〈ダイシングテープ(DT)の作製〉
冷却管と、窒素導入管と、温度計と、撹拌装置とを備える反応容器内で、アクリル酸2-エチルヘキシル(2EHA)100モル部と、アクリル酸2-ヒドロキシエチル(HEA)21モル部と、重合開始剤である過酸化ベンゾイルと、重合溶媒であるトルエンとを含む混合物を、60℃で10時間、窒素雰囲気下で撹拌した(重合反応)。この混合物において、過酸化ベンゾイルの含有量はモノマー成分(2EHA,HEA)100質量部に対して0.4質量部であり、トルエンの含有量はモノマー成分100質量部に対して80質量部である。この重合反応により、アクリル系ポリマーP1を含有するポリマー溶液を得た。アクリル系ポリマーP1につきFoxの式に基づき求められるガラス転移温度(Tg)は、-60.6℃である。次に、アクリル系ポリマーP1含有の当該溶液に、18モル部の2-メタクリロイルオキシエチルイソシアネート(MOI)を加えた後、50℃で60時間、空気雰囲気下で撹拌した(付加反応)。これにより、側鎖にメタクリロイル基を有するアクリル系ポリマーP2を含有するポリマー溶液を得た。次に、当該ポリマー溶液に、アクリル系ポリマーP2100質量部に対して0.75質量部の架橋剤(商品名「コロネートL」,ポリイソシアネート化合物,東ソー株式会社製)と、2質量部の光重合開始剤(商品名「イルガキュア127」,BASF社製)とを加えて混合し、粘着剤組成物を得た。次に、シリコーン離型処理の施された面を有するPETセパレータ(厚さ50μm)のシリコーン離型処理面上にアプリケーターを使用して粘着剤組成物を塗布して粘着剤組成物層を形成した。次に、この組成物層について120℃で2分間の加熱乾燥を行い、PETセパレータ上に厚さ10μmの粘着剤層を形成した。次に、ラミネーターを使用して、この粘着剤層の露出面にエチレン-酢酸ビニル共重合体(EVA)製の基材S1(商品名「RB0103」,厚さ125μm,倉敷紡績株式会社製)を室温で貼り合わせた。以上のようにして、基材と粘着剤層とを含む実施例1のダイシングテープを作製した。実施例1ならびに後記の各実施例および各比較例におけるダイシングテープ粘着剤層の組成を表1に掲げる(表1では、アクリル系ポリマーの構成モノマーについては、モノマー間のモル比が記され、架橋剤および光重合開始剤については、アクリル系ポリマー100質量部に対する質量比が記されている)。
アクリル樹脂(商品名「テイサンレジンSG-708-6」,重量平均分子量は70万,ガラス転移温度Tgは4℃,ナガセケムテックス株式会社製)100質量部と、エポキシ樹脂(商品名「JER828」,三菱ケミカル株式会社製)11質量部と、フェノール樹脂(商品名「MEH-7851SS」,明和化成株式会社製)5質量部と、無機フィラー(商品名「SO-25R」,球状シリカ,平均粒径は500nm,株式会社アドマテックス製)110質量部とを、メチルエチルケトンに加えて混合し、固形分濃度20質量%の接着剤組成物を得た。次に、シリコーン離型処理の施された面を有するPETセパレータ(厚さ50μm)のシリコーン離型処理面上にアプリケーターを使用して接着剤組成物を塗布して接着剤組成物層を形成した。次に、この組成物層について130℃で2分間の加熱乾燥を行い、PETセパレータ上に厚さ10μmの実施例1のダイボンドフィルムを作製した。
PETセパレータを伴う実施例1の上述のダイボンドフィルムを所定直径の円盤形に打ち抜き加工した。次に、当該ダイボンドフィルムからPETセパレータを剥離し且つ上述のダイシングテープからPETセパレータを剥離した後、当該ダイシングテープにおいて露出した粘着剤層と、ダイボンドフィルムにおいてPETセパレータの剥離によって露出した面とを、ロールラミネーターを使用して貼り合わせた。この貼り合わせにおいて、貼合わせ速度を10mm/分とし、温度条件を23℃とし、圧力条件を0.15MPaとした。次に、このようにしてダイボンドフィルムと貼り合わせられたダイシングテープを、ダイシングテープの中心とダイボンドフィルムの中心とが一致するように、所定直径の円盤形に打ち抜き加工した。次に、ダイシングテープにおける粘着剤層に対し、EVA基材の側から紫外線を照射した。紫外線照射においては、高圧水銀ランプを使用し、照射積算光量を300mJ/cm2とした。以上のようにして、ダイシングテープとダイボンドフィルムとを含む積層構造を有する実施例1のダイシングダイボンドフィルムを作製した。
〈ダイシングテープの作製〉
冷却管と、窒素導入管と、温度計と、撹拌装置とを備える反応容器内で、アクリル酸2-エチルヘキシル(2EHA)75モル部と、4-アクリロイルモルフォリン(ACMO)25モル部と、アクリル酸2-ヒドロキシエチル(HEA)22モル部と、重合開始剤である過酸化ベンゾイルと、重合溶媒であるトルエンとを含む混合物を、60℃で10時間、窒素雰囲気下で撹拌した(重合反応)。この混合物において、過酸化ベンゾイルの含有量はモノマー成分(2EHA,ACMO,HEA)100質量部に対して0.4質量部であり、トルエンの含有量はモノマー成分100質量部に対して80質量部である。この重合反応により、アクリル系ポリマーP3を含有するポリマー溶液を得た。アクリル系ポリマーP3につきFoxの式に基づき求められるガラス転移温度(Tg)は、-42.7℃である。次に、アクリル系ポリマーP3含有の当該溶液に、18モル部の2-メタクリロイルオキシエチルイソシアネート(MOI)を加えた後、50℃で60時間、空気雰囲気下で撹拌した(付加反応)。これにより、側鎖にメタクリロイル基を有するアクリル系ポリマーP4を含有するポリマー溶液を得た。次に、当該ポリマー溶液に、アクリル系ポリマーP4100質量部に対して0.75質量部の架橋剤(商品名「コロネートL」,ポリイソシアネート化合物,東ソー株式会社製)と、2質量部の光重合開始剤(商品名「イルガキュア127」,BASF社製)とを加えて混合し、粘着剤組成物を得た。次に、シリコーン離型処理の施された面を有するPETセパレータ(厚さ50μm)のシリコーン離型処理面上にアプリケーターを使用して粘着剤組成物を塗布して粘着剤組成物層を形成した。次に、この組成物層について120℃で2分間の加熱乾燥を行い、PETセパレータ上に厚さ10μmの粘着剤層を形成した。次に、ラミネーターを使用して、この粘着剤層の露出面にエチレン-酢酸ビニル共重合体(EVA)製の基材S1(商品名「RB0103」,厚さ125μm,倉敷紡績株式会社製)を室温で貼り合わせた。以上のようにして、実施例2のダイシングテープを作製した。

PETセパレータを伴う実施例2の上述のダイボンドフィルムを所定直径の円盤形に打ち抜き加工した。次に、当該ダイボンドフィルムからPETセパレータを剥離し且つ上述のダイシングテープからPETセパレータを剥離した後、当該ダイシングテープにおいて露出した粘着剤層と、ダイボンドフィルムにおいてPETセパレータの剥離によって露出した面とを、ロールラミネーターを使用して貼り合わせた。この貼り合わせにおいて、貼合わせ速度を10mm/分とし、温度条件を23℃とし、圧力条件を0.15MPaとした。次に、このようにしてダイボンドフィルムと貼り合わせられたダイシングテープを、ダイシングテープの中心とダイボンドフィルムの中心とが一致するように、所定直径の円盤形に打ち抜き加工した。次に、ダイシングテープにおける粘着剤層に対し、EVA基材の側から紫外線を照射した。紫外線照射においては、高圧水銀ランプを使用し、照射積算光量を300mJ/cm2とした。以上のようにして、ダイシングテープとダイボンドフィルムとを含む積層構造を有する実施例2のダイシングダイボンドフィルムを作製した。
ダイシングテープ粘着剤層の形成に用いるHEAを21モル部に代えて20モル部としたこと、および、基材S1に代えてEVA製の基材S2(商品名「RB0104」,厚さ125μm,倉敷紡績株式会社製)を用いたこと、以外は実施例1のダイシングテープと同様にして、実施例3のダイシングテープを作製した。そして、このダイシングテープを実施例1のダイシングテープの代わりに用いたこと以外は実施例1のダイシングダイボンドフィルムと同様にして、実施例3のダイシングダイボンドフィルムを作製した。
基材S1に代えてEVA製の基材S2(商品名「RB0104」,厚さ125μm,倉敷紡績株式会社製)を用いたこと以外は実施例2のダイシングテープと同様にして、実施例4のダイシングテープを作製した。そして、このダイシングテープを実施例2のダイシングテープの代わりに用いたこと以外は実施例2のダイシングダイボンドフィルムと同様にして、実施例4のダイシングダイボンドフィルムを作製した。
ダイシングテープ粘着剤層の形成に用いるHEAを21モル部に代えて20モル部としたこと、および、基材S1に代えてポリオレフィン系の基材S3(商品名「DDZフィルム」,厚さ90μm,グンゼ株式会社製)を用いたこと、以外は実施例1のダイシングテープと同様にして、実施例5のダイシングテープを作製した。基材S3は、「ポリエチレン層/ポリプロピレン層/ポリエチレン層」の積層構造を有する。そして、このダイシングテープを実施例1のダイシングテープの代わりに用いたこと以外は実施例1のダイシングダイボンドフィルムと同様にして、実施例5のダイシングダイボンドフィルムを作製した。
基材S1に代えてポリオレフィン系の基材S3(商品名「DDZフィルム」,厚さ90μm,グンゼ株式会社製)を用いたこと以外は実施例2のダイシングテープと同様にして、実施例6のダイシングテープを作製した。そして、このダイシングテープを実施例2のダイシングテープの代わりに用いたこと以外は実施例2のダイシングダイボンドフィルムと同様にして、実施例6のダイシングダイボンドフィルムを作製した。
ダイシングテープ粘着剤層の形成に用いる架橋剤(商品名「コロネートL」,ポリイソシアネート化合物,東ソー株式会社製)を0.75質量部に代えて2質量部としたこと、および、基材S1に代えてポリ塩化ビニル製の基材S4(商品名「V9K」,厚さ100μm,アキレス株式会社)を用いたこと、以外は実施例2のダイシングテープと同様にして、実施例7のダイシングテープを作製した。そして、このダイシングテープを実施例2のダイシングテープの代わりに用いたこと以外は実施例2のダイシングダイボンドフィルムと同様にして、実施例7のダイシングダイボンドフィルムを作製した。
ダイシングテープ粘着剤層の形成に用いる架橋剤(商品名「コロネートL」,東ソー株式会社製)を0.75質量部に代えて4質量部としたこと、および、基材S1に代えてポリオレフィン系の基材S3(商品名「DDZ」,厚さ90μm,グンゼ株式会社)を用いたこと、以外は実施例2のダイシングテープと同様にして、比較例1のダイシングテープを作製した。そして、このダイシングテープを実施例2のダイシングテープの代わりに用いたこと以外は実施例2のダイシングダイボンドフィルムと同様にして、比較例1のダイシングダイボンドフィルムを作製した。
実施例1~7および比較例1の各ダイシングダイボンドフィルムにおけるダイシングテープの粘着剤層側表面について、次のようにして、SUS平面に対する粘着力を調べた。まず、ダイシングテープからダイシングテープ試験片(幅20mm×長さ140mm)を切り出した。次に、ダイシングテープ試験片をその粘着剤層側を介してSUS板(SUS403製)に貼り合わせた。この貼り合わせは、2kgのハンドローラーを1往復させる圧着作業によって行った。貼り合わせの後、この貼り合わせ体を30分間静置した。そして、引張試験機(商品名「オートグラフ AGS-J」,株式会社島津製作所製)を使用して、-15℃、剥離角度180°および剥離速度300mm/分の条件で、SUS板からダイシングテープ試料片を剥離する剥離試験を行い、SUS平面に対するダイシングテープの剥離粘着力(N/20mm)を測定した。その結果を表1に掲げる。
実施例1~7および比較例1の各ダイシングダイボンドフィルムにおけるダイシングテープの粘着剤層について、動的粘弾性測定によって貯蔵弾性率(せん断貯蔵弾性率)を調べた。測定用のサンプルは、次のようにして用意した。まず、複数の粘着剤層片を貼り合わせて約2mmの厚さの粘着剤シートを作製した。次に、このシートを打抜いて、測定用サンプルである円柱状のペレット(直径7.9mm)を得た。そして、測定用サンプルについて、動的粘弾性測定装置(商品名「ARES」,レオメトリックス社製)を使用して、直径7.9mmのパラレルプレートの治具に固定した後に動的粘弾性測定を行った。本測定において、測定モードをせん断モードとし、測定温度範囲を-70℃~150℃とし、昇温速度を5℃/分とし、周波数を1Hzとした。粘着剤層について本測定から求められた-15℃での貯蔵弾性率を表1に掲げる。
実施例1~7および比較例1の各ダイシングダイボンドフィルムにおけるダイシングテープについて、引張試験を行って引張応力を調べた。具体的には、まず、ダイシングテープからダイシングテープ試験片(幅20mm×長さ140mm)を切り出した。実施例および比較例ごとに5枚のダイシングテープ試験片を用意した。そして、引張試験機(商品名「オートグラフ AGS-50NX」,株式会社島津製作所製)を使用して引張試験を行い、歪み値30%で生ずる引張応力を測定した。本引張試験において、初期チャック間距離は100mmであり、温度条件は-15℃であり、引張速度は200mm/分である。同一のダイシングダイボンドフィルムに由来する5枚のダイシングテープ試験片に係る測定値の平均値を、当該ダイシングテープにおける-15℃での引張応力(N/20mm)とした。その結果を表1に掲げる。
実施例1~7および比較例1の各ダイシングダイボンドフィルムを使用して、以下のような貼合せ工程とその後のエキスパンド工程を行った。

Claims (6)
- 基材と粘着剤層とを含む積層構造を有するダイシングテープと、
前記ダイシングテープにおける前記粘着剤層に剥離可能に密着しているダイボンドフィルムとを備え、
前記ダイシングテープにおける前記粘着剤層の側の表面は、SUS平面に対し、-15℃、剥離角度180°および剥離速度300mm/分の条件での剥離試験において0.3N/20mm以上の剥離粘着力を示し、
前記ダイシングテープは、幅20mmのダイシングテープ試験片について初期チャック間距離100mm、-15℃、および引張速度200mm/分の条件で行われる引張試験において歪み値30%で生ずる引張応力が50N/20mm以下であり、
前記粘着剤層は、-15℃での貯蔵弾性率が100MPa以下である、ダイシングダイボンドフィルム。 - 前記粘着剤層は、-15℃での貯蔵弾性率が0.1MPa以上である、請求項1に記載のダイシングダイボンドフィルム。
- 前記粘着剤層は、ガラス転移温度が-40℃以下のポリマーを含有する、請求項1または2に記載のダイシングダイボンドフィルム。
- 前記粘着剤層は、アクリル系ポリマーおよびイソシアネート系架橋剤を含有する、請求項1から3のいずれか一つに記載のダイシングダイボンドフィルム。
- 前記粘着剤層におけるイソシアネート系架橋剤の含有量は、アクリル系ポリマー100質量部に対して0.1質量部以上である、請求項4に記載のダイシングダイボンドフィルム。
- 前記粘着剤層におけるイソシアネート系架橋剤の含有量は、アクリル系ポリマー100質量部に対して2質量部以下である、請求項4または5に記載のダイシングダイボンドフィルム。
