Abstract
本発明のウエハ加工用粘着シート10は、可塑剤を含有するポリオレフィン系基材たる基材11と、可塑剤を含有する粘着剤層12とを含む積層構造を有する。粘着剤層12における可塑剤の含有量は、粘着剤層12中の粘着剤100質量部に対して例えば1~100質量部である。このようなウエハ加工用粘着シートは、ウエハダイシング時に生ずるダストの加工対象物への付着を抑制するのに適する。
Description
本発明は、ウエハのダイシング等に使用することのできるウエハ加工用粘着シートに関する。
半導体装置の製造過程においては、ダイシング装置の備える回転ブレードを使用して半導体ウエハを複数の半導体チップに個片化するためのウエハダイシング工程が行われる場合がある。ウエハダイシング工程では、例えば、粘着面を有するウエハ加工用粘着シートの粘着面上に半導体ウエハが保持された状態で、回転ブレードによって当該半導体ウエハが切断されて複数の半導体チップへと個片化される。このようなウエハダイシングに関する技術については、例えば下記の特許文献1~3に記載されている。
切削加工の実施されるダイシング工程では不可避的に切削屑等のダストが生ずるところ、発生するダストの除去や切削箇所の冷却などの目的で回転ブレードおよび半導体ウエハに向けて流水が供給し続けられる中で、ダイシング工程の切削加工は進められる。しかしながら、流水供給下でのダイシング工程であっても当該ダイシング工程を経た加工対象物にはダストが付着している場合がある。半導体装置の製造においては、そのようなダストについて付着量低減の要求があり、ダイシング工程に付される切削加工対象物が、特に高い表面清浄度の求められる素子へと個片化されるものである場合、例えば、CMOSイメージセンサ等の固体撮像素子へと個片化されるウエハ積層体である場合に、その要求が強い。
本発明は、以上のような事情のもとで考え出されたものであって、ウエハダイシング時に生ずるダストの加工対象物への付着を抑制するのに適したウエハ加工用粘着シートを提供することを、目的とする。
本発明により提供されるウエハ加工用粘着シートは、ポリオレフィン系基材と粘着剤層とを含む積層構造を有する。ポリオレフィン系基材は可塑剤を含有し、且つ、粘着剤層は粘着剤および可塑剤を含有する。本発明において、ポリオレフィン系基材とは、ポリオレフィン系樹脂が基材構成材料中で最も大きな質量割合を占める基材をいうものとする。
このような構成のウエハ加工用粘着シートは、半導体装置の製造過程において、切削加工の実施されるダイシング工程等に使用することができる。ダイシング工程では、例えば、本ウエハ加工用粘着シートの粘着剤層に密着された半導体ウエハ等の加工対象物に対し、ダイシング装置の備える回転ブレードおよび加工対象物に向けて流水が供給し続けられる中で、切削加工が進められる。本ウエハ加工用粘着シートでは、粘着剤層中に可塑剤が含まれ、それに加えて基材中にも可塑剤が含まれるため、ダイシング工程において加工対象物と共に本ウエハ加工用粘着シートに対しても回転ブレードが切削を進める場合に、回転ブレードと本ウエハ加工用粘着シートとの接触界面にて当該シートに対して回転ブレードは滑りやすく、その結果、供給される流水をもって切削屑等のダストが切削箇所およびその近傍から効率的に除去されることとなる。ダイシング工程において切削箇所およびその近傍から除去されるダストが多いほど、ダイシング工程に付される加工対象物に付着することとなるダストは少ない。
一方、可塑剤を含有しない粘着剤層に対してダイシング用の回転ブレードが切削を進める場合よりも、可塑剤を含有する粘着剤層に対して回転ブレードが切削を進める場合の方が、粘着剤層の切削箇所にて粘着剤が細かく破断して飛散する傾向にあるという知見を、本発明者らは得ている。可塑剤含有の粘着剤層は、回転ブレードの切削によって生ずる粘着剤屑が微粒子化しやすいのである。ダイシング工程で生ずる粘着剤屑群は、その平均粒径が小さいほど、単位体積あたりの表面積が大きいので、加工対象物に由来する半導体屑や金属屑など他のダストを捕捉しやすくなると考えられる。半導体屑や金属屑など他のダストよりも粘着剤屑は有意に小さな比重を有するところ、そのような粘着剤屑による他のダストの捕捉は、当該他のダスト自体よりも比重の小さな複合ダストの形成を意味する。この複合ダストは、半導体屑や金属屑などよりも、比重が小さいために水中で沈降しにくくて加工対象物上に残りにくい。したがって、回転ブレードの切削によって生ずる粘着剤屑が微粒子化しやすい可塑剤含有粘着剤層を本ウエハ加工用粘着シートが有するという構成は、加工対象物へのダストの付着を抑制するのに資する。
以上のように、本ウエハ加工用粘着シートは、ウエハダイシング時に生ずるダストの加工対象物への付着を、抑制するのに適する。また、本ウエハ加工用粘着シートの基材は、上述のようにポリオレフィン系基材であり、環境に優しい塩化ビニルフリーのシート支持体として機能することができる。このような基材を備える本ウエハ加工用粘着シートは、ウエハダイシング時に基材由来の切削屑として塩化ビニル含有切削屑を生ずることなく、それに加えて、加工対象物への切削屑等のダストの付着を抑制するのに適するのである。
本ウエハ加工用粘着シートの粘着剤層における可塑剤の含有量は、粘着剤層中の粘着剤100質量部に対して好ましくは1質量部以上、より好ましくは4質量部以上、より好ましくは8質量部以上、より好ましくは12質量部以上である。粘着剤層における可塑剤の含有量が大きいほど、可塑剤に因る上述のダスト付着量低減効果を より享受できる傾向にある。
粘着剤層において含有粘着剤の接着性等の基本特性を適切に発現させるという観点からは、本ウエハ加工用粘着シートの粘着剤層における可塑剤の含有量は、粘着剤層中の粘着剤100質量部に対して好ましくは100質量部以下、より好ましくは80質量部以下、より好ましくは70質量部以下である。
本ウエハ加工用粘着シートの粘着剤層は、好ましくは、可塑剤として芳香族カルボン酸エステル系可塑剤および/またはポリエステル系可塑剤を含む。また、本ウエハ加工用粘着シートのポリエステル系基材は、好ましくは、可塑剤として芳香族カルボン酸エステル系可塑剤および/またはポリエステル系可塑剤を含む。粘着剤層中やポリエステル系基材中の芳香族カルボン酸エステル系可塑剤としては、テレフタル酸ジ-2-エチルヘキシルが好ましい。これら構成は、上述のダスト付着量低減効果を得るうえで好適である。
本ウエハ加工用粘着シートのポリオレフィン系基材は、好ましくは塩化ビニルフリーである。このような構成は、環境に優しいウエハ加工用粘着シートを得るうえで好適である。また、本ウエハ加工用粘着シートのポリオレフィン系基材は、樹脂主成分としてエチレン-酢酸ビニル共重合体またはエチレン-プロピレン共重合体を含む。基材の樹脂主成分とは、基材に含まれる樹脂成分のうち最も大きな質量割合を占めるものとする。このような構成は、ウエハ加工用粘着シートの基材において、それが塩化ビニルフリーであっても強度等に関して充分な特性を確保するうえで好適である。
図1は、本発明の一の実施形態に係るウエハ加工用粘着シート10の断面模式図である。ウエハ加工用粘着シート10は、基材11と粘着剤層12とを含む積層構造を有し、半導体装置の製造過程において、切削加工の実施されるダイシング工程等に使用することができるものである。また、ウエハ加工用粘着シート10は、半導体ウエハやウエハ積層体など加工対象物に対応するサイズの例えば円盤形状を有する。
ウエハ加工用粘着シート10の基材11は、当該シートにおいて支持体として機能する要素であり、例えばプラスチックフィルムの形態にある。また、基材11は、ポリオレフィン系基材であり、その構成材料中でポリオレフィン系樹脂を最も大きな質量割合で含有する。そのようなポリオレフィン系樹脂としては、例えば、低密度ポリエチレン、直鎖状低密度ポリエチレン、中密度ポリエチレン、高密度ポリエチレン、超低密度ポリエチレン、エチレン-プロピレン共重合体(例えばランダム共重合ポリプロピレンおよびブロック共重合ポリプロピレン)、ホモポリプロレン、ポリブテン、ポリメチルペンテン、エチレン-酢酸ビニル共重合体(EVA)、アイオノマー樹脂、エチレン-(メタ)アクリル酸共重合体、エチレン-(メタ)アクリル酸エステル共重合体、エチレン-ブテン共重合体、およびエチレン-ヘキセン共重合体が挙げられる。基材11の構成材料として、一種類のポリオレフィン系樹脂が用いられてもよいし、二種類以上のポリオレフィン系樹脂が用いられてもよい。本実施形態では、基材11は、樹脂主成分として好ましくはエチレン-酢酸ビニル共重合体またはエチレン-プロピレン共重合体を含む。
基材11は、その構成材料中にポリオレフィン系樹脂と共に他の樹脂を含有してもよい。そのような他の樹脂としては、例えば、ポリ塩化ビニル、ポリ塩化ビニリデン、ポリエステル、ポリウレタン、ポリカーボネート、ポリエーテルエーテルケトン、ポリイミド、ポリエーテルイミド、ポリアミド、全芳香族ポリアミド、ポリフェニルスルフィド、アラミド、フッ素樹脂、セルロース系樹脂、およびシリコーン樹脂が挙げられる。ポリエステルとしては、例えば、ポリエチレンテレフタレート(PET)、ポリエチレンナフタレート、およびポリブチレンテレフタレート(PBT)が挙げられる。基材11の構成材料として、一種類の他の樹脂が用いられてもよいし、二種類以上の他の樹脂が用いられてもよい。基材11は、好ましくは塩化ビニルフリーである。
基材11における樹脂材料の含有割合は、例えば100質量%以下であり、好ましくは90質量%以下である。
基材11は、上述のような樹脂材料と共に可塑剤を含有する。可塑剤としては、例えば、芳香族カルボン酸エステル系可塑剤、脂肪族カルボン酸エステル系可塑剤、およびポリエステル系可塑剤が挙げられる。芳香族カルボン酸エステル系可塑剤としては、例えば、フタル酸エステル、テレフタル酸エステル、アジピン酸エステル、安息香酸エステル、トリメリット酸エステル、およびピロメリット酸エステルが挙げられる。脂肪族カルボン酸エステル系可塑剤としては、例えば、セバシン酸エステル、アゼライン酸エステル、マレイン酸エステル、およびクエン酸エステルが挙げられる。上記のフタル酸エステル(フタル酸エステル系可塑剤)としては、例えば、フタル酸ジ-n-オクチル、フタル酸ジ-2-エチルヘキシル、フタル酸ジイソノニル、フタル酸ジイソデシル、およびフタル酸ジブチルが挙げられる。上記のテレフタル酸エステル(テレフタル酸エステル系可塑剤)としては、例えばテレフタル酸ジ-2-エチルヘキシルが挙げられる。上記のアジピン酸エステル(アジピン酸エステル系可塑剤)としては、例えば、アジピン酸ジ-n-オクチル、アジピン酸ジ-2-エチルヘキシル、およびアジピン酸ジイソノニルが挙げられる。上記の安息香酸エステル(安息香酸エステル系可塑剤)としては、例えば安息香酸グリコールエステルが挙げられる。上記のトリメリット酸エステル(トリメリット酸エステル系可塑剤)としては、例えば、トリメリット酸トリ-n-オクチル、トリメリット酸トリ-2-エチルヘキシル、トリメリット酸トリイソノニル、トリメリット酸トリ-n-デシル、およびトリメリット酸トリイソデシルが挙げられる。上記のピロメリット酸エステル(ピロメリット酸エステル系可塑剤)としては、例えば、ピロメリット酸テトラ-n-オクチル、ピロメリット酸テトラ-2-エチルヘキシル、およびピロメリット酸テトラ-n-デシルが挙げられる。上記のクエン酸エステル(クエン酸エステル系可塑剤)としては、例えばアセチルクエン酸トリブチルが挙げられる。また、上記のポリエステル系可塑剤としては、炭素数2~10の脂肪族ジカルボン酸(アジピン酸、アゼライン酸、セバシン酸、フタル酸、イソフタル酸、テレフタル酸等)および/または芳香族ジカルボン酸と、炭素数2~10のグリコール(エチレングリコール、プロピレングリコール、ブチレングリコール、ネオペンチルグリコール、ヘキサンジオール等)との重縮合によるポリエステルが例えば挙げられる。基材11の含有成分として、一種類の可塑剤が用いられてもよいし、二種類以上の可塑剤が用いられてもよい。本実施形態では、基材11は、可塑剤として、好ましくは芳香族カルボン酸エステル系可塑剤および/またはポリエステル系可塑剤を含む。基材11中の芳香族カルボン酸エステル系可塑剤としては、テレフタル酸ジ-2-エチルヘキシルが好ましい。
基材11における可塑剤の含有割合は、好ましくは1質量%以上、より好ましくは3質量%以上、より好ましくは5質量%以上、より好ましくは7質量%以上、より好ましくは9質量%以上、より好ましくは11質量%以上である。基材11における可塑剤の含有割合は、好ましくは100質量%以下、より好ましくは70質量%以下、より好ましくは50質量%以下である。
基材11は、上述のような樹脂材料および可塑剤に加えて他の成分を含有していてもよい。基材11は、単層構造を有してもよいし、多層構造を有してもよい。単層構造の基材11においては、上述の樹脂材料や可塑剤の組成は均一であってもよいし均一でなくてもよい。多層構造の基材11においては、ポリオレフィン系樹脂を含有しない層があってもよいし、可塑剤を含有しない層があってもよい。基材11がプラスチックフィルムよりなる場合、無延伸フィルムであってもよいし、一軸延伸フィルムであってもよいし、二軸延伸フィルムであってもよい。また、基材11上の粘着剤層12が後述のように紫外線硬化型である場合、基材11は紫外線透過性を有するのが好ましい。
基材11における粘着剤層12側の表面は、粘着剤層12との密着性を高めるための物理的処理、化学的処理、または下塗り処理が施されていてもよい。物理的処理としては、例えば、コロナ処理、プラズマ処理、サンドマット加工処理、オゾン暴露処理、火炎暴露処理、高圧電撃暴露処理、およびイオン化放射線処理が挙げられる。化学的処理としては例えばクロム酸処理が挙げられる。
基材11の厚さは、ウエハ加工用粘着シート10における支持体として基材11が機能するための強度を確保するという観点からは、好ましくは40μm以上、より好ましくは50μm以上、より好ましくは55μm以上、より好ましくは60μm以上である。また、ウエハ加工用粘着シート10において適度な可撓性を実現するという観点からは、基材11の厚さは、好ましくは200μm以下、より好ましくは180μm以下、より好ましくは150μm以下である。
ウエハ加工用粘着シート10の粘着剤層12は、粘着剤および可塑剤を含有する。
粘着剤層12における粘着剤は、放射線照射や加熱など外部からの作用によって意図的に粘着力を低減させることが可能な粘着剤(粘着力低減型粘着剤)であってもよいし、外部からの作用によっては粘着力がほとんど又は全く低減しない粘着剤(粘着力非低減型粘着剤)であってもよく、ウエハ加工用粘着シート10に保持された状態で加工の施される加工対象物における加工手法や加工条件などに応じて適宜に選択することができる。
粘着剤層12中の粘着剤として粘着力低減型粘着剤が用いられる場合、ウエハ加工用粘着シート10の使用過程において、粘着剤層12が相対的に高い粘着力を示す状態と相対的に低い粘着力を示す状態とを、使い分けることが可能である。例えば、半導体ウエハを半導体チップに個片化するためのダイシング工程にウエハ加工用粘着シート10が使用される時には、粘着剤層12が相対的に高い粘着力を示す状態を利用して、粘着剤層12に保持されている半導体ウエハの粘着剤層12からの浮きや剥離を抑制・防止することが可能である。そして、そのようなダイシング工程より後、ウエハ加工用粘着シート10から半導体チップをピックアップするためのピックアップ工程では、粘着剤層12の粘着力を低減させたうえで、粘着剤層12から半導体チップを適切にピックアップすることが可能である。
このような粘着力低減型粘着剤としては、例えば、放射線硬化型粘着剤(放射線硬化性を有する粘着剤)や加熱発泡型粘着剤などが挙げられる。本実施形態の粘着剤層12においては、一種類の粘着力低減型粘着剤が用いられてもよいし、二種類以上の粘着力低減型粘着剤が用いられてもよい。また、粘着剤層12の全体が粘着力低減型粘着剤から形成されてもよいし、粘着剤層12の一部が粘着力低減型粘着剤から形成されてもよい。例えば、粘着剤層12が単層構造を有する場合、粘着剤層12の全体が粘着力低減型粘着剤から形成されてもよいし、粘着剤層12における所定の部位(例えば、半導体ウエハなど加工対象物の貼着対象領域である中央領域)が粘着力低減型粘着剤から形成され、他の部位(例えば、リングフレームの貼着対象領域であって、中央領域の外側にある領域)が粘着力非低減型粘着剤から形成されてもよい。また、粘着剤層12が積層構造を有する場合、積層構造をなす全ての層が粘着力低減型粘着剤から形成されてもよいし、積層構造中の一部の層が粘着力低減型粘着剤から形成されてもよい。
粘着剤層12における放射線硬化型粘着剤としては、例えば、電子線、紫外線、α線、β線、γ線、またはX線の照射により硬化するタイプの粘着剤を用いることができ、紫外線照射によって硬化するタイプの粘着剤(紫外線硬化型粘着剤)を特に好適に用いることができる。
粘着剤層12における放射線硬化型粘着剤としては、例えば、アクリル系粘着剤たるアクリル系ポリマーなどのベースポリマーと、放射線重合性の炭素-炭素二重結合等の官能基を有する放射線重合性のモノマー成分やオリゴマー成分とを含有する、添加型の放射線硬化型粘着剤が挙げられる。
上記のアクリル系ポリマーは、好ましくは、アクリル酸エステルおよび/またはメタクリル酸エステルに由来するモノマーユニットを質量割合で最も多い主たるモノマーユニットとして含む。以下では、「(メタ)アクリル」をもって、「アクリル」および/または「メタクリル」を表す。
アクリル系ポリマーのモノマーユニットをなすための(メタ)アクリル酸エステルとしては、例えば、(メタ)アクリル酸アルキルエステル、(メタ)アクリル酸シクロアルキルエステル、(メタ)アクリル酸アリールエステルなどの炭化水素基含有(メタ)アクリル酸エステルが挙げられる。(メタ)アクリル酸アルキルエステルとしては、例えば、(メタ)アクリル酸のメチルエステル、エチルエステル、プロピルエステル、イソプロピルエステル、ブチルエステル、イソブチルエステル、s-ブチルエステル、t-ブチルエステル、ペンチルエステル、イソペンチルエステル、ヘキシルエステル、ヘプチルエステル、オクチルエステル、2-エチルヘキシルエステル、イソオクチルエステル、ノニルエステル、デシルエステル、イソデシルエステル、ウンデシルエステル、ドデシルエステルすなわちラウリルエステル、トリデシルエステル、テトラデシルエステル、ヘキサデシルエステル、オクタデシルエステル、およびエイコシルエステルが挙げられる。(メタ)アクリル酸シクロアルキルエステルとしては、例えば、(メタ)アクリル酸のシクロペンチルエステルおよびシクロヘキシルエステルが挙げられる。(メタ)アクリル酸アリールエステルとしては、例えば、(メタ)アクリル酸フェニルおよび(メタ)アクリル酸ベンジルが挙げられる。アクリル系ポリマーのための主モノマーとしての(メタ)アクリル酸エステルとしては、一種類の(メタ)アクリル酸エステルを用いてもよいし、二種類以上の(メタ)アクリル酸エステルを用いてもよい。(メタ)アクリル酸エステルに依る粘着性等の基本特性を粘着剤層12にて適切に発現させるうえでは、アクリル系ポリマーを形成するための全モノマー成分における主モノマーとしての(メタ)アクリル酸エステルの割合は、好ましくは40質量%以上、より好ましくは60質量%以上である。
アクリル系ポリマーは、その凝集力や耐熱性などを改質するために、(メタ)アクリル酸エステルと共重合可能な他のモノマーに由来するモノマーユニットを含んでいてもよい。そのようなモノマー成分としては、例えば、カルボキシ基含有モノマー、酸無水物モノマー、ヒドロキシ基含有モノマー、グリシジル基含有モノマー、スルホン酸基含有モノマー、リン酸基含有モノマー、アクリルアミド、およびアクリロニトリルなどの官能基含有モノマー等が挙げられる。カルボキシ基含有モノマーとしては、例えば、アクリル酸、メタクリル酸、カルボキシエチル(メタ)アクリレート、カルボキシペンチル(メタ)アクリレート、イタコン酸、マレイン酸、フマル酸、およびクロトン酸が挙げられる。酸無水物モノマーとしては、例えば、無水マレイン酸および無水イタコン酸が挙げられる。ヒドロキシ基含有モノマーとしては、例えば、(メタ)アクリル酸2-ヒドロキシエチル、(メタ)アクリル酸2-ヒドロキシプロピル、(メタ)アクリル酸4-ヒドロキシブチル、(メタ)アクリル酸6-ヒドロキシヘキシル、(メタ)アクリル酸8-ヒドロキシオクチル、(メタ)アクリル酸10-ヒドロキシデシル、(メタ)アクリル酸12-ヒドロキシラウリル、および(4-ヒドロキシメチルシクロヘキシル)メチル(メタ)アクリレートが挙げられる。グリシジル基含有モノマーとしては、例えば、(メタ)アクリル酸グリシジルおよび(メタ)アクリル酸メチルグリシジルが挙げられる。スルホン酸基含有モノマーとしては、例えば、スチレンスルホン酸、アリルスルホン酸、2-(メタ)アクリルアミド-2-メチルプロパンスルホン酸、(メタ)アクリルアミドプロパンスルホン酸、スルホプロピル(メタ)アクリレート、および(メタ)アクリロイルオキシナフタレンスルホン酸が挙げられる。リン酸基含有モノマーとしては、例えば、2-ヒドロキシエチルアクリロイルホスフェートが挙げられる。アクリルアミドとしては、例えばN-アクリロイルモルホリンが挙げられる。アクリル系ポリマーのための当該他のモノマーとしては、一種類のモノマーを用いてもよいし、二種類以上のモノマーを用いてもよい。(メタ)アクリル酸エステルに依る粘着性等の基本特性を粘着剤層12にて適切に発現させるうえでは、アクリル系ポリマーを形成するための全モノマー成分における当該他のモノマー成分の割合は、好ましくは60質量%以下、より好ましくは40質量%以下である。
アクリル系ポリマーは、そのポリマー骨格中に架橋構造を形成するために、主モノマーとしての(メタ)アクリル酸エステルなどのモノマー成分と共重合可能な多官能性モノマーに由来するモノマーユニットを含んでいてもよい。そのような多官能性モノマーとして、例えば、ヘキサンジオールジ(メタ)アクリレート、(ポリ)エチレングリコールジ(メタ)アクリレート、(ポリ)プロピレングリコールジ(メタ)アクリレート、ネオペンチルグリコールジ(メタ)アクリレート、ペンタエリスリトールジ(メタ)アクリレート、トリメチロールプロパントリ(メタ)アクリレート、ペンタエリスリトールトリ(メタ)アクリレート、ジペンタエリスリトールヘキサ(メタ)アクリレート、エポキシ(メタ)アクリレート(即ちポリグリシジル(メタ)アクリレート)、ポリエステル(メタ)アクリレート、およびウレタン(メタ)アクリレートが挙げられる。アクリル系ポリマーのための多官能性モノマーとしては、一種類の多官能性モノマーを用いてもよいし、二種類以上の多官能性モノマーを用いてもよい。アクリル系ポリマーを形成するための全モノマー成分における多官能性モノマーの割合は、(メタ)アクリル酸エステルに依る粘着性等の基本特性を粘着剤層12にて適切に発現させるうえでは、好ましくは40質量%以下、より好ましくは30質量%以下である。
アクリル系ポリマーは、それを形成するための原料モノマーを重合して得ることができる。重合手法としては、例えば、溶液重合、乳化重合、塊状重合、および懸濁重合が挙げられる。ウエハ加工用粘着シート10の使用される半導体装置製造方法における高度の清浄性の観点からは、ウエハ加工用粘着シート10における粘着剤層12中の低分子量物質は少ない方が好ましいところ、アクリル系ポリマーの数平均分子量は、好ましくは10万以上、より好ましくは20万~300万である。
粘着剤層12ないしそれをなすための粘着剤は、アクリル系ポリマーなどベースポリマーの数平均分子量を高めるために例えば、外部架橋剤を含有してもよい。アクリル系ポリマーなどベースポリマーと反応して架橋構造を形成するための外部架橋剤としては、ポリイソシアネート化合物、エポキシ化合物、ポリオール化合物(ポリフェノール系化合物など)、アジリジン化合物、およびメラミン系架橋剤が挙げられる。粘着剤層12ないしそれをなすための粘着剤における外部架橋剤の含有量は、ベースポリマー100質量部に対して、好ましくは10質量部以下、より好ましくは0.1~7質量部である。
放射線硬化型粘着剤をなすための上記の放射線重合性モノマー成分としては、例えば、ウレタンオリゴマー、ウレタン(メタ)アクリレート、トリメチロールプロパントリ(メタ)アクリレート、ペンタエリスリトールトリ(メタ)アクリレート、ペンタエリスリトールテトラ(メタ)アクリレート、ジペンタエリスリトールモノヒドロキシペンタ(メタ)アクリレート、ジペンタエリスリトールヘキサ(メタ)アクリレート、および1,4-ブタンジオールジ(メタ)アクリレートが挙げられる。放射線硬化型粘着剤をなすための上記の放射線重合性オリゴマー成分としては、例えば、ウレタン系、ポリエーテル系、ポリエステル系、ポリカーボネート系、ポリブタジエン系など種々のオリゴマーが挙げられ、分子量100~30000程度のものが適当である。放射線硬化型粘着剤中の放射線重合性のモノマー成分やオリゴマー成分の総含有量は、形成される粘着剤層12の粘着力を適切に低下させ得る範囲で決定され、アクリル系ポリマーなどのベースポリマー100質量部に対して、例えば5~500質量部であり、好ましくは40~150質量部である。また、添加型の放射線硬化型粘着剤としては、例えば特開昭60-196956号公報に開示のものを用いてもよい。
粘着剤層12における放射線硬化型粘着剤としては、例えば、放射線重合性の炭素-炭素二重結合等の官能基をポリマー側鎖や、ポリマー主鎖中、ポリマー主鎖末端に有するベースポリマーを含有する内在型の放射線硬化型粘着剤も挙げられる。このような内在型の放射線硬化型粘着剤は、形成される粘着剤層12内での低分子量成分の移動に起因する粘着特性の意図しない経時的変化を抑制するうえで好適である。
内在型の放射線硬化型粘着剤に含有されるベースポリマーとしては、アクリル系ポリマーを基本骨格とするものが好ましい。そのような基本骨格をなすアクリル系ポリマーとしては、上述のアクリル系ポリマーを採用することができる。アクリル系ポリマーへの放射線重合性の炭素-炭素二重結合の導入手法としては、例えば、所定の官能基(第1の官能基)を有するモノマーを含む原料モノマーを共重合させてアクリル系ポリマーを得た後、第1の官能基との間で反応を生じて結合しうる所定の官能基(第2の官能基)と放射線重合性炭素-炭素二重結合とを有する化合物を、炭素-炭素二重結合の放射線重合性を維持したままアクリル系ポリマーに対して縮合反応または付加反応させる方法が、挙げられる。
第1の官能基と第2の官能基の組み合わせとしては、例えば、カルボキシ基とエポキシ基、エポキシ基とカルボキシ基、カルボキシ基とアジリジル基、アジリジル基とカルボキシ基、ヒドロキシ基とイソシアネート基、イソシアネート基とヒドロキシ基が挙げられる。これら組み合わせのうち、反応追跡の容易さの観点からは、ヒドロキシ基とイソシアネート基の組み合わせや、イソシアネート基とヒドロキシ基の組み合わせが、好ましい。また、反応性の高いイソシアネート基を有するポリマーを作製するのは技術的難易度が高いところ、アクリル系ポリマーの作製または入手のしやすさの観点からは、アクリル系ポリマー側の上記第1の官能基がヒドロキシ基であり且つ上記第2の官能基がイソシアネート基である場合が、より好ましい。この場合、放射線重合性炭素-炭素二重結合と第2の官能基たるイソシアネート基とを併有するイソシアネート化合物としては、例えば、メタクリロイルイソシアネート、2-メタクリロイルオキシエチルイソシアネート、およびm-イソプロペニル-α,α-ジメチルベンジルイソシアネートが挙げられる。また、第1の官能基を伴うアクリル系ポリマーとしては、上記のヒドロキシ基含有モノマーに由来するモノマーユニットを含むものが好ましく、2-ヒドロキシエチルビニルエーテルや、4-ヒドロキシブチルビニルエーテル、ジエチレングルコールモノビニルエーテルなどのエーテル系化合物に由来するモノマーユニットを含むものも好ましい。
粘着剤層12における放射線硬化型粘着剤は、好ましくは光重合開始剤を含有する。光重合開始剤としては、例えば、α-ケトール系化合物、アセトフェノン系化合物、ベンゾインエーテル系化合物、ケタール系化合物、芳香族スルホニルクロリド系化合物、光活性オキシム系化合物、ベンゾフェノン系化合物、チオキサントン系化合物、カンファーキノン、ハロゲン化ケトン、アシルホスフィノキシド、およびアシルホスフォナートが挙げられる。α-ケトール系化合物としては、例えば、4-(2-ヒドロキシエトキシ)フェニル(2-ヒドロキシ-2-プロピル)ケトン、α-ヒドロキシ-α,α'-ジメチルアセトフェノン、2-メチル-2-ヒドロキシプロピオフェノン、および1-ヒドロキシシクロヘキシルフェニルケトンが挙げられる。アセトフェノン系化合物としては、例えば、メトキシアセトフェノン、2,2-ジメトキシ-2-フェニルアセトフェノン、2,2-ジエトキシアセトフェノン、および2-メチル-1-[4-(メチルチオ)-フェニル]-2-モルホリノプロパン-1が挙げられる。ベンゾインエーテル系化合物としては、例えば、ベンゾインエチルエーテル、ベンゾインイソプロピルエーテル、およびアニソインメチルエーテルが挙げられる。ケタール系化合物としては、例えばベンジルジメチルケタールが挙げられる。芳香族スルホニルクロリド系化合物としては、例えば2-ナフタレンスルホニルクロリドが挙げられる。光活性オキシム系化合物としては、例えば、1-フェノン-1,1-プロパンジオン-2-(o-エトキシカルボニル)オキシムが挙げられる。ベンゾフェノン系化合物としては、例えば、ベンゾフェノン、ベンゾイル安息香酸、および3,3'-ジメチル-4-メトキシベンゾフェノンが挙げられる。チオキサントン系化合物としては、例えば、チオキサントン、2-クロロチオキサントン、2-メチルチオキサントン、2,4-ジメチルチオキサントン、イソプロピルチオキサントン、2,4-ジクロロチオキサントン、2,4-ジエチルチオキサントン、および2,4-ジイソプロピルチオキサントンが挙げられる。粘着剤層12における放射線硬化型粘着剤中の光重合開始剤の含有量は、アクリル系ポリマーなどのベースポリマー100質量部に対して例えば0.05~20質量部である。
粘着剤層12における上記の加熱発泡型粘着剤は、加熱によって発泡や膨張をする成分(発泡剤や熱膨張性微小球など)を含有する粘着剤であるところ、発泡剤としては種々の無機系発泡剤および有機系発泡剤が挙げられ、熱膨張性微小球としては、例えば、加熱によって容易にガス化して膨張する物質が殻内に封入された構成の微小球が挙げられる。無機系発泡剤としては、例えば、炭酸アンモニウム、炭酸水素アンモニウム、炭酸水素ナトリウム、亜硝酸アンモニウム、水素化ホウ素ナトリウム、およびアジド類が挙げられる。有機系発泡剤としては、例えば、トリクロロモノフルオロメタンやジクロロモノフルオロメタンなどの塩フッ化アルカン、アゾビスイソブチロニトリルやアゾジカルボンアミド、バリウムアゾジカルボキシレートなどのアゾ系化合物、パラトルエンスルホニルヒドラジドやジフェニルスルホン-3,3'-ジスルホニルヒドラジド、4,4'-オキシビス(ベンゼンスルホニルヒドラジド)、アリルビス(スルホニルヒドラジド)などのヒドラジン系化合物、ρ-トルイレンスルホニルセミカルバジドや4,4'-オキシビス(ベンゼンスルホニルセミカルバジド)などのセミカルバジド系化合物、5-モルホリル-1,2,3,4-チアトリアゾールなどのトリアゾール系化合物、並びに、N,N'-ジニトロソペンタメチレンテトラミンやN,N'-ジメチル-N,N'-ジニトロソテレフタルアミドなどのN-ニトロソ系化合物が、挙げられる。上記のような熱膨張性微小球をなすための、加熱によって容易にガス化して膨張する物質としては、例えば、イソブタン、プロパン、およびペンタンが挙げられる。加熱によって容易にガス化して膨張する物質をコアセルベーション法や界面重合法などによって殻形成物質内に封入することによって、熱膨張性微小球を作製することができる。殻形成物質としては、熱溶融性を示す物質や、封入物質の熱膨張の作用によって破裂し得る物質を用いることができる。そのような物質としては、例えば、塩化ビニリデン-アクリロニトリル共重合体、ポリビニルアルコール、ポリビニルブチラール、ポリメチルメタクリレート、ポリアクリロニトリル、ポリ塩化ビニリデン、およびポリスルホンが挙げられる。
上述の粘着力非低減型粘着剤としては、例えば感圧型粘着剤が挙げられる。この感圧型粘着剤には、粘着力低減型粘着剤に関して上述した放射線硬化型粘着剤を予め放射線照射によって硬化させつつも所定の粘着力が確保される形態の粘着剤が含まれる。放射線硬化型粘着剤を予め放射線照射によって硬化させた形態の粘着剤(放射線照射済放射線硬化型粘着剤)は、放射線照射によって粘着力が低減されているとしても、ポリマー成分の含有量によっては当該ポリマー成分に起因する粘着性を示し得て、ダイシング工程などにおいて被着体を粘着保持するのに利用可能な粘着力を発揮することが可能である。本実施形態の粘着剤層12においては、一種類の粘着力非低減型粘着剤が用いられてもよいし、二種類以上の粘着力非低減型粘着剤が用いられてもよい。また、粘着剤層12の全体が粘着力非低減型粘着剤から形成されてもよいし、粘着剤層12の一部が粘着力非低減型粘着剤から形成されてもよい。例えば、粘着剤層12が単層構造を有する場合、粘着剤層12の全体が粘着力非低減型粘着剤から形成されてもよいし、粘着剤層12における所定の部位(例えば、リングフレームの貼着対象領域であって、半導体ウエハなど加工対象物の貼着対象領域の外側にある領域)が粘着力非低減型粘着剤から形成され、他の部位(例えば、加工対象物の貼着対象領域である中央領域)が粘着力低減型粘着剤から形成されてもよい。例えば、本実施形態においては、放射線照射済放射線硬化型粘着剤を用いる場合、粘着剤層12の面広がり方向において、粘着剤層12の全体が放射線照射済放射線硬化型粘着剤から形成されてもよく、粘着剤層12の一部が放射線照射済放射線硬化型粘着剤から形成され且つ他の部分が放射線未照射の放射線硬化型粘着剤から形成されてもよい。また、粘着剤層12が積層構造を有する場合、積層構造をなす全ての層が粘着力非低減型粘着剤から形成されてもよいし、積層構造中の一部の層が粘着力非低減型粘着剤から形成されてもよい。
一方、粘着剤層12における放射線照射済放射線硬化型粘着剤以外の感圧型粘着剤としては、例えば、アクリル系ポリマーをベースポリマーとするアクリル系粘着剤や、ゴム系粘着剤を、好適に用いることができる。粘着剤層12が感圧型粘着剤としてアクリル系粘着剤を含有する場合、当該アクリル系粘着剤のベースポリマーたるアクリル系ポリマーは、好ましくは、(メタ)アクリル酸エステルに由来するモノマーユニットを質量割合で最も多い主たるモノマーユニットとして含む。そのようなアクリル系ポリマーとしては、例えば、放射線硬化型粘着剤に関して上述したアクリル系ポリマーが挙げられる。
粘着剤層12における可塑剤としては、例えば、芳香族カルボン酸エステル系可塑剤、脂肪族カルボン酸エステル系可塑剤、およびポリエステル系可塑剤が挙げられ、具体的には、基材11の含有成分として上述した可塑剤が挙げられる。本実施形態では、粘着剤層12は、可塑剤として、好ましくは芳香族カルボン酸エステル系可塑剤および/またはポリエステル系可塑剤を含む。粘着剤層12中の芳香族カルボン酸エステル系可塑剤としては、テレフタル酸ジ-2-エチルヘキシルが好ましい。粘着剤層12における可塑剤の含有量は、粘着剤層12中の粘着剤100質量部に対して好ましくは1質量部以上、より好ましくは4質量部以上、より好ましくは8質量部以上、より好ましくは12質量部以上である。また、粘着剤層12における可塑剤の含有量は、粘着剤層12中の粘着剤100質量部に対して好ましくは100質量部以下、より好ましくは80質量部以下、より好ましくは70質量部以下である。
粘着剤層12は、本発明の効果を損なわない範囲で、上述の各成分に加えて他の成分を含有してもよい。他の成分としては、例えば、架橋促進剤、老化防止剤、顔料や染料などの着色剤などを、含有してもよい。着色剤は、放射線照射を受けて着色する化合物であってもよい。そのような化合物としては、例えばロイコ染料が挙げられる。
粘着剤層12の厚さは、好ましくは1~50μm、より好ましくは2~30μm、より好ましくは5~25μmである。このような構成は、例えば、粘着剤層12が放射線硬化型粘着剤を含む場合に当該粘着剤層12の放射線硬化の前後における被着体に対する接着力のバランスをとるうえで、好適である。
以上のような構成を有するウエハ加工用粘着シート10は、可塑剤を含有するポリオレフィン系基材の上に、粘着剤とともに可塑剤を含有する粘着剤層を設けることによって、作製することができる(第1の方法)。或いは、ウエハ加工用粘着シート10は、基材11となるポリオレフィン系基材の上に、粘着剤とともに可塑剤を含有する粘着剤層を設け、その後に、粘着剤層中の可塑剤について部分的な基材への移行(即ち基材への拡散)を図るためのエージング処理を行うことによっても、作製することができる(第2の方法)。基材は、例えば、カレンダー製膜法、有機溶媒中でのキャスティング法、密閉系でのインフレーション押出法、Tダイ押出法、共押出し法、ドライラミネート法などの製膜手法により作製することができる。製膜後のフィルムないし基材には、必要に応じて所定の表面処理が施される。粘着剤層の形成においては、例えば、粘着剤層形成用の粘着剤溶液を調製した後、まず、当該粘着剤溶液を基材上または所定のセパレータ(即ち剥離ライナー)上に塗布して粘着剤塗膜を形成する。粘着剤溶液の塗布手法としては、例えば、ロール塗工、スクリーン塗工、およびグラビア塗工が挙げられる。次に、この粘着剤塗膜において、必要に応じて加熱によって架橋反応を生じさせ、また、必要に応じて脱溶媒する。脱溶媒のための加熱温度は例えば80~150℃であり、脱溶媒のための加熱時間は例えば0.5~5分間である。粘着剤層がセパレータ上に形成される場合には、当該セパレータを伴う粘着剤層を基材に貼り合わせる。上述の第2の方法におけるエージング処理のための温度は例えば80~150℃であり、当該エージング処理の時間は例えば0.5~5分間である。
ウエハ加工用粘着シート10には、粘着剤層12を被覆する形態でセパレータ(図示略)が設けられていてもよい。セパレータは、粘着剤層12が露出しないように保護するための要素であり、ウエハ加工用粘着シート10を使用する際には当該シートから剥がされる。セパレータとしては、例えば、ポリエチレンテレフタレート(PET)フィルム、ポリエチレンフィルム、ポリプロピレンフィルム、フッ素系剥離剤や長鎖アルキルアクリレート系剥離剤等の剥離剤により表面コートされたプラスチックフィルムや紙類などが、挙げられる。
このような構成のウエハ加工用粘着シート10は、上述のように、半導体装置の製造過程において、切削加工の実施されるダイシング工程等に使用することができる。ダイシング工程では、図2(a)に示すようにウエハ加工用粘着シート10の粘着剤層12に半導体ウエハやウエハ積層体など加工対象物20が保持された状態で、ダイシング装置の備える回転ブレード(図示略)が駆動されて、加工対象物20に対する切削加工が進められる。この切削加工は、回転ブレードおよび加工対象物20に向けて流水が供給し続けられる中で、進められる。図2(b)に示すように、ダイシング用の回転ブレードによって形成される切削溝Gは、例えばウエハ加工用粘着シート10に至る深さで、形成される(図2(b)では切削溝Gを模式的に太線で表す)。このようなダイシング工程を経ることにより、加工対象物20は、半導体チップなど素子チップ21へと個片化されることとなる。
ウエハ加工用粘着シート10においては、上述のように、粘着剤層12中に可塑剤が含まれ、それに加えて基材11中にも可塑剤が含まれる。そのため、ダイシング工程において加工対象物20と共にウエハ加工用粘着シート10に対しても回転ブレードが切削を進める場合に、回転ブレードとウエハ加工用粘着シート10との接触界面にて当該シートに対して回転ブレードは滑りやすく、その結果、供給される流水をもって切削屑等のダストが切削箇所およびその近傍から効率的に除去されることとなる。ダイシング工程において切削箇所およびその近傍から除去されるダストが多いほど、ダイシング工程に付される加工対象物20に付着することとなるダストは少ない。
一方、可塑剤を含有しない粘着剤層に対してダイシング用の回転ブレードが切削を進める場合よりも、可塑剤を含有する粘着剤層に対して回転ブレードが切削を進める場合の方が、粘着剤層の切削箇所にて粘着剤が細かく破断して飛散する傾向にあるという知見を、本発明者らは得ている。可塑剤含有の粘着剤層は、回転ブレードの切削によって生ずる粘着剤屑が微粒子化しやすいのである。ダイシング工程で生ずる粘着剤屑群は、その平均粒径が小さいほど、単位体積あたりの表面積が大きいので、加工対象物20に由来する半導体屑や金属屑など他のダストを捕捉しやすくなると考えられる。半導体屑や金属屑など他のダストよりも粘着剤屑は有意に小さな比重を有するところ、そのような粘着剤屑による他のダストの捕捉は、当該他のダスト自体よりも比重の小さな複合ダストの形成を意味する。この複合ダストは、半導体屑や金属屑などよりも、比重が小さいために水中で沈降しにくくて加工対象物20上に残りにくい。したがって、回転ブレードの切削によって生ずる粘着剤屑が微粒子化しやすい可塑剤含有の粘着剤層12をウエハ加工用粘着シート10が有するという構成は、加工対象物20へのダストの付着を抑制するのに資する。
以上のように、ウエハ加工用粘着シート10は、ウエハダイシング時に生ずるダストの加工対象物20への付着を、抑制するのに適するのである。
ウエハ加工用粘着シート10の粘着剤層12における可塑剤の含有量は、上述のように、粘着剤層12中の粘着剤100質量部に対して好ましくは1質量部以上、より好ましくは4質量部以上、より好ましくは8質量部以上、より好ましくは12質量部以上である。粘着剤層12における可塑剤の含有量が大きいほど、可塑剤に因る上述のダスト付着量低減効果を より享受できる傾向にある。また、粘着剤層12において含有粘着剤の接着性等の基本特性を適切に発現させるという観点からは、粘着剤層12における可塑剤の含有量は、上述のように、粘着剤層12中の粘着剤100質量部に対して好ましくは100質量部以下、より好ましくは80質量部以下、より好ましくは70質量部以下である。
ウエハ加工用粘着シート10の基材11は、好ましくは塩化ビニルフリーである。このような構成は、環境に優しいウエハ加工用粘着シート10を得るうえで好適である。また、基材11は、樹脂主成分としてエチレン-酢酸ビニル共重合体またはエチレン-プロピレン共重合体を含む。このような構成は、基材11において、それが塩化ビニルフリーであっても強度等に関して充分な特性を確保するうえで好適である。
ウエハ加工用粘着シート10の基材11は、上述のように、好ましくは可塑剤として芳香族カルボン酸エステル系可塑剤および/またはポリエステル系可塑剤を含む。また、ウエハ加工用粘着シート10の粘着剤層12は、上述のように、好ましくは可塑剤として芳香族カルボン酸エステル系可塑剤および/またはポリエステル系可塑剤を含む。基材11中および粘着剤層12中の芳香族カルボン酸エステル系可塑剤としては、テレフタル酸ジ-2-エチルヘキシルが好ましい。これら構成は、上述のダスト付着量低減効果を得るうえで好適である。
〔実施例1〕
〈粘着剤溶液の調製〉
リービッヒ冷却器と、窒素導入管と、分液ロートと、温度計と、撹拌装置とを備える反応容器たる容量1Lの丸底セパラブルフラスコ内で、メタクリル酸ラウリル(商品名「エキセパールL-MA」,花王株式会社製)83質量部と、メタクリル酸2-ヒドロキシエチル(商品名「アクリエステルHO」,三菱レイヨン株式会社製)9質量部と、2-メタクリロイルオキシエチルイソシアネート(商品名「カレンズMOI」,昭和電工株式会社製)8質量部と、熱重合開始剤としての2,2'-アゾビスイソブチロニトリル(キシダ化学株式会社製)0.2質量部と、溶媒としての酢酸エチル50質量部とを含む混合物を、60℃±2℃の温度条件で6時間、窒素雰囲気下で撹拌した(重合反応)。これにより、ベースポリマーP1を含有するベースポリマー溶液を得た。次に、このベースポリマー溶液に、光重合開始剤としての1-ヒドロキシシクロヘキシルフェニルケトン(商品名「イルガキュア184」,BASF社製)と、架橋剤としてのポリイソシアネート化合物(商品名「コロネートL」,日本ポリウレタン株式会社製)と、可塑剤としてのテレフタル酸ジ-2-エチルヘキシル(商品名「アデカサイザー D-810」,株式会社ADEKA製)と、溶媒としての酢酸エチルとを加えて混合し、粘着剤溶液を調製した。この粘着剤溶液において、ベースポリマー100質量部に対して光重合開始剤の含有量は5質量部、架橋剤の含有量は2.5質量部、可塑剤たるテレフタル酸ジ-2-エチルヘキシルの含有量は5質量部であり、固形分濃度(酢酸エチル以外の成分の濃度)は20質量%である。
〈粘着剤溶液の調製〉
リービッヒ冷却器と、窒素導入管と、分液ロートと、温度計と、撹拌装置とを備える反応容器たる容量1Lの丸底セパラブルフラスコ内で、メタクリル酸ラウリル(商品名「エキセパールL-MA」,花王株式会社製)83質量部と、メタクリル酸2-ヒドロキシエチル(商品名「アクリエステルHO」,三菱レイヨン株式会社製)9質量部と、2-メタクリロイルオキシエチルイソシアネート(商品名「カレンズMOI」,昭和電工株式会社製)8質量部と、熱重合開始剤としての2,2'-アゾビスイソブチロニトリル(キシダ化学株式会社製)0.2質量部と、溶媒としての酢酸エチル50質量部とを含む混合物を、60℃±2℃の温度条件で6時間、窒素雰囲気下で撹拌した(重合反応)。これにより、ベースポリマーP1を含有するベースポリマー溶液を得た。次に、このベースポリマー溶液に、光重合開始剤としての1-ヒドロキシシクロヘキシルフェニルケトン(商品名「イルガキュア184」,BASF社製)と、架橋剤としてのポリイソシアネート化合物(商品名「コロネートL」,日本ポリウレタン株式会社製)と、可塑剤としてのテレフタル酸ジ-2-エチルヘキシル(商品名「アデカサイザー D-810」,株式会社ADEKA製)と、溶媒としての酢酸エチルとを加えて混合し、粘着剤溶液を調製した。この粘着剤溶液において、ベースポリマー100質量部に対して光重合開始剤の含有量は5質量部、架橋剤の含有量は2.5質量部、可塑剤たるテレフタル酸ジ-2-エチルヘキシルの含有量は5質量部であり、固形分濃度(酢酸エチル以外の成分の濃度)は20質量%である。
〈基材の作製〉
ポリオレフィン系樹脂たるエチレン-酢酸ビニル共重合体(EVA)よりなる基材(EVA基材)を次のようにして作製した。まず、エチレン-酢酸ビニル共重合樹脂(商品名「エバフレックス P1007」,三井・デュポン ポリケミカル株式会社製)をTダイ押出法によって製膜し、厚さ100μmのEVAフィルムを得た。次に、このEVAフィルムの片面にコロナ処理を施した。このようにして、EVA基材(厚さ100μm)を作製した。
ポリオレフィン系樹脂たるエチレン-酢酸ビニル共重合体(EVA)よりなる基材(EVA基材)を次のようにして作製した。まず、エチレン-酢酸ビニル共重合樹脂(商品名「エバフレックス P1007」,三井・デュポン ポリケミカル株式会社製)をTダイ押出法によって製膜し、厚さ100μmのEVAフィルムを得た。次に、このEVAフィルムの片面にコロナ処理を施した。このようにして、EVA基材(厚さ100μm)を作製した。
〈ウエハ加工用粘着シートの作製〉
軽剥離化のためのシリコーン処理の施された面を有するPET剥離ライナーのシリコーン処理面上に本実施例における上述の粘着剤溶液を塗布して塗膜を形成した。次に、この塗膜について80℃で2分間加熱して脱溶媒し、厚さ15μmの粘着剤層を形成した。次に、この粘着剤層の露出面に、ハンドローラーを使用して上述のEVA基材を貼り合わせ、その後、50℃で72時間のエージング処理を行った。このエージング処理により、基材に対する粘着剤層の密着化を図るとともに、粘着剤層中の可塑剤について、部分的な基材への移行、即ち基材への拡散を図った。以上のようにして、基材と粘着剤層とを含む積層構造を有する実施例1のウエハ加工用粘着シートを作製した。実施例1のウエハ加工用粘着シートに関する構成を表1に掲げる(後記の実施例および比較例についても同様である。また、表1において、組成を表す各数値の単位は、相対的な"質量部"である)。
軽剥離化のためのシリコーン処理の施された面を有するPET剥離ライナーのシリコーン処理面上に本実施例における上述の粘着剤溶液を塗布して塗膜を形成した。次に、この塗膜について80℃で2分間加熱して脱溶媒し、厚さ15μmの粘着剤層を形成した。次に、この粘着剤層の露出面に、ハンドローラーを使用して上述のEVA基材を貼り合わせ、その後、50℃で72時間のエージング処理を行った。このエージング処理により、基材に対する粘着剤層の密着化を図るとともに、粘着剤層中の可塑剤について、部分的な基材への移行、即ち基材への拡散を図った。以上のようにして、基材と粘着剤層とを含む積層構造を有する実施例1のウエハ加工用粘着シートを作製した。実施例1のウエハ加工用粘着シートに関する構成を表1に掲げる(後記の実施例および比較例についても同様である。また、表1において、組成を表す各数値の単位は、相対的な"質量部"である)。
〔実施例2,3〕
粘着剤溶液の調製において、可塑剤としてのテレフタル酸ジ-2-エチルヘキシル(商品名「アデカサイザー D-810」,株式会社ADEKA製)の配合量を5質量部に代えて20質量部(実施例2)および40質量部(実施例3)としたこと、以外は実施例1のウエハ加工用粘着シートと同様にして、実施例2,3のウエハ加工用粘着シートを作製した。
粘着剤溶液の調製において、可塑剤としてのテレフタル酸ジ-2-エチルヘキシル(商品名「アデカサイザー D-810」,株式会社ADEKA製)の配合量を5質量部に代えて20質量部(実施例2)および40質量部(実施例3)としたこと、以外は実施例1のウエハ加工用粘着シートと同様にして、実施例2,3のウエハ加工用粘着シートを作製した。
〔実施例4〕
粘着剤溶液の調製において、可塑剤としてのテレフタル酸ジ-2-エチルヘキシル(商品名「アデカサイザー D-810」,株式会社ADEKA製)5質量部に代えてポリエステル系可塑剤(商品名「ポリサイザー W-360-ELS」,DIC株式会社製)20質量部を用いたこと、以外は実施例1のウエハ加工用粘着シートと同様にして、実施例4のウエハ加工用粘着シートを作製した。
粘着剤溶液の調製において、可塑剤としてのテレフタル酸ジ-2-エチルヘキシル(商品名「アデカサイザー D-810」,株式会社ADEKA製)5質量部に代えてポリエステル系可塑剤(商品名「ポリサイザー W-360-ELS」,DIC株式会社製)20質量部を用いたこと、以外は実施例1のウエハ加工用粘着シートと同様にして、実施例4のウエハ加工用粘着シートを作製した。
〔実施例5〕
リービッヒ冷却器と、窒素導入管と、分液ロートと、温度計と、撹拌装置とを備える反応容器内のトルエン溶媒中で、アクリル酸2-エチルへキシル0.75molと、N-アクリロイルモルホリン0.25molと、アクリル酸2-ヒドロキシエチル0.22molとを共重合させて、アクリル系共重合体を得た。この重合反応では、反応温度を60℃とし、反応時間を8時間とした。そして、このアクリル系共重合体に対し、0.11molの2-メタクリロイルオキシエチルイソシアネートを付加反応させ、ポリマー分子内側鎖に炭素-炭素二重結合を導入した。この付加反応では、反応温度を50℃とし、反応時間を6時間とした。これにより、ベースポリマーP2を含有するベースポリマー溶液を得た。次に、このベースポリマー溶液に、光重合開始剤としての1-ヒドロキシシクロヘキシルフェニルケトン(商品名「イルガキュア184」,BASF社製)と、架橋剤としてのポリイソシアネート化合物(商品名「コロネートL」,日本ポリウレタン株式会社製)と、可塑剤としてのテレフタル酸ジ-2-エチルヘキシル(商品名「アデカサイザー D-810」,株式会社ADEKA製)と、溶媒としての酢酸エチルとを加えて混合し、粘着剤溶液を調製した。この粘着剤溶液において、ベースポリマー100質量部に対して光重合開始剤の含有量は5質量部、架橋剤の含有量は2.5質量部、可塑剤たるテレフタル酸ジ-2-エチルヘキシルの含有量は20質量部であり、固形分濃度(酢酸エチル以外の成分の濃度)は20質量%である。そして、この粘着剤溶液を実施例1において上述した粘着剤溶液の代わりに用いたこと以外は実施例1のウエハ加工用粘着シートと同様にして、実施例5のウエハ加工用粘着シートを作製した。

〔実施例6〕
ポリオレフィン系樹脂たるエチレン-プロピレン共重合体(EPR)よりなる基材(EPR基材)を次のようにして作製した。まず、エチレン-プロピレン共重合体からなる樹脂(商品名「ビスタマックス3000」,エクソンモービル社製)をTダイ押出法によって製膜し、厚さ100μmのEPRフィルムを得た。次に、このEPRフィルムの片面にコロナ処理を施した。このようにして、EPR基材(厚さ100μm)を作製した。そして、このEPR基材を実施例1において上述したEVA基材の代わりに用いたこと以外は実施例1のウエハ加工用粘着シートと同様にして、実施例6のウエハ加工用粘着シートを作製した。

〔比較例1〕
粘着剤溶液の調製においてテレフタル酸ジ-2-エチルヘキシルを用いなかったこと以外は実施例1のウエハ加工用粘着シートと同様にして、比較例1のウエハ加工用粘着シートを作製した。
粘着剤溶液の調製においてテレフタル酸ジ-2-エチルヘキシルを用いなかったこと以外は実施例1のウエハ加工用粘着シートと同様にして、比較例1のウエハ加工用粘着シートを作製した。
〔比較例2〕
テレフタル酸ジ-2-エチルヘキシルを用いなかったこと以外は実施例5における粘着剤溶液調製方法と同様の方法によって粘着剤溶液を調製した。そして、この粘着剤溶液を実施例1において上述した粘着剤溶液の代わりに用いたこと以外は実施例1のウエハ加工用粘着シートと同様にして、比較例2のウエハ加工用粘着シートを作製した。
テレフタル酸ジ-2-エチルヘキシルを用いなかったこと以外は実施例5における粘着剤溶液調製方法と同様の方法によって粘着剤溶液を調製した。そして、この粘着剤溶液を実施例1において上述した粘着剤溶液の代わりに用いたこと以外は実施例1のウエハ加工用粘着シートと同様にして、比較例2のウエハ加工用粘着シートを作製した。
〔比較例3〕
実施例6に関して上述した基材作製方法と同様の方法により、片面にコロナ処理の施されたEPR基材(厚さ100μm)を作製した。そして、このEPR基材を実施例1において上述したEVA基材の代わりに用いたこと、および、粘着剤溶液の調製においてテレフタル酸ジ-2-エチルヘキシルを用いなかったこと、以外は実施例1のウエハ加工用粘着シートと同様にして、比較例3のウエハ加工用粘着シートを作製した。
実施例6に関して上述した基材作製方法と同様の方法により、片面にコロナ処理の施されたEPR基材(厚さ100μm)を作製した。そして、このEPR基材を実施例1において上述したEVA基材の代わりに用いたこと、および、粘着剤溶液の調製においてテレフタル酸ジ-2-エチルヘキシルを用いなかったこと、以外は実施例1のウエハ加工用粘着シートと同様にして、比較例3のウエハ加工用粘着シートを作製した。
〈粘着力〉
実施例1~6および比較例1~3の各ウエハ加工用粘着シートについて、以下のようにして90°剥離粘着力を測定した。まず、粘着剤層が紫外線照射を経ていないウエハ加工用粘着シートから、粘着力測定に付されるサンプル片(幅20mm×長さ150mm)を切り出した。次に、鏡面化処理の施されているミラーシリコンウエハ(商品名「CZN<100>2.5-3.5」,直径4インチ,信越半導体株式会社製)に対し、2kgのハンドローラーを1往復させる圧着作業によって当該サンプル片を貼り合わせた。次に、常温環境下での1時間の放置の後、剥離試験機(商品名「テンシロン型剥離試験機 TMC-1kNB」,株式会社タンスイ製)を使用して、当該ミラーシリコンウエハに対するサンプル片の90°剥離粘着力(N/20mm)を測定した。本測定において、測定温度ないし剥離温度は23℃であり、引張角度は90°であり、引張速度は300mm/分である。その測定結果を表1に掲げる。
実施例1~6および比較例1~3の各ウエハ加工用粘着シートについて、以下のようにして90°剥離粘着力を測定した。まず、粘着剤層が紫外線照射を経ていないウエハ加工用粘着シートから、粘着力測定に付されるサンプル片(幅20mm×長さ150mm)を切り出した。次に、鏡面化処理の施されているミラーシリコンウエハ(商品名「CZN<100>2.5-3.5」,直径4インチ,信越半導体株式会社製)に対し、2kgのハンドローラーを1往復させる圧着作業によって当該サンプル片を貼り合わせた。次に、常温環境下での1時間の放置の後、剥離試験機(商品名「テンシロン型剥離試験機 TMC-1kNB」,株式会社タンスイ製)を使用して、当該ミラーシリコンウエハに対するサンプル片の90°剥離粘着力(N/20mm)を測定した。本測定において、測定温度ないし剥離温度は23℃であり、引張角度は90°であり、引張速度は300mm/分である。その測定結果を表1に掲げる。
〈ダスト付着量〉
実施例1~6および比較例1~3の各ウエハ加工用粘着シートについて、以下のようにして、ダイシング工程に使用される場合のダスト付着量を調べた。まず、ミラーシリコンウエハ(直径8インチ,厚さ600μm,東京応化工業株式会社製)を裏面研削して厚さ250μmとしたウエハの非研削面に対してウエハ加工用粘着シートをその粘着剤層側にて貼り合わせた。貼り合わせは、23℃および50%RHの条件下においてハンドローラーを使用しての圧着作業によって行った。次に、ダイシング装置(商品名「DFD6361」,株式会社ディスコ製)を使用して、ウエハ加工用粘着シートに保持された状態にある前記のウエハに対してZ1ブレード(商品名「ZH05-SD3500-N1-70」,株式会社ディスコ製)での第1研削とその後のZ2ブレード(商品名「ZH05-SD4000-N1-70」,株式会社ディスコ製)での第2研削との二段階の研削加工によって、フルカットダイシングを行った。このダイシング工程において、カットモードはダウンカットであり、ブレード回転数は35000rpmであり、ダイシング速度は50mm/秒であり、Z1ブレードの切削深さは190μmであり、Z2ブレードの切削深さは90μmであり、ダイシングサイズは4.0mm×5.0mmであり、ウエハ加工用粘着シート上のウエハを越えてウエハ加工用粘着シート内にも伸びる深さの切削溝(280μm)が形成された。このようなダイシング工程中、回転ブレードおよびウエハに向けて流水が供給し続けられた。また、ダイシング工程の後、ウエハ回転数1000rpmおよび90秒の条件での洗浄工程を行った。そして、ダイシング工程におけるウエハの個片化によって得られたチップの表面について、形状解析レーザー顕微鏡VK-X150(キーエンス株式会社製)を使用して倍率200倍(接眼レンズの倍率10倍,対物レンズの倍率20倍)で観察し、1チップの表面(ウエハ加工用粘着シートに密着している側とは反対の側の表面)に存在するダストの数を計測した。ダスト数が50個未満である場合を“○”と評価し、50個以上100個未満である場合を“△”と評価し、100個以上である場合を“×”と評価した。その評価結果を表1に掲げる。

Claims (8)
- 可塑剤を含有するポリオレフィン系基材と、
可塑剤を含有する粘着剤層と、を含む積層構造を有するウエハ加工用粘着シート。 - 前記粘着剤層における前記可塑剤の含有量は、前記粘着剤層中の粘着剤100質量部に対して1質量部以上である、請求項1に記載のウエハ加工用粘着シート。
- 前記粘着剤層における前記可塑剤の含有量は、前記粘着剤層中の粘着剤100質量部に対して100質量部以下である、請求項1または2に記載のウエハ加工用粘着シート。
- 前記粘着剤層は、可塑剤として芳香族カルボン酸エステル系可塑剤および/またはポリエステル系可塑剤を含む、請求項1から3のいずれか一つに記載のウエハ加工用粘着シート。
- 前記ポリオレフィン系基材は、可塑剤として芳香族カルボン酸エステル系可塑剤および/またはポリエステル系可塑剤を含む、請求項1から4のいずれか一つに記載のウエハ加工用粘着シート。
- 前記芳香族カルボン酸エステル系可塑剤はテレフタル酸ジ-2-エチルヘキシルである、請求項4または5に記載のウエハ加工用粘着シート。
- 前記ポリオレフィン系基材は、樹脂主成分としてエチレン-酢酸ビニル共重合体またはエチレン-プロピレン共重合体を含む、請求項1から6のいずれか一つに記載のウエハ加工用粘着シート。
- 前記ポリオレフィン系基材は塩化ビニルフリーである、請求項1から7のいずれか一つに記載のウエハ加工用粘着シート。
