Description

積層基板
 本発明は、積層基板に関する。
 様々な電子機器に使用される積層基板として、例えば、特許文献1には、複数の信号伝送線路と電力伝送線路とが、複数の絶縁体層が積層された積層絶縁体に構成された複合伝送線路であって、複数の信号伝送線路は、少なくとも第1信号伝送線路と第2信号伝送線路とを含み、第1信号伝送線路は第1信号導体パターンを含み、第2信号伝送線路は第2信号導体パターンを含み、電力伝送線路は、積層絶縁体の複数の層に沿って形成された電力伝送導体パターン及び、これら電力伝送導体パターンを層間接続する層間接続導体で構成され、第1信号導体パターン、第2信号導体パターン及び電力伝送導体パターンは、積層絶縁体の互いに異なる層で、かつ並行して形成され、第1信号導体パターンと第2信号導体パターンは、第1グランド導体を、絶縁体層の積層方向に挟んで配置され、電力伝送線路は、第1信号導体パターンの側部に配置された、複合伝送線路が開示されている。
特許第6048633号公報
 特許文献1に記載の複合伝送線路では、信号導体パターン、電力伝送導体パターン、及び、グランド導体が、各々、層間接続導体に接続されている。しかしながら、このような複合伝送線路を形成する際の条件、特に、各種導体が設けられた複数の絶縁体層を積層する際の条件によっては、信号導体パターン、電力伝送導体パターン、及び、グランド導体の各々と層間接続導体との接続性が低下することがある。このような層間接続導体との接続性の低下は、グランド導体よりも信号導体パターン又は電力伝送導体パターンに対する方が、高周波特性等の特性への影響が大きい。
 本発明は、上記の問題を解決するためになされたものであり、信号用又は電力伝送用の導体パターンと層間接続導体との接続性に優れた積層基板を提供することを目的とするものである。
 本発明の積層基板は、少なくとも1層の第1熱可塑性樹脂層からなる第1積層部と、上記第1積層部に隣接し、少なくとも1層の第2熱可塑性樹脂層からなる第2積層部とを積層方向に含む積層構造を有し、かつ、上記積層方向に対向する、上記第1積層部側の第1主面及び上記第2積層部側の第2主面を有する樹脂積層体と、上記樹脂積層体の上記第1主面上に設けられた表面電極と、上記第1積層部と上記第2積層部との間に設けられた信号用又は電力伝送用の第1導体パターンと、上記第1熱可塑性樹脂層を上記積層方向に貫通するように設けられ、かつ、上記表面電極と上記第1導体パターンとを電気的に接続する少なくとも1つの第1層間接続導体と、を備え、上記第1導体パターンでは、上記積層方向において、上記表面電極側の一方面が上記第1層間接続導体に接続され、かつ、上記表面電極と反対側の他方面が層間接続導体に接続されず、上記第1層間接続導体は、樹脂及び少なくとも1種の金属元素を含み、上記第1層間接続導体に含まれる上記金属元素の融点のうちの最小融点以上、かつ、上記第1熱可塑性樹脂層及び上記第2熱可塑性樹脂層の融点以下の測定温度において、上記第1熱可塑性樹脂層の貯蔵弾性率は、上記第2熱可塑性樹脂層の貯蔵弾性率よりも低い、ことを特徴とする。
 本発明によれば、信号用又は電力伝送用の導体パターンと層間接続導体との接続性に優れた積層基板を提供できる。

 以下、本発明の積層基板について説明する。なお、本発明は、以下の構成に限定されるものではなく、本発明の要旨を逸脱しない範囲において適宜変更されてもよい。また、以下において記載する個々の好ましい構成を複数組み合わせたものもまた本発明である。
 以下に示す各実施形態は例示であり、異なる実施形態で示す構成の部分的な置換又は組み合わせが可能であることは言うまでもない。実施形態2以降では、実施形態1と共通の事項についての記載は省略し、異なる点を主に説明する。特に、同様の構成による同様の作用効果については、実施形態毎に逐次言及しない。以下の説明において、各実施形態を特に区別しない場合、単に「本発明の積層基板」と言う。
[実施形態1]
 図1は、本発明の実施形態1の積層基板を示す分解斜視模式図である。図2は、図1中の線分A1-A2に対応する部分を示す断面模式図である。図3は、図1中の線分B1-B2に対応する部分を示す断面模式図である。
 図1、図2、及び、図3に示すように、積層基板1は、樹脂積層体10と、表面電極20aと、表面電極20bと、信号用又は電力伝送用の第1導体パターン30と、第1層間接続導体41aと、第1層間接続導体41bと、を有している。
 樹脂積層体10は、第1積層部11と、第1積層部11に隣接する第2積層部12とを積層方向(図1、図2、及び、図3では上下方向)に含む積層構造を有している。
 第1積層部11は、第1熱可塑性樹脂層11aからなっている。
 第2積層部12は、第2熱可塑性樹脂層12aからなっている。
 第1熱可塑性樹脂層11a及び第2熱可塑性樹脂層12aを構成する熱可塑性樹脂としては、例えば、液晶ポリマー(LCP)、フッ素樹脂、熱可塑性ポリイミド樹脂、ポリエーテルエーテルケトン樹脂(PEEK)、ポリフェニレンスルフィド樹脂(PPS)等が挙げられる。
 第1熱可塑性樹脂層11a及び第2熱可塑性樹脂層12aを構成する熱可塑性樹脂は、互いに同じであってもよいし、互いに異なっていてもよい。
 第1熱可塑性樹脂層11a及び第2熱可塑性樹脂層12aは、各々、液晶ポリマーを主成分として含んでいてもよい。液晶ポリマーは他の熱可塑性樹脂よりも吸水性が低いため、積層基板1において、第1熱可塑性樹脂層11a及び第2熱可塑性樹脂層12aが、各々、液晶ポリマーを主成分として含む場合、水分侵入による電気特性の変化が生じにくくなる。
 第1熱可塑性樹脂層11a及び第2熱可塑性樹脂層12aが、各々、液晶ポリマーを主成分として含む場合、第1熱可塑性樹脂層11aを構成する液晶ポリマーの分子量と、第2熱可塑性樹脂層12aを構成する液晶ポリマーの分子量とは、互いに異なることが好ましい。液晶ポリマーの分子量を、第1熱可塑性樹脂層11a及び第2熱可塑性樹脂層12aで変えることにより、後述するように、第1熱可塑性樹脂層11aの貯蔵弾性率を、第2熱可塑性樹脂層12aの貯蔵弾性率よりも低くすることができる。
 本発明の積層基板では、第1積層部は、少なくとも1層の第1熱可塑性樹脂層からなる。すなわち、第1積層部は、第1熱可塑性樹脂層のみで構成され、少なくとも1層の第1熱可塑性樹脂層を含む。
 本発明の積層基板では、第2積層部は、少なくとも1層の第2熱可塑性樹脂層からなる。すなわち、第2積層部は、第2熱可塑性樹脂層のみで構成され、少なくとも1層の第2熱可塑性樹脂層を含む。
 本発明の積層基板では、第1積層部を構成する第1熱可塑性樹脂層、及び、第2積層部を構成する第2熱可塑性樹脂層は、互いに同じ熱可塑性樹脂から構成されてもよい。例えば、第1熱可塑性樹脂層及び第2熱可塑性樹脂層は、各々、液晶ポリマーを主成分として含んでいてもよい。この場合、第1熱可塑性樹脂層を構成する液晶ポリマーの分子量と、第2熱可塑性樹脂層を構成する液晶ポリマーの分子量とは、互いに異なることが好ましい。
 樹脂積層体10は、積層方向に対向する、第1積層部11側の第1主面10aと、第2積層部12側の第2主面10bと、を有している。より具体的には、樹脂積層体10の第1主面10aは、第1熱可塑性樹脂層11aにおける第2熱可塑性樹脂層12aと反対側の表面に該当する。また、樹脂積層体10の第2主面10bは、第2熱可塑性樹脂層12aにおける第1熱可塑性樹脂層11aと反対側の表面に該当する。
 表面電極20aは、樹脂積層体10の第1主面10a上に設けられている。
 表面電極20bは、樹脂積層体10の第1主面10a上で、表面電極20aと離隔した位置に設けられている。
 表面電極20a及び表面電極20bの構成材料としては、例えば、銅、銀、アルミニウム、ステンレス、ニッケル、金、これらの金属の少なくとも1種を含有する合金等が挙げられる。
 表面電極20a及び表面電極20bは、各々、銅を含むことが好ましい。
 表面電極20a及び表面電極20bは、各々、導体箔からなることが好ましく、導体箔の中でも銅箔からなることが特に好ましい。
 表面電極20a及び表面電極20bの構成材料は、互いに同じであることが好ましいが、互いに異なっていてもよい。
 第1導体パターン30は、第1積層部11と第2積層部12との間に設けられている。第1導体パターン30は、第1熱可塑性樹脂層11aと第2熱可塑性樹脂層12aとの境界にまたがって設けられていることが好ましい。これにより、第1導体パターン30と第1熱可塑性樹脂層11aとの界面、及び、第1導体パターン30と第2熱可塑性樹脂層12aとの界面が、第1熱可塑性樹脂層11aと第2熱可塑性樹脂層12aとの界面から積層方向にずれるため、第1導体パターン30と第1熱可塑性樹脂層11aとの界面での剥離、及び、第1導体パターン30と第2熱可塑性樹脂層12aとの界面での剥離が抑制される。
 第1熱可塑性樹脂層11aと第2熱可塑性樹脂層12aとの境界は、図2及び図3に示すような積層方向に沿う断面に対して、赤外分光法で観察したり、各層間接続導体の端部の位置を観察したりすることにより判断できる。
 第1導体パターン30では、積層方向において、表面電極20a及び表面電極20b側の一方面が、第1層間接続導体41a及び第1層間接続導体41bに接続されている。これに対して、第1導体パターン30では、積層方向において、表面電極20a及び表面電極20bと反対側の他方面が、層間接続導体に接続されていない。
 第1導体パターン30の構成材料としては、例えば、銅、銀、アルミニウム、ステンレス、ニッケル、金、これらの金属の少なくとも1種を含有する合金等が挙げられる。
 第1導体パターン30は、銅を含むことが好ましい。
 第1導体パターン30は、導体箔からなることが好ましく、導体箔の中でも銅箔からなることが特に好ましい。
 第1層間接続導体41aは、第1熱可塑性樹脂層11aを積層方向に貫通するように設けられている。これにより、第1層間接続導体41aは、表面電極20aと第1導体パターン30とを電気的に接続している。
 第1層間接続導体41bは、第1層間接続導体41aと離隔した位置で、第1熱可塑性樹脂層11aを積層方向に貫通するように設けられている。これにより、第1層間接続導体41bは、表面電極20bと第1導体パターン30とを電気的に接続している。
 積層方向に直交する伝送方向、より具体的には、第1層間接続導体41aと第1層間接続導体41bとが対向する方向において、第1層間接続導体41a及び第1層間接続導体41bの長さは、各々、第1導体パターン30の長さよりも小さい。
 第1層間接続導体41a及び第1層間接続導体41bは、各々、樹脂及び少なくとも1種の金属元素を含んでいる。第1層間接続導体41a及び第1層間接続導体41bは、各々、例えば、第1熱可塑性樹脂層11aを貫通するように設けられたビアホールに導電性ペーストを充填した後、熱処理を行うことにより、導電性ペーストの焼結体として形成される。
 第1層間接続導体41a及び第1層間接続導体41bに含まれる樹脂は、エポキシ樹脂、フェノール樹脂、ポリイミド樹脂、シリコン樹脂若しくはその変性樹脂、及び、アクリル樹脂からなる群より選択される少なくとも1種の熱硬化性樹脂、又は、ポリアミド樹脂、ポリスチレン樹脂、ポリメタクリル樹脂、ポリカーボネート樹脂、及び、セルロース系樹脂からなる群より選択される少なくとも1種の熱可塑性樹脂を含むことが好ましい。
 第1層間接続導体41a及び第1層間接続導体41bに含まれる金属元素としては、例えば、銅、錫、銀等が挙げられる。
 第1層間接続導体41a及び第1層間接続導体41bは、各々、金属元素として銅を含むことが好ましく、金属元素として銅及び錫を含むことがより好ましい。
 第1層間接続導体41aは、第1層間接続導体41aに含まれる金属元素の融点のうちの最小融点を有する金属元素として錫を含むことが好ましい。
 第1層間接続導体41bは、第1層間接続導体41bに含まれる金属元素の融点のうちの最小融点を有する金属元素として錫を含むことが好ましい。
 第1層間接続導体41a及び第1層間接続導体41bに含まれる樹脂は、互いに同じであることが好ましいが、互いに異なっていてもよい。また、第1層間接続導体41a及び第1層間接続導体41bに含まれる金属元素は、互いに同じであることが好ましいが、互いに異なっていてもよい。つまり、第1層間接続導体41a及び第1層間接続導体41bは、互いに同じ樹脂と互いに同じ金属元素とを含むことが好ましい。
 積層基板1は、図1、図2、及び、図3に示すように、グランド用の第2導体パターン50を更に有していてもよい。
 第2導体パターン50は、第1導体パターン30に対して樹脂積層体10の第2主面10b側に設けられている。より具体的には、第2導体パターン50は、樹脂積層体10の第2主面10b上に設けられている。第2導体パターン50は、樹脂積層体10の第2主面10b上ではなく、樹脂積層体10の内部に設けられていてもよい。
 第2導体パターン50は、積層方向から見たときに第1導体パターン30と重なっている。
 第2導体パターン50の構成材料としては、例えば、銅、銀、アルミニウム、ステンレス、ニッケル、金、これらの金属の少なくとも1種を含有する合金等が挙げられる。
 第2導体パターン50は、銅を含むことが好ましい。
 第2導体パターン50は、導体箔からなることが好ましく、導体箔の中でも銅箔からなることが特に好ましい。
 積層基板1は、図1及び図2に示すように、第2層間接続導体42aと、第2層間接続導体42bと、第2層間接続導体42cと、第2層間接続導体42dと、を更に有していてもよい。
 第2層間接続導体42a及び第2層間接続導体42bは、積層方向から見たときに第1層間接続導体41aを挟む位置で、第2熱可塑性樹脂層12aを積層方向に貫通するように設けられている。これにより、第2層間接続導体42a及び第2層間接続導体42bは、第2導体パターン50に接続している。
 第2層間接続導体42c及び第2層間接続導体42dは、積層方向から見たときに第1層間接続導体41bを挟む位置で、第2熱可塑性樹脂層12aを積層方向に貫通するように設けられている。これにより、第2層間接続導体42c及び第2層間接続導体42dは、第2導体パターン50に接続している。
 第2層間接続導体42a、第2層間接続導体42b、第2層間接続導体42c、及び、第2層間接続導体42dは、各々、樹脂及び少なくとも1種の金属元素を含んでいることが好ましい。この場合、第2層間接続導体42a、第2層間接続導体42b、第2層間接続導体42c、及び、第2層間接続導体42dは、各々、例えば、第2熱可塑性樹脂層12aを貫通するように設けられたビアホールに導電性ペーストを充填した後、熱処理を行うことにより、導電性ペーストの焼結体として形成される。
 第2層間接続導体42a、第2層間接続導体42b、第2層間接続導体42c、及び、第2層間接続導体42dに含まれる樹脂は、エポキシ樹脂、フェノール樹脂、ポリイミド樹脂、シリコン樹脂若しくはその変性樹脂、及び、アクリル樹脂からなる群より選択される少なくとも1種の熱硬化性樹脂、又は、ポリアミド樹脂、ポリスチレン樹脂、ポリメタクリル樹脂、ポリカーボネート樹脂、及び、セルロース系樹脂からなる群より選択される少なくとも1種の熱可塑性樹脂を含むことが好ましい。
 第2層間接続導体42a、第2層間接続導体42b、第2層間接続導体42c、及び、第2層間接続導体42dに含まれる金属元素としては、例えば、銅、錫、銀等が挙げられる。
 第2層間接続導体42a、第2層間接続導体42b、第2層間接続導体42c、及び、第2層間接続導体42dは、各々、金属元素として銅を含むことが好ましく、金属元素として銅及び錫を含むことがより好ましい。
 第2層間接続導体42a、第2層間接続導体42b、第2層間接続導体42c、及び、第2層間接続導体42dに含まれる樹脂は、互いに同じであることが好ましいが、互いに異なっていてもよい。また、第2層間接続導体42a、第2層間接続導体42b、第2層間接続導体42c、及び、第2層間接続導体42dに含まれる金属元素は、互いに同じであることが好ましいが、互いに異なっていてもよい。つまり、第2層間接続導体42a、第2層間接続導体42b、第2層間接続導体42c、及び、第2層間接続導体42dは、互いに同じ樹脂と互いに同じ金属元素とを含むことが好ましい。
 積層基板1は、図1、図2、及び、図3に示すように、グランド電極60を更に有していてもよい。
 グランド電極60は、樹脂積層体10の第1主面10a上で、表面電極20a及び表面電極20bと離隔した位置に設けられている。
 グランド電極60の構成材料としては、例えば、銅、銀、アルミニウム、ステンレス、ニッケル、金、これらの金属の少なくとも1種を含有する合金等が挙げられる。
 グランド電極60は、銅を含むことが好ましい。
 グランド電極60は、導体箔からなることが好ましく、導体箔の中でも銅箔からなることが特に好ましい。
 積層基板1は、図1及び図2に示すように、第3層間接続導体43aと、第3層間接続導体43bと、第3層間接続導体43cと、第3層間接続導体43dと、を更に有していてもよい。
 第3層間接続導体43a及び第3層間接続導体43bは、積層方向から見たときに第1層間接続導体41aを挟む位置で、第1熱可塑性樹脂層11aを積層方向に貫通するように設けられている。これにより、第3層間接続導体43a及び第3層間接続導体43bは、グランド電極60に接続している。
 第3層間接続導体43c及び第3層間接続導体43dは、積層方向から見たときに第1層間接続導体41bを挟む位置で、第1熱可塑性樹脂層11aを積層方向に貫通するように設けられている。これにより、第3層間接続導体43c及び第3層間接続導体43dは、グランド電極60に接続している。
 第3層間接続導体43a、第3層間接続導体43b、第3層間接続導体43c、及び、第3層間接続導体43dは、各々、樹脂及び少なくとも1種の金属元素を含んでいることが好ましい。この場合、第3層間接続導体43a、第3層間接続導体43b、第3層間接続導体43c、及び、第3層間接続導体43dは、各々、例えば、第1熱可塑性樹脂層11aを貫通するように設けられたビアホールに導電性ペーストを充填した後、熱処理を行うことにより、導電性ペーストの焼結体として形成される。
 第3層間接続導体43a、第3層間接続導体43b、第3層間接続導体43c、及び、第3層間接続導体43dに含まれる樹脂は、エポキシ樹脂、フェノール樹脂、ポリイミド樹脂、シリコン樹脂若しくはその変性樹脂、及び、アクリル樹脂からなる群より選択される少なくとも1種の熱硬化性樹脂、又は、ポリアミド樹脂、ポリスチレン樹脂、ポリメタクリル樹脂、ポリカーボネート樹脂、及び、セルロース系樹脂からなる群より選択される少なくとも1種の熱可塑性樹脂を含むことが好ましい。
 第3層間接続導体43a、第3層間接続導体43b、第3層間接続導体43c、及び、第3層間接続導体43dに含まれる金属元素としては、例えば、銅、錫、銀等が挙げられる。
 第3層間接続導体43a、第3層間接続導体43b、第3層間接続導体43c、及び、第3層間接続導体43dは、各々、金属元素として銅を含むことが好ましく、金属元素として銅及び錫を含むことがより好ましい。
 第3層間接続導体43a、第3層間接続導体43b、第3層間接続導体43c、及び、第3層間接続導体43dに含まれる樹脂は、互いに同じであることが好ましいが、互いに異なっていてもよい。また、第3層間接続導体43a、第3層間接続導体43b、第3層間接続導体43c、及び、第3層間接続導体43dに含まれる金属元素は、互いに同じであることが好ましいが、互いに異なっていてもよい。つまり、第3層間接続導体43a、第3層間接続導体43b、第3層間接続導体43c、及び、第3層間接続導体43dは、互いに同じ樹脂と互いに同じ金属元素とを含むことが好ましい。
 積層基板1は、図1及び図2に示すように、接続導体層70aと、接続導体層70bと、接続導体層70cと、接続導体層70dとを更に有していてもよい。
 接続導体層70a、接続導体層70b、接続導体層70c、及び、接続導体層70dは、各々、第1積層部11と第2積層部12との間で、互いに離隔した位置に設けられている。接続導体層70a、接続導体層70b、接続導体層70c、及び、接続導体層70dは、各々、第1熱可塑性樹脂層11aと第2熱可塑性樹脂層12aとの境界にまたがって、互いに離隔した位置に設けられていることが好ましい。これにより、各接続導体層と第1熱可塑性樹脂層11aとの界面、及び、各接続導体層と第2熱可塑性樹脂層12aとの界面が、第1熱可塑性樹脂層11aと第2熱可塑性樹脂層12aとの界面から積層方向にずれるため、各接続導体層と第1熱可塑性樹脂層11aとの界面での剥離、及び、各接続導体層と第2熱可塑性樹脂層12aとの界面での剥離が抑制される。
 接続導体層70aは、第2層間接続導体42aと第3層間接続導体43aとを電気的に接続している。
 接続導体層70bは、第2層間接続導体42bと第3層間接続導体43bとを電気的に接続している。
 接続導体層70cは、第2層間接続導体42cと第3層間接続導体43cとを電気的に接続している。
 接続導体層70dは、第2層間接続導体42dと第3層間接続導体43dとを電気的に接続している。
 積層方向に直交する伝送方向において、接続導体層70a、接続導体層70b、接続導体層70c、及び、接続導体層70dの長さは、各々、第1導体パターン30の長さよりも小さい。
 接続導体層70a、接続導体層70b、接続導体層70c、及び、接続導体層70dの構成材料としては、例えば、銅、銀、アルミニウム、ステンレス、ニッケル、金、これらの金属の少なくとも1種を含有する合金等が挙げられる。
 接続導体層70a、接続導体層70b、接続導体層70c、及び、接続導体層70dは、各々、銅を含むことが好ましい。
 接続導体層70a、接続導体層70b、接続導体層70c、及び、接続導体層70dは、各々、導体箔からなることが好ましく、導体箔の中でも銅箔からなることが特に好ましい。
 接続導体層70a、接続導体層70b、接続導体層70c、及び、接続導体層70dの構成材料は、互いに同じであることが好ましいが、互いに異なっていてもよい。
 本発明の積層基板では、第1層間接続導体に含まれる金属元素の融点のうちの最小融点以上、かつ、第1熱可塑性樹脂層及び第2熱可塑性樹脂層の融点以下の測定温度(以下では、単に、測定温度と言う)において、第1熱可塑性樹脂層の貯蔵弾性率は、第2熱可塑性樹脂層の貯蔵弾性率よりも低い。
 上記測定温度について、第1熱可塑性樹脂層及び第2熱可塑性樹脂層の融点以下の温度とは、第1熱可塑性樹脂層の融点及び第2熱可塑性樹脂層の融点のうちの低い方の融点以下の温度を意味する。第1熱可塑性樹脂層の融点と第2熱可塑性樹脂層の融点とは、互いに同じであってもよいし、互いに異なっていてもよい。
 熱可塑性樹脂層の貯蔵弾性率の温度依存性は、動的粘弾性測定(DMA)により測定される。
 積層基板1では、第1層間接続導体41a及び第1層間接続導体41bに含まれる金属元素の融点のうちの最小融点以上、かつ、第1熱可塑性樹脂層11a及び第2熱可塑性樹脂層12aの融点以下の測定温度において、第1熱可塑性樹脂層11aの貯蔵弾性率は、第2熱可塑性樹脂層12aの貯蔵弾性率よりも低い。
 積層基板1において、上記測定温度で、第1熱可塑性樹脂層11aの貯蔵弾性率が第2熱可塑性樹脂層12aの貯蔵弾性率よりも低いことによる作用効果について、積層基板1の製造方法の一例を示しつつ、以下に説明する。なお、以下では、図1に示した積層基板1の製造方法について、図2に示した断面が形成される過程を図示しつつ説明するが、他の断面、例えば、図3に示した断面が形成される過程も同様である。
<第1熱可塑性樹脂シートの一方面への導体層形成工程>
 図4は、本発明の実施形態1の積層基板の製造方法について、第1熱可塑性樹脂シートの一方面への導体層形成工程の一例を示す断面模式図である。
 図4に示すように、第1熱可塑性樹脂シート111aの一方面上に、導体層130、導体層170a、及び、導体層170bを形成する。第1熱可塑性樹脂シート111aは、第1熱可塑性樹脂層11aとなるものである。導体層130、導体層170a、及び、導体層170bは、各々、第1導体パターン30、接続導体層70a、及び、接続導体層70bとなるものである。
 図4に示していないが、本工程では、第1熱可塑性樹脂シート111aの一方面上に、接続導体層70cとなる導体層と、接続導体層70dとなる導体層とを更に形成する。
 第1熱可塑性樹脂シート111aの一方面上に各導体層を形成する方法としては、例えば、第1熱可塑性樹脂シート111aの一方面に貼り付けられた導体箔をエッチングする方法、各導体層のパターンに形成された導体箔を第1熱可塑性樹脂シート111aの一方面に転写する方法等が挙げられる。
 第1熱可塑性樹脂シート111aとしては、後述する導電性ペースト190に含まれる金属元素の融点のうちの最小融点以上、かつ、第1熱可塑性樹脂シート111a及び後述する第2熱可塑性樹脂シート112aの融点以下の温度において、貯蔵弾性率が第2熱可塑性樹脂シート112aよりも低い熱可塑性樹脂シートを用いる。これにより、後に得られる積層基板1において、上記測定温度で、第1熱可塑性樹脂層11aの貯蔵弾性率が第2熱可塑性樹脂層12aの貯蔵弾性率よりも低いものとなる。
 第1熱可塑性樹脂シート111aを構成する熱可塑性樹脂としては、例えば、液晶ポリマー、フッ素樹脂、熱可塑性ポリイミド樹脂、ポリエーテルエーテルケトン樹脂、ポリフェニレンスルフィド樹脂等が挙げられる。
 第1熱可塑性樹脂シート111aは、液晶ポリマーを主成分として含んでいてもよい。この場合、液晶ポリマーの分子量を変えることにより、第1熱可塑性樹脂シート111aの貯蔵弾性率を調整でき、後述するように、第1熱可塑性樹脂シート111aの貯蔵弾性率を、第2熱可塑性樹脂シート112aの貯蔵弾性率よりも低くすることができる。
 第1熱可塑性樹脂シート111aの厚みは、例えば、10μm以上、2000μm以下である。
 導体箔の構成材料としては、例えば、銅、銀、アルミニウム、ステンレス、ニッケル、金、これらの金属の少なくとも1種を含有する合金等が挙げられる。
 導体箔は、銅を含むことが好ましい。つまり、各導体層は、銅箔を用いて形成されることが好ましい。
 導体箔の厚みは、例えば、3μm以上、40μm以下である。各導体層を形成する際に用いられる各導体箔の厚みは、互いに同じであることが好ましいが、互いに異なっていてもよい。
<第1熱可塑性樹脂シートへのビアホール形成工程>
 図5は、本発明の実施形態1の積層基板の製造方法について、第1熱可塑性樹脂シートへのビアホール形成工程の一例を示す断面模式図である。
 図5に示すように、第1熱可塑性樹脂シート111aを各々貫通する、ビアホール181a、ビアホール183a、及び、ビアホール183bを形成する。これにより、導体層130、導体層170a、及び、導体層170bの各一部が露出する。
 図5に示していないが、本工程では、第1熱可塑性樹脂シート111aを各々貫通する、導体層130の別の一部を露出させるビアホールと、接続導体層70cとなる導体層の一部を露出させるビアホールと、接続導体層70dとなる導体層の一部を露出させるビアホールとを更に形成する。
 第1熱可塑性樹脂シート111aに各ビアホールを形成する方法としては、例えば、第1熱可塑性樹脂シート111aの一方面に対向する他方面側からレーザー照射を行う方法等が挙げられる。このようなレーザー照射は、例えば、パルス発振型炭酸ガスレーザー照射装置により行われる。レーザー照射後には、樹脂残渣を除去するために、例えば、酸素プラズマ放電処理、コロナ放電処理等によるデスミア処理を行うことが好ましい。樹脂残渣の除去は、過マンガン酸カリウム処理等により行われてもよい。
 各ビアホールは、図5に示すように、第1熱可塑性樹脂シート111aの一方面上に形成された各導体層に向かって径が小さくなるテーパー形状を有することが好ましい。
<第1熱可塑性樹脂シートのビアホールへの導電性ペースト充填工程>
 図6は、本発明の実施形態1の積層基板の製造方法について、第1熱可塑性樹脂シートのビアホールへの導電性ペースト充填工程の一例を示す断面模式図である。
 図6に示すように、ビアホール181a、ビアホール183a、及び、ビアホール183bの各々に、導電性ペースト190を充填する。
 図6に示していないが、本工程では、上述したような、導体層130の別の一部を露出させるビアホールと、接続導体層70cとなる導体層の一部を露出させるビアホールと、接続導体層70dとなる導体層の一部を露出させるビアホールとの各々にも、導電性ペースト190を充填する。
 第1熱可塑性樹脂シート111aに充填された導電性ペースト190は、第1層間接続導体41a等の第1層間接続導体、及び、第3層間接続導体43a等の第3層間接続導体となるものである。
 第1熱可塑性樹脂シート111aに形成された各ビアホールに導電性ペースト190を充填する方法としては、例えば、スクリーン印刷法、真空充填法等が挙げられる。
 導電性ペースト190は、樹脂及び少なくとも1種の金属元素を含んでいる。
 導電性ペースト190に含まれる樹脂は、エポキシ樹脂、フェノール樹脂、ポリイミド樹脂、シリコン樹脂若しくはその変性樹脂、及び、アクリル樹脂からなる群より選択される少なくとも1種の熱硬化性樹脂、又は、ポリアミド樹脂、ポリスチレン樹脂、ポリメタクリル樹脂、ポリカーボネート樹脂、及び、セルロース系樹脂からなる群より選択される少なくとも1種の熱可塑性樹脂を含むことが好ましい。
 導電性ペースト190に含まれる金属元素としては、例えば、銅、錫、銀等が挙げられる。
 導電性ペースト190は、金属元素として銅を含むことが好ましく、金属元素として銅及び錫を含むことがより好ましい。
 導電性ペースト190は、導電性ペースト190に含まれる金属元素の融点のうちの最小融点を有する金属元素として錫を含むことが好ましい。
 導電性ペースト190は、ビヒクル、溶剤、チキソ剤、活性剤等を更に含んでいてもよい。
 ビヒクルとしては、例えば、ロジン及びそれを変性した変性ロジン等の誘導体からなるロジン系樹脂、ロジン及びそれを変性した変性ロジン等の誘導体からなる合成樹脂、又は、これらの樹脂の混合物等が挙げられる。
 ロジン及びそれを変性した変性ロジン等の誘導体からなるロジン系樹脂としては、例えば、ガムロジン、トールロジン、ウッドロジン、重合ロジン、水素添加ロジン、ホルミル化ロジン、ロジンエステル、ロジン変性マレイン酸樹脂、ロジン変性フェノール樹脂、ロジン変性アルキド樹脂、その他の各種ロジン誘導体等が挙げられる。
 ロジン及びそれを変性した変性ロジン等の誘導体からなる合成樹脂としては、例えば、ポリエステル樹脂、ポリアミド樹脂、フェノキシ樹脂、テルペン樹脂等が挙げられる。
 溶剤としては、例えば、アルコール、ケトン、エステル、エーテル、芳香族系、炭化水素類等が挙げられる。これらの具体例としては、ベンジルアルコール、エタノール、イソプロピルアルコール、ブタノール、ジエチレングリコール、エチレングリコール、グリセリン、エチルセロソルブ、ブチルセロソルブ、酢酸エチル、酢酸ブチル、安息香酸ブチル、アジピン酸ジエチル、ドデカン、テトラデセン、α-ターピネオール、テルピネオール、2-メチル-2,4-ペンタンジオール、2-エチルヘキサンジオール、トルエン、キシレン、プロピレングリコールモノフェニルエーテル、ジエチレングリコールモノヘキシルエーテル、エチレングリコールモノブチルエーテル、ジエチレングリコールモノブチルエーテル、ジエチレングリコールモノエチルエーテル、ジイソブチルアジペート、へキシレングリコール、シクロヘキサンジメタノール、2-ターピニルオキシエタノール、2-ジヒドロターピニルオキシエタノール、これらの混合物等が挙げられる。中でも、テルピネオール、エチレングリコールモノブチルエーテル、ジエチレングリコールモノブチルエーテル、又は、ジエチレングリコールモノエチルエーテルが好ましい。
 チキソ剤としては、例えば、硬化ヒマシ油、カルナバワックス、アミド類、ヒドロキシ脂肪酸類、ジベンジリデンソルビトール、ビス(p-メチルベンジリデン)ソルビトール類、蜜蝋、ステアリン酸アミド、ヒドロキシステアリン酸エチレンビスアミド等が挙げられる。また、これらのチキソ剤には、必要に応じて、カプリル酸、ラウリン酸、ミリスチン酸、パルミチン酸、ステアリン酸、ベヘニン酸等の脂肪酸、1,2-ヒドロキシステアリン酸等のヒドロキシ脂肪酸、酸化防止剤、界面活性剤、アミン類等が添加されていてもよい。
 活性剤としては、例えば、アミンのハロゲン化水素酸塩、有機ハロゲン化合物、有機酸、有機アミン、多価アルコール等が挙げられる。
 アミンのハロゲン化水素酸塩としては、例えば、ジフェニルグアニジン臭化水素酸塩、ジフェニルグアニジン塩酸塩、シクロヘキシルアミン臭化水素酸塩、エチルアミン塩酸塩、エチルアミン臭化水素酸塩、ジエチルアニリン臭化水素酸塩、ジエチルアニリン塩酸塩、トリエタノールアミン臭化水素酸塩、モノエタノールアミン臭化水素酸塩等が挙げられる。
 有機ハロゲン化合物としては、例えば、塩化パラフィン、テトラブロモエタン、ジブロモプロパノール、2,3-ジブロモ-1,4-ブタンジオール、2,3-ジブロモ-2-ブテン-1,4-ジオール、トリス(2,3-ジブロモプロピル)イソシアヌレート等が挙げられる。
 有機酸としては、例えば、マロン酸、フマル酸、グリコール酸、クエン酸、リンゴ酸、コハク酸、フェニルコハク酸、マレイン酸、サルチル酸、アントラニル酸、グルタル酸、スベリン酸、アジピン酸、セバシン酸、ステアリン酸、アビエチン酸、安息香酸、トリメリット酸、ピロメリット酸、ドデカン酸等が挙げられる。
 有機アミンとしては、例えば、モノエタノールアミン、ジエタノールアミン、トリエタノールアミン、トリブチルアミン、アニリン、ジエチルアニリン等が挙げられる。
 多価アルコールとしては、例えば、エリスリトール、ピロガロール、リビトール等が挙げられる。
<第1熱可塑性樹脂シートの他方面への導体層形成工程>
 図7は、本発明の実施形態1の積層基板の製造方法について、第1熱可塑性樹脂シートの他方面への導体層形成工程の一例を示す断面模式図である。
 図7に示すように、第1熱可塑性樹脂シート111aの他方面上に、導体層120a及び導体層160を形成する。導体層120a及び導体層160は、各々、表面電極20a及びグランド電極60となるものである。
 図7に示していないが、本工程では、第1熱可塑性樹脂シート111aの他方面上に、表面電極20bとなる導体層を更に形成する。
 第1熱可塑性樹脂シート111aの他方面上に各導体層を形成する方法としては、例えば、第1熱可塑性樹脂シート111aの他方面に貼り付けられた導体箔をエッチングする方法、各導体層のパターンに形成された導体箔を第1熱可塑性樹脂シート111aの他方面に転写する方法等が挙げられる。このような導体箔としては、第1熱可塑性樹脂シートの一方面への導体層形成工程で説明した導体箔と同様のものを用いることが好ましい。
 以上により、導電性ペースト190が充填され、かつ、各導体層が一方面及び他方面上に形成された第1熱可塑性樹脂シート111aを作製する。
<第2熱可塑性樹脂シートの一方面への導体層形成工程>
 図8は、本発明の実施形態1の積層基板の製造方法について、第2熱可塑性樹脂シートの一方面への導体層形成工程の一例を示す断面模式図である。
 図8に示すように、第2熱可塑性樹脂シート112aの一方面上に、導体層150を形成する。第2熱可塑性樹脂シート112aは、第2熱可塑性樹脂層12aとなるものである。導体層150は、第2導体パターン50となるものである。
 第2熱可塑性樹脂シート112aの一方面上に導体層150を形成する方法としては、例えば、第2熱可塑性樹脂シート112aの一方面に貼り付けられた導体箔をエッチングする方法、導体層150のパターンに形成された導体箔を第2熱可塑性樹脂シート112aの一方面に転写する方法等が挙げられる。このような導体箔としては、第1熱可塑性樹脂シートの一方面への導体層形成工程で説明した導体箔と同様のものを用いることが好ましい。
 第2熱可塑性樹脂シート112aとしては、導電性ペースト190に含まれる金属元素の融点のうちの最小融点以上、かつ、第1熱可塑性樹脂シート111a及び第2熱可塑性樹脂シート112aの融点以下の温度において、貯蔵弾性率が第1熱可塑性樹脂シート111aよりも高い熱可塑性樹脂シートを用いる。これにより、後に得られる積層基板1において、上記測定温度で、第1熱可塑性樹脂層11aの貯蔵弾性率が第2熱可塑性樹脂層12aの貯蔵弾性率よりも低いものとなる。
 第2熱可塑性樹脂シート112aを構成する熱可塑性樹脂としては、例えば、液晶ポリマー、フッ素樹脂、熱可塑性ポリイミド樹脂、ポリエーテルエーテルケトン樹脂、ポリフェニレンスルフィド樹脂等が挙げられる。
 第2熱可塑性樹脂シート112aは、液晶ポリマーを主成分として含んでいてもよい。この場合、液晶ポリマーの分子量を変えることにより、第2熱可塑性樹脂シート112aの貯蔵弾性率を調整でき、上述したように、第2熱可塑性樹脂シート112aの貯蔵弾性率を、第1熱可塑性樹脂シート111aの貯蔵弾性率よりも高くすることができる。
 第2熱可塑性樹脂シート112aの厚みは、例えば、10μm以上、2000μm以下である。
<第2熱可塑性樹脂シートへのビアホール形成工程>
 図9は、本発明の実施形態1の積層基板の製造方法について、第2熱可塑性樹脂シートへのビアホール形成工程の一例を示す断面模式図である。
 図9に示すように、第2熱可塑性樹脂シート112aを各々貫通する、ビアホール182a及びビアホール182bを形成する。これにより、導体層150の一部と別の一部とが露出する。
 図9に示していないが、本工程では、第2熱可塑性樹脂シート112aを各々貫通する、導体層150の更に別の一部を露出させるビアホールと、導体層150のまた更に別の一部を露出させるビアホールとを更に形成する。
 第2熱可塑性樹脂シート112aに各ビアホールを形成する方法としては、例えば、第2熱可塑性樹脂シート112aの一方面に対向する他方面側からレーザー照射を行う方法等が挙げられる。このようなレーザー照射は、例えば、パルス発振型炭酸ガスレーザー照射装置により行われる。レーザー照射後には、樹脂残渣を除去するために、例えば、酸素プラズマ放電処理、コロナ放電処理等によるデスミア処理を行うことが好ましい。樹脂残渣の除去は、過マンガン酸カリウム処理等により行われてもよい。
 各ビアホールは、図9に示すように、第2熱可塑性樹脂シート112aの一方面上に形成された導体層150に向かって径が小さくなるテーパー形状を有することが好ましい。
<第2熱可塑性樹脂シートのビアホールへの導電性ペースト充填工程>
 図10は、本発明の実施形態1の積層基板の製造方法について、第2熱可塑性樹脂シートのビアホールへの導電性ペースト充填工程の一例を示す断面模式図である。
 図10に示すように、ビアホール182a及びビアホール182bの各々に、導電性ペースト190を充填する。
 図10に示していないが、本工程では、上述したような、導体層150の更に別の一部を露出させるビアホールと、導体層150のまた更に別の一部を露出させるビアホールとの各々にも、導電性ペースト190を充填する。
 第2熱可塑性樹脂シート112aに充填された導電性ペースト190は、第2層間接続導体42a等の第2層間接続導体となるものである。
 第2熱可塑性樹脂シート112aに形成された各ビアホールに導電性ペースト190を充填する方法としては、例えば、スクリーン印刷法、真空充填法等が挙げられる。
 以上により、導電性ペースト190が充填され、かつ、導体層150が一方面上に形成された第2熱可塑性樹脂シート112aを作製する。
 導電性ペースト190が充填され、かつ、各導体層が一方面及び他方面上に形成された第1熱可塑性樹脂シート111aの作製と、導電性ペースト190が充填され、かつ、導体層150が一方面上に形成された第2熱可塑性樹脂シート112aの作製とは、同じタイミングで行われてもよいし、異なるタイミングで行われてもよい。
<第1熱可塑性樹脂シート及び第2熱可塑性樹脂シートの積層・熱圧着工程>
 図11及び図12は、本発明の実施形態1の積層基板の製造方法について、第1熱可塑性樹脂シート及び第2熱可塑性樹脂シートの積層・熱圧着工程の一例を示す断面模式図である。
 まず、図11に示すように、導電性ペースト190が充填され、かつ、各導体層が一方面及び他方面上に形成された第1熱可塑性樹脂シート111aと、導電性ペースト190が充填され、かつ、導体層150が一方面上に形成された第2熱可塑性樹脂シート112aとを、第1熱可塑性樹脂シート111aの一方面と第2熱可塑性樹脂シート112aの他方面とが接触するように積層方向に積層する。
 第1熱可塑性樹脂シート111a及び第2熱可塑性樹脂シート112aの積層体では、導体層130が、第1熱可塑性樹脂シート111a及び第2熱可塑性樹脂シート112aの両方に接触しているが、導体層130の一方面が第1熱可塑性樹脂シート111aに形成されたビアホールから露出している分、導体層130と第2熱可塑性樹脂シート112aとの接触面積は、導体層130と第1熱可塑性樹脂シート111aとの接触面積よりも大きい。
 次に、第1熱可塑性樹脂シート111a及び第2熱可塑性樹脂シート112aの積層体を、導電性ペースト190に含まれる金属元素の融点のうちの最小融点以上、かつ、第1熱可塑性樹脂シート111a及び第2熱可塑性樹脂シート112aの融点以下の温度にする。これにより、導電性ペースト190が流動化する。
 そして、このような状態で、第1熱可塑性樹脂シート111a及び第2熱可塑性樹脂シート112aの積層体に対して積層方向に圧力を加えることにより、第1熱可塑性樹脂シート111aと第2熱可塑性樹脂シート112aとを熱圧着する。これにより、第1熱可塑性樹脂シート111a及び第2熱可塑性樹脂シート112aは、各々、第1熱可塑性樹脂層11a及び第2熱可塑性樹脂層12aとなる。第1熱可塑性樹脂シート111a及び第2熱可塑性樹脂シート112aは熱可塑性樹脂で構成されているため、熱圧着により、第1熱可塑性樹脂層11a及び第2熱可塑性樹脂層12aは互いに接着することになる。
 第1熱可塑性樹脂シート111aでは、上記温度における貯蔵弾性率が第2熱可塑性樹脂シート112aよりも低いため、熱圧着時に積層方向に加わった圧力が、図12に示した矢印のような積層方向に直交する方向の圧力に変換されやすくなる。これにより、図12に示すように、第1熱可塑性樹脂シート111aに充填された導電性ペースト190は、積層方向に直交する方向の圧力によって変形しつつ緻密化する。第1熱可塑性樹脂シート111aに充填された導電性ペースト190は、このような状態で焼結することにより、高い緻密性を各々有する、第1層間接続導体41a、第1層間接続導体41b、第3層間接続導体43a、第3層間接続導体43b、第3層間接続導体43c、及び、第3層間接続導体43dとなる。
 一方、第2熱可塑性樹脂シート112aでは、上記温度における貯蔵弾性率が第1熱可塑性樹脂シート111aよりも高いため、第1熱可塑性樹脂シート111aと比較して、積層方向に加わった圧力が積層方向に直交する方向の圧力に変換されにくい。そのため、図12に示すように、第2熱可塑性樹脂シート112aに充填された導電性ペースト190は、第1熱可塑性樹脂シート111aに充填された導電性ペースト190と比較して、変形しにくい。第2熱可塑性樹脂シート112aに充填された導電性ペースト190は、このような状態で焼結することにより、第2層間接続導体42a、第2層間接続導体42b、第2層間接続導体42c、及び、第2層間接続導体42dとなる。
 第1熱可塑性樹脂シート111aの一方面上に形成された導体層130等の各導体層は、本工程により、第1導体パターン30、接続導体層70a、接続導体層70b、接続導体層70c、及び、接続導体層70dとなる。この際、導体層130は、上記温度における貯蔵弾性率が第1熱可塑性樹脂シート111aよりも高い第2熱可塑性樹脂シート112aと、大きい接触面積で接触しているため、導体層130は、熱圧着時に変形しにくく、更に位置が変動しにくいまま、第1導体パターン30となる。このように、第1導体パターン30は、その変形及び位置変動が抑制されつつ、高い緻密性を各々有する第1層間接続導体41a及び第1層間接続導体41bに接続されることになるため、第1導体パターン30と第1層間接続導体41aとの接続性、及び、第1導体パターン30と第1層間接続導体41bとの接続性が優れたものとなる。
 第1熱可塑性樹脂シート111aの他方面上に形成された導体層120a等の各導体層は、本工程により、表面電極20a、表面電極20b、及び、グランド電極60となる。
 第2熱可塑性樹脂シート112aの一方面上に形成された導体層150は、本工程により、第2導体パターン50となる。
 以上により、図1、図2、及び、図3に示した積層基板1が製造される。
 第1層間接続導体41aは、積層基板1の製造過程において、導電性ペースト190が積層方向に直交する方向の圧力によって変形及び緻密化しつつ、焼結したものである。そのため、第1層間接続導体41aは、図1、図2、及び、図3に示すような、くびれた形状になりやすい。より具体的には、第1層間接続導体41aは、積層方向に直交する断面において、第1導体パターン30側の端部の断面積、及び、第1導体パターン30と反対側の端部の断面積の両方よりも小さい断面積を有するような形状になりやすい。これにより、第1層間接続導体41aに加わる応力が緩和されるため、第1導体パターン30と第1層間接続導体41aとの接続性が更に優れたものとなる。また、第1層間接続導体41aがこのようなくびれた形状を有することにより、第1層間接続導体41aの第1導体パターン30側の端部の断面積が大きくなりやすいため、より具体的には、第1層間接続導体41aと第1導体パターン30との接触面積が大きくなりやすいため、第1導体パターン30と第1層間接続導体41aとの接続性が更に優れたものとなる。
 同様に、第1層間接続導体41bは、積層基板1の製造過程において、導電性ペースト190が積層方向に直交する方向の圧力によって変形及び緻密化しつつ、焼結したものである。そのため、第1層間接続導体41bは、図1及び図3に示すような、くびれた形状になりやすい。より具体的には、第1層間接続導体41bは、積層方向に直交する断面において、第1導体パターン30側の端部の断面積、及び、第1導体パターン30と反対側の端部の断面積の両方よりも小さい断面積を有するような形状になりやすい。これにより、第1層間接続導体41bに加わる応力が緩和されるため、第1導体パターン30と第1層間接続導体41bとの接続性が更に優れたものとなる。また、第1層間接続導体41bがこのようなくびれた形状を有することにより、第1層間接続導体41bの第1導体パターン30側の端部の断面積が大きくなりやすいため、より具体的には、第1層間接続導体41bと第1導体パターン30との接触面積が大きくなりやすいため、第1導体パターン30と第1層間接続導体41bとの接続性が更に優れたものとなる。
 第3層間接続導体43a、第3層間接続導体43b、第3層間接続導体43c、及び、第3層間接続導体43dについても、第1層間接続導体41a及び第1層間接続導体41bと同様に、くびれた形状になりやすい。
 第2層間接続導体42a、第2層間接続導体42b、第2層間接続導体42c、及び、第2層間接続導体42dは、各々、積層基板1の製造過程において、導電性ペースト190が変形しにくいまま焼結したものである。つまり、第2層間接続導体42a、第2層間接続導体42b、第2層間接続導体42c、及び、第2層間接続導体42dは、各々、導電性ペースト190が充填された各ビアホールと同様な形状、ここでは、テーパー形状になりやすい。よって、積層方向に直交する断面において、第2層間接続導体42a、第2層間接続導体42b、第2層間接続導体42c、及び、第2層間接続導体42dの第2導体パターン50側の端部の断面積は、第1層間接続導体41a及び第1層間接続導体41bの第1導体パターン30側の端部の断面積よりも小さくなりやすい。
 また、第1層間接続導体41a及び第1層間接続導体41bは、高い緻密性を各々有するため、空隙率が低くなりやすい。より具体的には、第1層間接続導体41a及び第1層間接続導体41bの空隙率は、第2層間接続導体42a、第2層間接続導体42b、第2層間接続導体42c、及び、第2層間接続導体42dの空隙率よりも低くなりやすい。
 各層間接続導体の空隙率の比較は、図2及び図3に示すような積層方向に沿う断面を走査型電子顕微鏡(SEM)で観察することにより行われる。
 第2熱可塑性樹脂層12aの誘電正接は、第1熱可塑性樹脂層11aの誘電正接よりも小さいことが好ましい。ここで、第1導体パターン30は、積層方向に直交する伝送方向における長さが大きいために、電気エネルギーの損失(例えば、漏れ電流の発生)へ影響を及ぼしやすい。また、第1導体パターン30と第2導体パターン50とが第2熱可塑性樹脂層12aを介して対向する面積は、第1導体パターン30とグランド電極60とが第1熱可塑性樹脂層11aを介して対向する面積よりも大きいため、第1導体パターン30と第2導体パターン50との間の方が、電気エネルギーの損失が大きくなりやすい。これに対して、第2熱可塑性樹脂層12aの誘電正接を、第1熱可塑性樹脂層11aの誘電正接よりも小さくすることにより、上述した電気エネルギーの損失を低減できる。
[実施形態1の変形例]
 本発明の実施形態1の積層基板において、第1熱可塑性樹脂層は、複数層の第1熱可塑性副樹脂層からなっていてもよい。このような本発明の積層基板の一例を、本発明の実施形態1の変形例の積層基板として以下に説明する。本発明の実施形態1の変形例の積層基板は、第1熱可塑性樹脂層の構成以外、本発明の実施形態1の積層基板と同様である。
 図13は、本発明の実施形態1の変形例の積層基板を示す断面模式図である。図13は、図2に対応する断面を示している。
 図13に示すように、積層基板1aでは、第1熱可塑性樹脂層11aが、第1熱可塑性副樹脂層11aa及び第1熱可塑性副樹脂層11abからなっている。より具体的には、第1熱可塑性樹脂層11aでは、第2積層部12側から順に、第1熱可塑性副樹脂層11abと、第1熱可塑性副樹脂層11abに隣接する第1熱可塑性副樹脂層11aaとが設けられている。
 積層基板1aでは、第1層間接続導体41a及び第1層間接続導体41bに含まれる金属元素の融点のうちの最小融点以上、かつ、第1熱可塑性樹脂層11a及び第2熱可塑性樹脂層12aの融点以下の測定温度において、第1熱可塑性樹脂層11aの貯蔵弾性率は、第2熱可塑性樹脂層12aの貯蔵弾性率よりも低い。
 積層基板1aでは、上記測定温度において、第1熱可塑性樹脂層11aの全体としての貯蔵弾性率が第2熱可塑性樹脂層12aの貯蔵弾性率よりも低ければ、第1熱可塑性副樹脂層11aa及び第1熱可塑性副樹脂層11abの貯蔵弾性率は、第2熱可塑性樹脂層12aの貯蔵弾性率よりも低くてもよいし、あるいは、第1熱可塑性副樹脂層11aa及び第1熱可塑性副樹脂層11abの一方の貯蔵弾性率は、第2熱可塑性樹脂層12aの貯蔵弾性率と同じであってもよい。
 上記測定温度において、第1熱可塑性副樹脂層11aa及び第1熱可塑性副樹脂層11abの貯蔵弾性率が第2熱可塑性樹脂層12aの貯蔵弾性率よりも低い場合、第1熱可塑性副樹脂層11aa及び第1熱可塑性副樹脂層11abの貯蔵弾性率は、互いに同じであってもよいし、互いに異なっていてもよい。
 上記測定温度における、第1熱可塑性副樹脂層11aa及び第1熱可塑性副樹脂層11abの貯蔵弾性率が互いに異なる場合、例えば、第1熱可塑性副樹脂層11aaは液晶ポリマーを主成分として含み、第1熱可塑性副樹脂層11abはフッ素樹脂を主成分として含んでいてもよい。また、第1熱可塑性副樹脂層11aaはフッ素樹脂を主成分として含み、第1熱可塑性副樹脂層11abは液晶ポリマーを主成分として含んでいてもよい。フッ素樹脂は、上述した熱可塑性樹脂の例の中でも貯蔵弾性率が比較的低い樹脂であるため、第1熱可塑性副樹脂層11aa又は第1熱可塑性副樹脂層11abがフッ素樹脂を主成分として含んでいると、上記測定温度における第1熱可塑性樹脂層11aの全体としての貯蔵弾性率が低くなりやすい。
 上述したように、第1導体パターン30は、積層方向に直交する伝送方向における長さが大きいために、電気エネルギーの損失へ影響を及ぼしやすい。そのため、第1導体パターン30に接するように設けられた第1熱可塑性副樹脂層11abの誘電正接は、第1熱可塑性副樹脂層11aaの誘電正接よりも低いことが好ましい。言い換えれば、2層の第1熱可塑性副樹脂層のうちで、誘電正接が最も小さい第1熱可塑性副樹脂層は、第1導体パターン30に接するように設けられていることが好ましい。これにより、第1導体パターン30での電気エネルギーの損失を低減できる。
 積層基板1aでは、第1熱可塑性樹脂層11aが、2層の第1熱可塑性副樹脂層からなっているが、3層以上の第1熱可塑性副樹脂層からなっていてもよい。
 第1熱可塑性樹脂層11aが3層以上の第1熱可塑性副樹脂層からなる場合、上記測定温度において、第1熱可塑性樹脂層11aの全体としての貯蔵弾性率が第2熱可塑性樹脂層12aの貯蔵弾性率よりも低ければ、これらの第1熱可塑性副樹脂層の貯蔵弾性率は、第2熱可塑性樹脂層12aの貯蔵弾性率よりも低くてもよいし、あるいは、これらの第1熱可塑性副樹脂層の一部の貯蔵弾性率は、第2熱可塑性樹脂層12aの貯蔵弾性率と同じであってもよい。上記測定温度において、これらの第1熱可塑性副樹脂層の貯蔵弾性率が第2熱可塑性樹脂層12aの貯蔵弾性率よりも低い場合、これらの第1熱可塑性副樹脂層の貯蔵弾性率は、互いに同じであってもよいし、互いに異なっていてもよい。また、第1導体パターン30での電気エネルギーの損失を低減する観点から、これらの第1熱可塑性副樹脂層のうちで、誘電正接が最も小さい第1熱可塑性副樹脂層は、第1導体パターン30に接するように設けられていることが好ましい。
 積層基板1aでは、第2熱可塑性樹脂層12aが1層からなっているが、複数層の第2熱可塑性副樹脂層からなっていてもよい。
 第1熱可塑性樹脂層11aが複数層の第1熱可塑性副樹脂層からなり、かつ、第2熱可塑性樹脂層12aが複数層の第2熱可塑性副樹脂層からなる場合、上記測定温度において、複数層の第1熱可塑性副樹脂層の貯蔵弾性率の最大値は、複数層の第2熱可塑性副樹脂層の貯蔵弾性率の最小値よりも低ければよい。複数層の第2熱可塑性副樹脂層の貯蔵弾性率は、複数層の第1熱可塑性副樹脂層の貯蔵弾性率の最大値よりも高ければ、互いに同じであってもよいし、互いに異なっていてもよい。
 第1熱可塑性樹脂層11aが複数層の第1熱可塑性副樹脂層からなる場合、あるいは、第2熱可塑性樹脂層12aが複数層の第2熱可塑性副樹脂層からなる場合のように、熱可塑性樹脂層が複数層からなる場合、熱可塑性樹脂層の全体としての貯蔵弾性率の温度依存性については、複数層からなる熱可塑性樹脂層を測定試料とすれば、動的粘弾性測定により測定できる。
[実施形態2]
 本発明の積層基板において、第1積層部は、複数層の第1熱可塑性樹脂層からなっていてもよく、複数層の第1熱可塑性樹脂層には、各々、少なくとも1つの第1層間接続導体が設けられていてもよい。このような本発明の積層基板の一例を、本発明の実施形態2の積層基板として以下に説明する。本発明の実施形態2の積層基板は、樹脂積層体の構成以外、本発明の実施形態1の積層基板と同様である。
 図14は、本発明の実施形態2の積層基板を示す断面模式図である。図14は、図3に対応する断面を示している。
 図14に示すように、積層基板2では、第1積層部11が、第1熱可塑性樹脂層11a、第1熱可塑性樹脂層11b、及び、第1熱可塑性樹脂層11cからなっている。第1積層部11では、第2積層部12側から順に、第1熱可塑性樹脂層11aと、第1熱可塑性樹脂層11aに隣接する第1熱可塑性樹脂層11bと、第1熱可塑性樹脂層11bに隣接する第1熱可塑性樹脂層11cとが設けられている。このように、第1積層部11では、第1熱可塑性樹脂層11a、第1熱可塑性樹脂層11b、及び、第1熱可塑性樹脂層11cのような同種の第1熱可塑性樹脂層が積層方向に積層されているため、各々の第1熱可塑性樹脂層間の密着性が高い。
 第1熱可塑性樹脂層11aには、各々離隔した位置で積層方向に貫通する、第1層間接続導体41a及び第1層間接続導体41bが設けられている。
 第1熱可塑性樹脂層11bには、各々離隔した位置で積層方向に貫通する、第1層間接続導体41c及び第1層間接続導体41dが設けられている。
 第1熱可塑性樹脂層11cには、各々離隔した位置で積層方向に貫通する、第1層間接続導体41e及び第1層間接続導体41fが設けられている。
 積層方向に直交する伝送方向において、第1層間接続導体41c、第1層間接続導体41d、第1層間接続導体41e、及び、第1層間接続導体41fの長さは、各々、第1層間接続導体41a及び第1層間接続導体41bの長さと同様に、第1導体パターン30の長さよりも小さい。
 第1層間接続導体41c、第1層間接続導体41d、第1層間接続導体41e、及び、第1層間接続導体41fは、各々、第1層間接続導体41a及び第1層間接続導体41bと同様に、樹脂及び少なくとも1種の金属元素を含んでいる。
 第1層間接続導体41a、第1層間接続導体41b、第1層間接続導体41c、第1層間接続導体41d、第1層間接続導体41e、及び、第1層間接続導体41fに含まれる樹脂は、互いに同じであることが好ましいが、互いに異なっていてもよい。また、第1層間接続導体41a、第1層間接続導体41b、第1層間接続導体41c、第1層間接続導体41d、第1層間接続導体41e、及び、第1層間接続導体41fに含まれる金属元素は、互いに同じであることが好ましいが、互いに異なっていてもよい。つまり、第1層間接続導体41a、第1層間接続導体41b、第1層間接続導体41c、第1層間接続導体41d、第1層間接続導体41e、及び、第1層間接続導体41fは、互いに同じ樹脂と互いに同じ金属元素とを含むことが好ましい。
 積層基板2は、図14に示すように、接続導体層71aと、接続導体層71bと、接続導体層71cと、接続導体層71dとを更に有していてもよい。
 接続導体層71aは、第1熱可塑性樹脂層11aと第1熱可塑性樹脂層11bとの間に設けられている。接続導体層71aは、第1熱可塑性樹脂層11aと第1熱可塑性樹脂層11bとの境界にまたがって設けられていることが好ましい。これにより、接続導体層71aと第1熱可塑性樹脂層11aとの界面、及び、接続導体層71aと第1熱可塑性樹脂層11bとの界面が、第1熱可塑性樹脂層11aと第1熱可塑性樹脂層11bとの界面から積層方向にずれるため、接続導体層71aと第1熱可塑性樹脂層11aとの界面での剥離、及び、接続導体層71aと第1熱可塑性樹脂層11bとの界面での剥離が抑制される。
 接続導体層71aは、第1層間接続導体41aと第1層間接続導体41cとを電気的に接続している。
 接続導体層71bは、第1熱可塑性樹脂層11aと第1熱可塑性樹脂層11bとの間で、接続導体層71aと離隔した位置に設けられている。接続導体層71aは、第1熱可塑性樹脂層11aと第1熱可塑性樹脂層11bとの境界にまたがって、接続導体層71aと離隔した位置に設けられていることが好ましい。これにより、接続導体層71bと第1熱可塑性樹脂層11aとの界面、及び、接続導体層71bと第1熱可塑性樹脂層11bとの界面が、第1熱可塑性樹脂層11aと第1熱可塑性樹脂層11bとの界面から積層方向にずれるため、接続導体層71bと第1熱可塑性樹脂層11aとの界面での剥離、及び、接続導体層71bと第1熱可塑性樹脂層11bとの界面での剥離が抑制される。
 接続導体層71bは、第1層間接続導体41bと第1層間接続導体41dとを電気的に接続している。
 接続導体層71cは、第1熱可塑性樹脂層11bと第1熱可塑性樹脂層11cとの間に設けられている。接続導体層71cは、第1熱可塑性樹脂層11bと第1熱可塑性樹脂層11cとの境界にまたがって設けられていることが好ましい。これにより、接続導体層71cと第1熱可塑性樹脂層11bとの界面、及び、接続導体層71cと第1熱可塑性樹脂層11cとの界面が、第1熱可塑性樹脂層11bと第1熱可塑性樹脂層11cとの界面から積層方向にずれるため、接続導体層71cと第1熱可塑性樹脂層11bとの界面での剥離、及び、接続導体層71cと第1熱可塑性樹脂層11cとの界面での剥離が抑制される。
 接続導体層71cは、第1層間接続導体41cと第1層間接続導体41eとを電気的に接続している。
 接続導体層71dは、第1熱可塑性樹脂層11bと第1熱可塑性樹脂層11cとの間で、接続導体層71cと離隔した位置に設けられている。接続導体層71dは、第1熱可塑性樹脂層11bと第1熱可塑性樹脂層11cとの境界にまたがって、接続導体層71cと離隔した位置に設けられていることが好ましい。これにより、接続導体層71dと第1熱可塑性樹脂層11bとの界面、及び、接続導体層71dと第1熱可塑性樹脂層11cとの界面が、第1熱可塑性樹脂層11bと第1熱可塑性樹脂層11cとの界面から積層方向にずれるため、接続導体層71dと第1熱可塑性樹脂層11bとの界面での剥離、及び、接続導体層71dと第1熱可塑性樹脂層11cとの界面での剥離が抑制される。
 接続導体層71dは、第1層間接続導体41dと第1層間接続導体41fとを電気的に接続している。
 積層方向に直交する伝送方向において、接続導体層71a、接続導体層71b、接続導体層71c、及び、接続導体層71dの長さは、各々、接続導体層70a、接続導体層70b、接続導体層70c、及び、接続導体層70dの長さと同様に、第1導体パターン30の長さよりも小さい。
 接続導体層71a、接続導体層71b、接続導体層71c、及び、接続導体層71dの構成材料としては、例えば、接続導体層70a、接続導体層70b、接続導体層70c、及び、接続導体層70dの構成材料と同様のものが挙げられる。
 接続導体層71a、接続導体層71b、接続導体層71c、及び、接続導体層71dの構成材料は、互いに同じであることが好ましいが、互いに異なっていてもよい。
 積層基板2では、第1積層部11が、3層の第1熱可塑性樹脂層からなっているが、2層の第1熱可塑性樹脂層からなっていてもよいし、4層以上の第1熱可塑性樹脂層からなっていてもよい。
 第2積層部12は、複数層の第2熱可塑性樹脂層からなっていてもよい。例えば、第2積層部12は、図14に示すように、第2熱可塑性樹脂層12a及び第2熱可塑性樹脂層12bからなっていてもよい。第2積層部12では、第1積層部11側から順に、第2熱可塑性樹脂層12aと、第2熱可塑性樹脂層12aに隣接する第2熱可塑性樹脂層12bとが設けられている。このように、第2積層部12では、第2熱可塑性樹脂層12a及び第2熱可塑性樹脂層12bのような同種の第2熱可塑性樹脂層が積層方向に積層されているため、各々の第2熱可塑性樹脂層間の密着性が高い。
 積層基板2では、第1熱可塑性樹脂層11a、第1熱可塑性樹脂層11b、及び、第1熱可塑性樹脂層11cのような同種の第1熱可塑性樹脂層間の境界と、第2熱可塑性樹脂層12a及び第2熱可塑性樹脂層12bのような同種の第2熱可塑性樹脂層間の境界とが存在するが、このような境界でも、図14に示すような積層方向に沿う断面に対して、上述したように、赤外分光法で観察したり、各層間接続導体の端部の位置を観察したりすることにより判断できる。
 本発明の積層基板では、第1積層部が複数層の第1熱可塑性樹脂層からなり、かつ、第2積層部が複数層の第2熱可塑性樹脂層からなる場合、第1層間接続導体に含まれる金属元素の融点のうちの最小融点以上、かつ、複数層の第1熱可塑性樹脂層及び複数層の第2熱可塑性樹脂層の融点以下の測定温度において、第1積層部を構成するすべての第1熱可塑性樹脂層の貯蔵弾性率は、第2積層部を構成するすべての第2熱可塑性樹脂層の貯蔵弾性率よりも低い。
 積層基板2では、第1層間接続導体41a、第1層間接続導体41b、第1層間接続導体41c、第1層間接続導体41d、第1層間接続導体41e、及び、第1層間接続導体41fに含まれる金属元素の融点のうちの最小融点以上、かつ、第1熱可塑性樹脂層11a、第1熱可塑性樹脂層11b、第1熱可塑性樹脂層11c、第2熱可塑性樹脂層12a、及び、第2熱可塑性樹脂層12bの融点以下の測定温度において、第1熱可塑性樹脂層11a、第1熱可塑性樹脂層11b、及び、第1熱可塑性樹脂層11cの貯蔵弾性率は、第2熱可塑性樹脂層12a及び第2熱可塑性樹脂層12bの貯蔵弾性率よりも低い。これにより、第1層間接続導体41a、第1層間接続導体41b、第1層間接続導体41c、第1層間接続導体41d、第1層間接続導体41e、及び、第1層間接続導体41fは、各々、高い緻密性を有することになる。
 積層基板2では、表面電極20aと第1導体パターン30とが、第1層間接続導体41a、接続導体層71a、第1層間接続導体41c、接続導体層71c、及び、第1層間接続導体41eを介して電気的に接続されている。このように、積層基板2では、表面電極20aと第1導体パターン30とを電気的に接続する第1層間接続導体が、高い緻密性を各々有する、第1層間接続導体41a、第1層間接続導体41c、及び、第1層間接続導体41eであるため、表面電極20aと第1導体パターン30との接続性が高まりやすい。
 積層基板2では、第1層間接続導体41a、第1層間接続導体41c、及び、第1層間接続導体41eが、積層方向から見たときに、互いに重ならないように設けられているが、互いに重なるように設けられていてもよい。あるいは、表面電極20aと第1導体パターン30とを電気的に接続する第1層間接続導体が、2層以上の第1熱可塑性樹脂層を貫通するように設けられていてもよい。
 積層基板2では、表面電極20bと第1導体パターン30とが、第1層間接続導体41b、接続導体層71b、第1層間接続導体41d、接続導体層71d、及び、第1層間接続導体41fを介して電気的に接続されている。このように、積層基板2では、表面電極20bと第1導体パターン30とを電気的に接続する第1層間接続導体が、高い緻密性を各々有する、第1層間接続導体41b、第1層間接続導体41d、及び、第1層間接続導体41fであるため、表面電極20bと第1導体パターン30との接続性が高まりやすい。
 積層基板2では、第1層間接続導体41b、第1層間接続導体41d、及び、第1層間接続導体41fが、積層方向から見たときに、互いに重ならないように設けられているが、互いに重なるように設けられていてもよい。あるいは、表面電極20bと第1導体パターン30とを電気的に接続する第1層間接続導体が、2層以上の第1熱可塑性樹脂層を貫通するように設けられていてもよい。
 上記測定温度において、第1熱可塑性樹脂層11a、第1熱可塑性樹脂層11b、及び、第1熱可塑性樹脂層11cの貯蔵弾性率は、互いに同じであることが好ましい。これにより、第1積層部11において、第1熱可塑性樹脂層11aと、第1熱可塑性樹脂層11bと、第1熱可塑性樹脂層11cとの間の密着性が高まりやすくなる。この場合、第1熱可塑性樹脂層11a、第1熱可塑性樹脂層11b、及び、第1熱可塑性樹脂層11cを構成する熱可塑性樹脂は、互いに同じであることが好ましいが、互いに異なっていてもよい。
 上記測定温度において、第1熱可塑性樹脂層11a、第1熱可塑性樹脂層11b、及び、第1熱可塑性樹脂層11cの貯蔵弾性率は、互いに異なっていてもよい。この場合、第1熱可塑性樹脂層11a、第1熱可塑性樹脂層11b、及び、第1熱可塑性樹脂層11cを構成する熱可塑性樹脂は、互いに同じであってもよいし、互いに異なっていてもよい。
 上記測定温度において、第2熱可塑性樹脂層12a及び第2熱可塑性樹脂層12bの貯蔵弾性率は、互いに同じであってもよいし、互いに異なっていてもよい。いずれの場合においても、第2熱可塑性樹脂層12a及び第2熱可塑性樹脂層12bを構成する熱可塑性樹脂は、互いに同じであってもよいし、互いに異なっていてもよい。また、第2熱可塑性樹脂層12a及び第2熱可塑性樹脂層12bを構成する熱可塑性樹脂は、第1熱可塑性樹脂層11a、第1熱可塑性樹脂層11b、及び、第1熱可塑性樹脂層11cを構成する熱可塑性樹脂と同じであってもよいし、異なっていてもよい。
 第1熱可塑性樹脂層11a、第1熱可塑性樹脂層11b、第1熱可塑性樹脂層11c、第2熱可塑性樹脂層12a、及び、第2熱可塑性樹脂層12bは、各々、液晶ポリマーを主成分として含んでいてもよい。この場合、第1熱可塑性樹脂層11a、第1熱可塑性樹脂層11b、及び、第1熱可塑性樹脂層11cを構成する液晶ポリマーの分子量と、第2熱可塑性樹脂層12a及び第2熱可塑性樹脂層12bを構成する液晶ポリマーの分子量とは、互いに異なることが好ましい。これにより、第1熱可塑性樹脂層11a、第1熱可塑性樹脂層11b、及び、第1熱可塑性樹脂層11cの貯蔵弾性率を、第2熱可塑性樹脂層12a及び第2熱可塑性樹脂層12bの貯蔵弾性率よりも低くすることができる。
 積層基板2において、樹脂積層体10は、第2積層部12に対して第1積層部11と反対側に、少なくとも1層の第1熱可塑性樹脂層を更に有していてもよい。例えば、樹脂積層体10は、図14に示すように、第2積層部12に対して第1積層部11と反対側に、第1熱可塑性樹脂層11dを更に有していてもよい。このように、少なくとも1層の第1熱可塑性樹脂層、ここでは、第1熱可塑性樹脂層11dを設けることにより、積層基板2のインピーダンスを適宜調整できる。
 積層基板2において、樹脂積層体10が第1熱可塑性樹脂層11dを有する場合、第1層間接続導体41a、第1層間接続導体41b、第1層間接続導体41c、第1層間接続導体41d、第1層間接続導体41e、及び、第1層間接続導体41fに含まれる金属元素の融点のうちの最小融点以上、かつ、第1熱可塑性樹脂層11d、第2熱可塑性樹脂層12a、及び、第2熱可塑性樹脂層12bの融点以下の測定温度において、第1熱可塑性樹脂層11dの貯蔵弾性率は、第2熱可塑性樹脂層12a及び第2熱可塑性樹脂層12bの貯蔵弾性率よりも低い。
 また、積層基板2において、樹脂積層体10が第1熱可塑性樹脂層11dを有する場合、第1層間接続導体41a、第1層間接続導体41b、第1層間接続導体41c、第1層間接続導体41d、第1層間接続導体41e、及び、第1層間接続導体41fに含まれる金属元素の融点のうちの最小融点以上、かつ、第1熱可塑性樹脂層11a、第1熱可塑性樹脂層11b、第1熱可塑性樹脂層11c、第1熱可塑性樹脂層11d、第2熱可塑性樹脂層12a、及び、第2熱可塑性樹脂層12bの融点以下の測定温度において、第1熱可塑性樹脂層11a、第1熱可塑性樹脂層11b、第1熱可塑性樹脂層11c、及び、第1熱可塑性樹脂層11dの貯蔵弾性率は、第2熱可塑性樹脂層12a及び第2熱可塑性樹脂層12bの貯蔵弾性率よりも低いことが好ましい。
 積層基板2では、上述したいずれの測定温度においても、第1熱可塑性樹脂層11dの貯蔵弾性率は、第1熱可塑性樹脂層11a、第1熱可塑性樹脂層11b、及び、第1熱可塑性樹脂層11cの貯蔵弾性率と同じであってもよいし、異なっていてもよい。いずれの場合においても、第1熱可塑性樹脂層11dを構成する熱可塑性樹脂は、第1熱可塑性樹脂層11a、第1熱可塑性樹脂層11b、及び、第1熱可塑性樹脂層11cを構成する熱可塑性樹脂と同じであってもよいし、異なっていてもよい。
 積層基板2において、第1導体パターン30が複数存在し、かつ、すべての第1導体パターン30が、樹脂積層体10の第1主面10a上に設けられた表面電極に第1層間接続導体を介して電気的に接続される場合、すべての第1導体パターン30は、第1積層部11の第1熱可塑性樹脂層に接するように設けられていることが好ましい。この場合、すべての第1導体パターン30のうち、最下層の第1導体パターン30、すなわち、第1積層部11と第2積層部12との間に設けられた第1導体パターン30の長さが、積層方向に直交する伝送方向において最も大きいことが好ましい。

Claims (13)

  1.  少なくとも1層の第1熱可塑性樹脂層からなる第1積層部と、前記第1積層部に隣接し、少なくとも1層の第2熱可塑性樹脂層からなる第2積層部とを積層方向に含む積層構造を有し、かつ、前記積層方向に対向する、前記第1積層部側の第1主面及び前記第2積層部側の第2主面を有する樹脂積層体と、
     前記樹脂積層体の前記第1主面上に設けられた表面電極と、
     前記第1積層部と前記第2積層部との間に設けられた信号用又は電力伝送用の第1導体パターンと、
     前記第1熱可塑性樹脂層を前記積層方向に貫通するように設けられ、かつ、前記表面電極と前記第1導体パターンとを電気的に接続する少なくとも1つの第1層間接続導体と、を備え、
     前記第1導体パターンでは、前記積層方向において、前記表面電極側の一方面が前記第1層間接続導体に接続され、かつ、前記表面電極と反対側の他方面が層間接続導体に接続されず、
     前記第1層間接続導体は、樹脂及び少なくとも1種の金属元素を含み、
     前記第1層間接続導体に含まれる前記金属元素の融点のうちの最小融点以上、かつ、前記第1熱可塑性樹脂層及び前記第2熱可塑性樹脂層の融点以下の測定温度において、前記第1熱可塑性樹脂層の貯蔵弾性率は、前記第2熱可塑性樹脂層の貯蔵弾性率よりも低い、ことを特徴とする積層基板。
  2.  前記第1層間接続導体は、前記最小融点を有する前記金属元素として錫を含む、請求項1に記載の積層基板。
  3.  前記第1層間接続導体は、前記金属元素として銅を含む、請求項1又は2に記載の積層基板。
  4.  前記第1層間接続導体は、前記積層方向に直交する断面において、前記第1導体パターン側の端部の断面積、及び、前記第1導体パターンと反対側の端部の断面積の両方よりも小さい断面積を有する、請求項1~3のいずれかに記載の積層基板。
  5.  前記第1導体パターンに対して前記樹脂積層体の前記第2主面側に設けられ、かつ、前記積層方向から見たときに前記第1導体パターンと重なるグランド用の第2導体パターンを更に有する、請求項1~4のいずれかに記載の積層基板。
  6.  前記積層方向から見たときに前記第1層間接続導体を挟む位置で前記第2熱可塑性樹脂層を前記積層方向に貫通するように設けられ、かつ、前記第2導体パターンに電気的に接続された複数の第2層間接続導体を更に有する、請求項5に記載の積層基板。
  7.  前記積層方向に直交する断面において、前記第2層間接続導体の前記第2導体パターン側の端部の断面積は、前記第1層間接続導体の前記第1導体パターン側の端部の断面積よりも小さい、請求項6に記載の積層基板。
  8.  前記第1層間接続導体の空隙率は、前記第2層間接続導体の空隙率よりも低い、請求項6又は7に記載の積層基板。
  9.  前記第2熱可塑性樹脂層の誘電正接は、前記第1熱可塑性樹脂層の誘電正接よりも小さい、請求項5~8のいずれかに記載の積層基板。
  10.  前記第1熱可塑性樹脂層及び前記第2熱可塑性樹脂層は、各々、液晶ポリマーを主成分として含む、請求項1~9のいずれかに記載の積層基板。
  11.  前記第1積層部は、複数層の前記第1熱可塑性樹脂層からなり、
     複数層の前記第1熱可塑性樹脂層には、各々、少なくとも1つの前記第1層間接続導体が設けられている、請求項1~10のいずれかに記載の積層基板。
  12.  前記積層方向に隣接する2層の前記第1熱可塑性樹脂層の間に、各々の前記第1熱可塑性樹脂層に設けられた前記第1層間接続導体同士を電気的に接続する少なくとも1層の接続導体層を更に有し、
     前記積層方向に直交する伝送方向において、前記接続導体層の長さは、前記第1導体パターンの長さよりも小さい、請求項11に記載の積層基板。
  13.  前記測定温度において、複数層の前記第1熱可塑性樹脂層の貯蔵弾性率は、互いに同じである、請求項11又は12に記載の積層基板。
