Description
本開示は、熱伝導性グリース組成物に関する。
電子機器等に使用される半導体部品の中には、コンピュータのCPUや電源制御用のパワー半導体のように使用中に発熱をともなう部品がある。これらの半導体部品を熱から保護し、正常に機能させるためには、発生した熱をヒートシンク等の放熱部品へ伝導させ放熱する方法がある。熱伝導性グリース組成物は、半導体部品等の発熱をともなう部品と、放熱部品と、を密着させるように両者の間に塗布され、熱の伝導を高めるために用いられる。
熱伝導性グリース組成物としては、例えば、特許第4667882号公報には、「(A)熱伝導率が200W/m・K以上で平均粒径5~50μmの金属粉末、(B)新モース硬度が6以上で平均粒径5~50μmの粗粒無機充填剤、(C)平均粒径0.15~2μmの細粒無機充填剤、(D)基油、及び(E)(ポリ)グリセリルエーテル、並びにアルケニルコハク酸イミド及びそのホウ素誘導体から選ばれる1種以上の表面改質剤を含有する高熱伝導性コンパウンドであって、(A)、(B)及び(C)の合計含有量がコンパウンド全量中88~97質量%の範囲であり、かつ(A)と(B)の合計含有量と(C)の含有量の質量比が20:80~85:15の範囲であり、(D)の含有量がコンパウンド全量中12質量%未満であり、さらに(E)の含有量がコンパウンド全量中それぞれ0.08~4質量%である割合となるように(A)、(B)、(C)、(D)、及び(E)成分が配合されたものであることを特徴とする高熱伝導性コンパウンド。」が提案されている。
また、特許第5300408号公報には、「成分(A)~(D)を含有してなる熱伝導性シリコーングリース組成物。(成分(A):水酸化アルミニウム粉末混合物、成分(A):オルガノポリシロキサン、成分(C)無機化合物粉末、成分(D)片末端3官能の加水分解性オルガノポリシロキサン)」が提案されている。
また、特許第5300408号公報には、「成分(A)~(D)を含有してなる熱伝導性シリコーングリース組成物。(成分(A):水酸化アルミニウム粉末混合物、成分(A):オルガノポリシロキサン、成分(C)無機化合物粉末、成分(D)片末端3官能の加水分解性オルガノポリシロキサン)」が提案されている。
熱伝導性グリース組成物は、冷熱衝撃などで熱伝導性グリース組成物がずれてしまい(ポンプアウト現象)放熱が十分できないことがある。そうすると、半導体部品等の発熱をともなう部品が誤作動を起こしてしまうことがあった。
そこで、本開示の実施形態が解決しようとする課題は、ポンプアウト現象の発生を抑制する熱伝導性グリース組成物を提供することである。
上記課題を解決するための手段には、以下の手段が含まれる。

本開示の一実施形態によればポンプアウト現象の発生を抑制する熱伝導性グリース組成物が提供される。

<熱伝導性グリース組成物>
本開示に係る熱伝導性グリース組成物は、基油と、熱伝導性フィラーと、炭酸カルシウム粒子と、を含有する。

本開示に係る熱伝導性グリース組成物が炭酸カルシウム粒子を含有することで、炭酸カルシウム粒子と、基油、及び熱伝導性フィラーとが相互作用し、熱伝導性グリース組成物が増粘する。そのため、冷熱衝撃などを受けた場合でも、熱伝導性グリース組成物がずれにくくなる。
そのため、本開示に係る熱伝導性グリース組成物は、ポンプアウト現象の発生を抑制する。
(基油)
本開示に係る熱伝導性グリース組成物は、基油を含有する。
基油としては、特に限定されず、例えば、鉱油、合成炭化水素油、有機酸エステル、リン酸エステル、シリコーン油、フッ素油などが挙げられる。
基油は、1種単独で含まれていてもよく、2種以上が組み合わされて含まれていてもよい。
本開示に係る熱伝導性グリース組成物は、基油を含有する。
基油としては、特に限定されず、例えば、鉱油、合成炭化水素油、有機酸エステル、リン酸エステル、シリコーン油、フッ素油などが挙げられる。
基油は、1種単独で含まれていてもよく、2種以上が組み合わされて含まれていてもよい。
鉱油としては、例えば、原油の潤滑油留分を溶剤精製、水素化精製、水素化分解精製、水素化脱蝋などの精製法を適宜組合せて精製したものが挙げられる。加えて、水素化精製油、触媒異性化油などに溶剤脱蝋又は水素化脱蝋などの処理を施した高度に精製されたパラフィン系鉱油等が挙げられる。
合成炭化水素油としては、例えば、ポリアルファオレフィン等が挙げられる。
ポリアルファオレフィンとしては、エチレン;プロピレン;ブテン;これらの誘導体などを原料として製造されたアルファオレフィン;等を、単独又は2種以上混合して重合したものが挙げられる。
ポリアルファオレフィンとしては、炭素数6以上18以下のアルファオレフィンの重合体であることが好ましい。
ポリアルファオレフィンとしては、1-デセンの重合体、及び1-ドデセンの重合体からなる群から選択される少なくとも1種を含むことが好ましい。
ポリアルファオレフィンとしては、エチレン;プロピレン;ブテン;これらの誘導体などを原料として製造されたアルファオレフィン;等を、単独又は2種以上混合して重合したものが挙げられる。
ポリアルファオレフィンとしては、炭素数6以上18以下のアルファオレフィンの重合体であることが好ましい。
ポリアルファオレフィンとしては、1-デセンの重合体、及び1-ドデセンの重合体からなる群から選択される少なくとも1種を含むことが好ましい。
有機酸エステルとしては、例えば、モノエステル、ジエステル、ポリオールエステル等が挙げられる。

一塩基酸としては、ブタン酸、ペンタン酸、ヘキサン酸、ヘプタン酸、オクタン酸、ノナン酸、デカン酸、ドデカン酸、ミリスチン酸、ペンタデシル酸、パルミチン酸、マルガリン酸、ステアリン酸、エイコサン酸、ドコサン酸、パルミトレイン酸、オレイン酸、リシノール酸などの脂肪酸;アクリル酸;メタクリル酸;等が挙げられる。
モノエステルの合成に用いられるアルコールとしては、オレイルアルコール、ラウリルアルコール、メタノール、エタノール、ペンタノール、ヘキサノール、エチレングリコール、プロピレングリコール、グリセロール、ネオペンチルグリコール、トリメチロールメタン、トリメチロールエタン、トリメチロールプロパン、トリメチロールブタン、1,2,6-ヘキサントリオール、ペンタエリスリトール、ジペンタエリスリトール、ラウリルアルコールなどが挙げられる。
モノエステルとしては、一塩基酸と、アルコールと、のエステルが挙げられる。

ポンプアウト現象の発生を抑制する観点から、ポリアルファオレフィンの含有量は、ポリアルファオレフィン及びエステルの合計の含有量に対して、70質量%以上99質量%以下であることが好ましく、80質量%以上99質量%以下であることがより好ましく、85質量%以上99質量%以下であることが更に好ましい。

ポンプアウト現象の発生を抑制する観点から、基油は、40℃における動粘度(40℃動粘度とも称する)が10mm2/s以上600mm2/s以下であることが好ましく、20mm2/s以上450mm2/s以下であることがより好ましい。

ポンプアウト現象の発生を抑制する観点から、熱伝導性フィラーは、体積平均粒子径の異なる2種以上の熱伝導性フィラーを含むことが好ましい。
熱伝導性フィラーは、体積平均粒子径0.15μm以上2μm未満である熱伝導性フィラーA及び体積平均粒子径2μm以上40μm以下である熱伝導性フィラーBを含むことが好ましい。

重合ロジンとは、天然ロジン又は変性ロジン同士を反応させたものであり、これらの2量化物、3量化物等をいう。
ロジン系化合物としては、変性ロジン、重合ロジンなどが挙げられる。
変性ロジンとは、天然ロジンを変性したものをいい、例えば、天然ロジンを高圧化でニッケル触媒、白金触媒、パラジウム触媒等の貴金属触媒等を使用して水素添加して、分子内の二重結合を消失又は減少させた水添ロジン;天然ロジンを貴金属触媒又はハロゲン触媒の存在下に高温加熱することにより分子内の不安定な共役二重結合を消失させた不均化ロジン;が挙げられる。

炭酸カルシウム粒子は、分散性の観点、及びポンプアウト現象の発生を抑制する観点から、表面処理剤としてロジン系化合物を用いて表面処理されていることが好ましい。
ポンプアウト現象の発生を抑制する観点から、炭酸カルシウム粒子の含有量は、熱伝導性フィラーの含有量に対して、0.1質量%以上1質量%以下であることが好ましく、0.1質量%以上0.8質量%以下であることがより好ましく、0.1質量%以上0.7質量%以下であることが更に好ましい。
炭酸カルシウム粒子の含有量を、熱伝導性フィラーの含有量に対して、0.1質量%以上とすることで、ポンプアウト現象の発生をより抑制しやすくなる。

表面改質剤としては、種々の表面改質剤が利用でき、親油性を発現する部分と、熱伝導性フィラーに吸着する官能基と、を有する化合物であることが好ましい。
表面改質剤としては、具体的には、カルボン酸系分散剤、ポリアルキレングリコール化合物などが挙げられる。
本開示に係る熱伝導性グリース組成物は、表面改質剤を含有することが好ましい。
表面改質剤としては、種々の表面改質剤が利用でき、親油性を発現する部分と、熱伝導性フィラーに吸着する官能基と、を有する化合物であることが好ましい。

ポリアルキレングリコール化合物とは、エーテル結合の繰り返し構造を有する高分子化合物であり、例えば環状エーテルの開環重合等によって製造されるものをいう。
ポンプアウト現象の発生を抑制する観点から、ポリアルキレングリコール化合物としては、ヒドロキシ基を有するポリアルキレングリコール化合物が好ましい。
ポンプアウト現象の発生を抑制する観点から、ポリアルキレングリコール化合物としては、ヒドロキシ基を有するポリアルキレングリコール化合物が好ましい。
ヒドロキシ基を有するポリアルキレングリコール化合物は粘着性が高い傾向にある。そのため、熱伝導性フィラー表面に吸着した表面改質剤が被着体に粘着するためポンプアウト現象の発生をより抑制する。
ヒドロキシ基を有するポリアルキレングリコール化合物としては、例えば、ポリアルキレングリコール、ポリアルキレングリコールのエーテル化物などが挙げられる。

表面改質剤は、1種単独で含まれていてもよく、2種以上が組み合わされて含まれていてもよい。
(その他の添加剤)
本開示に係る熱伝導性グリース組成物は、基油、熱伝導性フィラー、炭酸カルシウム粒子、及び表面改質剤以外のその他の添加剤を含有してもよい。
その他の添加剤としては、酸化防止剤、錆止め剤、腐食防止剤、増粘剤、増ちょう剤、清浄剤などが挙げられる。
本開示に係る熱伝導性グリース組成物は、基油、熱伝導性フィラー、炭酸カルシウム粒子、及び表面改質剤以外のその他の添加剤を含有してもよい。

本開示に係る熱伝導性グリース組成物の熱伝導率は、放熱の効率化の観点から、2.5W/m・k以上であることが好ましく、3.0W/m・k以上であることがより好ましく、3.5W/m・k以上であることが更に好ましい。
熱伝導率はISO22007-2に準拠して測定する。
熱伝導率の測定装置は、例えば、京都電子工業(株)製TPS2500Sが使用可能である。

本開示に係る熱伝導性グリース組成物の不混和ちょう度は、ポンプアウト現象の発生を抑制する観点と実際の使用上の観点から140以上300以下であることが好ましく、150以上290以下であることがより好ましく、160以上280以下であることが更に好ましい。

(用途)
本開示に係る熱伝導性グリース組成物は、ポンプアウト現象の発生抑制に優れるものであり、様々な発熱体と放熱体との隙間に適用可能である。
発熱体としては、半導体部品等が挙げられ、放熱体としてはヒートシンク等が挙げられる。

(熱伝導性グリース組成物の製造方法)
熱伝導性グリース組成物の製造方法としては、特に限定されず、基油、熱伝導性フィラー、及び炭酸カルシウム粒子に加え、必要に応じて表面改質剤、及びその他の添加剤を適宜混合すればよい。
基油、熱伝導性フィラー、炭酸カルシウム粒子、表面改質剤、及びその他の添加剤の混合順序は、特に制限されるものではなく、基油に順次混合してもよい。
熱伝導性グリース組成物の製造方法としては、特に限定されず、基油、熱伝導性フィラー、及び炭酸カルシウム粒子に加え、必要に応じて表面改質剤、及びその他の添加剤を適宜混合すればよい。
基油、熱伝導性フィラー、炭酸カルシウム粒子、表面改質剤、及びその他の添加剤の混合順序は、特に制限されるものではなく、基油に順次混合してもよい。
以下に実施例について説明するが、本発明はこれらの実施例に何ら限定されるものではない。
<実施例1~15、比較例1>
基油、熱伝導性フィラー、炭酸カルシウム粒子、表面改質剤、及びその他の添加剤(酸化防止剤、及び清浄剤)を下記表1に示す配合割合(質量%)で混合して熱伝導性グリース組成物を調製した。

<評価>
得られた熱伝導性グリース組成物をそれぞれ用いて下記の性能評価を行った。結果を表1に示す。
(熱伝導率)
熱伝導率は、ISO22007-2に準拠して測定した。

(不混和ちょう度)
JIS-K2220に準拠して測定した。
得られた熱伝導性グリース組成物をそれぞれ用いて下記の性能評価を行った。結果を表1に示す。

(ポンプアウト性評価)
アルミ板(品名:A5052P、縦80mm×横60mm×厚さ1mm)とスライドガラス(縦76mm×横26mm×厚さ1.2mm~1.5mm)との間に、厚さ2mmの
スペーサーを設置し、間にグリースを任意量塗布して挟み込むことで試験片とした。試験片調製の際、グリースの量は、挟み込んだ際に直径15mmの円形となるようにした。また、アルミ板及びスライドガラスは、縦方向を同一の方向にそろえて試験片とした。
試験片の縦方向を鉛直方向とし、-40℃と85℃と、に交互に温度変化を繰り返す、冷熱衝撃試験を行った。冷熱衝撃試験は-40℃条件下で30分間冷却した後、85℃条件下で30分間加熱を1サイクルとし、合計500サイクル実施した。熱冷却試験はエスペック社製の熱衝撃試験機TSE-11-Aを使用した。
500サイクル経過後に、グリースの元の位置からの移動距離(mm)を計測し、ポンプアウト性の評価を実施した。
測定した移動距離を基に、以下の評価基準によってポンプアウト性を評価した。なお、移動距離が小さいほどポンプアウト現象の発生が抑制されていることを示す。
-評価基準-
A:移動距離が5mm未満
B:移動距離が5mm以上10mm未満
C:移動距離が10mm以上20mm未満
D:移動距離が20mm以上
アルミ板(品名:A5052P、縦80mm×横60mm×厚さ1mm)とスライドガラス(縦76mm×横26mm×厚さ1.2mm~1.5mm)との間に、厚さ2mmの

測定した移動距離を基に、以下の評価基準によってポンプアウト性を評価した。なお、移動距離が小さいほどポンプアウト現象の発生が抑制されていることを示す。

なお、表1中、配合比の欄の「オイル成分」とは、熱伝導性グリース組成物全体に対する、基油、表面改質剤、及びその他の添加剤の合計の含有量を示す。
上記結果から、本実施例の熱伝導性グリース組成物は、ポンプアウト現象の発生を抑制することがわかる。

Claims (7)
- 基油と、
熱伝導性フィラーと、
炭酸カルシウム粒子と、
を含有する熱伝導性グリース組成物。 - 前記炭酸カルシウム粒子の体積平均粒子径が10nm以上200nm以下である請求項1に記載の熱伝導性グリース組成物。
- 前記炭酸カルシウム粒子の含有量が、前記熱伝導性フィラーの含有量に対して、0.1質量%以上1質量%以下である請求項1又は請求項2に記載の熱伝導性グリース組成物。
- ヒドロキシ基を有するポリアルキレングリコール化合物を含む表面改質剤を含有する請求項1~請求項3のいずれか1項に記載の熱伝導性グリース組成物。
- 前記基油が、ポリアルファオレフィン及び有機酸エステルを含む請求項1~請求項4のいずれか1項に記載の熱伝導性グリース組成物。
- 前記熱伝導性フィラーが、酸化亜鉛、及び酸化アルミニウムからなる群から選択される少なくとも1種を含む請求項1~請求項5のいずれか1項に記載の熱伝導性グリース組成物。
- 前記熱伝導性フィラーが、体積平均粒子径0.15μm以上2μm未満である熱伝導性フィラーA及び体積平均粒子径2μm以上40μm以下である熱伝導性フィラーBを含む請求項1~請求項6のいずれか1項に記載の熱伝導性グリース組成物。
