- the substrate 1 side is referred to as the lower side
- the lid 3 side is referred to as the upper side.
- the direction along one side of the plate-shaped substrate 1 is also referred to as the X direction
- the direction along the other side is also referred to as the vertical direction
- the vertical direction is also referred to as the direction.
- the sensor package 100 is an example of a “package type flow sensor”.
- the flow sensor chip 2 is a sensor that measures the flow velocity of a fluid (for example, gas).
- FIG. 2 is a view of the flow sensor chip seen from above, and FIG. 3 is a cross-sectional view taken along the line 8-8 in FIG.
- the flow sensor chip 2 is And Menpren 22.
- the main body 21 is formed in a hollow shape (mortar shape) with an open top surface, and the material thereof is, for example, silicon.

- thermopiles 24, 24 are thermocouples that generate thermoelectromotive force by receiving heat from the membrane 22. Since the contact at one end of the thermopile 24, 24 is above the main body 21, the temperature difference between the membrane 22 and the main body 21 can be detected as a thermoelectromotive force. The thermopiles 24, 24 generate higher thermoelectromotive force at higher temperatures. When both thermopiles 24 and 24 have the same temperature, the thermoelectromotive force generated by the thermopiles 24 and 24 becomes equal.

- the membrane 2 2, the heater _ 2 3 and the thermopiles 2 4 and 24 are examples of the "sensor section".
- FIG. 4 illustrates a state where the wind is not blowing around the flow sensor chip 2.
- the temperature decreases as the position from the heater 23 increases, and the heat distribution! Will be equal to the center. Therefore, the thermopiles 24 and 24 are both heated to the same temperature by the heater _23, and the thermoelectromotive force generated in the thermopiles 24 and 24 is also equal.
- FIG. 5 illustrates a state in which wind is blowing around the flow sensor chip 2.
- a state in which wind is blowing is illustrated. Since the upstream side of the wind is cooled by the wind and the temperature drops, the heat distribution in the membrane 2 2 shifts from the upstream side of the sensor 2 3 to the downstream side (downstream as illustrated by I 2). Side is hotter than the upstream side).
- thermopile 2 42 located on the downstream side of the heater 23 has a higher temperature than the thermopile 2 4 1 located on the upstream side of the heater 23.
- thermoelectromotive force V 1 of the thermopile 2 4 1 there is a difference between the thermoelectromotive force V 2 of the thermopile 2 4 2.
- thermopile 2 4 1 of the electromotive force V 1 and thermopile 2 4 2 of the difference between the electromotive mosquito 2 (i.e., 2 - 1) by measure and with the flow sensor chip 2 detects the direction of the wind, Of wind ⁇ 2020/175 28 3 9 (: 170? 2020/006572
- the strength can be detected.
- thermopile 2 4 2 is thermopile 2
- thermopile 2 4 1 Since the temperature is higher than 4 1, the flow sensor chip 2 can detect that wind is blowing in the direction from the thermopile 2 4 1 to the thermopile 2 4 2. If 2 — VI is negative, thermopile 2 4 1 is hotter than thermopile 2 4 2, so flow sensor chip 2 moves from thermopile 2 4 2 to thermopile 2 4 1. It can detect that the wind is blowing in the direction. further, , Is zero (>), both thermopiles 2 4 and 24 have the same temperature, so the flow sensor chip 2 is not blowing (or the blowing wind detects it). (Less than the lower limit of the range) can be detected. Further, the flow sensor chip 2, 2 - etc. ho 1 value is greater windy be detected that is blowing.

- the sensor package 1003 has a land 1 2 2 provided on the bottom surface 1 2 3 of the substrate 13 and a land 2 0 3 provided on the back surface 20 2 of the substrate 20 0. Connected by solder 204.
- the surface 201 of the substrate 200 is a surface on which various electronic components such as capacitors and operational amplifiers are mounted. That is, the sensor package 10 according to the first modification is mounted on the back surface 20 2 which is a surface different from the surface 20 1 on which electronic components such as capacitors and operational amplifiers are mounted. In other words, it can be said that various components including the sensor package 100 are mounted on both sides of the board 200. By mounting in this manner, the number of electronic components that can be mounted on the board 200 is increased, and as a result, the board 200 can be downsized. Further, the sensor package 1003 and the electronic circuit can be mounted on one surface only on the surface 202, and the productivity can be improved by mounting only on one surface.
- the sensor package 100 according to the embodiment is also mounted on the back surface 202 of the substrate 200 when it is mounted on the substrate 200.
- the substrate 200 is an example of the “second substrate”.
- the air passing through the gap is introduced into the lid 33 through one of the ventilation holes 3 1 3 and passes over the thermopiles 2 4 and 2 4 of the flow sensor chip 2 and the ventilation holes 3 1 3 It is discharged to the outside of lid 3 through the other of 3 1 3.
- the flow velocity and the flowing direction of the fluid can be preferably measured while the flow sensor chip 2 is protected by the lid 33.
- the sensor package 1003 has ventilation holes 313, ⁇ 2020/175 283 16 ⁇ (: 170? 2020 /006572
- the sensor package 1 00 3 is located between the substrate 13 and the substrate 200 (gap). This gap is created by soldering the land 122 and the land 203, and is a very narrow gap. Therefore, the sensor package 1 00 3 according to the first modification, it is prevented that ⁇ and dust from entering the ripple de 3 3 through the vent holes 3 1 3.

- the land 1 22 is intended to physically and electrically connect the sensor package 100 and the substrate 100 with solder 204, but the function of electrical connection is mainly for the purpose of forming a flow path by solder. There may be lands 1 2 2 that do not have.
- the sensor package 100 is manufactured in the same manner as the manufacturing method shown in Figs. However, since the vent hole 3 1 3 is provided in the substrate 13 instead of the lid 3 3, the dicing is performed by closing the vent hole 3 1 3 on the substrate 13 side with the tape knife 1 in FIG. In this case, water is suppressed from entering inside the lid 33.
- FIG. 20 and FIG. 21 are diagrams showing an example in which a land provided so as to be orthogonal to the wind direction is applied to the sensor package according to the second modification.
- FIG. 20 shows an example in which an annular land 1 2 2 3 surrounding a plurality of lands 1 2 2 is applied to the sensor package 100 according to the second modification.
- the land 1 2 2 3 hinders the movement of the wind, so that the path of the wind can be directed to the ventilation hole 3 13 and the amount of the wind introduced into the lid 3 can be increased.

- the land 1 2 2 4 can also direct the wind path to the vent hole 3 1 3, and can increase the amount of wind introduced into the lid 3.
- FIG. 22 is a diagram of an example of a sensor package according to a third modification as seen from below.
- the sensor package 1000 illustrated in FIG. 22 is different from the sensor package 100 according to the second modification in that the sensor package 1002 is provided with lands 12220 instead of the lands 1223.
- the lands 1220 and 1220 are formed in a frame shape so as to surround the periphery of the ventilation hole 313.
- the vent holes 3 13 are opened inside the lands 1 22 0 and 1 22 0 formed in a frame shape when the sensor package 1 0 0 0 is viewed from below.
- Fig. 23 is a diagram schematically showing the flow of air introduced from the ventilation holes in the sensor package according to the third modified example.
- the sensor package 1000 is provided on the front surface 203 of the substrate 200, unlike the embodiment, the first modified example, and the second modified example. That is, the sensor package 1000 according to the third modification is provided on the same surface 210 18 as electronic components such as a capacitor and an operational amplifier.
- the substrate 2003 is a run having a through hole 205 penetrating in the thickness direction of the substrate 2003 at a position corresponding to the frame defined by the lands 1220 and 1220.

フロー センサチップ 2は、 例えば、 M i c r o E l e c t r o Me e h a n i c a l S y s t e m s (MEMS) によって製造される。
