Description
本発明は、パターン形成方法、パターン、パターン付成形物の製造方法、および、パターン付成形物に関する。
例えば、パターン形成法としては、フォトレジストを所望の位置だけ光を透過するフォトマスクを使って露光硬化させ、未露光部分を洗浄して取り除くことによって所望のパターンを形成する方法が挙げられ、例えば印刷版の製造方法や半導体装置の製造方法として使用されている(例えば、特許文献1参照)。
また、相分離を利用したパターン形成法およびパターンとしては、紫外線硬化型樹脂材料に非相溶性の材料を混合し、相分離構造を有する塗膜を作製し、該硬化膜中から前記非相溶材料を除去し、表面凹凸構造を有する成形体を形成する方法が挙げられ、例えばエンボス加工方法として、各種産業分野において使用されている(例えば、特許文献2参照。
)。
)。
その他の相分離を利用したパターン形成法およびパターンとしては、エネルギー線硬化型化合物と、前記エネルギー線硬化型化合物を海成分とし、前記エネルギー線硬化型化合物と非相溶であり島成分となる樹脂と、離型成分を少なくとも含む塗膜が硬化されてなる離型フィルムで、連続的に一定の形状を有する低突起を形成し、離型性に優れるフィルムとして各種産業分野において使用されている(例えば、特許文献3参照)。
また、その他の相分離を利用したパターン形成法およびパターンとしては、第1成分および第2成分を含むコーティング組成物を基材上に塗布した後に、この第1成分および第2成分のSP値の差に基づいて第1成分と第2成分とが相分離し、表面にランダムな凹凸を有する樹脂層を形成し、防眩性コーティングとして使用されている(例えば、特許文献4参照)。
しかしながら、特許文献1のように、フォトレジストを用いて所望の部位を感光させ未露光部を洗浄してパターンを形成する方法では、パターンが微細だったりアスペクト比が高かったりパターンが柔軟な材料であった場合、プロセス中の振動を受けたり洗浄したりする際にパターンが動いて形状が潰れてしまう問題が生じる。また、露光部での反応が伝播して非露光部でも光反応が進むため、界面がぼやける問題も生じる。すなわち、明瞭なパターンが得られない場合がある。
一方、特許文献2~4のように、相分離構造を用いてパターニングする方法では、パターンの動きが相分離した材料によって相互に抑制されるため、パターンが動いて潰れる問題は解消される一方、任意の形状にはパターニングできない問題が有る。これに対して、パターニング方法としては、任意のパターンを形成することが要求されている。
本発明は、明瞭なパターンを任意に形成できるパターン形成方法、そのパターン形成方法で形成されるパターン、および、そのパターンを備えるパターン付成形物の製造方法である。
本発明[1]は、流動性物質と、前記流動性物質に相溶した相溶性物質とを含む組成物中の前記相溶性物質の少なくとも一部を、任意の部分で非相溶化させることにより、パターンを形成する、パターン形成方法を、含んでいる。

本発明のパターン形成方法によれば、明瞭なパターンを任意に形成できる。本発明のパターンは、任意に形成される明瞭なパターンである。本発明のパターン付成形物の製造方法によれば、明瞭なパターンを任意に形成できる。
すなわち、本発明のパターン形成方法、パターン、および、パターン付成形物の製造方法では、流動性物質と相溶性物質とを含む組成物中の相溶性物質の少なくとも一部を、任意の部分で非相溶化させ、パターンを形成する。つまり、非相溶化部分を、任意のパターンに形成できる。また、上記の非相溶化部分が、組成物内における流動性物質および相溶性物質の動きを抑制するため、パターンの潰れを抑制でき、高精度かつ明瞭なパターンが得られる。
また、本発明のパターン付成形物は、明瞭なパターンを有する。
1.組成物
本発明のパターン形成方法では、流動性物質と、流動性物質に相溶した相溶性物質とを含む組成物が用いられる。

流動性物質および相溶性物質は、互いに異なる物質である。より具体的には、流動性物質および相溶性物質は、詳しくは後述するように、互いに相溶可能な物質である。また、相溶性物質を非相溶化(後述)できるように、流動性物質および相溶性物質が、それぞれ、適宜選択される。
以下の各物質は、例示として記載されるものである。すなわち、各物質は、以下の例示に制限されない。本発明の作用および効果を奏する物質であれば、流動性物質および相溶性物質として、使用可能である。
2.流動性物質
流動性物質としては、流動性を有する物質であれば、特に制限されない。流動性物質としては、例えば、液体、粒体および粉体が挙げられる。なお、液体とは、常温で液体の物質でなくともよい。例えば、常温で固体の物質を、加熱により液体化させることによって、流動性物質として用いることができる。

流動性物質として、より具体的には、例えば、融点を有する物質、溶液、および、流動性樹脂が挙げられる。
融点を有する物質は、例えば、融点以上の温度条件下で、流動性を有する。融点を有する物質としては、例えば、溶剤、非金属単体、金属、ガラス、天然物、高分子、および、これらの複合物が挙げられる。
溶剤としては、例えば、水、アセトン、酢酸エチル、エタノール、トルエン、ヘキサフルオロリン酸1-ブチル-3-メチルイミダゾリウム、イソホロン、n-オクタデカンおよびn-エイコサンが挙げられる。また、溶剤として、後述のオレフィン単量体も挙げられる。非金属単体としては、例えば、ガリウム、シリコン、硫黄および炭素が挙げられる。金属としては、例えば、鉄、コバルト、ニッケル、アルミニウム、金、銀、銅、スズ、亜鉛、および、これらの合金が挙げられる。ガラスとしては、例えば、アルカリガラスおよびホウケイ酸ガラスが挙げられる。天然物としては、例えば、松脂、ゼラチン、天然ゴム、糖、キトサンおよびタンパク質が挙げられる。高分子としては、例えば、ポリエチレン、ポリプロピレン、ナイロン、熱可塑性ウレタン、ポリビニルアルコール、酢酸セルロースおよびポリエステルが挙げられる。これらは、単独使用または2種類以上併用できる。
溶液としては、上記の溶剤に公知の塩が溶解した溶液が挙げられる。溶液として、より具体的には、例えば、食塩水、硝酸銀水溶液、塩化パラジウム水溶液、および、ブドウ糖水溶液が挙げられる。これらは、単独使用または2種類以上併用できる。
流動性樹脂としては、例えば、活性エネルギー線硬化性樹脂、熱硬化性樹脂、2液硬化性樹脂、湿気硬化性樹脂、および、重合性可塑剤が挙げられ、パターン形成の観点から、好ましくは、活性エネルギー線硬化性樹脂が挙げられる。活性エネルギー線としては、任意の波長の電磁波および電子線が挙げられ、具体的には、例えば、紫外線、可視光および赤外線が挙げられる。
活性エネルギー線硬化性樹脂としては、例えば、活性エネルギー線硬化性ポリウレタン樹脂(光ラジカル硬化型ポリウレタン樹脂)、活性エネルギー線硬化性アクリル樹脂(光ラジカル硬化型アクリル樹脂)、活性エネルギー線硬化性エポキシ樹脂(光カチオン硬化型エポキシ樹脂)、活性エネルギー線硬化性オキセタン樹脂(光カチオン硬化型オキセタン樹脂)、および、これらの混合物が挙げられる。好ましくは、活性エネルギー線硬化性ポリウレタン樹脂が挙げられる。活性エネルギー線硬化性ポリウレタン樹脂としては、特に制限されず、公知の活性エネルギー線硬化性ポリウレタン樹脂が挙げられる。活性エネルギー線硬化性ポリウレタン樹脂は、例えば、特開2021-161136号公報の[0016]~[0106]の記載に準拠して、得ることができる。
これら流動性物質は、単独使用または2種類以上併用できる。容易にパターンを形成する観点から、流動性物質として、好ましくは、流動性樹脂が挙げられ、より好ましくは、活性エネルギー線硬化性樹脂が挙げられ、さらに好ましくは、活性エネルギー線硬化性樹脂が挙げられる。
流動性物質が活性エネルギー線硬化性樹脂を含有する場合、好ましくは、流動性物質は、流動性組成物である。流動性組成物は、活性エネルギー線硬化性樹脂と、公知の反応性希釈剤、および、公知の重合開始剤とを含有する。また、このような場合、流動性組成物は、必要に応じて、添加剤を含むことができる。添加剤としては、例えば、酸化防止剤、可塑剤および離型剤が挙げられる。
3.相溶性物質
相溶性物質は、上記の流動性物質に相溶可能な物質である。なお、相溶とは、互いに略均一に混ざり合うことを示し、一方または他方が、パターンを形成するまでの間、分離、浮揚および沈降しない状態を指す。

相溶性物質としては、特に制限されないが、流動性物質および相溶性物質を含む組成物中で非相溶化可能となるように、流動性物質に応じて選択される。
相溶性物質として、より具体的には、上記した融点を有する物質、上記した溶液、および、相溶性樹脂が挙げられる。
相溶性物質として、好ましくは、上記した溶剤が挙げられ、好ましくは、オレフィン単量体が挙げられる。オレフィン単量体としては、例えば、炭素数2~30のオレフィン単量体が挙げられる。オレフィン単量体として、より具体的には、例えば、エチレン、プロピレン、ブテン、ペンテン、1-ヘキセン、1-オクテン、1-デセン、1-ドデセン、1-テトラデセン、1-ヘキサデセン、1-オクタデセンおよび1-エイコセンが挙げられる。
また、相溶性物質として、好ましくは、相溶性樹脂が挙げられる。相溶性樹脂としては、例えば、オレフィン重合体が挙げられる。オレフィン重合体としては、オレフィンポリマーおよびオレフィンオリゴマーが挙げられる。オレフィン重合体として、より具体的には、例えば、ポリエチレン、ポリプロピレン、および、エチレン-αオレフィン共重合体が挙げられる。オレフィン重合体として、好ましくは、エチレン-αオレフィン共重合体が挙げられる。
また、相溶性樹脂としては、流動性物質と反応性の異なる上記活性エネルギー線硬化性樹脂が挙げられる。流動性物質として、紫外線硬化性の比較的高い光ラジカル重合型アクリル樹脂が用いられる場合、相溶性物質として、紫外線硬化性の比較的低い光カチオン硬化型エポキシ樹脂を用いることができる。これらを含む組成物に、紫外線を照射させると、先に光ラジカル重合型アクリル樹脂を重合させることができ、光カチオン硬化型エポキシ樹脂を任意のパターンで相分離させることができる。その後、光カチオン硬化型エポキシ樹脂を硬化させ、任意の硬化パターンを得ることができる。なお、反応性の違いによって相分離パターンを形成できれば、相溶性樹脂は、上記に限定されず、例えば、熱硬化性樹脂、2液硬化性樹脂および/または湿気硬化性樹脂であってもよい。
これら相溶性物質は、単独使用または2種類以上併用できる。相溶性物質として、好ましくは、オレフィン単量体およびオレフィン重合体が挙げられ、より好ましくは、オレフィン単量体が挙げられ、さらに好ましくは、炭素数6~20のオレフィン単量体が挙げられ、さらに好ましくは、1-ヘキセンおよび1-ドデセンが挙げられ、とりわけ好ましくは、1-ドデセンが挙げられる。
また、相溶性物質として、好ましくは、金属を含有する材料(金属含有材料)が挙げられる。金属を含む材料としては、上記した溶液および金属が挙げられ、好ましくは、上記した溶液が挙げられる。溶液として、より具体的には、食塩水、硝酸銀水溶液および塩化パラジウム水溶液が挙げられる。金属を含有する材料として、より好ましくは、硝酸銀水溶液および塩化パラジウム水溶液が挙げられ、さらに好ましくは、塩化パラジウム水溶液が挙げられる。
また、相溶性物質として、好ましくは、除却性材料が挙げられる。除却性材料は、相溶性物質を非相溶化させた後に、除却可能な材料である。なお、除却の方法としては、特に制限されず、例えば、揮発、溶出、溶融および機械処理が挙げられ、好ましくは、揮発が挙げられる。換言すると、相溶性物質として、好ましくは、揮発性材料が挙げられる。上記した相溶性物質のうち、揮発性材料(非相溶化させた後に、揮発可能な材料)としては、例えば、1-ヘキセンが挙げられる。
4.パターン形成方法
この方法では、まず、流動性物質と相溶性物質とを含む組成物を準備する。

流動性物質および相溶性物質を含む組成物は、特に制限されず、流動性物質および相溶性物質を選択し、これらを公知の方法で混合することによって、調製される。
流動性物質および相溶性物質の選択では、上記したように、互いに相溶可能な物質が選択される。また、相溶性物質を非相溶化(後述)できるように、流動性物質および相溶性物質が、それぞれ、適宜選択される。
水素結合により相溶性を調整する観点から、好ましくは、流動性物質および相溶性物質は、水素結合性置換基価に基づいて選択できる。なお、水素結合性置換基は、水素結合を形成可能な基であって、例えば、水酸基、メルカプト基およびアミノ基が挙げられる。
水素結合性官能基価は、水素結合により相溶性を任意に調整できる。例えば、流動性物質および相溶性物質の水素結合性置換基価を近づけることにより、パターン形成前の相分離を抑制できる。また、流動性物質および相溶性物質の水素結合性置換基価を遠ざけることにより、パターン形成の際の相分離を促進できる。
より具体的には、例えば、流動性物質と相溶性物質とのいずれか一方の水素結合性置換基価が、例えば、0.0001mol/g以上、好ましくは、0.0005mol/g以上である。また、一方の水素結合性置換基価が、例えば、0.1111mol/g以下、好ましくは、0.1000mol/g以下である。
また、上記一方に対する他方の水素結合性官能基価が、上記した一方の水素結合性置換基価に対して、例えば、1%(1/100)以上、好ましくは、5%(1/20)以上である。また、上記一方に対する他方の水素結合性官能基価が、上記した一方の水素結合性置換基価に対して、例えば、67%(2/3)以下、好ましくは、55%(1/2)以下である。
より具体的には、他方の水素結合性官能基価が、例えば、0.000001mol/g以上、好ましくは、0.000005mol/g以上である。また、他方の水素結合性置換基価が、例えば、0.0741mol/g以下、好ましくは、0.0667mol/g以下である。
水素結合性官能基価が上記範囲であれば、水素結合により相溶性を向上できる。なお、水素結合性置換基価は、1分子中に含まれる水素結合性置換基価の数に基づいて、下記式(1)により算出できる。

流動性物質および相溶性物質の混合割合は、目的および用途に応じて、適宜選択される。流動性物質および相溶性物質の体積比率に応じて、相分離パターンのサイズを調整できる。例えば直径100μmの開口部を形成したフォトマスクを用いてパターン形成する場合、相溶性物質の体積比率を50体積%にすると、形成されるパターンのドットサイズを約100μmに調整でき、また、相溶性物質の体積比率を10体積%にすると、形成されるパターンのドットサイズを約10μmに調整できる。
そのため、流動性物質および相溶性物質の混合割合は、所望のパターンのサイズに応じて異なるが、例えば、流動性物質100質量部に対して、相溶性物質が、例えば、1×10-7質量部以上である。
次いで、この方法では、流動性物質および相溶性物質を含む組成物中において、相溶性物質の少なくとも一部を、任意の部分で非相溶化させる。これにより、流動性物質および相溶性物質を相分離させ、パターンを形成する。
相溶性物質を非相溶化させる方法としては、特に制限されず、種々の方法が採用される。
例えば、流動性物質および/または相溶性物質を、温度変化させることによって、流動性物質に対する相溶性物質の相溶性を低下させ、相溶性物質を非相溶化(析出)させることができる。
また、例えば、流動性物質および/または相溶性物質を、状態変化(気体化または固体化)させることによって、流動性物質に対する相溶性物質の相溶性を低下させ、相溶性物質を非相溶化(析出)させることができる。
また、例えば、流動性物質および/または相溶性物質を、化学反応により変化させることにより、流動性物質に対する相溶性物質の相溶性を低下させ、相溶性物質を非相溶化(析出)させることができる。化学反応としては、例えば、重合、架橋、中和、イオン置換および極性変化が挙げられる。
より具体的には、流動性物質が流動性樹脂(好ましくは、活性エネルギー線硬化性樹脂および/または熱硬化性樹脂)である場合、流動性樹脂を、例えば、活性エネルギー線硬化および/または熱硬化させ、高分子化させる。これにより、流動性物質に対する相溶性物質の相溶性を低下させることができ、その結果、相溶性物質を非相溶化(析出)させることができる。
また、この方法では、上記の組成物中において、任意の位置で、相溶性物質を非相溶化させる。
より具体的には、例えば、流動性物質が熱硬化性樹脂(流動性樹脂)を含む場合、好ましくは、流動性樹脂および相溶性物質を含む組成物中において、流動性樹脂の任意の位置を加熱する。これにより、流動性樹脂の硬化物を得るとともに、任意の位置における相溶性物質の相溶性を低下させ、相溶性物質を非相溶化できる。このような場合、任意の位置を加熱するために、例えば、赤外線レーザー、熱マスクおよび熱風ノズルが、適宜使用される。
また、例えば、流動性物質が活性エネルギー線硬化性樹脂(流動性樹脂)を含む場合、好ましくは、流動性樹脂および相溶性物質を含む組成物中において、流動性樹脂の任意の位置に活性エネルギー線を照射する。これにより、流動性樹脂の硬化物を得るとともに、任意の位置における相溶性物質の相溶性を低下させ、相溶性物質を非相溶化できる。
このような場合、任意の位置に活性エネルギー線を照射するために、例えば、レーザー発光装置およびフォトマスクが、適宜使用される。好ましくは、フォトマスクが使用される。
フォトマスクが使用される場合、好ましくは、流動性物質および相溶性物質を含む組成物を、所定パターンを有するフォトマスクで被覆する(被覆工程)。そして、フォトマスクにより被覆されていない部分に、活性エネルギー線を照射し、流動性物質を硬化させる(露光工程)。これにより、流動性樹脂の硬化物を得るとともに、任意の位置における相溶性物質の相溶性を低下させ、相溶性物質を非相溶化できる。
これにより、流動性物質(硬化物を含む)と、非相溶化された相溶性物質とからなるパターンが形成される。
とりわけ、流動性物質として、樹脂(流動性樹脂)が用いられる場合、上記の方法によって、表面にパターンを備える樹脂硬化物(成形物)が得られる。すなわち、上記の方法により、パターン付成形物が得られる。
より具体的には、流動性物質が、活性エネルギー線硬化性樹脂を含む場合、まず、活性エネルギー線硬化性樹脂と相溶性物質とを含む組成物を準備する。次いで、フォトマスクを介して、組成物に活性エネルギー線を照射し、活性エネルギー線硬化性樹脂を硬化させる。これにより、活性エネルギー線硬化性樹脂の硬化物を得るとともに、相溶性物質を非相溶化させる。
これにより、活性エネルギー線硬化性樹脂の硬化物と、非相溶化された相溶性物質とからなるパターンが形成される。このようなパターンは、上記フォトマスクに対応して、明瞭に形成される。
パターンは、特定の模様が繰り返し均一に形成されたものである。パターンとしては、例えば、ドットパターン、格子パターン、線状パターン、チェックパターン、うろこパターンおよび文字パターンが挙げられる。パターンにより、樹脂硬化物(成形物)の強度の均一化を図ることができる。
また、パターン形成方法は、例えば、半導体製造用フォトレジストとして使用できる。例えば、パターン形成方法により、半導体パターンを形成できる。半導体パターンとしては、例えば、配線、絶縁膜、エッチング、ドーピングおよびソルダーレジストパターンが挙げられる。また、上記のパターン形成方法は、MEMS製造、各種半導体製造、および、メタマテリアル製造において、好適に使用できる。
5.除却処理および置換処理
相溶性物質が、除却性材料を含んでいる場合、上記の方法で相溶性物質(除却性材料)を非相溶化した後、相溶性物質(除却性材料)を、除却することができる。除却の方法としては、上記しているように、例えば、揮発、溶出、溶融および機械処理が挙げられ、好ましくは、揮発が挙げられる。
相溶性物質が、除却性材料を含んでいる場合、上記の方法で相溶性物質(除却性材料)を非相溶化した後、相溶性物質(除却性材料)を、除却することができる。除却の方法としては、上記しているように、例えば、揮発、溶出、溶融および機械処理が挙げられ、好ましくは、揮発が挙げられる。
相溶性物質(除却性材料)を除却することにより、相溶性物質(除却性材料)の存在していた部分を、空洞化および/または凹部化することができる。
より具体的には、例えば、流動性物質が活性エネルギー線硬化性樹脂(流動性樹脂)を含み、相溶性物質が除却性材料を含む場合、好ましくは、まず、活性エネルギー線硬化性樹脂と除却性材料とを含む組成物を準備する。そして、組成物に活性エネルギー線を照射し、活性エネルギー線硬化性樹脂を硬化させる。これにより、除却性材料を非相溶化させる。その後、非相溶化された除却性材料を、除却する。
これにより、流動性物質(硬化物を含む)と、空洞および/または凹部とからなるパターンが形成される。
また、この方法では、非相溶化された相溶性物質(除却性材料)を、非除却性材料で置換することができる。より具体的には、上記の方法で相溶性物質(除却性材料)を非相溶化した後、上記の方法で相溶性物質(除却性材料)を除去し、さらに、相溶性物質(除却性材料)の存在していた部分に、非相溶性材料を充填することができる。
非除却性材料は、流動性物質および相溶性物質とは異なる物質である。非除却性材料としては、特に制限されないが、例えば、非除却性樹脂が挙げられる。非除却性樹脂としては、例えば、公知の熱硬化性樹脂および活性エネルギー線硬化性樹脂が挙げられ、好ましくは、熱硬化性樹脂が挙げられ、より好ましくは、熱硬化性エポキシ樹脂および熱硬化性オキセタン樹脂が挙げられる。
相溶性物質(除却性材料)を、非除却性材料で置換する方法は、特に制限されないが、例えば、上記の方法で相溶性物質(除却性材料)を非相溶化した後、非除却性材料の中で、相溶性物質(除却性材料)を除去する。
これにより、相溶性物質(除却性材料)の存在していた部分を、空洞化および/または凹部化するとともに、空洞および/または凹部を、非除却性材料で充填する。また、非除却性材料が、熱硬化性樹脂および/または活性エネルギー線硬化性樹脂である場合、必要により、非除却性材料を、硬化させる。
これにより、流動性物質(硬化物を含む)と、非除却性材料とからなるパターンが形成される。
6.金属めっき
相溶性物質が、金属を含んでいる場合、金属をめっき処理する。めっき処理の方法としては、特に制限されないが、電解めっきおよび無電解めっきが挙げられる。

より具体的には、この方法では、上記の方法で相溶性物質(金属を含有する材料)を非相溶化し、流動性物質(硬化物を含む)と、非相溶化された相溶性物質(金属を含有する材料)とからなるパターンを形成する。
その後、パターン(パターン付成形物)を、めっき液に浸漬し、相溶性物質中の金属をめっき処理する。めっき液としては、例えば、無電解めっき液および電解めっき液が挙げられる。無電解めっき液としては、例えば、無電解ニッケルリンめっき液、無電解ニッケルホウ素めっき液および無電解銀めっき液が挙げられる。電解めっき液としては、例えば、金めっき液、銀めっき液、銅めっき液、ニッケルめっき液、金コバルト合金めっき液が挙げられる。
これにより、上記のパターン中、非相溶化された相溶性物質(金属を含有する材料)の部分に、めっき金属が析出する。すなわち、流動性物質(硬化物を含む)と、めっき金属とからなるパターンが形成される。
7.作用効果
上記のパターン形成方法、パターン、および、パターン付成形物の製造方法では、流動性物質と相溶性物質とを含む組成物中の相溶性物質の少なくとも一部を、任意の部分で非相溶化させ、パターンを形成する。つまり、非相溶化部分を、任意のパターンに形成できる。また、上記の非相溶化部分が、組成物内における流動性物質および相溶性物質の動きを抑制するため、パターンの潰れを抑制でき、高精度かつ明瞭なパターンが得られる。
上記のパターン形成方法、パターン、および、パターン付成形物の製造方法では、流動性物質と相溶性物質とを含む組成物中の相溶性物質の少なくとも一部を、任意の部分で非相溶化させ、パターンを形成する。つまり、非相溶化部分を、任意のパターンに形成できる。また、上記の非相溶化部分が、組成物内における流動性物質および相溶性物質の動きを抑制するため、パターンの潰れを抑制でき、高精度かつ明瞭なパターンが得られる。
つまり、上記のパターン形成方法によれば、明瞭なパターンを任意に形成できる。上記のパターンは、任意に形成される明瞭なパターンである。上記のパターン付成形物の製造方法によれば、明瞭なパターンを任意に形成できる。
また、上記のパターン付成形物は、明瞭なパターンを有する。
さらに、非相溶化部分の組成比を小さくすることによって、パターンのサイズを概略体積比に比例して小さくすることができ、より微細なパターンを形成することもできる。例えば、フォトマスクを用いてフォトリソグラフィーをする場合、フォトマスクよりも微細なパターンを形成することもできる。
さらに、上記パターンを、流動性物質と相溶性物質とを含む組成物の表面だけではなく、組成物の内部に形成することもできる。例えば、流動性物質が熱硬化性樹脂および/または活性エネルギー線硬化性樹脂である場合、レンズおよび/またはミラーを使用して、赤外線および/または紫外線を組成物の内部に集光させ、また、集光部を加熱する。これにより、集光部の流動性物質を重合させ、高分子量化することができ、その結果、非相溶化部分によるパターンを組成物の内部に形成できる。また、例えば、赤外線および/または紫外線を、2以上の方向から上記の組成物に照射し、2以上の方向から照射された赤外線および/または紫外線が交差する位置において、流動性物質を重合させ、高分子量化することができ、その結果、非相溶化部分によるパターンを組成物の内部に形成できる。
さらに、上記パターンを有する層(以下、第1層)の上に、さらに、パターンを有する他の層(以下、第2層)を、積層および形成できる。とりわけ、相溶性物質(除却性材料)を非相溶化した後、除却してなければ、高精細な積層パターンを形成できる。すなわち、従来の方法では、第1層に第2層を積層すると、第1層のパターンの凹み部分に、第2層が落ち込み、第2層のパターンの乱れを生じる。しかし、上記の方法によれば、第1層のパターンが、高分子量化した流動性物質と、非相溶化部分とにより形成され、凹部が形成されないため、第2層の落ち込みによるパターンの乱れを抑制でき、高精細な積層パターンを形成できる。
次に、本発明を、実施例および比較例に基づいて説明するが、本発明は、下記の実施例によって限定されるものではない。なお、「部」および「%」は、特に言及がない限り、質量基準である。また、以下の記載において用いられる配合割合(含有割合)、物性値、パラメ-タなどの具体的数値は、上記の「発明を実施するための形態」において記載されている、それらに対応する配合割合(含有割合)、物性値、パラメ-タなど該当記載の上限値(「以下」、「未満」として定義されている数値)または下限値(「以上」、「超過」として定義されている数値)に代替することができる。
実施例1
(1)イソシアネート基末端プレポリマーの合成
窒素雰囲気下、ガラス製のセパラブルフラスコに、ポリオール成分としてポリオキシプロピレンポリオール(三井化学SKCポリウレタン製;DL10000、平均官能基数2、数平均分子量10000)100部を投入した。次いで、セパラブルフラスコに、ポリイソシアネート成分として1,3-ビス(イソシアナトメチル)シクロヘキサン(三井化学製;1,3-H6XDI)を当量比(NCO/OH)が8.0となる割合で投入した。
その後、混合物を、80℃に昇温した。その後、ウレタン化触媒としてのスタノクト(エチルヘキサン酸スズ(II))を、混合物に対して10ppmとなる割合で投入した。その後、混合物を4時間反応させた。これにより、イソシアネート基末端プレポリマーと、未反応のポリイソシアネート成分とを含む粗生成物を得た。
(1)イソシアネート基末端プレポリマーの合成
窒素雰囲気下、ガラス製のセパラブルフラスコに、ポリオール成分としてポリオキシプロピレンポリオール(三井化学SKCポリウレタン製;DL10000、平均官能基数2、数平均分子量10000)100部を投入した。次いで、セパラブルフラスコに、ポリイソシアネート成分として1,3-ビス(イソシアナトメチル)シクロヘキサン(三井化学製;1,3-H6XDI)を当量比(NCO/OH)が8.0となる割合で投入した。
その後、混合物を、80℃に昇温した。その後、ウレタン化触媒としてのスタノクト(エチルヘキサン酸スズ(II))を、混合物に対して10ppmとなる割合で投入した。その後、混合物を4時間反応させた。これにより、イソシアネート基末端プレポリマーと、未反応のポリイソシアネート成分とを含む粗生成物を得た。
(2)イソシアネート基末端プレポリマーの精製
イソシアネート基末端プレポリマーを含む粗生成物を、スミス式薄膜蒸留装置にセットし、以下の条件で、イソシアネート基末端プレポリマーと、未反応のポリイソシアネート成分とを分離した。これにより、イソシアネート基末端プレポリマーを精製した。
温度条件:160~170℃
圧力条件:70~100Pa
供給流量:3.5-4g/min
イソシアネート基末端プレポリマーを含む粗生成物を、スミス式薄膜蒸留装置にセットし、以下の条件で、イソシアネート基末端プレポリマーと、未反応のポリイソシアネート成分とを分離した。これにより、イソシアネート基末端プレポリマーを精製した。
温度条件:160~170℃
圧力条件:70~100Pa
供給流量:3.5-4g/min
(3)活性エネルギー線硬化性ポリウレタン樹脂の合成
大気下(ドライエアー下)、セパラブルフラスコに、精製したイソシアネート基末端プレポリマー(プレポリマー精製物)を100部投入した。次いで、セパラブルフラスコに、ヒドロキシ基含有不飽和化合物として2ヒドロキシエチルアクリレートを、ヒドロキシ基含有不飽和化合物のヒドロキシ基に対するイソシアネート基末端プレポリマーのイソシアネート基の当量比(NCO/OH)が1.0となる割合で投入した。次いで、混合物を70℃に昇温した。
大気下(ドライエアー下)、セパラブルフラスコに、精製したイソシアネート基末端プレポリマー(プレポリマー精製物)を100部投入した。次いで、セパラブルフラスコに、ヒドロキシ基含有不飽和化合物として2ヒドロキシエチルアクリレートを、ヒドロキシ基含有不飽和化合物のヒドロキシ基に対するイソシアネート基末端プレポリマーのイソシアネート基の当量比(NCO/OH)が1.0となる割合で投入した。次いで、混合物を70℃に昇温した。
その後、ウレタン化触媒としてのスタノクト(エチルヘキサン酸スズ(II))を、イソシアネート基末端プレポリマーに対して200ppmとなる割合で投入し、イソシアネート基濃度が0.01%以下になるまで、4時間反応させた。これにより、活性エネルギー線硬化性ポリウレタン樹脂を合成した。
(4)流動性物質および相溶性物質を含む組成物の調製
以下の成分を60℃で混合し、活性エネルギー線硬化性ポリウレタン樹脂を含む流動性物質を得るとともに、流動性物質と相溶性物質との混合物を得た。

オレフィン単量体(1-ドデセン(商品名リニアレン12、出光興産製))30部
以下の成分を60℃で混合し、活性エネルギー線硬化性ポリウレタン樹脂を含む流動性物質を得るとともに、流動性物質と相溶性物質との混合物を得た。

(5)パターンの形成
以下に示す方法で、上記の組成物を用いてパターンを形成した。
以下に示す方法で、上記の組成物を用いてパターンを形成した。
ドクターブレードを用いて、ガラス板上に、上記の組成物を成膜し、厚み5μmの塗膜を得た。次いで、フォトマスク(トッパンテストチャートNo.1ネガパターン、凸版印刷社製)を用いて、上記の塗膜に活性エネルギー線を照射した。
なお、活性エネルギー線の出力は、0.6mW/cm2(照度計(日置電機社製3664光パワーメータ(測定波長405nm)にて測定)とし、積算光量が20mJ/cm2になるように照射した。
これにより、活性エネルギー線硬化性ポリウレタン樹脂を硬化(高分子化)させ、樹脂硬化物を得た。また、上記の操作によって、活性エネルギー線硬化性ポリウレタン樹脂中におけるオレフィン単量体(1-ドデセン)の相溶性を低下させた。つまり、樹脂硬化物の表面で、相溶性物質を非相溶化させた。
以上の操作によって、活性エネルギー線硬化性ポリウレタン樹脂の硬化物と、非相溶化されたオレフィン単量体(1-ドデセン)とからなるパターンを形成した。換言すると、上記の方法で、パターン付成形物が得られた。
実施例2(揮発)
相溶性物質として、1-ドデセンに代えて、1-ヘキセンを使用した。それ以外は、実施例1と同じ方法で、パターン付成形物を得た。
相溶性物質として、1-ドデセンに代えて、1-ヘキセンを使用した。それ以外は、実施例1と同じ方法で、パターン付成形物を得た。
その後、パターン付成形物を、80℃オーブンで1時間加熱した。これにより、相溶性物質を揮発させた。これにより、1-ヘキセンが存在していた部分を凹部化した。
以上の操作によって、活性エネルギー線硬化性ポリウレタン樹脂の硬化物と、凹部とからなるパターンを形成した。
実施例3(置換)
相溶性物質として、1-ドデセンに代えて、1-ヘキセンを使用した。それ以外は、実施例1と同じ方法で、パターン付成形物を得た。
相溶性物質として、1-ドデセンに代えて、1-ヘキセンを使用した。それ以外は、実施例1と同じ方法で、パターン付成形物を得た。
その後、パターン付成形物を、熱硬化性エポキシ樹脂組成物中に1時間浸漬させた。なお、熱硬化性エポキシ樹脂組成物として、3’,4’-エポキシシクロヘキシルメチル-3,4-エポキシシクロヘキサンカルボキシレート100質量部と、熱カチオン硬化触媒(三新化学工業社製、サンエイドSI-110L)5部との混合物を用いた。
これにより、1-ヘキセンと熱硬化性エポキシ樹脂組成物とを置換した。その後、パターン付成形物を、150℃で2時間加熱し、熱硬化性エポキシ樹脂組成物を熱硬化させた。
以上の操作によって、活性エネルギー線硬化性ポリウレタン樹脂の硬化物と、熱硬化性エポキシ樹脂組成物の硬化物とからなるパターンを形成した。
実施例4(反応性の違い利用)
相溶性物質として、1-ドデセンに代えて、3’,4’-エポキシシクロヘキシルメチル-3,4-エポキシシクロヘキサンカルボキシレート100質量部と、短波長光硬化カチオン硬化触媒(三新化学工業社製、サンエイドSI-300)3部との混合物を用いた。それ以外は、実施例1と同じ方法で、パターン付成形物を得た。
相溶性物質として、1-ドデセンに代えて、3’,4’-エポキシシクロヘキシルメチル-3,4-エポキシシクロヘキサンカルボキシレート100質量部と、短波長光硬化カチオン硬化触媒(三新化学工業社製、サンエイドSI-300)3部との混合物を用いた。それ以外は、実施例1と同じ方法で、パターン付成形物を得た。
その後、パターン付成形物の相溶性物質を、紫外線照射機L9566-02A(浜松ホトニクス製)を用いて硬化させた。なお、活性エネルギー線の出力は、50mW/cm2(照度計(ウシオ製紫外線積算光量計UIT-250(測定波長254nm)にて測定)とし、積算光量が500mJ/cm2になるように照射した。
実施例5(めっき)
相溶性物質として、1-ドデセンに代えて、塩化パラジウム水溶液(濃度0.1質量%)を使用した。それ以外は、実施例1と同じ方法で、パターン付成形物を得た。
相溶性物質として、1-ドデセンに代えて、塩化パラジウム水溶液(濃度0.1質量%)を使用した。それ以外は、実施例1と同じ方法で、パターン付成形物を得た。
これにより、活性エネルギー線硬化性ポリウレタン樹脂の硬化物と、非相溶化された塩化パラジウムとからなるパターンを形成した。
次いで、パターン付成形物を純水で洗浄し、40℃のオーブンで24時間乾燥させた。
次いで、パターン付成形物を無電解ニッケルめっき液(商品名トップニコロンKMP-LF、奥野製薬工業社)に、60℃で5分間、浸漬した。これにより、パターン付成形物の塩化パラジウム表面にニッケルを析出させた。その後、パターン付成形物を純水で洗浄し、40℃のオーブンで24時間乾燥させた。
以上の操作によって、活性エネルギー線硬化性ポリウレタン樹脂の硬化物と、めっき金属とからなるパターンを形成した。
比較例1(相溶性物質なし)
1-ドデセンを添加しなかった。それ以外は、実施例1と同じ方法で、活性エネルギー線硬化性ポリウレタン樹脂の硬化物を得た。その後、活性エネルギー線硬化性ポリウレタン樹脂の硬化物を酢酸エチルで洗浄し、40℃のオーブンで24時間乾燥させた。
1-ドデセンを添加しなかった。それ以外は、実施例1と同じ方法で、活性エネルギー線硬化性ポリウレタン樹脂の硬化物を得た。その後、活性エネルギー線硬化性ポリウレタン樹脂の硬化物を酢酸エチルで洗浄し、40℃のオーブンで24時間乾燥させた。
比較例2(フォトマスクなし)
フォトマスクを用いなかった。それ以外は、実施例1と同じ方法で、活性エネルギー線硬化性ポリウレタン樹脂の硬化物を得た。

<評価>

実施例1;光が照射された部分に、1-ドデセンが相分離して集まっており、それ以外の部分は活性エネルギー線硬化性ポリウレタン樹脂硬化物がマスク形状に沿ってパターニングされている様子が確認できた。軽く触る程度では膜は崩れず、パターンに染み込んだ1-ドデセンが染み出すことによって表面はぬるぬるとした滑りやすい触感だった。
実施例1で得られたパターン付成形物の表面の光学顕微鏡画像を、図1に示す。
実施例2;光が照射された部分は何もなく、マスクの陰になる形状でパターニングされている様子が確認できた。軽く触る程度では膜は崩れなかった。
実施例3;光が照射された部分にエポキシ樹脂が、それ以外の部分は活性エネルギー線硬化性ポリウレタン樹脂硬化物がマスク形状に沿ってパターニングされている様子が確認できた。軽く触る程度では膜は崩れなかった。
実施例4;光の照射された部分にエポキシ樹脂が相分離して集まっており、それ以外の部分に活性エネルギー線硬化性ポリウレタン樹脂硬化物がマスク形状に沿ってパターニングされている様子が確認できた。軽く触る程度では膜は崩れなかった。
実施例5;光が照射された部分にニッケルメッキが、それ以外の部分は活性エネルギー線硬化性ポリウレタン樹脂硬化物がマスク形状に沿ってパターニングされている様子が確認できた。軽く触る程度では膜は崩れなかった。
比較例1;活性エネルギー線硬化性ポリウレタン樹脂硬化物のパターン同士がくっついてしまい、パターンを確認することができなかった。軽く触る程度では膜は崩れなかった。
比較例2;1-ドデセンがランダムに相分離しており、軽く触るだけでもぼろぼろの膜質だった。ランダムに相分離した構造で硬化したため、膜強度が低くなった。

前記組成物に活性エネルギー線を照射し、前記活性エネルギー線硬化性樹脂を硬化させ、前記除却性材料を非相溶化させる工程と、
非相溶化された前記除却性材料を除却する工程と
を備える、請求項4に記載のパターン形成方法。 - 前記除却性材料の前記除却において、
前記除却性材料を、非除却性材料で置換する、請求項4に記載のパターン形成方法。 - 前記非除却性材料が、非除却性樹脂を含む、請求項6に記載のパターン形成方法。
- 前記流動性物質と前記相溶性物質とのいずれか一方の水素結合性置換基価が0.0001~0.1111mol/gであり、
前記一方に対する他方の水素結合性官能基価が、前記一方の前記水素結合性置換基価の2/3以下である、請求項1に記載のパターン形成方法。 - 前記相溶性物質が、相溶性樹脂を含む、請求項1に記載のパターン形成方法。
- 前記相溶性物質が、金属を含み、

- 少なくとも1以上の流動性物質と、前記流動性物質に相溶した相溶性物質とを含む組成物において、任意の部分で前記相溶性物質を非相溶化させることにより、パターンを形成する、パターン付成形物の製造方法。
- 少なくとも1以上の流動性物質と、前記流動性物質に相溶した相溶性物質とを含む組成物において、任意の部分で前記相溶性物質を非相溶化させることにより、パターンを形成することによって得られる、パターン付成形物。
- 前記流動性物質が、活性エネルギー線硬化性樹脂を含み、
前記活性エネルギー線硬化性樹脂と前記相溶性物質とを含む前記組成物を準備し、
フォトマスクを介して、前記組成物に活性エネルギー線を照射し、前記活性エネルギー線硬化性樹脂を硬化させ、前記相溶性物質を非相溶化させることにより、前記パターンを形成し、
前記パターンが、前記フォトマスクに対応して、明瞭に形成されている、請求項13に記載のパターン付成形物。
