Description
本発明は、荷電粒子線装置、及びそれを用いた試料観察方法に係り、試料から光が放射されるときの試料観察に関する。
走査電子顕微鏡に代表される荷電粒子線装置は、試料の微細な領域を観察するために広く用いられている。特に、試料から放出される反射電子を検出して得られる画像である反射電子像の観察は、試料の組織構造や組成分布を確認するのに有効な手段である。またある範囲のエネルギーを有する反射電子のみを選択して検出すれば、試料の所定の深さに関する情報、例えば高いエネルギーであれば試料の表面に関する情報、低いエネルギーであれば試料の深部に関する情報を確認できる。
特許文献1には、ある範囲のエネルギーを有する反射電子を選択するためのフィルター材として、プラスチック薄膜の両面にアルミやカーボン等の導電物質をコーティングしたものを用いることが開示されている。
しかしながら特許文献1では、試料に加熱等の作用を加えたときに放射される光の影響に対する配慮がなされていない。荷電粒子線装置を用いた試料観察では、試料を加熱しながら組織構造や組成分布の変化をその場(In-situ)観察するニーズが高まっている。このような観察に反射電子像が用いられるとき、所定の作用を加えることによって試料から放射される光が反射電子とともに検出されてしまい、反射電子像に悪影響をもたらす場合がある。
そこで本発明は、試料から光が放射される場合であっても試料の観察を可能にする荷電粒子線装置、及びそれを用いた試料観察方法を提供することを目的とする。
上記目的を達成するために本発明は、試料に荷電粒子線を照射する荷電粒子線源と、前記試料から放出される荷電粒子を検出する検出器と、前記検出器からの出力信号に基づいて画像を生成する制御装置とを備える荷電粒子線装置であって、前記試料から放出される荷電粒子の少なくとも一部を透過させるとともに、前記試料から放射される光を遮蔽するフィルターをさらに備え、前記フィルターは前記試料から見込める前記検出器の検出面を覆うことを特徴とする。
また本発明は、試料に荷電粒子線を照射する荷電粒子線源と、前記試料から放出される荷電粒子を検出する検出器と、前記検出器からの出力信号に基づいて画像を生成する制御装置を備える荷電粒子線装置を用いて試料を観察する試料観察方法であって、前記試料から放出される荷電粒子の少なくとも一部を透過させるとともに、前記試料から放射される光を遮蔽し、前記試料から見込める前記検出器の検出面を覆うフィルターが前記荷電粒子線装置に取り付けられてから試料を観察することを特徴とする。
本発明によれば、試料から光が放射される場合であっても試料の観察を可能にする荷電粒子線装置、及びそれを用いた試料観察方法を提供することができる。
以下、添付図面に従って本発明に係る荷電粒子線装置及びそれを用いた試料観察方法の実施例について説明する。荷電粒子線装置は、荷電粒子線を試料に照射することによって試料を観察したり加工したりする装置であり、走査電子顕微鏡や走査イオン顕微鏡、走査透過電子顕微鏡等の様々な装置がある。以下では、荷電粒子線装置の一例として、走査電子顕微鏡について説明する。
図1を用いて本実施例の走査電子顕微鏡の全体構成について説明する。なお図1中の鉛直方向をZ方向、水平方向をX方向及びY方向とする。
荷電粒子線源である電子銃1から放射された一次電子ビーム2は、第一集束レンズ3により一度集束されたのちに広がり、対物絞り4に達する。対物絞り4に達した一次電子ビーム2の一部は対物絞り4の孔を通過し、孔の径よりも外側に広がった一次電子ビーム2は遮断される。試料11に照射される一次電子ビーム2の電流量は、第一集束レンズ3による集束の程度と対物絞り4の孔の大きさによって調整される。
対物絞り4を通過した一次電子ビーム2は第二集束レンズ5及び対物レンズ6によって、試料ステージ8上に載せられた試料11の観察面上で集束される。また一次電子ビーム2は偏向コイル7の作用により試料11の観察面上で走査される。一次電子ビーム2の照射により試料11から発生する荷電粒子である反射電子や二次電子は検出器9で検出される。検出器9は検出された荷電粒子の量に応じて検出信号を出力する。
電子銃1から対物レンズ6までを含む電子光学系は鏡筒12内に配置され、試料ステージ8や検出器9は試料室13内に配置される。電子光学系は一次電子ビーム2の光軸を回転軸とした回転体形状を有する。鏡筒12と試料室13は、それぞれ真空排気され、一次電子ビーム2が通過する開口14を介してつながっている。鏡筒12内に配置される電子銃1や対物絞り4は高い真空度のもとで使用されるものであるので、試料室13の真空度の低下が鏡筒12に及ぼす影響を小さくすることが望ましい。そこで、鏡筒12内の真空度の低下を抑制するために、開口14を差動排気絞りとして機能させる。
鏡筒12及び試料室13内に配置される各部は、制御装置15によって制御される。制御装置15は、検出器9から出力される検出信号に基づいて観察用の画像、例えば反射電子像を生成する。なお制御装置15は各部の制御等の処理を行う専用のハードウェアであっても良いし、汎用的なプロセッサ、例えばCPU(Central Processing Unit)やGPU(Graphics Processing Unit)、DSP(Digital Signal Processor)等であっても良い。制御装置15が汎用的なプロセッサである場合、制御等の処理を行うソフトウェアが実装される。
制御装置15には、画像表示装置16、記憶装置17、操作盤18が接続される。画像表示装置16には、観察用の画像や操作用の画面が表示される。記憶装置17には、生成された観察用の画像(静止画、動画を含む)や、制御等の処理に用いられる制御プログラム等が格納される。操作盤18は操作者の操作指示が入力されるインタフェースであり、例えばキーボード、タッチパネル、マウスのようなポインティングデバイスである。操作者は、画像表示装置16に表示される画像を観察しながら操作盤18に操作指示を入力することによって試料ステージ8をXYZ方向に移動させて所望の観察箇所を探す。
試料ステージ8には、試料11に所定の作用を加えるサブステージ10を装着できる。サブステージ10は、試料11を加熱したり、試料11に力を加えたりするものであり、所定の作用が加えられることにより試料11に生じる微視的な変化を観察するIn-situ観察のときに試料ステージ8に装着される。サブステージ10は制御装置15によって制御されても良いし、外部の制御装置、例えばPC(Personal Computer)等によって制御されても良い。
試料11の加熱や試料11への力の印加といった所定の作用によって、試料11から光が放射される場合がある。試料11から放射される光が検出器9により検出されると、検出器9からの検出信号に余分な信号が重畳され、生成される画像に悪影響をもたらす。そこで本実施例では、試料11から放出される荷電粒子、例えば反射電子は検出器9に検出させながら、試料11から放射される光は検出器9に検出させないようにし、生成される画像、例えば反射電子像への悪影響をなくす。なお試料11から放射される光とは可視光に限らず、検出器9によって検出される赤外線や紫外線等も含まれる。
図2を用いて本実施例の要部であり光を遮蔽するフィルターについて検出器9とともに説明する。図2(a)と図2(c)は、一次電子ビーム2の光軸と平行な断面図であり、図2(b)は図2(a)中のA-A矢視図である。
検出器9は検出器本体20と検出面21を有する。検出面21は例えば円環形状の半導体検出素子であり、入射する荷電粒子や光の量に応じて検出信号を出力する。検出器本体20は検出面21を保持する部材であり、検出面21と同心円状の円環形状を有し、検出面21と中心孔19を共有する。中心孔19の径、すなわち検出器本体20と検出面21の内径は、一次電子ビーム2が通過できる程度の大きさである。検出器本体20は検出面21よりも大きい外径を有し、試料11の側の面は検出面21と同一平面であり、光も電子も透過させない材質である。なお検出面21は複数の領域に分割されていても良い。
検出器9と試料11の間には、光を遮蔽するフィルターが配置される。フィルターはフィルム部22と保持部23と筒部24を有する。
フィルム部22は試料11から放射される光を反射もしくは吸収するとともに、試料11から放出される反射電子等の荷電粒子を透過するものであり、例えば0.1~1μmの厚さの金属膜を少なくとも含む。なおフィルム部22の機械的強度を向上させるために、1~100μmの厚さのポリマーの薄膜にAl等の金属を蒸着した積層構造であっても良い。フィルム部22の中心には一次電子ビーム2が通過できる孔が設けられる。
保持部23は、フィルム部22をZ方向から挟み込んで弛ませずに保持する部材であり、光も電子も透過させない材質である。なお保持部23の帯電を防止するために、導電性の材質であることが望ましい。保持部23には、図2(b)に示すような形状の開口部25が設けられ、光や電子は開口部25を通過できる。保持部23の中心にも一次電子ビーム2が通過できる孔が設けられる。
筒部24は、フィルム部22及び保持部23に設けられた孔に挿入される円筒形状を有する部材であり、光も電子も透過させない材質である。なお筒部24の帯電を防止するために、導電性の材質であることが望ましい。筒部24の内径は、一次電子ビーム2が通過できる程度の大きさである。筒部24のZ方向の長さは、フィルム部22及び保持部23に設けられた孔をZ方向に突き抜けられるとともに、検出器9の中心孔19に嵌合させられる程度の長さである。なお一次電子ビーム2の光軸と平行な断面における筒部24の形状は、図2(a)のようなL字形状であっても、図2(c)のようなフィルム部22の位置に凸部を有する形状であっても良い。
図3を用いて、検出器9とフィルターの脱着、フィルターのフィルム部22の交換、フィルム部22の構成例について説明する。図3(a)は、フィルム部22と保持部23と筒部24を有するフィルターが検出器9から外された状態を示す図である。図3(a)の状態から、検出器9の中心孔19にフィルターの筒部24の先端が嵌合されることにより、検出器9にフィルターが装着される。すなわち検出器9とフィルターとは脱着可能な構造である。
図3(b)は、電子銃1の側の保持部23とフィルム部22が筒部24から外され、試料11の側の保持部23の位置がずらされた状態を示す図である。フィルム部22と保持部23は筒部24から取り外せるので、フィルム部22が破損した場合や、保持部23や筒部24が経年劣化した場合には、各部を交換することができる。
図3(c)にフィルム部22の構成例を示す。図3(c)に示すフィルム部22は、ポリマーの薄膜22pと金属の薄膜22mが積層され、金属の薄膜22mが試料11の側に配置されたものである。このような構成により、試料11から放射される光を金属の薄膜22mが反射もしくは吸収しながら、ポリマーの薄膜22pによってフィルム部22の機械的強度を向上させ、反射電子を透過させることができる。なお特許文献1ではプラスチック薄膜の両面に導電物質をコーティングしているのに対し、図3(c)に示すフィルム部22ではポリマーの薄膜22pの試料11の側にのみ金属の薄膜22mがコーティングしているので、反射電子をより透過させることができる。
図4を用いて、試料11から放出される反射電子27の透過と試料11から放射される光28の反射について説明する。試料室13には、試料ステージ8と検出器9が配置される。試料ステージ8には試料11に所定の作用を加えるサブステージ10が装着され、試料11と検出器9の間にはフィルム部22と保持部23と筒部24を有するフィルターが配置される。なおフィルターは、試料11から見込める検出器9の検出面21を覆っている。より具体的には、一次電子ビーム2が照射される面である試料11の観察面と平行な検出面21はフィルターのフィルム部22によって覆われ、観察面と直交する検出面21である内周面は筒部24によって覆われる。
サブステージ10によって試料11に所定の作用を加えながら一次電子ビーム2を試料11に照射すると、試料11から反射電子27等の荷電粒子が放出されるとともに光28が放射される。反射電子27は保持部23の開口部25を通過するとともにフィルム部22を透過して検出面21に到達するのに対し、光28は保持部23の開口部25を通過するもののフィルム部22で反射し検出面21に到達できない。すなわち本実施例により、試料11から光28が放射される場合であっても、検出器9の検出面21に光28を到達させずに反射電子27を到達させられるので、光28の悪影響を受けることなく反射電子像の観察を可能にする荷電粒子線装置を提供することができる。
なお保持部23の開口部25はフィルム部22よりも小さな外径を有し、検出器9の検出面21よりも大きな外径を有することが好ましい。開口部25がフィルム部22よりも小さな外径を有することによって試料11から放射される光が検出器9に検出されることを防止できる。また開口部25が検出面21よりも大きな外径を有することによって試料11から放出される反射電子が検出器9によって検出されやすくなる。
図5を用いて、本実施例において試料室13の真空引きを開始するまでの処理の流れの一例を説明する。検出器9がフィルターによって覆われると反射電子の検出効率は低下するので、サブステージ10が装着されない場合は、検出器9からフィルターを取り外しておいたほうが良い。しかしサブステージ10により試料11に所定の作用を加えるときにフィルターが未装着であると、試料11から放射される光によって画像に不具合が生じて試料観察ができない。そこで図5ではサブステージ10やフィルターの装着状態に応じたメッセージを操作者へ通知し、試料11から光が放射される場合にフィルターが未装着となることを回避する。なお以降では、サブステージ10が試料11を加熱する加熱ステージである場合について説明する。

本ステップの判定には、図6に示すようなサブステージ検知部61が用いられる。サブステージ検知部61は、例えばレーザ変位計であり、サブステージ検知部61からの距離に基づいてサブステージの装着を判定する。なおサブステージ検知部61はレーザ変位計に限定されず、試料ステージ8の周囲を映し出すカメラや試料ステージ8に取り付けられる接触センサーであっても良い。

制御装置15は、試料11が閾値温度Tth以上に加熱されるか否かを判定する。操作者が操作盤18を介して設定した観察温度がTth以上であればS505へ処理が進み、観察温度がTth未満であれば真空引きが開始される。閾値温度Tthは、高温であるか否かを判定するための値、例えば300℃であって、記憶装置17に予め記憶されており、制御装置15によって読み出される。
制御装置15は、試料11が閾値温度Tth以上に加熱されるか否かを判定する。操作者が操作盤18を介して設定した観察温度がTth以上であればS505へ処理が進み、観察温度がTth未満であれば真空引きが開始される。閾値温度Tthは、高温であるか否かを判定するための値、例えば300℃であって、記憶装置17に予め記憶されており、制御装置15によって読み出される。

制御装置15は、反射電子を検出する検出器である反射電子検出器が利用されるか否かを判定する。操作者が操作盤18を介して設定した撮影条件において、反射電子検出器が利用されないのであればS506へ処理が進み、利用されるのであればS508へ処理が進む。

以上説明した処理の流れにより、サブステージ10が装着されて試料11から光が放射される場合に、フィルターの装着を促すメッセージが操作者に通知され、フィルターが未装着となることを回避できる。
図7を用いて、本実施例の荷電粒子線装置を用いた試料観察方法のいくつかの例について説明する。図7(a)は試料11の観察と昇温を繰り返す場合、図7(b)は試料11の観察と昇温、観察、降温を繰り返す場合、図7(c)は試料11の昇温・降温過程を動画で取得する場合である。以下、各ステップについて説明する。
(S701)
フィルム部22と保持部23と筒部24を有するフィルターが、荷電粒子線装置の一例である走査電子顕微鏡に取り付けられる。また試料11に所定の作用を加えられるように、試料ステージ8にはサブステージ10が装着されている。フィルターが取り付けられた後、試料室13内の真空引きが開始される。
フィルム部22と保持部23と筒部24を有するフィルターが、荷電粒子線装置の一例である走査電子顕微鏡に取り付けられる。また試料11に所定の作用を加えられるように、試料ステージ8にはサブステージ10が装着されている。フィルターが取り付けられた後、試料室13内の真空引きが開始される。

試料室13内が所定の真空度に達した後、試料11に所定の作用が加えられる前、例えば加熱前の状態でSEM観察が行われる。本ステップでは、試料11から放出される二次電子を検出して得られる画像である二次電子像か反射電子像もしくはその両方の画像が取得される。試料11の表面形状の観察が目的であれば二次電子像が、試料11の組織構造や組成分布の観察が目的であれば反射電子像が用いられる。なお、試料11に所定の作用が加えられるときのように変化が予測できない場合には二次電子像と反射電子像の両画像が取得される。
試料室13内が所定の真空度に達した後、試料11に所定の作用が加えられる前、例えば加熱前の状態でSEM観察が行われる。本ステップでは、試料11から放出される二次電子を検出して得られる画像である二次電子像か反射電子像もしくはその両方の画像が取得される。試料11の表面形状の観察が目的であれば二次電子像が、試料11の組織構造や組成分布の観察が目的であれば反射電子像が用いられる。なお、試料11に所定の作用が加えられるときのように変化が予測できない場合には二次電子像と反射電子像の両画像が取得される。

以上説明した処理の流れにより、試料11に所定の作用、例えば試料11の昇温や降温がなされるときの試料観察ができるようになる。
なおS702において検出器9にフィルターを装着せずにSEM観察を行う場合には、図8に示すような構成の検出器9を用いても良い。図8に示される検出器9は、フィルターで覆われる検出面21と、フィルターで覆われない検出面29を備える。図8の検出器9を用いることにより、S702のような加熱前のSEM観察にはフィルターなしの検出面29、S704のような加熱時のSEM観察にはフィルターありの検出面21に容易に切り替えることができる。図8の検出器9は、フィルターを頻繁に取り付けたり取り外したりする場合にも有用である。
本発明の荷電粒子線装置及び試料観察方法は上記実施例に限定されるものではなく、発明の要旨を逸脱しない範囲で構成要素を変形して具体化できる。また、上記実施例に開示されている複数の構成要素を適宜組み合わせても良い。さらに、上記実施例に示される全構成要素からいくつかの構成要素を削除しても良い。

- 試料に荷電粒子線を照射する荷電粒子線源と、
前記試料から放出される荷電粒子を検出する検出器と、
前記検出器からの出力信号に基づいて画像を生成する制御装置を備える荷電粒子線装置であって、
前記試料から放出される荷電粒子の少なくとも一部を透過させるとともに、前記試料から放射される光を遮蔽するフィルターをさらに備え、
前記フィルターは前記試料から見込める前記検出器の検出面を覆うことを特徴とする荷電粒子線装置。 - 請求項1に記載の荷電粒子線装置であって、
前記フィルターは、前記試料の観察面と平行な検出面を覆うフィルム部と、前記観察面と直交する検出面を覆う筒部を有することを特徴とする荷電粒子線装置。 - 請求項2に記載の荷電粒子線装置であって、
前記フィルム部は交換可能であり、開口部を有する複数の保持部によって挟まれて保持されることを特徴とする荷電粒子線装置。 - 請求項3に記載の荷電粒子線装置であって、
前記開口部は、前記フィルム部よりも小さく、観察面と平行な検出面よりも大きいことを特徴とする荷電粒子線装置。 - 請求項2に記載の荷電粒子線装置であって、
前記フィルターと前記検出器とは脱着可能であり、前記フィルターが有する前記筒部が前記検出器の中心に設けられる孔である中心孔に嵌合することを特徴とする荷電粒子線装置。 - 請求項2に記載の荷電粒子線装置であって、
前記フィルム部はポリマーの薄膜と金属の薄膜とが積層されたものであり、前記金属の薄膜が前記試料の側に配置されることを特徴とする荷電粒子線装置。 - 試料に荷電粒子線を照射する荷電粒子線源と、
前記試料から放出される荷電粒子を検出する検出器と、
前記検出器からの出力信号に基づいて画像を生成する制御装置を備える荷電粒子線装置を用いて試料を観察する試料観察方法であって、
前記試料から放出される荷電粒子の少なくとも一部を透過させるとともに、前記試料から放射される光を遮蔽し、前記試料から見込める前記検出器の検出面を覆うフィルターが前記荷電粒子線装置に取り付けられてから試料を観察することを特徴とする試料観察方法。 - 請求項7に記載の試料観察方法であって、
前記試料から光を放射させる作用を前記試料に加えるサブステージの装着が検知されると、前記フィルターの取り付けを促す通知をすることを特徴とする試料観察方法。 - 請求項7に記載の試料観察方法であって、
