Abstract
特性の劣化が生じ難い、スカンジウム含有窒化アルミニウム膜を用いた、弾性バルク波装置を提供する。 基板2上に、スカンジウム含有窒化アルミニウム膜3が設けられており、スカンジウム含有窒化アルミニウム膜3は、第1の電極4上に設けられており、スカンジウム含有窒化アルミニウム膜3上に第2の電極5が設けられており、第1の電極4と第2の電極5とが、スカンジウム含有窒化アルミニウム膜3を介して重なり合っており、スカンジウム含有窒化アルミニウム膜3において、厚み方向に沿って、第1の電極4側に位置している第1の領域11、第2の電極5側に位置している第3の領域13、第1の領域11と第3の領域13との間の厚み方向中央領域である第2の領域12において、第1の領域11における配向率が、第2の領域12における配向率よりも低い、あるいは第3の領域13における配向率が、第2の領域12における配向率よりも高い、弾性バルク波装置1。
Description
本発明は、スカンジウムを含有する窒化アルミニウム膜を用いた弾性バルク波装置に関する。
従来、圧電膜としてスカンジウム(Sc)を含有する窒化アルミニウム(AlN)膜、すなわちScAlN膜を用いた弾性バルク波装置が知られている。例えば、下記の特許文献1では、スカンジウムが添加された窒化アルミニウム膜を用いたBAW装置が開示されている。また、下記の特許文献2にも同様の構造を有する弾性バルク波装置が開示されている。
特許文献1や特許文献2に記載の弾性バルク波装置では、Sc濃度が高くなると圧電性が高められるとされている。
しかしながら、特許文献1や特許文献2に記載の弾性バルク波装置では、弾性バルク波装置の特性が劣化することがあった。
本発明の目的は、特性の劣化が生じ難い、ScAlN膜を用いた弾性バルク波装置を提供することにある。
本発明に係る弾性バルク波装置は、第1の電極と、前記第1の電極上に設けられている、スカンジウムを含有する窒化アルミニウム膜と、前記スカンジウムを含有する窒化アルミニウム膜上に設けられており、前記第1の電極と前記スカンジウムを含有する窒化アルミニウム膜を介して重なり合っている第2の電極と、前記スカンジウムを含有する窒化アルミニウム膜を支持している基板と、を備え、前記スカンジウムを含有する窒化アルミニウム膜において、厚み方向に沿って、前記第1の電極側に位置している領域を第1の領域、前記第2の電極側に位置している領域を第3の領域、前記第1の領域と前記第3の領域との間の厚み方向中央領域を第2の領域としたときに、前記第1の領域における配向率が、前記第2の領域における配向率よりも低い、弾性バルク波装置である。
また、本発明では、第1の電極と、前記第1の電極上に設けられている、スカンジウムを含有する窒化アルミニウム膜と、前記スカンジウムを含有する窒化アルミニウム膜上に設けられており、前記第1の電極と前記スカンジウムを含有する窒化アルミニウム膜を介して重なり合っている第2の電極と、前記スカンジウムを含有する窒化アルミニウム膜を支持している基板と、を備え、前記スカンジウムを含有する窒化アルミニウム膜において、厚み方向に沿って、前記第1の電極側に位置している領域を第1の領域、前記第2の電極側に位置している領域を第3の領域、前記第1の領域と前記第3の領域との間の厚み方向中央領域を第2の領域としたときに、前記第3の領域における配向率が、前記第2の領域における配向率よりも高い、弾性バルク波装置も提供される。
本発明によれば、特性の劣化が生じ難い、スカンジウムを含有する窒化アルミニウム膜を用いた弾性バルク波装置を提供することができる。
以下、図面を参照しつつ、本発明の具体的な実施形態を説明することにより、本発明を明らかにする。
なお、本明細書に記載の各実施形態は、例示的なものであり、異なる実施形態間において、構成の部分的な置換または組み合わせが可能であることを指摘しておく。
図1(a)は、本発明の一実施形態に係る弾性バルク波装置の正面断面図であり、図1(b)は、その平面図である。
弾性バルク波装置1は、基板2を有する。基板2の上面には、凹部が設けられている。基板2の上面の凹部を覆うように、スカンジウムを含有する窒化アルミニウム(ScAlN)膜3が積層されている。ScAlN膜3は、第1の主面3aと、第1の主面3aとは反対側の第2の主面3bとを有する。第1の主面3aが、基板2の上面に積層されている。それによって、空洞部6が設けられている。
第1の主面3a上に、第1の電極4が設けられている。第2の主面3b上に第2の電極5が設けられている。第1の電極4が下部電極であり、第2の電極5が上部電極とされている。第1の電極4と、第2の電極5とは、ScAlN膜3を介して重なり合っている。この重なり合っている領域が励振領域である。第1の電極4と第2の電極5との間に交流電界を印加することにより、弾性波としてのBAW(Bulk Acoustic Wave)が励振される。弾性バルク波装置1は、ScAlN膜3を伝搬する弾性波がBAWを主体とする、弾性バルク波装置である。
空洞部6は、ScAlN膜3におけるBAWの励振を妨げないために設けられている。従って、第1,第2の電極4,5の下方に空洞部6が位置している。
基板2は、適宜の絶縁体または半導体からなる。このような材料としては、シリコン、ガラス、GaAs、セラミックス、水晶などを挙げることができる。本実施形態では、基板2は、高抵抗のシリコン基板である。
なお、第1の電極4及び第2の電極5は、適宜の金属もしくは合金からなる。このような材料としては、Ti、Mo、Ru、W、Al、Pt、Ir、Cu、CrもしくはScなどの金属やこれらの金属を用いた合金が挙げられる。また、第1,第2の電極4,5は、複数の金属膜の積層体であってもよい。
ScAlN膜3は、スパッタリングやCVDなどの適宜の方法により形成することができる。本実施形態では、ScAlN膜3は、RFマグネトロンスパッタ装置を用いて成膜されている。
上記スパッタリングに際し、Alからなる第1のターゲットと、Scからなる第2のターゲットとを用い、窒素ガス雰囲気中でスパッタリングを行う。すなわち、二元スパッタリング法により、ScAlN膜を形成する。この場合、ScAlN膜の配向率については、スパッタリング条件を調整することによりコントロールすることができる。スパッタリング条件としては、RF電力の大きさ、ガス圧、ガスの流路、ターゲットの材料の組成もしくは純度が挙げられる。
なお、成膜されたScAlN膜の配向率については、ASTAR(登録商標)を用いて確認することができる。このASTARは、ACOM-TEM法(Automated Crystal Orientation Mapping-TEM法)を利用している。
弾性バルク波装置1の特徴を、図2を参照して説明する。
図2は、本実施形態の弾性バルク波装置のScAlN膜における第1の領域~第3の領域を説明するための模式的断面図である。
図2に示すように、ScAlN膜3は、厚み方向において、第1の領域11~第3の領域13を有する。第2の領域12は、ScAlN膜3の厚み方向において中央に位置する領域である。第1の領域11は、第1の電極4側に位置している領域である。第3の領域13は、第2の電極5側に位置している領域である。
弾性バルク波装置1では、第2の領域12の配向率に比べて、第1の領域11の配向率が低くされている。また、第2の領域12の配向率よりも、第3の領域13における配向率が高くされている。それによって、特性の劣化を抑制することができる。
第1の領域11における配向率が、第2の領域12における配向率より低い場合には、ScAlN膜3の膜応力を小さくすることができる。そのため、ScAlN膜3が、第1の電極4から剥離し難く、また反りも生じ難い。よって、特性の劣化が生じ難い。
他方、第2の領域12における配向率よりも、第3の領域13における配向率が高い場合には、第3の領域13上に形成される第2の電極5の配向性が高められる。そのため、結晶欠陥が少ない、第2の電極5を形成することができる。従って、圧電特性を高めることができる。
より好ましくは、第1の領域11の配向率は、第2の領域12の配向率よりも低く、かつ第3の領域13の配向率が、第2の領域12の配向率よりも高い。その場合には、特性の劣化をより効果的に抑制することができる。
なお、上記配向率は、Automated Crystal Orientation Mapping-TEM法で計測された値である。この場合、許容誤差は±2.5である。
ここで、本願でいうところの「配向率」に関し、以下のように定義する。まず、上記ACOM-TEM法で、逆極点図を取得する。得られた逆極点図から、基準の結晶軸に対し、結晶のずれがある領域を確認した。このとき、「(結晶軸のずれがレンジで5度以内の領域)/(対象領域全体)」を、「配向率」とする。また、「結晶軸のずれ」については、例えば、支持基板としてSi(100)を用いたとき、ScAlNは、Si(100)面に対し、法線方向が<0001>となるc軸配向をすると考えられるが、このc軸配向からのずれを、「結晶軸のずれ」と定義している。
ここで、中央領域である第2の領域12の厚みは、ScAlN膜3の膜厚によっても異なるが、膜厚の58%以上、86%以下の範囲にあることが好ましい。その場合には、良好な共振特性を得ることができる。第1の領域11の厚みは、ScAlN膜3の全体の膜厚の7%以上、21%以下、また、絶対値では50nm以上、80nm以下であることが好ましい。その場合には、ScAlN膜3の反りや剥がれが生じ難く、従って特性の劣化がより一層生じ難い。
第3の領域13の厚みは、ScAlN膜3の全体の膜厚の7%以上、21%以下、また、絶対値では50nm以上、80nm以下であることが好ましい。第3の領域13の厚みがScAlN膜3の膜厚の7%以上であれば、第2の電極5の結晶性をより効果的に高めることができる。第3の領域13の厚みがScAlN膜3の膜厚の21%以下であれば、ScAlN膜3の圧電特性の劣化がより一層生じ難い。
次に、より具体的な実験例に基づき説明する。上述したように、RFマグネトロンスパッタ装置により、第1の電極4上に、厚み540nmのScAlN膜3を成膜した。この場合の、スパッタリングの条件をコントロールすることにより、スカンジウム濃度が全体の6.8原子%の試料1と、スカンジウム濃度が全体の11.7原子%の試料2を用意した。
なお、試料1では、第1の領域11の配向率は99.5%、第2の領域12の配向率は99.7%、第3の領域13の配向率は99.9%であった。
他方、試料2では、第1の領域11の配向率は98.2%、第2の領域12の配向率は99.5%、第3の領域13の配向率は100%であった。
上記試料1及び試料2のScAlN膜3を用い、弾性バルク波装置1を作製した。なお、第1,第2の電極4,5の材料はMoとした。
その結果、試料1及び試料2のScAlN膜3を用いたいずれの弾性バルク波装置1においても、ScAlN膜3の反りや剥がれを抑制することができた。また、第2の電極5の結晶性も効果的に高められた。従って、いずれの場合においても、特性の劣化が生じ難いことがわかる。

- 第1の電極と、
前記第1の電極上に設けられている、スカンジウムを含有する窒化アルミニウム膜と、
前記スカンジウムを含有する窒化アルミニウム膜上に設けられており、前記第1の電極と前記スカンジウムを含有する窒化アルミニウム膜を介して重なり合っている第2の電極と、
前記スカンジウムを含有する窒化アルミニウム膜を支持している基板と、
を備え、
前記スカンジウムを含有する窒化アルミニウム膜において、厚み方向に沿って、前記第1の電極側に位置している領域を第1の領域、前記第2の電極側に位置している領域を第3の領域、前記第1の領域と前記第3の領域との間の厚み方向中央領域を第2の領域としたときに、前記第1の領域における配向率が、前記第2の領域における配向率よりも低い、弾性バルク波装置。 - 前記第1の電極が、下部電極である、請求項1に記載の弾性バルク波装置。
- 第1の電極と、
前記第1の電極上に設けられている、スカンジウムを含有する窒化アルミニウム膜と、
前記スカンジウムを含有する窒化アルミニウム膜上に設けられており、前記第1の電極と前記スカンジウムを含有する窒化アルミニウム膜を介して重なり合っている第2の電極と、
前記スカンジウムを含有する窒化アルミニウム膜を支持している基板と、
を備え、
前記スカンジウムを含有する窒化アルミニウム膜において、厚み方向に沿って、前記第1の電極側に位置している領域を第1の領域、前記第2の電極側に位置している領域を第3の領域、前記第1の領域と前記第3の領域との間の厚み方向中央領域を第2の領域としたときに、前記第3の領域における配向率が、前記第2の領域における配向率よりも高い、弾性バルク波装置。 - 前記第1の領域の配向率が、前記第2の領域の配向率よりも低い、請求項3に記載の弾性バルク波装置。
