようにパターン設定し、スルーホール6同士は、プローブ12同士の間隔よりも長い間隔に設定する。そして、第2配線パターン10は、それぞれの対応するスルーホール6に向けて互いに間隔が広がるようにパターン設定しておく。
(保護膜形成工程)
 その後、図9-2に示すように、レジストもしくは感光性ポリイミドからなる保護膜13を周知の方法で形成する。なお、保護膜13としては、CVD法による窒化膜、酸化膜、SOG(Spin-On-Glass)膜、DLC(Diamond Like Carbon)などを形成して、プローブ12が露出するようにエッチバックして形成することができる。
 以上で説明したプローブ装置20の製造方法では、プローブ装置基板1上に第1弾性材料層2を形成し、その上に第2弾性材料層4を積層し、さらに、第2弾性材料層4からプローブ12を形成することでプローブ装置20を形成していたが、異なる方法で製造することも可能である。具体的には、エッチングによりシリコン基板上にプローブ12と同形状の穴部を形成し、その上にめっきでプローブ12を形成する。さらに、第2弾性材料層4、第1弾性材料層2の順に形成し、プローブ装置基板1を貼り合わせることでも、プローブ装置20を製造することが可能である。しかしながら、本実施の形態で説明した製造方法と比べると、シリコン基板のエッチングを行うなど、プロセスが複雑化するため、本実施の形態の製造方法が、より好ましい。
[第2の実施の形態]
 図10および図11は、本発明の第2の実施の形態に係るプローブ装置20Aの概略構成を示す。以下、本実施の形態に係るプローブ装置20Aは、上述の第1の実施の形態に係るプローブ装置20においてプローブ12の数を増やし、4つのフレキシブル回路基板14を接続する構成である。以下、本実施の形態の構成において、上記第1の実施の形態に係るプローブ装置20の異なる部分を説明し、同様の構成については説明を省略する。
 本実施の形態では、プローブ装置基板1の基板面上に第1弾性材料層2が形成され、第1弾性材料層2の4辺の近傍には、X方向またはY方向に延びる、それぞれ2列の第1配線パッド部3Bの列が形成されている。図10および図11に示すように、それぞれの列の第1配線パッド部3Bから延在される第1配線パターン3Aは、第2弾性材料層4の領域内に向けて略平行をなすように延在されている。第2弾性材料層4および保護膜13は、第1弾性材料層2の中央の領域に配置されている。
 さらに、第2弾性材料層4の4辺の近傍には、それぞれX方向またはY方向に沿って配列されたスルーホール6が設けられている。第2弾性材料層4の中央には、多数のプローブ12が集約されて配置されている。それぞれのプローブ12からは、対応するスルーホール6へ向けて第2配線パターン10が形成されている。これら複数の第2配線パターン10は、互いに干渉しないように、スルーホール6に向けて互いに離れるようにパターン形成されている。
 本実施の形態では、プローブ12の数が多い場合でも、第2配線パターン10を第2弾性材料層4の上面における4辺に向けて分散させて形成できる。また、第2配線パターン10は、対応するスルーホール6を介して対応する第1配線パターン3Aに接続される。このため、第1配線パターン3Aの第1配線パッド部3B同士の間隔も長くすることができる。したがって、本実施の形態に係るプローブ装置20Aでは、プローブ12の微細化ならび狭ピッチ化に対応でき、従来のようなスプリングコイルで付勢された機械構造を有するプローブを用いる必要がなく、検査の安定性および精密性を向上できる。

 以上、本発明の第1および第2実施の形態について説明したが、実施の形態の開示の一部をなす論述および図面はこの発明を限定するものであると理解すべきではない。この開示から当業者には様々な代替実施の形態、実施例および運用技術が明らかとなろう。
 例えば、上記の実施の形態では、フレキシブル回路基板14を1辺または4辺の周縁部で接続する構成としたが、2辺または3辺の周縁部にフレキシブル回路基板14などの接続手段を接続してもよい。

  1.  複数のプローブを有し、電気特性の測定・検査を行うプローブ装置であって、
     プローブ装置基板と、
     前記プローブ装置基板の基板面上に設けられた第1弾性材料層と、
     前記第1弾性材料層の上面に形成され、前記第1弾性材料層の周縁部に配置された第1配線パッド部を有し、それぞれの前記プローブと対応する複数の第1配線パターンと、
     前記第1弾性材料層の上に積層された第2弾性材料層と、
     前記第2弾性材料層の上に形成され、それぞれの前記プローブに接続された第2配線パターンと、
     前記第2弾性材料層を貫通して、互いに対応する前記第1配線パターンと前記第2配線パターンとを接続するスルーホールと、を備え、
     前記プローブが前記第2配線パターンの上に、前記第2弾性材料層の上面に対して直角をなす方向へ突出するように形成されていることを特徴とするプローブ装置。

     前記第2配線パターン形成工程では、前記第2配線パターンにおける前記電極パッド部の中央に前記シード層を露出させる露出開口部を形成し、
     前記プローブ形成工程では、前記プローブが前記シード層から前記露出開口部を経て突出するように電鋳加工する、
     請求項10に記載のプローブ装置の製造方法。
  17.  前記第2弾性材料層の上面を保護膜で覆い、前記プローブが前記保護膜を貫通して突出する、
