Abstract
撮像用の光電変換素子の高感度化、高解像度化を実現する材料、及びこれを用いた撮像用の光電変換素子を提供する。下記一般式(1)の構造を有する化合物からなる撮像用の光電変換素子用材料である。 Ar1~Ar3は、芳香族炭化水素基、芳香族複素環基、又はこれらが2~6個連結した連結芳香族基を示すが、少なくとも二つの基は式(2)~(4)のいずれかで表される芳香族環構造を含む。Xは、O、又はSを示す。
Description
本発明は、光電変換素子用材料とそれを用いた光電変換素子に関し、特に撮像デバイスに有用な光電変換素子用材料に関する。
近年、有機半導体によって形成された薄膜を用いる有機エレクトロニクスデバイスの開発が進んでいる。例えば、電界発光素子、太陽電池、トランジスタ素子、光電変換素子などが例示できる。特に、これらの中でも、有機物による電界発光素子である有機EL素子の開発が最も進んでおり、スマートフォンやTVなどへの応用が進むと共に、さらなる高機能化を指向する開発が継続的に行われている。
光電変換素子では、従来、シリコンなどの無機半導体のP-N接合を用いた素子の開発・実用化が進んでおり、デジタルカメラ、スマートフォン用カメラの高機能化検討、監視用カメラ、自動車用センサなどへの応用検討が行われているが、これら様々な用途に応じていくための課題として、高感度化、画素微細化(高解像度化)が挙げられている。無機半導体を用いる光電変換素子では、カラー画像を得るために、光電変換素子の受光部上に光の三原色であるRGBに対応したカラーフィルターを配置する方式が主に採用されている。この方式では、RGBのカラーフィルターを平面上に配置するため、入射光の利用効率や解像度の点で課題があった(非特許文献1,2)。
このような光電変換素子の課題の解決策の一つとして、無機半導体の替わりに有機半導体を用いる光電変換素子の開発が行われている(非特許文献1,2)。これは有機半導体が持つ、特定の波長域の光のみを選択的に高感度で吸収できる性質を利用するものであり、光の三原色に対応した有機半導体による光電変換素子を積層することによる高感度化、高解像度化の課題解決が提案されている。また、有機半導体からなる光電変換素子と無機半導体からなる光電変換素子を積層した素子も提案されている(非特許文献3)。
ここで、有機半導体による光電変換素子は、2枚の電極の間に、有機半導体の薄膜からなる光電変換層を有し、必要に応じて光電変換層と2枚の電極の間に正孔ブロック層及び/または電子ブロック層が配置されることにより構成される素子である。光電変換素子では、光電変換層にて所望の波長を有する光を吸収することにより励起子が生成し、次いで、励起子の電荷分離により正孔と電子が生じる。その後、正孔と電子が各電極に移動することにより、光を電気信号に変換している。この過程を促進することを目的に、両電極間にはバイアス電圧を印加する手法が一般的に用いられているが、バイアス電圧を印加することにより生じる両電極からのリーク電流の低減が課題の一つとなる。このようなことから、光電変換素子内での正孔や電子の移動を制御することが、光電変換素子の特性発現の鍵となっていると言える。
光電変換素子の各層に用いられる有機半導体はP型有機半導体とN型有機半導体に大別でき、P型有機半導体は正孔輸送性材料、N型有機半導体は電子輸送性材料として用いられる。光電変換素子内での正孔と電子の移動を制御するため、適切な物性、例えば、正孔移動度、電子移動度、最高被占電子軌道(HOMO)のエネルギー値、最低空軌道(LUMO)のエネルギー値を有する有機半導体の開発が種々行われているが、十分な特性を有しているとは言えない状況であり、商業的に活用されるには至っていない。
特許文献1では、光電変換層にP型有機半導体としてキナクリドン、N型有機半導体としてサブフタロシアニンクロライド、光電変換層と電極との間に配置される第一バッファ層にインドロカルバゾール誘導体を用いる素子が提案されている。
特許文献2では、光電変換層にP型有機半導体としてクリセノジチオフェン誘導体、N型有機半導体として、フラーレン類やサブフタロシアニン誘導体を用いる素子が提案されている。
特許文献3では、光電変換層と電極との間に配置される電子ブロック層にベンゾジフラン誘導体を用いる素子が提案されている。
特許文献4では、特定の置換基を有するアリルアミン化合物を有機光電変換素子の電子ブロック層に使用することを開示している。
特許文献5,6では、アリルアミン化合物を有機EL材料として使用することを開示しているが、光電変換素子用材料としての開示は無い。

撮像用の光電変換素子をデジタルカメラ、スマートフォン用カメラの高機能化や、監視用カメラ、自動車用センサなどへの応用を進めていくためには、更なる高感度化、高解像度化が課題となる。本発明は、このような現状を踏まえ、撮像用の光電変換素子の高感度化、高解像度化を実現する材料、及びこれを用いた撮像用の光電変換素子を提供することを目的とする。
本発明者らは、鋭意検討した結果、光電変換層での励起子の電荷分離による正孔と電子が生じる過程並びに、光電変換素子内での正孔と電子の移動の過程が、特定の芳香族アミン化合物を用いることにより効率的に進むことを見出し、本発明を完成するに至った。
本発明は、下記一般式(1)で表される化合物からなることを特徴とする撮像用の光電変換素子用材料である。
Ar1~Ar3は、各々独立に、置換若しくは未置換の炭素数6~30の芳香族炭化水素基、置換もしくは未置換の炭素数3~30の芳香族複素環基、又はこれらの芳香族炭化水素基若しくは芳香族複素環基の芳香族環が2~6個連結した置換若しくは未置換の連結芳香族基を示すが、Ar1~Ar3のうち少なくとも二つの基は独立に下記式(2)~(4)のいずれかで表される芳香族環構造を含む。この芳香族環構造は置換基を有してもよい。
上記光電変換素子用材料は、密度汎関数計算B3LYP/6-31G(d)による構造最適化計算で得られる最高被占軌道(HOMO)のエネルギー準位が-4.5eV以下であること、又は最低空軌道(LUMO)のエネルギー準位が-2.5eV 以上であることが好ましい。
上記光電変換素子用材料は、1×10-6cm2/Vs以上の正孔移動度を有することがよく、又は非晶質であることがよい。
上記一般式(1)において、Ar1~Ar3のうち少なくとも二つの基が、前記式(2)、又は(3)で表される芳香族環構造のいずれか一つを含む、又は、Ar1~Ar3のうち少なくとも二つの基が、前記式(2)又は(4)で表される芳香族環構造のいずれか一つを含むことがよい。さらに、Ar1~Ar3のうち少なくとも一つの基が、前記式(2)で表される芳香族環構造であり、かつ残りのAr1~Ar3のうち少なくとも一つの基が、前記式(2)又は(4)で表される芳香族環構造のいずれか一つを含むことがよい。
上記光電変換素子用材料は、正孔輸送性材料として使用することができる。
本発明は、2枚の電極の間に、光電変換層と電子ブロック層を有する撮像用光電変換素子において、光電変換層、電子ブロック層の少なくとも一つの層に、上記光電変換素子用材料を含むことを特徴とする撮像用の光電変換素子である。
本発明の光電変換素子は、電子ブロック層に上記光電変換素子用材料を含むことができ、光電変換層に電子輸送性材料を含むことができる。
本発明の撮像用の光電変換素子用材料を用いることにより、撮像用の光電変換素子内での正孔や電子の適切な移動を実現できるため、光を電気エネルギーに変換する際のバイアス電圧の印加により生じるリーク電流の低減が可能となり、その結果、低い暗電流値と高い明暗比を実現する光電変換素子を得ることができたと考えられる。よって、本発明の材料は、光電変換膜積層型撮像デバイスの光電変換素子用材料として有用である。
本発明の撮像用光電変換素子は、2枚の電極の間に、少なくとも1層の有機層を有する光を電気エネルギーに変換する光電変換素子である。その有機層に上記一般式(1)で表される化合物からなる撮像用の光電変換素子用材料を含有する。以下、一般式(1)で表される化合物からなる撮像用の光電変換素子用材料を、光電変換素子用材料、本発明の材料又は一般式(1)で表される化合物とも言う。
上記一般式(1)で表される化合物について、以下に説明する。
一般式(1)において、Ar1~Ar3は、各々独立に、置換若しくは未置換の炭素数6~30の芳香族炭化水素基、置換もしくは未置換の炭素数3~30の芳香族複素環基、又は該芳香族炭化水素基若しくは該芳香族複素環基の芳香族基が2~6個連結した置換若しくは未置換の連結芳香族基を示す。ただし、Ar1~Ar3のうち少なくとも二つの基は独立に上記式(2)~(4)のいずれかで表される芳香族環構造を含む。
上記炭素数6~30の芳香族炭化水素基としては、公知の芳香族炭化水素から1つの水素を除いた基を挙げることができる。上記芳香族炭化水素としては、例えば、ベンゼンの如き単環式芳香族炭化水素、ナフタレンの如き2環式芳香族炭化水素、インダセン、ビフェニレン、フェナレン、アントラセン、フェナンスレン、フルオレンの如き3環式芳香族炭化水素、フルオランテン、アセフェナントリレン、アセアントリレン、トリフェニレン、ピレン、クリセン、テトラフェン、テトラセン、プレイアデンの如き4環式芳香族炭化水素、ピセン、ペリレン、ペンタフェン、ペンタセン、テトラフェニレン、ナフトアントラセンの如き5環式芳香族炭化水素などを挙げることができる。好ましくはベンゼン、ナフタレン、アントラセン、トリフェニレン、又はピレンである。
上記炭素数3~30の芳香族複素環基としては、芳香族複素環化合物から、1つ水素を除いた基を挙げることができる。上記芳香族複素環化合物としては、例えば、ピロール、ピロロピロール、インドール、ピロロインドール、ベンゾインドール、ナフトピロール、イソインドール、ピロロイソインドール、ベンゾイソインドール、ナフトイソピロール、カルバゾール、ベンゾカルバゾール、インドロインドール、インドロカルバゾール、カルバゾロカルバゾール、ベンゾフロカルバゾール、ベンゾチエノカルバゾール、カルボリンの如きピロール環を有する含窒素芳香族化合物、チオフェン、ベンゾチオフェン、ナフトチオフェン、ジベンゾチオフェン、ベンゾチエノナフタレン、ベンゾチエノベンゾチオフェン、ベンゾチエノジベンゾチオフェン、ジナフトチオフェン、ジナフトチエノチオフェン、ナフトベンゾチオフェンの如きチオフェン環を有する含硫黄芳香族化合物、フラン、ベンゾフラン、ナフトフラン、ジベンゾフラン、ベンゾフロナフタレン、ベンゾフロベンゾフラン、ベンゾフロジベンゾフラン、ジナフトフラン、ジナフトフラノフラン、ナフトベンゾフランの如きフラン環を有する含酸素芳香族化合物、ピリジン、ピリミジン、トリアジン、キノリン、イソキノリン、キナゾリン、キノキサリンなどを例として示すことができる。好ましくは、ジベンゾフラン、ジベンゾチオフェン、カルバゾール、ピリジン、ピリミジン、トリアジン、キナゾリン、ベンゾチエノジベンゾチオフェン、ベンゾフロジベンゾフラン、ベンゾフロカルバゾール、又はベンゾチエノカルバゾールである。
本明細書において、連結芳香族基は、2以上の芳香族基の芳香族環が単結合で結合して連結した芳香族基をいう。これらの連結芳香族基は直鎖状であっても、分岐してもよい。ベンゼン環同士が連結する際の連結位置はオルト、メタ、パラ、いずれでもよいが、パラ連結、又はメタ連結が好ましい。芳香族基は芳香族炭化水素基であっても、芳香族複素環基であってもよく、複数の芳香族基は同一であっても、異なってもよい。
Ar1~Ar3が、芳香族炭化水素基、芳香族複素環基、又は連結芳香族基である場合は、置換基を有してもよく、その置換基としては、重水素、炭素数1~20のアルキル基、シアノ基、アルキルシリル基等を挙げることができる。炭素数1~20のアルキル基は直鎖、分岐鎖、環状のいずれのアルキル基でもよく、好ましくは、重水素、炭素数1~10の直鎖、分岐鎖、又は環状のアルキル基又はシアノ基である。その具体例として、メチル基、エチル基、n-プロピル基、n-ブチル基、n-ペンチル基、n-ヘキシル基、n-オクチル基、n-ドデシル基、n-テトラデシル基、n-オクタデシル基の如き直鎖飽和炭化水素基、イソプロピル基、イソブチル基、ネオペンチル基、2-エチルヘキシル基、2-ヘキシルオクチル基等の分岐飽和炭化水素基、シクロペンチル基、シクロヘキシル基、シクロオクチル基、4-ブチルシクロヘキシル基、4-ドデシルシクロヘキシル基等の飽和脂環炭化水素基を例示できる。
Ar1~Ar3のうち少なくとも二つの基は前記式(2)~(4)で表される芳香族環構造を含む。Ar1~Ar3のうち少なくとも二つの基が、前記式(2)又は(3)から選ばれる芳香族環構造のいずれか一つを含むか、又は前記式(2)又は(4)から選ばれる芳香族環構造のいずれか一つを含むことが好ましい。さらに、Ar1~Ar3のうち少なくとも一つの基が、前記式(2)で表される芳香族環構造であり、かつ残りのAr1~Ar3のうち少なくとも一つの基が、前記式(2)又は(4)で表される芳香族環構造のいずれか一つを含むことが好ましい。さらに好ましくはAr1~Ar3に前記式(2)で表される芳香族環構造を含む基が二つ以上含まれる。
式(4)において、Xは、O又はSであるが、好ましくはOである。
上記式(2)~(4)で表される芳香族環構造を含む基は、置換基を有してもよく、連結芳香族基であってもよい。連結芳香族基の場合は、これを構成する芳香族基の少なくとも一つが上記芳香族環構造を含む。この場合、芳香族環構造は、連結芳香族基の中間又は末端に存在することができるが、末端が好ましい。また、この芳香族環構造を含む基は、置換若しくは未置換の炭素数6~30の芳香族炭化水素基、置換もしくは未置換の炭素数3~30の芳香族複素環基、又は該芳香族炭化水素基若しくは該芳香族複素環基の芳香族基が2~6個連結した置換若しくは未置換の連結芳香族基のいずれかに含まれる。
上記芳香族環構造は、1つの結合手を持つ末端基であっても、複数の結合手をもつ連結基となってもよいが、好ましくは一つの結合手を持つ末端基である。
本発明の光電変換素子用材料である一般式(1)で表される化合物の好ましい具体例を以下に示すが、これらに限定するものではない。
本発明の一般式(1)で表される化合物は、市販の試薬類を原料とするスズキカップリング、スティルカップリング、グリニャールカップリング、ウルマンカップリング、ブッフヴァルト・ハートウィッグ反応、ヘック反応などカップリング反応を含む有機合成化学分野で確立されている種々の有機合成反応による方法で合成した後に、再結晶、カラムクロマトグラフィー、昇華精製等の公知の方法を用いて精製することにより得ることができるが、この方法に限定されるものではない。
本発明の光電変換素子用材料は、密度汎関数計算B3LYP/6-31G(D)による構造最適化計算で得られる最高被占軌道(HOMO)のエネルギー準位が-4.5eV以下であることが好ましく、より好ましくは-4.5eV~-6.0eVの範囲である。
本発明の光電変換素子用材料は、密度汎関数計算B3LYP/6-31G(D)による構造最適化計算で得られる最低空軌道(LUMO)のエネルギー準位が-2.5eV以上であることが好ましく、より好ましくは-2.5eV~-0.5eVの範囲である。
本発明の光電変換素子用材料は、HOMOエネルギー準位とLUMOエネルギー準位との差(絶対値)が、好ましくは2.0~5.0eVの範囲内、より好ましくは2.5~4.0eVの範囲内である。
本発明の光電変換素子用材料は、好ましくは1×10-6cm2/ Vs~1cm2/Vsの正孔移動度を有し、より好ましくは1×10-5cm2/Vs~1×10-1cm2/Vsの正孔移動度を有する。正孔移動度は、FET型トランジスタ素子による方法、タイムオブフライト法による方法、SCLC法など公知の方法によって評価できる。
本発明の光電変換素子用材料は非晶質であることが好ましい。非晶質であることは、種々の方法により確認可能であるが、例えば、XRD法にてピークが検出されないことや、DSC法にて吸熱ピークが検出されないことにより確認できる。
次に、本発明の光電変換素子用材料を用いる撮像用光電変換素子について説明するが、本発明の撮像用光電変換素子の構造はこれに限定されない。図面を参照しながら説明する。
図1は本発明の撮像用光電変換素子の構造例を模式的に示す断面図であり、1は電極、2は電子ブロック層、3は光電変換層、4は正孔ブロック層、5は電極、6は基板を表わす。図1の構造に限定されるものではなく、必要に応じて層を追加もしくは、省略することが可能である。図1とは逆の構造、すなわち基板1上に電極6、正孔ブロック層5、光電変換層4、電子ブロック層3、電極2の順に積層することも可能であり、この場合も必要により層を追加、省略することが可能である。なお、上述したような撮像用光電変換素子において、陽極や陰極のような電極以外に基板上で積層構造を構成する層をまとめて有機層という場合がある。
-電極-
本発明の撮像用光電変換素子用材料を用いる撮像用光電変換素子に用いられる電極は、光電変換層にて生成する正孔及び電子を捕集する機能を有する。また、光を光電変換層に入射させる機能も必要となる。よって、2枚の電極の内の少なくとも1枚は透明または半透明であることが望ましい。また、電極として用いる材料は、導電性を有するものであれば特に限定されないが、例えば、ITO、IZO、SnO2、ATO(アンチモンドープ酸化スズ)、ZnO、AZO(Alドープ酸化亜鉛)、GZO(ガリウムドープ酸化亜鉛)、TiO2及びFTO等の導電性透明材料、金、銀、白金、クロム、アルミニウム、鉄、コバルト、ニッケル及びタングステン等の金属、ヨウ化銅及び硫化銅等の無機導電性物質、ポリチオフェン、ポリピロール及びポリアニリン等の導電性ポリマーなどが例示できる。これらの材料は必要により複数を混合して使用してもよい。また、2層以上を積層してもよい。
本発明の撮像用光電変換素子用材料を用いる撮像用光電変換素子に用いられる電極は、光電変換層にて生成する正孔及び電子を捕集する機能を有する。また、光を光電変換層に入射させる機能も必要となる。よって、2枚の電極の内の少なくとも1枚は透明または半透明であることが望ましい。また、電極として用いる材料は、導電性を有するものであれば特に限定されないが、例えば、ITO、IZO、SnO2、ATO(アンチモンドープ酸化スズ)、ZnO、AZO(Alドープ酸化亜鉛)、GZO(ガリウムドープ酸化亜鉛)、TiO2及びFTO等の導電性透明材料、金、銀、白金、クロム、アルミニウム、鉄、コバルト、ニッケル及びタングステン等の金属、ヨウ化銅及び硫化銅等の無機導電性物質、ポリチオフェン、ポリピロール及びポリアニリン等の導電性ポリマーなどが例示できる。これらの材料は必要により複数を混合して使用してもよい。また、2層以上を積層してもよい。
-光電変換層-
光電変換層は、入射光により生成した励起子の電荷分離により正孔と電子が生成する層である。単独の光電変換材料で形成されてもよいが、正孔輸送性材料であるP型有機半導体材料や、電子輸送性材料であるN型有機半導体材料と組み合わせて形成されてもよい。また、2種以上のP型有機半導体を用いてもよく、2種以上のN型有機半導体を用いてもよい。これらP型有機半導体及び/またはN型半導体の1種以上は、可視領域での所望の波長の光を吸収する機能を有する色素材料を用いることが望ましい。正孔輸送性材料であるP型有機半導体材料として、本発明の一般式(1)で表される化合物を用いることができる。
光電変換層は、入射光により生成した励起子の電荷分離により正孔と電子が生成する層である。単独の光電変換材料で形成されてもよいが、正孔輸送性材料であるP型有機半導体材料や、電子輸送性材料であるN型有機半導体材料と組み合わせて形成されてもよい。また、2種以上のP型有機半導体を用いてもよく、2種以上のN型有機半導体を用いてもよい。これらP型有機半導体及び/またはN型半導体の1種以上は、可視領域での所望の波長の光を吸収する機能を有する色素材料を用いることが望ましい。正孔輸送性材料であるP型有機半導体材料として、本発明の一般式(1)で表される化合物を用いることができる。
P型有機半導体材料としては、正孔輸送性を有する材料であればよく、一般式(1)に表される材料を用いることが好ましいが、他のP型有機半導体材料を用いてもよい。また、2種以上の一般式(1)に表される材料を混合して用いてもよい。更に一般式(1)で表される化合物と他のP型有機半導体材料を混合して用いてもよい。
他のP型有機半導体材料としては、正孔輸送性を有する材料であればよく、例えば、ナフタレン、アントラセン、フェナンスレン、ピレン、クリセン、ナフタセン、トリフェニレン、ペリレン、フルオランテン、フルオレン、インデンなどの縮合多環芳香族基を有する化合物、シクロペンタジエン誘導体、フラン誘導体、チオフェン誘導体、ピロール誘導体、ベンゾフラン誘導体、ベンゾチオフェン誘導体、ジナフトチエノチオフェン誘導体、インドール誘導体、ピラゾリン誘導体、ジベンゾフラン誘導体、ジベンゾチオフェン誘導体、カルバゾール誘導体、インドロカルバゾールなどのπ過剰系芳香族基を有する化合物、芳香族アミン誘導体、スチリルアミン誘導体、ベンジジン誘導体、ポルフィリン誘導体、フタロシアニン誘導体、 キナクリドン誘導体を用いることができる。
また、高分子型P型有機半導体材料としてポリフェニレンビニレン誘導体、ポリパラフェニレン誘導体、ポリフルオレン誘導体、ポリビニルカルバゾール誘導体、ポリチオフェン誘導体を例示できる。また、一般式(1)で表される化合物、P型有機半導体材料や高分子型P型有機半導体材料から選ばれる2種以上を混合して用いてもよい。
N型有機半導体材料としては、電子輸送性を有する材料であればよく、例えば、ナフタレンテトラカルボン酸ジイミドやペリレンテトラカルボン酸ジイミド、フラーレン類、イミダゾール、チアゾール、チアジアゾール、オキサゾール、オキサジアゾール、トリアゾールなどのアゾール誘導体などが例示できる。また、N型有機半導体材料から選ばれる2種以上を混合して用いてもよい。
-電子ブロック層-
電子ブロック層は、2枚の電極の間にバイアス電圧を印加した際に、片方の電極から光電変換層に電子が注入されることにより生じる暗電流を抑制するために設けられている。また、光電変換層での電荷分離により生じる正孔を電極に輸送する正孔輸送としての機能も有しており、必要に応じて単層または複数層を配置することができる。電子ブロック層には、正孔輸送性材料であるP型有機半導体材料を用いることができる。P型有機半導体材料としては、正孔輸送性を有する材料であればよく、一般式(1)に表される化合物を用いることが好ましいが、他のP型有機半導体材料を用いてもよい。また、一般式(1)に表される化合物と他のP型有機半導体材料を混合して用いてもよい。他のP型有機半導体材料としては、正孔輸送性を有する材料であればよく、例えば、ナフタレン、アントラセン、フェナンスレン、ピレン、クリセン、ナフタセン、トリフェニレン、ペリレン、フルオランテン、フルオレン、インデンなどの縮合多環芳香族基を有する化合物、シクロペンタジエン誘導体、フラン誘導体、チオフェン誘導体、ピロール誘導体、ベンゾフラン誘導体、ベンゾチオフェン誘導体、ジナフトチエノチオフェン誘導体、インドール誘導体、ピラゾリン誘導体、ジベンゾフラン誘導体、ジベンゾチオフェン誘導体、カルバゾール誘導体、などのπ過剰系芳香族基を有する化合物、芳香族アミン誘導体、スチリルアミン誘導体、ベンジジン誘導体、ポルフィリン誘導体、フタロシアニン誘導体、 キナクリドン誘導体を用いることができる。

また、高分子型P型有機半導体材料としてポリフェニレンビニレン誘導体、ポリパラフェニレン誘導体、ポリフルオレン誘導体、ポリビニルカルバゾール誘導体、ポリチオフェン誘導体を例示できる。また、本発明の一般式(1)で表される化合物、P型有機半導体材料や高分子型P型有機半導体材料から選ばれる2種以上を混合して用いてもよい。

本発明の材料中の水素は重水素であってもよい。すなわち、一般式(1)、又は式(2)~(4)における芳香族環上の水素のほか、置換基の水素の一部又は全部が重水素であってもよい。更には、上記N型有機半導体材料、及びP型有機半導体材料として使用される化合物が有する水素の一部又は全部が重水素であってもよい。
本発明の撮像用光電変換素子を作製する際の、各層の製膜方法は特に限定されず、ドライプロセス、ウェットプロセスのどちらで作製してもよい。 本発明の光電変換素子用材料を含む有機層は、必要に応じて、複数層とすることもできる。
以下、本発明を実施例によって更に詳しく説明するが、本発明はこれらの実施例に限定されるものではない。
計算例HOMO及びLUMOの計算
上記化合物T1、T28、T37、T43、T58、T72、P22、P43、D3、D22、及びM17のHOMO及びLUMOを計算した。なお、計算は、密度汎関数法(DFT:Density Functional Theory)による計算を用い、計算プログラムとしては、Gaussianを用い、密度汎関数計算B3LYP/6-31G(d) による構造最適化計算により計算した。結果を表1に示す。本発明の撮像用の光電変換素子用材料のいずれもが、好ましいHOMO及びLUMO値を有していると言える。
上記化合物T1、T28、T37、T43、T58、T72、P22、P43、D3、D22、及びM17のHOMO及びLUMOを計算した。なお、計算は、密度汎関数法(DFT:Density Functional Theory)による計算を用い、計算プログラムとしては、Gaussianを用い、密度汎関数計算B3LYP/6-31G(d) による構造最適化計算により計算した。結果を表1に示す。本発明の撮像用の光電変換素子用材料のいずれもが、好ましいHOMO及びLUMO値を有していると言える。
以下、代表例として、化合物T28,T37、T43、P22の合成例を示す。他の化合物についても、類似の方法で合成した。
合成例1(化合物T28の合成)
脱気窒素置換した1000ml三口フラスコにR1(19.3mmol)、R2(39.5mmol)、トリスジベンジリデンアセトンジパラジウム(1.0mmol)、トリターシャリーブチルホスフィン(3.9mmol)、ナトリウムターシャリーブトキシド(57.8mmol)を投入し、これにキシレン100mlを加えた後、120℃にて3時間撹拌した。一旦、室温まで冷却した後、水200ml、ジクロロメタン200mlを加え、分液ロートへ移し、有機層と水層に分画した。有機層を500mlの水で三回洗浄し、得られた有機層を硫酸マグネシウムで脱水した後、減圧濃縮した。得られた残渣を、カラムクロマトグラフィーで精製してT28(淡黄色固体)を得た。得られた固体をXRD法にて評価したがピークが検出されなかったため、本化合物は非晶質であることがわかった。
合成例2(化合物T37の合成)
脱気窒素置換した1000ml三口フラスコにR3(25.7mmol)、R2(54.1mmol)、トリスジベンジリデンアセトンジパラジウム(0.8mmol)、トリターシャリーブチルホスフィン(3.9mmol)、ナトリウムターシャリーブトキシド(103.0mmol)を投入し、これにキシレン100mlを加えた後、120℃にて3時間撹拌した。一旦、室温まで冷却した後、水200ml、ジクロロメタン200mlを加え、分液ロートへ移し、有機層と水層に分画した。有機層を500mlの水で三回洗浄し、得られた有機層を硫酸マグネシウムで脱水した後、減圧濃縮した。得られた残渣を、カラムクロマトグラフィーで精製してT37(淡黄色固体)を得た。得られた固体をXRD法にて評価したがピークが検出されなかった。

合成例3(化合物T43の合成)
脱気窒素置換した1000ml三口フラスコにR4(21.5mmol)、R5(47.2mmol)、トリスジベンジリデンアセトンジパラジウム(0.9mmol)、トリターシャリーブチルホスフィン(4.3mmol)、ナトリウムターシャリーブトキシド(53.7mmol)を投入し、これにキシレン100mlを加えた後、120℃にて3時間撹拌した。一旦、室温まで冷却した後、水200ml、ジクロロメタン200mlを加え、分液ロートへ移し、有機層と水層に分画した。有機層を500mlの水で三回洗浄し、得られた有機層を硫酸マグネシウムで脱水した後、減圧濃縮した。得られた残渣を、カラムクロマトグラフィーで精製してT43(淡黄色固体)を得た。得られた固体をXRD法にて評価したがピークが検出されなかった。
合成例4(化合物P22の合成)
脱気窒素置換した1000ml三口フラスコにR6(16.4mmol)、R7(33.6mmol)、トリスジベンジリデンアセトンジパラジウム(0.8mmol)、トリターシャリーブチルホスフィン(2.5mmol)、ナトリウムターシャリーブトキシド(49.1mmol)を投入し、これにキシレン100mlを加えた後、120℃にて3時間撹拌した。一旦、室温まで冷却した後、水200ml、ジクロロメタン200mlを加え、分液ロートへ移し、有機層と水層に分画した。有機層を500mlの水で三回洗浄し、得られた有機層を硫酸マグネシウムで脱水した後、減圧濃縮した。得られた残渣を、カラムクロマトグラフィーで精製してP22(淡黄色固体)を得た。得られた固体をXRD法にて評価したがピークが検出されなかった。
物性評価例
膜厚110nmのITOからなる透明電極が形成されたガラス基板上に、真空蒸着法にて有機層として化合物T1を膜厚が約3μmとなる条件で製膜した。ついで、電極としてアルミニウム(Al)を70nmの厚さに形成した素子を用いて、タイムオブフライト法による電荷移動度測定を行った結果。正孔移動度は、4.5×10-4cm2/Vsであった。
膜厚110nmのITOからなる透明電極が形成されたガラス基板上に、真空蒸着法にて有機層として化合物T1を膜厚が約3μmとなる条件で製膜した。ついで、電極としてアルミニウム(Al)を70nmの厚さに形成した素子を用いて、タイムオブフライト法による電荷移動度測定を行った結果。正孔移動度は、4.5×10-4cm2/Vsであった。
化合物T1を、T37、T43、T72、P22、D3、D22、M17、H1又はH2に代えたほかは同様に操作を行い、正孔移動度の評価を行った。結果を表2に示す。
実施例1
膜厚70nmのITOからなる電極が形成されたガラス基板上に、真空度4.0×10-5Paにて電子ブロック層として化合物T1を100nm厚みに成膜した。次いで、光電変換層として、キナクリドンの薄膜を100nm厚みに成膜した。最後に、電極としてアルミニウムを70nm厚みに成膜し、撮像用の光電変換素子を作成した。 ITOとアルミニウムを電極として2Vの電圧を印加した際の、暗所での電流は5.6×10-10A/cm2であった。また、ITO電極(透明導電ガラス)側に2Vの電圧を印加し、照射光波長500nmで光照射を行った場合の電流は5.9×10-7A/cm2であった。透明導電ガラス側に2V電圧印加したときの明暗比は1.0×103であった。

実施例2
ガラス基板上に形成された膜厚70nmのITOからなる電極の上に、真空度4.0×10-5Paにて電子ブロック層として化合物T1を10nmの厚みに成膜した。次いで、光電変換層として、2Ph-BTBT、F6-SubPc-OC6F5、フラーレン(C60)を蒸着速度比4:4:2で200nm共蒸着し、成膜した。引き続き、dpy-NDIを10nm蒸着し、正孔ブロック層を形成した。最後に、電極としてアルミニウムを70nmの厚みに成膜して、光電変換素子を作製した。ITOとアルミニウムを電極として2.6Vの電圧を印加した際の、暗所での電流(暗電流)は4.6×10-10A/cm2であった。また、2.6Vの電圧を印加し、ITO電極側に照射光波長500nm、1.6μWに調整したLEDで10cmの高さから光照射を行った場合の電流(明電流)は2.5×10-7A/cm2であった。2.6V電圧印加したときの明暗比は5.4×102であった。これらの結果を表3に示す。

実施例3~6
電子ブロック層として表3に示す化合物を使用した以外は実施例2と同様にして光電変換素子を作製した。

表3の結果から、本発明の化合物を使用した光電変換素子は、低い暗電流値と高い明暗比を示すことが分かる。
本発明の撮像用の光電変換素子用材料を用いることにより、撮像用の光電変換素子内での正孔や電子の適切な移動を実現できるため、光を電気エネルギーに変換する際のバイアス電圧の印加により生じるリーク電流の低減が可能となり、その結果、低い暗電流値と高い明暗比を実現する光電変換素子を得ることができたと考えられる。よって、本発明の材料は、光電変換膜積層型撮像デバイスの光電変換素子用材料として有用である。

Claims (12)
- 密度汎関数計算B3LYP/6-31G(d)による構造最適化計算で得られる最高被占軌道(HOMO)のエネルギー準位が-4.5eV以下であることを特徴とする請求項1に記載の光電変換素子用材料。
- 前記構造最適化計算で得られる最低空軌道(LUMO)のエネルギー準位が-2.5eV以上であることを特徴とする請求項2に記載の光電変換素子用材料。
- 1×10-6cm2/Vs以上の正孔移動度を有することを特徴とする請求項1~3のいずれかに記載の光電変換素子用材料。
- Ar1~Ar3のうち少なくとも二つの基が、前記式(2)又は(3)で表される芳香族環構造のいずれか一つを含むことを特徴とする請求項1~3に記載の光電変換素子用材料。
- Ar1~Ar3のうち少なくとも二つの基が、前記式(2)又は(4)で表される芳香族環構造のいずれか一つを含むことを特徴とする請求項1~3に記載の光電変換素子用材料。
