Abstract
Description
有機半導体のパターニングは、これまで印刷技術により行われてきたが、印刷技術によるパターニングでは微細加工に限界がある。また、有機半導体はダメージを受けやすい。
本発明は、かかる課題を解決することを目的とするものであって、有機半導体膜上への塗布性に優れ、かつ、有機半導体膜にダメージを与えない保護層形成用組成物ならびに上記保護層形成用組成物を用いた積層体およびキットを提供することを目的とする。
<1>フッ素系溶剤と、酸素原子を9質量%以上含む樹脂Aとを含む、有機半導体膜の保護層形成用組成物であって、上記有機半導体膜の保護層形成用組成物に溶解している樹脂Aの濃度が1質量%以上である、有機半導体膜の保護層形成用組成物。

本明細書において、「(メタ)アクリレート」は、「アクリレート」および「メタクリレート」の双方、または、いずれかを表し、「(メタ)アクリロイル」は、「アクリロイル」および「メタクリロイル」の双方、または、いずれかを表す。
本明細書における基(原子団)の表記において、置換および無置換を記していない表記は、置換基を有さない基(原子団)と共に置換基を有する基(原子団)をも包含するものである。例えば、「アルキル基」とは、置換基を有さないアルキル基(無置換アルキル基)のみならず、置換基を有するアルキル基(置換アルキル基)をも包含するものである。
本明細書において、重量平均分子量は、ゲルパーミエーションクロマトグラフィ(GPC)により測定したポリスチレン換算値として定義される。本明細書において、重量平均分子量(Mw)は、例えば、測定装置としてHLC-8220(東ソー社製)を用い、カラムとしてTSKgel Super AWM―H(東ソー社製、6.0mm(内径)×15.0cm)を用い、溶離液として10mmol/L リチウムブロミドNMP(N-メチルピロリジノン)溶液を用いることによって求めることができる。
本発明の有機半導体膜の保護層形成用組成物(以下、単に、「保護層形成用組成物」、「組成物」ということがある)は、フッ素系溶剤と、酸素原子を9質量%以上含む樹脂Aとを含む、有機半導体膜の保護層形成用組成物であって、上記有機半導体膜の保護層形成用組成物に溶解している樹脂Aの濃度が1質量%以上であることを特徴とする。フッ素系溶剤は、他の有機溶剤と比して、有機半導体膜にダメージを与えにくく、かつ、樹脂Aに含まれる酸素原子が下地層である有機半導体膜との馴染みを向上させると推定される。
本発明で用いる樹脂Aは、酸素原子を9質量%以上含む。酸素原子の割合は、10質量%以上が好ましい。酸素原子の割合の上限は、70質量%以下が好ましく、60質量%以下がより好ましく、55質量%以下がさらに好ましい。
樹脂Aは、1種のみ用いてもよいし、2種以上用いてもよい。樹脂Aを2種以上含む場合、保護層形成用組成物に25℃で溶解している樹脂Aの濃度とは、2種以上の樹脂の合計濃度を意味する。
また、本発明で用いる樹脂Aは、フッ素原子を含まない樹脂A1であっても、フッ素原子を含む樹脂A2であってもよい。樹脂Aを2種以上含む場合、樹脂A1と樹脂A2のブレンド形態であってもよいが、樹脂A1を2種以上、または、樹脂A2を2種以上含むことが好ましい。以下、これらの樹脂について詳細に説明する。
樹脂A1は、フッ素原子を含まない樹脂である。このような樹脂A1を用いることにより、保護層の上に形成する感光性樹脂層(レジスト)に対する保護性を高めることができる。また、フッ素原子を含まない樹脂を用いることにより、保護層の表面に感光性樹脂層を形成するための感光性樹脂組成物を塗布しやすくなる。
本発明では、樹脂A1は、酸素原子を9質量%以上含むが、酸素原子を20質量%以上含むことが好ましく、酸素原子を30質量%以上含むことがより好ましく、35質量%以上含むことがさらに好ましい。
本発明では、樹脂A1は、炭素原子と酸素原子と水素原子のみから構成される樹脂であることが好ましい。
本発明における樹脂A1の重量平均分子量は2,000~200,000であることが好ましく、3,000~100,000であることがより好ましい。また、本発明で用いる樹脂A1の分散度(重量平均分子量/数平均分子量)は、1.0~5.0が好ましく、2.0~4.0がより好ましい。このような範囲とすることにより、より効果的にクラックの発生を抑制することができる。
アセチルセルロースは、酸素原子が9質量%以上である限り、セルロース由来の構成単位以外の構成単位を含んでいてもよい。セルロース由来の構成単位以外の構成単位を含む場合、全構成単位の10モル%以下であることが好ましい。アセチルセルロースとしては、トリアセチルセルロース、モノアセチルセルロース、ブチルアセチルセルロースおよびこれらの共重合体が例示される。
ポリビニルアルコールは、酸素原子が9質量%以上である限り、ビニルアルコール由来の構成単位以外の構成単位を含んでいてもよい。ビニルアルコール由来の構成単位以外の構成単位を含む場合、全構成単位の10モル%以下であることが好ましい。
樹脂A2は、フッ素原子を含む樹脂である。フッ素原子を含むことにより、フッ素系溶剤に溶解しやすくなり、感光性樹脂層に対する保護性を高めることができる。
樹脂A2におけるフッ素原子の割合は、1~80%であることが好ましく、20~70%であることがより好ましい。樹脂A2中におけるフッ素原子の割合は、(樹脂A2を構成するフッ素原子の数/樹脂A2を構成する全原子の数)×100(%)で示される。
樹脂A2は、フッ素原子と炭素原子と酸素原子と水素原子のみから構成される樹脂であることが好ましい。
本発明における樹脂A2の重量平均分子量は2,000~200,000であることが好ましく、3,000~100,000であることがより好ましい。また、本発明で用いる樹脂A2の分散度(重量平均分子量/数平均分子量)は、1.0~5.0が好ましく、2.0~4.0がより好ましい。このような範囲とすることにより、より効果的にクラックの発生を抑制することができる。
式(F)
樹脂A2Fは、式(F)で表される構成単位がフッ素原子を含んでいてもよいし、式(F)で表される構成単位以外の他の構成単位を含み、上記他の構成単位がフッ素原子を含んでいてもよい。本発明では、樹脂A2Fは、少なくとも、式(F)で表される構成単位がフッ素原子を含んでいることが好ましい。
樹脂A2Fは、上記式(F)で表される構成単位と、他の構成単位の両方を含むことが好ましく、上記式(F)で表される構成単位と、他の構成単位の両方がフッ素原子を含むことがより好ましい。
他の構成単位としては、少なくとも1つのフッ素原子で置換されていてもよい、アルキレン基が好ましく、少なくとも1つのフッ素原子で置換されているアルキレン基であることがより好ましい。アルキレン基としては、炭素原子数1~3のアルキレン基が例示され、エチレン基が好ましい。樹脂A2Fにおける他の構成単位は、パーフルオロエチレン基が特に好ましい。
樹脂A2Fにおける式(F)で表される構成単位と、他の構成単位のモル比率は、50~95:50~5であることが好ましく、55~90:45~10であることがより好ましい。
樹脂A2Fの具体例としては、三井・デュポンフロロケミカル社製、テフロン(登録商標)、AF-1600X等が例示される。
本発明では上述のとおり、保護層形成用組成物に溶解している樹脂Aの濃度が1質量%以上であり、2質量%以上が好ましい。このような範囲とすることにより、保護層形成用組成物の有機半導体膜表面への塗布を容易にする。
尚、本発明では、樹脂Aは、フッ素系溶剤に溶解する樹脂が好ましいが、樹脂A自体がフッ素系溶剤に溶解しなくても、溶解助剤等の添加剤を併用することによって、上記条件を満たす場合、本発明における樹脂Aとして用いることができるが、好ましくはフッ素系溶剤に対する樹脂Aの飽和溶解度が1質量%以上であり、より好ましくは2質量%以上である。
フッ素系溶剤への飽和溶解度の確認は、後述する実施例の後述する実施例の溶解性評価等の方法によってよって確認できる。
本発明で用いるフッ素系溶剤とは、フッ素原子を含む有機溶剤である。
本発明で用いるフッ素系溶剤におけるフッ素原子含有率は、10~80%であることが好ましく、15~75%であることがより好ましく、20~70%であることがさらに好ましい。ここでのフッ素原子含有率とは、(フッ素溶媒を構成するフッ素原子の数/フッ素溶媒構成する全原子の数)×100(%)で示される。
本発明で用いるフッ素系溶剤の沸点は、101325Paで、40~250℃であることが好ましく、50~200℃であることがより好ましく、55~180℃であることがさらに好ましい。
上記フッ素系溶剤の具体例としては、2,2,3,3-テトラフロロ-1-プロパノール、2,2,3,3,4,4,5,5-オクタフルオロ-1-ペンタノール、2,2,3,3,3-ペンタフロロ-1-プロパノール、1,1,1,3,3,3-ヘキサフルオロ-2-プロパノール、2,2,3,3,4,4,4-ヘプタフルオロ-1-ブタノール、1H,1H,7H-ドデカフルオロ-1-ヘプタノール、ノナフルオロブチルエチルエーテル、下記化合物等が例示される。
本発明の保護層形成用組成物は、フッ素系溶剤を1種のみ含んでいても、2種以上含んでいてもよい。2種以上含む場合は、合計量が上記範囲となることが好ましい。
本発明の保護層形成用組成物には、樹脂Aおよびフッ素系溶剤以外の成分を配合してもよい。樹脂Aおよびフッ素系溶剤以外の成分としては、樹脂Aの溶剤への溶解性を高めるための溶解助剤、アセトン、メチルエチルケトン、シクロヘキサノン、酢酸メチル、酢酸エチル、N-メチルピロリドン、メチルグリコールアセテート、ジオキサン、ジオキソラン、塩化メチレン、ジメチルスルホキシドなどが例示される。
本発明の保護層形成用組成物は、水を含んでいてもよいが、水を実質的に含まないことが好ましい。水を実質的に含まないとは、組成物におけるフッ素系溶剤の量の5質量%以下であることをいい、3質量%以下が好ましく、1質量%以下がより好ましい。このように水を実質的に含まない組成物とすることにより、有機半導体膜にダメージをより与えにくくすることができる。
本発明の保護層形成用組成物は、また、樹脂Aとフッ素系溶剤の合計が90質量%以上であることが好ましく、95質量%以上であることがより好ましく、98質量%以上であることがさらに好ましい。
本発明の積層体は、有機半導体膜と、上記有機半導体膜の表面に設けられた保護層を有し、上記保護層が酸素原子を9質量%以上含む樹脂Aを含む。
以下、積層体の詳細について、説明する。
本発明で用いられる有機半導体膜は、有機半導体材料を含む膜である限り特に定めるものではない。
有機半導体膜は、1層であっても2層以上であってもよく、通常、2層以上であり、2~8層が好ましい。
本発明では、上記有機半導体膜が、1層または2層以上の有機半導体層からなり、保護層を表面に有する有機半導体層が、有機物のみからなることが好ましい。具体的には、ここでいう有機物は、ハロゲンや金属元素等の無機元素が有機分子と共有結合やイオン結合を介して結合している化合物(例えば、ペリレン-臭素錯体や後述するAlq3)や、ハロゲンや金属元素等の無機元素が有機物に内包された化合物(例えば、金属内包フラーレン)を包含する概念である。有機半導体を構成する有機物は、好ましくは非金属元素のみからなる。
有機半導体層の厚さは、それぞれ、好ましくは5nm~200nm、より好ましくは8nm~100nm、さらに好ましくは8nm~80nmである。また、有機半導体膜の総厚みは、好ましくは5nm~10μm、より好ましくは10nm~5μm、さらに好ましくは15nm~500nmである。
また、有機半導体膜の厚さ、すなわち、有機半導体層の合計厚さは、好ましくは5nm~50μm、より好ましくは10nm~5μm、さらに好ましくは20nm~500nmである。
有機半導体膜としては、本発明の積層体を有機電界発光素子の製造に用いる場合、正孔注入層、正孔輸送層、発光層、電子輸送層および電子注入層が例示される。
本発明における有機半導体膜は、保護層に隣接する層(保護層が設けられる表面となる有機半導体膜)が正孔注入層、正孔輸送層、または電子注入層であることが好ましい。特に、保護層に隣接する層が、正孔注入層や正孔輸送層の場合、フッ素系溶剤に溶解しにくいため好ましい。
有機半導体膜の材料の詳細は、WO2016/175220号公報の段落0017~0022の記載を参酌でき、これらの内容は明細書に組み込まれる。本発明で好ましく用いられる有機半導体材料としては、HAT-CN(下記化合物)
Ir(ppy)3(トリス[2-フェニルピリジナート-C2,N]イリジウム(III))などが例示される。

本発明における保護層は、本発明の保護層形成用組成物から形成された保護層である。通常は、保護層形成用組成物の固形分からなる層である。但し、上記保護層形成用組成物の固形分からなる層は、保護層形成用組成物に含まれる溶剤が保護層に多少残留している場合も含む。
上記保護層は、1層であってもよいし、2層以上であってもよいが、通常は1層である。
本発明の保護層は、表面がプラズマ処理されていることが好ましく、酸素プラズマ処理または窒素プラズマ処理されていることがより好ましく、窒素プラズマ処理されていることがさらに好ましい。プラズマ処理をすることにより、保護層の上に設ける感光性樹脂層を形成する際に、感光性樹脂組成物の塗布性をより向上させることができる。
保護層の厚さは、0.1μm以上であることが好ましく、0.3μm以上であることがより好ましく、0.5μm以上であることがさらに好ましい。保護層の厚さの上限値としては、5.0μm以下が好ましく、3.0μm以下がより好ましく、1.0μm以下がさらに好ましい。
本発明の積層体は、上記有機半導体膜および保護層の他、基板(フレキシブル基板など)、電極(下部電極)、感光性樹脂層などを含んでいてもよい。
図1は、有機電界発光素子(OLET)の製造方法の一例を示した図であるが、図1における、(C)から(G)の積層体のいずれも本発明における積層体に含まれる。
尚、図1において、1は基板、2は下部電極、3は有機半導体膜、4は保護層、5は感光性樹脂層、6は上部電極を示している。
積層体1:基板、下部電極(例えば、ITO(酸化インジウムスズ)電極)、有機半導体膜(順に、電子注入層、電子輸送層、発光層、正孔輸送層、正孔注入層)、保護層、感光性樹脂層
積層体2:基板、下部電極、有機半導体膜(順に、正孔注入層、正孔輸送層、発光層、電子輸送層、電子注入層)、保護層、感光性樹脂層
積層体3:基板上、下部電極、有機半導体膜(電子注入層、電子輸送層、発光層、正孔輸送層、保護層、感光性樹脂層
次に、本発明の保護層形成用組成物を用いた半導体素子の製造方法について、図1に従って説明する。本発明の保護層形成用組成物を用いた半導体素子の製造方法が、図1に記載の態様に限定されるものではないことは言うまでもない。
本発明の半導体素子の製造方法は、以下の有機半導体膜パターンの製造方法を含む。
(1)有機半導体膜3の上に、保護層4を製膜する工程(図1の(D))
(2)保護層4の有機半導体膜3と反対側の面に、感光性樹脂層5を製膜する工程(図1の(E))
(3)感光性樹脂層5を露光する工程
(4)感光性樹脂層5を、有機溶剤を含む現像液を用いて現像しマスクパターンを作製する工程(図1の(F))
(5)ドライエッチング処理する工程(図1の(G))
(6)保護層を有機溶剤で溶解する工程(図1の(H))
を含む。
本発明では、有機半導体膜3の上に保護層4を形成する。
有機半導体膜は、通常、電極(通常は下部電極2)が形成された基板1の上に形成されている。本発明で用いることができる基板としては、例えば、シリコン、石英、セラミック、ガラス、ポリエチレンナフタレート(PEN)、ポリエチレンテレフタレート(PET)などのポリエステルフィルム、ポリイミドフィルムなどの種々の材料を挙げることができ、用途に応じていかなる基板を選択してもよい。例えば、フレキシブルな素子に用いる場合にはフレキシブル基板を用いることができる。また、基板の厚さは特に限定されない。
電極としては、ITO電極や銀電極やアルミ電極が例示される。
有機半導体膜は、有機半導体材料を蒸着することによって形成したり、有機半導体材料と有機溶剤を含む組成物を塗布して形成してもよい。有機半導体膜の形成方法については、WO2016/175220号公報の段落0023~0027の記載を参酌でき、これらの内容は明細書に組み込まれる。
保護層の適用方法としては、塗布が好ましい。適用方法の例としては、スリットコート法、キャスト法、ブレードコーティング法、ワイヤーバーコーティング法、スプレーコーティング法、浸漬コーティング法、ビードコーティング法、エアーナイフコーティング法、カーテンコーティング法、インクジェット法、スピンコート法、ラングミュア-ブロジェット(Langmuir-Blodgett)(LB)法などを挙げることができる。本発明においては、スピンコート法を用いることがさらに好ましい。
本発明においては、保護層の表面にプラズマ処理を施すことが好ましい。プラズマ処理としては、酸素プラズマ処理、窒素プラズマ処理が例示され、酸素プラズマ処理および窒素プラズマ処理が好ましく、窒素プラズマ処理がより好ましい。プラズマ処理を行うことにより、保護層の表面接触角が低くなり、感光性樹脂層を形成する際の、感光性樹脂組成物の塗布性が向上する傾向にある。
上記(1)の工程後、(2)保護層4の有機半導体膜側の面と反対側の面に、感光性樹脂組成物を用いて感光性樹脂層5を形成する。感光性樹脂層は、好ましくは感光性樹脂組成物を用いて形成され、より好ましくは、感光性樹脂と光酸発生剤を含む、化学増幅型感光性樹脂組成物を用いて形成される。
本発明で用いることができる化学増幅型感光性樹脂組成物は、光酸発生剤を含み、露光すると酸が発生し、感光性樹脂層に含まれる感光性樹脂が反応し、パターニングが可能となり感光性樹脂層として機能する。
感光性樹脂組成物および感光性樹脂層の形成方法の詳細は、WO2016/175220号公報の段落0040~0131の記載を参酌でき、これらの内容は明細書に組み込まれる。
(2)工程で感光性樹脂層5を製膜後、上記感光性樹脂層5を露光する。具体的には、感光性樹脂層に所定のパターンを有するマスクを介して活性光線を照射する。露光は1回のみ行ってもよく、複数回行ってもよい。
より具体的には、感光性樹脂組成物の乾燥塗膜を設けた基板に、所定のパターンの活性光線を照射する。露光はマスクを介して行ってもよいし、所定のパターンを直接描画してもよい。露光は、好ましくは300nm以上450nm以下の波長、より好ましくは365nmの波長を有する活性光線を使用することができる。この工程の後、必要に応じて露光後加熱工程(PEB)を行ってもよい。
露光の詳細は、WO2016/175220号公報の段落0132~0136の記載を参酌でき、これらの内容は明細書に組み込まれる。
(3)工程で感光性樹脂層5を露光後、現像液(好ましくは、有機溶剤を含む現像液(以下、有機系現像液と表すこともある))を用いて現像する。本発明では、ネガ型現像が好ましい。現像液に含まれる溶剤のsp値は、19MPa1/2未満であることが好ましく、18MPa1/2以下であることがより好ましい。
(4)工程の詳細は、WO2016/175220号公報の段落0137~0143の記載を参酌でき、これらの内容は明細書に組み込まれる。
マスクパターンを作製した後、ドライエッチング処理する。好ましくはドライエッチング処理にて、少なくとも非マスク部の保護層および有機半導体膜を除去する。具体的には、感光性樹脂層5を現像してマスクパターンを作製した後、エッチング処理にて少なくとも非マスク部の上記保護層および上記有機半導体膜を除去する。非マスク部とは、感光性樹脂層を露光してマスクパターンを作製する際のマスクにより露光されていない箇所を表す。
(5)工程の詳細は、WO2016/175220号公報の段落0144~0150の記載を参酌でき、これらの内容は明細書に組み込まれる。
エッチング後、有機溶剤、好ましくはフッ素系溶剤を用いて保護層を除去する。これによって、保護層面上の感光性樹脂層も一緒に除去される。 保護層を有機溶剤で除去する方法としては、例えば、スプレー式またはシャワー式の噴射ノズルからレジストパターンに有機溶剤を噴射して、保護層を除去する方法を挙げることができる。また、噴射ノズルとしては、その噴射範囲内に支持体全体が包含される噴射ノズルや、可動式の噴射ノズルであってその可動範囲が支持体全体を包含する噴射ノズルを挙げることができる。噴射ノズルが可動式の場合、保護層を除去する工程中に支持体中心部から支持体端部までを2回以上移動して有機溶剤を噴射することで、より効果的にレジストパターンを除去することができる。
有機溶剤を除去した後、乾燥等の工程を行うことも好ましい。乾燥温度としては、80~120℃とすることが好ましい。
本発明の第一の好ましい実施形態は、樹脂Aがフッ素原子を含まない樹脂A1である保護層形成用組成物を用いて保護層を形成し、かつ、保護層を表面に有する有機半導体層が有機物のみからなる態様である。
本発明の第二の好ましい実施形態は、樹脂Aがフッ素原子を含む樹脂A2である保護層形成用組成物を用いて保護層を形成し、かつ、保護層の表面がプラズマ処理されている態様である。
本発明のキットは、本発明の有機半導体膜の保護層形成用組成物と、有機半導体材料を含む組成物とを有する。本発明のキットは、さらに感光性樹脂組成物を含んでいてもよい。
本発明の保護層形成用組成物、積層体およびキットは、有機半導体を利用した電子デバイスの製造に用いることができる。ここで、電子デバイスとは、半導体を含有し、かつ2つ以上の電極を有し、その電極間に流れる電流や生じる電圧を、電気、光、磁気、化学物質などにより制御するデバイス、あるいは、印加した電圧や電流により、光や電場、磁場などを発生させるデバイスである。例としては、有機光電変換素子、有機電界効果トランジスタ、有機電界発光素子(OLET)、ガスセンサ、有機整流素子、有機インバータ、情報記録素子などが挙げられる。有機光電変換素子は光センサ用途、エネルギー変換用途(太陽電池)のいずれにも用いることができる。

WO2016/175220号公報の段落0164に記載の感光性樹脂組成物を調製した。感光性樹脂は、同公報の段落0155に記載の感光性樹脂1-1を採用した。
表1に示す通り、樹脂(TAC)0.2gを9.8gの溶剤(溶剤3)に溶解させ、固形分濃度2質量%の保護層形成用組成物を調製した。ガラス基板上に下部電極として、ITO(酸化インジウムスズ)電極を形成した。後述する初期の透過スペクトル測定と同様の方法で、ITO電極のみが形成されたガラス基板の透過スペクトル(以下、「基板透過スペクトル」ということがある)を測定した。上記ITO電極の表面に、有機半導体膜として、電子注入層(Alq3の蒸着膜20nm)、電子輸送層(BAlqの蒸着膜10nm)、発光層(CBP/Ir(ppy)3の蒸着膜20nm)、正孔輸送層(αNPDの蒸着膜50nm)、正孔注入層(HAT-CNの蒸着膜10nm)を形成した。本積層順序を層構成1とする。
上記有機半導体膜を形成した基板全体の透過スペクトルを波長300nmから1200nmまで1nm刻みに測定し、後の有機半導体膜の変化を確認するための比較データを取得した(初期透過スペクトル)。
上記有機半導体膜の表面に、上記で調製した保護層形成用組成物250μLを滴下し、スピンコート法により、膜厚0.6μmの厚さとなるように層状にした。50℃で60秒間乾燥させて、有機半導体膜の表面に保護層を形成した。このときの保護層塗布性を後述の方法に従って評価した。
本来の使用方法であれば、この後、感光性樹脂層の上からパターン露光を行い、酢酸ブチル等の現像液にて現像を行い、未露光領域の感光性樹脂層のみ除去する。しかし、本評価においては、露光を実施せず、全面を未露光領域とした。酢酸ブチルにて、スピン現像を行い、感光性樹脂層を完全に除去して、保護層が露出した状態を得た。
さらに、保護層の上から、保護層形成用組成物に含まれる溶剤と同じ溶剤(溶剤3)を滴下し、200rpmで、10秒間スピンコート法により洗浄することを10回繰り返し、保護層を除去した。
次いで、有機半導体膜の形成された基板全体の透過スペクトルを波長300nmから1200nmまで測定し、初期の透過スペクトルと比較した(処理後透過スペクトル)。
また、有機半導体膜の表面に上部電極として、最上層がHAT-CNまたはαNPDの場合は、厚さ1μmの銀層1を製膜して銀電極を作製し、また、最上層がAlq3の場合は、厚さ1μmのアルミニウム層を製膜してアルミニウム電力を作製し、発光素子を得た。ITO電極と電極の間に100mA/cm2の電流を流したところ、発光が確認できた。すなわち、以上の各プロセスを経由しても、有機半導体膜が変化していないことを確認した。
<<樹脂の溶解性>>
必要に応じ添加される添加剤および溶剤の合計量が10gである液中に以下の量の樹脂を配合し、25℃で6時間振とう撹拌し、得られた組成物の入ったガラス瓶から組成物の上澄みを1g計量して別のガラス瓶に取得した。その瓶を真空乾燥機に入れて真空中で80℃に加熱しで24時間放置した後、残った固形分の質量を測定した。この固形物の質量をXgとし、(Xg/1g)×100(単位:質量%)を、上澄み固形分濃度とした。
A:樹脂を組成物の2質量%となるように配合したときに、組成物の上澄み固形分濃度が1.98質量%以上だった。
B:樹脂を組成物の2質量%となるように配合したとき、組成物の上澄み固形分濃度が1.98質量%未満だったが、樹脂を組成物の1質量%となるように配合したとき、組成物の上澄み固形分濃度が0.99質量%以上だった。
C:樹脂を組成物の1質量%となるように配合したとき、組成物の上澄み固形分濃度が0.99質量%未満、0.9質量%以上だった。
D:樹脂を組成物の1質量%となるように配合としたとき、組成物の上澄み固形分濃度が0.9質量%未満だった。
保護層について、目視により以下の基準で評価した。
A:均一な塗布膜が得られ、ハジキが認められなかった。
B:ハジキに起因する欠陥が全体の10%以下の領域で認められた。
C:ハジキに起因する欠陥が全体の10%を超え30%以下の領域で認められた。
D:ハジキに起因する欠陥が全体の30%を超えた領域で認められた。
E:乾燥工程後でも液体成分が抜けきらず完全な固体膜にならなかった。
感光性樹脂層(レジスト)について、目視により以下の基準で評価した。
A:均一な塗布膜が得られ、ハジキが認められなかった。
B:ハジキに起因する欠陥が全体の10%以下の領域で認められた。
C:ハジキに起因する欠陥が全体の10%を超え30%以下の領域で認められた。
D:ハジキに起因する欠陥が全体の30%を超えた領域で認められた。
上述の測定方法を用いて得られた透過スペクトルの差を以下の基準で評価した。透過スペクトルの測定に際し、Cary 5000 UV-Vis-NIR 分光光度計(Agilent Technologies社製)を用いて行った。
A:処理後透過スペクトルが初期透過スペクトルと一致した。
B:有機半導体膜が白濁せず、処理後透過スペクトルにおける干渉縞の波長が初期透過スペクトルの波長から変化した。
C:白濁により透過スペクトルが全体に低下した。
D:処理後透過スペクトルが基板透過スペクトルと一致した。
実施例1において、保護層形成用組成物の樹脂の種類および溶剤の種類、各層の積層順序、有機半導体膜を構成する各有機半導体層の材料、ならびに、保護層表面のプラズマ処理について、表1に示す通り変更し、他は同様に行った。
積層順序について、層構成2は、ガラス基板、ITO電極(下部電極)、有機半導体膜として、正孔注入層(HAT-CNの蒸着膜10nm)、正孔輸送層(αNPDの蒸着膜50nm)、発光層(CBP/Ir(ppy)3の蒸着膜20nm)、電子輸送層(BAlqの蒸着膜10nm)、電子注入層(Alq3の蒸着膜20nm)の順となる。
また、層構成3は、ガラス基板、ITO(下部電極)、有機半導体膜として、電子注入層(Alq3の蒸着膜20nm)、電子輸送層(BAlqの蒸着膜10nm)、発光層(CBP/Ir(ppy)3の蒸着膜20nm)、正孔輸送層(αNPDの蒸着膜50nm)の順となる。
保護層表面のプラズマ処理は、「N2×5秒」は、窒素プラズマ処理を80Wで5秒間行ったことを示している。「O2×5秒」は、酸素プラズマ処理を80Wで5秒間行ったことを示している。「N2×1分」は、窒素プラズマ処理を80Wで1分間行ったことを示している。
さらに、発光素子の発光が確認できたことから、保護層の有機溶剤での洗浄除去性にも優れることが分かった。

Claims (13)
- フッ素系溶剤と、酸素原子を9質量%以上含む樹脂Aとを含む、有機半導体膜の保護層形成用組成物であって、前記有機半導体膜の保護層形成用組成物に溶解している樹脂Aの濃度が1質量%以上である、有機半導体膜の保護層形成用組成物。
- 前記樹脂Aが、フッ素原子を含まない樹脂A1である、請求項1に記載の有機半導体膜の保護層形成用組成物。
- 前記樹脂A1が、アセチルセルロースおよびポリビニルアルコールから選択される少なくとも1種である、請求項2に記載の有機半導体膜の保護層形成用組成物。
- 前記フッ素系溶剤がアルコールである、請求項1~3のいずれか1項に記載の有機半導体膜の保護層形成用組成物。
- 前記樹脂Aが、フッ素原子を含む樹脂A2である、請求項1に記載の有機半導体膜の保護層形成用組成物。
- 有機半導体膜と、前記有機半導体膜の表面に設けられた保護層を有し、前記保護層が酸素原子を9質量%以上含む樹脂Aを含む、積層体。
- 前記有機半導体膜が、1層または2層以上の有機半導体層からなり、保護層を表面に有する有機半導体層が、有機物のみからなる、請求項7に記載の積層体。
- 前記有機物は、非金属原子のみからなる、請求項8に記載の積層体。
- 前記保護層の表面がプラズマ処理されている、請求項7~9のいずれか1項に記載の積層体。
- 前記プラズマ処理が、窒素プラズマ処理である、請求項9または10に記載の積層体。
- 前記保護層が、請求項1~6のいずれか1項に記載の保護層形成用組成物から形成された保護層である、請求項7~11のいずれか1項に記載の積層体。
- 請求項1~6のいずれか1項に記載の有機半導体膜の保護層形成用組成物と、有機半導体材料を含む組成物とを有するキット。
