[0001 ] 本発明は、 窒化物半導体から構成された半導体装置に関する。
背景技術
、 バンドギャップエネルギーが大きく、 かつ直接遷移型の半導体材料である という特徴を有している。 このため、 窒化物半導体は、 紫外線から赤色まで の広い発光波長範囲をカバーできる発光ダイオード (I -巳〇) や半導体レー ザ (!_ 0) などの半導体発光素デバイスを構成する材料として注目されてい る。
[0003] 近年、 窒化物半導体を用いた発光デバイスにおいて、 発光波長を短波長化 することにより、 殺菌 ·浄水、 各種医療分野、 公害物質の高速分解処理など の非常に幅広い分野での応用が期待されている。 例えば、 深紫外領域 (波長 : 2 0 0 n m〜3 5 0 n m) で発光する半導体発光素子の研究開発が各研究 機関で精力的に行われている。 この種の発光デバイスでは、 発光層への電流 注入のために、 型の層と门型の層とが用いられる。 しかし、 型の窒化物 半導体は、 アクセプタ準位が深いことから、 室温において高い正孔濃度を有 する低抵抗な 型半導体層を作製することが困難である (非特許文献 1 , 2 ) 。 このため、 型の窒化物半導体の低抵抗化、 とりわけ、 大きなバンドギ ャップを有する八 I ◦ 3 1\1系における低抵抗 型層の実現は、 紫外発光素子 の発展に大きく寄与する。
[0004] 型窒化物半導体の低抵抗化のために 型で高い正孔濃度を実現する技術 としては、 アクセプタ不純物をドービングした八 I
)( 3 ^ 1X1 ( 父¹ 7) 超格子構造が挙げられる (特許文献 1) 。 この技術では、 超格子内 に発生する分極電界を利用し、 高濃度の正孔を得ている。 しかしながら、 上 述した超格子構造では、 八 I ◦ 3 !\1バリア層が 型層から活性層への正孔注
入を阻害し、 発光デバイスの発光効率が低下するなどの課題があった。 他の 高い正孔濃度を実現する技術として、 A I組成を傾斜させた A I G a Nによ る P型層が提案されている (非特許文献 3) 。 この技術では p型 A I G a N からなる p型層の正孔濃度は p型層の層厚に反比例するため、 p型層の層厚 増加とともに正孔濃度が低下する課題があった。

[0017] 以下、 本発明の実施の形態に係る半導体装置について図 1 を参照して説明 する。 この半導体装置は、 基板 1 0 1の上に形成された 型半導体層 1 0 2 を備える。 型半導体層 1 0 2は、 複数の単位半導体層 1 2 1から構成され 、 複数の単位半導体層 1 2 1の各々は、 主表面を極性面または半極性面とさ れた 型の窒化物半導体から構成されている。 基板 1 0 1は、 例えば、 3 丨 〇から構成されている。 例えば、 窒化物半導体を〇軸方向に結晶成長するこ とで、 主表面を極性面とした複数の単位半導体層 1 2 1 による 型半導体層 1 〇 2が形成できる。

0 1の上に、 発光層および门型の半導体層をさらに備える発光デバイスであ る。 例えば、 型半導体層 1 0 2と、 n型の半導体層とで発光層を挟む構成 とすることで、 発光ダイオード (I -巳〇) が構成できる。 また、 型半導体 層 1 0 2と、 n型の半導体層とで発光層を挟む構成に、 共振器を組み合わせ ることで、 半導体レーザとすることができる。

[0027] このように、 主表面を極性面または半極性面とされた 型の窒化物半導体 による複数の単位半導体層 1 2 1から 型半導体層 1 0 2を構成することは 、 負の分極電荷を増加させる技術として有効であることが分かる。 窒化物半 導体におけるアクセプタ不純物がイオン化し、 負の分極電荷の領域に正孔が 誘起されることで 型となるので、 負の分極電荷の増加は、 正孔濃度の増加 につながる。

[0031 ] ところで、 図 2の (〇 に示すように、 図 2の (¢1) に示す 型半導体層 では、 隣り合う各組成傾斜層の界面に正の分極電荷が発生するため、 この界 面において正孔分布が不連続となり、 空乏化するおそれがある。 この、 隣り 合う各組成傾斜層の界面での空乏化を補償するための技術として、 アクセプ 夕不純物のデルタドーピングが考えられる。 例えば、 隣り合う単位半導体層 1 2 1の界面にアクセプタ不純物として IV! 9のデルタドーピングを行うこと で、 上記界面における価電子帯の障壁を低減することができる。
[0032] また、 単位半導体層 1 2 1は、 全域が単結晶構造であることが好ましいが 、 結晶質の窒化物半導体の種々の性質を失わない程度に、 部分的に、 多結晶 またはアモルファスな領域が偏在していてもよい。 複数の単位半導体層 1 2 1の各々の層厚は、 型半導体層 1 〇 2の層厚に対して 2 %〜 5 0 %である ことが好ましい。
[0033] 複数の単位半導体層 1 2 1の各々の層厚が、 型半導体層 1 0 2の層厚に 対して 2 %未満であると、 隣り合う単位半導体層 1 2 1の界面のポテンシャ ル障壁の数が増加するため、 型半導体層 1 0 2を発光デバイスに適用した
場合に正孔注入効率が低下するおそれがある。 また、 複数の単位半導体層 1 2 1の各々の層厚が、 p型半導体層 1 02の層厚に対して 50 %を超えると 、 正孔濃度が低下して高抵抗化するおそれがある。 なお、 より好ましくは、 複数の単位半導体層 1 2 1の各々の層厚は、 p型半導体層 1 02の層厚に対 して 5%〜 40%である。
[0034] また、 複数の単位半導体層 1 2 1は、 全て同じ層厚である必要はない。 p 型半導体層 1 〇 2を構成する複数の単位半導体層 1 2 1の一部が、 他とは異 なる層厚とされていてもよい。 例えば、 各々の層厚 2 O n mの 1 0層の単位 半導体層 1 2 1 と、 各々の層厚 50 n mの 2層の単位半導体層 1 2 1 とから 、 層厚 300 n mの p型半導体層 1 02としてもよい。
[0035] 複数の単位半導体層 1 2 1から構成した p型半導体層 1 02の断面構造は 、 高角散乱電子 (HAAD F) 像において、 明瞭に確認される。 なお、 HA AD F像とは、 走査透過電子顕微鏡 (ST EM) によって得られる、 高角度 に非弾性散乱された電子の積分強度のマツビング像である。 H A A D F像に おいては、 像強度は原子番号の 2乗に比例し、 原子番号が大きい原子が存在 する箇所ほど明るく (白く) 観察される。

1\12ガス、 1~12ガスと 1\12ガスとの混合ガスなどを採用することが好ましい。 また 各原料ガスは、 特に限定されず、 例えば、 ◦ 3の原料ガスとしてトリェチル ガリウム (丁巳〇 3) 、 1\1の原料ガスとしてヒドラジン誘導体などを採用し てもよい。

である。 また、 各比較試料を作製した後に、 ランプ加熱装置 を用い、 800°〇で 1 0分間、 1\12フローをしながら加熱して、 活性化を実施 した。
[0051] 実施例 2では、 試料 1〜 5の 型半導体層 1 02, 比較試料 1 , 2におけ る〇型半導体層の正孔濃度を測定した。 正孔濃度は Gvan der 3^」 法を用 いて測定することができる。 ホール効果測定装置およびその測定条件例は以 下に示す。

0 n までは、 単位半導体層 1 2 1の厚さが小さいほど、 正孔濃度が高いこ とがわかる。 単位半導体層 1 2 1の厚さを 50 n 以下にすることで 1 〇 〇 以上の正孔濃度が得られている (試料 1〜 4) 。 この結果は、 比較試料 1 と比較して、 1ケタ以上の正孔濃度が上昇している。 分極ドーピングに加え 、 複数の単位半導体層 1 2 1から 型半導体層 1 02を構成することで、 多 くの負の分極電荷が各単位半導体層 1 2 1 に誘起されるため、 正孔濃度が増

加したためと考えられる。 また、 比較試料 2については、 抵抗率が 9 . 6 X 1 04〇〇 と高いため、 ホール効果測定を用いて正孔濃度を測定することが できなかった。 非特許文献 1 , 2に記載されていることから、 比較試料 2の 正孔濃度は
以下と考えられる。
) の式にしたがって、 横軸に温度の逆数、 縦軸に正孔濃度の対数を取り、 そ の傾き (活性化エネルギー =巳 3) を求めた。 ここで、 「丁」 は温度、 「 」 は温度丁での正孔濃度、 「n ø」 は定数、 「巳 3」 は活性化エネルギー、 そ して 「1<」 はボルツマン定数を示す。 この結果、 試料 2は、 活性化エネルギ —が 5 2 01 6 Vとなった。 一方、 比較試料 1の活性化エネルギーは 1 7 1 01 6 Vとなり、 試料 2より活性化エネルギーが高くなり、 比較試料 1は試料 2 より温度依存性が高いことが分かった。

[0057] 各半導体の層は、 1\/1〇 V 巳法により基板 2 0 1の上に順次に結晶成長す ることで形成することができる。 また、 発光層 2 0 4、 電子ブロック層 2 0 5、 型半導体層 2 0 6、 コンタクト層 2 0 7を、 公知のリソグラフィー技 術およびエッチング技術によりバターニングすることでメサを形成し、 この メサの周囲に 1·!型半導体層 2 0 3の上面を露出させる。 このようにして露出 させた n型半導体層 2 0 3の上面に、 よく知られた蒸着法およびリフトオフ 法により、 丁 丨 /八 丨 / 1\1 丨 /八リの電極 2 0 8を形成する。 また、 メサに 形成したコンタクト層 2 0 7の上に、 /八リの半透明電極層 2 0 9を形 成し、 半透明電極層 2 0 9の上に、 八リからなる電極 2 1 0を形成する。

比較 1_巳 0試料 1 に対して約 8倍の発光強度で ある。 複数の単位半導体層から 型半導体層 2 0 6を構成し、 単位半導体層 の層厚を短くすることで、 多くの負の分極電荷が誘起されるため、 型半導 体層 2 0 6の正孔濃度が増加する。 この結果、 型半導体層 2 0 6から発光 層 2 0 4への正孔注入効率が増加し、 発光強度が増大したと考えられる。
[0063] 一方、 単位半導体層の層厚を 5 0 n からさらに薄くすると、 発光強度が 低下していく傾向が見られた。 この原因として、 単位半導体層の薄層化に伴 い、 隣り合う単位半導体層の界面のポテンシャル障壁の数が増加するため、

〇型半導体層 2 0 6から発光層 2 0 4への正孔注入効率が低下したことが考 えられる。 以上から、 発光強度を高めるためには、 型半導体層 2 0 6にお ける高正孔濃度、 および単位半導体層界面のポテンシャルバリア数の低減の 両方が必要であることが分かる。
[0064] 以上に説明したように、 本発明では、 型半導体層を、 複数の単位半導体 層から構成し、 複数の単位半導体層の各々を、 主表面を極性面または半極性 面とされた 型の窒化物半導体から構成し、 複数の単位半導体層の各々は、 積層方向に組成を変化させた。 この結果、 本発明によれば、 窒化物半導体か らなる正孔濃度が高く低抵抗な 型半導体層が提供できる。
[0065] 本発明によれば、 1_巳 0や1_ 0の、 型半導体層から発光層 (活性層) へ のホール注入効率が改善され、 発光強度を増大させることができる。 例えば 、 単位半導体層を、 八 丨組成父>0 . 7とした八
型半導体層は、 1 〇17〇 -3以上の高い正孔濃度が得られるため、 発光波長 3 0 0 n 01以下の深紫外 1_巳口や深紫外 1_ 0に好適に用いることができる。
