본 발명은 양극산화막을 이용하여 제작되는 금속 구조체 및 그 제조방법을 제공한다.
Description
본 발명은 양극산화막을 이용하여 제작되는 금속 구조체 및 그 제조방법에 관한 것이다.
마이크로 스케일의 관통홀을 구비하는 금속 구조체 있어서, 관통홀을 제작하는 방식은 레이저를 조사하여 제작하는 방식과 몰드를 이용하여 도금하여 형성하는 방식을 고려해 볼 수 있다.
레이저를 조사하여 관통홀을 제작하는 방식은 관통홀의 개수가 증가함에 따라 제조비용이 상승하는 문제가 발생하게 된다. 또한 관통홀의 형상을 다양하게 구현하기 어렵다는 문제가 있다.
한편, 몰드를 이용하여 도금하여 형성하는 방식은 관통홀의 개수가 많더라도 제조비용이 비례하여 상승하지 않고 관통홀의 형상도 다양하게 구현할 수 있다는 점에서 유리하지만, 금속 구조체의 두께에 한계가 있다. 보다 구체적으로 몰드는 감광성 물질인 포토 레지스트로 제작되는데 포토 레지스트를 한꺼번에 두껍게 형성하면 수직한 형상의 관통홀을 얻을 수 없다. 포토 레지스트를 다층으로 적층할 경우에는 몰드의 두께를 두껍게 형성하는 것이 가능하지만 층들 사이에 단차가 발생한다는 문제가 발생하게 된다.
따라서 관통홀을 구비하는 금속 구조체에 있어서 관통홀을 제작하는 방식에 대한 새로운 접근이 필요한 상황이다.

본 발명은 상술한 종래기술의 문제점을 해결하기 위하여 안출된 것으로서, 본 발명은 양극산화막을 이용하여 제작되는 금속 구조체 및 그 제조방법을 제공하는 것을 그 목적으로 한다.
상술한 과제를 해결하고 목적을 달성하기 위해, 본 발명에 따른 금속 구조체의 제조방법은, 양극산화막을 준비하는 단계; 주변부의 양극산화막이 제거되어 형성되는 양극산화막 아일랜드를 구비하는 단계; 상기 양극산화막 아일랜드 주변으로 금속을 형성하여 금속 바디를 형성하는 단계; 및 상기 양극산화막 아일랜드를 제거하여 상기 금속 바디에 관통홀을 형성하는 단계를 포함한다.
또한, 상기 금속 바디를 형성하는 단계는 도금 공정을 이용한다.
또한, 상기 금속 바디를 형성하는 단계는 복수개의 이종 재질의 금속층이 적층되어 형성되는 단계이다.
한편, 본 발명에 따른 금속 구조체의 제조방법은, 양극산화막을 준비하는 단계; 상기 양극산화막의 표면에 감광물질을 도포하는 단계; 상기 감광물질의 일부를 제거하되 주변부의 감광물질이 제거되어 형성되는 감광물질 아일랜드를 구비하는 단계; 주변부의 양극산화막은 제거되고 상기 감광물질 아일랜드 하부의 양극산화막은 제거되지 않아 양극산화막 아일랜드를 구비하는 단계; 상기 양극산화막 아일랜드 및 상기 감광물질 아일랜드 주변으로 금속을 형성하여 금속 바디를 형성하는 단계; 및 상기 양극산화막 아일랜드 및 상기 감광물질 아일랜드를 제거하여 상기 금속 바디에 관통홀을 형성하는 단계를 포함한다.
또한, 상기 감광물질은 네거티브 포토레지스트이다.
한편, 본 발명에 따른 금속 구조체는, 관통홀을 구비하는 금속 바디; 및 상기 관통홀의 내벽에 폭과 깊이를 가지는 복수개의 미세 트렌치를 포함하되, 상기 미세 트렌치는 상기 바디의 두께 방향으로 연장되어 형성되고, 상기 미세 트렌치는 상기 관통홀의 둘레 방향으로 반복적으로 형성된다.
또한, 상기 미세 트렌치의 상기 폭과 상기 깊이는 20㎚ 이상 1㎛이하의 범위를 가진다.
또한, 상기 관통홀은, 상기 금속 바디의 두께 방향으로 수직한 제1 관통부; 및 상기 제1 관통부 상에 구비되는 상광 하협의 제2 관통부를 포함한다.
또한, 상기 제1 관통부에는 상기 미세 트렌치가 구비되고, 상기 제2관통부에는 상기 미세 트렌치가 구비되지 않는다.

관통홀(20)의 내벽에는 폭과 깊이를 가지는 복수개의 미세 트렌치(88)가 구비된다.
미세 트렌치(88)는 관통홀(20)의 내벽면에서 금속 바디(10)의 두께 방향으로 길게 연장되어 형성되고 관통홀(20)의 둘레 방향으로 반복적으로 형성된다.
미세 트렌치(88)는 그 깊이가 20㎚ 이상 1㎛이하의 범위를 가지며, 그 폭 역시 20㎚ 이상 1㎛이하의 범위를 가진다. 여기서 미세 트렌치(88)는 양극산화막(200) 제조시 형성된 기공홀(p)에 기인한 것이기 때문에 미세 트렌치(88)의 폭과 깊이는 양극산화막(200)의 기공홀(p)의 직경의 범위 이하의 값을 가진다. 한편, 양극산화막(200)에 양극산화막 아일랜드(250)를 형성하는 과정에서 에칭 용액에 의해 양극산화막(200)의 기공홀(p)의 일부가 서로 뭉개지면서 양극산화시 형성된 기공홀(p)의 직경의 범위보다 보다 큰 범위의 깊이를 가지는 미세 트렌치(88)가 적어도 일부 형성될 수 있다.
양극산화막(200)은 수많은 기공홀(p)들을 포함하고 이러한 양극산화막(200)의 적어도 일부를 에칭하여 내부 공간(210)을 형성하고, 내부 공간(210)에 전기 도금으로 금속 충진물을 형성하므로, 관통홀(20)의 내벽에는 양극산화막(200)의 기공홀(p)과 접촉하면서 형성되는 미세 트렌치(88)가 구비되는 것이다. 위와 같은 미세 트렌치(88)는, 관통홀(20)의 측면에 있어서 표면적을 크게 할 수 있는 효과를 가진다.
관통홀(20)의 단면 형상은 사각 단면으로 도시하고 있으나 이에 한정되는 것은 아니고 원형 단면이나 사각 이외의 다각 단면으로 구성될 수 있다.
이하에서는 본 발명의 바람직한 제1실시예에 따른 금속 구조체(100)의 제조방법에 대해 설명한다. 도 2(a) 내지 도 5(b)는 본 발명의 바람직한 제1실시예에 따른 금속 구조체(100)의 제조방법을 도시한 도면이다.
먼저 도 2(a) 내지 도 2(c)를 참조하면, 양극산화막(200)을 준비하는 단계를 수행한다.
양극산화막(200)은 모재인 금속을 양극산화하여 형성된 막을 의미하고, 기공홀(p)은 금속을 양극산화하여 양극산화막을 형성하는 과정에서 형성되는 구멍을 의미한다. 예컨대, 모재인 금속이 알루미늄(Al) 또는 알루미늄 합금인 경우, 모재를 양극산화하면 모재의 표면에 알루미늄 산화물(Al203) 재질의 양극산화막(200)이 형성된다. 다만 모재 금속은 이에 한정되는 것은 아니며, Ta, Nb, Ti, Zr, Hf, Zn, W, Sb 또는 이들의 합금을 포함한다, 위와 같이 형성된 양극산화막(200)은 내부에 기공홀(p)이 형성되지 않은 배리어층(12)과, 내부에 기공홀(p)이 형성된 다공층(11)으로 구분된다. 배리어층(12)과 다공층(11)을 갖는 양극산화막(200)이 표면에 형성된 모재에서, 모재를 제거하게 되면, 알루미늄 산화물(Al203) 재질의 양극산화막(200)만이 남게 된다. 양극산화막(200)은 양극산화시 형성된 배리어층(12)이 제거되어 기공홀(p)의 상, 하로 관통되는 구조로 형성되거나 양극산화시 형성된 배리어층(12)이 그대로 남아 기공홀(p)의 상, 하 중 일단부를 밀폐하는 구조로 형성될 수 있다(도 2(c) 참조).
양극산화막은 2~3ppm/℃의 열팽창 계수를 갖는다. 이로 인해 고온의 환경에 노출될 경우, 온도에 의한 열변형이 적다. 따라서 금속 구조체(100)의 제조 환경이 비록 고온 환경이라 하더라도 열 변형없이 사용할 수 있다.
양극산화막(200)의 하면에는 시드층(400)이 구비된다. 시드층(400)은 양극산화막(200)에 내부 공간(210)을 형성하기 이전에 양극산화막(200)의 하면에 구비될 수 있다. 한편 양극산화막(200)의 하부에는 지지기판(미도시)이 형성되어 양극산화막(200)의 취급성을 향상시킬 수 있다. 또한 이 경우 지지기판의 상면에 시드층(400)을 형성하고 내부 공간(210)이 형성된 양극산화막(200)을 지지기판에 결합하여 사용할 수도 있다. 시드층(400)은 구리(Cu)재질로 형성될 수 있고, 증착 방법에 의해 형성될 수 있다.
다음으로 도 3(a) 및 도 3(b)를 참조하면, 주변부의 양극산화막(200)이 제거되어 형성되는 양극산화막 아일랜드(250)를 구비하는 단계를 수행한다.
양극산화막(200)에 내부 공간(210)를 형성한다. 내부 공간(210)은 양극산화막(200)의 일부를 습식 에칭하여 형성될 수 있다. 이를 위해 양극산화막(200)의 상면에 포토 레지스트를 구비하고 이를 패터닝한 다음, 패터닝되어 오픈된 영역의 양극산화막(200)이 에칭 용액과 반응하여 내부 공간(210)이 형성될 수 있다.
양극산화막 아일랜드(250)는 주변부의 양극산화막(200)이 제거되면서 형성된다. 양극산화막(200)에 구비된 수직한 기공홀(p)의 구성으로 인해 양극산화막 아일랜드(250)의 측벽은 수직한 형태를 갖게 된다.
양극산화막 아일랜드(250)의 측벽에는 양극산화막(200)의 상, 하 길이 방향을 따라 길게 형성된 요철부가 형성된다. 이러한 요철부를 이용하여 미세 트렌치(88)가 형성된다. 요철부는 양극산화막(200)의 상, 하 방향으로 길게 연장되어 형성되고, 측벽을 따라 이격되는 복수 개의 홈으로 구성된다. 요철부는 양극산화막 제조시 형성된 기공홀(p)이 에칭 과정에서 오픈되면서 형성되는 포어형 요철부와 포토레지스트의 요철 경계면에 대응하여 양극산화막(200) 에칭시 형성되는 에칭형 요철부를 포함한다. 포어형 요철부는 양극산화막(200)의 제작시 형성된 기공홀(p)에 의해 형성되기 때문에, 포어형 요철부를 구성하는 각 홈의 폭과 깊이는 10 ㎚ 이상 1㎛ 이하의 범위를 가진다. 에칭형 요철부는 기공홀(p)과는 별개로 양극산화막 재질의 양극산화막(200)을 에칭하여 내부 공간(210)을 형성할 때 포토레지스트의 형상에 따라 형성될 수도 있다. 양극산화막(200)는 포토레지스트의 오픈 영역에서 에칭 용액과 반응하면서 포토레지스트의 오픈 패턴의 형상을 따라 수직한 방향으로 에칭되면서 내구 공간(40)이 형성된다. 포토레지스트를 패터닝할 때에 포토레지스트의 오픈 영역의 패턴 경계가 요철의 형태를 갖도록 하면, 포토레지스트의 요철 패턴 경계면에 의해 양극산화막 에칭시 양극산화막(200)의 내부 공간(210)의 측면벽도 수평 단면에서 요철 패턴을 가지게 되며 양극산화막 아일랜드(250)의 측면벽에서의 요철부가 에칭형 요철부가 된다. 에칭형 요철부의 벽면에는 포어형 요철부가 형성된다. 포어형 요철부는 에칭형 요철부의 벽면을 따라 형성되므로, 거시적인 관점에서 요철부는 포어형 요철부와 에칭형 요철부를 포함하게 된다. 에칭형 요철부를 구성하는 홈의 폭과 깊이는 포어형 요철부를 구성하는 홈의 폭과 깊이보다 더 크게 형성된다. 바람직하게는 에칭형 요철부를 구성하는 홈의 폭과 깊이는 100㎚ 이상 30㎛이하의 범위를 가진다.
다음으로 도 4(a) 및 도 4(b)를 참조하면, 양극산화막 아일랜드(250) 주변으로 금속을 형성하여 금속 바디(10)를 형성하는 단계를 수행한다.
시드층(400)을 이용하여 전기 도금하여 금속층을 내부 공간(210)에 형성한다. 금속층은 구리(Cu), 은(Ag), 금(Au), 니켈(Ni), 로듐(Rd), 백금(Pt), 철(Fe), 이리듐(Ir), 팔라듐(Pd), 코발트(Co)나 이들의 합금, 또는 팔라듐-코발트(PdCo) 합금, 팔라듐-니켈(PdNi) 합금 또는 니켈-인(NiPh) 합금, 니켈-망간(NiMn) 합금, 니켈-코발트(NiCo) 합금, 니켈-철(NiFe) 합금 또는 니켈-텅스텐(NiW) 합금을 적어도 하나 이상 포함한다. 다만 금속층을 구성하는 금속은 이에 한정되는 것은 아니며 금속 구조체(100)의 물리적, 화학적 및/또는 전기적 특성을 향상시킬 수 있는 것이라면 이를 모두 포함한다. 또한 금속 구조체(100)의 마스크로 이용될 경우에는 금속층은 인바(invar)로 구성될 수 있다.
도금 공정이 완료되면 평탄화 공정이 수행될 수 있다. 화학적 기계적 연마(CMP) 공정을 통해 양극산화막(200)의 상면으로 돌출된 금속을 제거하면서 평탄화시킨다.
한편, 도금 공정이 완료된 이후에, 고온으로 승온한 후 압력을 가해 도금 공정이 완료된 금속층을 눌러줌으로써 금속층이 보다 고밀화되도록 할 수 있다. 포토레지스트 재질을 몰드로 이용할 경우, 도금 공정이 완료된 이후의 금속층 주변에는 포토레지스트가 존재하므로 고온으로 승온하여 압력을 가하는 공정을 수행할 수 없다. 이와는 다르게, 본 발명의 바람직한 실시예에 따르면 도금 공정이 완료된 금속층의 주변으로는 양극산화막 아일랜드(250)가 구비되어 있기 때문에 고온으로 승온하더라도 양극산화막의 낮은 열 팽창계수로 인해 변형을 최소화하면서 금속층을 고밀화시키는 것이 가능하다. 따라서 포토레지스트를 몰드로 이용하는 기술에 비해 보다 고밀화된 금속층을 얻는 것이 가능하게 된다.
다음으로 도 5(a) 및 도 5(b)를 참조하면, 양극산화막 아일랜드(250)를 제거하여 금속 바디(10)에 관통홀(20)을 형성하는 단계를 수행한다.
관통홀(20)은 양극산화막 아일랜드(250)가 제거됨으로써 구비된다.
양극산화막 아일랜드(250)는 양극산화막(200)에만 반응하는 에칭용액을 이용하여 제거될 수 있다. 그 결과 관통홀(20)의 내벽에는 폭과 깊이를 가지는 복수개의 미세 트렌치(88)가 구비된다. 미세 트렌치(88)는 관통홀(20)의 내벽면에서 금속 바디(10)의 두께 방향으로 길게 연장되어 형성되고 관통홀(20)의 둘레 방향으로 반복적으로 형성된다. 미세 트렌치(88)는 그 깊이가 20㎚ 이상 1㎛이하의 범위를 가지며, 그 폭 역시 20㎚ 이상 1㎛이하의 범위를 가진다. 여기서 미세 트렌치(88)는 양극산화막(200) 제조시 형성된 기공홀(p)에 기인한 것이기 때문에 미세 트렌치(88)의 폭과 깊이는 양극산화막(200)의 기공홀(p)의 직경의 범위 이하의 값을 가진다. 한편, 양극산화막(200)에 양극산화막 아일랜드(250)를 형성하는 과정에서 에칭 용액에 의해 양극산화막(200)의 기공홀(p)의 일부가 서로 뭉개지면서 양극산화시 형성된 기공홀(p)의 직경의 범위보다 보다 큰 범위의 깊이를 가지는 미세 트렌치(88)가 적어도 일부 형성될 수 있다.
이후 시드층(400)을 제거한다. 시드층(400)은 최종 단계에서 제거될 수 있고 도금 공정이 종료된 이후에 제거될 수도 있다.
이상과 같은 과정을 통해 본 발명의 바람직한 제1실시예에 따른 금속 구조체(100)의 제조가 완료된다.
도 6(a) 및 도 6(b)는 본 발명의 바람직한 제1실시예에 따른 금속 구조체(100)의 변형례를 도시한 도면으로서 도 6(a)는 본 발명의 바람직한 제1실시예에 따른 금속 구조체(100)의 변형례의 평면도이고, 도 6(b)는 도 6(a)의 A-‘A단면도이다.
본 발명의 바람직한 제1실시예에 따른 금속 구조체(100)의 변형례는 제1실시예에 따른 금속 구조체(100)가 복수개의 이종 재질의 금속이 적층되어 형성된다. 본 발명의 바람직한 제1실시예에 따른 금속 구조체(100)의 변형례는 금속 바디(10)가 두께 방향으로 복수개의 이종 재질의 금속이 적층되어 형성된다. 금속층은 구리(Cu), 은(Ag), 금(Au), 니켈(Ni), 로듐(Rd), 백금(Pt), 철(Fe), 이리듐(Ir), 팔라듐(Pd), 코발트(Co)나 이들의 합금, 또는 팔라듐-코발트(PdCo) 합금, 팔라듐-니켈(PdNi) 합금 또는 니켈-인(NiPh) 합금, 니켈-망간(NiMn) 합금, 니켈-코발트(NiCo) 합금, 니켈-철(NiFe) 합금 또는 니켈-텅스텐(NiW) 합금을 적어도 하나 이상 포함한다. 다만 금속층을 구성하는 금속은 이에 한정되는 것은 아니며 자성을 띠는 금속을 포함할 수 있다.
제2실시예
이하, 도 7(a) 내지 도 10(b)를 참조하여 본 발명의 바람직한 제2실시예에 따른 금속 구조체(100)에 대해 설명한다. 도 7(a)는 본 발명의 바람직한 제2실시예에 따른 금속 구조체(100)의 평면도이고, 도 7(b)는 도 7(a)의 A-A’단면도이며, 도 7(c)는 도 7(a)의 A-A'단면을 포함하는 사시도이고, 도 8(a) 내지 도 10(b)는 본 발명의 바람직한 제2실시예에 따른 금속 구조체(100)의 제조방법을 도시한 도면이다.
도 7(a) 내지 도 7(c)를 참조하면, 본 발명의 바람직한 제2실시예에 따른 금속 구조체(100)는 관통홀(20)을 구비하는 금속 바디(10)를 포함하되, 관통홀(20)은 금속 바디(10)의 두께 방향으로 수직한 제1 관통부(21)와 상광 하협의 제2 관통부(25)를 포함한다. 제2관통부(25)는 제1관통부(21) 상에서 제1관통부(21)에 연속적으로 형성된다.
제1관통부(21)는 단면 형상이 수직한 형상으로 형성되고 제2관통부(25)는 단면 형상이 단부 측으로 갈수록 내부 폭이 커지는 형상으로 형성되어 관통홀(20)은 상부 입구폭이 내부 폭보다 큰 깔대기 형상으로 형성된다.
제1관통부(21)에는 미세 트렌치(88)가 구비되지만 제2관통부(25)에는 미세 트렌치(88)가 구비되지 않는다.
이하에서는 본 발명의 바람직한 제2실시예에 따른 금속 구조체(100)의 제조방법에 대해 설명한다. 도 8(a)내지 도 10(b)는 본 발명의 바람직한 제2실시예에 따른 금속 구조체(100)의 제조방법을 도시한 도면이다.
먼저 도 8(a)를 참조하면, 양극산화막(200)을 준비하는 단계와 양극산화막(200)의 표면에 감광물질(300)을 도포하는 단계를 수행한다. 양극산화막(200)을 준비하는 단계는 제1실시예에서 설명한 단계와 동일하므로 여기서 설명은 생략한다.
양극산화막(200)의 표면에 감광물질(300)을 도포한다. 감광물질(300)은 포토 레지스트일 수 있으며, 바람직하게는 네거티브 포토 레지스트일 수 있다.
다음으로 도 8(b) 및 도 9(a)를 참조하면, 감광물질(300)의 일부를 제거하되 주변부의 감광물질(300)이 제거되어 형성되는 감광물질 아일랜드(350)를 구비하는 단계를 수행한다. 우선, 도 8(b)를 참조하면, 마스크(500)를 이용하여 감광물질(300)을 노광한다. 감광물질은 빛을 받아 화학반응을 하여 폴리머의 결합이 강해지는 네거티브 포토 레지스트일 수 있다. 이를 통해 상광 하협의 제2관통부(25)를 형성할 수 있게 된다. 노광 공정 이후에 현상하여 도 9(a)와 같이 양극산화막(200)의 상면에 감광물질 아일랜드(350)를 구비토록 한다. 감광물질 아일랜드(350)는 주변부의 감광물질(300)이 제거되어 아일랜드 형태로 구비된다. 감광물질 아일랜드(350)는 상부로 갈수록 폭이 커지는 형태로 형성된다.
다음으로 도 9(b)를 참조하면, 주변부의 양극산화막(200)은 제거되고 감광물질 아일랜드(350) 하부의 양극산화막(200)은 제거되지 않아 양극산화막 아일랜드(250)를 구비하는 단계를 수행한다.
양극산화막(200)의 상면에 구비된 감광물질 아일랜드(350)의 오픈된 영역으로 공급된 에칭 용액이 양극산화막(200)과 반응하여 제거됨과 동시에 감광물질 아일랜드(350) 하부의 양극산화막(200)은 제거되지 않음으로써 양극산화막 아일랜드(250)가 구비된다.
양극산화막 아일랜드(250)의 상부에는 감광물질 아일랜드(350)가 구비되고, 양극산화막 아일랜드(250)와 감광물질 아일랜드(350) 주변으로는 내부 공간(210)이 형성된다.
양극산화막 아일랜드(250)의 측벽에는 양극산화막(200)의 상, 하 길이 방향을 따라 길게 형성된 요철부가 형성된다. 이러한 요철부를 이용하여 미세 트렌치(88)가 형성된다. 요철부는 양극산화막(200)의 상, 하 방향으로 길게 연장되어 형성되고, 측벽을 따라 이격되는 복수 개의 홈으로 구성된다. 요철부는 양극산화막 제조시 형성된 기공홀(p)이 에칭 과정에서 오픈되면서 형성된다.
양극산화막 아일랜드(250)의 측벽에 요철부가 구비되는 것과는 달리 감광물질 아일랜드(350)의 측변에는 요철부가 구비되지 않는다.
다음으로 도 10(a)를 참조하면, 양극산화막 아일랜드(250) 및 감광물질 아일랜드(350) 주변으로 금속을 형성하여 금속 바디(10)를 형성하는 단계를 수행한다.

도금 공정이 완료되면 평탄화 공정이 수행될 수 있다. 화학적 기계적 연마(CMP) 공정을 통해 양극산화막(200)의 상면으로 돌출된 금속을 제거하면서 평탄화시킨다.

관통홀(20)은 양극산화막 아일랜드(250) 및 감광물질 아일랜드(350)가 제거됨으로써 구비된다.
양극산화막 아일랜드(250)가 제거되어 제1관통부(21)를 형성하고 감광물질 아일랜드(350)가 제거되어 제2관통부(25)를 형성한다. 제1관통부(21)는 그 단면 형상이 수직한 형태를 갖고, 제2관통부(25)는 상부 측으로 갈수록 내부 폭이 커지는 상광 하협의 형태를 갖는다. 제2관통부(25)는 제1관통부(21)측으로 경사진 형태를 가진다.
이후 시드층(400)을 제거한다. 시드층(400)은 최종 단계에서 제거될 수 있고 도금 공정이 종료된 이후에 제거될 수도 있다.
이상과 같은 과정을 통해 본 발명의 바람직한 제2실시예에 따른 금속 구조체(100)의 제조가 완료된다.
도 11(a) 및 도 11(b)는 본 발명의 바람직한 제2실시예에 따른 금속 구조체(100)의 변형례를 도시한 도면으로서 도 11(a)는 본 발명의 바람직한 제2실시예에 따른 금속 구조체(100)의 변형례의 평면도이고, 도 11(b)는 도 11(a)의 A-‘A단면도이다.
본 발명의 바람직한 제2실시예에 따른 금속 구조체(100)의 변형례는, 제2실시예에 따른 금속 구조체(100)가 복수개의 이종 재질의 금속이 적층되어 형성된다. 본 발명의 바람직한 제2실시예에 따른 금속 구조체(100)의 변형례는 금속 바디(10)가 두께 방향으로 복수개의 이종 재질의 금속이 적층되어 형성된다. 금속층은 구리(Cu), 은(Ag), 금(Au), 니켈(Ni), 로듐(Rd), 백금(Pt), 철(Fe), 이리듐(Ir), 팔라듐(Pd), 코발트(Co)나 이들의 합금, 또는 팔라듐-코발트(PdCo) 합금, 팔라듐-니켈(PdNi) 합금 또는 니켈-인(NiPh) 합금, 니켈-망간(NiMn) 합금, 니켈-코발트(NiCo) 합금, 니켈-철(NiFe) 합금 또는 니켈-텅스텐(NiW) 합금을 적어도 하나 이상 포함한다. 다만 금속층을 구성하는 금속은 이에 한정되는 것은 아니며 자성을 띠는 금속을 포함할 수 있다.
이상에서 설명한 실시예에 따른 금속 구조체(100)는 관통홀(20) 내부로 고체, 액체 및 기체 중 적어도 어느 하나가 통과할 수 있다. 금속 구조체(100)에 구비된 관통홀(20)은 고체, 액체 및 기체 중 적어도 어느 하나가 통과하는 통로로서 기능할 수 있다. 이 경우 관통홀(20)의 내벽에 구비된 미세 트렌치(88)의 방향성과 관통홀(20)을 통과하는 물질의 방향성은 동일하므로 물질이 관통홀(20)을 보다 효과적으로 통과할 수 있게 된다.
또는 관통홀 (20) 내부에 고체, 액체 및 기체 중 적어도 어느 하나가 충진될 수 있다. 금속 구조체(100)에 구비된 관통홀(20)은 고체, 액체 및 기체 중 적어도 어느 하나가 충진되는 공간으로서 기능할 수 있다. 이 경우 관통홀(20)의 내벽에 구비된 미세 트렌치(88)의 구성을 통해 관통홀(20) 내부에 충진되는 물질과의 접합 표면적이 증대되므로, 접합력이 향상된다.
또는 금속 구조체(100)은 금형일 수 있다. 이 경우 금속 구조체(100)에 구비된 관통홀(20)은 제작 가능한 물건의 형상과 대응되는 형상의 공간으로 형성되고, 관통홀(20) 내부에는 물질이 충진되어 고형화될 수 있다.
또는 금속 구조체(100)는 증착용 마스크 또는 노광용 마스크 중 하나일 수 있다. 이 경우 관통홀(20)의 내벽에 구비된 미세 트렌치(88)의 구성을 통해 금속 구조체(100)의 방열이 보다 효과적으로 달성되어 열 변형을 줄일 수 있다.
도 12는 금속 구조체(100)가 일례로서 증착용 마스크인 것을 도시한 도면이다. 도 12(a)는 본 발명의 바람직한 제1실시예에 따른 금속 구조체(100)가 증착용 마스크인 것을 도시한 도면이고, 도 12(b)는 본 발명의 바람직한 제2실시예에 따른 금속 구조체(100)가 증착용 마스크인 것을 도시한 도면이다.
금속 구조체(100)는 증착원(S)과 글라스 등의 대상 기판(G) 사이에 구비되어 유기물질은 글라스 등의 대상 기판(G)에 증착하여 화소를 형성하는데 이용될 수 있다.
제2실시예에 따른 금속 구조체(100)는 상광 하협의 제2관통부(25)를 구비함으로써, 제1실시예에 따른 금속 구조체(100)에 비해 새도우 이펙트(shadow effect)에 의한 화소의 불균일 증착을 방지할 수 있다. 제2실시예에 따른 금속 구조체(100)는 제1실시예에 따른 금속 구조체(100)에 비해 입구폭이 더 관통홀(20)을 갖는 것이 가능하므로 새도우 이펙트(shadow effect)를 보다 줄이는 것이 가능하다.
관통홀(20)의 제1관통부(21)는 그 내부 폭이 10㎛이상 15㎛이하의 범위를 가질 수 있고, 제2관통부(25)는 입구폭이 15㎛ 이상 20㎛ 이하의 범위를 가질 수 있다. 또한 금속 바디(10)의 두께는 30㎛이상 40㎛이하의 범위를 가질 수 있다.
본 발명의 바람직한 실시예에 금속 구조체(1000)는 양극산화막(200)을 이용하여 제조되기 때문에 그 두께를 작게 형성하는 것이 가능하고 이에 따라 새도우 이펙트를 더욱 최소화하는 것이 가능하게 된다.
또한 도금 공정을 이용하여 금속 바디(10)를 형성하기 때문에 복수개의 이종 재질의 금속을 적층하여 형성할 수 있고, 이종 재질의 금속의 함량, 적층의 개수 등을 적절하게 조절하는 것이 용이하다.
한편, 본 발명의 바람직한 실시예에 따른 금속 구조체(100)는 금속 바디(10)가 자성을 띠는 금속을 포함함으로써, 자석을 이용하여 금속 구조체(100)를 글라스 등의 대상 기판(G)에 밀착되도록 하거나 근접하도록 배치할 수 있다.
앞서 설명한 본 발명의 바람직한 제1,2실시예에 따른 금속 구조체(100)는 그 적어도 일부 표면에 구비되는 코팅층(30)을 더 포함할 수 있다. 도 13은 표면에 코팅층(30)이 구비된 금속 구조체(100)을 도시한 도면이다.
코팅층(30)은 금속 구조체(100)의 표면에 전체적으로 형성될 수 있고 표면 일부에만 형성될 수 있다. 코팅층(30)이 금속 구조체(100)의 노출 표면의 일부에 형성되는 경우에 있어서는 적어도 관통홀(20)의 내벽 표면에 구비되는 것이 바람직하다. 관통홀(20)의 내벽 표면에 구비되는 코팅층(30)은 관통홀(20)의 내벽을 보호하는 기능을 수행한다.
코팅층(30)은 전구체 가스와 반응물 가스를 교대로 공급함으로써 형성될 수 있다. 이 경우, 코팅층(30)은 전구체 가스 및 반응물 가스의 구성에 따라 다른 구성으로 형성될 수 있다.
일 예로서, 코팅층(30)은, 알루미늄, 실리콘, 하프늄, 지르코늄, 이트륨, 에르븀, 티타늄 및 탄탈늄 중 적어도 어느 하나인 전구체 가스와 코팅층(30)을 형성할 수 있는 반응물 가스를 교대로 공급하여 형성될 수 있다.
전구체 가스 및 반응물 가스를 교대로 공급하여 형성되는 코팅층(30)은, 전구체 가스 및 반응물 가스의 구성에 따라 알루미늄 산화물층, 이트륨 산화물층, 하프늄 산화물층, 실리콘 산화물층, 에르븀 산화물층, 지르코늄 산화물층, 플루오르화층, 전이금속층, 티타늄 질화물층, 탄탈륨 질화물층 및 지르코늄 질화물층 중 적어도 어느 하나를 포함할 수 있다.
상세히 설명하면, 코팅층(30)이 알루미늄 산화물층으로 구성될 경우, 전구체 가스는, 알루미늄 알콕사이드(Al(T-OC4H9)3), 알루미늄 클로라이드(AlCl3), 트리메틸 알루미늄(TMA: Al(CH3)3), 디에틸알루미늄 에톡시드, 트리스(에틸메틸아미도)알루미늄, 알루미늄 세크-부톡시드, 알루미늄 3브롬화물, 알루미늄 3염화물, 트리에틸 알루미늄, 트리이소부틸알루미늄, 트리메틸알루미늄 및 트리스(디에틸아미도)알루미늄 중 적어도 하나를 포함할 수 있다.
이 때, 전구체 가스로서 알루미늄 알콕사이드(Al(T-OC4H9)3), 디에틸알루미늄 에톡시드, 트리스(에틸메틸아미도)알루미늄, 알루미늄 세크-부톡시드, 알루미늄 3브롬화물, 알루미늄 3염화물, 트리에틸 알루미늄, 트리이소부틸알루미늄, 트리메틸알루미늄 및 트리스(디에틸아미도)알루미늄 중 적어도 하나가 이용될 경우, 반응체 가스로는 H2O가 이용될 수 있다.
전구체 가스로서 알루미늄 클로라이드(AlCl3)가 이용될 경우, 반응체 가스로는 O3가 이용될 수 있다.
전구체 가스로서 트리메틸 알루미늄(TMA: Al(CH3)3)이 이용될 경우에는, 반응체 가스로서 O3 또는 H2O가 이용될 수 있다.
코팅층(30)이 이트륨 산화물층으로 구성될 경우, 전구체 가스는 염화이트륨(YCl3), Y(C5H5)3, 트리스(N,N-비스(트리메틸실릴)아미드)이트륨(III), 이트륨(III)부톡사이드, 트리스(사이클로펜타디에닐)이트륨(III), 트리스(부틸사이클로펜타디에닐)이트륨(III),트리스(2,2,6,6-테트라메틸-3,5-헵탄디오네이토)이트륨(III), 트리스(사이클로펜타디에닐)이트륨(Cp3Y), 트리스(메틸사이클로펜타디에닐)이트륨((CpMe)3Y), 트리스(부틸사이클로펜타디에닐)이트륨 및 트리스(에틸사이클로펜타디에닐)이트륨 중 적어도 하나를 포함할 수 있다.
이 경우, 전구체 가스로서, 염화이트륨(YCl3) 및 Y(C5H5)3 중 적어도 하나가 이용될 경우, 반응체 가스로는 O3가 이용될 수 있다.
전구체 가스로서, 트리스(N,N-비스(트리메틸실릴)아미드)이트륨(III), 이트륨(III)부톡사이드, 트리스(사이클로펜타디에닐)이트륨(III), 트리스(부틸사이클로펜타디에닐)이트륨(III), 트리스(2,2,6,6-테트라메틸-3,5-헵탄디오네이토)이트륨(III), 트리스(사이클로펜타디에닐)이트륨(Cp3Y), 트리스(메틸사이클로펜타디에닐)이트륨((CpMe)3Y), 트리스(부틸사이클로펜타디에닐)이트륨 및 트리스(에틸사이클로펜타디에닐)이트륨 중 적어도 하나가 이용될 경우, 반응체 가스로서, H20, O2 또는 O3 중 적어도 하나가 이용될 수 있다.
코팅층(30)이 하프늄 산화물층으로 구성될 경우, 전구체 가스는 염화 하프늄(HfCl4), Hf(N(CH3)(C2H5))4, Hf(N(C2H5)2)4, 테트라(에틸메틸아미도)하프늄 및 펜타키스(디메틸아미도)탄탈럼 중 적어도 하나를 포함할 수 있다.
이 경우, 전구체 가스로서, 염화 하프늄(HfCl4), Hf(N(CH3)(C2H5))4 및 Hf(N(C2H5)2)4 중 적어도 하나가 이용될 경우, 반응체 가스로는 O3가 이용될 수 있다.
전구체 가스로서, 테트라(에틸메틸아미도)하프늄 및 펜타키스(디메틸아미도)탄탈럼 중 적어도 하나가 이용될 경우, 반응체 가스로는 H2O, O2 또는 O3 중 적어도 하나가 이용될 수 있다.
코팅층(30)이 실리콘 산화물층으로 구성될 경우, 전구체 가스는 Si(OC2H5)4를 포함할 수 있다. 이 경우, 반응체 가스로는 O3가 이용될 수 있다.
코팅층(30)이 에르븀 산화물층으로 구성될 경우, 전구체 가스는 트리스-메틸시클로펜타디에닐 에르븀(III)(Er(MeCp)3), 에르븀 보란아미드(Er(BA)3), Er(TMHD)3, 에르븀(III)트리스(2,2,6,6-테트라메틸-3,5-헵탄디오네이트), 트리스(부틸시클로펜타디에닐)에르븀(III), 트리스(2,2,6,6-테트라메틸-3,5-헵탄디오나토) 에르븀(Er(thd)3), Er(PrCp)3, Er(CpMe)2, Er(BuCp)3 및 Er(thd)3 중 적어도 하나를 포함할 수 있다.
이 경우, 전구체 가스로서, 트리스-메틸시클로펜타디에닐 에르븀(III)(Er(MeCp)3), 에르븀 보란아미드(Er(BA)3), Er(TMHD)3, 에르븀(III)트리스(2,2,6,6-테트라메틸-3,5-헵탄디오네이트) 및 트리스(부틸시클로펜타디에닐)에르븀(III) 중 적어도 하나가 이용될 경우, 반응체 가스로는, H2O, O2 또는 O3 중 적어도 하나가 이용될 수 있다.
전구체 가스로서, 트리스(2,2,6,6-테트라메틸-3,5-헵탄디오나토) 에르븀(Er(thd)3), Er(PrCp)3, Er(CpMe)2 및 Er(BuCp)3 중 적어도 하나가 이용될 경우, 반응체 가스로는 O3가 이용될 수 있다.
전구체 가스로서, Er(thd)3가 이용될 경우, 반응체 가스로는 O-라디칼이 이용될 수 있다.
코팅층(30)이 지르코늄 산화물로 구성될 경우, 전구체 가스는 사염화지르코늄(ZrCl4), Zr(T-OC4H9)4, 지르코늄(IV) 브로마이드, 테트라키스(디에틸아미도)지르코늄(IV), 테트라키스(디메틸아미도)지르코늄(IV), 테트라키스(에틸메틸아미도)지르코늄(IV), 테트라키스(N,N’-디메틸-포름아미디네이트)지르코늄, 테트라(에틸메틸아미도)하프늄, 펜타키스(디메틸아미도)탄탈럼, 트리스(디메틸아미노)(사이클로펜타디에닐)지르코늄 및 트리스(2,2,6,6-테트라메틸-헵탄-3,5-디오네이트)에르븀 중 적어도 하나를 포함할 수 있다.
이와 같은 구성 중 적어도 하나가 전구체 가스로 이용될 경우, 반응체 가스로는 H2O, O2, O3 또는 O-라디칼 중 적어도 하나가 이용될 수 있다.
코팅층(30)이 플루오르화층으로 구성될 경우, 전구체 가스는 트리스(2,2,6,6-테트라메틸-3,5-헵탄디오네이토)이트륨(III)를 포함할 수 있다. 이 경우, 반응체 가스로는 H2O, O2 또는 O3가 중 적어도 하나가 이용될 수 있다.
코팅층(30)이 전이 금속층으로 구성될 경우, 전구체 가스는 탄탈륨클로라이드(TaCl5) 및 사염화티타늄(TiCl4) 중 적어도 하나를 포함할 수 있다. 이 경우, 반응체 가스로는 H-라디칼이 이용될 수 있다.
구체적으로, 전구체 가스로서 탄탈륨클로라이드(TaCl5)가 이용되고, 반응체 가스로 H-라디칼이 이용될 경우, 전이 금속층은 탄랄륨층으로 구성될 수 있다.
이와는 달리, 전구체 가스로서 사염화티타늄(TiCl4)이 이용되고, 반응체 가스로 H-라디칼이 이용될 경우, 전이 금속층은 티타늄층으로 구성될 수 있다.
코팅층(30)이 티타늄 질화물층으로 구성될 경우, 전구체 가스는 비스(디에틸아미도)비스(디메틸아미도)티타늄(IV), 테트라키스(디에틸아미도)티타늄(IV), 테트라키스(디메틸아미도)티타늄(IV), 테트라키스(에틸메틸아미도)티타늄(IV), 티타늄(IV) 브롬화물, 티타늄(IV) 염화물 및 티타늄(IV) 3차-부톡사이드 중 적어도 하나를 포함할 수 있다. 이 경우, 반응체 가스로는 H2O, O2, O3 또는 O-라디칼 중 적어도 하나가 이용될 수 있다.
코팅층(30)이 탄탈륨 질화물층으로 구성될 경우, 전구체 가스는 펜타키스(디메틸아미도)탄탈(V), 탄탈(V) 염화물, 탄탈(V) 에톡사이드 및 트리스(디에틸아미노)(3차-부틸이미도)탄탈(V) 중 적어도 하나를 포함할 수 있다. 이 경우, 반응체 가스로는 H2O, O2, O3 또는 O-라디칼 중 적어도 하나가 이용될 수 있다.
코팅층(30)이 지르코늄 질화물층으로 구성될 경우, 전구체 가스는 지르코늄(IV) 브롬화물, 지르코늄(IV) 염화물, 지르코늄(IV) 3차-부톡사이드, 테트라키스(디에틸아미도)지르코늄(IV), 테트라키스(디메틸아미도)지르코늄(IV) 및 테트라키스(에틸메틸아미도)지르코늄(IV)를 포함할 수 있다. 이 경우, 반응체 가스로는 H2O, O2, O3 또는 O-라디칼 중 적어도 하나가 이용될 수 있다.
이처럼 코팅층(30)은 사용되는 전구체 가스 및 반응체 가스의 구성에 따라 따른 종류의 구성으로 형성될 수 있다.
코팅층(30)은 바디(10)의 표면에 전구체 가스를 흡착시키고, 반응체 가스를 공급하여 전구체 가스와 반응체 가스의 화학적 치환으로 단원자층을 생성시키는 사이클(이하, '단원자층 생성 사이클'이라함)을 반복적으로 수행함으로써 형성될 수 있다.
한 번의 단원자층을 생성시키는 사이클 수행시, 바디(10)의 표면에는 얇은 두께의 한 층의 단원자층이 형성될 수 있다. 단원자층을 생성시키는 사이클을 반복적으로 수행함에 따라 복수층의 단원자층이 형성될 수 있다. 보다 상세히 설명하면, 바디(10)의 표면에 전구체 가스를 흡착하는 전구체 가스 흡착 단계, 캐리어 기체 공급 단계, 반응체 가스 흡착 및 치환 단계 및 캐리어 기체 공급 단계를 순차적으로 수행하는 단원자층 생성 사이클을 반복하여 수행하여 복수층의 단원자층을 생성하여 코팅층(30)을 형성하는 단계에 의해 제조될 수 있다.
전구체 가스 흡착 단계에서는, 전구체 가스 공급부를 이용하여 바디(10)의 표면에 전구체 가스를 공급하여 흡착시킴으로써 전구체 흡착층을 형성하는 과정이 수행될 수 있다. 전구체 흡착층은 자기 제한적 반응에 의해 1개의 층만으로 형성된다. 그런 다음, 캐리어 가스 공급부를 이용하여 캐리어 기체 공급 단계가 수행될 수 있다. 캐리어 기체 공급 단계에서는 캐리어 기체를 공급하여 전구체 흡착층에서 과잉의 전구체를 제거하는 과정이 수행된다. 이 경우 배기계가 함께 작동할 수 있다. 캐리어 기체는 자기 제한적 반응에 의해 1개의 층만을 형성한 전구체 흡착층에 잔존하는 과잉의 전구체를 제거할 수 있다. 그런 다음, 반응 가스 공급부를 이용하여 반응체 가스 흡착 및 치환 단계가 수행될 수 있다. 반응체 흡착 및 치환 단계에서는, 전구체 흡착층의 표면에 반응체 가스를 공급하여 전구체 흡착층의 표면에 반응체 가스를 흡착시키고, 전구체 흡착층과 반응체 가스의 화학적 치환에 의해 단원자층을 생성시키는 과정이 수행될 수 있다. 그런 다음, 캐리어 기체 공급 단계를 수행하여 과잉의 반응체 가스를 제거하는 과정이 수행된다.
단원자층 생성 사이클을 반복적으로 수행하여 복수층의 단원자층을 생성하는 단계가 수행되고, 이를 통해 코팅층(30)이 형성될 수 있다. 이러한 코팅층(30)은 부식성 가스에 대한 향상된 내식성을 제공하고 금속 구조체(100)의 강성을 향상시킨다.
한편, 도 13은 제2실시예에 따른 금속 구조체(100)를 예시하여 그 표면에 코팅층(30)이 구비된 것을 도시하고 있으나, 본 발명의 바람직한 실시예로서 제1실시예에 따른 금속 구조체(100)의 표면에 코팅층(30)이 구비된 것도 포함된다.
전술한 바와 같이, 본 발명의 바람직한 실시 예를 참조하여 설명하였지만, 해당 기술분야의 통상의 기술자는 하기의 특허 청구범위에 기재된 본 발명의 사상 및 영역으로부터 벗어나지 않는 범위 내에서 본 발명을 다양하게 수정 또는 변형하여 실시할 수 있다.

Claims (16)
- 양극산화막을 준비하는 단계;주변부의 양극산화막이 제거되어 형성되는 양극산화막 아일랜드를 구비하는 단계;상기 양극산화막 아일랜드 주변으로 금속을 형성하여 금속 바디를 형성하는 단계; 및상기 양극산화막 아일랜드를 제거하여 상기 금속 바디에 관통홀을 형성하는 단계를 포함하는, 금속 구조체의 제조방법.
- 제1항에 있어서,상기 금속 바디를 형성하는 단계는 도금 공정을 이용하는, 금속 구조체의 제조방법.
- 제1항에 있어서,상기 금속 바디를 형성하는 단계는 복수개의 이종 재질의 금속층이 적층되어 형성되는 단계인, 금속 구조체의 제조방법.
- 양극산화막을 준비하는 단계;상기 양극산화막의 표면에 감광물질을 도포하는 단계;상기 감광물질의 일부를 제거하되 주변부의 감광물질이 제거되어 형성되는 감광물질 아일랜드를 구비하는 단계;주변부의 양극산화막은 제거되고 상기 감광물질 아일랜드 하부의 양극산화막은 제거되지 않아 양극산화막 아일랜드를 구비하는 단계;상기 양극산화막 아일랜드 및 상기 감광물질 아일랜드 주변으로 금속을 형성하여 금속 바디를 형성하는 단계; 및상기 양극산화막 아일랜드 및 상기 감광물질 아일랜드를 제거하여 상기 금속 바디에 관통홀을 형성하는 단계를 포함하는, 금속 구조체의 제조방법.
- 제4항에 있어서,상기 감광물질은 네거티브 포토레지스트인, 금속 구조체의 제조방법.
- 관통홀을 구비하는 금속 바디; 및상기 관통홀의 내벽에 폭과 깊이를 가지는 복수개의 미세 트렌치를 포함하되,상기 미세 트렌치는 상기 바디의 두께 방향으로 연장되어 형성되고,상기 미세 트렌치는 상기 관통홀의 둘레 방향으로 반복적으로 형성되는, 금속 구조체.
- 제6항에 있어서,상기 미세 트렌치의 상기 폭과 상기 깊이는 20㎚ 이상 1㎛이하의 범위를 가지는, 금속 구조체.
- 제6항에 있어서,상기 관통홀은,상기 금속 바디의 두께 방향으로 수직한 제1 관통부; 및상기 제1 관통부 상에 구비되는 상광 하협의 제2 관통부를 포함하는, 금속 구조체.
- 제8항에 있어서,상기 제1 관통부에는 상기 미세 트렌치가 구비되고,상기 제2관통부에는 상기 미세 트렌치가 구비되지 않는, 금속 구조체.
